Abstract
【解決手段】 半導体発光装置1は、パターン11が形成された基板10と、基板10上に配設されて電極22を備えるサブマウント20と、サブマウント20上に配設されて電極22と電気的に接続されたLED素子30とを備えている。パターン11と電極22とは、Auワイヤ50によって電気的に接続されている。
ここで、電極22との接合部におけるAuワイヤ50の方向と、基板10の法線n1とのなす角αは、パターン11との接合部におけるAuワイヤ50の方向と、基板10の法線n2とのなす角βよりも大きくなるようにAuワイヤ50が接合されており、Auワイヤ50の基板10からの高さH1は、LED素子30の基板10からの高さH2よりも低くなっている。

Description
フリップチップ実装は、実装領域を小さくすることができるので、装置の小型化をはかることができる。
そこで、図7に示すようなサブマウント方式とすることによって、基板110にLED素子130を搭載したサブマウント120を実装する前に、LED素子130がサブマウントに確実にフリップチップ実装がされているか否かを検査し、当該検査に合格したもののみを基板110に実装することができるので、半導体発光装置の製造歩留まりを向上させることができるとともに、質の高い半導体発光装置を提供することができる。
このとき、LED素子130から光が放射される主領域に金属ワイヤ150が存在することになるので、LED素子130から発せられた光が金属ワイヤ150によって遮られて、配光分布が不均一になり、照度むらが生じるという問題がある。
上記目的を達成するために、本発明に係る他の半導体発光装置は、第1の導体パターンが形成された基板と、前記基板上に配設され、第2の導体パターンが形成されたサブマウントと、前記サブマウント上に配設され、前記第2の導体パターンと電気的に接続された半導体発光素子と、前記半導体発光素子を覆うように前記サブマウント上に配設され、前記半導体発光素子の発光波長を他の波長に変換する蛍光物質含有樹脂とを備え、前記第1の導体パターンと前記第2の導体パターンとは、金属ワイヤによって電気的に接続されている発光装置であって、前記金属ワイヤのうち前記基板から最も距離が離れている部分の前記基板からの高さは、前記蛍光物質含有樹脂のうち前記基板から最も距離が離れている部分の前記基板面からの高さよりも低いことを特徴としている。
上記の他の半導体発光装置において、前記金属ワイヤのうち前記基板から最も距離が離れている部分の前記基板面からの高さは、前記半導体発光素子のうち前記基板から最も距離が離れている部分の前記基板からの高さよりも低いことが望ましい。
上記構成において、前記第2の導体パターンとの接合部における前記金属ワイヤの方向と、前記基板の法線とのなす角は、前記第1の導体パターンとの接合部における前記金属ワイヤの方向と、前記基板の法線とのなす角よりも大きいことが望ましい。なお、「金属ワイヤの方向と、基板の法線とのなす角」は、金属ワイヤの方向と基板の法線とによってなされる角のうち、小さい方の角をさすものとする。
また、 前記金属ワイヤの一端にはイニシャルボールが形成されており、当該イニシャルボールと第1の導体パターンとが接合されていることが望ましい。
詳細については後述するが、製造工程において、金属ワイヤのイニシャルボール(金属塊)を接合した後は、接合面に対してある程度の長さだけ金属ワイヤを垂直に延伸させる必要があり、そのため、金属ワイヤの湾曲部は接合面に対して、所定の高さを必ず有することになる。ここで、イニシャルボールが半導体発光素子側にあると、金属ワイヤのうち基板から最も距離が離れている部分の基板からの高さが、半導体発光素子のうち最も基板から距離が離れている部分の基板からの高さよりも高くなりやすいので、イニシャルボールは基板側に接合されていることが好適である。
金属ワイヤをこのような形状にすることによって、金属ワイヤとサブマウントとが、接合部以外で接触しにくくなるとともに、金属ワイヤの耐性を高めることができる。
上記目的を達成するために、本発明に係る半導体発光装置の製造方法は、第1の導体パターンが形成された基板と、前記基板上に配設され、第2の導体パターンが形成されたサブマウントと、前記サブマウント上に配設され、前記第2の導体パターンと電気的に接続された半導体発光素子とを備え、前記第1の導体パターンと前記第2の導体パターンとは、金属ワイヤによって電気的に接続されている半導体発光装置を製造する半導体発光装置の製造方法であって、金属ワイヤの一端にイニシャルボールを形成する形成ステップと、前記第1の導体パターンに、前記金属ワイヤの一端の前記イニシャルボールを接合する第1の接合ステップと、前記第2の導体パターンに、前記金属ワイヤの他端を接合する第2の接合ステップとを含み、前記第2の接合ステップは、前記第1の接合ステップが行われた後に実行されることを特徴としている。
<第1の実施の形態>
1−1.(LED装置の構成)
図1を参照しながら、第1の実施の形態に係るLED装置の構成について説明する。図1は、第1の実施の形態に係るLED装置1の構成を示す図である。
基板10は、例えば、エポキシ樹脂等の絶縁性材料からなり、Cuからなるパターン11、12が形成されている。
図2を参照しながら、サブマウント20の構成について説明する。図2は、サブマウント20の構成を示す図であって、図2(a)はサブマウント20の平面図であり、図2(b)は、図2(a)においてQ方向からサブマウント20を見たときの側面図である。
LED素子30は、サファイア基板31と、半導体積層部32と、p側電極33と、n側電極34とを備えている。
半導体積層部32では、サファイア基板31上に、AlNバッファ層31Aを介して、n型GaN層321が積層されている。下段部30Lにおいては、n型GaN層32Aの表面にAlからなるn側電極34が形成されている。上段部30Uにおいては、n型GaN層321の上に、n型AlGaN層322と、InGaN及びGaNからなる青色の光を発するMQW層323と、p型AlGaN層324と、p型GaN層325とが順に積層されている。そして、p型GaN層325の上面には、Ag、Ti、Auからなるp側電極33が形成されている。
LED素子30は、p側電極33、n側電極34がそれぞれ、サブマウント20のn側電極23、p側電極22、と対向するように配設され、金属バンプ41、42によって電気的に接続されている。
図4は、LED装置1の等価回路を示す回路図である。
図4に示すように、LED装置1は、ツェナーダイオードとして機能するサブマウント20(以下、「ツェナーダイオード20」とも表記する。)とLED素子30とを逆極性の関係で並列に接続、つまり互いのp側電極とn側電極とのうち逆極性の電極同士を接続している。LED素子30に外部から高電圧が印加されない構成となっている。また、LED素子30のp側には、ツェナーダイオード20のn型シリコン基板21の抵抗性分が直列につながり、小さな値であるが保護抵抗Rとして働く。
つぎに図5を参照しながら、Auワイヤ50の形態について説明する。図5は、LED装置1の構成を示す図であって、特に、Auワイヤ50の形態を説明するための図である。
Auワイヤ50は、パターン11との接合部11Bにおいて、基板10に対して略垂直に立ち上がり、サブマウント20の基板10からの高さよりも高い位置で湾曲して、p側電極22との接合部に直線的に降りていく形状で接続されている。
これにより、LED素子30から発せられる光が、Auワイヤ50によって遮光されないので、LED装置1の配光分布が改善される。
また、図5に示すように、Auワイヤ50の一端には、後述するイニシャルボール51が形成されており、イニシャルボール51とパターン11とが接合されていることが好適である。後述するワイヤボンディング工程において、Auワイヤのイニシャルボールを接合した後は、接合面に対してある程度の長さだけAuワイヤを垂直に延伸させる必要があり、そのため、Auワイヤの湾曲部は接合面に対して、所定の高さを必ず有することになる。ここで、イニシャルボールがサブマウント20上にあると、Auワイヤのうち基板から最も距離が離れている部分の基板からの高さが、LED素子30のうち最も基板から距離が離れている部分の基板からの高さよりも高くなりやすいので、イニシャルボール51はパターン11と接合されて、基板側に位置していることが好適である。
つづいて、LED装置1の製造方法について説明する。なお、LED装置1は、Auワイヤ50をボンディングする工程に特徴があるので、他の工程については簡潔に説明することとし、当該ボンディング工程について詳細に説明する。
はじめに図1に示すように、LED素子30を、サブマウント20上にフリップチップ実装する。まず、サブマウント20のp側電極22とn側電極23との所定箇所に、バンプを配置する。当該バンプ上に、LED素子30のn側電極34とp側電極33とが対向するように位置を合わせて配設する。ここで、LED素子30を押圧しながら超音波を加えることにより、LED素子30のp側電極33とサブマウント20のn側電極23とがバンプ41によって接合され、LED素子30のn側電極34とサブマウント20のp側電極22とがバンプ42によって接合される。
当該検査において、LED素子30がサブマウント20に正確に実装されているものを用いて、サブマウント20の裏面電極25と、基板10に形成されているパターン12とを銀ペースト40によって接合する。
ワイヤボンディングを実施するにあたって、キャピラリ60を用いる。このキャピラリ60は、先端からAuワイヤ55を送り出す機能を有すると共に、送り出したAuワイヤ55に高電圧や超音波を印加したり、Auワイヤ55を切断したりする機能も有する。
つぎに図6(b)に示すように、このイニシャルボール51と基板10に形成されたパターン11とを当接させて、キャピラリ60によってAuワイヤ55に超音波を印加しながらイニシャルボール51を押圧する。これにより、超音波による振動によって、イニシャルボール51とパターン11との界面が金属結合して、イニシャルボール51とパターン11とが接合される。
以上の工程により、Auワイヤがボンディングされて、サブマウント20のp側電極と、基板10のパターン11とが電気的に接続され、Auワイヤ50のうち最も基板から距離が離れている部分の基板10からの高さを、LED素子30のうち最も基板から距離が離れている部分の基板10からの高さよりも低くすることができる。
ワイヤボンディングは生産性を上げるために、高速で実施される。短時間で超音波を印加する必要があるので、印加する超音波のパワーを大きくしなければならない。
ところで、基板と比較して、半導体素子は脆弱であるため超音波に対する耐性が弱い。そのために、従来は、半導体素子側に、イニシャルボールを介して超音波を伝導することによって、半導体素子にできる限りダメージを与えないようにしていた。
ここで、接合したイニシャルボールの直上近傍でAuワイヤを曲げると、いわゆるネック切れが生じるおそれがあるので、キャピラリによってイニシャルボールを接合した後は、接合面に対してある程度の長さだけAuワイヤを垂直に延伸させる必要がある。すなわち、Auワイヤの湾曲部は接合面に対して、所定の高さを必ず有することになる。そのため、半導体素子側にイニシャルボールを接合すると、図7に示すように、Auワイヤがサブマウントから略垂直に立ち上がり、半導体素子の最上部よりも高くなりやすい。
本発明者らは、この点に着眼して鋭意研究を重ねることにより、上述したような方法によって、Auワイヤのうち最も基板から距離が離れている部分の基板からの高さを低くできることを導き出した。
以下、実施例に基づいて、第1の実施の形態に係るLED装置1が奏する効果について説明する。実施例として、図5に示す上述したLED装置1を用い、比較例として、図7に示す従来構成のLED装置100を用いて、それぞれを光源としたときの配光分布を測定した。
なお、配光曲線が0度近傍でへこむのは、LED素子30の特性によるものであると考えられている。ちなみに、後述する第2の実施の形態のように、LED素子30を蛍光物質含有樹脂で覆うと、配光曲線において0度近傍で凹部が生じないことが知られている。
それに対して、実施例では、図4に示すように、LED素子30の最上部よりも高いところにAuワイヤ50が位置しておらず、LED素子30から発せられた光がAuワイヤ50によって遮られることがないので、配光分布が左右対称になると結論付けることができる。この結果から推察されるように、実施例によって対象物を照射した場合でも照度むらが生じることはなかった。以上より、LED装置を実施例の構成とすることにより、従来構成のLED装置で生じる配光分布の問題を改善できることが確認された。
つぎに、本発明の第2の実施の形態に係るLED装置について説明する。
2−1.(LED装置2の構造)
はじめに、図9を参照しながら、第2の実施の形態に係るLED装置2の構成について説明する。なお、図9に示す第2の実施の形態に係るLED装置2は、図1に示す第1の実施の形態に係るLED装置1に対して、LED素子30を蛍光物質含有樹脂70で覆い、さらに、蛍光物質含有樹脂70、サブマウント20、及びAuワイヤ50をエポキシ樹脂72でモールドした点が異なり、他は同じであるので、重複する説明は省略する。
ここで、Auワイヤ50のうち最も基板から距離が離れている部分の基板10からの高さH1は、蛍光物質含有樹脂70のうち最も基板から距離が離れている部分の基板10からの高さH3よりも低くなっている。これにより、蛍光物質含有樹脂70から放射された光が、Auワイヤ50によって遮られることを少なくすることができるので、配光分布を良好にすることができる。
このように、高さH1を低くすることができたのは、角α、βの大きさをα>βの関係となるように、Auワイヤ50の形状を調整したからである。なお、蛍光物質含有樹脂70から放射された光をAuワイヤ50によって遮らないようする観点からは、角αの大きさをできる限り大きくすることが好適である。
つぎに、Auワイヤ50の他の形状について述べる。Auワイヤ50は、図10に示すように、パターン11との接合部11Bを起点として、サブマウント20から一旦遠ざかるように湾曲して立ち上がっていてもよい。このような形状にするのは、以下の2つの理由による。
図10に示すように、Auワイヤ50のうち最も基板10から離間している部分の基板10からの距離をAとし、Auワイヤ50のうち最もサブマウント20から離間している部分の接合部11Bからの距離をBとする。サブマウントの幅T1は600μm、高さT2は150μmである。なお、Auワイヤは、太さが25μmのものを用いた。
上記に説明した2つの結果より距離Bは90μmから150μmの範囲にあることが好適である。以上より、距離L1=100μm、T2:A=150:180=5:6のときには、1.5B≦A≦3Bの関係となる形状とすれば、Auワイヤ50とサブマウント20とが接触しないとともに、Auワイヤの力学的耐性を高められると推定される。
以下、実施例に基づいて、第2実施の形態に係るLED装置2が奏する効果について説明する。実施例として、図10に示す上述したLED装置2を用い、比較例として、図12に示す従来構成のLED装置200を用いて、それぞれを光源としたときの配光特性を測定した。
図13からわかるように、実施例では、0度を中心にして配光曲線が左右対称になっているのに対し、比較例では、特に−40度から−100度の位置でいびつな形状をしており、配光曲線は左右が非対称になっている。これは、図12を参照するとわかるように、比較例では、LED素子130よりも高いところにAuワイヤ150の一部が位置しているので、LED素子130から発せられた光がこのAuワイヤ150によって遮られるからである。
それに対して、実施例では、図10に示すように、LED素子30の最上部よりも高いところにAuワイヤ50が位置しておらず、LED素子30から発せられた光がAuワイヤ50によって遮られることがないので、配光分布が左右対称になると結論付けることができる。この結果から推察されるように、実施例によって対象物を照射した場合でも照度むらが生じることはなかった。以上より、LED装置を実施例の構成とすることにより、従来構成のLED装置で生じる配光分布の問題を改善できることが確認された。
以上、本発明を実施の形態に基づいて説明してきたが、本発明の内容が、上記実施の形態に示された具体例に限定されないことは勿論であり、例えば、以下のような変形例を考えることができる。
(1)上記においては、サブマウントは、一部にp型半導体領域を形成したn型のシリコン基板からなるものについて説明したが、例えば図14に示すように、サブマウントは他の構成のものであってもよい。図14は、LED装置の変形例を示す斜視図である。LED素子30は、上記の形態のものと同様であるので、説明は省略する。
サブマウント80は、例えば、セラミックからなるものが用いられている。サブマウント80の上面には、Alからなるパターン81、82が形成されており、下面には、実施の形態とは異なり裏面電極は形成されていない。
サブマウント80の上には、LED素子30が配設され、LED素子のn側電極(不図示)とパターン81とがバンプ42によって電気的に接続され、p側電極(不図示)とパターン82とがバンプ41によって電気的に接続されている。
ここで、上述したのと同様な工程によってAuワイヤ50A、50Bを形成することによって、Auワイヤ50A、50Bのうち基板10から最も距離が離れている部分の基板10面からの高さは、LED素子30最上部の基板10面からの高さよりも低くなっている。
(2)上記においては、サブマウント20へのAuワイヤ50のボンディングは、図1に示すように、Auワイヤ50は、サブマウント20に対して、図2(a)において示されるJ方向からボンディングされているが、図15に示すように、Auワイヤ50は、サブマウント20に対して、図2(a)において示されるK方向からボンディングされていてもよい。
ここで、本発明者らは、Auワイヤ50をサブマウント20上に取り付ける位置について検討した。以下、図15を参照しながら、その検討内容について説明する。
図15に示されるサブマウント20は、幅T1は600μm、高さT2は150μmである。Auワイヤ50のイニシャルボール51は、サブマウント20から距離L2;250μm離れた位置に配されている。Auワイヤ50のうち最も基板10から距離が離れている部分の基板10からの高さH1は180μmとした。なお、Auワイヤ50の太さは25μmである。
図16はその試験結果を示した表である。距離L2が100μmから300μmのときには、Auワイヤ50とサブマウント20との接触は確認されなかった。距離L2が350μmから500μmのときには、Auワイヤ50がたるんで、サブマウント20と接触することが確認された。
以上より、距離L3を長くすると、Auワイヤ50がたるんで、Auワイヤ50とサブマウント20とが接合部52以外の箇所で接触するおそれがあるので、距離L3をできるだけ短くすることが好適である。
(3)上記においては、Auワイヤとサブマウント20上の電極とは、接合部においてAuワイヤ50と電極との接触面しか金属結合されておらず、その接触面積が小さいので接合強度が弱い。そこで、当該接合部にAuからなるバンプを形成して、接合部を補強する構成としてもよい。具体的には、図6(d)による工程が済んだ後の図6(e)において、キャピラリ60でイニシャルボールを形成し、当該イニシャルボールを接合部に当接させて、超音波を印加して金属結合させる。そして、Auワイヤをイニシャルボールの直上で切断してバンプを形成することにより、接合部を補強すること構成としてもよい。

- 第1の導体パターンが形成された基板と、
前記基板上に配設され、第2の導体パターンが形成されたサブマウントと、
前記サブマウント上に配設され、前記第2の導体パターンと電気的に接続された半導体発光素子とを備え、
前記第1の導体パターンと前記第2の導体パターンとは、金属ワイヤによって電気的に接続されている半導体発光装置であって、
前記金属ワイヤのうち前記基板から最も距離が離れている部分の前記基板からの高さは、前記半導体発光素子のうち前記基板から最も距離が離れている部分の前記基板からの高さよりも低いこと
を特徴とする半導体発光装置。 - 第1の導体パターンが形成された基板と、
前記基板上に配設され、第2の導体パターンが形成されたサブマウントと、
前記サブマウント上に配設され、前記第2の導体パターンと電気的に接続された半導体発光素子と、
前記半導体発光素子を覆うように前記サブマウント上に配設され、前記半導体発光素子の発光波長を他の波長に変換する蛍光物質含有樹脂とを備え、
前記第1の導体パターンと前記第2の導体パターンとは、金属ワイヤによって電気的に接続されている発光装置であって、
前記金属ワイヤのうち前記基板から最も距離が離れている部分の前記基板からの高さは、前記蛍光物質含有樹脂のうち前記基板から最も距離が離れている部分の前記基板面からの高さよりも低いこと
を特徴とする半導体発光装置。 - 前記金属ワイヤのうち前記基板から最も距離が離れている部分の前記基板面からの高さは、前記半導体発光素子のうち前記基板から最も距離が離れている部分の前記基板からの高さよりも低いこと
を特徴とする請求項2記載の半導体発光装置。 - 前記第2の導体パターンとの接合部における前記金属ワイヤの方向と、前記基板の法線とのなす角は、前記第1の導体パターンとの接合部における前記金属ワイヤの方向と、前記基板の法線とのなす角よりも大きいこと
を特徴とする請求項1から請求項3のいずれか一項に記載の半導体発光装置。 - 前記金属ワイヤの一端にはイニシャルボールが形成されており、当該イニシャルボールと第1の導体パターンとが接合されていることを特徴とする請求項1から請求項4のいずれか一項に記載の半導体発光装置。
- 前記金属ワイヤは、前記第1の導体パターンとの接合部を起点として、前記サブマウントから一旦遠ざかるように湾曲して立ち上がっていること
を特徴とする請求項1から請求項5のいずれか一項に記載の半導体発光装置。 - 第1の導体パターンが形成された基板と、
前記基板上に配設され、第2の導体パターンが形成されたサブマウントと、
前記サブマウント上に配設され、前記第2の導体パターンと電気的に接続された半導体発光素子とを備え、
前記第1の導体パターンと前記第2の導体パターンとは、金属ワイヤによって電気的に接続されている半導体発光装置を製造する半導体発光装置の製造方法であって、
金属ワイヤの一端にイニシャルボールを形成する形成ステップと、
前記第1の導体パターンに、前記金属ワイヤの一端の前記イニシャルボールを接合する第1の接合ステップと、
前記第2の導体パターンに、前記金属ワイヤの他端を接合する第2の接合ステップとを含み、
前記第2の接合ステップは、前記第1の接合ステップが行われた後に実行されること
を特徴とする半導体発光装置の製造方法。
