Claims (20)
- 第1導電型半導体層と、
第2導電型半導体層と、
前記第1導電型半導体層と前記第2導電型半導体層との間の活性層と、を含み、
前記第2導電型半導体層は、前記活性層に隣接して位置し、互いに離隔した複数個のパターンからなる電子遮断領域を含む、発光素子。 - 前記電子遮断領域は、AlGaNの単一層、AlGaN/GaNまたはInAlGaN/GaNの複数層のいずれか一つを含んでなる、請求項1に記載の発光素子。
- 前記電子遮断領域は、周期的な形態でパターニングされた、請求項1又は2に記載の発光素子。
- 前記電子遮断領域をなす複数個のパターンのそれぞれは、50〜200nmの幅を有する、請求項1ないし3のいずれかに記載の発光素子。
- 前記電子遮断領域をなす複数個のパターンのそれぞれは、隣接したパターンと5〜50nm離隔した、請求項1ないし4のいずれかに記載の発光素子。
- 前記電子遮断領域を第1領域、隣接した第1領域間を第2領域とするとき、互いに接する第1領域の幅W1及び第2領域の幅W2の和W1+W2において第2領域が占める幅W2の比率が2.4〜50%である、請求項1ないし5のいずれかに記載の発光素子。
- 前記電子遮断領域を第1領域、隣接した第1領域間を第2領域とするとき、前記第2領域は、発光素子の断面積の5〜80%の面積を占める、請求項1ないし6のいずれかに記載の発光素子。
- 前記電子遮断領域を第1領域、隣接した第1領域間を第2領域とするとき、前記第2領域は、前記第1領域よりもエネルギーバンドギャップが小さい、請求項1ないし7のいずれかに記載の発光素子。
- 前記第2導電型半導体層上に透明電極層をさらに含む、請求項1ないし8のいずれかに記載の発光素子。
- 第1導電型半導体層と、
第2導電型半導体層と、
前記第1導電型半導体層と前記第2導電型半導体層との間の活性層と、を含み、
前記第2導電型半導体層は、前記活性層に隣接して位置する電子遮断層と、前記電子遮断層上の第2導電型クラッド層とを含み、前記電子遮断層は、互いに離隔した複数個のパターンからなる第1領域と、隣接した第1領域間の第2領域とを含み、前記第1領域と前記第2領域は、互いに異なるエネルギーバンドギャップを有する物質からなる、発光素子。 - 前記第1領域は電子遮断領域で、前記第2領域は正孔注入領域である、請求項10に記載の発光素子。
- 前記第2領域は、前記第2導電型クラッド層と同一の組成の物質を含む、請求項10又は11に記載の発光素子。
- 第1導電型半導体層と、
第2導電型半導体層と、
前記第1導電型半導体層と前記第2導電型半導体層との間の活性層と、を含み、
前記第2導電型半導体層は、前記活性層に隣接して位置する電子遮断層と、前記電子遮断層上の第2導電型クラッド層とを含み、前記電子遮断層は、互いに離隔した複数個のパターンからなる第1領域と、隣接した第1領域間の第2領域とを含み、
前記第2領域は、前記活性層に隣接した第2−1層と、前記第2導電型クラッド層に隣接した第2−2層とを含む、発光素子。 - 前記第2−1層は、前記第1領域と同一の組成の物質を含む、請求項13に記載の発光素子。
- 前記第2−2層は、前記第2導電型クラッド層と同一の組成の物質を含む、請求項13又は14に記載の発光素子。
- 前記第2−1層は、前記第1領域よりも薄く形成された、請求項13ないし15のいずれかに記載の発光素子。
- 前記第2−1層は、前記活性層と接する一面が、前記第1領域において前記活性層と接する一面と同一面上に位置する、請求項13ないし16のいずれかに記載の発光素子。
- 前記第2−1層は、1〜20nmの厚さに形成された、請求項13ないし17のいずれかに記載の発光素子。
- 前記第2−1層は、前記第1領域の厚さの10〜50%の厚さに形成された、請求項13ないし18のいずれかに記載の発光素子。
- 前記第2−1層と前記第1領域は、互いに異なるエネルギーバンドギャップを有する物質からなる、請求項13ないし19のいずれかに記載の発光素子。
