【発明の属する技術分野】
この発明は、たとえば多層セラミック基板のような積層型セラミック電子部品の製造方法に関するもので、特に、内部に導体膜およびビアホール導体が設けられている積層型セラミック電子部品の製造方法に関するものである。

【従来の技術】
電子機器の小型化を図るには、電子機器に用いられる電子部品を小型化するとともに、電子部品を実装するための回路基板として、積層構造を有するものを用いることが有効である。なぜなら、このような積層構造を有する回路基板には、コンデンサやインダクタなどの素子を内蔵することができるからである。

上述のような積層構造を有する回路基板として、たとえば、図4に示すような多層セラミック基板1がある。

多層セラミック基板1は、複数の積層されたセラミック層2をもって構成される積層体3を備えている。

積層体3の内部には、セラミック層2間の特定の界面に沿って延びるいくつかの内部導体膜4、特定のセラミック層2を厚み方向に貫通するように延びるいくつかのビアホール導体5が設けられている。

また、積層体3の上面上には、いくつかの外部導体膜6が設けられている。また、積層体3の下面上にも、いくつかの外部導体膜7が設けられている。

これら内部導体膜4、ビアホール導体5ならびに外部導体膜6および7は、この多層セラミック基板1において構成される回路要素を相互接続したり、特に、内部導体膜4およびビアホール導体5にあっては、積層体3の内部にコンデンサまたはインダクタ等の受動素子を構成したり、また、外部導体膜6にあっては、積層体3の上面上に実装される搭載部品(図示を省略)のための端子電極を与えたり、また、外部導体膜7にあっては、この多層セラミック基板1を実装するマザーボードへの接続のための端子電極となったりするものである。

このような多層セラミック基板1を製造するため、次のような工程が実施される。

まず、セラミック層2となるべき複数枚のセラミックグリーンシートを用意する工程が実施される。

次に、複数枚のセラミックグリーンシートの特定のものの特定の部分上に、内部導体膜4または外部導体膜6となるべき導体膜を形成する工程と、複数枚のセラミックグリーンシートの特定のものに貫通孔を設ける工程と、ビアホール導体を形成するため、貫通孔に導電性ペーストを充填する工程とが実施される。

次に、複数枚のセラミックグリーンシートを積層し、次いで積層方向にプレスすることによって、積層体3となるべき生の積層体を作製する工程が実施される。

次に、生の積層体が焼成され、それによって、焼結後の積層体3を得る工程が実施される。

次に、積層体3の下面上に、導電性ペーストを印刷により付与し、焼き付けることによって、外部導体膜7を形成する工程が実施される。なお、外部導体膜7は、焼成前の生の積層体の段階で形成されたり、積層前のセラミックグリーンシートの段階で形成されたりすることもあり、この場合には、生の積層体の焼成と同時に焼き付けられる。

次に、積層体3の上面上に、外部導体膜6に電気的に接続されるベアチップまたは表面実装部品のような搭載部品(図示を省略)を実装する工程が実施され、多層セラミック基板1が完成される。

このような多層セラミック基板1の製造方法において、前述した導体膜を形成する工程は、典型的には、所望のパターンをもって導電性ペーストを印刷することによって実施されるが、この場合の導体膜の印刷精度の向上を図るため、特開平5−191048号公報には、次のような方法が提案されている。

図5を参照して、まず、図5(1)に示すように、セラミックグリーンシート11上に、スクリーン印刷法等を適用して導電性ペーストを付与することによって、導体膜12が形成され、次いで乾燥される。

次に、図5(2)に示すように、パンチ、ドリル、レーザビーム等により、セラミックグリーンシート11にビアホールとなるべき貫通孔13が設けられる。貫通孔13は、得ようとする多層セラミック基板における配線導体の設計に応じて、図示したように、導体膜12が形成された領域内に設けられることも、導体膜12が形成されていない領域に設けられることもある。

次に、図5(3)に示すように、貫通孔13内に導電性ペースト23が充填され、それによって、ビアホール導体14が形成される。

上述した方法によれば、ビアホールとなるべき貫通孔13が設けられる前のセラミックグリーンシート11の平坦な面上に導体膜12が印刷によって形成されるので、その印刷精度を高めることができる。

前述したように、ビアホール導体14を形成するため、貫通孔13に導電性ペースト23を充填するにあたっては、通常、図6または図7に示すようなスクリーン印刷法が適用される。

図5(2)に示した工程を終えたセラミックグリーンシート11は、図6および図7のそれぞれに示されるように、保持台21上に置かれる。また、セラミックグリーンシート11を介して保持台21に対向するように、スクリーン版22が配置され、スクリーン版22上には、導電性ペースト23が置かれる。

上述の状態において、スクリーン版22をセラミックグリーンシート11に近接させ、スクリーン版22上でスキージ24を矢印25方向に作動させる。スクリーン版22には、貫通孔13が設けられた位置に対応して、導電性ペースト23の通過を許容するパターンが形成されていて、したがって、スキージ24の作動の結果、導電性ペースト23が貫通孔13へと導入され、貫通孔13が導電性ペースト23によって充填される。その結果、図5(3)に示すように、貫通孔13の部分にビアホール導体14が形成される。

なお、導電性ペースト23がより円滑に貫通孔13へ導入されるようにするため、保持台21は、真空吸引を貫通孔13内に及ぼすように構成されることもある。

このようなスクリーン印刷法による貫通孔13への導電性ペースト23の充填にあたって、セラミックグリーンシート11は、図6に示すように、そこに形成された導体膜12を上方に向けた状態で保持台21上に置かれる場合と、図7に示すように、導体膜12を下方に向けた状態で保持台21上に置かれる場合とがある。

スクリーン版22に形成される、前述した導電性ペースト23の通過を許容するパターンは、貫通孔13の径より若干大きい径を有しているので、図5(3)に示すように、貫通孔13の周囲には、導電性ペースト23の張出部26が形成される。なお、図5(3)に示した張出部26は、セラミックグリーンシート11の、導体膜12が形成された側と同じ側に形成されている。

このような張出部26は、図6に示したスクリーン印刷法を適用した場合に形成されるもので、図7に示したスクリーン印刷法が適用される場合には、張出部26は、セラミックグリーンシート11の、導体膜12が形成された側とは逆側に形成される。

【発明が解決しようとする課題】
しかしながら、上述したように、貫通孔13に導電性ペースト23を充填する工程が、導体膜12を形成する工程の後に実施される方法が採用される場合には、貫通孔13の周囲に形成された導電性ペースト23による張出部26がにじみ、その結果、得られた多層セラミック基板において、特性のばらつきがもたらされたり、極端な場合には、短絡不良が生じたりするといった不都合がもたらされることがある。その原因は、次のとおりである。

図6に示すように、導体膜12を上方に向けてセラミックグリーンシート11が配置される場合、導体膜12によるセラミックグリーンシート11上の微小な凹凸にスクリーン版22の変形が追従し得ないことがある。その結果、スクリーン版22とセラミックグリーンシート11との間のギャップ寸法が印刷場所によって変化してしまい、このことが張出部26におけるにじみを生じさせる。

他方、図7に示すように、導体膜12を下方に向けてセラミックグリーンシート11が配置される場合には、導体膜12による微小な凹凸が、セラミックグリーンシート11の、保持台21側に向く面にもたらされ、セラミックグリーンシート11が保持台21に密着しない場所があったり、セラミックグリーンシート11に微小なうねりが生じたりすることがある。このことによっても、スクリーン版22とセラミックグリーンシート11との間のギャップ寸法が印刷場所によって変化し、そのため、張出部26においてにじみが生じる。

以上、多層セラミック基板の製造方法について説明したが、複数のセラミック層を含む積層構造を有するとともに、内部に導体膜およびビアホール導体が設けられている積層型セラミック電子部品であれば、それを製造するとき、上述したのと同様の問題に遭遇し得る。

そこで、この発明の目的は、上述したような問題を解決し得る、積層型セラミック電子部品の製造方法を提供しようとすることである。

【課題を解決するための手段】
この発明は、複数枚のセラミックグリーンシートを用意する工程と、複数枚のセラミックグリーンシートの特定のものの特定の部分上に導体膜を形成する工程と、複数枚のセラミックグリーンシートの特定のものに貫通孔を設ける工程と、ビアホール導体を形成するため、貫通孔に導電性ペーストを充填する工程と、複数枚のセラミックグリーンシートを積層し、次いで積層方向にプレスすることによって、生の積層体を作製する工程と、生の積層体を焼成することによって、焼結後の積層体を得る工程とを備える、積層型セラミック電子部品の製造方法に向けられるものであって、上述した技術的課題を解決するため、次のような構成を備えることを特徴としている。

すなわち、この発明に係る積層型セラミック電子部品の製造方法においては、貫通孔に導電性ペーストを充填する工程が、導体膜を形成する工程の後に実施されながら、これら導体膜を形成する工程と貫通孔に導電性ペーストを充填する工程との間に、セラミックグリーンシートを厚み方向にプレスする工程がさらに実施されることを特徴としている。

なお、上述した特徴的工程は、導体膜およびビアホール導体が形成されるすべてのセラミックグリーンシートに対して必ずしも実施される必要はなく、単に1枚のセラミックグリーンシートに対してのみ実施されるに過ぎないこともあり得る。たとえば、にじみが生じても深刻な影響がない部分に位置するセラミックグリーンシートについては、導体膜を形成する工程と貫通孔に導電性ペーストを充填する工程との順序は問わず、また、セラミックグリーンシートを厚み方向にプレスする工程を実施しなくてもよい。したがって、このような特徴的工程は、少なくとも1枚のセラミックグリーンシートに対して実施されれば、この発明の範囲内にあると理解すべきである。

上述した特徴的工程である、セラミックグリーンシートを厚み方向にプレスする工程は、導体膜を形成する工程において形成された導体膜がある部分とない部分との厚みの差により生じた凹凸量を20μm以下にするように実施されることが好ましい。

また、セラミックグリーンシートを厚み方向にプレスする工程において、50〜1000kgf/cm2 のプレス圧力がかけられることが好ましい。

また、この発明に係る積層型セラミック電子部品の製造方法において実施される、導体膜を形成する工程、貫通孔を設ける工程、セラミックグリーンシートを厚み方向にプレスする工程、および貫通孔に導電性ペーストを充填する工程の実施順序は、前述したように、貫通孔に導電性ペーストを充填する工程が導体膜を形成する工程の後に実施され、かつ導体膜を形成する工程と貫通孔に導電性ペーストを充填する工程との間に、セラミックグリーンシートを厚み方向にプレスする工程が実施される限り、以下のとおり、種々に変更することができる。

【発明の実施の形態】
以下に、この発明の実施形態を、前述の図4に示した多層セラミック基板1の製造方法に関連して説明する。

図1は、この発明の第1の実施形態による多層セラミック基板の製造方法を説明するための図5に相当する図である。図1において、図5に示した要素に相当する要素には同様の参照符号が付されている。

まず、図1(1)に示すように、セラミックグリーンシート11が用意される。通常、セラミックグリーンシート11は、図示しないキャリアフィルム上でドクターブレード法等によって成形され、次いで乾燥される。このようなセラミックグリーンシート11は複数枚用意される。

次に、同じく図1(1)に示すように、複数枚のセラミックグリーンシート11の特定のものの特定の部分上に導体膜12が形成される。

次に、図1(3)に示すように、セラミックグリーンシート11を厚み方向にプレスする工程が実施される。この実施形態では、1対のローラ31および32の間にセラミックグリーンシート11を挟み、これらローラ31および32をそれぞれ矢印33および34方向に回転させながら、セラミックグリーンシート11を矢印35方向へ搬送することによって、セラミックグリーンシート11にプレス圧力が付与される。

上述のような線圧付与方式は、セラミックグリーンシート11が長尺の形態である場合に、設備の関係上、有利に適用されるが、1対の平板状のプレス金型を用いる面圧付与方式が採用されてもよい。

上述したプレス工程によって、導体膜12がある部分とない部分との厚みの差により生じた凹凸量が、図1(3)の右側の導体膜12において図示するように、減じられる。この凹凸量は、できるだけ少ない方が好ましく、たとえば20μm以下にされる。

また、上述したプレス工程において付与されるプレス圧力は、特に面圧付与方式の場合には、50〜1000kgf/cm2 の範囲に選ばれることが好ましい。

プレス圧力が50kgf/cm2 未満であると、凹凸量を減じる効果がほとんどなく、逆に、プレス圧力が高いほど、凹凸量を減じる効果がより大きくなるものの、1000kgf/cm2 を超えると、セラミックグリーンシート11の不所望な変形が大きく生じ、多層セラミック基板に必要とされる寸法精度を確保できず、多層セラミック基板において必要な機能を損なうことがある。

なお、上述したプレス圧力の好ましい範囲は、貫通孔13の寸法や形状によって特に左右されることはない。

このように、セラミックグリーンシート11を厚み方向にプレスすることによって、前述したように、導体膜12がある部分とない部分との厚みの差により生じた凹凸量が減じられるだけでなく、次のような効果も奏される。

まず、導体膜12の表面が効果的に平坦化される。そのため、得られた多層セラミック基板1の外表面の平坦性も高められ、このような多層セラミック基板1の上面上に搭載部品を実装する場合、搭載部品の不所望な傾きを防止する効果をも期待することができる。

また、導体膜12の密度が高められる。この効果は、導体膜12が、特に乾式電子写真印刷法によって形成される場合に顕著である。乾式電子写真印刷法では、トナーとして、粒径3〜20μm程度の導電性金属粉末が用いられるため、焼成前の導体膜12の内部には空隙が多く存在し、焼成時のセラミックおよび導電性金属粉末の焼結駆動力のみでは、これら空隙を完全に埋めることが困難である。これに対して、セラミックグリーンシート11を厚み方向にプレスすれば、導体膜12における空隙を焼結前に予め低減しておくことができ、したがって、焼結後において、導体膜12の内部に空隙が実質的に存在しない状態とすることができる。

なお、上述の効果は、複数枚のセラミックグリーンシート11を積層した後のプレス工程ではあまり期待できない。なぜなら、セラミックグリーンシート11は、ある意味では、弾性体であり、そのため、このプレス工程での圧力が内部にまで効果的に伝わらないためである。

次に、図1(4)に示すように、ビアホール導体14を形成するため、貫通孔13に導電性ペースト23を充填する工程が実施される。この工程は、たとえば、前述の図6または図7に示したスクリーン印刷法を適用して実施される。スクリーン印刷法については、前述したとおりであるので、ここでの説明は省略する。

以下に、この発明による効果を確認するために実施した実験例について説明する。

セラミックグリーンシートを用意し、その特定の部分に、同一条件のスクリーン印刷によって、導体膜を形成した9個の試料を作製した。これら試料について、導体膜がある部分とない部分との厚みの差により生じた凹凸量を、表面粗さ形状測定機「サーフコム」(株式会社東京精密製)を用いて測定した結果、35μmであった。

次に、9個の試料の各々に対して、表1に示すように、10〜1500kgf/cm2 の範囲で異ならせたプレス圧力を厚み方向に付与し、その付与後において、上述したのと同様の方法によって、凹凸量を測定し、また、セラミックグリーンシートの変形の有無を評価し、さらに、貫通孔を設け、スクリーン印刷によって貫通孔への導電性ペーストの充填を行ない、その張出部におけるにじみの有無を評価した。

表1からわかるように、プレス圧力が50〜1000kgf/cm2 の範囲において、20μm以下の凹凸量が得られ、また、シート変形およびにじみの双方について良好な結果が得られている。

他方、導体膜を、粒径3〜20μmの粒度分布を有する導電性金属粉末を用いて、乾式電子写真印刷法によって形成したことを除いて、上述の実験例と同様の方法によって実験を実施したところ、上述のスクリーン印刷による導体膜の形成の場合と実質的に同様の結果が得られた。

【発明の効果】
以上のように、この発明によれば、積層型セラミック電子部品を製造するにあたって、ビアホール導体を形成するため、貫通孔に導電性ペーストを充填する工程が、導体膜を形成する工程の後に実施されながら、導体膜を形成する工程と貫通孔に導電性ペーストを充填する工程との間に、セラミックグリーンシートを厚み方向にプレスする工程をさらに実施するようにしているので、セラミックグリーンシートにおける導体膜がある部分とない部分との厚みの差により生じた凹凸量を減じることができる。

そのため、貫通孔に導電性ペーストを充填するとき、貫通孔の周囲に形成される導電性ペーストによる張出部において、にじみが生じにくくすることができる。このように、にじみが生じにくくすることができると、得られた積層型セラミック電子部品における特性のばらつきを小さくでき、高い信頼性をもって、積層型セラミック電子部品を製造することができる。また、張出部におけるにじみが原因となる短絡不良などを生じにくくすることができるので、良品率を高めることができる。

上述した導電性ペーストによる張出部は、貫通孔に導電性ペーストを充填する工程において、導電性ペーストをスクリーン印刷法によって貫通孔に充填する方法が適用されるとき、ほぼ必然的に形成されるため、このように、導電性ペーストをスクリーン印刷法によって充填する際、特に有効である。

また、この発明によれば、セラミックグリーンシートを厚み方向にプレスすることによって、導体膜の平坦性を高めることができる。したがって、得られた積層型セラミック電子部品の外表面の平坦性も高められ、このような積層型セラミック電子部品の外表面上に搭載部品を実装する場合、搭載部品の不所望な傾きを防止する効果をも期待することができる。
