Abstract
Description
本発明は、高い熱伝導性且つ低誘電性を有するゴム樹脂材料を提供する。前記ゴム樹脂材料は、ゴム樹脂系に表面改質無機フィラーを導入するものである。それによって、ゴム樹脂系の物性は(熱伝導性、誘電特性など)高周波・高速の要求を満たし、従来の材料に比べて、高周波高速基板材料として用いられる。
本発明において、ゴム樹脂組成物は主に、液体ゴム30重量%(wt%)~60重量%と、ポリフェニレンエーテル樹脂10重量%~40重量%と、架橋剤10重量%~40重量%とを含む。
表面改質無機フィラーの添加は、ゴム樹脂材料の熱伝導性を向上させることができると共に、実際に応用する際に、ゴム樹脂材料の比誘電率及び誘電正接を低いレベルに維持させることができる。以上の内容は、表面改質無機フィラーの作用を説明するためのものであり、本発明はこれに制限されるものではない。実際に応用する際に、表面改質無機フィラーと銅箔、樹脂とのより優れた結合性及び相溶性を有する。また、表面改質無機フィラーは、他の有利な効果を果たせる。例えば、ゴム樹脂材料の耐熱性を向上すること、ゴム樹脂材料の粘度を低減すること、銅箔基板の剥離強度(peeling strength)を向上することなどが挙げられる。
本発明のゴム樹脂材料は、シロキサンカップリング剤を更に含んでもよい。シロキサンカップリング剤の一端は、無機物と結合する可能なシラン端であり、シロキサンカップリング剤の他端は、ゴム/樹脂と結合する可能な官能基を有する。このように、シロキサンカップリング剤の添加は、繊維布、高熱伝導性ゴム樹脂組成物及び無機フィラーの間の反応性及び相容性を向上させ、金属基板の剥離強度及び耐熱性を向上させることができる。
本発明のゴム樹脂材料は、難燃剤を更に含んでもよい。難燃剤の添加により、高周波基板の難燃性を向上させることができる。例えば、難燃剤は、リン系難燃剤又は臭素系難燃剤であってもよい。好ましくは、難燃剤はハロゲンフリー難燃剤であり、即ち、臭素を含まないものである。
図1及び図2に示すように、本発明は、基材層1と、基材層1に設置した少なくとも1つの金属層2と、を備える金属基板Zを更に提供する。基材層1の材料は、前記組成の配合比を有し、高い熱伝導性且つ低誘電性を有するゴム樹脂材料を含む。具体的に説明すると、金属基板Zは、銅箔基板(Copper Clad Laminate,CCL)であってもよい。金属層2(銅箔層)は、基材層1の片面(例えば、上面)に形成されてもよい(金属層2の数は1つのみである)。もしくは、金属層2は、基材層1の両表面(例えば、上面、下面)にそれぞれ形成されてもよい(金属層2の数は2つである)。
(1)比誘電率(10GHz):誘電分析装置(Dielectric Analyzer)(品番:HP Agilent E5071C)を用いて、10GHzの周波数での比誘電率を測定する。
(2)誘電正接(10GHz):誘電分析装置(Dielectric Analyzer)(品番:HP Agilent E5071C)を用いて、10GHzの周波数での誘電正接を測定する。
(3)剥離強度:試験方法IPC-TM-650-2.4.8に基づいて、銅箔基板の剥離強度を測定する。
(4)熱伝導率:測定方法ASTM D5470に基づいて、銅箔基板の熱伝導率を測定する。
本発明の有利な効果として、本発明に係る高熱伝導性且つ低誘電特性を有するゴム樹脂材料及び金属基板は、「ゴム樹脂組成物は、分子量が2500g/mol~6000g/molの液体ゴム30重量%~60重量%と、ポリフェニレンエーテル樹脂10重量%~40重量%と、架橋剤10重量%~40重量%とを含む」、「表面改質無機フィラーの改質官能基は、アクリル基、主鎖または側鎖に窒素を有する官能基、二重結合を含む官能基及びエポキシ基からなる群から選択される」といった技術特徴によって、実際に応用する際に所望の物性(例えば、熱伝導性、誘電特性、剥離強度、耐熱性など)を達成できる。

Claims (14)
- 高い熱伝導性且つ低誘電性を有し、ゴム樹脂組成物及び表面改質無機フィラーを含むゴム樹脂材料であって、
前記ゴム樹脂組成物は、
分子量が2500g/mol~6000g/molの液体ゴム30重量%~60重量%と、
ポリフェニレンエーテル樹脂10重量%~40重量%と、
架橋剤10重量%~40重量%とを含み、
前記表面改質無機フィラーの改質官能基は、アクリル基、主鎖または側鎖に窒素を有する官能基、二重結合を含む官能基及びエポキシ基からなる群から選択されることを特徴とする、ゴム樹脂材料。 - 前記表面改質無機フィラーは、酸化マグネシウム、酸化アルミニウム、酸化ケイ素、酸化亜鉛、窒化アルミニウム、窒化ホウ素、炭化ケイ素及びケイ酸アルミニウムからなる群から選択されると共に、前記改質官能基を含む、請求項1に記載のゴム樹脂材料。
- 前記液体ゴムを構成するモノマーは、スチレンモノマー、ブタジエンモノマー、ジビニルベンゼンモノマー及び無水マレイン酸モノマーからなる群から選択される、請求項1に記載のゴム樹脂材料。
- 前記液体ゴムの全ての末端基に占めるビニール基の割合は、30モル%~90モル%であり、前記液体ゴムの全ての末端基に占めるスチレン基の割合は、10モル%~50モル%である、請求項3に記載のゴム樹脂材料。
- 前記ブタジエンモノマーの総重量を100重量%として、30重量%~90重量%の前記ブタジエンモノマーは、ビニール基を含む側鎖を有するブタジエンモノマーである、請求項3に記載のゴム樹脂材料。
- 前記表面改質無機フィラーの前記改質官能基は、アクリル基、及び主鎖または側鎖に窒素を有する官能基からなる、請求項1に記載のゴム樹脂材料。
- 前記ゴム樹脂組成物100重量部に対して、前記表面改質無機フィラーの添加量は、20重量部~300重量部である、請求項1に記載のゴム樹脂材料。
- 前記表面改質無機フィラーは、粒子として存在すると共に、前記表面改質無機フィラーの中位径(D50)は、0.3μm~0.6μmである、請求項7に記載のゴム樹脂材料。
- 前記表面改質無機フィラーは、アクリル基及び/又はビニール基を有するシロキサンカップリング剤を更に含む、請求項1に記載のゴム樹脂材料。
- 前記ゴム樹脂組成物100重量部に対して、前記シロキサンカップリング剤の含有量は、0.1重量部~5重量部である、請求項9に記載のゴム樹脂材料。
- 基材層と、前記基材層に設置した金属層とを備える、金属基板であって、
前記基材層の材料は、請求項1に記載のゴム樹脂材料を含むことを特徴とする、金属基板。 - 熱伝導率は、1.2W/m・K以上である、請求項11に記載の金属基板。
- 前記金属基板の10GHzでの比誘電率は3.2~4.0以上であり、前記金属基板の10GHzでの誘電正接は0.0030未満である、請求項11に記載の金属基板。
- 剥離強度は、4.5lb/in~7.0lb/inである、請求項11に記載の金属基板。
