以下、図面を参照しながら、本発明の好適な一実施形態について詳細に説明する。
(光電変換素子)
図1の概念図に示す本実施形態に係る光電変換素子100は、基板1と、基板1上に形成された下部電極2と、下部電極2上に形成された中間層3と、中間層3上に形成されたp型光吸収層4と、p型光吸収層4上に形成されたn層5と、n層5上に形成された酸化物層6と、酸化物層6上に形成された透明電極7と、透明電極7上に形成された上部電極8と反射防止膜9と、を備える薄膜型光電変換素子100である。光電変換素子100は具体的には、太陽電池が挙げられる。実施形態の光電変換素子100は、図2の様に、別の光電変換素子200と接合することで多接合型とすることができる。光電変換素子100の光吸収層は、光電変換素子200の光吸収層よりもワイドギャップであることが好ましい。光電変換素子200の光吸収層は、例えば、Siを用いたものである。
実施形態の基板1としては、青板ガラスを用いることが望ましく、石英、白板ガラスなどガラス全般、ステンレス、Ti(チタン)又はCr(クロム)等の金属板あるいはポリイミド、アクリル等の樹脂を用いることもできる。
実施形態の下部電極2は、光電変換素子100の電極であって、基板1上に形成された第1の金属膜、もしくは半導体膜である。下部電極2としては、MoやW等を含む導電性の金属膜(第1の金属膜)や酸化インジウムスズ(ITO:Indium−Tin Oxide)を少なくとも含む半導体膜を用いることができる。第1の金属膜は、Mo膜やW膜が好ましい。酸化インジウムスズ上には、SnO2及びTiO2、キャリアドープされたZnO:Ga、ZnO:Alなどの少なくとも一方又はその両方を積層してもよい。その中でも、下部電極2は基板1にスパッタするなどして成膜することができる。下部電極2の膜厚は、例えば、100nm以上1000nm以下である。半導体膜を下部電極2として用いる場合、基板1側からp型光吸収層4側にITOとSnO2を積層したものでもよいし、基板1側からp型光吸収層4側にITO、SnO2とTiO2を積層したものなどでもよい。また、基板1とITOの間にSiO2等の酸化物層をさらに設けても良い。
実施形態の中間層3は、下部電極2上の基板1とは対向する主面上に形成された層である。実施形態の光電変換素子100では、中間層3を下部電極2とp型光吸収層4の間に設けることで、下部電極2とp型光吸収層4のコンタクトを向上させる。コンタクトの向上によって、光電変換素子のVocつまり電圧が向上し、変換効率が向上する。中間層3は、変換効率だけでなく、p型光吸収層4の耐剥離性の向上にも寄与する。下部電極2が第1の金属膜の場合、中間層3は、Mg、Ca、Al、Ti、TaとSrの中から選ばれる1種以上元素を含む酸化物又は硫化物の膜である。酸化物膜と硫化物膜をそれぞれ単独で用いてもよいし、これらを積層させたものを用いてもよい。下部電極2が第1の金属膜の場合の中間層3は、トンネル絶縁膜に使われるような材料の薄膜であることが好ましい。下部電極2が第1の金属膜の場合の具体的な中間層3としては、MgO、CaO、Al2O3、TiO2、Ta2O5、SrTiO3、MoO3、CdOなどの金属酸化物、もしくはZnS、MgS、CaS、Al2S3、TiS2、Ta2S5、SrTiS3、CdS金属硫化物などが挙げられる。その中でも、中間層3には、MgO膜を用いることが望ましい。中間層3は下部電極2上にスパッタするなどして製膜することができる。下部電極2が第1の金属膜の場合の中間層3の膜厚は、10nm以下であることが好ましい。下部電極2が第1の金属膜の場合の中間層3の膜厚は、好ましくは、0.3nm以上7nm以下、より好ましくは、0.5nm以上5nm以下である。中間層3が薄すぎるとコンタクトの向上に伴う、Vocの向上が小さくなる。また、中間層が厚すぎると、高抵抗化によって、Jscが低下してしまう。これらのことから、光電変換素子の変換効率を向上させるために、上述の範囲内の中間層3の厚さが好ましい。中間層3が薄すぎると成膜の際のダメージによりミキシングが起こることで、中間層3を設けることの十分な効果が得られない場合がある。また、薄すぎる中間層3は均一に形成されにくいため、中間層3を設けることの十分な効果が得られない場合がある。一方、厚すぎる中間層3は、直列抵抗が大きくなりすぎるためJscの低下してしまうため好ましくない。絶縁体に近いような抵抗の高い中間層3を設ける場合は、その膜厚が厚すぎると、直列抵抗がより大きくなってしまい、さらに好ましくない。
実施形態のp型光吸収層4は、p型の化合物半導体層である。p型光吸収層4は、中間層3上の基板1とは対向する主面に形成された層である。Ib族元素、IIIb族元素とVIb族元素を含む、例えばCu(In,Ga)Se2やCuInTe2、CuGaSe2、Cu(In,Al)Se2,Cu(Al,Ga)(S,Se)2、CuGa(S,Se)2,Ag(In,Ga)Se2といったカルコパイライト構造、スタンナイト構造又はケステライト構造を有する化合物半導体層をp型光吸収層4として用いることができる。p型光吸収層4の膜厚は、例えば、800nm以上3000nm以下である。Ib族元素としては、Cu(銅)が好ましい。IIIb族元素としては、Al、In及びGaからなる群から選ばれる少なくとも1種以上の元素が好ましく、Gaを少なくとも含むことがより好ましい。VIb族元素としては、O,S,Se及びTeからなる群から選ばれる少なくとも1種以上の元素が好ましく、Seを少なくとも含むことがより好ましい。また、IIIb族元素の中からはInを用いることがGaとの組み合わせによりバンドギャップの大きさを目的とする値にしやすいことからより好ましい。具体的には、p型光吸収層4として、Cu(In,Ga)(S,Se)2、Cu(In,Ga)(Se,Te)2、Cu(In,Ga)3(Se,Te)5、又はCu(Al,Ga,In)Se2、Cu(Al,Ga)(S,Se)2、Cu2ZnSnS4等、より具体的には、Cu(In,Ga)Se2、CuInSe2、CuInTe2、CuGaSe2、CuGa(S,Se)2、CuIn3Te5、AgGaSe2、Ag(In,Al)Se2、Ag(In,Ga)Se2、AgIn(S,Se)2等の化合物半導体を使用することができる。カルコパイライト構造、スタンナイト構造やケステライト構造を有する化合物半導体層を光電変換素子の光吸収層として用いる場合、他種の光吸収層を用いた場合と比較すると、光吸収層と下部電極2とのコンタクトに起因してVocが低くなってしまうことがある。そこで、実施形態では、下部電極2とp型光吸収層4の間に中間層3を設けることで、コンタクトを向上させ、光電変換素子の変換効率を向上させる。例えば、p型光吸収層4のIIIb族元素がSeで、下部電極2がMoの場合、中間層3の酸化物や硫化物によって、MoSe2形成を抑制し、Mo本来の仕事関数に近くなるために開放電圧が出やすくなると考えられる。また、透明電極の場合、中間層3を設けることによって、界面における透明電極側の仕事関数が深くなるために、開放電圧が大きくなると考えられる。
スパッタリングは、Ar(アルゴン)を含む雰囲気中、基板(基板1に下部電極2が形成された部材)温度を10℃以上400℃以下とすることが好ましく、さらには250℃以上350℃以下で行うことがより好ましい。基板1の温度が低すぎる場合、形成されるp型光吸収層4の結晶性が悪くなり、逆にその温度が高すぎる場合、p型光吸収層4の形成面で反応が進みすぎ、成分が混ざることで、目的の構造にならないことや、構成元素が高温で不安定となり欠陥が生じ易くなってしまう。光吸収層を成膜後、結晶粒成長をコントロールするためにアニールを行ってもよい。表面からSeが抜けることを抑制するためには、Seと親和性の高い元素でマスクをすることが望ましい。
実施形態のn層5は、n型の半導体層である。n層5は、p型光吸収層4上の中間層3と対向する主面側に形成された光吸収層4とホモ接合又はヘテロ接合する層である。n層5は、高い開放電圧の光電変換素子を得ることのできるようにフェルミ準位が制御されたn型半導体が好ましい。ホモ接合型のn層5は、母体がp型光吸収層4で、ドーピングすることによってp型からn型化した領域の層である。ヘテロ接合型のn層5は、例えば、Zn1−yMyO1−xSx、Zn1−y−zMgzMyO、ZnO1−xSx、Zn1−zMgzO(MはB、Al、In及びGaからなる群から選ばれる少なくとも1つの元素)や、CdS、キャリア濃度を制御したn型のGaPなどを用いることができる。n層5の厚さは、10nm以上800nm以下であることが好ましい。
実施形態の酸化物層6は、n層5上に設けられた薄膜である。酸化物層6は、Zn1−xMgxO、ZnO1−ySyとZn1−xMgxO1−ySy(0≦x,y<1)のいずれかの化合物を含む薄膜である。酸化物層6は、透明電極7側のn層5の面のすべてを覆っていない形態でもよい。例えば、透明電極7側のn層5の面の50%を覆っていればよい。環境問題の観点から、酸化物層6はCdを含まない化合物が好ましい。ほかの候補として、ウルツ型のAlNやGaN、BeOなども挙げられる。酸化物層6の体積抵抗率は、1Ωcm以上であるとp型光吸収層4内に存在する可能性のある低抵抗成分に由来するリーク電流を抑えることが可能になるという利点がある。なお、実施形態では、酸化物層6を省略することができる。
実施形態の透明電極7は太陽光のような光を透過し尚且つ導電性を有する膜である。透明電極7は、例えば、Ar雰囲気中でスパッタリングを行なって成膜する。透明電極6は、例えば、アルミナ(Al2O3)を2wt%含有したZnOターゲットを用いたZnO:Al或いはジボランまたはトリエチルボロンからのBをドーパントとしたZnO:Bを用いることができる。透明電極7と酸化物層の間に半絶縁層として、例えば、(Zn,Mg)O層を設けることができる。半絶縁層も透明電極7と同様に、スパッタリングを行なって成膜する。
実施形態の上部電極8は、光電変換素子100の電極であって、透明電極7上に形成された金属膜である。上部電極8としては、NiやAl等の導電性の金属膜を用いることができる。上部電極8の膜厚は、例えば、200nm以上2000nm以下である。また、透明電極7の抵抗値が低く、直列抵抗成分が無視できるほどの場合には、上部電極8を省いても構わない。
実施形態の反射防止膜9は、p型光吸収層4へ光を導入しやすくするための膜であって、透明電極7上に形成されている。反射防止膜9としては、例えば、MgF2やSiO2を用いることが望ましい。なお、実施形態において、反射防止膜9を省くことができる。なお、光電変換素子100の組成分析及びその厚さは、光電変換素子を二次イオン質量分析法(SIMS:Secondary Ion Mass Spectrometry)によって測定することができる。また、光電変換素子100の各層の界面や結晶は、中間層3にて説明した方法で観察することができる。
以下、実施例に基づき本発明をより具体的に説明する。
縦16mm×横12.5mm×厚さ1.8mmのソーダライムガラスよりなる基板上にMo単体から構成されるターゲットを用いAr気流中にてスパッタリングを行なってMoよりなるp電極を形成した。p電極の厚さは500nmとした。次に、スパッタにより、MgOよりなる中間層を1nm形成した。ソーダライムガラス上のp電極上の中間層上に光吸収層を分子エピタキシー法で形成した。光吸収層の膜厚は2μmとした。続いて浸漬法によりZnをCIGS光吸収層に拡散させ、酸化物層及び透明電極を形成する側の表面をn型化する。n型化した領域は、光吸収層の表面から、深部に向かって、300nmの領域までであった。更に、化学液相成長法でZn(O,S)よりなる酸化物層をn型化した領域上に平均膜厚が1nmになるように形成した。スピンコートにより(Zn,Mg)O層を形成し、更に、酸化物層上にAr気流中でスパッタリングをして、半絶縁層として(Zn,Mg)Oを、半絶縁層上に透明電極として(Zn,Mg)O:Alを形成した。その後、Ni,Alよりなるn電極、MgF2よりなる反射防止膜を形成することで、実施形態の光電変換素子を得た。
実施例2−30と比較例1−12を表1、2に記載の下部電極、中間層、光吸収層の構成で実施例1と同様に光電変換素子を得た。
なお、表1、2中の例えば、実施例24は、基板、ITO、SnO2、TiO2、Mo、光吸収層の順番で各層を積層して光電変換素子を得たことを示している。下部電極及び中間層は、すべてスパッタで製膜し、光吸収層はMBEで形成した。
各光電変換素子の変換効率(η=Voc・Jsc・FF/P・100[%])を表3と4に示す。表3中及び表4中では比較例1の酸化物層なしを基準にして、各実施例、比較例、参考例の変換効率を示している。変換効率は室温(25℃)において、AM1.5の光源を用いたソーラーシミュレータを用い、プローバーを用いて評価している。
MgOの厚さが厚すぎると高抵抗成分となってしまい、VocやJscが低下して、変換効率が低下してしまう。Moの厚さに関しては、1000nmであると開放電圧向上の効果がより大きくなる。これは、Moが厚い分、抵抗成分への寄与が大きいことが分かる。また、MgOを1nm導入した系ではいずれも開放電圧が向上し、効率も増大していることがわかる。これはMoやWの金属膜とのコンタクトを良好にしているためである。Moの場合はMoSe2、Wの場合はWSe2の形成をMgOによって阻害することで金属本来の仕事関数に近い値が得られ、結果として開放電圧の増大に寄与しているものと思われる。また、透明電極に関しては、薄いMoを導入すると開放電圧が向上していることからコンタクトが良好になったことがわかる。Moが厚め(10nm)においても、MgOの効果が見られることが分かる。

Claims (8)
- 下部電極と、
前記下部電極上に形成された中間層と、
前記中間層上に形成されたp型光吸収層と、
前記p型光吸収層上に形成されたn層とを少なくとも備え、
前記下部電極は、第1の金属膜又は半導体膜であって、
前記下部電極が金属膜の場合、前記中間層は、酸化物膜又は硫化物膜を含み、
前記下部電極が半導体膜の場合、前記中間層は、第2の金属膜と前記第2の金属膜上に酸化物膜又は硫化物膜を含むことを特徴とする光電変換素子。 - 前記下部電極が金属膜の場合、前記中間層は、10nm以下 の酸化物膜又は硫化物膜を含み、前記下部電極が半導体膜の場合、前記中間層は、10nm以下の第2の金属膜と前記第2の金属膜上に10nm以下の酸化物膜又は硫化物膜を含む請求項1に記載の光電変換素子。
- 前記酸化物膜又は硫化物膜は、Mg、Ca、Al、Ti、TaとSrの中から選ばれる1種以上元素を含む酸化物又は硫化物の膜であることを特徴とする請求項1又は2に記載の光電変換素子。
- 前記第1の金属膜及び第2の金属膜は、Mo又はWを含む膜であることを特徴とする請求項1乃至3のいずれか1項に記載の光電変換素子。
- 前記半導体膜は、酸化インジウムスズ膜を少なくとも含むことを特徴とする請求項1乃至4のいずれか1項に記載の光電変換素子。
- 前記半導体膜は、酸化インジウムとSnO2及びTiO2のいずれか一方又は両方を積層させた膜であることを特徴とする請求項1乃至5のいずれか1項に記載の光電変換素子。
- 前記p型光吸収層は、カルコパイライト構造、スタンナイト構造又はケステライト構造を有する化合物半導体層であることを特徴とする請求項1乃至6のいずれか1項に記載の光電変換素子。
- 前記請求項1乃至7のいずれか1項に記載の光電変換素子を用いてなる太陽電池。
