Abstract
Description
- La présente invention concerne une source de vapeurs et d'ions, et notamment une source de vapeurs et d'ions métalliques.
- Dans l'art antérieur, les sources de vapeurs et d'ions métalliques résultent classiquement du bombardement d'une cible par un faisceau d'électrons. Ceci exige un appareil complexe et délicat, fonctionnant sous un vide élevé (de l'ordre de 10⁻³ Pascals) et de durée de vie limitée.
- Ainsi, un objet de la présente invention est de prévoir un autre type de source de vapeurs et d'ions de structure particulièrement simple et à durée de vie longue.
- Pour atteindre cet objet, la présente invention prévoit une source de vapeurs et d'ions comprenant, dans une enceinte à basse pression, une anode (masse), une cathode et des moyens d'application d'un champ magnétique, la cathode étant constituée d'une cavité équipotentielle munie d'une ouverture, un champ magnétique étant appliqué orthogonalement au plan de l'ouverture et le matériau à ioniser étant disposé dans la cavité de cathode.
- Pour faire fonctionner cette source d'ions, on dispose initialement dans l'enceinte, et notamment dans la cavité de la cathode, un gaz porteur à basse pression et la cathode est portée à un potentiel négatif de l'ordre de quelques centaines de volts par rapport à l'anode (la masse). Il en résulte une ionisation du gaz porteur et un échauffement de la cathode. Par suite, le maté riau à ioniser disposé dans la cathode se volatilise et est ionisé. Les vapeurs métalliques et les ions du matériau peuvent ensuite être projetés vers une cible disposée à un potentiel négatif par rapport au potentiel du plasma. Une fois le phénomène amorcé, on peut procéder à un pompage pour réduire la proportion de gaz porteur qui devient inutile.
- Ces objets, caractéristiques et avantages ainsi que d'autres de la présente invention seront exposés plus en détail dans la description suivante d'un mode de réalisation particulier faite en relation avec la figure jointe.
- Comme l'illustre la figure, la présente invention prévoit d'utiliser une cathode 10 munie d'une cavité interne et d'une ouverture de sortie 11. Cette cathode est enfermée dans une enceinte, par exemple une enceinte conductrice M à la masse que l'on appelera ci-après tantôt masse tantôt anode puisqu'elle constitue une anode par rapport à la cathode 10. Cette enceinte est munie de moyens de pompage 13 et de moyens 14 d'introduction d'un gaz, ce gaz étant par exemple de l'hélium, de l'argon, etc.
- Un aimant ou autre moyen d'application de champ magnétique A est prévu pour appliquer un champ magnétique B au niveau de l'ouverture 11 de la cathode orthogonalement au plan de celle-ci. Dans la cavité 10 est disposé un matériau à ioniser, par exemple un métal 15 sous forme de poudre, de barreaux, de copeaux etc.
- Initialement, on évacue l'enceinte M et on y introduit un gaz porteur sous une pression de l'ordre de quelques dixièmes à quelques dizaines de pascals. Quand la cathode est portée à un potentiel négatif de quelques centaines de volts, un champ électrique apparaît et, du fait de l'existence de la cavité, les lignes de champ électriques 16 s'incurvent vers l'intérieur de la cavité au niveau de l'ouverture, comme cela est représenté dans la figure. Ainsi, il existe des zones où le champ électrique E, du fait de la courbure des lignes de champ, est perpendiculaire au champ magnétique appliqué B. Il en résulte la création d'un plasma pour des pressions gazeuses beaucoup plus faibles qu'en l'absence de tels champs électrique et magnétique croisés. En effet, ce sont les effets de bord (courbure du champ électrique due à la présence de l'ouverture dans la cavité) conjugués avec le champ magnétique croisé en certains emplacements qui sont à l'origine de la création du plasma. Il se forme ainsi pour des pressions de gaz porteur supérieures à quelques dixièmes de pascal une zone de plasma sensiblement telle que délimitée par des pointillés dans la figure, au voisinage de l'ouverture 11. Pour que ce phénomène se produise, il faut, comme cela est connu, que l'ouverture ait une dimension suffisante, par exemple une fente de plus de 4 mm de large, et soit ménagée dans une surface ou plaque sensiblement plane perpendiculaire à la direction du champ magnétique.
- Il résulte de l'apparition de ce plasma un échauffement des parois de la cavité 10 et donc du matériau 15 qui se sublime ou s'évapore (selon qu'il se liquéfie ou non). Il y a alors création de vapeurs de ce matériau. Ces vapeurs émergent par l'orifice 11 de la cavité et une proportion notable de celles-ci est ionisée par les électrons du plasma : il y a donc création d'ions du matériau 15 qui peuvent être collectés par une plaque 20 disposée en regard de l'ouverture de la cavité et portée à un potentiel négatif par rapport à la masse. Cette plaque reçoit donc les ions et les vapeurs du matériau tandis que les électrons sont repoussés par le potentiel négatif vers la masse.
- On notera que le potentiel du plasma n'est pas le potentiel de la cathode 10 mais que, si le potentiel de cette cathode est par exemple de -500 volts, le potentiel du plasma pourra être de quelques dizaines de volts. Ainsi, selon l'énergie d'impact que l'on veut conférer aux ions sur la plaque 20, celle-ci sera portée à un potentiel variable entre une centaine et un millier de volts environ.
- Si la pression de vapeur du matériau dans la cavité atteint une pression de l'ordre du Pascal, on peut interrompre l'arrivée des gaz 14 qui provoquent la création initiale du plasma tout en continuant le pompage par la pompe 13. La décharge se maintient puisque, dans ces conditions, ce sont les vapeurs du matériau 15 qui jouent le rôle du gaz initial. Il existe donc un plasma auto-maintenu à l'intérieur de la cavité.
- On obtient ainsi une source de vapeurs et d'ions auto-entretenue par la présence du matériau 15, cette source fonctionnant sous un vide de l'ordre du dixième à la dizaine de pascals.
- Le matériau 15 sera par exemple un métal. Dans le cas où la cathode est à un potentiel de -500 volts et la plaque 20 à un potentiel de l'ordre de -1200 volts, on a obtenu avec du cuivre 3 ampères d'ions Cu+ accélérés à 1200 volts sur une surface de 50 cm². La vitesse de dépôt des atomes de cuivre sur la plaque 20 était de 20 micromètres/mn, d'où l'on peut déduire que 25 pour cent des atomes de cuivre évaporés étaient ionisés.
- Cette possibilité d'obtenir une source auto-entretenue par la présence d'un métal et fonctionnant sous vide (en l'absence de gaz porteur) se présente pour environ 60 % des métaux (ceux dont la pression de vapeur saturante est supérieure à quelques pascals à des températures inférieures à 1600-1700°C, qui sont des températures existant normalement à l'intérieur de la cavité de cathode).
- Le procédé selon la présente invention présente de nombreux avantages parmi lesquels on peut mentionner :
- une grande vitesse de dépôt équivalente à celle que l'on atteint par évaporation sous vide,
- un taux d'ionisation élevé des vapeurs métalliques (jusqu'à 25 % alors que les techniques classiques de dépôt ionique atteignent des taux d'ionisation de l'ordre de 1 à 2 %),
- la possibilité de fonctionner en l'absence de gaz porteur pour 60 % des métaux, ce qui réduit le taux de pollution. - Il résulte du nombre d'ions important que l'on peut implanter sur une cible 20 une excellente adhérence du dépôt.
- En raison de sa grande simplicité le dispositif selon la présente invention peut présenter une durée de vie longue. En outre, aucune considération fondamentale ne limite les dimensions du dispositif et l'on peut envisager de bombarder la cible 20 sur une grande longueur si l'ouverture 12 est une fente de grande étendue.
- La présente invention est susceptible de nombreuses variantes. Le matériau constituant la cathode et l'enceinte de masse sera choisi non réactif aux températures de fonctionnement, ce qui est par exemple le cas du tungstène. L'enceinte pourra prendre diverses formes et pourra par exemple être associée à une grille de masse disposée en face de l'ouverture 11 pour favoriser la formation initiale du plasma. Divers systèmes de grilles ou d'ouvertures portés à des potentiels différents pourront être prévus pour accélérer et/ou focaliser les ions projetés sur la cible.

- un champ magnétique (B) orthogonal au plan de l'ouverture est appliqué au niveau de celle-ci, et
- le matériau à ioniser est disposé dans la cavité de cathode.
