Abstract

Claims (3)
- 研磨パッドの研磨面に形成された、前記研磨パッド上の研磨流体の流動を促進するように適合された複数の溝と、
溝の中に形成された導電層と
を含み、導電層が互いに電気的に連絡している、導電性基材のエレクトロケミカルメカニカルポリッシングのための研磨パッド。 - 研磨面に形成された複数の溝を有する研磨パッド(ここで、溝は、研磨パッド上の研磨流体の流動を促進するように適合されており、溝の中に導電層が形成されており、導電層は互いに電気的に接続されている)を用意する工程と、
基材と研磨面との間に電解研磨流体を供給する工程と、
導電層及び基材に電流を供給する工程と、
少なくとも研磨パッド又は基材を動かしながら、基材を研磨面に押し当てる工程と
を含む、導電性基材のエレクトロケミカルメカニカルポリッシングを実施する方法。 - 研磨される基材を支持するためのキャリヤと、
基材を研磨するための研磨パッドを支持するためのプラテンと、
キャリヤと前記プラテンとの相対運動を提供するためのモータと、
基材と研磨パッドとの間に電解研磨流体を供給するための供給装置と、
基材及び前記研磨パッドに電気的に接続された、それらの間に電流を供給するための電流源と
を含み、
ここで、研磨パッドが、
研磨パッドの研磨面に形成された、研磨パッド上の研磨流体の流動を促進するように適合された複数の溝と、
