【発明の属する技術分野】
本発明は、半導体発光装置に関し、特に、LED(Light Emitting Diode:発光ダイオード)などの半導体発光素子の周囲に光を高率で反射するフィラー層を設けた半導体装置に関する。

【従来の技術】
LEDなどの半導体発光素子を搭載した半導体発光装置は、高効率で長寿命しかも安価な発光装置として注目され、各種のインジケータ、光源、平面型表示装置、あるいは液晶ディスプレイのバックライトなどとして広く用いられている。

このような発光装置の典型例として、半導体発光素子を樹脂ステムにマウントしたものがある。

図24は、このような半導体発光装置の構造を表す概念図である。すなわち、同図(a)はその要部構成を表す平面図であり、同図(b)はその中央部における断面図である。

同図に例示した発光装置は、「表面実装型」などと称されるものであり、パッケージ(樹脂ステム)800と、半導体発光素子802と、エポキシ樹脂などからなる封止体804とを有する。

樹脂ステム800は、リードフレームから成形した一対のリード805、806を熱可塑性樹脂からなる樹脂部803によりモールドした構造を有する。そして、樹脂部803には開口部801が形成されており、その中に半導体発光素子802が載置されている。そして、半導体発光素子802を包含するようにエポキシ樹脂などからなる封止体804により封止されている。

半導体発光素子802は、銀ペーストなどの接着剤807によってリード806の上にマウントされている。そして、半導体発光素子802の電極(図示せず)とリード805とが、ワイア809により接続されている。2本のリード805、806を通して半導体発光素子802に電力を供給すると発光が生じ、その発光が封止体804を通して光取り出し面812から取り出される。

ところで、集積回路などの一般的な半導体組立に用いるリードフレームの場合、インナーリード部はAg(銀)メッキが施され、アウターリード部は半田メッキまたはリード半田ディップ(dip)が施されることが多い。しかし、図24に表したような樹脂ステムを用いた半導体発光装置の場合、リードフレームと熱可塑性樹脂部803との界面または熱可塑性樹脂部803と封止体804との界面から水分などが侵入すると、銀(Ag)のマイグレーションが懸念される。

それを解決する手段として、例えばPd(パラジウム)PPF(Pre−Plating Frame)を活用すると、信頼性の向上と外装メッキレス化を実現できる。しかし、この場合、リードフレームの最表面メッキ層がAu(金)やPd(パラジウム)であることが多く、Ag(銀)メッキに比べて短波長光に対する反射率が低いという欠点が生ずる。

つまり、半導体発光素子802から放出された光がこれらのリードフレーム面に当ると損失(吸収)が生じて光取り出し効率が低下し、半導体発光装置の光度が低下するという問題が生ずる。

この欠点を補う方法として、「フィラー」を用いる構造が提案されている。例えば、特開2000−150969号公報には、青色発光LEDをリードフレームにマウントし、透明樹脂により封止して青色ランプを製造する際に、発光面を除くLEDの側面あるいは底面を光反射性を有するフィラー入りのペーストで覆った構造が開示されている。なおここで、「フィラー」とは、光反射性の微粒子のことであり、同刊行物においては、AlN、Al2O3、TiO2、AlとSiO2との組み合わせ、AgとSiO2との組み合わせ、が開示されている。

【発明が解決しようとする課題】
しかし、本発明者の独自の検討の結果、同刊行物に開示された半導体発光装置は、以下の問題を有することが判明した。

まず第1に、この構造は、製造が容易でないという問題がある。すなわち、通常のLEDのチップ厚は、概ね90ミクロン程度と非常に薄い。このため、反射性フィラー入り液状樹脂(ペースト)の液面を、チップ側面のみ、すなわちチップ上面と同一の高さに管理して充填することは量産工程においては容易でない。そして、この構造の場合、樹脂の充填レベルが僅かでも超過してしまうと、LEDの上面すなわち発光面を覆ってしまうこととなり、ランプの光度が大幅に低下してしまうという問題が生ずる。

またさらに、仮に、チップの上面の高さに精密に制御して反射性フィラー入り樹脂を注入できたとしても、その後の工程時や保管時、あるいはキュア時の液状樹脂の粘度低下等により、樹脂がLED発光面まで這い上がってしまう場合がある。このような「這い上がり」が生ずると、やはり発光面に光反射性フィラーが付着してしまい、ランプの光度が大幅に低下してしまうという問題が生ずることとなる。

例えば白色ランプなど、蛍光体を用いるランプの場合はチップ側面発光層近傍では反射フィラーがなく、むしろ蛍光体があって直接蛍光体を発光させて
上部に光を取り出した方が這い上がりのリスクも少なく、高輝度ランプを量産できる。 すなわち、光反射性フィラー層はむしろ、チップ側面発光層より下側にある方が良い。
第2に、この構造において用いられる光反射性フィラーは、短波長領域における反射率が十分に高くないという問題がある。すなわち、SiO2、Al2O3などのフィラーは、可視光領域ではある程度の反射率を有するが、それより、短波長の波長領域では反射率が著しく低下する。このため、紫外線領域の光を含有する発光色のLEDを発光素子として用いる半導体発光装置の場合には、十分な反射率が得られず、光取り出し効率の改善が少ないという問題があった。

本発明は、かかる課題の認識に基づいてなされたものであり、その目的は、高い光取り出し効率と、良好な生産性を有し、短波長においても高い輝度が得られる半導体発光装置を提供することにある。

前記実装部材の上に設けられ、発光層を有する半導体発光素子と、
前記半導体発光素子の周囲において前記実装部材の上に設けられ、前記発光層から放出される光を反射するフィラーを含有し、前記半導体発光素子の側面において前記発光層を実質的に覆わない樹脂層と、
を備えたことを特徴とする。

【発明の実施の形態】
以下、図面を参照しつつ本発明の実施の形態について説明する。

図1は、本発明の実施の形態にかかる半導体発光装置の断面構造を例示する模式図である。

すなわち、同図に例示した発光装置も「表面実装型」であり、パッケージ(樹脂ステム)100と、半導体発光素子102と、エポキシ樹脂などからなる封止体104とを有する。

樹脂ステム100は、リードフレームから成形した一対のリード105、106を樹脂部103によりモールドした構造を有する。樹脂部103は、典型的には、熱可塑性樹脂からなるものとすることができる。熱可塑性樹脂としては、例えば、ナイロン系のもので、不活性な結合基を有するものを用いることができる。より具体的には、熱可塑性樹脂としては、例えば、液晶ポリマ(LCP)、ポリフェニレンサルファイド(PPS:熱可塑性プラスチック)、シンジオタクチックポリスチレン(SPS:結晶性ポリスチレン)などの高耐熱性樹脂を用いることができる。

そして、樹脂部103には開口部101が形成されており、その中に半導体発光素子102が載置されている。そして、半導体発光素子102を包含するようにエポキシ樹脂などからなる封止体104により封止されている。後に詳述するように、封止体104は、蛍光体を含有しており、半導体発光素子102から放出された1次光を波長変換して異なる波長の2次光を放出できるようにしてもよい。

そして、本発明においては、光反射性フィラーを混合した樹脂層200が、半導体発光素子102の周囲に設けられている。本具体例の発光装置の場合、樹脂層200は、その厚みが略均一であり、上面が略平面状に形成されている。そして、この樹脂層200は、半導体発光素子102の側面に接することなく、または、その側面において発光層を覆わないように設けられている。

図2は、本発明の実施の形態にかかる半導体発光装置のもう一つの例を表す模式断面図である。すなわち、本具体例の場合、光反射性フィラーを含有した樹脂層200の厚みは均一ではなく、発光素子102の近傍において薄く、発光素子102から離れると厚く形成されている。または、樹脂層200の上面は、平面状ではなく、発光素子102から離れると上方(光取り出し方向)に向けて湾曲している。

図3は、図1及び図2に例示した半導体発光素子102の端部近傍の拡大断面図である。リード105の上には、銀ペースト107によって発光素子102がマウントされている。ここで、多くの場合、発光素子102には、発光が実質的に生ずる発光層124が積層されている。

図3(a)に表した例の場合、光反射性フィラーを混合した樹脂層200の上面は、半導体発光素子102の近傍において、発光素子102の下面あるいはそれよりも低くなるように設けられている。銀ペースト107の厚みは、例えば、約20ミクロン程度であるが、このように樹脂層200の厚みあるいは充填量を調節することは可能である。

また一方、図3(b)に表した例の場合、樹脂層200の上面は、発光素子102の側面の一部を覆っている。ただし、樹脂層200は、発光層124の側面を覆わないように設けられている。

本発明によれば、これら図3(a)及び(b)に例示した如く、樹脂層200が発光素子102の近傍において、その発光層124の側面よりも低いレベルとなるように設ける。このようにすれば、発光層124の側面が樹脂層200により覆われることがなくなる。その結果として、同図に例示した如く、発光層124の側面から放出された光Lが樹脂層200の表面付近で光反射性フィラーにより散乱され、上方に取り出すことができる。

またさらに、特開2000−150969号公報に開示された従来構造と比較した場合、本実施形態の構造は、光度が極めて安定する。すなわち、従来構造の場合には、前述したように、樹脂の充填量が僅かでも超過したり、または事後的な「這い上がり」が生ずると、発光素子の上面すなわち光取り出し面が樹脂により覆われて、光度が大幅に低下する。

これに対して、本実施形態の構造によれば、樹脂層200の充填レベルは、発光素子102の側面の発光層124の高さ以下とされている。このため、樹脂の充填量が多少超過しても、発光素子102の上面までが樹脂により覆われるという事態には至らない。また、事後的な「這い上がり」が生じた場合でも、発光素子102の上面までは、マージンが確保されているため、光度の大幅な低下を防ぐことができる。

なお、本発明においては、図3(a)及び(b)に例示した如く、発光素子102の近傍において光反射性フィラーを含有した樹脂層200の厚みを制限する。このために、樹脂層200の反射率が十分に確保できないような場合には、図2に例示した如く、発光素子102から離れた部分において樹脂層200を厚く形成することにより、反射率を高くして、光取り出し効率を上げることができる。

封止体104や樹脂層200を構成するマトリクス材料としては、例えば、エポキシ樹脂やシリコーン(silicone)樹脂を用いることができる。但し、発光素子102から放出される光が紫外線領域の波長を有する場合には、シリコーン樹脂を用いることが望ましい場合が多い。

すなわち、封止体104や樹脂層200は、発光素子102から放出される1次光に晒される部材である。このため、これらの部材は、発光素子102からの1次光のエネルギーよりも大きな結合エネルギーを有する材料からなることが望ましく、さらに、発光素子102からの1次光を透過し、さらに、光反射性フィラーにより散乱された光や、または蛍光体により波長変換された発光も透過する特性を有するものであることが望ましい。

しかし、封止体104や樹脂層200の材料として従来のエポキシ樹脂を用いると、発光素子102から放出される1次光に対する耐光性が十分でない場合がある。具体的には、発光素子からの1次光を長期間に亘って受けると、当初は透明なエポキシ樹脂が変色し、黄色から茶褐色さらには黒色になる。その結果として、光の取り出し効率が大幅に低下するという問題が生ずることが判明した。この問題は、1次光の波長が短いほど、顕著となる。

これに対して、シリコーン樹脂を用いると極めて良好な結果が得られる。すなわち、シリコーン樹脂を用いた場合は、比較的短波長の光を長期間照射しても、変色などの劣化は殆ど生じない。その結果として、短波長光を1次光とした発光装置に用いて、高い信頼性を実現することができた。

例えば、シリコーン樹脂は、紫外線から可視光のほぼ全ての波長範囲の光に対して高い透過率を有し、しかも、この波長範囲において、実用的なLEDの発光を1000時間照射しても、透過率は初期値の60%以上保持する特性を有している。

これらの工程の際に、特に硬化前の粘度が100cp〜10000cpのシリコーン樹脂を用いると、光反射性フィラーや蛍光体が樹脂内に均一に分散された後に、沈降や偏析を生ずることがない。このため、励起された蛍光体から放出された発光が他の蛍光体で過度に散乱、吸収されること無く、屈折率の大きな蛍光体で適度に均一に散乱され、光の混合も均一に生ずるため色調の「むら」も抑制できる。

さらに、シリコーン樹脂は、樹脂部103との付着強度も強く、耐湿性が高く温度ストレスによるクラック等も少ない。また、シリコーン樹脂を充填することにより周囲の温度変化による発光素子102およびAuワイア109に対する樹脂ストレスを著しく軽減させることができる。

またさらに、「ゴム状シリコーン樹脂」と「ゲル状シリコーン樹脂」とを比較すると、「ゴム状シリコーン樹脂」のほうが有利である。すなわち、ゲル状シリコーンを用いた場合、その内部に分散させた光反射性フィラーや蛍光体がマイグレート(移動)する傾向が見られた。例えば、封止体104の材料としてゲル状シリコーン樹脂を用い、蛍光体を分散させて通電動作を継続すると、蛍光体が樹脂中を拡散し、色調が変化する現象が見られた。RGB3色混合型の場合、赤色(R)蛍光体の比重が大きいため、この蛍光体が鉛直下方にマイグレートし、色度座標のx値が大きくなる現象が見られた。

図4は、通電時間に対して色度xの変化を測定した結果を表すグラフである。同図に表したように、封止体104の材料としてゲル状シリコーン樹脂を用いた場合、通電時間が100時間付近から色度xが上昇し始め、1000時間を超えると加速度的に上昇する。これに対して、ゴム状のシリコーン樹脂を用いた場合は、通電動作により発光装置の温度が上昇した状態で10000時間近く動作させても、色調の変化は観察されなかった。これは、ゴム状のシリコーン樹脂の場合は、硬度が高く緻密なため、蛍光体の拡散が生じにくいためであると考えられる。

つまり、ゲル状シリコーン樹脂の代わりにゴム状シリコーン樹脂を用いることにより、発光特性の変動を解消できることが判明した。

(光反射性フィラーについて)
樹脂層200に含有させる光反射性フィラーとしては、発光素子102から放出される1次光や、蛍光体により生ずる2次光に対する反射率の高い材料を用いることが望ましい。また、同時に、熱伝導率の高い材料を用いれば、発光素子102からの放熱性を改善し、発光特性を向上させることも可能となる。

本発明者の検討によれば、特に、発光素子102の発光波長が波長400ナノメータ程度の短波長のものを用いる場合には、光反射性フィラーとして、チタン酸カリウム(K2TiO3)を用いるとよいことが分かった。

まず、図7を見ると、金の場合、波長700乃至1000ナノメータの範囲では100パーセントに近い反射率が得られているが、波長700ナノメータよりも波長が短くなると、反射率は急減し、波長400ナノメータにおいては、反射率は40パーセント以下にまで低下してしまう。

これに対して、チタン酸カリウムでは380nmの紫外光領域でも60パーセント程度の高い反射が得られ、さらに波長が長くなれば反射率は上昇する。また、酸化チタンの場合も、波長約430乃至800ナノメータの範囲において概ね90パーセント以上の反射率が得られ、波長400ナノメータにおいても、反射率は50パーセント前後を維持している。

つまり、酸化チタンやチタン酸カリウムを光反射性フィラーとして用いると、発光素子102からの1次光も、蛍光体により生じた2次光も、高い反射率で反射することができる。図5乃至図7のグラフからみると、発光素子102からの1次光の波長が500ナノメータ以下の場合には、金(Au)よりも酸化チタンまたはチタン酸カリウムのフィラーを用いたほうが高い反射率が得られることが分かる。

樹脂層200を設けない比較例の場合、発光素子102から放出された1次光や蛍光体から放出された2次光は、リード105、106の表面にコーティングされた金(Au)により反射される。しかし、図5乃至図7から分かるように、金の反射率が、特に短波長領域において劣るため、UVパワー、白色発光ともに、酸化チタンやチタン酸カリウムをフィラーとして用いたサンプルより低くなることが分かる。

つまり、本発明においては、光反射性フィラーとして、チタン酸カリウムを用いることにより、光取り出し効率を改善することができる。これは、フィラーが光を反射する効果と、熱伝導性が改善されるために発光素子102からの放熱が良好となり、素子の発光特性が向上するからであると考えられる。酸化チタンをフィラーとして用いた場合も同等のデータを得た。ただし、二酸化ケイ素ではその効果は10%に満たなかった。
また、発光素子102の近傍にフィラーが存在することにより、光学面での効果のみならず、信頼性の点でも非常に大きな効果が得られる。すなわち、光反射性フィラーを用いずに、発光素子102を例えばエポキシ樹脂で封止した場合には、温度サイクル2000サイクルにて、チップ接合面や接着面などでの剥離の傾向が見られるが、フィラー入りの樹脂層200を設けた場合、温度サイクル5000サイクルでも、そのような現象はみられない。これは、フィラーを入れたことによる、樹脂の強度アップ、熱膨張率抑制などの効果によるものと考えられる。

なお、本発明者の試作検討によれば、樹脂層200のマトリクスとして、エポキシまたはJIS−A値で50以上の硬度を有するシリコーン樹脂を用いた場合に、酸化チタンあるいはチタン酸カリウムの混合比は、10乃至50パーセントとすると、良好な結果が得られた。また、その他のフィラーとしては、チタン酸カルシウム、チタン酸マグネシウム、チタン酸ナトリウムなどを挙げることができる。

(蛍光体について)
