Description
【発明の詳細な説明】 産業上の利用分野 本発明は、光導電素子に関する。さらに詳しくは、テ
トラポッド状酸化亜鉛ウィスカーを用いた高感度の画期
的な光導電素子に関する。本発明の応用分野は広く、ホ
トリレー,柴外線検出素子,小形電動機の速度制御,音
量調整,血液脈波測定などに及ぶ。

従来の技術 従来、光導電素子としては、CdSを単結晶の形で利用
するほか、蒸着薄膜の形でも利用するが、なかでも焼結
体として最も広く利用されてきた。それ以外にも、ZnS,
CdSe,GaAs,Si,Ge,PbS,InSb,Se,CdTe,PbSe,PbTe,Sb2S3,P
bO,ZnO等が用いられてきている。さらに、光導電性を向
上させるために、Ag,Cu,Cl,Ga,Sb等を添加する場合が多
かった。
するほか、蒸着薄膜の形でも利用するが、なかでも焼結
体として最も広く利用されてきた。それ以外にも、ZnS,
CdSe,GaAs,Si,Ge,PbS,InSb,Se,CdTe,PbSe,PbTe,Sb2S3,P
bO,ZnO等が用いられてきている。さらに、光導電性を向
上させるために、Ag,Cu,Cl,Ga,Sb等を添加する場合が多
かった。
発明が解決しようとする課題 前記従来の光導電素子においては、長時間光を照射し
続けた場合に素子が劣化して、抵抗値が変化する傾向が
大きく、信頼性の面で問題があった。

びた針状結晶部からなるテトラポッド状酸化亜鉛ウィス
カーを集合して光導電素子の受光部を構成する。

り、前記針状結晶の基部から先端までの長さが3〜200
μmである場合に特に極立った効果が得られる。

作用 本発明の光導電素子は、針状の酸化亜鉛単結晶(X線
回折により確認される)の集合体となるため、当然なが
ら非常に高感度で劣化の少ない光導電素子が実現される
と考えられている。

また、テトラポッド状酸化亜鉛を集合するため、必然
的にその空孔率が高くなり、さらには、酸化亜鉛ウィス
カーが透明な単結晶であることとあいまって、光が素子
の深部まで入射しやすく(散乱が少なく)なり、高い感
度を与えるものと考えられる。

実 施 例 以下に実施例を用いて具体的に説明する。
実施例1 金属亜鉛粉末を水共存下で乳鉢式擂潰機で擂潰処理し
た後、水中に3日間放置し、その後乾燥してアルミナ製
るつぼに入れ、1000℃の炉内へ入れて1時間熱処理して
テトラポッド状酸化亜鉛ウィスカーを得た。それの針状
結晶部の基部の径は平均8μmで、基部から先端までの
長さが平均50μmであった。大部分が異なる4軸方向に
針状結晶が伸びたテトラポッド状を示していたが、一部
には、テトラポッド状ウィスカーが壊れたと考えられ
る。1軸方向,2軸方向,3軸方向にそれぞれ伸びたウィス
カーが混入していた。

このウィスカーを少量2枚の平板間に挟み、プレス圧
500g/cm2でプレスして成形し、厚さ約200μmにした。

その成形物上に、Snのくし形電極を形成しながらさら
に120g/cm2の圧力を加えた状態で受光部を構成した。こ
の光導電素子に300luxの光を照射し、印加電圧を制御し
て常に300mWになるようにした。この状態で連続1000時
間保存し、その間任意に取り出して1lux照射下における
明抵抗の変化を観測した。その結果を図に示す。同時に
比較のために試験したCdSとZnOのそれぞれの焼結体の結
果を同図に示す。またこの素子は高感度で照度0.01〜10
00luxの変化で抵抗値が3桁以上変化した。

実施例2 実施例1と同一のテトラポッド状酸化亜鉛ウィスカー
にCuを0.1 atm%添加し、900℃で焼結し、Inを真空蒸着
して電極を構成した。この素子に負荷寿命試験を課した
ところ、実施例1と同様に優れた特性を示し、抵抗変化
率(1000時間後)は12%であった。またこの素子は高感
度で、照度0.01〜1000luxの変化で3桁以上変化した。
にCuを0.1 atm%添加し、900℃で焼結し、Inを真空蒸着
して電極を構成した。この素子に負荷寿命試験を課した
ところ、実施例1と同様に優れた特性を示し、抵抗変化
率(1000時間後)は12%であった。またこの素子は高感
度で、照度0.01〜1000luxの変化で3桁以上変化した。
実施例3 基部の径の平均が0.7μmより小さく、基部から先端
までの長さが3μmより小さな微細なテトラポッド状ウ
ィスカーを用いて実施例1と同様の評価を実施したとこ
ろ、この大きさから急に感度が悪くなり、抵抗値変化が
2桁台まで落ちた。

比較例 一般試薬(関東化学社製)の酸化亜鉛粉末(粒状、平
均粒径約1μm)を用いて実施例1と同様の評価を試み
たが、光感応性が全く認められず、比較評価に至らなか
った。

以上の実施例ではテトラポッド状ウィスカーの寸法が
比較的揃った例で示したが、あえて分布させて適切な光
導電素子が得られるのは勿論のことである。

銀,銅,鉄,ニッケル,クロム,コバルト,リチウム,
ベリリウム,ナトリウム,マグネシウム,チタン,バナ
ジウム,マンガン,ガリウム,スズ,アンチモン,イン
ジウム,カドミウム,パラジウム,ロジウム,ルテニウ
ム,テクネチウム,モリブデン,ニオブ,ジルコニウ
ム,イットリウム,ストロンチウム,ルビジウム,スカ
ンジウム,カリウム,カルシウム,アスタチン,ポロニ
ウム,ビスマス,鉛,タリウム,水銀,白金,イリジウ
ム,オスミウム,レニウム,タングステン,タンタル,
ハフニウム,バリウム,セシウム,フランシウム,ラジ
ウム,ランタン,およびランタン系元素、アクチニウム
およびアクチニウム系元素、などの単体あるいは複数の
合金あるいは混合物を場合に応じて使い分けることがで
きる。

ウム,ランタン,およびランタン系元素、アクチニウム
およびアクチニウム系元素、などの単体あるいは複数の
合金あるいは混合物を場合に応じて使い分けることがで
きる。

さらにテトラポッド状針状結晶の基部から先端までの
長さが3〜200μmの範囲のウィスカーが高感度で安定

面、ウィスカーを壊れにくさ、ハンドリングの仕易さ、

するものではない。とりわけ、基部から先端までの長さ
が50〜150μmのテトラポッド状ウィスカーが、特性
面、ウィスカーを壊れにくさ、ハンドリングの仕易さ、
それにコスト面から最も好ましい。

ッド状ウィスカーの大きさ等を考慮しながら、テトラポ
ッド状ウィスカーが完全に壊れない範囲で設定される。

発明の効果 本発明は、従来の全く異なったテトラポッド状酸化亜
鉛ウィスカー単結晶を集合して光導電素子を構成したた
め、高感度で高信頼性の光導電素子を提供できることと
なり、高性能で、汎用性の高い光導電素子が強く求めら
れている昨今、その産業性大なるものである。
