Abstract
Description
前記基板の表面に形成された窪みにV字の断面形状を形成しながらインコンフォーマルな膜を堆積させる工程と、
コンフォーマルな成膜を行い、前記窪みにコンフォーマルな膜を埋め込む工程と、を有する。
まず、本発明の実施形態に係る成膜装置について説明する。図1から図3までを参照すると、この成膜装置は、ほぼ円形の平面形状を有する扁平な真空容器1と、この真空容器1内に設けられ、真空容器1の中心に回転中心を有する回転テーブル2と、を備えている。真空容器1は、有底の円筒形状を有する容器本体12と、容器本体12の上面に対して、例えばOリングなどのシール部材13(図1)を介して気密に着脱可能に配置される天板11とを有している。
側壁には、図2、図3に示すように、外部の搬送アーム10と回転テーブル2との間で基板であるウエハWの受け渡しを行うための搬送口15が形成されている。この搬送口15は図示しないゲートバルブにより開閉される。また回転テーブル2におけるウエハ載置領域である凹部24はこの搬送口15に臨む位置にて搬送アーム10との間でウエハWの受け渡しが行われることから、回転テーブル2の下方側において受け渡し位置に対応する部位に、凹部24を貫通してウエハWを裏面から持ち上げるための受け渡し用の昇降ピン及びその昇降機構(いずれも図示せず)が設けられている。
次に、本発明の実施形態による成膜方法について説明する。
図9は、本発明の第1の実施形態に係る成膜方法の一例を説明するための図である。
図10は、本発明の第2の実施形態に係る成膜方法の一例のインコンフォーマル成膜工程を示した図である。
第2の実施形態においても、ウエハWとしてシリコンウエハを使用することとし、そのシリコンウエハには、図9(a)に示したように、トレンチTが形成されている。また、反応ガスノズル31から有機アミノシランガスの一種であるDIPAS((diisopropylamino)silane、ジイソプロピルアミノシラン)が供給され、反応ガスノズル32から酸化ガスとしてO3ガスが供給され、プラズマガスノズル33からインコンフォーマル成膜工程においてはArガス及びO2ガスの混合ガス(以下、Ar/O2ガスと記す)、コンフォーマル成膜工程においてはArガス、O2ガス及びH2ガスの混合ガスが供給される場合を例に挙げて説明する。但し、図10においては、トレンチTの形状を簡略化し、片側の側面及び底面のみを示すこととする。
次に、第2の実施形態に係る成膜方法を実施した実施例について説明する。
実施例1〜3では、図1乃至図8で説明した回転テーブル式のALD成膜装置を用いて、第2の実施形態で説明した成膜方法を実施した。成膜条件としては、ウエハWの温度を400℃、真空容器1内の圧力を6.7Torrに設定した。また、プラズマガスノズル33から供給する酸素の流量は75sccmに設定した。インコンフォーマル成膜工程においては、原料ガスであるDIPASの流量を50sccmに設定し、プラズマガスノズル33から水素ガスは供給しなかった。また、コンフォーマル成膜工程においては、原料ガスであるDIPASの流量を300sccmに設定し、プラズマガスノズル33から、酸素75sccmとともに、水素45sccmを供給した。インコンフォーマル成膜工程においては、回転テーブル2の回転速度を5rpmに設定し、コンフォーマル成膜工程においては、120rpmに設定した。そして、全体として2000Åの埋め込みとし、実施例1では、200Åまでインコンフォーマル成膜工程、残り1800Åをコンフォーマル成膜工程とした。実施例2では、100Åまでインコンフォーマル成膜工程、残り1900Åをコンフォーマル成膜工程とした。実施例3では、50Åまでインコンフォーマル成膜工程、残り1950Åをコンフォーマル成膜工程とした。
実施例4〜6では、インコンフォーマル成膜工程の回転テーブル2の回転速度を20rpmに設定し、実施例1〜3よりも速い設定とした。その他の条件は実施例1〜3と同様である。また、比較例2の方も、回転テーブル2の回転速度を20rpmの設定とし、これで2000Åを総て埋め込む設定とした。その他の条件は、比較例1と同様である。
図16は、実施例7の実施結果を示した画像である。図16(a)は、埋め込みに用いたトレンチの形状を示した図である。トレンチは、深さが305nmであり、上端の開口幅が14nm、真中よりもやや上方の箇所の開口幅が21nmであった。

Claims (15)
- 基板の表面に形成された窪みに膜を埋め込む成膜方法であって、
前記基板の表面に形成された窪みにV字の断面形状を形成しながらインコンフォーマルな膜を堆積させる工程と、
コンフォーマルな成膜を行い、前記窪みにコンフォーマルな膜を埋め込む工程と、を有する成膜方法。 - 前記窪みにコンフォーマルな膜を埋め込む工程は、前記インコンフォーマルな膜を堆積させる工程よりも堆積速度が速い工程である請求項1に記載の成膜方法。
- 前記インコンフォーマルな膜を堆積させる工程は、成膜条件の異なる2段階の第1及び第2の成膜工程を含む請求項1又は2に記載の成膜方法。
- 前記第2の成膜工程は、第1段階の前記第1の成膜工程よりも堆積速度が速い成膜である請求項3に記載の成膜方法。
- 前記インコンフォーマルな膜を堆積させる工程及び前記窪みにコンフォーマルな膜を埋め込む工程は、原子層堆積法により行われる請求項1乃至4のいずれか一項に記載の成膜方法。
- 前記原子層堆積法におけるサイクルタイムは、前記窪みにコンフォーマルな膜を埋め込む工程の方が前記インコンフォーマルな膜を堆積させる工程よりも短い請求項5に記載の成膜方法。
- 前記基板は、処理室内に設けられた回転テーブルの周方向に沿って配置され、
前記回転テーブルの上方には、前記回転テーブルの回転方向に沿って互いに離間して原料ガス吸着領域、反応領域及び改質領域が設けられ、
前記回転テーブルの回転により、前記基板が前記原料ガス吸着領域を通過したときに前記基板に原料ガスを供給して前記基板の前記窪みの表面に吸着させる原料吸着工程を実施し、前記基板が前記反応領域を通過したときに前記原料ガスと反応して反応生成物を生成可能な反応ガスを前記基板に供給して前記窪みの表面に反応生成物を堆積させる反応生成物堆積工程を実施し、前記基板が前記改質領域を通過したときに前記反応生成物にプラズマ改質を行う改質工程を実施することにより、前記原子層堆積法の1サイクルを実施する請求項5又は6に記載の成膜方法。 - 前記回転テーブルの回転速度は、前記窪みにコンフォーマルな膜を埋め込む工程の方が前記インコンフォーマルな膜を堆積させる工程よりも高速に設定されている請求項7に記載の成膜方法。
- 前記原料ガスの流量は、前記窪みにコンフォーマルな膜を埋め込む工程の方が前記インコンフォーマルな膜を堆積させる工程よりも高流量に設定されている請求項7又は8に記載の成膜方法。
- 前記インコンフォーマルな膜を堆積させる工程は、前記膜が所定膜厚に到達するまで行われ、前記窪みにコンフォーマルな膜を埋め込む工程は、前記窪みを完全に埋め込むまで行われる請求項8又は9に記載の成膜方法。
- 前記原料吸着工程は、シリコン含有ガスを前記窪みの表面に吸着させる工程であり、
前記反応生成物堆積工程は、前記基板に酸化ガスを供給して前記窪みの表面に吸着した前記シリコン含有ガスを酸化する工程であり、
前記改質工程は、酸素を含有する混合ガスをプラズマにより活性化して前記基板に供給する工程である請求項7乃至10のいずれか一項に記載の成膜方法。 - 前記インコンフォーマルな膜を堆積させる工程における前記改質工程は、水素を含まない前記混合ガスを用いて行われ、
前記窪みにコンフォーマルな膜を埋め込む工程における前記改質工程は、水素を含む前記混合ガスを用いて行われる請求項11に記載の成膜方法。 - 前記シリコン含有ガスは、有機アミノシランガスである請求項11又は12に記載の成膜方法。
- 処理室と、
前記処理室内に設けられ、周方向に沿って基板を載置可能な回転テーブルと、
前記回転テーブルよりも上方に設けられ、前記回転テーブルに原料ガスの供給が可能な原料ガス供給手段と、
前記原料ガス供給手段の前記回転テーブルの回転方向の下流側に設けられ、前記回転テーブルに前記原料ガスと反応して反応生成物を生成可能な反応ガスを供給可能な反応ガス供給手段と、
前記反応ガス供給手段の前記回転テーブルの回転方向の下流側に設けられ、前記回転テーブルに前記反応生成物を改質可能な改質ガスを供給可能な改質ガス供給手段と、
前記改質ガスをプラズマにより活性化することが可能なプラズマ発生器と、
前記基板の表面に形成された窪みに膜を埋め込む際、前記窪みにV字の断面形状を形成しながらインコンフォーマルな膜を堆積させる工程と、
コンフォーマルな成膜を行い、前記窪みにコンフォーマルな膜を埋め込む工程と、を実施する制御を行う制御手段と、を有する成膜装置。 - 前記制御手段は、前記インコンフォーマルな膜を堆積させる工程を実施するときには、前記回転テーブルの回転速度を第1の速度に設定するとともに、前記原料ガス供給手段から供給される前記原料ガスの流量を第1の流量に設定し、
前記窪みにコンフォーマルな膜を埋め込む工程を実施するときには、前記回転テーブルの回転速度を前記第1の速度よりも高速の第2の速度に設定するとともに、前記原料ガス供給手段から供給される前記原料ガスの流量を前記第1の流量よりも大流量の第2の流量に設定して成膜を行う請求項14に記載の成膜装置。
