Abstract
【解決手段】 本発明の研磨用組成物は、研磨材と、アルドースの酸化によって得られる酸及びそれの塩のうちの少なくともいずれか一方であるアルドース誘導体と、水とを含有する。

Description
請求項3に記載の発明は、前記アルドース誘導体がグルコン酸塩である請求項1に記載の研磨用組成物を提供する。
請求項5に記載の発明は、請求項1〜3のいずれか一項に記載の研磨用組成物を用いて研磨対象物を研磨する研磨方法を提供する。
本実施形態に係る研磨用組成物は、研磨材、アルドース誘導体、及び水からなる。
研磨対象物を機械的に研磨する役割を担う前記研磨材は、少なくともコロイダルシリカを含有することが好ましく、コロイダルシリカからなることがより好ましい。なぜならコロイダルシリカは、研磨後の研磨対象物の表面品質(例えば表面粗さ)を低下させる虞が少ないからである。
・ 本実施形態に係る研磨用組成物は、研磨用組成物の研磨能力の向上に寄与するアルドース誘導体を含有している。そのため、本実施形態に係る研磨用組成物は、従来の研磨用組成物と比べて高い研磨能力を有しており、研磨対象物、特に酸化物単結晶基板を迅速に研磨することができる。従って、本実施形態に係る研磨用組成物は、酸化物単結晶基板を研磨する用途において特に有用である。
・ 前記実施形態に係る研磨用組成物は、アルミナ、フュームドシリカ、非晶質シリカパウダー、セリア又は二酸化マンガンをコロイダルシリカの代わりにあるいはコロイダルシリカに加えて研磨材として含有してもよい。ただし、研磨速度の向上のためには、研磨用組成物は、研磨材として少なくともコロイダルシリカ又はセリアを含有していることが好ましい。
次に、実施例及び比較例を挙げて本発明をさらに具体的に説明する。
・ 実施例1〜11に係る研磨用組成物の使用時に測定される研磨速度(基板の厚み減少量)は、比較例1〜20に係る研磨用組成物の使用時に測定される研磨速度に比べて概ね大きい。この結果は、実施例1〜11に係る研磨用組成物が高い研磨能力を有することを示唆するものである。
・ 実施例1〜11に係る研磨用組成物の使用時に測定される研磨速度は、アルドース誘導体の一種であるグルコン酸の末端カルボキシ基がヒドロキシメチル基で置換されているソルビトール(別名D−グルシトール)を含有する比較例14に係る研磨用組成物の使用時に測定される研磨速度に比べて大きい。このことから、アルドース誘導体の末端カルボキシ基が研磨用組成物の研磨能力の向上にとって重要であることが推測される。
・ 研磨用組成物中のアルドース誘導体の含有量は3.0質量%未満である請求項1〜4のいずれか一項に記載の研磨用組成物。
・ 前記研磨対象物は酸化物単結晶からなる請求項5に記載の研磨方法。
・ 請求項1〜3のいずれか一項に記載の研磨用組成物を用いて酸化物単結晶基板の半製品を研磨する工程を経て得られる酸化物単結晶基板。
Claims (5)
- 研磨材と、
アルドースの酸化によって得られる酸及びそれの塩のうちの少なくともいずれか一方であるアルドース誘導体と、
水と
を含有する研磨用組成物。 - アルドースの酸化によって得られる前記酸はウロン酸、アルドン酸又はアルダル酸である請求項1に記載の研磨用組成物。
- 前記アルドース誘導体はグルコン酸塩である請求項1に記載の研磨用組成物。
- 酸化物単結晶基板を研磨する用途に用いられる請求項1〜3のいずれか一項に記載の研磨用組成物。
- 請求項1〜3のいずれか一項に記載の研磨用組成物を用いて研磨対象物を研磨する研磨方法。
