【発明の属する技術分野】
本発明は、表面実装タイプであって、特に小型、高密度、および高効率であることが求められる携帯情報端末等に好適に用いられる回路部品、回路部品実装体、および回路部品内蔵モジュールと、回路部品実装体および回路部品内蔵モジュールの製造方法とに関するものである。

【従来の技術】
近年、電気・電子機器の小型化および高密度化に伴い、個別部品を基板上に実装して電気回路を形成する従来の方法に対し、機能ブロックごとに複数の部品を1つのパッケージとしてモジュール化する手法が多く用いられている。このように形成されたモジュールは、必要な部品をドーター基板に片面実装もしくは両面実装して形成されることが一般的である。しかしながら、基板表面上に個別部品を搭載する方法では、搭載する部品の面積よりもモジュール面積を小さくすることは不可能であるため、高密度化には限界があった。また、この方法の場合、平面内に部品を配置するので、配置する部品の構成によっては部品間の接続距離が長くならざるを得なくなり、抵抗損失の増大や、高周波に対するインピーダンス整合の問題が生じていた。

このため、部品を基板表面に2次元的に実装するだけではなく、基板内部にも配置して、3次元的な部品配置を行うモジュールの提案がなされている。このような形態のモジュールの製造方法としては、例えば、セラミック基板に空隙を設けてその空隙部分に部品を配置する方法や、多層プリント配線板の内部に空隙部分を設けてその空隙部分に部品を配置する方法等がある。

しかしながら、セラミック基板に空隙を設けてその空隙部分に部品を配置する方法の場合、焼成工程が含まれるため半導体や有機物を含む回路部品を基板内部に内蔵することができなかった。そのため、空隙を設けて回路部品を配置した部分の上部に部品を実装することができず、低背化は図れるものの実際には3次元的な部品配置ができなかった。このため、この方法による高密度化には限界があった。また、セラミック基板を用いた場合、層間の接続がタングステンやモリブデンといった高抵抗金属を焼結したビアを介して行われるため、接続抵抗が比較的大きくなっていた。このことは、特に損失が問題となる電源回路等においては大きな課題であった。

一方、多層プリント配線板に空隙を設けてその空隙部分に部品を配置する方法の場合、スルーホール接続により低抵抗の層間接続が可能であるが、プリント配線板の熱伝導率が低いため、基板内部に配置された部品から発生した熱が外部に伝わりにくく、放熱が困難であった。このため、実際の設計においては温度上昇を考慮しなければならず、部品の高密度化ができなくなるという問題があった。また、プリント配線板の厚み方向の熱膨張係数は約60ppm/℃前後であり、めっき材料である銅の熱膨張係数(17ppm/℃)との差が大きいので、その接続信頼性にも問題があった。

そこで、以上のような問題を解決して高密度化および高信頼性を実現できる回路部品内蔵モジュールが開示されている(例えば、特許文献1参照。)。この回路部品内蔵モジュールは、少なくとも無機フィラー70〜95重量%と熱硬化性樹脂組成物とを含む混合物からなる電気絶縁性基板の内部に、少なくとも1つ以上の能動部品および/または受動部品を内蔵し、かつ、複数設けられた配線パターン間を導電性樹脂組成物よりなるインナービアで電気的に接続している。この回路部品内蔵モジュールによれば、3次元的な部品配置による高密度化が可能になり、また熱膨張係数の整合による信頼性の向上も見込むことができる。

このような回路部品内蔵モジュールに使用される回路部品は、主に表面実装タイプの部品である。これは、基板に対して高密度に実装することが重要であるためである。これらの表面実装タイプの部品を基板に実装する場合には、通常、基板に配置された配線パターン上に部品を搭載し、その電極部分と配線パターンとをはんだや導電性接着剤等で電気的に接続する。図18には、表面実装タイプの回路部品101を、配線パターン105が設けられた基板104上に搭載した様子が示されている。この回路部品101は、部品本体部102と、部品本体部102の両端に設けられた外部電極103とにより構成されている。

【発明が解決しようとする課題】
しかしながら、通常の表面実装タイプの回路部品を用いる場合、その両端に形成されている外部電極部分の厚みは部品本体部の厚みよりもやや厚くなっている。これは、外部電極を設ける際には、部品本体部の表面に金属ペースト等を塗布して焼成した後、さらにめっき膜を設けることが多いため、必然的に厚くなってしまうからである。このため、図18に示すように、配線パターン105が設けられた基板104上に搭載した場合に、回路部品101の部品本体部102と基板104および配線パターン105からなる実装部材との間に隙間106が生じてしまう。このような隙間106が存在すると、回路部品101を電気絶縁性材料に内蔵して回路部品内蔵モジュールを作製する際に、内蔵時に加えられる圧力により回路部品101に割れが生じてしまうという問題があった。

また、配線パターンと接続させた回路部品を電気絶縁性材料に内蔵する工程においては、内蔵後に電気絶縁性材料を硬化させるために加熱を行う必要がある。従って、回路部品をはんだ等の低融点金属で配線パターンと接続させている場合、加熱工程によって温度がこの低融点金属の溶融点に達すると、この低融点金属が回路部品と配線パターンとの隙間に流れ込み、配線の短絡が生じてしまうという問題もあった。

【課題を解決するための手段】
本発明の回路部品は、部品本体部と、前記部品本体部の端部に設けられた外部電極とを含む回路部品であって、前記部品本体部は、前記外部電極が設けられた部分の厚みが他の部分の厚みよりも小さく、かつ、前記外部電極が設けられた部分の厚みの最小値が他の部分の厚みの90%以下であり、前記外部電極は、前記部品本体部の所定の面を含む基準面に対して前記部品本体部が位置する側の領域に配置されていることを特徴としている。ただし、部品本体部の所定の面とは、部品本体部において、回路部品を実装部材に実装する際に実装部材と対向する面のことである。

【発明の実施の形態】
本発明の回路部品によれば、実装部材に実装した際に部品本体部と実装部材との間に隙間が生じにくいので、実装部材上に実装された状態で圧力を加えられても破損しにくい。さらに、例えば回路部品が低融点金属にて実装部材に実装されている場合であっても、この低融点金属が部品本体部と実装部材との間の隙間に流れ込みにくいので、配線の短絡も生じにくい。従って、このような回路部品を用いれば、高密度で信頼性の高い回路部品内蔵モジュールを提供できる。また、部品本体部において、外部電極が設けられた部分の厚みの最小値が他の部分の厚みの90%以下であるので、外部電極によって回路部品の厚みが増加することを抑制できる。また、配線パターンが表面から突出している実装部材に実装する場合等では、部品搭載の位置精度が向上するという効果も得られる。

回路部品1は、部品本体部11と、部品本体部11の両端部に配置された外部電極12とを備えている。図1(a)および図1(b)においては、部品本体部11の下面が部品本体部11の所定の面である実装面11aであり、図1(b)に示すように、この実装面11aによって実装基準面13aが決定される。なお、実装面11aとは、部品本体部11において、回路部品1を実装部材(図1(a)および(b)には図示せず。)に実装した際に実装部材と対向する面のことであり、実装基準面13aとは、部品本体部11の実装面11aを含む面のことである。また、便宜上、ここでは、実装基準面13aに対して部品本体部11が位置する側を上側、その反対側、すなわち回路部品1を実装部材に実装した場合に実装部材が位置する側を下側として説明する。

回路部品1において、外部電極12は、部品本体部11の両端部の表面に設けられており、かつ実装基準面13aに対して上側の領域に設けられている。部品本体部11において、外部電極12が設けられた部分11cは他の部分(中央部分)よりも薄く形成されており、先端部に向かって連続的に薄くなるような形状となっている。このような形状によれば、実装部材に実装する際に、実装部材に設けられている配線パターンに外部電極が接触して部品本体部が実装部材から浮いてしまうおそれが少なくなるので、実装部材の配線パターン設計の自由度や部品実装の自由度が向上するという効果も得られる。外部電極12の実装基準面13に対向する面(以下、下面という。)12aは、実装基準面13aに対して傾斜角θで傾斜している。この傾斜角θは、回路部品1を実装部材上に実装した場合に外部電極12の下面12aと実装部材との間に十分な隙間が生じるように設定されていればよく、10°以上とすることが好ましい。また、小型な回路部品に対して、接続に十分な外部電極部分を得ることができ、また実装部材の部品接続面との間の隙間が大きくなり過ぎないという理由から、傾斜角θは50°以下とすることが好ましい。また、外部電極12の下面12aと実装基準面13aとの間の距離の最大値は、30μm以上とすることが好ましい。また、実装基準面13aには外部電極12が配設されていないことが好ましい。

図2は、電気絶縁性材料を含む回路基板(支持体)5に配線パターン6が設けられた実装部材に回路部品1が実装された回路部品実装体を示す断面図である。本実施の形態においては、回路基板5上に配線パターン6が配置されており、この配線パターン6と回路部品1の外部電極12とが導電性材料7により電気的に接続されている。回路部品1の部品本体部11の実装面11aと回路基板5とは接触しているが、回路部品1の外部電極12は、図1(b)に示したように実装基準面13aに対して上側の領域に設けられているため、外部電極12の下面12aと回路基板5上に設けられた配線パターン6との間には隙間8が生じている。また、外部電極12は、部品本体部11の上面11bにより決定される高さ基準面13bよりも下側に形成されている。従って、外部電極12による部品の厚み増加が抑制できる。また、導電性材料7は部品本体部11の実装面11aよりも実装部材側に突出していないため、回路基板5と部品本体部11との間に隙間が生じない。なお、本実施の形態においては部品本体部11の実装面11aの全体が回路基板5に接しているが、必ずしも全面が接している必要はなく、実装面11aにおいて、両端に設けられた外部電極12間の領域(図2において紙面と直交する方向に延びる領域)が回路基板5に接していることが好ましい。

電気絶縁性部材51a,51bは、少なくとも無機フィラーと熱硬化性樹脂とを含む混合物により形成されている。無機フィラーとして用いる材料は、埋設される部品の線膨張係数や熱伝導率、弾性率などにより適宜決定すればよいが、例えばAl2O3、SiO2、SiC、AlN、Si3N4、またはBN等が使用できる。特に、Al2O3やSiO2を無機フィラーに使用する場合は、無機フィラーの混合が容易となり、高濃度に充填することが可能になる。また、無機フィラーにSiO2を使用した場合には、電気絶縁性部材51a,51bの誘電率が低下するため、高速信号動作に有利となる点で好ましい。また、無機フィラーにAl2O3、AlN、またはSi3N4を使用した場合、電気絶縁性部材51a,51bの熱伝導率が高くなるため、内蔵されている部品の温度上昇を抑えることができる点で好ましい。熱硬化性樹脂としては、例えばエポキシ樹脂、フェノール樹脂、シアネート樹脂、またはPPE(ポリフェニレンエーテル)等が使用でき、これらは電気的に高信頼で高強度である点で好ましい。また、無機質フィラーの混合比率は、電気絶縁性材料全体の70〜95重量%であることが好ましい。また、無機質フィラーおよび熱硬化性樹脂に加えて、さらにカップリング剤、分散剤、着色剤、離型剤等が添加されていてもよい。ここで用いるカップリング剤としては、例えばエポキシシラン系やアミノシラン系、チタネート系のものが使用できる。

以下、具体的な実施例に基づいて、本発明の回路部品と、それを用いた回路部品実装体および部品内蔵モジュール、並びにそれらの製造方法について、さらに詳細に説明する。

(実施例1)
実施例1では、実施の形態1で説明した回路部品1、回路部品実装体、およびこれらを用いた回路部品内蔵モジュールの具体例について説明する。

まず、回路部品1を作製するために用いたセラミックグリーンシート14について説明する。本実施例では、BaTiO3粉末(堺化学工業株式会社製、BT−03:平均粒子径0.3μm)が約99.2重量%、焼結助剤として機能するMn3O4(東ソー株式会社製、ブラウノックス)、Dy2O3(信越化学株式会社製、DSU)、MgO(タテホ株式会社製、#5000)、BaCO3(日本化学工業株式会社製、F−03)、CaCO3(宇部マテリアルズ株式会社製、3N−B)およびSiO2(ナカライテスク株式会社製、特級)が合計で約0.8重量%となるようにポットに量り取り、ジルコニアボールを媒体にして約20時間ボールミル混合した。この懸濁液を120℃に設定したドラムドライヤーを用いて全量乾燥させて、粉末を調製した。この乾燥粉末をアルミナ乳鉢で解砕した後、30メッシュのふるいを通し、さらに粗大粒を除去することにより無機粉末を作製した。次に、ブチラール樹脂を主成分とする有機バインダと、上記のように調整した無機粉末とを、ジルコニアボールを媒体にして約6時間ボールミルで混合分散させ、スラリーを調製した。このスラリーをドクターブレード法により塗膜して、厚み約6μmのグリーンシートを作製した。また、別に、厚み50μmのグリーンシートも同様の方法にて作製した。

一方、導電性ペースト15として用いるためのニッケルペーストを作製し、このニッケルペーストを上記のように作製した厚み6μmのグリーンシート上に印刷して、図3(a)に示したような内部電極パターンを形成した。その後、ニッケルペーストを印刷して内部電極パターンを形成したグリーンシートを100枚積層し、さらにその上下に保護層として厚さ50μmのグリーンシートをそれぞれ4枚積層して、これらを熱圧着することにより、図3(b)に示したような積層体16を作製した。その後、この積層体16を個片に寸断して、3.2mm×1.6mmサイズの積層グリーンチップを作製した。

次に、上記の積層グリーンチップを脱バインダして焼成し、図3(d)に示したようなセラミック焼結体18を作製した。脱バインダは、大気中、400℃まで毎時15℃で昇温させ、400℃で5時間保持した後、炉内放冷するという方法で行った。焼成は、窒素と水素の混合ガス雰囲気中で、常温から900℃まで毎時200℃で昇温させ、900℃で1時間保持しながらマスフローコントローラを動作させて、酸素分圧をニッケルの酸化還元平衡酸素分圧よりも2桁小さくなるように調整し、その後、各温度でこの酸素分圧が保持されるようにマスフローコントローラを動作させながら1325℃まで毎時200℃で昇温、1325℃で2時間保持した後、常温まで毎時200℃で降温するという方法で行った。その後、セラミック焼結体18をバレル研磨して面取りを施し、銅ペーストを両端部の内部電極取り出し部分に塗布して焼付けを行い、外部電極12を形成した。さらに、外部電極12表面にニッケルめっきとハンダめっきを順次施して、回路部品1で示した構成と同様の積層チップコンデンサを作製した。
