Description
The present invention relates to a mounting apparatus for mounting a substrate, particularly a wafer, on a pattern side of a substrate having a pattern according to claim 1.
Such mounting devices are used in the semiconductor industry as a “chuck” for handling wafers, particularly when manufacturing electrical components in a wide variety of process steps. A wafer provided with individual component groups (patterns) is also called a product wafer. The key to each process step is to ensure that wafer handling is not a hindrance to wafer processing by fixing the wafer to the mounting apparatus so that it can be removed quickly, reliably and easily. Fixing the position of a product wafer having a pattern becomes more difficult as the wafer is thinner, and as the topography of components on the product wafer is more prominent or higher. It is desirable to avoid as much stress as possible on the wafer as much as possible so that the partially very expensive patterns present on the product wafer are not damaged. While there are a variety of solutions for positioning the unpatterned or flat side of the product wafer, there are a number of solutions for positioning the patterned side of the product wafer. Technical problems arise. For example, position fixing by static electricity has a problem. This is because the electrical circuit of the pattern can be destroyed by voltage peaks that may occur.
Furthermore, it is desirable to be able to handle the electrical pattern as little as possible and without impurities (eg by adhesive).
SUMMARY OF THE INVENTION Accordingly, it is an object of the present invention to provide a mounting device for mounting, handling, and fixing a substrate that enables quick and reliable, damage-free, reversible and easily controllable substrate mounting and positioning. It is in.
This problem is solved by the features of claim 1. Advantageous refinements of the invention are described in the dependent claims. Any combination of at least two of the features described in the specification, claims and / or drawings is included within the scope of the present invention. Within the stated range of values, values lying within the stated limit values are also clearly valid limit values and can be used in any combination.
The idea underlying the present invention is to improve the known vacuum chuck and draw the pattern of the substrate together into a fluid flow that sucks the substrate together, as uniform as possible across the entire pattern side of the substrate. It is in the point of enabling a suction action (suction pressure). In other words, the mounting device according to the invention allows a particularly linearly variable and uniform pressure on the product wafer so that the substrate can be mounted on the vacuum sample holder (mounting device) with the desired pressure. It has become. Advantageously, the pressure acting on the substrate can be controlled by changing the suction pressure in a linear manner. The pressure is defined by the suction area F 2.
Unlike vacuum chucks based on the prior art, the present invention assumes suction only within the annular surface outside the mounting surface of the mounting device, rather than supplying pressure entirely along the substrate. Absent. It has been found that a very uniform pressure distribution can be obtained along the mounting surface of the mounting device, especially at other than the suction surface, by the configuration of the present invention.
In an advantageous configuration of the invention, an outer annular surface, in particular formed as an annulus, extends from the periphery of the mounting surface towards the center M of the mounting surface, maximum or average ring width R is less than 1/2 of the diameter D 3 of the mounting surface, in particular less than 1/5, preferably less than 1/10, more preferably less than 1/100. As the ring width R is narrow if narrow compared to the diameter D 3 or the remaining mounting surface, the more and / or the peripheral portion or suction surface which acts on the circumferential surface of the substrate mounting surface is present if provided extensive The pressure distribution along the mounting surface (whole) is surprisingly uniform.
Hereinafter, from a plurality of area parameters, the i-te area obtained from the circular diameter D i in the circular plane F i is referred to as F i . j = 1. . Given N holes, F i is understood to be the sum of the areas of F ij holes.
Advantageously, the fluid flow is formed by a flow passage having the following parts: That is:
A number of suction passages, in particular formed as through-holes, ending in the suction surface F 2 in the mounting member;
- a suction passage, a fluid chamber connected to the passage end located opposite to the suction surface F 2, and - to connect the controllable suction device, at least one of which is provided in contact with the fluid chamber Pressure connection.
In this case, the
Suction surface F 2 is, if it is adjustable by particularly at least partially closes the part of the suction passage, a mounting apparatus, a wide variety of patterns / dimensions (height H of the particular pattern is important) Can be used for a wide variety of product substrates. The closing of the suction passage can be effected in particular by means of an advantageously individually controllable valve provided on / in the suction passage. As an alternative to this, what is considered in accordance with the present invention, the suction passage, the ends of the side opposite to the suction surface F 2, (so as to correspond to the outer annular surface) suction passage In other words, a rotatable disk having a plurality of openings is provided. In this way, the suction passage can be adjusted steplessly from fully open to fully closed by rotation of the rotatable disc. Thereby, all the suction passages can be adjusted steplessly at the same time.
In this case, it is particularly advantageous if the fluid chamber is formed from a fluid chamber member sealed and connected to the mounting member and the mounting member. That is, the fluid chamber can be easily manufactured by milling the fluid chamber member into a tank shape. The tank shape includes a particularly cylindrical notch with a diameter greater than the maximum spacing between the ends of the suction passage facing the fluid chamber. That is, the fluid chamber member is composed of an annular peripheral wall and an upper wall that defines the fluid chamber. The fluid chamber member is sealed and coupled to the mounting member by a coupling member, particularly a screw. Advantageously as a seal, an annular seal with a diameter larger than that of the fluid chamber is provided around the fluid chamber between the fluid chamber member and the mounting member.
In another advantageous configuration of the invention, the flow passage in the region of the fluid chamber has a flow cross-sectional area, in particular a suction surface F 2 , at least as large as the suction surface F 2 and / or the flow cross-section F 1 of the pressure connection. And / or a flow cross-sectional area which is at least 5 times, preferably 10 times, more preferably at least 20 times the flow cross section F 1 of the pressure connection. That is, the fluid chamber simultaneously serves as a buffer and a collecting space for the fluid flowing in from the suction passage.
More advantageously, the suction area F 2 has a mounting surface, or are selected substantially to correspond to the inflow area Z of the annular gap formed between the substrate mounted on the mounting surface, or adjustable is there. The annular gap has a height H defined by the height of the pattern of the substrate, and extends in a substantially cylindrical shape along the peripheral surface of the mounting surface or along the peripheral surface of the substrate. Therefore, the inflow area Z can be calculated at least approximately from the peripheral length and the height H of the substrate or the mounting surface.
In another advantageous configuration, a mounting surface is provided on the projection of the mounting member, the profile of this projection being approximately equal to the surface profile of the substrate to be processed, in particular between 200 mm and 450 mm, advantageously It is selected to just include the diameter D 3 of the mounting surface of 200mm or 300mm or 450 mm. With this configuration, the inflow area Z corresponds to a common outer contour between the mounting surface and the contoured substrate upper surface, so the inflow area Z is more strictly defined.
If the mounting surface, in particular the protrusion, is covered by a particularly elastic layer, the pattern present on the substrate is attached to the mounting surface on the one hand without being damaged, and on the other hand there is contamination (eg due to metal wear). Avoided.
In particular, a first group of at least 10, preferably at least 50, more preferably at least 100 inhalation passages are arranged along one common first circle on the outer annular surface, in particular with each other. By being located at equal intervals, the suction is further uniformed. This is because, by arranging the suction passages concentrically with respect to the center M of the suction surface or rotationally symmetrically with respect to the mounting member, a uniform fluid flow can be obtained particularly between the mounting surface and the substrate. This is because it is generated until it reaches the center M of the mounting surface.
In another aspect of the invention, the spacing between the suction passages is less than 1 mm, in particular less than 500 μm, preferably less than 250 μm, more preferably less than 150 μm.
In this case, in particular, the second group of at least 10 and preferably at least 20 suction passages are arranged offset with respect to the suction passages of the first group in particular, and the first group on the outer annular surface is arranged. It is particularly advantageous if they are located along one common second circle with a smaller radius than the circle, in particular concentric with respect to the center M and / or equidistant from one another. In this way, more suction passages are provided on the outer annular surface. The more suction passages provided, the smaller these suction passages may be formed, and It is done more uniformly and without damaging it. At the same time, by placing at least two groups on the outer annular surface, a higher stability of the mounting member is obtained. Thus, the number of suction passages upward is limited only by the minimum diameter of the suction passages and the dimensions of the mounting member. That is, the displaced holes replace one slit that may adversely affect the mechanical stability of the wafer edge.
In yet another aspect of the present invention, a change in the diameter D 2i of each suction passage, in particular an inflow area Z based on control, is conceivable.
If multiple method features are disclosed, they may be considered as disclosed as a method according to the present invention.
Further advantages, features and details of the invention are apparent from the following description of advantageous embodiments and from the drawings.
In the following, embodiments of the invention will be described in detail with reference to the drawings.
In the drawings, the same reference numerals are given to the same constituent members or constituent members having the same action.
The mounting device 1 shown in FIG. 1 a comprises a
The
Since the mounting
The
The
The first group of
The surface of the mounting
The plurality of
The ring width R of the outer
By continuously supplying negative pressure to the
It has been found that the cross-sectional area F 1 of the
Furthermore, the suction area F 2 is advantageously are selected substantially to correspond to the inlet area Z, the inflow area Z, based on the height of the
As long as the
The
That is, according to the present invention, the magnitude of the pressure acting on the
In another advantageous embodiment of the invention, it is envisaged that the
