【発明の属する技術分野】
本発明は、光検出部と電荷読み出し部を表面上に備えた裏面入射型固体撮像素子に関し、特に、電荷読み出し部の裏面を遮断膜で覆った裏面入射型固体撮像素子に関する。

【従来の技術】
図7は、全体が400で表される、特開平6−45574号公報に記載された、裏面からエネルギ線が入射する、裏面入射型の半導体エネルギ検出器の断面図である。
半導体エネルギ検出器400は、シリコンウエハ401を含む。シリコンウエハ401の上面および裏面(図7では、上方を半導体エネルギ検出器400の「裏面側」、下方を半導体エネルギ検出器400の「表面側」とする。)には窒化シリコン膜402が設けられている。シリコンウエハ401の裏面側の窒化シリコン膜402上には、金属配線403が設けられ、その上に金属バンプ404が設けられている。

一方、第1ウエハ409の表面側には、CCDを含む光検出部408と、光検出部408に接続された金属配線407とが設けられ、更に、窒化シリコン膜406が保護膜として設けられている。第1ウエハ409の裏面側には、酸化シリコン膜410、第2ウエハ411が設けられている、第2ウエハ411の裏面側には、窒化シリコン膜412が設けられている。更に、窒化シリコン膜412をエッチングマスクに用いて、光検出部408の裏面側の、第2ウエハ411が除去されて、凹部413が設けられている。

更に、第1ウエハ409の表面側と、シリコンウエハ401の裏面側とは、樹脂層405により接着されている。このとき、金属バンプ404により、金属配線403と金属配線407とが、電気的に接続される。

半導体エネルギ検出器400では、可視近赤外光等のエネルギ線420を裏面側から入射させることにより、凹部413を通ってエネルギ線420が光検出部408に入り、検出される。特に、光検出部408の表面側に設けられた金属配線403や樹脂層405等に遮断、吸収されることなく、光検出部408にエネルギ線420を入射させることができ、高効率でエネルギ線420の検出が可能となる。

【発明が解決しようとする課題】
しかし、第2ウエハ411の膜厚は、約500〜600μmであり、第2ウエハ411をエッチングして凹部413を形成する工程において、かかる数100μmの第2ウエハ411をエッチングする必要がある。
凹部413は、光検出部408の裏面にのみ設けられることが最適であるが、第2ウエハ411のエッチング工程では、横方向にもエッチングが進行し、特にエッチング量が数100μmと大きいため、光検出部408の裏面側のみが開口するようにエッチング形状を制御することは困難であった。
このため、凹部413の幅が光検出部408より広がることにより、光検出部408の周囲に、検出した電荷を電気信号として読み出すために設けた電荷読み出し部(図示せず)にもエネルギ線420が入射した。かかるエネルギ線420は光電変換により電子・正孔対を形成し、発生した電荷が電気信号と混ざることによりノイズが生じるという問題があった。また、逆に、凹部413の幅が光検出部408の幅より狭くなることにより、エネルギ線420の検出感度が低下するという問題もあった。

そこで、本発明は、光検出部と電荷読み出し部を備えた裏面入射型固体撮像素子において、光検出部のみに光を入射させ、電荷読み出し部に光が入射することによるノイズの発生を防止した裏面入射型固体撮像素子の提供を目的とする。

【課題を解決するための手段】
本発明は、検出する入射光を裏面側から入射させる裏面入射型固体撮像素子であって、表面と裏面とを備えたシリコン基板と、該シリコン基板の表面上に設けられ、入射光を電荷として検出する光検出部と、該シリコン基板の表面上に設けられ、該光検出部で検出した該電荷を電気信号として読み出す電荷読み出し部と、該シリコン基板の裏面上に順次積層された絶縁層およびシリコン層と、該シリコン層と該絶縁層を裏面側からエッチングして設けられた凹部であって、該凹部の底面に、該シリコン基板を挟んで該光検出部と対向する該絶縁層を残した凹部と、該絶縁層を除いて、該シリコン基板および該シリコン層の裏面側を覆う遮光膜とを含むことを特徴とする裏面入射型固体撮像素子である。
かかる裏面入射型固体撮像素子では、裏面側からの入射光は、光検出部にのみ入射し、電荷読み出し部には入射しない。このため、電荷読み出し部で、光電変換により電荷が発生するのを防止できる。この結果、かかる電荷の発生に起因するノイズの発生を防止でき、検出感度の高い裏面入射型固体撮像素子を得ることができる。

かかる裏面入射型固体撮像素子でも、電荷読み出し部での電荷の発生に起因するノイズの発生を防止し、検出感度の高い裏面入射型固体撮像素子を得ることができる。

【発明の実施の形態】
実施の形態1.
図1は、全体が100で表される、本発明の実施の形態1にかかる裏面入射型固体撮像素子であり、(a)は上面図、(b)は(a)をI−I方向に見た場合の断面図、(c)は裏面図を示す。
裏面入射型固体撮像素子100は、表面と裏面を有するシリコン基板1を含む。ここでは、図の上側の面を表面、下側の面を裏面とする。シリコン基板1の裏面上には、埋め込み酸化層2、シリコン層(SOI層)3が設けられている。シリコン基板1、埋め込み酸化層2、シリコン層3は、いわゆるSOI(Silicon On Insulator)基板を構成する。

シリコン基板1の表面上には、可視近赤外光等の入射光を検出する光検出部4が設けられている。光検出部4は、例えばCCDがマトリックス状に配置された構造となっている。シリコン基板1の表面上には、光検出部4に隣接して電荷読み出し部5が設けられている。電荷読み出し部5は、例えば転送電極と出力アンプ回路とを含む。光検出部4と電荷読み出し部5とは、例えばアルミニウム配線により接続されている。シリコン基板1の表面上には、光検出部4、電荷読み出し部5を覆うように、例えば酸化シリコンからなる保護膜6が設けられている。

シリコン基板1の裏面には、埋め込み酸化層2、シリコン層3を部分的に除去して形成した凹部8が設けられている。凹部8の底面の、シリコン基板1を挟んで光検出部4と対向する対向領域には、埋め込み酸化層2が残されている。更に、凹部8の底面に残された埋め込み酸化層2上を除き、シリコン基板1の裏面側を覆うように遮光膜11が設けられている。遮光膜11は、例えば白金のシリサイドからなる。

裏面入射型固体撮像素子100では、可視近赤外光等の入射光が裏面側から入射すると、埋め込み酸化層2、シリコン基板1を透過して光検出部4に到達する。一方、遮光膜11に入射した入射光は反射されて、光検出部4には入射しない。光検出部4に入射光が到達すると、光電変換により電荷が発生する。かかる電荷は、光検出部4のCCDで蓄積された後、アルミニウム配線を通って電荷読み出し部5に送られる。電荷読み出し部5では、送られてきた電荷を読み出し、電気信号として処理する。
上述のように、裏面入射型固体撮像素子100では、シリコン基板1の裏面側の、シリコン基板1を挟んで光検出部4と対向する領域は、遮光膜11に覆われている。このため、裏面側からの入射光は、光検出部4にのみ入射し、電荷読み出し部5等のその他の領域には入射しない。この結果、電荷読み出し部5に入射光が入射することにより、電荷読み出し部5で電荷が発生するのを防止でき、かかる電荷の発生に起因するノイズの発生を防止できる。

次に、図2を参照しながら、裏面入射型固体撮像素子100の製造方法について説明する。図2中、図1と同一符号は、同一又は相当個所を示す。かかる製造方法は、以下の工程1〜8を含む。

工程1:図2(a)に示すように、シリコン基板1、埋め込み酸化層2、シリコン層3からなるSOI基板を準備する。ここでは、シリコン基板1側を表面側、シリコン層3側を裏面側とする。

工程2:図2(b)に示すように、光検出部4と電荷読み出し部5を形成する。上述のように、光検出部4には、例えばマトリックス状のCCDを形成する。一方、電荷読み出し部5には、例えば転送電極と出力アンプ回路を形成する。光検出部4と電荷読み出し部5との間は、アルミニウム配線(図示せず)により接続する。続いて、CVD法を用いて、シリコン基板1の表面側に、光検出部4と電荷読み出し部5を覆うように、例えば酸化シリコンからなる保護膜6を形成する。

工程3:図2(c)に示すように、シリコン層3の裏面に、CVD法を用いて酸化シリコン層を堆積し、パターニングしてエッチングマスク7を形成する。エッチングマスク7の開口領域は、光検出部4が形成された領域より広くする。
エッチングマスク7の材料としては、保護膜6の材料と同じ酸化シリコンの他に、窒化シリコン等を用いてもかまわない。

工程4:図2(d)に示すように、エッチングマスク7を用いて、シリコン基板1を裏面側から、ウエットエッチングする。エッチング溶液には、例えば、弗化水素酸、硝酸、および酢酸の混合液や、水酸化カリウムの水溶液を用いる。
このように、埋め込み酸化層2とシリコン層3とのエッチング選択比が大きなエッチング溶液を用いることにより、埋め込み酸化層2の裏面側のシリコン層3のみを選択的に除去でき、図2(d)に示すような凹部8を得ることができる。

工程5:図2(e)に示すように、エッチングマスク7を除去する。続いて、シリコン基板1、埋め込み酸化層2を挟んで光検出部4と対向する対向領域に、レジストマスク9を形成する。
ここでは、エッチングマスク7を除去したが、必ずしも除去する必要はない。

工程6:図2(f)に示すように、レジストマスク9を用いて、シリコン基板1の裏面上の埋め込み酸化層2をエッチングする。エッチング溶液には、例えば弗化水素酸を用いる。
かかる工程では、光検出部4の裏面側の埋め込み酸化層2を除去しても構わないが、埋め込み酸化層2は光を透過させる上、シリコン基板1の裏面を安定化させる効果があるので、除去しない方が好ましい。
なお、埋め込み酸化層2の厚みは数100nm程度なので、光検出部4の裏面側にシリコン酸化層2を残しても、その段差は問題とならない。

工程7:図2(g)に示すように、例えばスパッタ法を用いて、シリコン基板1の裏面側に、白金等の金属膜10を形成する。

工程8:図2(h)に示すように、熱処理を行うことにより、金属膜10とシリコン基板1、シリコン層3とを反応させる。かかる熱処理工程で、埋め込み酸化層2と接触している部分の金属層10はシリコンと反応せず、シリサイドとはならない。また、シリコンと反応してシリサイドを形成する金属は多いが、白金やパラジウムを金属層10に用いることにより、400℃以下の低温でシリサイドを形成できる。従って、シリコン基板1の表面上にアルミニウム配線が形成されている場合であっても、アルミニウム配線の信頼性を損なうことなく遮光膜11を形成できる。
続いて、例えば王水を用いて、未反応の金属層10を選択的に除去する。これにより、シリコン基板1、シリコン層3の露出部分を覆うように、例えば白金シリサイドからなる遮光膜11が形成される。このように、未反応の金属層10の除去にウェットエッチングを用いることにより、埋め込み酸化層2等は物理的なダメージを受けない。
なお、遮光膜11に、後述するタングステンやモリブデンを用いることも可能である。
以上の工程で、図1に示す裏面入射型固体撮像素子100が完成する。

埋め込み酸化層2の裏面上に遮光膜11を形成する場合、埋め込み酸化層2の裏面全面に金属層10を堆積し、シリコン基板1を挟んで光検出部4と対向する対向領域の金属層10を除去して遮光膜を形成することも可能である。しかしながら、かかる方法では、シリコン基板1と埋め込み酸化層2との界面に欠陥が形成され、光電変換により形成された電子がこの界面で再結合し、検出感度低下の原因となる。また、遮光膜11の下に埋め込み酸化層2が残ることにより、遮光膜11と埋め込み酸化層2との界面、および埋め込み酸化層2とシリコン基板1との界面で光が散乱され、電荷読み出し部5に迷光が侵入し、ノイズになるという問題もある。これに対して、本実施の形態1にかかる製造方法では、埋め込み酸化層2と遮光膜11とが積層されないため、かかる問題が解決できる。

上述の裏面入射型固体撮像素子100では、シリコン基板1、埋め込み酸化層2、およびシリコン層3からなるSOI基板を用いたのに対し、本実施の形態2にかかる裏面入射型固体撮像素子200では、シリコン基板1のみを用いる。このため、凹部8は、シリコン基板1に設けられる。
また、シリコン基板1の裏面を覆う遮光膜11の材料には、例えばタングステンやモリブデンが用いられる。かかる材料は、シリサイドを形成することなく遮光膜11として用いられる。

裏面入射型固体撮像素子200では、可視近赤外光等の入射光が裏面側から入射すると、酸化シリコン層12、シリコン基板1を透過して光検出部4に到達する。一方、遮光膜11に入射した入射光は反射されて、光検出部4には入射しない。このため、電荷読み出し部5に入射光が入射することによる電荷読み出し部5での電荷の発生を防止でき、かかる電荷の発生に起因するノイズの発生を防止できる。

工程1:図4(a)に示すように、表面と裏面とを有するシリコン基板1を準備する。ここでは、図面の上側を表面側、下側を裏面側とする。

ここでは、エッチングマスク7を除去したが、必ずしも除去する必要はない。

かかる工程では、光検出部4の裏面側の酸化シリコン層12を除去しても構わないが、酸化シリコン層12は光を透過するとともに、シリコン基板1の裏面を安定化させる効果があるので、除去しない方が好ましい。
また、酸化シリコン層12の厚みは数100nm程度なので、酸化シリコン層12を残しても、その段差は問題とならない。

工程8:図4(h)に示すように、例えばWF6とH2の混合ガスや、WF6とHeの混合ガス等を用いたCVDにより、露出したシリコン基板1の裏面上にタングステンからなる遮光膜11を選択的に成長させる。遮光膜11には、タングステンに代えてモリブデンを用いても良い。また、遮光膜11は、金属のシリサイドから形成しても構わない。
以上の工程で、図3に示す裏面入射型固体撮像素子200が完成する。

裏面入射型固体撮像素子300では、シリコン基板1の表面上に光検出部4、電荷読み出し部5が設けられ、更に、酸化シリコンからなる保護膜6で覆われている。また保護膜6の上には、補強用基板14が接着されている。補強用基板14は、例えばシリコンやセラミックスからなる。接着には、例えば樹脂材料が用いられる。

続いて、例えば王水を用いて、酸化シリコン層12上の未反応の金属層10を選択的に除去する。これにより、シリコン基板1の露出部分を覆うように、例えば白金シリサイドからなる遮光膜11が形成される。
なお、遮光膜11の形成は、シリコン基板1の裏面のシリコン酸化層12をパターニングした後、選択成長により行ってもよい。また、遮光膜11には、タングステンやモリブデンを用いてもかまわない。
以上の工程で、図5に示す裏面入射型固体撮像素子300が完成する。

本実施の形態にかかる製造方法では、シリコン基板1の全体を薄層化するため、シリコン基板1の裏面の段差を小さくでき、リソグラフィ工程を簡単に、精度良く行うことができる。

なお、実施の形態1〜3では、シリコン基板を用いた裏面入射型固体撮像素子について説明したが、GaAs基板やInP基板等を用いた他の裏面入射型固体撮像素子にも、本実施の形態にかかる構造を適用できる。

また、光検出部4を構成するCCDイメージセンサには、フレーム転送方式、インターライン方式、いずれの方式のイメージセンサを用いても構わない。更には、TDI(Time Delay and Integration)方式のイメージセンサにも適用することができる。

【発明の効果】
以上の説明から明らかなように、本発明にかかる裏面入射型固体撮像素子では、裏面側からの入射光は光検出部にのみ入射し、電荷読み出し部には入射しないため、電荷読み出し部での電荷の発生を防ぎ、かかる電荷に起因するノイズの発生を防止できる。この結果、検出感度の高い裏面入射型固体撮像素子を得ることができる。

TECHNICAL FIELD OF THE INVENTION
The present invention relates to a back-illuminated solid-state imaging device having a photodetection unit and a charge readout unit on the front surface, and more particularly to a back-illuminated solid-state imaging device in which the back surface of the charge readout unit is covered with a blocking film.

[Means for Solving the Problems]
The present invention is a back-illuminated solid-state imaging device in which incident light to be detected is incident from the back side, a silicon substrate having a front surface and a back surface, provided on the front surface of the silicon substrate, and using the incident light as electric charges. A light detection portion to be detected, a charge readout portion provided on the front surface of the silicon substrate and reading out the charge detected by the light detection portion as an electric signal, an insulating layer sequentially stacked on the back surface of the silicon substrate, and A silicon layer, and a concave portion provided by etching the silicon layer and the insulating layer from the back surface side, and leaving the insulating layer facing the light detecting portion with the silicon substrate interposed therebetween on the bottom surface of the concave portion. And a light-shielding film covering the silicon substrate and a back surface of the silicon layer except for the insulating layer.
In such a back-illuminated solid-state imaging device, incident light from the back side is incident only on the photodetection unit and not on the charge readout unit. Therefore, it is possible to prevent the charge readout unit from generating charges due to photoelectric conversion. As a result, generation of noise due to the generation of such charges can be prevented, and a back-illuminated solid-state imaging device with high detection sensitivity can be obtained.

The present invention is also a back-illuminated solid-state imaging device that causes incident light to be detected to enter from the back side, wherein the silicon substrate includes a front surface and a back surface, and is provided on the front surface of the silicon substrate. Even with such a back-illuminated solid-state imaging device, it is possible to prevent the occurrence of noise due to the generation of charge in the charge readout unit and obtain a back-illuminated solid-state imaging device with high detection sensitivity.
