内で制御光の吸収による屈折率変化を引き起こし、また
屈折率変化の起こる導波路の長さを長くとって被制御光
を位相変調するという方法が適している。

aAsの厚さ0.5μmのコア13が形成されている。
さらにその上に、ノンドーピングのAlxGa1-xAs
(x=0.07)の層15を厚さ0.2μm、Beを1
018cm-3ドーピングしたAlxGa1-xAs(x=0.
07)の層16を厚さ0.6μm、Beを1018cm-3
ドーピングしたGaAsの層17を厚さ0.2μm積層
することによって上部クラッド14が形成されている。
上部クラッドは高さ0.9μm、幅2μmのリブ構造と
なっていて、リブのない部分は厚さ0.1μmである。
結合部分では、2本の導波路は間隔2μmまで接近して
いる。表面にはp+ 層側の電極9、裏面にはn+ 層側の
電極18が形成されている。
図を図2(b)に示し、層構造を説明する。本実施例で
は、Siを1018cm-3ドーピングしたGaAs基板1
1上にSiを1018cm-3ドーピングしたAlxGa1-x
As(x=0.07)の厚さ2.5μmの下部クラッド
12が形成されている。その上に、ノンドーピングのG
aAsの厚さ0.5μmのコア13が形成されている。
さらにその上に、ノンドーピングのAlxGa1-xAs
(x=0.07)の層15を厚さ0.2μm、Beを1
018cm-3ドーピングしたAlxGa1-xAs(x=0.
07)の層16を厚さ0.6μm、Beを1018cm-3
ドーピングしたGaAsの層17を厚さ0.2μm積層
することによって上部クラッド14が形成されている。
上部クラッドは高さ0.9μm、幅2μmのリブ構造と
なっていて、リブのない部分は厚さ0.1μmである。
結合部分では、2本の導波路は間隔2μmまで接近して
いる。表面にはp+ 層側の電極9、裏面にはn+ 層側の
電極18が形成されている。
【0021】図1(b)に示すように、結合部分と非結
合部分の間にストライプを切る幅2μmの溝10を設け
る。すなわち、図3のストライプに沿った断面の図に示
すように、溝10における上部クラッドの厚さはストラ
イプのない部分の上部クラッドと同じ厚さであり、結合
部分のストライプと非結合部分のストライプは溝10で
切れている。これによって、p+ ドーピング部分につい
ては結合部分と非結合部分との間が不連続となる。電極
9と18との間に電圧をかけると、結合部分だけに電界
が存在することになり、結合部分では、フランツ・ケル
ディッシュ効果によって光吸収端の波長が長くなる。2
個の電極パッド9それぞれと裏面電極18との間には同
じ大きさの電圧をかけ、電圧をかけた状態でも2本の導
波路の伝搬定数は等しくなるようにする。本実施例の方
向性結合器に対しては、波長890nmの制御光、波長
930nmの被制御光を用いる。制御光は、電界のかか
っていないGaAsを透過し、104v/cm 程度の電
界のかかっているGaAsで吸収される。
合部分の間にストライプを切る幅2μmの溝10を設け
る。すなわち、図3のストライプに沿った断面の図に示
すように、溝10における上部クラッドの厚さはストラ
イプのない部分の上部クラッドと同じ厚さであり、結合
部分のストライプと非結合部分のストライプは溝10で
切れている。これによって、p+ ドーピング部分につい
ては結合部分と非結合部分との間が不連続となる。電極
9と18との間に電圧をかけると、結合部分だけに電界
が存在することになり、結合部分では、フランツ・ケル
ディッシュ効果によって光吸収端の波長が長くなる。2

起こし、被制御光は出口7に出ていくようにスイッチン
グされる。

界を導波路にかけることができるので、電圧印加によっ
て屈折率変化の回復時間を短縮する効果も大きくなる。
したがって、PIN構造の方向性結合器では、高速のス
イッチングも実現できる。

【0024】以上は、GaAs−AlGaAs系の方向
性結合器型光スイッチを例に説明してきたが、本発明は
他の半導体材料を用いた場合、また、他の形式の光スイ
ッチにおいても、同様の簡単な構造を用いて屈折率変化
を起こさせる部分の導波路でのみ制御光を吸収させるこ
とができる。

【発明の効果】以上に説明した通り、本発明の導波路型
光スイッチによれば、屈折率変化を起こさせる部分にの
みかかっている電界によって、その部分での制御光の吸
収とそれ以外の部分での制御光の透過を行わせることが
できる。本発明は、それぞれの部分を光吸収端波長の異
なる材料を用いて構成する必要はなく、屈折率変化を起
こさせる部分に電界をかける電極を設けるだけの簡単な
構造である。
光スイッチによれば、屈折率変化を起こさせる部分にの
みかかっている電界によって、その部分での制御光の吸
収とそれ以外の部分での制御光の透過を行わせることが
できる。本発明は、それぞれの部分を光吸収端波長の異
なる材料を用いて構成する必要はなく、屈折率変化を起
こさせる部分に電界をかける電極を設けるだけの簡単な
構造である。

Claims (2)
- 【請求項1】 制御光の吸収により被制御光をスイッチ
ングする導波路型光スイッチにおいて、電界がかかって
いない状態では制御光を吸収せず電界がかかっている状
態では制御光を吸収する半導体をコア層に用い、制御光
の吸収により屈折率変化を起こさせる部分の導波路の両
側に定電圧をかける電極を形成したことを特徴とする導
波路型光スイッチ。 - 【請求項2】 コア層を含むノンドーピング層をp+ 層
とn+ 層とではさんだPIN構造でなり、制御光の吸収
により被制御光をスイッチングする導波路型光スイッチ
において、電界がかかっていない状態では制御光を吸収
せず電界がかかっている状態では制御光を吸収する半導
体を前記コア層に用い、制御光の吸収により屈折率変化
を起こさせる部分の導波路とそれ以外の部分の導波路と
を電気的に絶縁する手段を有し、前記屈折率変化を起こ
させる部分のp+ 層表面とn+ 層表面に定電圧をかける
電極を形成したことを特徴とする導波路型光スイッチ。
