Abstract

A method of producing a barrier layer junction in a sheet of semi-conductor comprises means for introducing an impurity to convert the previously neutral sheet into an excess semi-conductor, and then causing another impurity to produce a thin layer of deficit semi-conductor at one surface. In an embodiment, neutral germanium is heated in a rare-gas atmosphere containing volatilized copper, the germanium being supplied with a negative potential, whereupon the copper ions diffuse into the germanium to produce an excess semi-conductor. One surface is then neutralized by heating in a helium atmosphere containing a small amount of oxygen, followed by a repetition of the original heat treatment but with volatilized aluminium instead of copper, to produce a layer of deficit semi-conductive material.
