Abstract
Description
- Die Erfindung betrifft ein Verfahren zum Herstellen einer Doppelschicht mit Hetero-Übergang für die Speicherelektnode einer Bildaufnahmevorrichtung mit den Merkmalen:
- a) eine erste Schicht besteht aus einem transparenten Halbleitermaterial mit n+-Leitfähigkeit und dient als elektrisch leitende Signalelektrode;
- b) eine zweite Schicht besteht aus fotoleitendem Cadmiumselenid oder Cadmiumsulfoselenid mit n-Leitfähigkeit;
- c) die zweite Schicht entsteht durch Aufdampfen auf die erste Schicht.
- Beispielsweise zum Zweck der Herstellung eines sog. Hetero-Sperrschicht-Targets für eine Bildaufnahmeröhre ist aus der Zeitschrift "Fernseh- und Kinotechnik" 32. Jahrgang, Nr. 9/1978, S. 341 bis 348, insbesondere S. 348, bekannt, auf eine transparente, leitfähige Schicht aus einem Zinnoxid eine Schicht aus n-leitendem Cadmiumselenid aufzudampfen. Zwar ist mit der Hetero-Sperrschicht der Übergang von einer weiteren aufgebrachten Schicht zu einer oder zwei ihrerseits auf diese Schicht aufgebrachten Schichten gemeint. Es besteht aber zwischen einer n+-leitenden Zinnoxidschicht als Signalelektrode und einer darauf aufgedampften n-leitenden Halbleiterschicht aus anderem Material ebenfalls ein Hetero-Übergang. Ein solcher Übergang ist notwendig, um die Injektion von Defektelektronen aus der Signalelektrode in die Fotoleiterschicht oder, was gleichbedeutend ist, einen Elektronenstrom in der entgegengesetzten Richtung zu verhindern. Beides hätte einen unerwünschten temperaturabhängigen Dunkelstrom, d.h. ein elektrisches Signal ohne Lichteinfall zur Folge. Durch den Hetero-Übergang in Verbindung mit der genannten Hetero-Sperrschicht bei einem kompletten Target einer Bildaufnahmeröhre können der Dunkelstrom undseine Temperaturabhängigkeit sehr gering gehalten werden,
- Damit eine Bildaufnahmevorrichtung keine Bildfehler in Form weißer Flecke aufweist, ist eine homogene Struktur der Fotoleiterschicht erforderlich.
- Der vorliegenden Erfindung liegt die Aufgabe zugrunde, ein Verfahren anzugeben, mit dem die homogene Struktur der Fotoleiterschicht erreicht wird.
- .Zur Lösung dieser Aufgabe werden bei einem Verfahren der eingangs genannten Art erfindungsgemäB folgende Merkmale vorgeschlagen:
- d) das zu verdampfende Material enthält mindestens einen Zusatz von im wesentlichen aus Boroxid bestehendem Glas und wird durch Wärmebehandlung bei einer Temperatur zwischen 750°C und 850°C im Vakuum gesintert;
- e) während der Wärmebehandlung wird verhindert, daß sich metallisches Cadmium auf die Oberfläche der ersten Schicht niederschlägt;
- f) der Aufdampfprozeß erfolgt bei einer Temperatur zwischen 700°C und 750°C.
- Bei einem solchen Verfahren sintert zunächst durch die Wärmebehandlung das pulverförmige Verdampfungsmaterial zusammen, und Gaseinschlüsse werden beseitigt. Der Glaszusatz schmilzt. Beides bewirkt, daß die Neigung des Verdampfungsmaterials zum Spritzen stark reduziert wird. Dadurch kann das Verdampfungsmaterial zu einer homogenen Schicht auf die erste Schicht aufgedampft werden. Das bei der Wärmebehandlung durch Zersetzung des Cadmiumselenids bzw. Cadmiumsulfoselenids entstehende metallische Cadmium muß von der ersten Schicht ferngehalten werden, weil dies die Sperrfähigkeit des späteren Hetero-Übergangs verringern würde. Das kann sowohl dadurch geschehen, daß man die Temperatur bei der Wärmebehandlung die Obergrenze von max. 8500C nicht überschreiten läßt. Oder aber man nimmt die Wärmebehandlung in einem getrennten System vor, wobei allerdings das Verdampfungsmaterial zwischen Wärmebehandlung und Verdampfung keiner Gasatmosphäre ausgesetzt werden darf.
- Vorzugsweise nimmt man die Wärmebehandlung bei 800°C vor. Man erreicht dadurch die Sinterung, ohne daß metallisches Cadmium in unzulässiger Menge entsteht.
- Weiter ist vorteilhaft, wenn der Zusatz zu dem zu verdampfenden Material zwischen 0,1 und 1 Gewichtsprozent beträgt.
- Nach einer vorteilhaften Weiterbildung der Erfindung wird vorgeschlagen, daß dafür gesorgtwird, daß die zu bedampfende Oberfläche der ersten Schicht vor dem Aufdampfen frei ist von oxidierenden Stoffen. Damit wird verhindert, daß die Leitfähigkeit der ersten Schicht verändert und damit die Sperrfähigkeit des Hetero-Übergangs beeinträchtigt werden.
- Günstig ist für ein homogenes Aufdampfen, wenn sich beim Aufdampfen die erste Schicht und der Behälter mit dem zu verdampfenden Material insbesondere durch Umwege nicht direkt gegenüberstehen.
- Weiter ist vorteilhaft, wenn die Aufdampfrate im Bereich zwischen 1 und 10 Å/s, vorzugsweise bei 5 Å/s, liegt.
- Vorzugsweise besteht die erste Schicht aus einem Zinnoxid (SOx mit x < 2), das mit Antimon dotiert ist.
- Insbesondere ist die nach dem erfindungsgemäßen Verfahren hergestellte Doppelschicht Teil des Sperrschicht-Fotoleiter-Targets einer Bildaufnahmeröhre.
- Für eine solche Anwendung hat die erste Schicht vorzugsweise eine Dicke im Bereich von 500 Å bis 2000 Å,insbesondere 1000 Å; die zweite Schicht einen Dickenbereich zwischen 1,5 /um und 2,5 µm, insbesondere 2 µm.
- Eine erfindungsgemäß hergestellte Doppelschicht ist nicht nur für eine Bildaufnahmeröhre sondern allgemein anwendbar als Teil des Umsetzsystems einer Bildaufnahmevorrichtung z.B. eines optischen Bildwandlers, der aus einem Fotoleitersystem und einer Flüssigkristallschicht als Lichtmodulator besteht.
