Description
Claims (27)
- パターニングされた金属層を基板上に製造する方法であって、
(a)前記基板上に有機物層をグラフトすることによって前記基板を前処理するステップと、
(b)前記前処理された基板上に触媒層を堆積させるステップと、
(c)無電界堆積技術によって前記触媒層上に金属層を堆積させるステップと、
(d)前記金属層上に犠牲マスクを堆積させるステップと、
(e)マイクロコンタクト・プリンティングを用いて、前記犠牲マスク上に、パターニングされたエッチ保護層を堆積させるステップと、
(f)前記パターニングされたエッチ保護層のない領域において前記犠牲マスクをエッチング除去するステップと、
(g)前記犠牲層のない領域において、前記無電界堆積された金属層をエッチング除去するステップとを含む方法。 - ステップ(b)の後に、無電界堆積用の前記触媒層を活性化するステップをさらに含むことを特徴とする、請求項1に記載の方法。
- 前記犠牲層の残りをエッチング除去するステップをさらに含むことを特徴とする、請求項1または2に記載の方法。
- 前記グラフトされた有機物層と前記触媒層とをエッチング除去するステップをさらに含むことを特徴とする、請求項1ないし3のいずれか一項に記載の方法。
- 前記有機物層が、N−(2−アミノエチル)−3−アミノプロピルトリ−メトキシシラン(EDA)であることを特徴とする、請求項1ないし4のいずれか一項に記載の方法。
- 前記触媒層を堆積させる前記ステップを、触媒粒子を含む溶液中に前記基板を浸漬することによって行うことを特徴とする、請求項1ないし5のいずれか一項に記載の方法。
- 前記触媒粒子がPd/Snを含むことを特徴とする、請求項6に記載の方法。
- 前記活性化ステップを、促進剤溶液中に前記基板を浸漬することによって行うことを特徴とする、請求項2に記載の方法。
- 前記促進剤溶液がHBF4を含むことを特徴とする、請求項8に記載の方法。
- 前記犠牲マスクが銅を含むことを特徴とする、請求項1ないし9のいずれか一項に記載の方法。
- 前記犠牲マスクを電気メッキによって堆積させることを特徴とする、請求項10に記載の方法。
- 前記エッチ保護層を、マイクロパターニングされたスタンプを用いてエイコサンチオールの自己組織化膜(SAM)をプリントすることによって塗布することを特徴とする、請求項1ないし11のいずれか一項に記載の方法。
- 前記マイクロパターニングされたスタンプがポリ(ジメチルシロキサン)(PDMS)スタンプであることを特徴とする、請求項12に記載の方法。
- 前記犠牲マスクをエッチング除去する前記ステップを、KCN/酸素ベースのエッチング浴を用いて行うことを特徴とする、請求項1ないし13のいずれか一項に記載の方法。
- 前記金属層をエッチング除去する前記ステップを、H2SO4の水溶液を用いて行うことを特徴とする、請求項1ないし14のいずれか一項に記載の方法。
- 前記犠牲層の残りをエッチング除去する前記ステップを、KCNを用いて行うことを特徴とする、請求項3に記載の方法。
- 前記有機物層と前記触媒層とをエッチング除去する前記ステップを、KOHとH2O2との水溶性混合物を用いて行うことを特徴とする、請求項4に記載の方法。
- 前記基板が、ガラス、セラミックス、酸化表面、Si/SiO2などからなる群から選択されることを特徴とする、請求項1ないし17のいずれか一項に記載の方法。
- 前記無電界堆積させる金属層が、Ni、NiB、NiP、NiWP、Co、CoWP、CoP、Pdなどからなる群から選択されることを特徴とする、請求項1ないし18のいずれか一項に記載の方法。
- 前記触媒層上に堆積させる前記金属層が、NiとBとの合金を含むことを特徴とする、請求項19に記載の方法。
- 前記第2の金属層が、Au、Cu、およびAgからなる群から選択されることを特徴とする、請求項1ないし20のいずれか一項に記載の方法。
- 前記マイクロパターニングされたスタンプにアルカンチオールによってインク付けすることを特徴とする、請求項1ないし21のいずれか一項に記載の方法。
- 前記アルカンチオールがエイコサンチオールであることを特徴とする、請求項22に記載の方法。
- 前記犠牲マスクの前記エッチングを、前記マスクに対して選択性のあるエッチャントによって行うことを特徴とする、請求項1ないし23のいずれか一項に記載の方法。
- 前記金属層を、前記犠牲マスクに対して選択性のある何らかのエッチ化学反応を用いてエッチングすることを特徴とする、請求項1ないし24のいずれか一項に記載の方法。
- 前記犠牲マスクを電気メッキするためにカソード・フレームを用いることを特徴とする、請求項1ないし25のいずれか一項に記載の方法。
- 前記フレームがその周囲全体において前記金属層と接触することを特徴とする、請求項26に記載の方法。
