Abstract
1362827 Single crystals of III-V and II-VI compounds WESTERN ELECTRIC CO Inc 30 Sept 1971 [5 Oct 1970] 45485/71 Heading C1A Single crystals of compounds of Group II and Group VI elements or Group III and Group V elements of the Periodic Table are prepared by forming a first gaseous stream, e.g. via inlet 43 containing one or more of the Group VI or Group V constituents, forming a second gaseous stream, e.g. via inlet 45, containing a compound of oxygen and the respective Group II or Group III constituents by passing a stream containing water vapour over a mass 62 of the Group II or Group III constituent e.g. in boat 58, controlling the temperature of the gases, e.g. via furnace 36 and independently varying the partial pressure of the separate gaseous streams so as to grow the crystal, and directing the separate gaseous streams at a substrate 22 positioned in their path upon which the crystal is grown, the gaseous streams being mixed in the region 65 adjacent the substrate. The crystal grown is preferably GaP when the first stream from inlet 43 includes phosphorus and that via 45 includes gallium oxide. The first stream may have been produced by decomposing phosphine. The gallium oxide may have been produced by passing water vapour over heated liquid gallium. The gallium 62 may be between 700 and 1200 C. and the substrate 22 at 900-1200 C. A third gaseous stream 71 may be introduced via inlet 44 which stream contains a dopant and is directed at the crystal. The dopant may be Te, Se, S, Zn, Cd, H2Se(CH3)2Zn, O2, NH3 or N2. Preferably the three streams all flow in the same direction. The substrate is preferably positioned at 90 degrees to the direction of flow of the gas streams. Particular pressure and temperature data is given for GaP.
