【請求項1】 多孔質体であって、複数の柱状の孔とそれを取り囲む領域を備え、該領域はC、Si、Geあるいはこれらの組み合わせ材料を含み構成される非晶質領域であることを特徴とする多孔質体。

【請求項3】 前記複数の孔同士の平均中心間距離が30nm以下である請求項1あるいは2に記載の多孔質体。
【請求項4】 前記柱状の孔の平均径が20nm以下である請求項1から3のいずれかに記載の多孔質体。
【請求項5】 前記複数の孔の深さ方向が同一である請求項1から4のいずれかに記載の多孔質体。
【請求項6】 前記領域には、アルミニウムが含まれている請求項1から5のいずれかに記載の多孔質体。
【請求項7】 前記多孔質体は基板上に形成されており、前記柱状の孔の深さ方向が、該基板に対して垂直である請求項1から6のいずれかに記載の多孔質体。
【請求項8】 第1の材料と第2の材料を含み構成される構造体から該第1の材料を除去して得られる多孔質体であって、該構造体は、該第1の材料を含み構成される柱状の部材が、該第2の材料を含み構成される非晶質領域に取り囲まれている構造を有し、且つ該構造体には該第2の材料が、該第1の材料と第2の材料の全量に対して20atomic%以上70atomic%以下の割合で含まれていることを特徴とする多孔質体。

【請求項10】 前記第2の材料がSi、Ge、SiGe、Cあるいは、これらの組み合わせ材料を含む請求項8あるいは9に記載の多孔質体。
【請求項11】 前記複数の孔同士の平均中心間距離が30nm以下である請求項8から10のいずれかに記載の多孔質体。
【請求項12】 前記柱状の孔の径が20nm以下である請求項8から11のいずれかに記載の多孔質体。
【請求項13】 第1の材料と第2の材料を含み構成される構造体であって、該第1の材料を含み構成される柱状の部材が、該第2の材料を含み構成される領域に取り囲まれている構造体を用意する工程、及び該構造体から該柱状の部材を除去する除去工程を有することを特徴とする多孔質体の製造方法。
【請求項14】 前記構造体には該第2の材料が、該第1の材料と第2の材料の全量に対して20atomic%以上70atomic%以下の割合で含まれている請求項13に記載の多孔質体の製造方法。

【請求項16】 前記第2の材料がC,Si,Ge,SiGe、あるいはこれらの組み合わせ材料を含む請求項14に記載の多孔質体の製造方法。
【請求項17】 前記構造体が、非平衡状態で成膜する成膜法を用いて形成されている請求項13に記載の多孔質体の製造方法。
【請求項18】 前記除去工程が、酸あるいはアルカリを用いたウエットエッチングである請求項13に記載の多孔質体の製造方法。
【請求項19】 前記除去工程後、当該除去工程により形成される細孔の孔径を広げる工程を有する請求項13から18のいずれかに記載の多孔質体の製造方法。
【請求項20】 前記柱状の部材の径が20nm以下であり、前記複数の柱状の部材同士の平均中心間距離が30nm以下である請求項13から19のいずれかに記載の多孔質体の製造方法。
【請求項21】 アルミニウムとシリコンを含み構成される構造体であって、アルミニウムを含み構成される柱状の部材と該柱状の部材を取り囲むシリコン領域とを有し、且つアルミニウムとシリコンの全量に対してシリコンを20atomic%以上70atomic%以下含有する構造体を用意する工程、及び該構造体から該柱状の部材を除去する工程を有することを特徴とする多孔質体の製造方法。
