Abstract
本发明公开了一种红外探测器芯片及其制备方法与应用,一种红外探测器芯片,其特征在于:包括透明衬底;所述透明衬底表面设有透明键合层;所述透明键合层表面设有外延层;其中,所述透明键合层的厚度≥1000nm。本发明在工艺过程中采用透明衬底做支撑进行工艺,大大降低了工艺过程中碎片率;同时透明衬底还可用作封装时的窗口保护,免去了后端的正面封装过程,简化了正面封装工艺。

技术领域
本发明涉及光电探测器技术领域,具体涉及一种红外探测器芯片及其制备方法与应用。
背景技术
InGaAs探测器是目前最为重要的短波红外探测器之一,探测范围窄和较高暗电流是制约其发展和应用的主要问题。由于InGaAs材料为全组分直接带隙材料,通过调节In组分,可覆盖0.8~3.5μm波段。并且InGaAs探测器具有灵敏度高、响应速度快、抗辐照特性良好、室温工作等优点,因此InGaAs是制备短波红外波段探测器的理想材料。
目前InGaAs红外探测器一般采用InP衬底进行生长,并制作芯片,InP衬底价格高昂并且易碎,制程过程中涉及InP衬底减薄或去除,工艺制程破片率高、良率低,导致探测器芯片成本高。
因此,需要开发一种红外探测器芯片,该芯片的制备成本低。
发明内容
为解决现有技术中存在的问题,本发明提供了一种红外探测器芯片,该芯片的制备成本低。
本发明还提供了上述红外探测器芯片的制备方法。
本发明还提供了上述红外探测器芯片的应用。
本发明的第一方面提供了一种红外探测器芯片,包括透明衬底;
所述透明衬底表面设有透明键合层;
所述透明键合层表面设有外延层;
其中,所述透明键合层的厚度≥1000nm。
根据本发明的一些实施方式,所述透明衬底包括氧化铝衬底和锗衬底。
选用氧化铝或锗做衬底,能够透过红外波段光线,同时其材料硬度高于InP衬底,能提供较高的支撑性。
根据本发明的一些实施方式,所述透明衬底的厚度为50μm~100μm。
过薄的话支撑强度低下,过厚的话芯片厚度大,非芯片小型轻量化发展趋势。
根据本发明的一些实施方式,所述透明键合层的材质包括氧化铝。
根据本发明的一些实施方式,所述透明键合层由透明键合层Ⅰ和透明键合层Ⅱ组成。
根据本发明的一些实施方式,所述透明键合层Ⅰ的材质为氧化铝。
根据本发明的一些实施方式,所述透明键合层Ⅱ的材质为氧化铝。
透明键合层与透明衬底保持一致,不会引入应力问题,同时氧化铝键合是一种常见的透明键合手段,其良率及稳定性较好。
本发明的第二方面提供了上述红外探测器芯片的制备方法,包括以下步骤:
S1、在生长衬底表面依次生长剥离层、缓冲层、截止层、欧姆接触层Ⅰ、吸收层、欧姆接触层Ⅱ和透明键合层Ⅰ,得组件Ⅰ;
在透明衬底表面形成透明键合层Ⅱ,得组件Ⅱ;
S2、将所述组件Ⅰ与所述组件Ⅱ键合,得键合前驱体;
S3、将所述键合前驱体中的生长衬底和所述剥离层去除;
再刻蚀所述缓冲层、所述截止层、部分所述欧姆接触层Ⅰ和部分所述吸收层;形成前驱体;
在所述前驱体表面生长绝缘层,刻蚀部分所述绝缘层,在所述绝缘层表面形成P电极和N电极;即得所述红外探测器芯片;
其中,所述步骤S2中键合为将所述透明键合层Ⅰ和所述透明键合层Ⅱ相键合。
根据本发明的一些实施方式,步骤S2所述键合的温度为300℃~500℃。
根据本发明的一些实施方式,所述键合的压力为50000N~200000N。
温度过高或过低,压力过高或过低,均会导致键合良率低下。
根据本发明的一些实施方式,所述生长衬底包括InP衬底和GaAs衬底中的至少一种。
根据本发明的一些实施方式,所述剥离层的材质包括InAlAs。
根据本发明的一些实施方式,所述剥离层的厚度为1μm~2μm。

根据本发明实施方式中的红外探测器芯片的制备方法,包括以下步骤;
S1、在生长衬底100上依次生长剥离层101、缓冲层102、截止层103、欧姆接触层Ⅰ104、吸收层105、欧姆接触层Ⅱ106和透明键合层Ⅰ107,得如图1所示的组件Ⅰ;
在所述透明衬底109表面形成透明键合层Ⅱ108,得如图2所示的组件Ⅱ;
S2、将所述组件Ⅰ与所述组件Ⅱ键合,得如图3所示的键合前驱体;
S3、将键合前驱体中生长衬底100和剥离层101去除,得如图4所示的刻蚀前驱体;
S4、将刻蚀前驱体中缓冲层102、截止层103、部分欧姆接触层Ⅰ104和部分吸收层105去除;形成如图5所示的前驱体;
S5、在上述前驱体表面形成绝缘层110,结构如图6所示;再刻蚀部分绝缘层110,漏出部分欧姆接触层Ⅰ和部分欧姆接触层Ⅱ;
在漏出部分的欧姆接触层Ⅰ表面形成P电极111;
在部分绝缘层110表面和漏出部分欧姆接触层Ⅱ表面形成N电极112;即得如图7所示的红外探测器芯片;
其中,步骤S2中键合的温度为300℃~500℃;键合的压力为50000N~200000N。
实施例1
本实施例为一种红外探测器芯片的制备方法,包括以下步骤:
S1、在生长衬底(InP衬底)100上依次生长剥离层(InAlAs层,厚度为1μm)101、缓冲层(InP,厚度为200nm)102、截止层(InGaAs层,厚度为100nm)103、欧姆接触层Ⅰ(P-InP层,厚度为50nm)104、吸收层(InGaAs层,In0.53Ga0.47As,厚度为2.5μm)105、欧姆接触层Ⅱ(P-InP层,厚度为50nm)106和透明键合层Ⅰ(Al2O3层,厚度为1100nm)107,得如图1所示的组件Ⅰ;
其中,剥离层101、缓冲层102、截止层103、欧姆接触层Ⅱ104、吸收层105和欧姆接触层Ⅰ106的生长方式为MOCVD。
透明键合层Ⅰ107的生长方式为溅射。
在所述透明衬底(Al2O3层,厚度为50μm)109表面溅射形成透明键合层Ⅱ(Al2O3层,厚度为1100nm)108,得如图2所示的组件Ⅱ;
S2、将所述组件Ⅰ与所述组件Ⅱ键合,得如图3所示的键合前驱体;
S3、采用1:20的H2O:HF酸腐蚀液腐蚀剥离层101,从而将生长衬底100剥离掉,采用1:1的 H2O:HCl溶液去除掉缓冲层102,然后采用质量比为1:1的H3PO4:H2O2溶液腐蚀掉截止层103,得如图4所示的刻蚀前驱体;
S4、然后进行对刻蚀前驱体光刻掩膜,采用RIE干法蚀刻的方式,蚀刻到N型InP欧姆接触层106,形成如图5所示的前驱体;
S5、在上述前驱体表面形成绝缘层110,结构如图6所示;再刻蚀部分绝缘层110,漏出部分欧姆接触层Ⅰ和部分欧姆接触层Ⅱ;
在漏出部分的欧姆接触层Ⅰ表面形成P电极(依次为Cr电极和Au电极)111,其中Cr电极的厚度为50nm,Au电极的厚度为200nm;
在部分绝缘层110表面和漏出部分欧姆接触层Ⅱ表面形成Ti/Pt/AuN电极(依次为Ti电极/Pt电极/Au电极)112,其中Ti电极的厚度为50nm,Pt电极的厚度为50nm,Au电极的厚度为500nm;即得如图7所示的红外探测器芯片;
其中,步骤S2中键合的温度为300℃;键合的压力为50000N。

S1、在生长衬底(GaAS衬底)100上依次生长剥离层(InAlAs层,厚度为2μm)101、缓冲层(InP,厚度为500nm)102、截止层(InGaAs层,In0.53Ga0.47As,厚度为200nm)103、欧姆接触层Ⅰ(P-InP层,厚度为300nm)104、吸收层(InGaAs层,In0.53Ga0.47As,厚度为2.5μm)105、欧姆接触层Ⅱ(N-InP层,厚度为300nm)106和透明键合层Ⅰ(Al2O3层,厚度为1500nm)107,得如图1所示的组件Ⅰ;
其中,剥离层101、缓冲层102、截止层103、欧姆接触层Ⅱ104、吸收层105和欧姆接触层Ⅰ106的生长方式为MOCVD。
透明键合层Ⅰ107的生长方式为溅射。
在所述透明衬底(Ge衬底,厚度为100μm)109表面溅射形成透明键合层Ⅱ(Al2O3层,厚度为1500nm)108,得如图2所示的组件Ⅱ;
S2、将所述组件Ⅰ与所述组件Ⅱ键合,得如图3所示的键合前驱体;
S3、采用由HF:NH4F比例1:6组成的氟化铵腐蚀液腐蚀剥离层101,从而将生长衬底100剥离掉,采用1:1的 H2O:HCl溶液去除掉缓冲层102,然后采用质量比为1:1的H3PO4:H2O2溶液腐蚀掉截止层103,得如图4所示的刻蚀前驱体;
S4、然后对刻蚀前驱体进行光刻掩膜,采用ICP干法蚀刻的方式,将部分区域蚀刻到N型InP欧姆接触层106,形成如图5所示的前驱体;
S5、在上述前驱体表面形成绝缘层110,结构如图6所示;再刻蚀部分绝缘层110,漏出部分欧姆接触层Ⅰ和部分欧姆接触层Ⅱ;
在漏出部分的欧姆接触层Ⅰ表面形成P电极(依次为Cr电极和Au电极)111,其中Cr电极厚度为200nm,Au电极厚度为500nm;
在部分绝缘层110表面和漏出部分欧姆接触层Ⅱ表面形成N电极(依次为Ti电极/Pt电极/Au电极)112,其中Ti电极的厚度为200nm,Pt电极的厚度为200nm,Au电极的厚度为1000nm;即得如图7所示的红外探测器芯片;
其中,步骤S2中键合的温度为500℃;键合的压力为200000N。
实施例3
本实施例为一种红外探测器芯片的制备方法,包括以下步骤:
S1、在生长衬底(InP衬底)100上依次生长剥离层(InAlAs层,厚度为1.5μm)101、缓冲层(InP,厚度为300nm)102、截止层(InGaAs层,In0.53Ga0.47As,厚度为200nm)103、欧姆接触层Ⅰ(P-InP层,厚度为100nm)104、吸收层(InGaAs层,In0.53Ga0.47As,厚度为2μm)105、欧姆接触层Ⅱ(N-InP层,厚度为200nm)106和透明键合层Ⅰ(Al2O3层,厚度为2000nm)107,得如图1所示的组件Ⅰ;
其中,剥离层101、缓冲层102、截止层103、欧姆接触层Ⅱ104、吸收层105和欧姆接触层Ⅰ106的生长方式为MBE。
透明键合层Ⅰ107的生长方式为溅射。
在所述透明衬底(Al2O3层)109表面溅射形成透明键合层Ⅱ(Al2O3层)108,得如图2所示的组件Ⅱ;
S2、将所述组件Ⅰ与所述组件Ⅱ键合,得如图3所示的键合前驱体;
S3、采用1:20的H2O:HF酸腐蚀液腐蚀剥离层101,从而将生长衬底100剥离掉,采用1:1的 H2O:HCl溶液去除掉缓冲层102,然后采用质量比为1:1的H3PO4:H2O2溶液腐蚀掉截止层103,得如图4所示的刻蚀前驱体;
S4、然后对刻蚀前驱体进行光刻掩膜,采用ICP或RIE干法蚀刻的方式,蚀刻到N型InP欧姆接触层106,形成如图5所示的前驱体;
S5、在上述前驱体表面形成绝缘层110,结构如图6所示;再刻蚀部分绝缘层110,漏出部分欧姆接触层Ⅰ和部分欧姆接触层Ⅱ;
在漏出部分的欧姆接触层Ⅰ表面形成P电极(依次为Cr电极和Au电极)111,其中Cr电极的厚度为100nm,Au电极的厚度为300nm;
在部分绝缘层110表面和漏出部分欧姆接触层Ⅱ表面形成N电极(依次为Ti电极/Pt电极/Au电极)112,其中Ti电极的厚度为100nm,Pt电极的厚度为100nm,Au电极的厚度为700nm;即得如图7所示的红外探测器芯片;
其中,步骤S2中键合的温度为400℃;键合的压力为100000N。
实施例4
本实施例为一种红外探测器的制备方法,包括以下步骤:
将实施例3中红外探测器芯片表面依次焊接、硅读出电路、TEC焊接和吸气剂;焊接完成后进行贴片、打线、排气和排气嘴封口。
本实施例中制备方法中的各参数与本领域常规方法中各参数相同。
对比例1
本对比例为一种红外探测器芯片的制备方法,包括以下步骤:
S1、在生长衬底(InP衬底)上依次生长缓冲层(InP层)、欧姆接触层Ⅰ(N-InP)、吸收层和欧姆接触层Ⅱ(P-InP);
S2、将步骤S1所得结构中部分欧姆接触层Ⅱ和部分吸收层去除;得前驱体;
S3、在上述前驱体表面形成绝缘层,再刻蚀部分绝缘层,漏出部分欧姆接触层Ⅰ和部分欧姆接触层Ⅱ;
在漏出部分的欧姆接触层Ⅰ表面形成P电极;
在部分绝缘层表面和漏出部分欧姆接触层Ⅱ表面形成N电极;即得红外探测器芯片。
对比例2
本对比例为一种红外探测器的制备方法,包括以下步骤:
将对比例1中红外探测器芯片表面依次焊接硅读出电路、TEC焊接和吸气剂;焊接完成后进行贴片、打线、窗口焊接、排气和排气嘴封口。
本对比例中制备方法中的各参数与本领域常规方法中各参数相同。
综上所述,本发明中InGaAs探测器外延层可在InP衬底或GaAs衬底上生长,即可替代InP衬底,利于降低价格;同时本发明在制备过程中采用透明衬底做支撑进行芯片工艺,由于透明衬底的刚性强度远远大于InP衬底,因此碎片率大大降低;同时,键合用的透明支撑衬底用作封装时的窗口保护,可免去后端的正面封装过程。
上面结合说明书及附图内容对本发明实施例作了详细说明,但是本发明不限于上述实施例,在所属技术领域普通技术人员所具备的知识范围内,还可以在不脱离本发明宗旨的前提下作出各种变化。此外,在不冲突的情况下,本发明的实施例及实施例中的特征可以相互组合。
Claims (13)
1.一种红外探测器芯片的制备方法,其特征在于,包括以下步骤:
S1、在生长衬底表面依次生长剥离层、缓冲层、截止层、欧姆接触层Ⅰ、吸收层、欧姆接触层Ⅱ和透明键合层Ⅰ,得组件Ⅰ;
在透明衬底表面形成透明键合层Ⅱ,得组件Ⅱ;
S2、将组件Ⅰ与组件Ⅱ键合,得键合前驱体;
S3、将所述键合前驱体中的所述生长衬底和所述剥离层去除;
再刻蚀所述缓冲层、部分所述截止层、部分所述欧姆接触层Ⅰ和部分所述吸收层;形成前驱体;
在所述前驱体表面生长绝缘层,刻蚀部分所述绝缘层,在所述绝缘层表面形成P电极和N电极;即得所述红外探测器芯片;
其中,所述步骤S2中键合为将所述透明键合层Ⅰ和所述透明键合层Ⅱ相键合;
所述红外探测器芯片,包括透明衬底;
所述透明衬底表面设有透明键合层;
所述透明键合层表面设有外延层;
其中,所述透明键合层的厚度≥1000nm;
所述截止层为In0.53Ga0.47As层。
2.根据权利要求1所述的方法,其特征在于:所述透明衬底为氧化铝衬底和锗衬底中的一种。
3.根据权利要求2所述的方法,其特征在于:所述透明衬底的厚度为50μm~100μm。
4.根据权利要求1所述的方法,其特征在于:所述透明键合层为氧化铝。
5.根据权利要求1所述的方法,其特征在于:步骤S2所述键合的温度为300℃~500℃。
6.根据权利要求1所述的方法,其特征在于:所述键合的压力为50000N~200000N。
7.根据权利要求1所述的方法,其特征在于:所述生长衬底为InP衬底和GaAs衬底中的至少一种。
8.根据权利要求1所述的方法,其特征在于:所述缓冲层的材质为InP。
9.根据权利要求8所述的方法,其特征在于:所述缓冲层的厚度为200mm~500nm。
10.根据权利要求1所述的方法,其特征在于:所述吸收层为InGaAs吸收层。
11.根据权利要求10所述的方法,其特征在于:所述InGaAs吸收层的厚度为2.5μm~3.5μm。
12.根据权利要求1所述的方法,其特征在于:所述P电极为Ti电极、Pt电极和Au电极中的至少一种;所述N电极为Ni电极、Ge电极、Au电极、Ti电极和Cu电极中的至少一种。
13.一种如权利要求1至12任一项所述的方法在制备红外探测器中的应用。
