Abstract
Description
本発明でダイボンディング部の接着層は、パッケージ内でチップと基板との間で撓みの防止と応力緩和の両方の特性を満たさなければならない。チップの熱膨張係数(CTE)は4ppm/℃であり、基板の場合は10〜15ppm/℃であるので、CTE差による撓み及び高温信頼性時に引き裂きが発生され得る。
本発明に使われる、a)熱硬化性多官能エポキシ樹脂は、主鎖内に2個以上のエポキシ基を含有し、ガラス転移温度が50℃以上の樹脂であれば、制限がなく使用することができ、例えばエポキシの骨格をなす主鎖内に芳香族構造の繰り返し単位を含むエポキシ樹脂を使用することができる。前記ガラス転移温度が50℃未満の場合には接着フィルムのタック(tack)が大きくなり取扱性が不良になり、ダイシングテープとの剥離性も落ちるおそれがある。
本発明で使われる、b)低弾性高分子量樹脂は、ガラス転移温度が50℃以下であり、高分子量で硬化前に、破壊などがなくフィルム状に保持でき、硬化工程中に、a)熱硬化性多官能エポキシ樹脂又は後述するc)硬化剤と架橋構造を形成し、架橋体になった後にも粘弾性を有する樹脂であれば制限なく使用することができる。また、フィルム状に形成される前であるワニス状態で、a)熱硬化性多官能エポキシ樹脂及びc)硬化剤と相溶性を有していなければならず、相分離などが進行されない等の貯蔵安定性がなければならない。
前記ダイボンディング部の接着層は、さらに硬化剤を含んでいてもよい。本発明で使われるc)硬化剤は、前記a)熱硬化性多官能エポキシ樹脂及び/又は前記b)低弾性高分子量樹脂と反応して架橋構造を形成する樹脂であれば、その種類が特に制限されないが、ソフトセグメントをなすb)低弾性高分子量樹脂とハードセグメントをなすa)熱硬化性多官能エポキシ樹脂とがそれぞれ架橋構造をなして接着硬化物の耐熱性を向上させ、同時にa)多官能エポキシ樹脂とb)低弾性高分子量樹脂の界面で2樹脂間の連結の輪として機能し、半導体パッケージの信頼性を顕著に向上させる側面から、前記a)熱硬化性多官能エポキシ樹脂及び前記b)低弾性高分子量樹脂の両方と反応して架橋構造を形成する樹脂が好ましい。
前記ダイボンディング部の接着層は、さらに硬化促進剤を含んでいてもよい。本発明に使われる硬化促進剤の種類は特に制限されなく、イミダゾール類、トリフェニルホスフィン(TPP)、又は第3級アミン類などが挙げられる。イミダゾール類硬化促進剤は、2−メチルイミダゾール(2MZ)、2−エチル−4−メチルイミダゾール(2E4MZ)、2−フェニルイミダゾール(2PZ)、1−シアノエチル−2−フェニルイミダゾール(2PZ−CN)、2−ウンデシルイミダゾール(C11Z)、2−ヘプタデシルイミダゾール(C17Z)、又は1−シアノエチル−2−フェニルイミダゾールトリメタレート(2PZ−CNS)などが挙げられ、これらを単独又は2種以上混合して使用することができる
前記ダイボンディング部の接着層は、さらに充填材を含んでいてもよい。充填材を含むことによって、取扱性向上、耐熱性向上、溶融粘度調整が可能になる。前記充填材の種類としては有機充填材及び無機充填材が挙げられるが、特性の側面で無機充填材がより好ましい。前記無機充填材は特に制限されないが、シリカ、水酸化アルミニウム、炭酸カルシウム、水酸化マグネシウム、酸化アルミニウム、タルク、窒化アルミニウムなどが好ましい。
本発明のダイシング・ダイボンディングフィルムのダイボンディング部は、接着層の一面に保護フィルムを含むことが好ましい。また前記保護フィルムは離型処理されたものが好ましい。
本発明のダイシング・ダイボンディングフィルムのダイボンディング部は、前記成分を溶剤に溶解又は分散して樹脂ワニスを製造する工程;前記樹脂ワニスを離型処理された保護フィルムに塗布する工程;及び前記保護フィルムを加熱して溶剤を除去する工程:によって製造することができる。
本発明のダイシング部の粘着層は、ダイシング時にはウエハーリングとウエハーを固定して個片化過程中のチップの飛散を防止し、この後、熱及び/又は放射線によって粘着力が喪失され、ピックアップ工程が円滑に行える粘着剤であれば特に制限なく使用することができるが、一般的にアクリル系共重合体を使用することができる。
芳香族系エポキシ樹脂(ノボラック型エポキシ樹脂、軟化点80℃)20重量部、エポキシ樹脂の硬化剤としてフェノール樹脂(フェノールノボラック樹脂、軟化点90℃)10重量部、エポキシ基含有アクリル共重合体(SA−55、LG化学製、Tg=5℃、重量平均分子量500,000)70重量部、硬化促進剤(2−フェニル−4−メチルイミダゾール(2P4MZ))0.3重量部、充填剤としてシリカ(溶融シリカ、平均粒径75nm)10重量部からなる組成物をメチルエチルケトンに撹拌混合し、ワニスを製造した。
エポキシ基含有アクリル共重合体(SA−05、LG化学製、Tg=0℃、重量平均分子量500,000)70重量部、充填剤としてシリカ(溶融シリカ、平均粒径75nm)20重量部にしたことを除いては実施例1と同様にして樹脂を製造し、接着フィルムを製作した。
エポキシ基含有アクリル共重合体(SA−34、LG化学製、Tg=20℃、重量平均分子量300,000)70重量部、充填剤としてシリカ(溶融シリカ、平均粒径75nm)5重量部にしたことを除いては実施例1と同様にして樹脂を製造し、接着フィルムを製作した。
芳香族系エポキシ樹脂(ノボラック型エポキシ樹脂、軟化点80℃)33重量部、エポキシ樹脂の硬化剤としてフェノール樹脂(フェノールノボラック樹脂、軟化点90℃)17重量部、エポキシ基含有アクリル共重合体(SA−55、LG化学製、Tg=5℃、重量平均分子量500,000)50重量部、充填剤としてシリカ(溶融シリカ、平均粒径75nm)5重量部にしたことを除いては実施例1と同様にして樹脂を製造し、接着フィルムを製作した。
芳香族系エポキシ樹脂(ノボラック型エポキシ樹脂、軟化点80℃)20重量部、エポキシ樹脂の硬化剤としてフェノール樹脂(フェノールノボラック樹脂、軟化点90℃)10重量部、エポキシ基含有アクリル共重合体(SA−34、LG化学製、Tg=20℃、重量平均分子量300,000)70重量部、硬化促進剤(2−フェニル−4−メチルイミダゾール(2P4MZ))0.3重量部、充填剤としてシリカ(溶融シリカ、平均粒径75nm)20重量部からなる組成物を、メチルエチルケトンに撹拌混合してワニスを製造した。これを用いて実施例1の方法でダイシング・ダイボンディングフィルムを製造した。
充填剤を添加しないことを除いて、実施例1と同様にしてダイシング・ダイボンディングフィルムを製造した。
実施例1で製造した接着フィルムをラミネーター(富士ソク社製)を利用してSUS304に対する180℃粘着力が400gf/inchのダイシングテープとラミネートして半導体用ダイシング・ダイボンディングフィルムを得た。
実施例1で製造した接着フィルムをラミネーター(富士ソク社製)を利用してSUS304に対する180℃粘着力が50gf/inchのダイシングテープとラミネートして半導体用ダイシング・ダイボンディングフィルムを得た。
実施例1〜4及び比較例1〜4のダイシング・ダイボンディングフィルムに対して、下記項目の物性を測定し、評価結果を下記表1に示した。
50℃に維持されるテープマウンタ(tape mounter)(DS Precision Ind.)を用いて8インチシリコンウエハーに、製作したA−ステージ状態の接着フィルムを10秒かけて接着した。裏面付着性は接着後にボイドの有無で評価した。
接着フィルムを一定方向に15(W)×45(L)mmの大きさに切断して用意した。TA(Texture Analysis)を利用してサンプルの測定部が長手方向に25mmになるようにジグを利用して両端を固定させた後、12.8mm/分の条件で引っ張りながら測定した。
ダイシング・ダイボンディングフィルムを25(W)×150(L)mmの大きさに切断して用意した。用意されたフィルムを、ウエハーに接着フィルムと接触するように50℃ホットロールラミネーターを利用して接着した。TA(Texture Analysis)を利用して300mm/分の条件で180゜剥離強度を測定した。
ダイシング・ダイボンディングフィルムを25(W)×150(L)mmの大きさに切断して用意した。用意されたフィルムのダイボンディング接着部をガラス板に固定させた後、TA(Texture Analysis)を利用してダイシングフィルムを引っ張り、300mm/分の条件で180゜剥離強度を測定した。
100μmのウエハーとウエハーリングにマウンタを利用して50℃でダイシング・ダイボンディングフィルムを接着した。NeonTech社のダイシング装備を利用してrpm40000、送り速度(feeding speed)20mm/秒、チップサイズ2mm×2mmにダイシング後、チップの飛散の有無及びバリが発生された個片化されたチップの個数%を確認した。
ダイシング後、接着層が付着された個片化されたチップをダイシングテープからピックアップし、ピックアップ不良が発生しないものを良好、1個でも発生したものを不良とした。
接着フィルムでチップをPCB基板に接着後、耐温度サイクル(−55℃で15分間放置し、125℃雰囲気で15分間放置する工程を1サイクルとする)を5サイクル実施し、恒温恒湿チャンバー85℃/85%の条件で72時間放置した後、サンプル表面の最高温度が260℃で20秒間維持されるように温度設定したIRリフローにサンプルを通過させ、室温に放置して冷却する処理を3回繰り返し、サンプル中のクラックを超音波顕微鏡で観察した。剥離やクラックなどの破壊が発生しないものを良好、1個以上発生したものを不良とした。

Claims (29)
- ウエハーと接着する接着層を含むダイボンディング部;及び
粘着層を含むダイシング部を含み、
ウエハーとダイボンディング部の接着層と間の接着力(X)及びダイボンディング部とダイシング部の粘着層と間の粘着力(Y)の割合[(X)/(Y)]が0.15〜1であり、前記ダイボンディング部の接着層の室温貯蔵弾性率が100〜1000MPaであるダイシング・ダイボンディングフィルム。 - 前記ウエハーとダイボンディング部の接着層と間の接着力(X)が20gf以上である、請求項1に記載のダイシング・ダイボンディングフィルム。
- 前記ダイボンディング部の接着層は、a)熱硬化性多官能エポキシ樹脂;及びb)低弾性高分子量樹脂とを含む、請求項1に記載のダイシング・ダイボンディングフィルム。
- 前記a)熱硬化性多官能エポキシ樹脂は、主鎖内に少なくとも2個以上のエポキシ基を含有し、ガラス転移温度が50℃以上である、請求項3に記載のダイシング・ダイボンディングフィルム。
- 前記a)熱硬化性多官能エポキシ樹脂は、平均エポキシ当量が、180〜1,000である、請求項3に記載のダイシング・ダイボンディングフィルム。
- 前記a)熱硬化性多官能エポキシ樹脂は、クレゾールノボラックエポキシ樹脂、ビスフェノールA型ノボラックエポキシ樹脂、フェノールノボラックエポキシ樹脂、4官能性エポキシ樹脂、ビフェニル型エポキシ樹脂、トリフェノールメタン型エポキシ樹脂、アルキル変性トリフェノールメタンエポキシ樹脂、ナフタレン型エポキシ樹脂、ジシクロペンタジエン型エポキシ樹脂、及びジシクロペンタジエン変性フェノール型エポキシ樹脂よりなる群から選択される一つ以上である、請求項3に記載のダイシング・ダイボンディングフィルム。
- 前記a)熱硬化性多官能エポキシ樹脂の軟化点は、50〜100℃である、請求項3に記載のダイシング・ダイボンディングフィルム。
- 前記b)低弾性高分子量樹脂は、ガラス転移温度が50℃以下である、請求項3に記載のダイシング・ダイボンディングフィルム。
- 前記b)低弾性高分子量樹脂の重量平均分子量は、100,000〜2,500,000である、請求項3に記載のダイシング・ダイボンディングフィルム。
- 前記b)低弾性高分子量樹脂は、カルボキシル基が含有されているニトリルブタジエンゴム;高分子量の脂肪族エポキシ;ゴム変性エポキシ;グリシジル基、カルボキシル基、ヒドロキシル基又はアミン基を含有するアクリル共重合体;及びマレイン酸変性スチレンエチレンブタジエンスチレン共重合体;よりなる群から選択される一つ以上である、請求項3に記載のダイシング・ダイボンディングフィルム。
- 前記ダイボンディング部の接着層は、さらに硬化剤を含む、請求項3に記載のダイシング・ダイボンディングフィルム。
- 前記硬化剤が、多官能フェノール樹脂である、請求項11に記載のダイシング・ダイボンディングフィルム。
- 前記多官能フェノール樹脂は、水酸基当量が100〜1,000である、請求項12に記載のダイシング・ダイボンディングフィルム。
- 前記多官能フェノール樹脂は、ビスフェノールA樹脂、フェノールノボラック樹脂、クレゾールノボラック樹脂、ビスフェノールAノボラック樹脂、フェノールアラルキル樹脂、多官能ノボラック、ジシクロペンタジエンフェノールノボラック樹脂、アミノトリアジンフェノールノボラック樹脂、ポリブタジエンフェノールノボラック樹脂、及びビフェニルタイプ樹脂よりなる群から選択される一つ以上である、請求項12に記載のダイシング・ダイボンディングフィルム。
- 前記硬化剤は軟化点が、50〜150℃である、請求項11に記載のダイシング・ダイボンディングフィルム。
- 前記硬化剤は、前記a)熱硬化性多官能エポキシ樹脂の当量対比0.4〜2当量である、請求項11に記載のダイシング・ダイボンディングフィルム。
- 前記ダイボンディング部の接着層は、さらに硬化促進剤を含む、請求項3に記載のダイシング・ダイボンディングフィルム。
- 前記硬化促進剤は、2−メチルイミダゾール(2MZ)、2−エチル−4−メチルイミダゾール(2E4MZ)、2−フェニルイミダゾール(2PZ)、1−シアノエチル−2−フェニルイミダゾール(2PZ−CN)、2−ウンデシルイミダゾール(C11Z)、2−ヘプタデシルイミダゾール(C17Z)、及び1−シアノエチル−2−フェニルイミダゾールトリメタレート(2PZ−CNS)よりなる群から選択される一つ以上である、請求項17に記載のダイシング・ダイボンディングフィルム。
- 前記硬化促進剤は、含量が、a)熱硬化性多官能エポキシ樹脂及びb)低弾性高分子量樹脂の重量和100重量部に対して、0.1〜10重量部である、請求項17に記載のダイシング・ダイボンディングフィルム。
- 前記ダイボンディング部の接着層は、さらに無機充填剤を含む、請求項3に記載のダイシング・ダイボンディングフィルム。
- 前記ダイボンディング部は、さらに保護フィルムを含む、請求項1に記載のダイシング・ダイボンディングフィルム。
- 前記ダイシング部の粘着層は、アクリル系共重合体を含む、請求項1に記載のダイシング・ダイボンディングフィルム。
- 前記アクリル系共重合体は、炭素数1〜12のアルキル基を有する(メタ)アクリル酸エステル系単量体及び架橋性官能基含有単量体が共重合されて得られる、請求項22に記載のダイシング・ダイボンディングフィルム。
- 前記炭素数1〜12のアルキル基を有する(メタ)アクリル酸エステル系単量体は、メチル(メタ)アクリレート、エチル(メタ)アクリレート、n−プロピル(メタ)アクリレート、イソプロピル(メタ)アクリレート、ブチル(メタ)アクリレート、t−ブチル(メタ)アクリレート、ペンチル(メタ)アクリレート、2−エチルヘキシル(メタ)アクリレート、n−オクチルメタアクリレート、及びn−テトラデシルメタアクリレートよりなる群から選択される一つ以上である、請求項23に記載のダイシング・ダイボンディングフィルム。
- 前記架橋性官能基含有単量体は、2−ヒドロキシエチル(メタ)アクリレート、2−ヒドロキシプロピル(メタ)アクリレート、4−ヒドロキシブチル(メタ)アクリレート、6−ヒドロキシヘキシル(メタ)アクリレート、2−ヒドロキシエチレングリコール(メタ)アクリレート、2−ヒドロキシプロピレングリコール(メタ)アクリレート、(メタ)アクリル酸、マレイン酸、フマル酸、アクリルアミド、N−ビニルピロリドン、及びN−ビニルカプロラクタムよりなる群から選択される一つ以上である、請求項23に記載のダイシング・ダイボンディングフィルム。
- 前記ダイシング部の粘着層が、多官能性架橋剤を含む、請求項22に記載のダイシング・ダイボンディングフィルム。
- 前記ダイシング部が、基材フィルムを含む、請求項1に記載のダイシング・ダイボンディングフィルム。
- 請求項1〜27のいずれか1項に記載のダイシング・ダイボンディングフィルムの接着層が、ウエハーの一面に付着され、前記ダイシング・ダイボンディングフィルムの粘着層がウエハーリングフレームに固定されている半導体ウエハー。
- 配線基板;
前記配線基板のチップ搭載面に接着されている請求項1〜27のいずれか1項に記載の接着フィルム;及び
前記接着フィルム上に搭載された半導体チップを含む半導体装置。
