- コバルト膜の蒸着方法用の前駆体又は前駆体組成物であって、式Co2(CO)6(R3C≡CR4)(式中、R3及びR4は異なる有機部分であり、R4はR3と比較して電子吸引性有機部分である)の架橋非対称ハロアルキニルジコバルトヘキサカルボニル前駆体を含む前駆体又は前駆体組成物。
- R3及びR4の一方が1個又は複数のハロゲン原子を含み、他方がハロゲン原子を含まない、請求項1に記載の前駆体又は前駆体組成物。
- R3がH、アルキル部分及びアリール部分からなる群から選択される、請求項1又は2に記載の前駆体又は前駆体組成物。

- 前記架橋非対称ハロアルキニルジコバルトヘキサカルボニル前駆体の溶媒溶液を形成するための溶媒を含み、前記溶媒溶液が0.05M−0.5Mの範囲の架橋非対称ハロアルキニルジコバルトヘキサカルボニル前駆体を含む、請求項1から9の何れか一項に記載の前駆体組成物。
- 溶媒溶液中の溶媒が有機溶媒、任意選択的に炭化水素溶媒を含む、請求項10に記載の前駆体組成物。
- 蒸着方法にその後使用するための容器に包装された、請求項1から11の何れか一項に記載の前駆体又は前駆体組成物。
- 前駆体上の不活性雰囲気を維持し、ガスマニホールド、気化器又はバブラーへの取り付けを可能にするための接続部及び弁を有するアンプルに封入された、請求項1から12の何れか一項に記載の前駆体又は前駆体組成物。
- 請求項1から13の何れか一項に記載の前駆体又は前駆体組成物を揮発させて前駆体蒸気を形成することと、前駆体蒸気をチャンバー内の基板上に蒸着させることとを含む、コバルト膜蒸着方法。
- 前記基板が蒸着中50℃−250℃の範囲の温度である、請求項14に記載の方法。
- 前記蒸着が、チャンバー内で0.01トル−100トルの範囲の圧力で行われる、請求項14又は15に記載の方法。
- 非対称ハロアルキニルジコバルトヘキサカルボニル前駆体が、揮発の間18℃−35℃の範囲の温度を有する、請求項14から16の何れか一項に記載の方法。
- 蒸着コバルト膜が室温で測定される100μΩcm以下の抵抗率を有し、膜が100Å以下の厚さを有する、請求項14から17の何れか一項に記載の方法。
- 基板が半導体製品を含む、請求項14から18の何れか一項に記載の方法。
- 高純度蒸着コバルト膜を得るための、蒸着方法における請求項1から13の何れか一項に記載の架橋非対称ハロアルキニルジコバルトヘキサカルボニル前駆体の使用。
