Abstract

一种集成电路封装装置,它包括一具有一模具的模压机,所述模具形成有一模腔,所述模腔适于容纳一集成电路晶片和一用来供其封装的、相连的引线框。所述压机设置有一集成式模具刷洗装置,所述刷洗装置具有横向旋转的刷子并在各型面上移动,以除去碎片。在另一种改型中,设置有一用来方便地取下模具的弹簧加载式支承系统。

Description

注射模制设备的改进
本发明涉及对例如用来封装集成电路的注射模制设备的改进。
在电子工业中,要求高度的清洁,以防止电路和器件受到污染,而电路和器件受到污染可能会引起电子装置失效。已知的注射模制设备采用的是会发生液压流体泄漏现象的液压压机和不能总是有效地将碎片从各模具中除去的清洗技术。而且,取下各模具以进行清洗的作业经常是较困难和费时的。本发明的目的在于克服这些问题。
因此,本发明提供了一种注射模制设备,它包括一适于容纳一模具的模压机,所述模具具有一模腔,所述模腔制有一定形状用来形成模制品,其特点在于,所述模压机是藉助电动气动作用来驱动的。
本发明还提供了一种集成电路封装装置,它包括一适于容纳一模具的模压机,所述模具形成有一模腔,所述模腔适于容纳一集成电路晶片和一用来供其封装的、相连的引线框,所述集成电路封装装置设置有一所述集成式模具刷洗装置,所述刷洗装置具有横向旋转的刷子并在各型面上移动,以除去碎片。在本发明的另一种改型中,还设置有一用来方便地取下模具的弹簧加载式支承系统。
下面将结合附图,藉助例子对本发明作更具体地描述,其中:
图1A、图1B和图1C示出了一示例性的模压机,用来说明用来封装一集成电路和引线框的作业;
图2A和图2B分别示出了一电动气动压机的平面图和侧视图;
图3A和图3B分别示出了所述模具刷洗系统的主视图和侧视图;
图4A和图4B示出了所述用来去除模具的弹簧加载系统。
图1A、图1B和图1C是一适于容纳两个模具2的、示例性的传递模压机1的剖视图。每一模具2均设置在模压机1内部,并包括上模和下模2a、2b,它们配合起来可形成一模腔4。
图1A所示的模压机1处于一闭合位置,并且在各模腔4内已装有集成电路引线框6,而且在一坩埚6内已装有一封装用材料3的粒块。集成电路6的封装是这样获得的:对封装用材料粒块3进行加热,并利用一传递柱塞8将它压制在所述坩埚内部,这样就可以使粒块3溶化并通过所述坩埚和模腔之间的小通道(参见图1B)流入模腔4内。在使封装用材料再次固化之后,打开模压机1(参见图1C),上、下模2a、2b是分开的。藉助顶杆8将经封装的集成电路7自模腔顶起,从而可以使它们露出来,以从模压机上取下。在将经封装的集成电路7取下之后,打开的模压机就准备好容纳新的引线框嵌件6和封装用材料粒块3,以重复封装工序。
现请参阅图2A和图2B,一滚珠丝杠15安装在一大齿轮12上,所述大齿轮由一安装在伺服电机14上的小齿轮11驱动。为了关闭并夹紧模具,一互锁装置13与大齿轮12啮合,一气动气缸17藉助一可施加夹紧力的杆臂18将一扭矩施加于所述滚珠丝杠螺母19上。为了打开模具,可反过来执行各工序。
在图3A中,将各耐热刷21安装在各条运行在皮带轮22上的V形皮带23上。一电动机28通过一传动机构26来驱动各皮带轮22。当模具打开时,刷洗装置向前平移穿过型面,然后倒退将碎片从模具中刷洗出去。在平移发生的时候各耐热刷围绕一水平轴旋转可以提供一种比已知的、使刷子围绕垂直轴旋转的清洗方法来得更为有效的清洗作用。
在图4A和图4B中,一滚珠轴承系统34安装在压机工作台36上,并装有一设置在基板32内的弹簧33。当模具31被加载时,它压低弹簧33,并与压机工作台36相接触。当压机被卸载时,弹簧33松开,并将所述从压机工作台36上抬起,从而便于取下。可高达180℃的模具温度使得模具的更换变成一项较为困难的作业,该系统可以显著提高更换速度。

Claims (5)

1.一种注射模制设备,它包括一适于容纳一模具的模压机,所述模具具有一模腔,所述模腔制有一定形状用来形成模制品,其特征在于,所述模压机是藉助电动气动作用来驱动的。
2.如权利要求1所述的模制设备,其特征在于,所述模具具有一能方便地取下模具的弹簧加载支承系统。
3.一种集成电路封装装置,它包括一适于容纳一模具的模压机,所述模具形成有一模腔,所述模腔适于容纳一集成电路晶片和一用来供其封装的、相连的引线框,其特征在于,所述模压机是藉助电动气动作用来驱动的。
4.如权利要求3所述的装置,其特征在于,它设置有一所述集成式模具刷洗装置,所述刷洗装置具有横向旋转的刷子并在各型面上移动,以除去碎片。
5.如权利要求3所述的装置,其特征在于,它还设置有一用来方便地取下模具的弹簧加载式支承系统。
