Description

【発明の詳細な説明】 本発明は電子計算機等に用いられる集積回路の冷却構
造に関するものである。
〔従来の技術〕
従来の集積回路の冷却構造は、集積回路ケースの上面
に冷却部材を近接させ、集積回路ケースの上面より熱を
伝導し冷却する構造がとられていた（例えば昭和63年特
許願116648号，昭和63年特許願40635号，昭和62年特許
願211868号）。
〔発明が解決しようとする課題〕
上述した従来の集積回路の冷却構造では、プリント配
線板に取り付けられた多数の集積回路ケースの取付精度
（かたむき，凸，凹）が冷却性能に影響するため、安定
した冷却構造とはなりえなかった。又、集積回路ケース
の上面と冷却部材の密着性を向上させるために、ある程
度の力で集積回路を押し付ける事になり、集積回路ケー
スより出ているリードと、それを取付けているプリント
配線板との取付面に力を加える事となり、リードの剥離
等が生じることがあるという欠点を有していた。
〔課題を解決するための手段〕
本発明の集積回路の冷却構造は、プリント配線板の一
方の面に集積回路ケースを搭載し他方の面をコールドプ
レートに接触させ、前記集積回路ケースの底面に取付け
た熱伝導ピンが前記プリント配線板のスルーホールを挿
通し前記熱伝導ピンの先端部が前記コールドプレートに
設けた挿入穴に挿入することを特徴とする。
〔実施例〕
次に、本発明について図面を参照して説明する。
第１図は本発明の一実施例の一部を断面にして示す正
面図であり、第２図はその断面部分の拡大図である。集
積回路を実装した集積回路ケース１は、集積回路ケース
１のリード４のプリント配線板２にハンダ付け等により
取り付けられる。集積回路ケース１の底面には熱伝導ピ
ン５を多数取り付けてある。さらに熱伝導ピン５と対応
したプリント配線板２の位置に同等のスルーホール６を
設け、さらにコールドプレート３に熱伝導ピン５と対応
して挿入穴７を設け、熱伝導ピン５をスルーホール６に
挿通させ、挿入穴７に熱伝導ピン５の先端部を挿入して
おく。
集積回路より発した熱は集積回路ケース１から熱伝導
ピン５を伝わり、内部に冷却用の冷媒を通したコールド
プレート３に伝えられ、集積回路が冷却される。コール
ドプレート３の熱伝導ピン挿入穴７には、熱伝導ピン５
からの熱を確実にコールドプレート３に伝えるためにサ
ーマルコンパウンド８を注入しておく。
集積回路の発熱量が大きいもの，小さいものに対して
は、伝導ピン５の本数を増減させる事により、容易に対
応が可能となる。
〔発明の効果〕
以上説明したように本発明は、集積回路ケースに多数
の伝導ピンを設け、伝導ピンをコールドプレートに設け
た挿入穴に挿入しておくことにより、集積回路の発熱量
に容易に対応でき、かつ集積回路ケースの上面に力を加
える事なく安定した冷却を行なう事が可能となる。

    (57)【特許請求の範囲】
  1. 【請求項１】プリント配線板の一方の面に集積回路ケー
    スを搭載し他方の面をコールドプレートに接触させ、前
    記集積回路ケースの底面に取付けた熱伝導ピンが前記プ
    リント配線板のスルーホールを挿通し前記熱伝導ピンの
    先端部が前記コールドプレートに設けた挿入穴に挿入す
    ることを特徴とする集積回路の冷却構造。
