く広く定義することができる。この方法は: (a)起動アームに所定の長さtpを有する少なくとも一つの電流パルスを通す
工程と; (b)起動アーム所定のレベルの動きを検出する工程とを含む。 この方法は、上に定義するようにマイクロ電気機械(MEM)装置の起動中の不
良検出を可能とする。アームに所定の長さの電流パルスを流した後も所定のレベ
ルの動作が検出されない場合は、例えば、不良がアーム内で起こっているか、も
しくはアームの動きをさえぎる障害の結果、アームの動作が阻害されていること
が考えられる。

のレベルの動作に対する検出を行う。
起動アームの起動時にインクの滴を吐出するように操作可能なインク吐出ノズル
の形態のMEM装置に関連して採用する。本発明のこの後者の好ましい形態にお
いて、起動アームの第2の端部は、好ましくは、起動アームが内部まで延在して
いるチャンバからインクを移動させるために採用する一体型パドルに連結してあ
る。

加熱および冷却により、支持構造体に対して有効に旋回する。
出法の好ましい実施形態の説明からすべて理解できよう。
ジェットノズル装置がMEMSおよびCMOS技術を統合することによって作製
するチップの一部として示されている。完成したノズル装置は、シリコン基板(s
ilicon substrate)20を有する支持構造体と、金属酸化膜半導体層(metal oxid
e semiconductor layer)21と、表面安定化処理層(passivation layer)22、
および非腐食性誘電被覆/チャンバ形成層(non-corrosive dielectric coating/
chamber-defining layer)23を備えている。

の内側部分32内で急速抵抗加熱が起こり、その結果、アーム部が一瞬伸張する

に対する旋回動作と等しく、よってチャンバ24および25内でパドル27が移
動する。

電流を起動アームの内側部分を通すと電気的にアクティブとなる移動接触要素3
7を備えている。移動接触要素37は起動アームの第2の端部38に隣接して位
置しており、よって、端部の端子34および35に印加される電圧Vで、移動接
触要素は約V/2の電位となる。また、移動センサは、CMOS層22と一体的
に形成されるとともに起動アーム28が所定の程度まで上方向に旋回すると、移
動接触要素37が接触する位置に位置する固定接触要素39も備えている。固定
接触要素は、増幅要素40とマイクロプロセッサ装置41に電気的に接続されて
おり、その両者とも図11に示すとともに、その構成要素は、装置のCMOS層
22内で具体化している。
位置にあるときには、移動および固定接触要素37および39の間に接触は起こ
らない。反対側端部では、図8および9に示すようにアクチュエータのアームと
パドルが過度に動くと、移動および固定接触要素37および39の間で接触が起
こる。アクチュエータのアーム28とパドル27がノズルからインクを吐出させ
るのに十分な普通の程度まで起動された場合には、移動および固定接触要素の間
に接触は起こらない。すなわち、インクがチャンバ25から普通に吐出されると
、アクチュエータのアーム28とパドル27は一部が図7および8に示した位置
の間にくるように移動する。この(中間)位置は図10に示すが、これは、ノズ
ルからインクが普通に吐出されている間ではなく、ノズルが遮断された結果を示
すものである。
低いインク吐出位置まで起動させるために適用可能な励磁時間のグラフを示すも
のである。図12の励磁によって起こるパドル27の移動は、図14の下側のグ
ラフ42によって示されており、最大限に移動しても、移動線43で示す最適な
レベルより低いことがわかる。

詰まりが起きると、図10に示すように、パドル27およびその結果アクチュエ
ータのアーム28は、ノズルからインクを吐出するのに必要な通常の最大限まで
動かないように阻止される。結果、アクチュエータのアームの、通常最大限の動
きは起きず、移動および固定接触要素37および39の間では接触は起こらない
。
ない場合は、ノズル装置に詰まりが発生していることが考えられる。これは、起
動アーム28にさらに、起動アームに通常通されるものよりかなり高いエネルギ
ーレベルを有する電流パルスを流すことによって修正できる場合がある。これに

- 【請求項1】 支持構造体と、起動アームに流れる熱起誘導電流の影響で支持構造体に対して
移動可能である起動アームと、起動アームに関連する移動センサとを有するタイ
プのマイクロ電気機械装置内の不良を検出するための方法において; (a)起動アームに所定の期間tpを有する少なくとも一つの電流パルスを通す
工程と; (b)起動アームの所定のレベルの動きを検出する工程と を含む前記方法。 - 【請求項2】 支持構造体と、起動アームに流れる熱起誘導電流の影響で支持構造体に対して
移動可能である起動アームと、起動アームに関連する移動センサとを有するタイ
プのマイクロ電気機械装置内の不良を検出し、修復する方法において、 (a)請求項1で請求する方法で不良を検出する工程と; (b)少なくとももう一つの電流パルスを不良検出電流パルスより大きいエネル
ギーレベルで起動アームに流すことにより不良を修復する工程と を含む前記方法。 - 【請求項3】 起動アームの動きに伴って液体が吐出される液体受容チャンバを有する液体吐
出ノズルに関して採用される請求項1に記載の方法。 - 【請求項4】 起動アームの動きに伴ってインクが吐出されるインク受容チャンバを有するイ
ンク吐出ノズルに関して採用される請求項1に記載の方法。 - 【請求項5】 動作センサが、起動アームと一体に形成された移動接触要素と、支持構造体と
支持構造体内に形成された電気回路要素と一体に形成された固定接触要素とを備
え、起動アームの所定のレベルの動作が固定および移動接触要素間の接触により
検出されることを特徴とする、請求項4に記載の方法。 - 【請求項6】 所定のパルスtpを有する単一の電流パルスを起動アームに流し、単一の電流
パルスを通した結果として起こる起動アームの所定の動きに対する検出を行うこ
とを特徴とする、請求項4に記載の方法。 - 【請求項7】 連続して増加する期間tpを有する一連の電流パルスを起動アームに継続時間
tより長く流し、t>tw>tpの所定のタイムウィンドウtw内で起動アーム
の所定のレベルの動きに対して検出を行うことを特徴とする、請求項4に記載の
方法。
