Description

  • Die Erfindung bezieht sich auf ein Verfahren mit den Merkmalen gemäß dem Oberbegriff des Anspruchs 1.
  • Unter Nanopartikeln werden im Folgenden Partikel mit einer Partikelgröße unter einem Mikrometer verstanden. Nanopartikel weisen - im Unterschied zu jeweils demselben Material ohne Nanopartikelstruktur - zum Teil sehr außergewöhnliche Eigenschaften auf. Dies ist darauf zurückzuführen, dass das Verhältnis von Oberfläche zu Volumen bei Nanopartikeln besonders groß ist; so sind beispielsweise selbst bei kugeligen Nanopartikeln bestehend aus hundert Atomen über fünfzig Atome O-berflächenatome. Die daraus resultierende hohe Reaktivität der Nanopartikel bietet die Möglichkeit, Werkstoffe spezifischer als sonst möglich auf den jeweiligen Verwendungszweck auszurichten. Beispielsweise werden Nanopartikel als Beschichtungsmaterialien eingesetzt. Einen allgemeinen technischen Überblick über die Nanotechnologie gibt beispielsweise die Internetseite der deutschen Physikalisch-Technischen Bundesanstalt.
  • Aus der deutschen Offenlegungsschrift DE 100 27 948 ist beispielsweise bekannt, Nanopartikel zur Bildung von Emulsionen einzusetzen.
  • Aus der US-Patentschrift 5,308,367 ist bekannt, kubische Bornitridschichten - so genannte cBN-Schichten - als Materialschutzschichten auf Werkzeuge aufzubringen, um deren Lebensdauer zu erhöhen. Bei dem in der US-Patentschrift beschriebenen Verfahren werden CBN-Schichten mittels eines PVD(PVD: physical vapour deposition)-Aufdampfverfahrens auf einem Substrat aufgebracht. Nanopartikel werden bei diesem Verfahren nicht gebildet.
  • Das japanische Abstract 06128728A offenbart ein Verfahren zum Abscheiden eines Films aus superfeinen Teilchen. Bei dem Verfahren wird eine Aufbewahrungskammer verwendet, in der sich die superfeinen Teilchen aufgrund der Gravitation zum Kammerboden bewegen, wodurch ein Konzentrationsgefälle entsteht. Von der Aufbewahrungskammer gelangen die Teilchen zu einer Beschichtungskammer, in der die Teilchen auf ein zu beschichtendes Substrat gelenkt werden.
  • Aus der europäischen Offenlegungsschrift EP 1 231 294 ist ein Verfahren mit den Merkmalen gemäß dem Oberbegriff des Anspruchs 1 bekannt; bei diesem Verfahren werden Teilchen während des Auftragens auf einem Substrat zerkleinert, um sehr kleine Teilchengrößen zu erzielen.
  • In der deutschen Offenlegungsschrift DE 197 09 165 ist offenbart, dass die Behandlung von Oberflächen im Kraftfahrzeugbereich mit Nanopartikeln vorteilhaft sein kann.
  • EP-A-441300 offenbart ein Verfahren und eine Vorrichtung zum Herstellen einer Nanopartikel aufweisenden Schicht wobei Nanopartikel aus einer ersten Prozesskammer in eine zweite Prozesskammer seitlich über die Oberfläche eines Substrates geleitet werden.
  • US-2004/0121084 A1 offenbart ein Verfahren und Vorrichtung wobei Nanopartikeln aus einer ersten Prozesskammer in eine zweite Prozesskammer geleitet werden und so auf einem Substrat abgeschieden werden.
  • GB-A-932923 offenbart ein Verfahren und Vorrichtung zum Herstellen einer Beschichtung auf einem Substrat, wobei sehr fein verteiltes Pulver parallel über die Oberfläche eines Substrates geleitet und abgeschieden wird.
  • DE-19935053 A1 offenbart ein Verfahren und Vorrichtung wobei ultrafeine Teilchen auf einem Substrat abgelagert werden und mit einem Hochenergiestrahl bestrahlt, aktiviert und reagiert werden.
  • Der Erfindung liegt die Aufgabe zugrunde, ein Verfahren zum Herstellen einer Nanopartikel enthaltenden Schicht anzugeben, das sich besonders einfach durchführen lässt und dennoch einen sehr großen Spielraum bei der Ausgestaltung und der Zusammensetzung der herzustellenden Schicht bietet.
  • Diese Aufgabe wird ausgehend von einem Verfahren der eingangs angegebenen Art erfindungsgemäß durch die kennzeichnenden Merkmale des Anspruchs 1 gelöst. Vorteilhafte Ausgestaltungen des erfindungsgemäßen Verfahrens sind in Unteransprüchen angegeben.
  • Danach ist erfindungsgemäß vorgesehen, dass in einer ersten Prozesskammer Nanopartikel freigesetzt werden und ein Nanopartikelstrom erzeugt wird. Der Nanopartikelstrom wird in eine zweite Prozesskammer geleitet, und die Nanopartikel werden in der zweiten Prozesskammer auf einem Substrat abgeschieden. Der Nanopartikelstrom wird dabei erfindungsgemäß seitlich, insbesondere parallel, über die Oberfläche des Substrates geleitet und die Nanopartikel werden mit dem so gerichteten Nanopartikelstrom auf der Oberfläche des Substrates abgeschieden.
  • Ein wesentlicher Vorteil des erfindungsgemäßen Verfahrens ist darin zu sehen, dass die Herstellung bzw. Freisetzung der Nanopartikel räumlich getrennt von dem Abscheidevorgang der Nanopartikel auf dem Substrat erfolgt. Bereits vor dem Abscheidevorgang liegen die Nanopartikel somit völlig fertig - vorzugsweise im festen Aggregatzustand - vor und werden lediglich noch in die auf dem Substrat herzustellende Schicht eingebaut. Dadurch, dass die Bildung der Nanopartikel räumlich getrennt von dem Abscheidevorgang der Nanopartikel erfolgt, ist es möglich, die Beschaffenheit der Nanopartikel in einem weit größeren Umfange frei zu bestimmen bzw. zu beeinflussen als dies möglich wäre, wenn die Herstellung der Nanopartikel im Rahmen des Abscheidevorgangs, also gleichzeitig mit dem Abscheidevorgang der herzustellenden Schicht, erfolgen würde; denn aufgrund der Trennung der beiden Prozesse können die Prozessführung für den Abscheidevorgang und die Prozessführung für die Nanopartikelbildung separat voneinander optimiert werden. Beispielsweise kann bei dem erfindungsgemäßen "Zweischrittverfahren" ein wesentlich größerer Zustandsbereich des Phasendiagramms der Nanopartikel technisch genutzt werden als bei einem "Einschritt-Herstellungsverfahren", bei dem die die Nanopartikel konstituierenden Materialien verdampft und im Rahmen ein und desselben Prozesses atomar oder ionar unter Durchlaufung einer chemischen Reaktion in die Schichtstruktur kondensieren. Das erfindungsgemäße Verfahren erlaubt es somit, völlig neuartige Schichtsysteme herzustellen.
  • Vorzugsweise werden als Nanopartikel Nanocluster oder Nanokristallite im festen Aggregatzustand auf dem Substrat abgeschieden.
  • Beispielsweise kann im Übrigen in der zweiten Prozesskammer auf dem Substrat zusätzlich auch weiteres Material - gleichzeitig mit den fertigen Nanopartikeln - abgeschieden werden, das dann gemeinsam mit den Nanopartikeln die Nanopartikel aufweisende Schicht bildet.
  • Gemäß einer ersten besonders bevorzugten Ausgestaltung des Verfahrens ist vorgesehen, dass zur Bildung des Nanopartikelstroms in der ersten Prozesskammer ein Trägergas mit den Nanopartikeln angereichert wird und das mit den Nanopartikeln angereicherte Trägergas in die zweite Prozesskammer geleitet wird. Mit Hilfe eines Trägergases lässt sich der Teilchenstrom der Nanopartikel besonders fein dosiert einstellen und das Wachstum der Nanopartikel enthaltenden Schicht besonders einfach kontrollieren.
  • In beiden Prozesskammern herrschen bevorzugt unterschiedliche Prozessparameter: So werden die Prozessparameter in der ersten Prozesskammer speziell im Hinblick auf die Bildung bzw. Freisetzung der Nanopartikel optimiert; die Prozessparameter in der zweiten Prozesskammer werden für ein optimales Abscheiden der fertigen Nanopartikel optimiert. Für optimale Schichteigenschaften wird vorzugsweise in der ersten Prozesskammer ein höherer Druck als in der zweiten Prozesskammer eingestellt; die Temperatur in der ersten Prozesskammer liegt bevorzugt unterhalb der Temperatur der zweiten Prozesskammer.
  • Um den mit den Nanopartikeln angereicherten Trägergasstrom, der von der ersten Prozesskammer in die zweite Prozesskammer fließt, besonders einfach beeinflussen zu können, wird der Trägergasstrom vorzugsweise über eine Drosseleinrichtung geleitet. Mit der Drosseleinrichtung wird dann die Strömungsgeschwindigkeit des Trägergases in die zweite Prozesskammer eingestellt bzw. geregelt. Beispielsweise kann mit der Drosseleinrichtung die Abscheidegeschwindigkeit der Nanopartikel innerhalb der zweiten Prozesskammer gezielt beeinflusst, zumindest mitbeeinflusst, werden.
  • Gemäß einer zweiten besonders bevorzugten Ausgestaltung des Verfahrens ist vorgesehen, dass in der ersten Prozesskammer die Nanopartikel freigesetzt werden und mittels eines äußeren elektromagnetischen Feldes unter Bildung des Nanopartikelstroms in Richtung der zweiten Prozesskammer bewegt werden.
  • Zum Erzeugen des Nanopartikelstroms wird bevorzugt eine Effusorzelle als erste Prozesskammer verwendet.
  • Mit dem beschriebenen Verfahren kann beispielsweise eine Antikorrosionsschicht, eine Haftschicht, eine Verschleißschutzschicht, eine Sensorschicht oder eine katalytische Schicht hergestellt werden.
  • Die Erfindung bezieht sich außerdem auf eine Anordnung zum Herstellen einer Nanopartikel aufweisenden Schicht auf einem Substrat.
  • Bezüglich einer solchen Anordnung liegt der Erfindung die Aufgabe zugrunde, einen besonders großen Spielraum bei der Ausgestaltung und der Zusammensetzung der herzustellenden Schicht zu ermöglichen.
  • Diese Aufgabe wird erfindungsgemäß dadurch gelöst, dass eine erste Prozesskammer vorhanden ist, die zum Freisetzen von Nanopartikeln und zur Erzeugung eines Nanopartikelstroms geeignet ist, und dass mit der ersten Prozesskammer eine zweite Prozesskammer in Verbindung steht, in die der Nanopartikelstrom geleitet wird und in der die Nanopartikel auf dem Substrat abgeschieden werden.
  • Bezüglich der Vorteile der erfindungsgemäßen Anordnung und bezüglich vorteilhafter Ausgestaltungen der Anordnung sei auf die obigen Ausführungen im Zusammenhang mit dem erfindungsgemäßen Verfahren verwiesen.

    ein drittes Ausführungsbeispiel einer Anordnung zum Herstellen einer solchen Schicht wobei ein Trägergas und eine elektromagnetische Einrichtung zum Bilden eines Nanopartikelstroms verwendet werden.
  • In den Figuren 1 bis 3 werden für identische oder vergleichbare Komponenten dieselben Bezugszeichen verwendet.
  • In der Figur 1 erkennt man eine erste Prozesskammer, die durch eine Effusorzelle 10 gebildet ist. Die Effusorzelle 10 weist eine Einlassöffnung E10 auf, in die ein Trägergas 20 - symbolisiert durch einen Pfeil - in die Effusorzelle 10 eingespeist wird. Der weitere Gasfluss des Trägergases 20 ist in der Figur 1 durch weitere Pfeile 25 visualisiert.
  • Innerhalb der Effusorzelle 10 befindet sich ein Nanopartikel-Grundmaterial 30, mit dem in einer in der Figur 1 nicht weiter dargestellten Weise Nanopartikel 40 gebildet und freigesetzt werden. Die freigesetzten Nanopartikel 40 werden von dem Trägergas 20 erfasst, so dass sich ein in der Figur 1 nach links gerichteter Nanopartikelstrom 50 bildet, der zu einer Auslassöffnung A10 der Effusorzelle 10 gerichtet ist.
  • An die Auslassöffnung A10 der Effusorzelle 10 ist eine Drosseleinrichtung 70 angeschlossen, die ausgangsseitig mit einer ersten Einlassöffnung A80 einer zweiten Prozesskammer 80 in Verbindung steht. Bei der zweiten Prozesskammer 80 handelt es sich um eine Reaktorkammer, die sich in einem Hochvakuum befindet. Der Druck P2 in der Reaktorkammer 80 liegt vorzugsweise in einem Bereich zwischen 10-5 mbar und 1 mbar.
  • Innerhalb der Reaktorkammer 80 ist ein Substrat 100 angeordnet, auf dem eine Nanopartikel 40 aufweisende Schicht 110 abgeschieden werden soll. Das Substrat 100 ist im Bereich der ersten Einlassöffnung A80 der Reaktorkammer 80 derart angeordnet, dass der die Effusorzelle 10 verlassende und die Drosseleinrichtung 70 passierende Nanopartikelstrom 50 seitlich über die Oberfläche 120 des Substrates 100 fließt, was zu einem Abscheiden der Nanopartikel 40 auf der Oberfläche 120 des Substrats 100 führt und die Schichtbildung der Schicht 110 zur Folge hat.
  • Bei dem Ausführungsbeispiel gemäß Figur 1 soll die Schicht 110 nicht ausschließlich aus Nanopartikeln 40 bestehen; vielmehr soll eine Schicht 110 gebildet werden, die weitere Materialien neben den Nanopartikeln 40 enthält. Hierzu weist die Reaktorkammer 80 eine zweite Einlassöffnung B80 auf, durch die ein Materialstrom 150 mit weiterem Material in die Reaktorkammer 80 geleitet wird. Der Materialstrom 150 ist derart ausgerichtet, dass er das weitere Material unmittelbar auf die Oberfläche 120 des Substrats 100 leitet. Der Materialstrom 150 trifft vorzugsweise in einem rechten Winkel auf die Oberfläche 120 des Substrats 100 auf; der Materialstrom 150 steht somit ebenfalls in einem rechten Winkel zum dem Nanopartikelstrom 50, der vorzugsweise parallel zur Oberfläche 120 des Substrats 100 ausgerichtet ist. Das im Materialstrom 150 enthaltene weitere Material sowie die Nanopartikel 40 des Nanopartikelstroms 50 bilden gemeinsam die Schicht 110, die sich auf der Oberfläche 120 des Substrats 100 abscheidet.
  • Bei dem Ausführungsbeispiel gemäß Figur 1 werden die Nanopartikel 40 über den Trägergasstrom 20 in die Reaktorkammer 80 transportiert. Um einen Gasfluss von der Effusorzelle 10 in die Reaktorkammer 80 zu bewirken, ist der Druck P1 in der Effusorzelle 10 größer als der Druck P2 in der Reaktorkammer 80. Vorzugsweise liegt der Druck innerhalb der Effusorzelle 10 in einem Druckbereich zwischen 10-2 mbar und 10-5 mbar.
  • Als Nanopartikel 40 können beispielsweise Nanocluster oder Nanokristallite gebildet werden. Zur Herstellung von Verschleißschutzschichten kann beispielsweise ein cBN(kubisch)-Material als Nanopartikel-Grundmaterial 30 verwendet werden.
  • In der Figur 2 ist ein zweites Ausführungsbeispiel einer Anordnung zur Herstellung einer Nanopartikel 40 aufweisenden Schicht 110 dargestellt. Im Unterschied zu dem Ausführungsbeispiel gemäß Figur 1 wird der Nanopartikelstrom 50 auf elektromagnetischem Wege erzeugt. Konkret weist die Effusorzelle 10 eine elektromagnetische Einrichtung 200 auf, die in der Effusorzelle 10 oder an der Effusorzelle 10 angeordnet ist; bei dem Beispiel gemäß der Figur 2 ist die elektromagnetische Einrichtung 200 unten an der Effusorzelle 10 angebracht. Die elektromagnetische Einrichtung 200 erzeugt ein elektromagnetisches Feld derart, dass die aus dem Nanopartikel-Grundmaterial 30 gebildeten Nanopartikel 40 einen Nanopartikelstrom 50 bilden, der die Effusorzelle 10 in Richtung Reaktorkammer 80 verlässt und anschließend in diese eingespeist wird.
  • Im Übrigen entspricht die Anordnung gemäß Figur 2 der Anordnung gemäß Figur 1.
  • In der Figur 3 ist ein drittes Ausführungsbeispiel einer Anordnung zur Herstellung einer Nanopartikel 40 enthaltenden Schicht 110 dargestellt. Bei diesem dritten Ausführungsbeispiel wird der Nanopartikelstrom 50 durch Zusammenwirken eines Trägergases 20 und einer elektromagnetischen Einrichtung 200 gebildet. Der Nanopartikelstrom 50 wird also durch eine Überlagerung zweier Kräfte gebildet, die auf die Nanopartikel 40 einwirken: Dies ist zum einen die elektromagnetische Kraft der elektromagnetischen Einrichtung 200 sowie zum anderen die mechanische Bewegungskraft aufgrund der Strömung des Trägergases 20.

Claims (11)

  1. Verfahren zum Herstellen einer Nanopartikel (40) aufweisenden Schicht (110) auf einem Substrat (100), wobei
    - in einer ersten Prozesskammer (10) Nanopartikel (40) freigesetzt werden und ein Nanopartikelstrom (50) erzeugt wird,
    - der Nanopartikelstrom (50) in eine zweite Prozesskammer (80) geleitet wird, wobei der Nanopartikelstrom seitlich, parallel, über die Oberfläche (120) des in der zweiten Prozesskammer (80) befindlichen Substrates (100) geleitet wird, und
    - die Nanopartikel (40) mit dem so gerichteten Nanopartikelstrom in der zweiten Prozesskammer (80) auf dem Substrat (100) abgeschieden werden,
    dadurch gekennzeichnet,
    - dass in der zweiten Prozesskammer auf dem Substrat zusätzlich zumindest ein weiteres Material abgeschieden wird, das gemeinsam mit den Nanopartikeln die Nanopartikel aufweisende Schicht bildet,
    - wobei das weitere Material in Form eines Materialstromes (150) auf die Oberfläche (120) des Substrates (100) geleitet wird und
    - wobei dieser Materialstrom (150) derart ausgerichtet wird, dass er in einem rechten Winkel auf die Oberfläche des Substrates (100) trifft.
  2. Verfahren nach einem der voranstehenden Anspruch 1,
    dadurch gekennzeichnet, dass
    - die Nanopartikel (40) innerhalb ersten Prozesskammer (10) mit Hilfe eines äußeren elektromagnetischen Feldes (200) parallel zur Oberfläche (120) des in der zweiten Prozesskammer befindlichen Substrates (100) beschleunigt und unter Bildung des Nanopartikelstroms (50) in Richtung der zweiten Prozesskammer bewegt werden.
  3. Verfahren nach einem der voranstehenden Ansprüche,
    dadurch gekennzeichnet, dass
    - zur Bildung des Nanopartikelstroms in der ersten Prozesskammer ein Trägergas (20) mit den Nanopartikeln (40) angereichert wird und
    - das mit den Nanopartikeln angereicherte Trägergas in die zweite Prozesskammer (80) geleitet wird.
  4. Verfahren nach Anspruch 3,
    dadurch gekennzeichnet,
    - dass das mit den Nanopartikeln angereicherte Trägergas von der ersten Prozesskammer in die zweite Prozesskammer über eine Drosseleinrichtung (70) geleitet wird und
    - dass mit der Drosseleinrichtung der Gasfluss des Trägergases in die zweite Prozesskammer eingestellt wird.
  5. Verfahren nach Anspruch 4,
    dadurch gekennzeichnet,
    dass mit der Drosseleinrichtung die Abscheidegeschwindigkeit der Nanopartikel innerhalb der zweiten Prozesskammer eingestellt wird.
  6. Verfahren nach einem der voranstehenden Ansprüche,
    dadurch gekennzeichnet,
    dass in der zweiten Prozesskammer ein niedrigerer Druck (P2) als in der ersten Prozesskammer eingestellt wird.
  7. Verfahren nach einem der voranstehenden Ansprüche,
    dadurch gekennzeichnet,
    dass als erste Prozesskammer eine Effusorzelle (10) verwendet wird und der Nanopartikelstrom in der Effusorzelle erzeugt wird.
  8. Verfahren nach einem der voranstehenden Ansprüche,
    dadurch gekennzeichnet,
    dass als Nanopartikel Nanocluster oder Nanokristallite auf dem Substrat abgeschieden werden.
  9. Anordnung zum Herstellen einer Nanopartikel aufweisenden Schicht auf einem Substrat,
    - wobei eine erste Prozesskammer (10) vorhanden ist, die zum Freisetzen von Nanopartikeln (40) und zur Erzeugung eines Nanopartikelstroms (50) geeignet ist, und
    - wobei mit der ersten Prozesskammer (10) eine zweite Prozesskammer (80) in Verbindung steht, in die der Nanopartikelstrom (50) geleitet wird und in der die Nanopartikel auf dem Substrat (100) abgeschieden werden,
    dadurch gekennzeichnet,
    - dass eine erste Einlassöffnung (A80) der zweiten Prozesskammer derart angeordnet ist, dass der Nanopartikelstrom seitlich, parallel, über die Oberfläche (120) des Substrates (100) fließt und die Nanopartikel (40) mit dem so gerichteten Nanopartikelstrom auf der Oberfläche des Substrates abgeschieden werden.
    - dass die zweite Prozesskammer eine zweite Einlassöffnung (B80) zum Einführen zumindest eines weiteren Material aufweist, das auf dem Substrat abgeschieden wird und gemeinsam mit den Nanopartikeln die Nanopartikel aufweisende Schicht bildet, und
    - dass die zweite Einlassöffnung (A80) derart angeordnet ist, dass das weitere Material in Form eines Materialstromes
    - (150) in einem rechten Winkel auf die Oberfläche des Substrates (100) trifft.
  10. Anordnung nach einem Anspruch 9, dadurch gekennzeichnet, dass eine elektromagnetische Einrichtung (200) in oder an der ersten Prozesskammer derart angeordnet ist, dass die in der ersten Prozesskammer freigesetzten Nanopartikel mit Hilfe eines äußeren elektromagnetischen Feldes (200) parallel zur Oberfläche (120) des in der zweiten Prozesskammer befindlichen Substrates (100) beschleunigt und unter Bildung des Nanopartikelstroms (50) in Richtung der zweiten Prozesskammer bewegt werden.
  11. Anordnung nach einem der voranstehenden Ansprüche 9 oder 10, dadurch gekennzeichnet,
    dass die erste Prozesskammer durch eine Effusorzelle (10) gebildet ist.
