Description Titre de l'invention : procédé de formation d’un revêtement par dépôt chimique en phase vapeur Domaine Technique [0001] Cette divulgation concerne le domaine des revêtements et plus particulièrement celui des procédés pour former des revêtements par dépôt chimique en phase vapeur (ou CVD, de l’anglais Chemical Vapor Deposition), notamment pour protéger d’environnements agressifs les substrats à base céramique. Technique antérieure [0002] Les matériaux composites à matrice céramique (CMC), et en particulier ceux à base carbure (généralement dénommés SiC/SiC) ont été proposés pour des nombreuses applications, et notamment pour la réalisation de pièces de turbines à gaz, telles que les aubes et les distributeurs. En effet, grâce à leurs propriétés de résistance à la chaleur, ces matériaux permettent de diminuer voire éliminer le refroidissement classiquement utilisé dans des pièces de turbine métalliques à base de nickel et/ou cobalt, tout en autorisant un accroissement des températures de fonctionnement. [0003] Cependant, dans l’environnement corrosif d’une turbine, les CMC SiC/SiC peuvent être soumis à oxydation donnant lieu à la formation d’oxyde de silicium, et la volatilisation de cet oxyde de silicium sous l’effet de la vapeur d’eau. Ainsi, pour des applications à température intermédiaires (comprises entre 800°C et 1400°C) en environnement riche en oxygène et vapeur d’eau, l’application d’un revêtement de protection est préconisé sur les pièces en composite à matrice céramique. [0004] Pour cela, le revêtement de protection peut comprendre typiquement un revêtement barrière ou revêtement barrière environnementale (en anglais : « Environmental Barrier Coating » ou EBC), par exemple à base de silicate de terre rare et, entre le substrat et le revêtement barrière, un revêtement d’accrochage (en anglais : « bond coating »), par exemple à base de silicium, pour assurer l’adhésion du revêtement barrière au substrat. L’oxydation du silicium du revêtement d’accrochage peut par ailleurs former une couche intermédiaire de silice, nommée oxyde de croissance thermique (en anglais : « Thermal Growth Oxide » ou TGO), entre le revêtement d’accrochage et le revêtement barrière. [0005] Le dépôt d’un tel revêtement d’accrochage sur un substrat peut s’effectuer par un procédé CVD, dansun réacteur approprié, comprenant une chambre de réaction. Typiquement, des EBC peuvent être obtenues à partir de précurseurs halogénosilane, comme par exemple HSiCl3. Ce type de précurseur est privilégié car il permet d’obtenir des revêtements d’accrochage présentant des propriétés satisfaisantes en termes de protection du substrat. [0006] Cependant, ce type de précurseurs est susceptible de former des espèces pyrophoriques, qui se déposent sur les parois du réacteur. Ces espèces sont inflammables à l’air, voire explosives. Elles représentent un risque important pour un opérateur qui doit ouvrir le réacteur afin de nettoyer les canalisations en aval de la chambre de réaction. Ces risques sont un frein considérable à l’industrialisation du procédé de dépôt du revêtement, et donc, plus généralement, à l’industrialisation de pièces SiC/SiC pour une application dans une turbomachine. [0007] Il existe donc un besoin d’amélioration du procédé pour compenser, au moins en partie, ces défauts précités. Exposé de l’invention [0008] Le présent exposé concerne un procédé de dépôt d’un revêtement par une méthode de dépôt chimique en phase vapeur dans un réacteur, le procédé comprenant la formation d’un revêtement d’accrochage sur une surface d’un substrat, à partir d’un précurseur comprenant du silicium, et l’insertion d’un acide de Lewis dans le réacteur lors de la formation du revêtement d’accrochage. [0009] Les inventeurs ont pu constater empiriquement que l’introduction d’un acide de Lewis lors de la formation du revêtement d’accrochage permet de réduire - voire d’éliminer- la formation d’espèces pyrophoriquesen aval de la chambre de réaction. Ainsi, la sécurité du procédé est grandement améliorée. [0010] De plus, un tel procédé sécurisé est plus simple à industrialiser car la maîtrise du risque permet de simplifier considérablement la mise en place du procédé pour l’opérateur. [0011] Dans certains modes de réalisation, le réacteur comprend une chambre chaude présentant un amont et un aval et configurée pour recevoir un substrat, un canal d’entrée relié à l’amont la chambre chaude configuré pour convoyer des gaz dans la chambre chaude ; un canal de sortie relié à aval de la chambre chaude configuré pour évacuer des gaz dela chambre chaude. [0012] Plus généralement, les espèces issues de la réaction en sortie de la chambre chaude sont désignées sous l’appellation de « gaz effluents » [0013] L’utilisation d’un tel dispositif facilite la mise en place du procédé. [0014] Dans certains modes de réalisation, le réacteur comprend un canal d’entrée secondaire relié à l’aval de la chambre chaude, et dans lequel l’acide de Lewis est introduit dans le réacteur au travers du canal d’entrée secondaire. [0015] Ainsi, l’insertion de l’acide de Lewis ne perturbe pas la formation du revêtement d’accrochage. Il devient donc possible d’inhiber la formation d’espèces pyrophoriques sans modifier les conditions de dépôt du revêtement d’accrochage. [0016] Dans certains modes de réalisation, l’acide de Lewis est introduit en amont de la chambre chaude, de façon conjointe au précurseur comprenant du silicium. [0017] Ainsi, il est possible de doper le revêtement d’accrochage. Par exemple, le revêtement d’accrochage peut être dopé au bore. Un tel revêtement peut, selon les applications, avoir des avantages, comme par exemple une amélioration de la tenue au fluage. [0018] Dans certains modes de réalisation, le débit d’Acide de Lewis dans le réacteur est supérieur ou égal à 1 sccm, préférentiellement supérieur ou égal à 5 sccm, encore plus préférentiellement supérieur à 10 sccm. [0019] Il est rappelé que l’unité sccm désigne un débit exprimé en « standard centimètre cube par minute », qui mesure un débit d’un fluide en centimètre cubes par minute, s’écoulant dans des conditions standards de températures et de pression. [0020] Dans cette configuration, l’inhibition de la formation des espèces pyrophoriques est améliorée. De manière générale, plus le débit d’acide de Lewis est important, plus la formation d’espèces pyrophoriques est inhibée. [0021] Dans certains modes de réalisation, l’acide de Lewis est l’un parmi BX3 ou AlX3, où X est un halogène. [0022] L’utilisation de ces acides de Lewis est particulièrement adaptée au présent procédé. En particulier, ces espèces chimiques réagissent de manière optimale avec les précurseurs comprenant du silicium, ce qui augmente l’inhibition de la formation des espèces pyrophoriques. [0023] Les caractéristiques et avantages précités, ainsi que d'autres, apparaîtront à la lecture de la description détaillée qui suit, d'exemples de réalisation du dispositif et du procédé proposé. Cette description détaillée fait référence aux dessins annexés. Brève description des dessins [0024] Les dessins annexés sont schématiques et visent avant tout à illustrer les principes de l’exposé. [0025] [Fig.1] La figure 1 représente schématiquement un procédé de formation d’un revêtement par dépôt chimique en phase vapeur selon un mode de réalisation de l’invention. [0026] [Fig.2] La figure 2 représente schématiquement un réacteur de dépôt chimique en phase vapeur selon un premier mode de réalisation. [0027] [Fig.3] La figure 3 représente schématiquement un réacteur de dépôt chimique en phase vapeur selon un deuxième mode de réalisation. [0028] [Fig.4] La figure 4 est un graphique représentant l’évolution de la concentration de certaines espèces chimiques dans le réacteur en fonction du débit de BCl3 introduit dans ledit réacteur. Description des modes de réalisation [0029] Afin de rendre plus concret l’exposé, un exemple de dispositif est décrit en détail ci-après, en référence aux dessins annexés. Il est rappelé que l'invention ne se limite pas à cet exemple. [0030] La figure 1 représente, schématiquement un procédé de formation d’un revêtement par dépôt chimique en phase vapeur selon un mode de réalisation de l’invention. Le procédé comprend la formation d’un revêtement d’accrochage E1 et la formation d’un revêtement barrière E2. [0031] A titre d’exemple non limitatif, la formation du revêtement barrière E2 s’opère par projection thermique ou par électrophorèse. Une couche de A2Si2O7 où A est par exemple Re, Yb ou Y, peut être ainsi déposée. [0032] La formation du revêtement d’accrochage est opérée par un procédé de dépôt chimique en phase vapeur (ou CVD, de l’anglais chemical vapor deposition). [0033] La figure 2 représente schématiquement un réacteur 10 apte à former le revêtement d’accrochage par CVD sur un substrat 20. Le réacteur 10 comprend un canal d’entrée 101 placé en amont d’une chambre chaude 103 et un canal de sortie 105 placé en aval de la chambre chaude 103. En outre, le réacteur 10 comprend un carter 104 attaché au canal de sortie 105. [0034] Par ailleurs, la formation du revêtement d’accrochage E1 comprend d’une part l’insertion E1’ d’un précurseur comprenant du silicium dans le réacteur 10 et d’autre part l’insertion E1’’ d’un acide de Lewis dans le réacteur 10. Avantageusement, les insertions du précurseur et de l’acide de Lewis dans le réacteur sont simultanées. [0035] En référence à la figure 2, l’acide de Lewis peut introduit en amont de la chambre chaude 103, de façon conjointe au précurseur comprenant du silicium. Dans ces circonstances, le revêtement d’accroche peut être dopé par un élément de l’acide de Lewis. Par exemple, si l’acide de Lewis est BCl3, le revêtement d’accroche peut être dopé au bore. [0036] Alternativement, en référence à la figure 3, un réacteur 10 selon un deuxième mode de réalisation peut comprendre un canal d’entrée secondaire 107 relié à l’aval de la chambre chaude. Dans ces circonstances, l’acide de Lewis est introduit dans le réacteur 10 au travers du canal d’entrée secondaire 107. [0037] A titre d’exemple non limitatif, le précurseur peut être un précurseur organo- silicié comme HSiCl3. L’acide de Lewis peut être, par exemple, BCl3, BF3 ou AlCl3. [0038] [Essais et exemples] [0039] Afin de mettre en évidence le rôle de l’acide de Lewis dans l’inhibition de la formation d’espèces pyrophoriques, plusieurs procédés ont été effectués dans le réacteur de la figure 2. [0040] Pour chacun de ces essais, la température de la chambre chaude a été fixée à 1000°C, la pression a été fixée à 5kPa et un débit de 66 sccm de HSiCl3 a été imposé entre le canal d’entrée 101 et le canal de sortie 105. Trois essais différents ont été effectués, dans lequel il a été un débit respectif de 0 sccm, 1 sccm et 10 sccm de BCl3 entre le canal d’entrée 101 et le canal de sortie 105. A la fin de chaque essai, le carter 104 a été observé pour y mesurer le dépôt d’espèces pyrophoriques, qui est pesé. [0041] Pour l’essai témoin à 0 sccm de BCl3, des espèces pyrophoriques se sont déposées sur le carter 104. La masse du dépôt d’espèces pyrophoriques est de l’ordre du gramme. L’ouverture du réacteur 10 est accompagnée d’un dégagement de HCl. [0042] Pour l’essai à 1 sccm de BCl3, le dépôt d’espèces pyrophoriques sur le carter 104 est faible, voire inexistant. La masse du dépôt d’espèces pyrophorique est de l’ordre de 0,01g. [0043] Pour l’essai à 10 sccm de BCl3, le dépôt d’espèces pyrophoriques sur le carter 104 est très faible, voire inexistant. La masse du dépôt d’espèces pyrophorique est inférieure à 0,01g . [0044] Il est donc conclu que le BCl3 inhibe la formation d’espèces pyrophoriques. [0045] Le BCl3, et plus généralement les acides de Lewis, semblent donc interférer dans le processus de formation de polysilanes à l’origine de la formation des espèces pyrophoriques. [0046] Pour rappel, la température de la chambre chaude 103 en fonctionnement permet de stabiliser des espèces non stables à température ambiante. Ainsi, l’utilisation de précurseurs comprenant du silicium peut faire apparaître du silicium dans un état singulet, comprenant un doublet non liant. Dans l’exemple du précurseur HSiCl3, du SiCl2 peut être formé. [0047] Dans ces circonstances, la réaction de polymérisation suivante se produit au sein de la chambre chaude 103. [0048] [Chem 1] [0049] ^^^^^^^^^^^^^ − ^^^^^^^^^^^^^ + ^^^^^ → ^^^^^^^^^^^^^ − ^^^^^ − ^^^^^^^^^^^^^ [0050] Le silicium à l’état singulet agit alors comme une base de Lewis. [0051] Sans vouloir se lier à une quelconque théorie, les inventeurs supposent que l’addition d’un acide de Lewis, par exemple BCl3, dans le réacteur 10 permet une nouvelle réaction chimique qui entre en compétition avec la réaction de polymérisation. [0052] [Chem 2] [0053] ^^^^^ + ^^^^^ → ^^^^⋯^^^^^ [0054] Cette réaction crée un adduit qui est apte à se dissocier à basse température pour reformer des espèces comme SiHCl3, SiH2Cl2 ou HBCl2. Ces espèces sont plus simples à traiter par l’opérateur, et peuvent être évacuées simplement par aspiration au cours du cycle de réaction. [0055] D'autres hypothèses réactionnelles peuvent être envisagées. Par exemple, il est envisageable que la présence de BCl3 ouvre d’autres voies de réaction à SiCl2. En effet, SiCl2 peut réagir directement avec BCl3 pour former SiCl3BCl2. Cette réaction peut, de façon analogue, entrer en compétition avec les réactions de polymérisation de SiCl2 citées plus haut. Dans de telles circonstances, l’observation montrerait que dans ce cas, la formation d’espèces borées légères, est favorable par rapport aux espèces polymériques plus lourdes. [0056] Par ailleurs, en présence d’un excès d’hydrogène (ce qui est le cas dans le présent réacteur), BCl3 est réduit en BHCl2 aux alentours de 800°C. Ainsi, il est envisageable que d’autres réactions avec BHCl2, analogues à celle possibles avec BCl3, conduisent à des espèces telles que SiCl3BHCl dont la présence a été observée. En toutes circonstances, un tel mécanisme prévoit la formation des mêmes espèces gazeuses, qui ne se déposent pas sur les parois du réacteur. [0057] La figure 4 représente l’évolution de la concentration de certaines espèces chimiques en sortie du réacteur 10 en fonction du débit de BCl3 introduit dans ledit réacteur 10. Ces mesures ont été effectuées dans les mêmes conditions que les essais commentés précédemment. [0058] On constate que l’introduction de BCl3 dans le réacteur 10, même à faible débit, favorise la formation des espèces SiHCl3, SiH2Cl2 ou HBCl2, mentionnées ci-dessus, ce qui semble confirmer qu’il existe bien une compétition entre la formation d’espèces gazeuses et la polymérisation, inhibant de fait la formation d’espèces pyrophoriques. [0059] Bien que la présente invention ait été décrite en se référant à des exemples de réalisation spécifiques, il est évident que des modifications et des changements peuvent être effectués sur ces exemples sans sortir de la portée générale de l'invention telle que définie par les revendications. En particulier, des caractéristiques individuelles des différents modes de réalisation illustrés/mentionnés peuvent être combinées dans des modes de réalisation additionnels. Par conséquent, la description et les dessins doivent être considérés dans un sens illustratif plutôt que restrictif. [0060] Il est également évident que toutes les caractéristiques décrites en référence à un procédé sont transposables, seules ou en combinaison, à un dispositif.

Claims

Revendications [Revendication 1] Procédé de dépôt d’un revêtement par une méthode de dépôt chimique en phase vapeur dans un réacteur, le procédé comprenant : la formation d’un revêtement d’accrochage sur une surface d’un substrat (20), à partir d’un précurseur comprenant du silicium, et l’insertion d’un acide de Lewis dans le réacteur lors de la formation du revêtement d’accrochage. [Revendication 2] Procédé selon la revendication 1, dans lequel le réacteur comprend: une chambre chaude présentant un amont et un aval et configurée pour recevoir le substrat, un canal d’entrée relié à l’amont la chambre chaude configuré pour convoyer des gaz dans la chambre chaude ; un canal de sortie relié à aval de la chambre chaude configuré pour évacuer des gaz de la chambre chaude. [Revendication 3] Procédé selon la revendication 2, dans lequel le réacteur comprend un canal d’entrée secondaire relié à l’aval de la chambre chaude, et dans lequel l’acide de Lewis est introduit dans le réacteur au travers du canal d’entrée secondaire. [Revendication 4] Procédé selon la revendication 1 ou 2, dans lequel l’acide de Lewis est introduit en amont de la chambre chaude, de façon conjointe au précurseur comprenant du silicium. [Revendication 5] Procédé selon l’une des revendications 1 à 4, dans lequel le débit d’Acide de Lewis dans le réacteur est supérieur ou égal à 1 sccm, préférentiellement supérieur ou égal à 5 sccm, encore plus préférentiellement supérieur à 10 sccm. [Revendication 6] Procédé selon l’une des revendications 1 à 5, dans lequel l’acide de Lewis est l’un parmi BX3 ou AlX3, où X est un halogène.
