【産業上の利用分野】本発明は基板に接着剤で接着され
た半導体チップの除去方法に関し、例えば基板に半導体
チップをダイボンディングし、基板と半導体チップの電
極間をワイヤーボンディング方式にて実装した半導体装
置のリペア方法に関するものである。

【従来の技術】従来の技術を図6によって説明する。ま
ず、図6(a)に示すように、基板1の半導体チップを
設置するダイボンディング用パッド8にダイボンディン
グ用の樹脂3を設置する。その上から、図6(b)に示
すように、半導体チップ4を樹脂3を均一にチップ裏面
に広がるように設置した後、樹脂3を加熱し硬化させて
半導体チップ4を基板1に固着させる。

に接続部を加熱することにより、充分な接続強度を得
る。ワイヤー5の径は、20μm〜30μm程度であ
る。また、上記ワイヤー5の接続は、ボンディングキャ
ピラリー7の位置を数値制御による自動装置によって生
産性を上げている。

歩留まりの積となるため、搭載する半導体チップ数が多
い程、モジュールのモジュール全体での歩留まりは低下
する。

【課題を解決するための手段】上記の課題を解決するた
めに本発明は、ワイヤーボンディング方式を用いて構成
した半導体装置の、基板の電極に接続されているワイヤ
ーの付け根部分にワイヤー切断用工具を加圧することに
よりワイヤーを切断する工程を実施し、その後、樹脂を
加熱して半導体チップと基板との接着強度を低下させた
状態で、半導体チップと基板との接着を剥離せしめ、ワ
イヤーを半導体チップの電極に保持したまま半導体チッ
プを除去することを特徴とする半導体チップの除去方法
である。

装置は、従来例で示したように基板11と半導体チップ
14の間にダイボンディング用樹脂13を介在させて半
導体チップ14を固着させ、半導体チップ電極16と基
板電極12をAlもしくはAuワイヤーにて接続させた
構造となる。基板11は、セラミックやガラスエポキシ
等よりなる配線基板である。ダイボンディング用樹脂1
3は、エポキシ樹脂などにフィラを介在させた導電性樹
脂もしくは絶縁性樹脂が一般的である。ワイヤー15は
AlやAuの細線で、その径は20μm〜40μm程度
である。

すように、ワイヤー切断用工具17を用いて、基板電極
12にワイヤー15が接続されている部分のワイヤー1
5を切断する。この時、ワイヤー15は半導体チップ1
4側に接続されているが、基板電極12側には接続され
ていない。基板電極12に残るワイヤーは、長さ200
μm程度以下である。なお、ワイヤー切断用工具17に
ついては後に詳述する。

うに、チップ除去用工具18で半導体チップ14側面側
に加重を印加し、チップ裏面に水平方向の力を印加する
ことにより、チップを基板11から剥離させる。この
時、ワイヤー15は半導体チップ電極16に接続された
ままで半導体チップ14と共に除去される。

ことにより、チップを基板11から剥離させる。この
時、ワイヤー15は半導体チップ電極16に接続された
ままで半導体チップ14と共に除去される。

図2からわかるようにダイボンディング用樹脂13の接
着強度は、ダイボンディング樹脂のガラス転移温度Tg
を越えると低下し、印加温度が高い程接着強度は低い。

に約90℃〜110℃であることから、加熱ステージ1
9の温度は、ダイボンディング樹脂のガラス転移温度T
gより高い温度に設定する。

図2からわかるようにダイボンディング用樹脂13の接
着強度は、ダイボンディング樹脂のガラス転移温度Tg

用いている場合は、基板11温度を約130℃〜200
℃以上に上昇させると基板11のガラス転移温度Tgを
越えてしまい、基板11の信頼性上問題である。特に一
つの基板に多品種、多数の半導体チップ14が搭載され
るMCMにおいては、半導体チップ14下にも絶縁膜を
介して基板配線がある場合があり、基板11や他の半導
体チップ14の品質に悪影響を与えることは、モジュー
ル全体の品質に直接影響する。
用いている場合は、基板11温度を約130℃〜200
℃以上に上昇させると基板11のガラス転移温度Tgを
越えてしまい、基板11の信頼性上問題である。特に一
つの基板に多品種、多数の半導体チップ14が搭載され
るMCMにおいては、半導体チップ14下にも絶縁膜を
介して基板配線がある場合があり、基板11や他の半導
体チップ14の品質に悪影響を与えることは、モジュー
ル全体の品質に直接影響する。

9による基板11の加熱を、基板11の耐熱温度以下に
設定し、チップ除去用工具18を加熱することにより、
除去する半導体チップ14のみを基板温度より高い温度
に加熱して、被除去半導体チップ14裏面のみのダイボ
ンディング用樹脂13を昇温させた後、チップを除去
し、基板11や他の半導体チップ14への過加熱を防
ぐ。

用いてより詳細に説明する。ワイヤー切断用工具17の
先端に、5g〜200g程度の加重と超音波を加えるこ
とにより、基板電極12を傷めずにワイヤー15を接続
部から切断する。基板電極12上の接続部でワイヤー1
5を切断するので、ワイヤー切断後の基板電極12には
ワイヤー15はほとんど残らない、また、基板電極12
に残った約50μmの残留ワイヤーも、超音波の効果に
より基板電極12に圧着されるため、再度ボンディング
する際に配線間ショートなどは生じない。
用いてより詳細に説明する。ワイヤー切断用工具17の
先端に、5g〜200g程度の加重と超音波を加えるこ
とにより、基板電極12を傷めずにワイヤー15を接続
部から切断する。基板電極12上の接続部でワイヤー1
5を切断するので、ワイヤー切断後の基板電極12には
ワイヤー15はほとんど残らない、また、基板電極12
に残った約50μmの残留ワイヤーも、超音波の効果に
より基板電極12に圧着されるため、再度ボンディング
する際に配線間ショートなどは生じない。
【0023】また、ワイヤー切断用工具17は、タング
ステンカーバイトや超硬合金等で形成されており、先端
が図5に示すような円周状の刃になっているため、どの
角度にワイヤー15が基板電極12に接続されていて
も、良好な切断が可能である。また、既存のワイヤーボ
ンディング装置のボンディングキャピラリーをワイヤー
切断用工具17と交換するだけでワイヤー15の切断が
可能である。特に既存のワイヤーボンディング装置が数
値制御による自動装置である場合は、ワイヤー切断も数
値制御によって自動的にワイヤー15を切断できる。
ステンカーバイトや超硬合金等で形成されており、先端
が図5に示すような円周状の刃になっているため、どの
角度にワイヤー15が基板電極12に接続されていて
も、良好な切断が可能である。また、既存のワイヤーボ
ンディング装置のボンディングキャピラリーをワイヤー
切断用工具17と交換するだけでワイヤー15の切断が
可能である。特に既存のワイヤーボンディング装置が数
値制御による自動装置である場合は、ワイヤー切断も数
値制御によって自動的にワイヤー15を切断できる。

【発明の効果】本願発明によれば、切断したワイヤーは
基板電極側にはほとんど残らないので、ワイヤーを除去
する工程が不要であると共に配線間のショートなどが生
じない、あるいは基板を熱により損傷させることなく半
導体チップを除去できる等の効果が得られる。

【0025】また、本発明をMCMに適用し、不良をチ
ップ除去後、再度良品チップをボンディングすることに
より、個々の半導体チップの歩留まりが悪くても、不良
の半導体チップを良品の半導体チップに交換することが
容易にできるために、モジュール全体の歩留まりが向上
する、あるいは個々の半導体チップが不良になっても、
リペアが可能なため、モジュール用基板や他の良品の半
導体チップ分の損失がなく、生産効率が格段に向上する
等の効果が得られる。
ップ除去後、再度良品チップをボンディングすることに
より、個々の半導体チップの歩留まりが悪くても、不良
の半導体チップを良品の半導体チップに交換することが
容易にできるために、モジュール全体の歩留まりが向上
する、あるいは個々の半導体チップが不良になっても、
リペアが可能なため、モジュール用基板や他の良品の半
導体チップ分の損失がなく、生産効率が格段に向上する
等の効果が得られる。

Claims (6)
- 【請求項1】基板に樹脂で接着され、その電極と前記基
板の電極とがワイヤーにて電気的に接続されている半導
体チップの除去方法であって、前記基板の電極に接続さ
れている前記ワイヤーの付け根部分にワイヤー切断用工
具を加圧することにより前記ワイヤーを切断する工程を
実施し、その後、前記樹脂を加熱して半導体チップと基
板との接着強度を低下させた状態で前記半導体チップと
前記基板との接着を剥離せしめる工程を実施し、前記ワ
イヤーを前記半導体チップの電極に保持したまま前記半
導体チップを前記基板より除去することを特徴とする半
導体チップの除去方法。 - 【請求項2】ワイヤー切断用工具でワイヤーの付け根部
分を加圧する位置を、数値制御により行うことを特徴と
する請求項1記載の半導体チップ除去方法。 - 【請求項3】ワイヤー切断用工具に超音波を印加してワ
イヤーの切断を行う請求項1または2記載の半導体チッ
プ除去方法。 - 【請求項4】基板を加熱冶具に設置し、前記基板側から
接着樹脂を基板の耐熱温度より低い温度に加熱し、さら
に、チップ除去用工具を前記加熱冶具より高い温度に加
熱して、半導体チップ側から接着樹脂を加熱して前記半
導体チップを除去することを特徴とする請求項1、2ま
たは3記載の半導体チップ除去方法 - 【請求項5】ワイヤー切断用工具として、その先端を円
周状の刃に形成したワイヤー切断用工具を用いることを
特徴とする請求項1〜4のいずれかに記載の半導体チッ
プ除去方法。 - 【請求項6】半導体チップの側面を加圧する面と、前記
半導体チップの表面に平行した面を有し、前記平行した
面に孔を有したチップ除去用工具で、水平方向に側面側
から半導体チップを前記加圧面で加圧し、前記半導体チ
ップを基板から剥した後、前記孔から前記半導体チップ
を真空による吸引力で吸着することにより、前記半導体
チップを前記チップ除去用工具で保持し、前記半導体チ
ップを搬送して前記半導体チップを除去する請求項1〜
6のいずれかに記載の半導体チップの除去方法。
