Abstract
Description
- Die vorliegende Erfindung betrifft eine Vakuumpumpe, insbesondere Turbomolekularpumpe, umfassend wenigstens einen Pumpmechanismus zum Pumpen von Gas längs eines von einem Haupteinlass zu einem Auslass für das Gas verlaufenden Pumpkanals.
- Vakuumpumpen, bei denen ein Zwischeneinlass für das Gas in den Pumpkanal mündet, werden zum Beispiel im Zusammenhang mit einem Massenspektrometer eingesetzt, um verschiedene Druckkammern auf unterschiedliche Druckniveaus auszupumpen. Dabei kann eine der Druckkammern über den Haupteinlass und jede weitere Druckkammer über jeweils einen Zwischeneinlass ausgepumpt werden. Derartige Vakuumpumpen werden auch als Splitflow-Pumpen bezeichnet.
- Bei derartigen Pumpen kann allerdings das Problem auftreten, dass Gas, welches über den Zwischeneinlass in den Pumpkanal eintritt, entgegen der vom Haupteinlass zum Auslass gerichteten Pumprichtung strömt und so zu einer hohen Gasreibung und zu einem zu hohen Druck führt. Es wäre wünschenswert, eine Strömung des durch den Zwischeneinlass in den Pumpkanal eintretenden Gases entgegen der Pumprichtung möglichst gering zu halten bzw. ganz zu vermeiden. Außerdem wäre es wünschenswert, bei einer Vakuumpumpe, selbst wenn diese keinen Zwischeneinlass aufweist, eine Gasströmung entgegen der Pumprichtung möglichst gering zu halten bzw. ganz zu vermeiden.
- Der vorliegenden Erfindung liegt daher die Aufgabe zugrunde, eine verbesserte Vakuumpumpe bereitzustellen, bei der die Strömung von Gas entgegen der Pumprichtung möglichst gering ist.
- Die Aufgabe wird durch eine Vakuumpumpe mit den Merkmalen des Anspruchs 1 gelöst. Bevorzugte Ausführungsformen und Weiterbildungen der Erfindung werden in den abhängigen Ansprüchen beschrieben.
- Die Aufgabe wird insbesondere dadurch gelöst, dass bei einer Vakuumpumpe der eingangs genannten Art der Pumpmechanismus derart ausgebildet ist, dass ein erster pumpwirksamer Abschnitt des Pumpmechanismus, der stromaufwärts bezüglich eines zweiten pumpwirksamen Abschnitts des Pumpmechanismus vorgesehen ist, ein höheres Kompressionsvermögen als der zweite pumpwirksame Abschnitt aufweist, und/oder dass der Pumpmechanismus derart ausgebildet ist, dass der zweite pumpwirksame Abschnitt ein höheres Saugvermögen als der erste pumpwirksame Abschnitt aufweist.
- Nach einer bevorzugten Ausgestaltung der Erfindung mündet wenigstens ein Zwischeneinlass und/oder wenigstens eine Flutöffnung in den Pumpkanal, wobei sich der erste pumpwirksame Abschnitt stromaufwärts der Mündung des Zwischeneinlasses und/oder der Flutöffnung befindet und wobei sich der zweite pumpwirksame Abschnitt stromabwärts der Mündung des Zwischeneinlasses und/oder der Flutöffnung befindet.
- Im Rahmen der Erfindung wurde erkannt, dass insbesondere eine unerwünschte Strömung des durch einen Zwischeneinlass oder eine Flutöffnung in den Pumpkanal eintretenden Gases entgegen der vom Haupteinlass zum Auslass gerichteten Pumprichtung dadurch vermindert werden kann, dass das einströmende Gas stromabwärts des Zwischeneinlasses oder der Flutöffnung durch einen Pumpmechanismus mit einem hohen Saugvermögen weggepumpt wird und/oder dass durch ein hohes Kompressionsvermögen des der Mündung vorgeschalteten pumpwirksamen ersten Abschnitts die Rückströmung des Gases entgegen der Pumprichtung unterdrückt oder zumindest vermindert werden kann.
- Als Saugvermögen wird dabei der Volumenstrom angesehen, der pro Zeiteinheit durch eine Querschnittsfläche des Pumpkanals gefördert werden kann. Bei der erfindungsgemäßen Vakuumpumpe ist dabei der erste pumpwirksame Abschnitt so ausgelegt, dass dieser einen geringeren Volumenstrom pro Zeiteinheit durch den Pumpkanal fördert als der zweite pumpwirksame Abschnitt.
- Das Kompressionsvermögen wird bevorzugt auf die Baulänge bezogen, d.h. es wird auf das Kompressionsvermögen pro Baulänge abgestellt. Bei der erfindungsgemäßen Vakuumpumpe ist der Pumpmechanismus somit bevorzugt derart ausgebildet, dass der erste pumpwirksame Abschnitt ein höheres Kompressionsvermögen pro Baulänge als der zweite pumpwirksame Abschnitt aufweist. Als Kompressionsvermögen kann das Kompressionsverhältnis angesehen werden, das vom dem jeweiligen pumpwirksamen ersten bzw. zweiten Abschnitt an seinem jeweiligen stromabwärtig liegenden Ende erreicht werden kann. Bei der erfindungsgemäßen Vakuumpumpe kann somit der erste pumpwirksame Abschnitt ein höheres Kompressionsverhältnis als der zweite pumpwirksame Abschnitt erreichen.
- Nach einer bevorzugten Ausgestaltung der Erfindung umfasst der Pumpmechanismus einen Holweck-Pumpmechanismus. Bei dem Holweck-Pumpmechanismus handelt es sich um einen an sich wohlbekannten Pumpmechanismus, der in Turbomolekularpumpen zum Einsatz kommt und der im molekularen Strömungsbereich besonders wirksam ist. Ein Holweck-Pumpmechanismus weist eine oder mehrere Holweck-Pumpstufen auf, die seriell oder parallel zueinander geschaltet und in Turbomolekularpumpen den turbomolekularen Pumpstufen normalerweise nachgeschaltet sind.
- Eine Holweck-Pumpstufe umfasst typischerweise ein zylindermantelförmiges Statorelement und ein ebenfalls zylindermantelförmiges Rotorelement, wobei eine Mantelfläche des Statorelements und eine Mantelfläche des Rotorelements eine pumpaktive Oberfläche der Holweck-Pumpstufe bilden und einander unter Ausbildung eines engen Spalts gegenüberliegen, welcher als Holweck-Spalt bezeichnet wird. Normalerweise sind in der Mantelfläche des Statorelements mehrere schraubenlinienförmig verlaufende Stege und zwischen den Stegen angeordnete, ebenfalls schraubenlinienförmig verlaufende Nuten ausgebildet, die im Bereich der Holweck-Pumpstufe den Pumpkanal für das Gas bilden. Die gegenüberliegende Mantelfläche des Rotorelements ist dagegen glatt ausgebildet.
- Prinzipiell können die Stege und Nuten auch auf der Mantelfläche des Rotorelements vorgesehen sein und die Mantelfläche des Statorelements kann glatt ausgebildet sein. Dies kommt in der Praxis allerdings selten vor.
- Die Pumpwirkung der Holweck-Pumpstufe beruht darauf, dass die zu fördernden Gasmoleküle durch die rotierende Bewegung des Rotorelements innerhalb der Nuten vorangetrieben und dadurch in axialer Richtung gefördert werden. Dabei dichten die zwischen den Nuten ausgebildeten Stege die Nuten ab und verhindern bzw. reduzieren ein Ausströmen oder Rückströmen der Gasmoleküle entgegen der Pumprichtung. Die schraubenlinienförmig verlaufenden Stege und Nuten bilden ein Holweck-Gewinde, wobei unter einer Schraubenlinienform auch eine Form zu verstehen ist, die nur eine Teilumdrehung einer Schraubenlinie bildet.
- Das Statorelement kann prinzipiell an der äußeren oder der inneren Mantelfläche ein Holweck-Gewinde aufweisen. Das Statorelement kann auch an beiden Mantelflächen eine solche pumpaktive Oberfläche aufweisen. Jede pumpaktive Oberfläche kann mit einer pumpaktiven Mantelfläche eines gegenüber dem Statorelement rotierenden, ebenfalls im Wesentlichen zylinderförmigen Rotorelements eine Holweck-Pumpstufe bilden.
- Bevorzugt liegt die Mündung des Zwischeneinlasses und/oder die Mündung der Flutöffnung in den Pumpkanal innerhalb einer Holweck-Pumpstufe eines Holweck-Pumpmechanismus. Innerhalb einer Holweck-Pumpstufe kann durch entsprechende Ausbildung des Holweck-Gewindes stromabwärts bzw. stromaufwärts der Mündung des Zwischeneinlasses und/oder der Mündung der Flutöffnung erreicht werden, dass vor der Mündung ein höheres Kompressionsvermögen und/oder nachgeordnet zur Mündung ein höheres Saugvermögen von der Holweck-Pumpstufe bewirkt wird.
- Besonders bevorzugt wird der erste pumpwirksame Abschnitt von dem stromaufwärts der Mündung liegenden Teil der Holweck-Pumpstufe und der zweite pumpwirksame Abschnitt wird von dem stromabwärts der Mündung liegenden Teil der Holweck-Pumpstufe gebildet. Die Holweck-Pumpstufe bzw. der Holweck-Stator der Pumpstufe kann somit zweigeteilt werden in den ersten pumpwirksamen Abschnitt mit einem hohen Kompressionsvermögen stromaufwärts der Mündung und in den zweiten pumpwirksamen Abschnitt mit einem hohen Saugvermögen stromabwärts der Mündung. Dies kann konstruktiv einfach realisiert werden.
- Besonders vorteilhaft ist es, wenn die Mündung des Zwischeneinlasses und/oder die Mündung der Flutöffnung in den Pumpkanal zwischen zwei seriell angeordneten, insbesondere ineinander geschachtelten, Holweck-Pumpstufen eines Holweck-Pumpmechanismus liegt. Dabei kann der erste pumpwirksame Abschnitt von der stromaufwärts der Mündung liegenden Holweck-Pumpstufe und der zweite pumpwirksame Abschnitt kann von der stromabwärts der Mündung liegenden Holweck-Pumpstufe gebildet werden. Die erste, stromaufwärtige Pumpstufe kann somit derart ausgebildet sein, dass sie ein höheres Kompressionsvermögen aufweist als die der Mündung nachgeschaltete, stromabwärtige Holweck-Pumpstufe. Die stromabwärtige Holweck-Pumpstufe kann derart ausgebildet sein, dass deren Saugvermögen höher ist als das Saugvermögen der Holweck-Pumpstufe vor der Mündung.
- Der erste pumpwirksame Abschnitt kann ein erstes Holweck-Gewinde und der zweite pumpwirksame Abschnitt kann ein zweites Holweck-Gewinde aufweisen. Bevorzugt ist das erste Holweck-Gewinde derart ausgebildet, dass es ein höheres Kompressionsvermögen als das zweite Holweck-Gewinde erreicht. Das erste Holweck-Gewinde und das zweite Holweck-Gewinde können auch derart ausgebildet sein, dass das zweite Holweck-Gewinde gegenüber dem ersten Holweck-Gewinde das höhere Saugvermögen erreicht.
- Das jeweilige Holweck-Gewinde kann an einer Mantelfläche eines Statorelements oder eines mit dem Statorelement zusammenwirkenden Rotorelements des jeweiligen pumpwirksamen Abschnitts ausgebildet und von schraubenlinienförmig an der Mantelfläche verlaufenden Stegen mit dazwischenliegenden Nuten gebildet sein. Dabei kann das höhere Kompressionsvermögen des ersten Holweck-Gewindes und/oder das höhere Saugvermögen des zweiten Holweck-Gewindes dadurch erreicht werden, dass sich die beiden Holweck-Gewinde in wenigstens einem der folgenden Parameter unterscheiden: der Anzahl der Nuten, dem Steigungswinkel der Nuten bzw. der Stege, der Größe eines Holweck-Spalts zwischen dem jeweiligen Statorelement und dem dazugehörenden Rotorelement, der Tiefe der Nuten, der Höhe der Stege, der Breite der Nuten und der Breite der Stege.
- Durch geeignete Einstellung von wenigstens einem der vorstehend genannten Geometrieparameter kann der erste pumpwirksame Abschnitt mit dem ersten Holweck-Gewinde und/oder der zweite pumpwirksame Abschnitt mit dem zweiten Holweck-Gewinde derart ausgestaltet werden, dass vorgelagert zur Mündung des Zwischeneinlasses und/oder zur Mündung der Flutöffnung ein höheres Kompressionsvermögen und/oder nachgelagert zur Mündung ein höheres Saugvermögen bereitgestellt wird.
- Die Erfindung betrifft auch ein Vakuumgerät, insbesondere ein Lecksuchgerät oder ein Massenspektrometer, mit einer in das Vakuumgerät integrierten oder am Vakuumgerät angeordneten erfindungsgemäßen Vakuumpumpe.
- Die Erfindung betrifft auch eine Vakuumpumpe, insbesondere Turbomolekularpumpe, umfassend wenigstens einen Pumpmechanismus zum Pumpen von Gas längs eines von einem Haupteinlass zu einem Auslass für das Gas verlaufenden Pumpkanals, wobei wenigstens ein Zwischeneinlass und/oder eine Flutöffnung für das Gas in den Pumpkanal mündet, wobei der Pumpmechanismus derart ausgebildet ist, dass ein erster pumpwirksamer Abschnitt des Pumpmechanismus, der sich stromaufwärts der Mündung des Zwischeneinlasses und/oder der Flutöffnung befindet, ein höheres Kompressionsvermögen als ein zweiter pumpwirksamer Abschnitt des Pumpmechanismus aufweist, der sich stromabwärts der Mündung befindet, und/oder wobei der Pumpmechanismus derart ausgebildet ist, dass der zweite pumpwirksame Abschnitt ein höheres Saugvermögen als der erste pumpwirksame Abschnitt aufweist. Die hierin genannten Weiterbildungen und Ausgestaltungen gelten für die vorstehend genannte erfindungsgemäße Variante einer Vakuumpumpe entsprechend.

Fig. 1 gezeigte Vakuumpumpe umfasst einen von einem Einlassflansch 68 umgebenen Pumpeneinlass 70 sowie mehrere Pumpstufen zur Förderung des an dem Pumpeneinlass 70 anstehenden Gases durch einen Pumpkanal 10 zu einem inFig. 1 nicht dargestellten Pumpenauslass. Die Vakuumpumpe umfasst einen Stator mit einem statischen Gehäuse 72 und einen in dem Gehäuse 72 angeordneten Rotor mit einer um eine Rotationsachse 14 drehbar gelagerten Rotorwelle 12. - Die Vakuumpumpe ist als Turbomolekularpumpe ausgebildet und umfasst einen Pumpmechanismus, der von mehreren pumpwirksamen miteinander in Serie geschalteten, turbomolekularen Pumpstufen gebildet wird. Die turbomolekularen Pumpstufen weisen mehrere mit der Rotorwelle 12 verbundene turbomolekulare Rotorscheiben 16 und mehrere in axialer Richtung zwischen den Rotorscheiben 16 angeordnete und in dem Gehäuse 72 festgelegte turbomolekulare Statorscheiben 26 auf. Die Statorscheiben 26 werden durch Distanzringe 36 in einem gewünschten axialen Abstand zueinander gehalten. Die Rotorscheiben 16 und die Statorscheiben 26 stellen in dem Schöpfbereich 50 eine in Richtung des Pfeils 58, also in Pumprichtung, gerichtete axiale Pumpwirkung bereit. Der Pumpkanal 10 erstreckt sich dabei durch die turbomolekularen Pumpstufen und weiter durch einen den turbomolekularen Pumpstufen nachgeordneten Holweck-Pumpmechanismus hindurch.
- Der Holweck-Pumpmechanismus umfasst bei dem gezeigten Beispiel drei in radialer Richtung ineinander angeordnete und pumpwirksam miteinander in Serie geschaltete Holweck-Pumpstufen. Der rotorseitige Teil der Holweck-Pumpstufen umfasst eine mit der Rotorwelle 12 verbundene Rotornabe 74 und zwei an der Rotornabe 74 befestigte und von dieser getragene zylindermantelförmige Holweck-Rotorhülsen 76, 78, die koaxial zu der Rotationsachse 14 orientiert und in radialer Richtung ineinander geschachtelt sind. Ferner sind zwei zylindermantelförmige Holweck-Statorhülsen 80, 82 vorgesehen, die ebenfalls koaxial zu der Rotationsachse 14 orientiert und in radialer Richtung ineinander geschachtelt sind.
- Die pumpaktiven Oberfläche der Holweck-Pumpstufen sind jeweils durch die einander unter Ausbildung eines engen radialen Holweck-Spalts gegenüberliegenden radialen Mantelflächen jeweils einer Holweck-Rotorhülse 76, 78 und einer Holweck-Statorhülse 80, 82 gebildet. Dabei ist jeweils eine der pumpaktiven Oberflächen glatt ausgebildet - vorliegend diejenige der Holweck-Rotorhülse 76 bzw. 78 - und die gegenüberliegende pumpaktive Oberfläche der Holweck-Statorhülse 80, 82 umfasst ein Holweck-Gewinde mit schraubenlinienförmig um die Rotationsachse 14 herum in axialer Richtung verlaufenden Nuten, in denen durch die Rotation der jeweiligen Rotorhülse 76, 78 das Gas vorangetrieben und dadurch gepumpt wird.
- Im Bereich der jeweiligen Holweck-Pumpstufe bilden im Wesentlichen die Nuten den Pumpkanal für das zu pumpende Gas. Die Holweck-Pumpstufen stellen dabei, insbesondere aufgrund des Holweck-Gewindes, eine Pumpwirkung bereit, um das längs des Pumpkanals von den turbomolekularen Pumpstufen geförderte Gas weiter durch die Holweck-Pumpstufen hindurch zum Auslass zu fördern.
- Die drehbare Lagerung der Rotorwelle 12 wird durch ein Wälzlager 84 im Bereich des Pumpenauslasses und ein Permanentmagnetlager 86 im Bereich des Pumpeneinlasses 70 bewirkt.
- Das Permanentmagnetlager 86 umfasst eine rotorseitige Lagerhälfte 88 und eine statorseitige Lagerhälfte 90, welche jeweils einen Ringstapel aus mehreren in axialer Richtung aufeinandergestapelten permanentmagnetischen Ringen 92, 94 umfassen. Die Magnetringe 92, 94 liegen dabei unter Ausbildung eines radialen Lagerspalts 96 einander gegenüber.
- Innerhalb des Magnetlagers 86 ist ein Not- bzw. Fanglager 98 vorgesehen, welches als ungeschmiertes Wälzlager ausgebildet ist. Im normalen Betrieb der Vakuumpumpe läuft das Fanglager 98 leer. Es gelangt erst bei einer übermäßigen radialen Auslenkung des Rotors gegenüber dem Stator in Eingriff, um einen radialen Anschlag für den Rotor zu bilden, der eine Kollision der rotorseitigen Strukturen mit den statorseitigen Strukturen verhindert.
- Im Bereich des Wälzlagers 84 ist an der Rotorwelle 12 eine konische Spritzmutter 100 mit einem zu dem Wälzlager 84 hin zunehmenden Außendurchmesser vorgesehen. Die Spritzmutter 100 steht mit einem Abstreifer eines Betriebsmittelspeichers in gleitendem Kontakt, der mehrere mit einem Betriebsmittel, wie zum Beispiel einem Schmiermittel, getränkte saugfähige Scheiben 102 umfasst. Im Betrieb wird das Betriebsmittel durch kapillare Wirkung von dem Betriebsmittelspeicher über den Abstreifer auf die rotierende Spritzmutter 100 übertragen und infolge der Zentrifugalkraft entlang der Spritzmutter 100 in Richtung des größer werdenden Außendurchmessers zu dem Wälzlager 84 hin gefördert, wo es zum Beispiel eine schmierende Funktion erfüllt.
- Es ist aber auch eine anders gestaltete Lagerung der Rotorwelle 12 möglich. Beispielsweise könnte eine Fünfachsig-Aktiv-Magnetlagerung für die Rotorwelle 12 vorgesehen sein.
- Die Vakuumpumpe umfasst einen Antriebsmotor 104 zum drehenden Antreiben des Rotors, dessen Läufer durch die Rotorwelle 12 gebildet ist. Eine Steuereinheit 106 steuert den Motor 104 an.
- Das in
Fig. 2 gezeigte Statorelement kann als Holweck-Statorhülse 82 bei der Vakuumpumpe derFig. 1 verwendet werden. Das Statorelement besitzt eine im Wesentlichen zylindermantelförmige Grundform und umfasst drei separate Statorteile, die das Statorelement in drei Winkelabschnitte unterteilen. Die Trennflächen zwischen den einzelnen Statorteilen 108, 108', 108" sind inFig. 2 mit dem Bezugszeichen 110, 112 und 114 bezeichnet und verlaufen im Wesentlichen parallel zu der Längsachse 116 des Statorelements, so dass jedes Statorteil 108, 108', 108" ein Zylindermantelsegment mit einer von seiner Flachseite her gesehen im Wesentlichen rechteckigen Umrissform bildet. Das Statorelement kann aber auch einstückig ausgebildet sein. - Jedes Statorteil 108, 108', 108" umfasst sowohl an seiner Außenseite als auch an seiner Innenseite jeweils mehrere Stegabschnitte 118, 118', 118", welche gemeinsam schraubenlinienförmig in Richtung der Längsachse 116 verlaufende Stege bilden, die an der inneren und der äußeren Mantelfläche des Statorelements angeordnet sind, und zwischen denen jeweils schraubenlinienförmig in Richtung der Längsachse 116 verlaufende Nuten 120 ausgebildet sind. Die Stege und Nuten 120 bilden dabei jeweils ein Holweck-Gewinde an der inneren und äußeren Mantelfläche des Statorelements, welches dazu geeignet ist, mit einem gegenüber der jeweiligen Mantelfläche rotierenden, als Holweck-Zylinder ausgebildeten Rotorelement (vgl. die Holweck-Rotorhülsen 76, 78 in
Fig. 1 ) eine Holweck-Pumpstufe zu bilden. Dabei weist das jeweilige Rotorelement insbesondere eine glatte pumpaktive Oberfläche auf. - Durch die Segmentierung des Statorelements wird dessen Herstellung deutlich vereinfacht, da sich die einzelnen Statorteile 108, 108', 108" hinterschneidungsfrei herstellen und einfach umformen lassen. Das Statorelement kann aber auch einstückig hergestellt sein, zum Beispiel durch Herausfräsen aus einem Voll- oder Hohlzylinder aus einem vakuumkompatiblen Metall oder Kunststoff.
- Der bevorzugte Strömungsweg 148 des durch die Holweck-Pumpstufen gepumpten Gases verläuft längs der Nuten 120 und ist in
Fig. 2 gekennzeichnet. - Bei der erfindungsgemäßen Vakuumpumpe kann zusätzlich zu dem von dem Pumpeneinlass 70 gebildeten Haupteinlass ein Zwischeneinlass 122 vorgesehen sein, der in den Pumpkanal 10 mündet (vgl.
Fig. 3 ,4A und5 ). - Bei der Vakuumpumpe ist wenigstens ein Pumpmechanismus derart ausgebildet, dass ein erster pumpwirksamer Abschnitt des Pumpmechanismus, der sich stromaufwärts der Mündung des Zwischeneinlasses 122 befindet, ein höheres Kompressionsvermögen aufweist als ein stromabwärts der Mündung liegender zweiter pumpwirksamer Abschnitt, und/oder dass der zweite pumpwirksame Abschnitt ein höheres Saugvermögen aufweist als der erste pumpwirksame Abschnitt. Dadurch kann eine Strömung des über den Zwischeneinlass 122 in den Pumpkanal 10 gelangenden Gases entgegen der Pumprichtung vermieden oder zumindest verringert werden, wodurch die Leistungsfähigkeit der Vakuumpumpe insgesamt verbessert werden kann.
- Mit stromaufwärts bzw. stromabwärts liegendem, erstem bzw. zweitem pumpwirksamen Abschnitt ist dabei insbesondere derjenige Abschnitt oder Bereich eines Pumpmechanismus gemeint, der unmittelbar vor oder hinter der Mündung liegt.
- Bei der Variante der
Fig. 3 und4A liegt die Mündung 134 des Zwischeneinlasses 122 in den Pumpkanal 10 innerhalb einer Holweck-Pumpstufe 124, die einen außenliegenden Stator 126 und einen mit dem Stator 126 zusammenwirkenden, innenliegenden Rotor 128 aufweist. - Der Stator 126 kann wie das in Bezug auf
Fig. 2 beschriebene Statorelement ausgebildet sein und somit eine zylindermantelförmige Grundform aufweisen. WieFig. 3 zeigt, verläuft der Zwischeneinlass 122 in Art eines Kanals mit einem kreisrunden Querschnitt quer zur Längsachse 116 durch den Stator 126 hindurch und mündet dabei in den durch die Holweck-Pumpstufe verlaufenden Pumpkanal 10. Der den Zwischeneinlass 122 bildende Kanal kann alternativ auch einen ovalen oder eckigen Querschnitt aufweisen. - Bei der Holweck-Pumpstufe 126 bildet derjenige Teil des Statorelements 126, der - bezogen auf den Pumpkanal 10 - stromaufwärts der Mündung 134 liegt, den ersten pumpwirksamen Abschnitt 136 und der stromabwärts der Mündung 134 liegende Teil des Stators 126 bildet den zweiten pumpwirksamen Abschnitt 138. Der Stator 126 ist somit zweigeteilt in den ersten pumpwirksamen Abschnitt 136, der ein höheres Kompressionsvermögen bewirkt als der zweite pumpwirksame Abschnitt 138, und in den zweiten pumpwirksamen Abschnitt 136 mit einem höheren Saugvermögen.
- Zum Erreichen des höheren Kompressionsvermögens bzw. des höheren Saugvermögens unterscheiden sich die am jeweiligen pumpwirksamen Abschnitt 136, 138 ausgebildeten Holweck-Gewinde 140, 142 voneinander. Das erste Holweck-Gewinde 140 an der inneren Mantelfläche des ersten pumpwirksamen Abschnitts 136 wird von schraubenlinienförmig verlaufenden Stegen 130 mit dazwischen liegenden Nuten 132 gebildet. Das an der inneren Mantelfläche des zweiten pumpwirksamen Abschnitts 138 vorgesehene zweite Holweck-Gewinde 142 wird von schraubenlinienförmig verlaufenden Stegen 130' mit dazwischen liegenden Nuten 132' gebildet.
- Das erste Holweck-Gewinde 140 weist eine engere und flachere Struktur auf als das zweite Holweck-Gewinde 142, das eine offene, grobe und steile Struktur aufweist. Wie
Fig. 3 zeigt, wird die jeweilige Struktur des ersten bzw. zweiten Holweck-Gewindes 140, 142 dadurch erreicht, dass die Nuten 132 schmaler sind als die Nuten 132', dass die Steigung der Stege 130 bzw. der Nuten 132 geringer ist als die Steigung der Stege 130' bzw. der Nuten 132', dass die Stege 130 höher sind als die Stege 130', dass die Nuten 132 tiefer sind als die Nuten 132', und/oder dass der Holweck-Spalt bei dem ersten Holweck-Gewinde 140 kleiner ist als der Holweck-Spalt des zweiten Holweck-Gewindes 142. - Dabei ist mit Steigung die einer herkömmlichen Gewindesteigung analoge Größe gemeint. Ferner ist mit Holweck-Spalt der jeweilige Abstand zwischen den nach radial innen weisenden Stirnseiten der Nuten 132, 132' zur äußeren Mantelfläche der Holweck-Rotorhülse 144 gemeint.
- Durch die unterschiedliche Struktur der beiden Holweck-Gewinde 140, 142 erreicht der erste pumpwirksame Abschnitt 136 ein hohes Kompressionsvermögen im Pumpkanal 10 im Bereich der Mündung 134 und der zweite pumpwirksame Abschnitt 138 erreicht ein hohes Saugvermögen im Bereich der Mündung 134 im Pumpkanal 10. Dadurch kann auf einfache und effiziente Weise eine unerwünschte Strömung des über den Zwischeneinlass 122 einströmenden Gases entgegen der Pumprichtung vermieden oder wenigstens reduziert werden, da das Gas gewissermaßen von dem zweiten pumpwirksamen Abschnitt 138 "weggesaugt" wird bzw. die von dem ersten pumpwirksamen Abschnitt 136 bewirkte hohe Kompressibilität ein Einströmen des Gases entgegen der Pumprichtung verhindert.
- Bei der mit Bezug auf die
Fig. 3 und4A beschriebenen Variante wird somit der erste pumpwirksame Abschnitt 136 mit hohem Kompressionsvermögen von dem stromaufwärts der Mündung 134 liegenden Teil der Holweck-Pumpstufe 124 gebildet, während der zweite pumpwirksame Abschnitt 138 mit hohem Saugvermögen von dem stromabwärts der Mündung 134 liegenden Teil der Holweck-Pumpstufe 124 gebildet wird. - Die Holweck-Pumpstufe 124 mit dem außenliegenden Stator 126 und dem innenliegenden, um die Längs- bzw. Drehachse 116 drehbaren Rotor 128 mit der Holweck-Rotorhülse 144 kann dabei als eine Holweck-Pumpstufe bei einer Vakuumpumpe gemäß
Fig. 1 eingesetzt werden, insbesondere - bezogen auf den Pumpkanal 10 - nachgeordnet zu einer oder mehreren turbomolekularen Pumpstufen und in Serie zu weiteren Holweck-Pumpstufen. - Die Vakuumpumpe kann auch ohne Zwischeneinlass ausgestaltet sein, vgl. die Variante gemäß
Fig. 4B , bei der im Vergleich zu der Variante derFig. 4A kein Zwischeneinlass 122 vorgesehen ist. Bei der Variante gemäßFig. 4B ist wenigstens ein Pumpmechanismus und insbesondere die radial außen liegende Holweck-Pumpstufe derart ausgebildet, dass ein erster pumpwirksamer Abschnitt des Pumpmechanismus, der stromaufwärts zu einem zweiten pumpwirksamen Abschnitt des Pumpmechanismus liegt, ein höheres Kompressionsvermögen als der zweite pumpwirksame Abschnitt aufweist, und/oder dass der zweite pumpwirksame Abschnitt ein höheres Saugvermögen als der erste pumpwirksame Abschnitt aufweist. Dadurch kann eine Rückströmung von Gas entgegen der Pumprichtung während des Pumpenbetriebs vermieden oder zumindest verringert werden. Die Leistungsfähigkeit der Vakuumpumpe kann dadurch insgesamt verbessert werden. - Bei der Variante der
Fig. 5 liegt die Mündung 134 des Zwischeneinlasses 122 in den Pumpkanal 10 zwischen einer ersten Holweck-Pumpstufe 124' und einer zweiten Holweck-Pumpstufe 124". Die beiden Pumpstufen 124', 124" sind in Serie angeordnet und ineinander geschachtelt. Der Pumpkanal 10 weist daher jeweils, wie inFig. 5 angedeutet ist, im Bereich der Mündung 134 des Zwischeneinlasses 122 von der ersten Holweck-Pumpstufe 124' in die zweite Holweck-Pumpstufe 124" und in Pumprichtung 146 gesehen im Nachgang zur zweiten Holweck-Pumpstufe 124" eine Umlenkung um 180 Grad auf. - Die erste Holweck-Pumpstufe 124' weist einen zylindermantelförmigen Stator 126' auf, dessen innere Mantelfläche zusammen mit einer äußeren Mantelfläche einer Holweck-Rotorhülse 144 des Rotors 128 die eigentliche pumpaktive Oberfläche der Pumpstufe 124' bildet. Dabei ist ein erstes Holweck-Gewinde 140 an der inneren Mantelfläche des Stators 126' vorgesehen, wie
Fig. 5 zeigt. Die zweite Holweck-Pumpstufe 124" weist einen zylindermantelförmigen Stator 126" auf, dessen äußere Mantelfläche zusammen mit der inneren Mantelfläche der Holweck-Rotorhülse 144 die eigentliche pumpaktive Oberfläche der zweiten Holweck-Pumpstufe 124" bildet, wobei ein zweites Holweck-Gewinde 142 an der äußeren Mantelfläche des Stators 126" vorgesehen ist. - Bei der Variante der
Fig. 5 wird der erste pumpwirksame Abschnitt von der ersten Holweck-Pumpstufe 124' und der zweite pumpwirksame Abschnitt wird von der zweiten Holweck-Pumpstufe 124" gebildet. Der erste pumpwirksame Abschnitt bzw. die erste Holweck-Pumpstufe 124' weist ein höheres Kompressionsvermögen auf als der zweite pumpwirksame Abschnitt bzw. die zweite Holweck-Pumpstufe 124", deren Saugvermögen größer ist. Das höhere Kompressionsvermögen bzw. das höhere Saugvermögen kann dabei insbesondere wiederum durch Unterschiede in der Struktur des ersten bzw. zweiten Holweck-Gewindes 140, 142 erreicht werden. - Das erste Holweck-Gewinde 140 weist eine engere und flachere Struktur auf als das zweite Holweck-Gewinde 142, das eine offene, grobe und steile Struktur aufweist.
- Die Struktur des ersten bzw. zweiten Holweck-Gewindes 140, 142 kann dabei dadurch realisiert werden, dass die Nuten 132 schmaler sind als die Nuten 132', dass die Steigung der Stege 130 bzw. der Nuten 132 geringer ist aus die Steigung der Stege 130' bzw. der Nuten 132', dass die Stege 130 höher sind als die Stege 130', dass die Nuten 132 tiefer sind als die Nuten 132', und/oder dass der Holweck-Spalt bei dem ersten Holweck-Gewinde 140 kleiner ist als der Holweck-Spalt bei dem zweiten Holweck-Gewinde 142.
- Durch die unterschiedliche Struktur der beiden Holweck-Gewinde 140, 142 erreicht der erste pumpwirksame Abschnitt ein hohes Kompressionsvermögen im Pumpkanal 10 im Bereich der Mündung 134 und der zweite pumpwirksame Abschnitt weist ein hohes Saugvermögen im Bereich der Mündung 134 im Pumpkanal 10 auf. Dadurch kann auf einfache und effiziente Weise eine unerwünschte Strömung des über den Zwischeneinlass 122 einströmenden Gases entgegen der Pumprichtung vermieden oder wenigstens reduziert werden, da der zweite pumpwirksame Abschnitt das Gas in Pumprichtung gewissermaßen absaugt, während der erste pumpwirksame Abschnitt das Einströmen von Gas entgegen der Pumprichtung weitgehend verhindert.
- Die beiden ineinander geschachtelten Holweck-Pumpstufen 124', 124" können bei einer Vakuumpumpe gemäß
Fig. 1 eingesetzt werden, insbesondere - bezogen auf den Pumpkanal 10 - nachgeordnet zu den turbomolekularen Pumpstufen. - Die Vakuumpumpe der
Fig. 6 ist wie die Vakuumpumpe derFig. 1 aufgebaut. Im Unterschied zur Vakuumpumpe derFig. 1 weist bei der Vakuumpumpe derFig. 6 allerdings die radial außenliegende Holweck-Statorhülse 80 an ihrer Außenseite 150 einen umlaufenden Flutkanal 152 auf, der einen am Pumpengehäuse 72 vorgesehenen Flutkanaleinlass 154 mit zwei Flutöffnungen 156 verbindet. Die Flutöffnungen 156 laufen zumindest im Wesentlichen in radialer Richtung durch die Holweck-Statorhülse 80 hindurch und münden in den Holweck-Spalt zwischen der Holweck-Statorhülse 80 und der Holweck-Rotorhülse 76. - Während der Zwischeneinlass 122 normalerweise als Einlass für Prozessgas dient, das mittels der Vakuumpumpe aus einem Rezipienten abgezogen wird, ist der Flutkanaleinlass 154 während des Pumpenbetriebs normalerweise geschlossen. Der Flutkanaleinlass 154 wird normalerweise erst nach dem Abschalten der Vakuumpumpe geöffnet, um die Pumpe zu belüften. Durch das Belüften der Pumpe können die Rotorwelle 12 und die daran angeordneten Bauteile schneller zum Stillstand gebracht werden.
- Die von der Holweck-Statorhülse 80 und der Holweck-Rotorhülse 76 gebildete, radial außenliegende Holweck-Pumpstufe umfasst einen ersten pumpwirksamen Abschnitt auf, der bezogen auf die Strömungsrichtung des zu pumpenden Gases durch den Holweck-Spalt stromaufwärts der Mündungen der Flutöffnungen 156 liegt, und einen zweiten pumpwirksamen Abschnitt, der stromabwärts der Mündungen liegt. Dabei weist der erste pumpwirksame Abschnitt ein höheres Kompressionsvermögen und ein geringeres Saugvermögen als der zweite pumpwirksame Abschitt auf. Dadurch kann während des Belüftens der Vakuumpumpe aus den Flutöffnungen 156 in den Holweck-Spalt strömendes Gas in verbesserter Weise in Richtung der vorgesehenen Strömungsrichtung abgepumpt werden. Eine Gasströmung aus den Flutöffnungen 156 in Richtung der vorgeordneten turbomolekularen Pumpstufen wird dadurch insbesondere zu einem Zeitpunkt reduziert, während dem die Rotorwelle 12 noch mit einer hohen Drehzahl umläuft. Eine Beschädigung der Schaufeln der turbomolekularen Pumpstufen durch bei hohen Drehzahlen einströmendes Gas kann somit vermieden werden. Bei geringeren Drehzahlen ist das einströmende Gas dagegen unschädlich für die turbomolekularen Pumpstufen. Mit abnehmender Drehzahl lässt der von dem ersten und zweiten pumpwirksamen Abschnitt bewirkte Pumpeffekt nach, so dass mit abnehmender Drehzahl mehr und mehr durch die Flutöffnungen 156 eintretendes Gas zu den turbomolekularen Pumpstufen strömt.
- Eine nicht dargestellte Variante einer Vakuumpumpe kann auch sowohl wenigstens eine Flutöffnung 156 als auch einen Zwischeneinlass 120 in einen Holweck-Spalt einer Holweck-Pumpstufe aufweisen. Dabei liegt der Übergang zwischen dem ersten pumpwirksamen Abschnitt und dem zweiten pumpwirksamen Abschnitt der Holweck-Pumpstufe im Bereich der Mündung des Zwischeneinlasses oder im Bereich der Mündung der Flutöffnung.
- Bei den beschriebenen Varianten weist der jeweilige erste pumpwirksame Abschnitt ein höheres Kompressionsvermögen auf als der jeweilige zweite pumpwirksame Abschnitt, dessen Saugvermögen wiederum höher ist. Es sind jedoch auch Varianten denkbar, bei denen nur das Kompressionsvermögen des ersten pumpwirksamen Abschnitts höher ist als dasjenige des zweiten pumpwirksamen Abschnitts, oder bei denen nur das Saugvermögen des zweiten pumpwirksamen Abschnitts größer ist als dasjenige des ersten pumpwirksamen Abschnitts.

Claims (13)
- Vakuumpumpe, insbesondere Turbomolekularpumpe, umfassend wenigstens einen Pumpmechanismus (124, 124', 124") zum Pumpen von Gas längs eines von einem Haupteinlass (70) zu einem Auslass für das Gas verlaufenden Pumpkanals (10),
dadurch gekennzeichnet, dass
der Pumpmechanismus (124, 124', 124") derart ausgebildet ist, dass ein erster pumpwirksamer Abschnitt (136) des Pumpmechanismus (124, 124', 124"), der stromaufwärts bezüglich eines zweiten pumpwirksamen Abschnitts (138) des Pumpmechanismus (124, 124', 124") vorgesehen ist, ein höheres Kompressionsvermögen als der zweite pumpwirksame Abschnitt (138) aufweist, und/oder
der Pumpmechanismus (124, 124', 124") derart ausgebildet ist, dass der zweite pumpwirksame Abschnitt (138) ein höheres Saugvermögen als der erste pumpwirksame Abschnitt (126) aufweist. - Vakuumpumpe nach Anspruch 1,
dadurch gekennzeichnet, dass
wenigstens ein Zwischeneinlass (122) und/oder wenigstens eine Flutöffnung (156) für das Gas in den Pumpkanal (10) mündet, wobei sich der erste pumpwirksame Abschnitt (136) stromaufwärts der Mündung (134) des Zwischeneinlasses (122) und/oder der Flutöffnung (156) befindet und wobei sich der zweite pumpwirksame Abschnitt (138) stromabwärts der Mündung (134) des Zwischeneinlasses (122) und/oder der Flutöffnung (156) befindet. - Vakuumpumpe nach Anspruch 1 oder 2,
dadurch gekennzeichnet, dass
der Pumpmechanismus (124, 124', 124") einen Holweck-Pumpmechanismus umfasst. - Vakuumpumpe nach Anspruch 2 oder 3,
dadurch gekennzeichnet, dass
die Mündung des Zwischeneinlasses (122) und/oder die Mündung der Flutöffnung (156) in den Pumpkanal (10) innerhalb einer Holweck-Pumpstufe (124) eines Holweck-Pumpmechanismus liegt. - Vakuumpumpe nach Anspruch 4,
dadurch gekennzeichnet, dass
der erste pumpwirksame Abschnitt (136) von dem stromaufwärts der Mündung (134) liegenden Teil der Holweck-Pumpstufe (124) und der zweite pumpwirksame Abschnitt (138) von dem stromabwärts der Mündung (134) liegenden Teil der Holweck-Pumpstufe (124) gebildet wird. - Vakuumpumpe nach Anspruch 2,
dadurch gekennzeichnet, dass
die Mündung (134) des Zwischeneinlasses (122) und/oder die Mündung der Flutöffnung (156) in den Pumpkanal (10) zwischen zwei seriell angeordneten, insbesondere ineinander geschachtelten, Holweck-Pumpstufen (124', 124") eines Holweck-Pumpmechanismus liegt. - Vakuumpumpe nach Anspruch 6,
dadurch gekennzeichnet, dass
der erste pumpwirksame Abschnitt von der stromaufwärts der Mündung (134) liegenden Holweck-Pumpstufe (124') und der zweite pumpwirksame Abschnitt von der stromabwärts der Mündung liegenden Holweck-Pumpstufe (124") gebildet wird. - Vakuumpumpe nach einem der vorhergehenden Ansprüche,
dadurch gekennzeichnet, dass
der erste pumpwirksame Abschnitt (136) ein erstes Holweck-Gewinde (140) und der zweite pumpwirksame Abschnitt (138) ein zweites Holweck-Gewinde (142) aufweist. - Vakuumpumpe nach Anspruch 8,
dadurch gekennzeichnet, dass
das erste Holweck-Gewinde (140) und das zweite Holweck-Gewinde (142) derart ausgebildet sind, dass das erste Holweck-Gewinde (140) gegenüber dem zweiten Holweck-Gewinde (142) das höhere Kompressionsvermögen bewirkt. - Vakuumpumpe nach Anspruch 8 oder 9,
dadurch gekennzeichnet, dass
das erste Holweck-Gewinde (140) und das zweite Holweck-Gewinde (142) derart ausgebildet sind, dass das zweite Holweck-Gewinde (142) gegenüber dem ersten Holweck-Gewinde (140) das höhere Saugvermögen bewirkt. - Vakuumpumpe nach einem der Ansprüche 8 bis 10,
dadurch gekennzeichnet, dass
das jeweilige Holweck-Gewinde (140, 142) an einer Mantelfläche eines Statorelements (126, 126', 126") oder eines mit dem Statorelement (126, 126', 126") zusammenwirkenden Rotorelements (128) des jeweiligen pumpwirksamen Abschnitts ausgebildet ist und von schraubenlinienförmig an der Mantelfläche verlaufenden Stegen (130, 130') mit dazwischenliegenden Nuten (132, 132') gebildet wird. - Vakuumpumpe nach einem der Ansprüche 8 bis 11,
dadurch gekennzeichnet, dass
das höhere Kompressionsvermögen des ersten Holweck-Gewindes (140) und/oder das höhere Saugvermögen des zweiten Holweck-Gewindes (142) dadurch erreicht wird, dass sich die beiden Holweck-Gewinde (140, 142) in wenigstens einem der folgenden Parameter unterscheiden:
der Anzahl der Nuten (132, 132'), dem Steigungswinkel der Nuten (132, 132') bzw. der Stege (130, 130'), der Größe des Holweck-Spalts zwischen dem jeweiligen Statorelement (126, 126', 126") und dem dazugehörenden Rotorelement (128), der Tiefe der Nuten (132, 132'), der Höhe der Stege (130, 130'), der Breite der Nuten (132, 132'), der Breite der Stege (130, 130'). - Vakuumgerät, insbesondere Lecksuchgerät oder Massenspektrometer, mit einer in das Vakuumgerät integrierten oder am Vakuumgerät angeordneten Vakuumpumpe nach einem der vorhergehenden Ansprüche.
