【発明の属する技術分野】
本発明は、配線基板に関し、とりわけ温度制御用の電子冷熱モジュールに用いられるぺルチェ素子搭載用配線基板に関する。

【従来の技術】
熱電変換素子であるペルチェ素子は、P型半導体からなるP型素子とN型半導体からなるN型素子とを交互に電気接続し、通電した場合にP型とN型素子との接合部分に生じるペルチェ効果といわれる冷却/発熱効果を発生する素子である。

このぺルチェ素子は、通常複数のP型素子およびN型素子を搭載した冷熱モジュールとして半導体装置等の冷却・温度制御に使用され、冷熱モジュール109は、図3に斜視図で示すように、複数個のN型素子101NおよびP型素子101Pを、絶縁基体102およびこの表面に形成された電極105から成る2枚1対のペルチェ素子搭載用配線基板108間に挟持することにより構成され、N型素子101NおよびP型素子101Pは、電極上に電気的に直列に、熱的に並列となるように、交互に並ぶ形で挟持される。

また、ペルチェ素子搭載用配線基板108は、ペルチェ素子101N・101Pの保持、ペルチェ素子101N・101P間の配線、ペルチェ素子101N・101Pと冷熱モジュール109に実装される半導体装置(図示せず)および放熱基板(図示せず)等との熱交換を担う。

さらに、ペルチェ素子搭載用配線基板108を構成する絶縁基体102には、熱伝導性に優れた窒化アルミニウム質焼結体やアルミナ質焼結体等の磁器が用いられる。なお、絶縁基体102の熱抵抗を下げ冷熱モジュール109の熱交換効率を高めるために、絶縁基体102に用いる磁器においては、厚みの薄型化が可能で熱伝導率の高い窒化アルミニウム質焼結体の利用が増加している。

また、近年使用が増加している光エレクトロニクス半導体装置用の電子冷熱モジュールにおいて、冷熱モジュールに実装するレーザダイオード等は、発熱密度が高い上、レーザダイオード等を実装した冷熱モジュールを高さの制約がある気密性容器内に組み付ける必要がある。そのために、ペルチェ素子搭載用配線基板108の熱交換効率の高効率化・薄型化の要求は特に強く、最近では、絶縁基体102の厚みは0.5mm以下にすることが望まれている。

さらに、一般にペルチェ素子搭載用配線基板108の電極105は、ペルチェ素子101N・101Pの作動電流による電極105自体のジュール発熱による冷熱モジュール109の熱交換効率の低下を防ぎ、電極105の熱抵抗を低減させるため、銅・アルミニウムなどの高熱伝導率・高電気伝導率を持つ金属導体が用いられる。また、冷熱モジュール109の効率を向上させるためには、ペルチェ素子搭載用配線基板108間へのペルチェ素子101N・101Pの搭載は、ぺルチェ素子101N・101P間の間隔が狭いほど好ましい。その結果、ペルチェ素子搭載用配線基板108の電極105は、できるだけ狭い絶縁間隔で配置されることが求められている。そのために、微細な加工方法で電極105を形成するため、電極105の厚みを薄くする必要があり、高効率の冷熱モジュールでは、厚みは0.03〜0.1mmの金属回路板が用いられている。

また、ペルチェ素子搭載用配線基板108の金属回路板を形成する方法としては、特開平3-263882号公報に開示されるような粗面化した磁器上に無電解銅めっき・電解銅めっきを組み合わせて形成するめっき法や、実開昭63-20465号公報に示されるDBC(Direct Bonding Copper)法で接合した銅層をフォトリソエッチング法によりパターニングする方法、モリブデン−マンガンまたは同時焼成されたタングステン等の焼成層から成るメタライズ層と、ニッケルめっき層からなるメタライズパターンを下地とし、接合部材であるはんだ層を介して金属回路板を接合する方法などが知られている。

特に、絶縁基体102として利用される窒化アルミニウム質焼結体上に厚み0.03〜0.1mmの金属回路板を形成する場合には、電気抵抗・熱抵抗の低い下地や接合部材を使用しないめっき法、またはDBC法が用いられていた。

しかしながら、ペルチェ素子101N・101Pを用いた冷熱モジュール109は、その作動時において図4(a)に断面図で示すように、ぺルチェ素子101N・101Pを挟持する1対のペルチェ素子搭載用配線基板108は、そのいずれか一方は加熱、他方は冷却される。そのため、1対のペルチェ素子搭載用配線基板108間には、大きな温度差が生じ、熱膨張量の差から、ペルチェ素子101N・101Pと電極105との接合部、電極105と絶縁基体102との接合部に応力が発生する。一方、冷熱モジュール109を薄型化した場合には、図4(b)に断面図で示すように1対のペルチェ素子搭載用配線基板108間の間隔が短くなるため、ペルチェ素子101N・101Pと電極105との接合部、電極105と絶縁基体102との接合部に発生する応力は、薄型化しない冷熱モジュールに比べ高いものとなる。

その結果、従来の電極形成技術である、めっき法やDBC法で作製されたペルチェ素子搭載用配線基板108では、絶縁基体102への電極105の接合強度が十分でなく長期の使用において電極105の剥離が生じるという問題があった。また、熱交換効率の高い窒化アルミニウム質焼結体から成る絶縁基体102を基板材料とした場合には、窒化アルミニウム質焼結体表面への金属の濡れ力が従来のアルミナ質焼結体を基板材料とした場合より小さいため、電極105の剥離は、より大きな欠点であった。

そこで、電気抵抗や熱抵抗の低い下地や接合部材を使用せずに、銅を電極として窒化アルミニウム質焼結体に金属回路板を強固に接合する方法として、活性金属ろう材を用いて接合する方法が知られており、電力制御用のIGBT(Insulated Gate Bi-polor Transistor)素子や、MOS(Metal Oxide Semiconductor)素子を搭載しインバータ等を構成するモジュール基板で使用されている。

しかしながら、活性金属ろう材による金属回路板の接合では、活性金属ろう材を溶融して接合する際に活性金属ろう材成分が銅中に拡散し易く、そのために厚みが0.03〜0.1mmと薄い銅の電極を接合する場合、活性金属ろう材成分の拡散が容易に金属回路板の表面に達して、金属回路板の表面の酸化や表面へのめっき密着性の低下に伴う接合はんだの濡れ不良を引き起こし、搭載する各種素子との接合を阻害するという欠点があった。そこでこの欠点を解消するために、特開2001−339155号公報には、活性金属ろう材中に高融点金属フィラーを入れ、金属回路板との接合を改善する方法が開示されている

【発明が解決しようとする課題】
しかしながら、特開2001−339155号公報に開示された活性金属ろう材中に高融点金属フィラーを添加する方法は、厚み制約のない金属回路板を接合する場合に隣接する金属回路板間の電気的短絡を抑制することを目的とした手法であり、従って、厚みが0.03〜0.1mmと薄い銅を接合する際に必要な、電極銅板への活性金属ろう材成分の拡散の制御に対しては、粒径1〜10μm、添加量5〜20質量%とされたフィラーではその表面積が不足するため、活性金属ろう材成分の電極銅板への拡散を抑制することは困難であった。

本発明はこのような従来の問題点に鑑み完成されたもので、活性金属ろう材により金属回路板を接合する際に活性金属ろう材成分の金属回路板への拡散を制御し、厚さが0.03〜0.1mmと薄い金属回路板を窒化アルミニウム質焼結体から成る絶縁基板に接合可能とすることにより、冷熱モジュールの薄型化に適した信頼性の高いペルチェ素子搭載用配線基板を提供することを目的とするものである。

【課題を解決するための手段】
本発明のペルチェ素子搭載用配線基板は、厚さが0.1〜0.5mmの窒化アルミニウム質焼結体から成る絶縁基板の上面に、厚さが0.03〜0.1mmの銅から成る金属回路板を活性金属ろう材層を介して取着して成り、この活性金属ろう材層は、銀−銅ろう材と、チタン、ジルコニウム、ハフニウムおよびこれらの水素化物のうちの少なくとも一種とから成り、かつ内部に比表面積が0.1〜2m2/gで、活性金属の融点より高い融点を有する金属粉末の凝集体を5〜20体積%含有していることを特徴とするものである。

本発明のペルチェ素子搭載用配線基板によれば、窒化アルミニウム質焼結体から成る絶縁基板と銅から成る金属回路板とを接合する活性金属ろう材層を、銀−銅ろう材と、チタン、ジルコニウム、ハフニウムおよびこれらの水素化物の少なくとも一種とから成り、かつ内部に比表面積が0.1〜2m2/gで活性金属の融点より高い融点を有する金属粉末の凝集体を5〜20体積%含有して成るものとしたことから、絶縁基板と金属回路板との接合時に金属回路板に拡散する活性金属ろう材層中の活性金属成分が、接合される金属回路板の接触面積よりもはるかに表面積の大きい金属粉末の凝集体へ優先的に拡散し、金属回路板への活性金属ろう材成分の拡散量を制御することができ、その結果、高密度に配線を形成したペルチェ素子搭載用配線基板の薄型化に適する厚さ0.03〜0.1mmの金属回路板を、活性金属ろう材成分の金属回路板表面への拡散による金属回路板の表面の酸化や表面へのめっき密着性の低下に起因したはんだ濡れ不良よる、搭載する各種素子との接合を阻害を伴なうことなく、窒化アルミニウム質焼結体から成る絶縁基体に強固に接合することができ、熱交換特性に優れ、長期の使用にも耐え得る高い信頼性を有するペルチェ素子搭載用配線基板とすることが可能できる。

【発明の実施の形態】
次に、本発明のペルチェ素子搭載用配線基板を添付の図面に基づいて詳細に説明する。
図1は、本発明のペルチェ素子搭載用配線基板の実施の形態の一例を示す部分断面図であり、図2は、図1の要部拡大断面図である。これらの図において、1はペルチェ素子、2は絶縁基体、3a・3bは活性金属ろう材層、4は高融点金属粉末の凝集体、5は金属回路板であり、主にこれらで本発明のペルチェ素子搭載用配線基板8が構成される。

本発明のペルチェ素子搭載用配線基板8は、0.5mm以下の厚みを持つ窒化アルミニウム質焼結体から成る絶縁基体2と、この一方の主面に活性金属ろう材層3aを介して接合された厚み0.03〜0.1mmの金属回路板5とから構成されている。

なお、絶縁基体2は、他方の主面に活性金属ろう材層3aと同一の構成から成る活性金属ろう材層3bを介して接合した銅放熱板6を備える場合も有る。さらに、金属回路板5および銅放熱板6は、ペルチェ素子1の搭載および冷熱モジュールの実装に適するようにニッケルや金等のめっき皮膜7が施される場合も有る。

窒化アルミニウム質焼結体から成る絶縁基体2は、金属回路板5を搭載する機能を有し、その厚みは0.1〜0.5mmであり、厚みが0.1mm未満では絶縁基体2の強度が弱いものとなり、取り扱い等により破壊し易くなる傾向があり、0.5mmを超えるとペルチェ素子搭載用配線基板8の小型化が困難と成る傾向にある。従って、窒化アルミニウム質焼結体から成る絶縁基体2は、その厚みを0.1〜0.5mmとすることが重要である。また、絶縁基体2はペルチェ素子搭載用配線基板8の熱抵抗を小さくするため170W/mK以上の熱伝導率を持つことが好ましい。

また、金属回路板5は銅板から成り、ペルチェ素子1間の電気的接続、およびペルチェ素子1と外部電気回路(図示せず)とを電気的に接続する作用をなす。金属回路板5は、その厚みが0.03〜0.1mmであり、厚みが0.03mm未満では、金属回路板5の電気抵抗が増加し、ペルチェ素子1の作動電流でジュール発熱し、ペルチェ素子搭載用基板8の熱交換効率が低下する傾向があり、0.1mmを超えると、ペルチェ素子1を高密度で搭載するための金属回路板5の微細な加工が困難となる傾向がある。従って、銅板から成る金属回路板5は、その厚みを0.03〜0.1mmとすることが重要である。

さらに、活性金属ろう材層3aは、銀−銅ろう材と、活性金属であるチタン、ジルコニウム、ハフニウムおよびこれらの水素化物の少なくとも一種とから構成されており、窒化アルミニウム質焼結体から成る絶縁基体2と銅板から成る金属回路板5とを接合する作用をなす。

このような活性金属ろう材層3aの厚みは、0.01mm程度が好ましく、0.005mm未満であると接合欠陥が生じ接合強度が低下し、0.02mmを超えるとパターン間の短絡が発生しやすくなる。従って、活性金属ろう材層3aの厚みは、0.005〜0.02mmの範囲が好ましい
また、活性金属ろう材層3aは、内部に比表面積が0.1〜2m2/gで活性金属の融点より高い融点を有する金属粉末の凝集体4を5〜20体積%含有している。凝集体4を構成する高融点金属粉末は、活性金属ろう材との濡れ性が良好な金属が好ましく、活性金属ろう材層3aが銀−銅、チタンおよび/またはジルコニウムから成る場合は、モリブデンやタングステンあるいはこれらの化合物から成るものが適する。

このような活性金属ろう材層3aは、例えば共晶合金から成る場合は、銀と銅がそれぞれ72質量%と28質量%含有されている共晶合金で形成されている。なお、ろう材粉末の粒径が1μm未満になると、ろう材粉末の比表面積が大きくなりすぎてろう材粉末表面に形成される酸化皮膜中に多くの酸素が存在し、この酸素によって活性金属ろう材の絶縁基体2や金属回路板5に対する濡れ性が低下して、窒化アルミニウム質焼結体から成る絶縁基体2と金属回路板5との接合強度が低下してしまう危険性がある。従って、ろう材粉末はその粒径を1μm以上としておくことが好ましい。

比表面積が0.1〜2m2/gで活性金属の融点より高い融点を有する金属粉末の凝集体4は、活性金属ろう材層3aを窒化アルミニウム質焼結体から成る絶縁基体2に強固に接着する作用をなす。

このような高融点金属粉末の凝集体4は、活性金属ろう材層3aとの接触部分において、金属回路板5に比べ大きな表面積を持つことから金属回路板5への活性金属成分の拡散を制御する作用をなし、活性金属が接合される金属回路板5の接触面積よりもはるかに表面積の大きい金属粉末の凝集体4へ優先的に拡散し、金属回路板5への活性金属ろう材成分の拡散量を制御することができ、その結果、高密度に配線を形成したペルチェ素子搭載用配線基板8の薄型化に適する厚さ0.03〜0.1mmの金属回路板5を、活性金属成分の金属回路板5の表面への拡散による金属回路板5の表面の酸化や表面へのめっき密着性の低下に起因したはんだ濡れ不良よる、搭載する各種素子との接合阻害を伴なうことなく、窒化アルミニウム質焼結体から成る絶縁基体2に強固に接合することができ、熱交換特性に優れ、長期の使用にも耐え得る高い信頼性を有するペルチェ素子搭載用配線基板8とすることが可能できる。

なお、活性金属の融点より高い融点を有する金属粉末の粒径は0.2〜5μmであり、0.2μm未満であるとその比表面積が大き過ぎるものとなり粉末表面に形成される酸化皮膜中に含まれる酸素の量が多くなって、ろう材との濡れ性が低下する傾向にあり、5μmを超えると後述するように数μm〜20μmの凝集体4を良好に形成することが困難となる傾向がある。従って、活性金属の融点より高い融点を有する金属粉末の粒径は0.2〜5μmであることが好ましい。

また、金属粉末の凝集体4は、金属粉末が数個から数百個凝集したものであり、凝集体4の大きさは縦・横の長さおよび高さがそれぞれ数μm〜20μm程度であり、縦・横の長さまたは高さが20μmを超えると、絶縁基体2と金属回路板5との接合が不安定と成る傾向がある。

また、凝集体4はその比表面積が0.1m2/g未満となると、高融点金属粉末の凝集体4の表面積が少な過ぎるものとなり、金属回路板5への活性金属成分の拡散を制御する作用が低下してしまう危険性があり、2m2/gを超えると、粉末表面に形成される酸化皮膜中の酸素量が増加し、この酸素によって高融点金属粉末の凝集体4のろう材に対する濡れ性が低下して、金属回路板5への活性金属ろう材成分の拡散を制御する作用が低下してしまう危険性がある。従って、高融点金属粉末の凝集体4は比表面積を0.1〜2m2/g、さらに好ましくは0.5〜2m2/gとすることが好ましい。

なお、高融点金属粉末の凝集体4の添加量は、高融点金属粉末の凝集体4の比表面積により調整されるが、5体積%未満となると、金属回路板5への活性金属成分の拡散を制御する作用効果が低下し、ペルチェ素子搭載用配線基板8へのペルチェ素子1の搭載を阻害する危険性がある。また、20体積%を超えると窒化アルミニウム質焼結体から成る絶縁基体2および金属回路板5に対する活性金属ろう材層3aの接合面積が狭くなって、窒化アルミニウム質焼結体から成る絶縁基体2への金属回路板5のろう付け強度が低下してしまう傾向にある。従って、高融点金属粉末の凝集体4の添加量は5〜20体積%の範囲としておくことが好ましい。

このような高融点金属粉末の凝集体4は、高融点金属がたとえばモリブデンやタングステンの場合、酸化還元法で得られる粉末凝集体の大きな塊を、ロールミル等を用いて解砕、分級することにより製作される。

なお、金属粉末を凝集体として使用することにより、金属粉末を微粒子として使用する場合に較べて、金属粉末製造時の解砕工程における金属粉末表面の酸化を低減させることができ、その結果、金属粉末表面に形成される酸化物に含まれる酸素が活性金属に作用して、活性金属の窒化アルミニウム質焼結体から成る絶縁基体2や銅から成る金属回路板5に対する濡れ性を大きく低下させることはなく、絶縁基体2と金属回路板とを良好に接合することができる。

次に、本発明のペルチェ素子搭載用配線基板の製造方法について説明する。
まず、窒化アルミニウム質焼結体から成る絶縁基体2と銅板から成る金属回路板5を準備する。窒化アルミニウム質焼結体から成る絶縁基体2は、窒化アルミニウム質焼結体から成り、たとえば、窒化アルミニウム・酸化イットリウム等の原料粉末に適当な有機バインダー・可塑剤・溶剤を添加混合して泥漿状となすとともにこの混合物を従来周知のドクターブレード法やカレンダーロール法を採用することによってセラミックグリーンシート(セラミック生シート)を得、その後、セラミックグリーンシートに適当な打ち抜き加工を施し、不活性雰囲気中で約1800℃の高温で焼成することによって製作される。

銅板から成る金属回路板5は、例えば、銅のインゴット(塊)に圧延加工法や打ち抜き加工法等、従来周知の金属加工法を施すことによって、厚さが0.03〜0.1mmの所定形状に形成される。なお、銅板から成る金属回路板5は、これを無酸素銅で形成しておくと、ろう付けの際に銅の表面が銅の内部に存在する酸素により酸化されることがなく活性金属ろう材との濡れ性が良好となり、窒化アルミニウム質焼結体から成る絶縁基体2への活性金属ろう材層3aを介しての接合が強固なものとなる。従って、銅板から成る金属回路板5は、これを無酸素銅で形成することが好ましい。

次に、ろう材ペーストを準備する。ろう材ペーストは、銀粉末および銅粉末または銀−銅合金粉末、あるいはこれらの混合粉末から成るろう材粉末、ならびにチタン、ジルコニウム、ハフニウムおよびこれらの水素化物の少なくとも1種より成る活性金属ろう材粉末混合物に、融点が1200℃以上で、比表面積が0.1〜2m2/g、好ましくは0.5〜2m2/gである高融点金属粉末の凝集体を5〜20体積%加えた混合物に、適当な有機溶剤・溶媒・分散剤を添加混合し、混練することによって作製される。

次に、窒化アルミニウム質焼結体から成る絶縁基体2の上面にろう材ペーストを従来周知のスクリーン印刷技法を用いて、例えば、15〜30μmの厚さで所定パターンに印刷塗布し、所定パターンに印刷塗布されたろう材ペースト上に銅板から成る金属回路板5を載置する。

そして、窒化アルミニウム質焼結体から成る絶縁基体2と銅板から成る金属回路板5との間に配されているろう材ペーストを、銅板から成る金属回路板5に3〜10kPaの荷重をかけながら非酸化性雰囲気中で約800℃に加熱し、ろう材ペーストの有機溶剤や溶媒・分散剤を気散させるとともに活性金属ろう材を溶融させて窒化アルミニウム質焼結体から成る絶縁基体2の上面と銅板から成る金属回路板5の下面とに接合させることによって、窒化アルミニウム質焼結体から成る絶縁基体2の上面に銅板から成る金属回路板5が取着されることとなる。

なお、窒化アルミニウム質焼結体から成る絶縁基体2に銅板から成る金属回路板5を取着する際に、絶縁基体2の金属回路板5との反対側の表面に銅放熱板6を取着してもよい。

引き続いて、窒化アルミニウム質焼結体から成る絶縁基体2に取着された金属回路板5や銅放熱板6上にスクリーン印刷法またはドライフィルムレジスト等を用いたフォトリソ法により所望の電極形状に合わせたエッチングレジスト膜を形成する。

さらに、金属回路板5および銅放熱板6の不要部分をエッチング法を用いて除去後、レジストを剥離することにより、所望の形状の金属回路板5・銅放熱板6を得る。このようなエッチング法としては、銅のエッチングに広く用いられる塩化第二銅・塩化第二鉄を使用することが可能であり、レジストの除去にはエッチングレジスト膜のタイプにより、アルカリ水溶液や有機溶剤が用いられる。

また、金属回路板5・銅放熱板6の表面にニッケルから成る、良導電性で、かつ耐蝕性およびはんだ濡れ性が良好なめっき皮膜7を被着させておくと、ペルチェ素子1を搭載し、冷熱モジュールを組み立てる工程や、冷熱モジュールに半導体装置等を組み付ける際の熱工程に対して、金属回路板5・銅放熱板6の酸化を防止することができる。ペルチェ素子搭載用配線基板8へのぺルチェ素子1等の実装に高温はんだ等を用いる場合には、ペルチェ素子搭載用配線基板8の耐熱性を高めるため、めっき皮膜7をニッケルと金の2層から構成する場合もある。その場合は、ニッケルめっきの後に置換金めっきまたは、還元金めっきを用いた無電解金を実施する。

かくして本発明のペルチェ素子搭載用配線基板によれば、金属回路板5を接合する銀−銅ろう材と活性金属とからなる活性金属ろう材層3a内部に、活性金属ろう材よりも高い融点を有し、比表面積が0.1〜2m2/gである高融点金属粉末の凝集体4を含有させることにより、接合時に金属回路板5に拡散していたろう材中の活性金属ろう材成分が接触面積に接合される電極よりも表面積の大きい高融点金属粉末の凝集体4へ拡散し、金属回路板5への活性金属ろう材成分の拡散量を制御することが可能となる。そのため、高密度な配線が可能で、ペルチェ素子搭載用配線基板8の薄型化に適する0.03〜0.1mmの金属回路板5を、活性金属ろう材成分の電極表面への拡散によるペルチェ素子1と接合異常を伴なうことなく、窒化アルミニウム質焼結体から成る絶縁基体2に強固に接合することができる。その結果、熱交換特性に優れ、長期の使用にも耐えうる高信頼性のペルチェ素子搭載用配線基板8を得ることが可能となる。
