Description
- Die Erfindung betrifft eine Transportrolle nach Anspruch 1 sowie ein Transportsystem nach Anspruch 8 zur Aufnahme und zum Transport von mindestens einem dünnen, flexiblen Substrat und ein korrespondierendes Verfahren nach Anspruch 9.
- Die
WO 2008/120248 A1 betrifft eine Vorrichtung zum Transport von elektronischen Schaltungen. DieEP 0 894 746 A1 betrifft ein magnetisches Transportsystem für den Transport von magnetisch polarisierten Komponente. DieEP 1 698 999 A1 betrifft eine Vorrichtung und ein Verfahren zum Inspizieren von RFID-Labels. DieUS 2006/0194412 A1 betrifft ein Verfahren und eine Vorrichtung für ein Klebeband zur Aufnahme von Wafern. - Bei der Verarbeitung von dünnen Substraten mit einer Dicke von weniger als 1 mm, beispielsweise von Wafern oder bei der Herstellung von Silizium-basierenden Photovoltaikzellen werden die Substrate, die meist einen Durchmesser von mindestens 20 cm (beispielsweise bei der Waferverarbeitung) und/oder mindestens 10 cm Durchmesser bei nicht kreisförmigen, flächigen Substraten (beispielsweise bei der Si-basierten Photovoltaik-Zellenherstellung) aufweisen, üblicherweise mit Vakuumgreifern durch Roboter zwischen einzelnen Prozessmodulen transportiert. Immer wieder kommt es beim Greifen, auch wegen des angelegten Vakuums, zur Beschädigung oder zum Bruch der Substrate, bei sehr dünnen Substraten sogar zu Wölbungen an den Sauglöchern der Vakuumgreifer.
- Bisherige Lösungsansätze stützen die dünnen Substrate durch Aufbringung der dünnen Substrate auf Trägersubstrate (Temporary Bonding), also durch temporäres Fixieren auf dem Träger, damit die dünnen Substrate sicher in Substratbearbeitungsanlagen transportiert und prozessiert werden können. Dieses Verfahren wird derzeit in der Photovoltaik-Industrie nicht angewendet, da es zu teuer ist im Vergleich zu den Marktpreisen für derartige Module. Dennoch ist es wünschenswert, dünne Substrate verwenden zu können, da diese eine höhere Effizienz in der Umwandlung von Licht in elektrische Energie ermöglichen. Insbesondere kann auch Halbleitergrundmaterial eingespart werden, wenn bevorzugterweise ein entsprechendes Herstellungsverfahren für dünne Substrate schon in der Substratherstellung verwendet wird.
- Die wesentlichen Hindernisse für eine kommerzielle Anwendung sind außerdem die Transportlogistik beziehungsweise die Transportart sowie Technologie in der Fertigungsumgebung sowie das Fehlen geeigneter Methoden und Mittel, diese dünnen Substrate zum Beispiel von Substrathersteller zu Photovoltaik-Fertigung zu transportieren.
- Es ist daher die Aufgabe der vorliegenden Erfindung, ein alternatives Transportsystem oder Verfahren vorzusehen, mit dem dünne Substrate sicher und mit hohem Durchsatz bei geringstmöglichen Kosten transportiert werden können.
- Diese Aufgabe wird mit den Merkmalen der Ansprüche 1, 8 und 9 gelöst. Vorteilhafte Weiterbildungen der Erfindung sind in den Unteransprüchen angegeben. Bei angegebenen Wertebereichen sollen auch innerhalb der genannten Grenzen liegende Werte als Grenzwerte offenbart und in beliebiger Kombination beanspruchbar sein.
- Der Erfindung liegt der Gedanke zugrunde, die Substrate auf einer Transportfolie aufzunehmen und zwischen den einzelnen Prozessmodulen zu transportieren. In Abkehr von der bisherigen Vorgehensweise in der Mikrochipfertigung, die dünnen Substrate durch Trägersubstrat zu stützen und zu stabilisieren, geht die vorliegende Erfindung den entgegengesetzten Weg, indem sie auch den Träger, im vorliegenden Fall eine Transportfolie, als flexibles Bauteil vorsieht. Eine solche als Transportband ausgestaltete Transportfolie weist den zusätzlichen Vorteil auf, dass die Substrate vorkonfektioniert auf der Transportfolie, insbesondere auf einer Transportrolle aufgewickelt, transportierbar sind, vorzugsweise vom Hersteller der Transportfolie oder Hersteller der Substrate mit vorkonfektionierten Substraten zum Verarbeiter. Erfindungsgemäß wird damit ein System geschaffen, welches es ermöglicht, dünne und damit flexible Substrate auf einem flexiblen Trägersystem zu befestigen und dieses Gesamtsystem damit für die Handhabung, Lagerung und Transport aufwickelbar zu gestalten.
- Die Transportfolie ist mit Vorteil aus einem die Substrate schonenden, insbesondere weichen, vorzugsweise kratzfreien Material, insbesondere zumindest auf der Rückseite der Transportfolie, versehen, um die Substratvorderseite im aufgewickelten Zustand zu schützen beziehungsweise Beschädigungen wie Kratzer und dergleichen zu vermeiden. Die Transportfolie hat eine etwas größere Breite als die Substrate, insbesondere zwischen 20 und 50 cm. Es ist aber auch vorstellbar, dass mehrere Substrate auf der Transportfolie nebeneinander angeordnet sind. Mit Vorteil ist es außerdem möglich, Substrate auf beiden Seiten der Transportfolie aufzunehmen.
- In einer weiteren vorteilhaften Ausführungsform ist vorgesehen, dass die Transportfolie aus Kunststoff und/oder Fasermaterial, insbesondere glasfaserverstärkt, gebildet ist. Hierdurch ist einerseits die Stabilität des Trägersystems, insbesondere Stabilität gegenüber geometrischen Verzerrungen und andererseits die schonende Aufnahme der Substrate gewährleistet.
- Mit Vorteil ist die Transportfolie, insbesondere auf eine Transportrolle, aufwickelbar oder aufgewickelt, sodass ein Transport vom Hersteller zum Verarbeiter in Platz sparender Weise möglich ist.
- Gemäß einer weiteren, vorteilhaften Ausführungsform der Erfindung weist die Transportfolie eine Dicke < 1000 µm, insbesondere < 500 µm, vorzugsweise < 200 µm auf.
- Soweit die Substrate durch einen, insbesondere flexiblen, Kleber temporär fixiert sind, insbesondere vorkonfektioniert auf eine Transportrolle aufgewickelt, wird ein sicherer und schonender Transport der Substrate auf der Transportfolie ermöglicht. Der Kleber ist dabei mit Vorteil auf einfache Art und Weise lösbar, insbesondere durch UV-Bestrahlung, thermisch, durch Lösungsmittel, Abziehen, Abrollen. Bevorzugt erfolgt das Lösen durch Verkleinern der Kontaktfläche bei Adhäsionsklebeverfahren.
- Gemäß einer vorteilhaften Ausführungsform der Erfindung ist vorgesehen, dass die Substrate zumindest überwiegend aus mindestens einem Material der Gruppe der Halbleiter oder Verbindungshalbleiter, insbesondere aus Glas, Silizium, Galliumarsenid (GaAs), Indiumphosphid (InP), Keramik gebildet, wobei die Substrate eine Dicke < 200 µm, insbesondere < 100 µm, vorzugsweise < 50 µm aufweisen,
- Als Material für die Transportfolie kommt erfindungsgemäß in besonders vorteilhafter Ausführung zumindest teilweise, insbesondere überwiegend, Edelstahl in Frage, vorzugsweise in Form einer Hybridfolie, bevorzugt gebildet durch einen Metallkern mit Kunststoffbeschichtung.
- Insbesondere ist die Folie so ausgebildet, dass elektrostatische Aufladung verhindert wird oder in geordneter Weise abgeführt werden kann. Dies wird dadurch erreicht, dass die Folie eine Leitfähigkeit von >10e-15 S/m, bevorzugterweise >10e-12 S/m, noch idealer >10e-9S/m aufweist. Die leitfähige Folie im Zusammenspiel mit geeigneten Vorrichtungen in den Fertigungsanlagen und Transportsystemen ermöglicht ein geordnetes Abführen der Ladungen. Leitfähiger Kunststoff wird hier durch Dotieren des Kunststoffes mit leitfähigen Zusätzen erreicht. Als Material für die Transportfolie könnte auch gewobener Kunststoff wie zum Beispiel GoreTex ® sowie gewobener Kunststoff mit geeigneter Beschichtung oder jegliche gewobene Faser mit geeigneter Beschichtung verwendet werden.

- In den Figuren sind gleiche oder gleichwirkende Bauteile mit gleichen Bezugszeichen gekennzeichnet.

Figur 1 zeigt eine Transportfolie 4 in Form eines Transportbandes, das durch mindestens eine Antriebsrolle 1 in einer Rotationsrichtung durch Reibkontakt mit der Transportfolie 4 angetrieben wird. Auf diese Weise sind auf der Transportfolie aufgeklebte, flexible Substrate 3 entlang einer Transportstrecke T transportierbar. - Entlang der Transportstrecke sind in
Figur 1 zwei Prozessmodule 5 schematisch abgebildet, in welchen definierte Prozessschritte an den Substraten 3 ausgeführt werden, beispielsweise Lithographie, Belichten, Entwickeln, Sputtern, Heizen, Kühlen, Abscheiden, Ätzen, Implantieren, Prägen, Bonden, etc. Die Substrate werden über geeignete Umlenk-/Führungsrollen 2 sowie durch die Bewegung der Transportfolie 4 mittels der Antriebsrolle 1 in Position gebracht. Dabei kann das Transportband beziehungsweise die Transportfolie 4 auch durch geschlossene Prozessmodulräume, insbesondere mit Unter- oder Überdruck, geführt werden, indem das Transportband beziehungsweise die Transportfolie 4 über eine Fluidikdichtung in einen entsprechenden Prozessmodulraum 5 auf der einen Seite herein und auf der anderen Seite herausgefahren werden. - In
Figur 2 ist die Transportfolie 4 mit den darauf fixierten Substraten 3 in einer Aufsicht dargestellt, wobei im vorliegenden Fall quadratische Substrate 3 gezeigt sind, genauso aber runde Substrate, beispielsweise Wafer verarbeitbar sind. Der Durchmesser beziehungsweise die Quererstreckung der Substrate ist dabei mit Vorteil geringer als die Breite des Transportbandes 4 und mit Vorteil sind die Substrate 3 mit Abstand entlang der Transportstrecke T auf der Transportfolie 4 fixiert, damit eine Erfassung der Position der einzelnen Substrate 3 ermöglicht wird und die Substrate 3 entsprechend präzise an die Bearbeitungspositionen in den Prozessmodulen verfahren werden können. Mit Vorteil können Positionsmarken zur Positionierung der Substrate auf der Folie aufgebracht werden. Diese heben sich kontrastmäßig vom Material der Transportfolie ab. Alternativ können Indexlöcher in die Transportfolie eingearbeitet sein. Diese können in bevorzugter Ausführungsform im Zusammenspiel mit speziell ausgestalteten Rollen für einen verbesserten Antrieb verwendet werden, bei dem formschlüssiger Kontakt zwischen Antriebsrolle und Folie besteht. - Die Transportfolie 4 wird auf einer in
Figur 3 dargestellten Transportrolle 6 aufgewickelt angeliefert werden, wobei mit Vorteil auch die Substrate 3 bereits aufgewickelt auf der Transportrolle 6 vorkonfektioniert angeliefert werden. Am Ende der Transportstrecke werden die bearbeiteten Substrate 3 zur Weiterverarbeitung der Transportfolie 4 abgelöst, beispielsweise bei Verwendung eines UV-löslichen Klebers als Verbindungsmittel zwischen der Transportfolie 4 und den Substraten 3 durch UV-LichtBestrahlung am Ende der Transportstrecke T. - Das Ablösen oder Entladen der prozessierten Substrate 3 ist in einer beispielhaften Ausführungsform in
Figur 4 dargestellt. In dieser Ausführungsform wird die Transportfolie 4 durch eine Umlenkrolle 10 in Richtung der von den Substraten 3 abgewandten Seite der Transportfolie 4 umgelenkt, und zwar insbesondere mit einem Umlenkwinkel von mindestens 45°, vorzugsweise mindestens 90°. Bevorzugt weist die Umlenkrolle 10 einen Radius R10 kleiner als der Radius R6 der Transportrolle 6 auf, insbesondere mit einem Verhältnis von < ½, vorzugsweise < ¼. Hierdurch wird das Ablösen der Substrate 3 von der Transportfolie 4 unterstützt. Die flexiblen Substrate werden mit Vorteil auf eine Lineartransporteinrichtung 11 mit Transportrollen 12 übergeben. - Das Aufbringen der flexiblen Substrate 3 auf die Transportfolie 4 erfolgt quasi in umgekehrter Richtung, wie in
Figur 3 dargestellt, wobei eine, insbesondere mit der Umlenkrolle 10 identische, Umlenkrolle 10' derart angeordnet ist, dass die Transportfolie in Verlängerung einer Lineartransporteinrichtung 11' verläuft und die flexiblen Substrate 3 aufnimmt zum weiteren Transport zu einer Transportrolle 6. Die Lineartransporteinrichtung 11' wird durch Transportrollen 12' angetrieben. - Gemäß einer Ausführungsform kann die Transportfolie 4 in vorteilhafter Weise wie in
Figur 5 dargestellt aufgebaut sein. Die Folie besteht in dieser Ausführungsform aus einer Grundfolie 9, bevorzugt aus Kunststoff, auf der ein Netz 8 aufgebracht ist, das insbesondere aus Kunststoff und/oder Gewebefaser besteht. Auf dem Netz 8 ist eine vorzugsweise als flexible Kunststofffolie ausgebildete Folie 7 fixiert, die ihrerseits die flexiblen Substrate 3 fixiert, insbesondere durch Adhäsionskräfte. - In
Figur 6 ist der Zustand der Transportfolie 4 unmittelbar vor dem Entladen gemäßFigur 4 dargestellt. Dabei wird im Bereich des Netzes 8 ein Unterdruck, insbesondere Vakuum, angelegt, damit sich die flexible Kunststofffolie 7 in Richtung der Grundfolie 9 zumindest partiell durchwölbt. Hierdurch wird die Kontaktfläche zwischen den flexiblen Substraten 3 und der Folie 7, insbesondere an einer Vielzahl von Kontaktstellen, verkleinert, wodurch eine leichtere Abtrennung der flexiblen Substrate 3 von der Transportfolie 4 ermöglicht wird. -

Claims (9)
- Transportrolle (6) mit einer auf die Transportrolle (6) aufgewickelte flexiblen Transportfolie (4) zur Aufnahme und zum Transport von dünnen, flexiblen Substraten (3), wobei die Substrate (3) zumindest temporär durch einen Kleber an der Transportfolie (4) fixiert sind und wobei die Transportfolie (4) durch Antriebsmittel (2) zum Transport der Substrate (3) antreibbar ist und wobei die Substrate (3) zumindest überwiegend aus mindestens einem Material der Gruppe der Halbleiter oder Verbindungshalbleiter, gebildet sind , dadurch gekennzeichnet, dass die Substrate (3) vorkonfektioniert auf der Transportfolie (4) auf der Transportrolle (6) aufgewickelt transportierbar sind.
- Transportrolle (6) nach Anspruch 1, dadurch gekennzeichnet, dass die Transportfolie (4) als Band ausgebildet ist.
- Transportrolle (6) nach einem der vorhergehenden Ansprüche,
dadurch gekennzeichnet, dass die Transportfolie (4) aus Kunststoff und/oder Fasermaterial gebildet ist. - Transportrolle (6) nach einem der vorhergehenden Ansprüche,
dadurch gekennzeichnet, dass die Transportfolie (4) eine Dicke <1000 µm, insbesondere <500 µm, vorzugsweise <200 µm aufweist. - Transportrolle (6) nach einem der vorhergehenden Ansprüche,
dadurch gekennzeichnet, dass die Substrate (3) aus einem der nachfolgend aufgeführten Materialen gebildet sind; Glas, Si, GaAs, InP, Keramik. - Transportrolle nach einem der vorhergehenden Ansprüche, dadurch gekennzeichnet, dass die Substrate (3) eine Dicke <200 µm, insbesondere <100 µm, vorzugsweise <50 µm aufweisen.
- Transportrolle nach einem der Ansprüche 1, 2, 4 bis 6, dadurch gekennzeichnet, dass die Transportfolie zumindest teilweise, insbesondere überwiegend, aus Edelstahl gebildet ist, vorzugsweise in Form einer Hybridfolie bestehend aus einem Metallkern mit einer Kunststoffbeschichtung.
- Transportsystem zur Aufnahme und zum Transport von mindestens einem dünnen, flexiblen Substrat (3) entlang einer Transportstrecke des Transportsystems mit- einer Transportrolle (6) mit einer flexiblen Transportfolie (4) nach einem der vorhergehenden Ansprüche zur zumindest temporären Fixierung der Substrate (3) und- Antriebsmitteln zum Antreiben der Transportfolie (4).
- Verfahren zur Aufnahme und zum Transport von mindestens einem dünnen, flexiblen Substrat (3) entlang einer Transportstrecke des Transportsystems nach Anspruch 8 mit folgenden Schritten:- zumindest temporäre Fixierung der Substrate (3) auf einer flexiblen Transportfolie (4), die auf einer Transportrolle (6) nach einem der Ansprüche 1 bis 7 aufgewickelt wird und- Transport der Substrate (3) durch Antrieb der Transportfolie (4) zu mindestens einem Prozessmodul mittels Antriebsmitteln.
