Abstract
【課題】 半導体レーザの前方光を監視して温度変化や経年変化があっても常に正確に半導体レーザのパワーを制御するための前方光モニタ用の暗電流の小さいフォトダイオードを提供すること。
【解決手段】 InP窓層或いはInP基板の上に、SiON層をプラズマCVD法で設け、その上にAl2O3/Siの交互膜あるいはAl2O3/TiO2の交互膜をイオンアシスト電子ビーム蒸着法で形成し、半導体レーザの45゜入射光に対して、反射率を0.8〜0.9にし、InP層まで透過してくる光のパワーを0.1〜0.2にした。

本発明の受光素子は半導体レーザの光路の途中に45゜の角度をなすように設けられ半導体レーザの前方光の一部を吸収し大部分の光を反射するようにしている。半導体レーザの前方光のパワーを直接にモニタすることができる。温度変化や経年変化によって前方光と後方光の比率が変動しても正しく前方光のパワーをモニタすることができる。そのために半導体レーザ光量をより正確に制御することができる。

0層=空気、1層=Al2O3、2層=TiO2、3層=Al2O3、4層=TiO2、5層=Al2O3、6層=SiON、7層下地=InPとする。
屈折率の関係から、透過項を最小にするには、最上層Al2O3は0.01〜0.05波長か斜め半波長厚み(λcosθ/2n)、2層のTiO2は斜め1/4波長厚み(λcosθ/4n)、3層のAl2O3は斜め1/4波長厚み、4層のTiO2は1/4波長厚み、5層のAl2O3は斜め1/4波長厚み、6層のSiONは斜め1/2波長厚みである。以下例4と同様に計算する。InPまで透過する光量のパワーは0.098である。これは所定の範囲0.1〜0.2より小さいが膜厚を上の透過最小値から少しずらすことによって範囲に含まれるようにでき目的に適合している。優良な組み合わせである。
これまではAl2O3/TiO2と言う順であったが、反対にしてTiO2/Al2O3にしてみる。4層透過項を最小にするのは、TiO2、Al2O3、TiO2、SiONともに斜め1/4波長厚みである。
以下同様に計算する。
InPまで透過する光量のパワーは0.095である。これは所定の範囲0.1〜0.2より少し小さいが膜厚を少しずらせると必ず透過光が増えるので膜厚をずらせば良い。目的に適合している。余裕があって優良な組み合わせである。
0層=空気、1層=Al2O3、2層=Si、3層=Al2O3、4層=SiON、5層下地=InPとする。屈折率の関係から、透過項を最小にするには、最上層Al2O3は0.01〜0.05波長か斜め半波長厚み(λcosθ/2n)、2層のSiは斜め1/4波長厚み(λcosθ/4n)、3層のAl2O3は斜め1/4波長厚み、4層のSiONは斜め1/2波長厚みである

同様に計算する。InPまで透過する光量のパワーは0.249である。これは所定の範囲0.1〜0.2より大きいし厚みを変えるとそれより更に大きくなるので不適である。

この4層透過項を最小にするのは、TiO2、Al2O3、TiO2、SiONともに斜め1/4波長厚みである。
本発明の実施例1に係るフォトダイオードは、Al2O3/Si交互膜を有し斜め入射半導体レーザに対し80〜90%の高反射率反射面を持つ。それによって半導体レーザの前方光の大部分を反射し、一部を吸収して半導体レーザの前方光のパワーを感受し、半導体レーザのパワーをより精密に制御できるようにしたものである。

Claims (8)
- InP基板と、InP基板の上に設けられたn−InP層と、n−InP層の上に設けられたInGaAs受光層あるいはInGaAsP受光層と、受光層の上に設けられたn−InP窓層と、窓層から受光層の半ばに至るよう形成されたp領域とを含む受光素子において、InP窓層の上にSiON膜とAl2O3/Si交互膜とよりなる高反射膜を設けてあり、上面において45゜入射のレーザ光の80%〜90%を反射し、20%〜10%を吸収してそのパワーを検出することを特徴とする受光素子。
- 高反射膜が四層構造よりなり、外側から順にAl2O3/Si/Al2O3/SiON/InPの順であって、1層のAl2O3の厚みは0.01λ〜0.05λ(λ:波長)か0.214λ〜0.267λ或いは0.273λ〜0.326λであり、2層のSiの厚みは0.055λ〜0.069λ或いは0.071λ〜0.085λであり、3層のAl2O3の厚みは0.107λ〜0.134λ或いは0.136λ〜0.163λであり、4層のSiONの厚みは0.202λ〜0.253λ或いは0.259〜0.310λでありS波のレ−ザ光の80%〜90%を反射し、20%〜10%を吸収することを特徴とする請求項1に記載の受光素子。
- 高反射膜が六層構造よりなり、外側から順にAl2O3/Si/Al2O3/Si/Al2O3/SiON/InPの順であって、1層のAl2O3の厚みは0.01λ〜0.05λ(λ:波長)か0.164λ〜0.204λ或いは0.336λ〜0.376λであり、2層のSiの厚みは0.043λ〜0.053λ或いは0.087λ〜0.097λであり、3層のAl2O3の厚みは0.082λ〜0.102λ或いは0.168λ〜0.188λであり、4層のSiの厚みは0.043λ〜0.053λ或いは0.087λ〜0.097λであり、5層のAl2O3の厚みは0.082λ〜0.102λ或いは0.168λ〜0.188λであり、6層のSiONの厚みは0.156λ〜0.194λ或いは0.318λ〜0.356λでありS波のレ−ザ光の80%〜90%を反射し、20%〜10%を吸収することを特徴とする請求項1に記載の受光素子。
- 高反射膜が六層構造よりなり、外側から順にAl2O3/Si/Al2O3/Si/Al2O3/SiON/InPの順であって、1層のAl2O3の厚みは0.01λ〜0.05λ(λ:波長)か0.202λ〜0.244λ或いは0.296λ〜0.338λであり、2層のSiの厚みは0.052λ〜0.063λ或いは0.077λ〜0.088λであり、3層のAl2O3の厚みは0.101λ〜0.122λ或いは0.148λ〜0.169λであり、4層のSiの厚みは0.052λ〜0.063λ或いは0.077λ〜0.088λであり、5層のAl2O3の厚みは0.101λ〜0.122λ或いは0.148λ〜0.169λであり、6層のSiONの厚みは0.191λ〜0.231λ或いは0.281λ〜0.321λでありP波のレ−ザ光の80%〜90%を反射し、20%〜10%を吸収することを特徴とする請求項1に記載の受光素子。
- InP基板と、InP基板の上に設けられたn−InP層と、n−InP層の上に設けられたInGaAs受光層あるいはInGaAsP受光層と、受光層の上に設けられたn−InP窓層と、窓層から受光層の半ばに至るよう形成されたp領域とを含む受光素子において、InP窓層の上にSiON膜とAl2O3/TiO2交互膜とよりなる高反射膜を設けてあり、上面において45゜入射のレーザ光の80%〜90%を反射し、20%〜10%を吸収してそのパワーを検出することを特徴とする受光素子。
- 高反射膜が五層構造よりなり、外側から順にAl2O3/TiO2/Al2O3/TiO2/SiON/InPの順であって、1層のAl2O3の厚みは0.01λ〜0.05λ(λ:波長)か0.232〜0.308λであり、2層のTiO2の厚みは0.089λ〜0.117λであり、3層のAl2O3の厚みは0.116λ〜0.154λであり、4層のTiO2の厚みは0.089λ〜0.117λであり、5層のSiONの厚みは0.110λ〜0.146λでありS波のレ−ザ光の80%〜90%を反射し、20%〜10%を吸収することを特徴とする請求項5に記載の受光素子。
- 高反射膜が六層構造よりなり、外側から順にAl2O3/TiO2/Al2O3/TiO2/Al2O3/SiON/InPの順であって、1層のAl2O3の厚みは0.01λ〜0.05λ(λ:波長)か0.223λ〜0.269λ或いは0.271λ〜0.317λであり、2層のTiO2の厚みは0.085λ〜0.102λ或いは0.104λ〜0.121λであり、3層のAl2O3の厚みは0.112λ〜0.134λ或いは0.136λ〜0.158λであり、4層のTiO2の厚みは0.085λ〜0.102λ或いは0.104λ〜0.121λであり、5層のAl2O3の厚みは0.112λ〜0.134λ或いは0.136λ〜0.158λであり、6層のSiONの厚みは0.211λ〜0.255或いは0.257λ〜0.301λでありS波のレ−ザ光の80%〜90%を反射し、20%〜10%を吸収することを特徴とする請求項5に記載の受光素子。
- 高反射膜が四層構造よりなり、外側から順にTiO2/Al2O3/TiO2/SiON/InPの順であって、1層のTiO2の厚みは0.083λ〜0.123λであり、2層のAl2O3の厚みは0.108λ〜0.162λであり、3層のTiO2の厚みは0.083λ〜0.123λであり、4層のSiONの厚みは0.103λ〜0.153λでありS波のレ−ザ光の80%〜90%を反射し、20%〜10%を吸収することを特徴とする請求項5に記載の受光素子。
