Abstract
本发明提供一种碳浓度评价方法,其中,向硅晶圆中注入规定的元素的离子,然后利用低温PL法由CiCs复合物的发光强度测定碳浓度,所述碳浓度评价方法的特征在于,以1.1×1011×[注入元素原子量]‑0.73<注入量(cm‑2)<4.3×1011×[注入元素原子量]‑0.73的注入条件进行所述离子的注入,并评价碳浓度。由此,提供一种能够高灵敏度地测定作为成像元件的光电二极管区域的表层1~2μm的碳浓度的碳浓度评价方法。
Description
技术领域
本发明涉及一种碳浓度评价方法。
背景技术
作为用于制作半导体集成电路的基板,主要使用通过CZ(Czochralski)法制作的硅晶圆。认为近年来最先进的成像元件中的缺陷的原因在于器件活性区域中的极微量的金属杂质。具体而言,晶圆中的金属杂质由于形成深能级而成为白斑缺陷的原因。另一方面,器件工序中存在离子注入工序,会产生点缺陷。在离子注入中产生的点缺陷会与晶圆中的碳反应,形成CiCs复合物。可推测出由于CiCs复合物形成能级因而会成为白斑缺陷的一个原因。
晶圆中的碳浓度测定可列举出FT-IR法、SIMS或电子束照射+低温PL测定。

发明内容
本发明要解决的技术问题
上述FT-IR法为使红外线透射晶圆,根据1106cm-1处的红外吸收峰而对碳浓度进行定量的方法(非专利文献1)。然而,利用FT-IR法的分析由于利用透射光的吸收进行测定,因此为对整个晶圆深度方向的评价,无法进行作为器件活性层的最表层的评价。并且,灵敏度低,检测下限也高达0.03ppma左右。
上述二次离子质谱分析法(SIMS)能够通过对样本表面照射一次离子,并对溅射的二次离子进行质量分析从而进行元素分析。虽然SIMS分析能够测定碳浓度的深度方向分布,但是检测下限为0.05ppma左右,极低的碳分析是困难的。
上述电子束照射+低温PL测定法为下述方法:通过电子束照射而导入晶圆内的点缺陷与碳反应,形成间隙碳与替代碳的复合物(CiCs复合物),利用低温PL法由该复合物的发光强度对碳浓度进行定量(非专利文献2)。
虽然该手法的灵敏度良好且检测下限低,但是会在整个晶圆深度方向上形成CiCs复合物,利用低温PL法所检测的CiCs复合物依赖于低温PL测定时的载流子的扩散深度。例如,非专利文献2中为约10μm,无法测定较之更浅的区域的碳浓度。例如,无法进行作为成像元件的光电二极管区域的表层1~2μm的评价。
此外,作为利用离子注入+PL法测定碳浓度的现有技术,有专利文献1,其为制作用于进行定量的校准曲线的方法。进一步,出于以高灵敏度测定碳浓度的角度,碳浓度测定中用于形成利用低温PL法进行检测的CiCs复合物的离子注入的条件并不是最优的。
本发明鉴于上述问题点而完成,其目的在于提供一种能够高灵敏度地测定作为成像元件的光电二极管区域的表层1~2μm的碳浓度的碳浓度评价方法。
解决技术问题的技术手段
为了达成上述目的,本发明提供一种碳浓度评价方法,其中,向硅晶圆中注入规定的元素的离子,然后利用低温PL法由CiCs复合物的发光强度测定碳浓度,所述碳浓度评价方法的特征在于,以1.1×1011×[注入元素原子量]-0.73<注入量(cm-2)<4.3×1011×[注入元素原子量]-0.73的注入条件进行所述离子的注入,并评价碳浓度。
如此,通过以1.1×1011×[注入元素原子量]-0.73<注入量(cm-2)<4.3×1011×[注入元素原子量]-0.73的注入条件进行离子的注入,能够提高表层的Ci Cs复合物的发光强度,因此能够高灵敏度地测定作为成像元件的光电二极管区域的表层1~2μm的碳浓度,由此,能够筛选出成像元件特性良好的晶圆。此外,即使在工艺的中途阶段也能够进行表层的碳浓度的测定,由此能够容易地掌握各种工艺的碳浓度的污染状况。
此时,优选:在所述离子注入后,以200℃以下的温度进行恢复热处理,然后利用低温PL法由CiCs复合物的发光强度测定碳浓度。
如此,通过在离子注入后以200℃以下的温度进行恢复热处理,能够更有效地提高CiCs复合物的发光强度。
此时,向所述硅晶圆中离子注入的元素能够为氦或氢。
作为向硅晶圆中离子注入的元素,能够适宜地使用上述元素。
此时,所述碳浓度优选在距所述硅晶圆的表面为2μm以下的范围的区域进行测定。
通过测定这样的区域的碳浓度,能够高灵敏度地测定作为成像元件的光电二极管区域的表层1~2μm的碳浓度,能够筛选出成像元件特性良好的晶圆。
发明效果
如上所述,根据本发明的碳浓度评价方法,能够提高CiCs复合物的发光强度,因此能够高灵敏度地测定作为成像元件的光电二极管区域的表层1~2μm的碳浓度,由此能够筛选出成像元件特性良好的晶圆。此外,由于即使在工艺的中途阶段也能够进行表层的碳浓度的测定,因此能够容易地掌握各种工艺的碳浓度的污染状况。

具体实施方式
以下,作为实施方式的一个实例,一边参考附图一边对本发明进行详细的说明,但是本发明并不限定于此。
首先,以下,对能够在进行离子注入后利用低温PL法进行晶圆表层的碳浓度的测定的情况进行说明。
通过离子注入,在晶圆中导入点缺陷。被导入的点缺陷与晶圆中的碳反应,从而形成CiCs复合物。所形成的CiCs复合物能够利用低温PL法检测,若导电类型相同且电阻率及氧浓度为相同程度,则可对碳浓度进行定量。
在晶圆中,除了C以外,点缺陷也会与氧或掺杂物进行反应。因此,测定氧浓度或掺杂物浓度不同的晶圆中的碳浓度时,需要注意这一点。
此外,能够将因离子注入而产生的点缺陷限定在局部。具体而言,能够通过离子注入的注入能量而选择产生点缺陷的深度区域。该深度大概为数μm,能量越低深度越浅。由此,可测定晶圆表层的碳浓度。
最初,进行研究以确认通过离子注入形成的CiCs复合物限定于表层。对外延层的厚度为5μm的n/n-EPW(外延晶圆)以射程成为0.5μm的能量实施离子注入(He离子注入,注入量(以下也称为剂量):1×1011cm-2,能量:150keV),然后利用低温PL法进行评价。然后,利用蚀刻去除表层1μm,再次利用低温PL法进行评价。图3中示出了蚀刻前后的根据低温PL法而得到的测定结果。图3的(a)示出了整个低温PL光谱,图3的(b)示出了CiCs复合物的发光区域的放大图。确认到在蚀刻后变得无法检测出CiCs复合物的发光(出现在1278nm附近的发光)。
即,可知与利用这次实施的离子注入而导入的点缺陷进行反应的碳在表层1μm以内。由该结果可知,通过离子注入+低温PL法评价的碳在离子注入的射程左右的表层。
然后,为了对低浓度的表层的碳浓度也进行定量,低温PL测定中的CiCs复合物的发光强度越高越有利。即,需要求出CiCs复合物的发光强度得以提高的离子注入条件。
接着,以下对如何求出CiCs复合物的发光强度得以提高的离子注入条件(注入量)进行说明。
准备多个硅晶圆,对各个硅晶圆实施H、He、B、O的离子注入之后,根据低温PL法进行测定,并将结果示于图4。任一种离子注入的注入量均为1.0×1011cm-2。其结果,可知在实施He的离子注入的情况下,CiCs复合物的发光强度最高。
接着,关于He的离子注入,研究了注入量不同的情况。具体而言,注入量为1.0×1011~1.0×1014cm-2。根据低温PL法进行测定。将其结果示于图5。由图5可知,注入量越低,CiCs复合物的发光强度越高。
根据上述两个结果,离子注入了注入量为1.0×1011cm-2的He的CiCs复合物的发光强度最高,以相同的注入量离子注入质量比He轻且注入损伤低的H时,CiCs复合物的发光强度虽然会稍稍变小,但也可得到较高的CiCs复合物的发光强度。即,可知在该区域中存在最优的离子注入条件。
因此,使用两体碰撞模拟软件SRIM(http://www.srim.org/)评估因离子注入而产生的点缺陷量。其结果,估计出:离子注入注入量为1.0×1011cm-2的He时,表层1μm的平均空位浓度为约1.8×1017cm-3,离子注入注入量为1.0×1011cm-2的H时,表层1μm的平均空位浓度为约1.5×1016cm-3。即,可知使平均空位浓度成为1.5×1016cm-3~1.8×1017cm-3的范围的离子注入条件为CiCs复合物的发光强度得以提高的条件。若以注入元素的原子量及注入量表示满足该条件的离子注入条件,则如下所示:
1.1×1011×[注入元素原子量]-0.73<注入量(cm-2)<4.3×1011×[注入元素原子量]-0.73。
通过以上述条件进行离子注入,CiCs复合物的发光强度得以提高。若将其以图进行表示,则如图6。在图6中,阴影区域为CiCs复合物的发光强度得以提高的区域(有效区域)。
对于存在有这种最优的离子注入条件的理由,考虑如下:虽然为了形成CiCs复合物,需要导入点缺陷,但是当所导入的点缺陷量与碳浓度相比为过量时,CiCs复合物会进一步与点缺陷反应,从而导致CiCs复合物的发光强度降低。由此,可推测出存在最优的点缺陷导入量。
进一步,研究了是否能够通过追加热处理来提高CiCs发光强度。具体而言,在离子注入注入量为1.0×1011cm-2的He之后,以50~300℃施加10~300分钟的热处理,然后利用低温PL法研究CiCs复合物的发光强度。将其结果示于图7、图8。由图7、图8可知,通过追加150℃/60分钟的热处理,CiCs复合物的发光强度变得最高。认为其理由在于,通过离子注入后的追加热处理促进了CiCs复合物的形成。并且认为在250℃以上,会出现CiCs复合物消失的情况。
接着,以下,一边参考图1一边对本发明的碳浓度评价方法进行说明。
图1为表示本发明的碳浓度评价方法的流程图。
首先,准备作为评价对象的硅晶圆(参考图1的S11)。
接着,以1.1×1011×[注入元素原子量]-0.73<注入量(cm-2)<4.3×1011×[注入元素原子量]-0.73的注入条件将规定的元素的离子注入所准备的硅晶圆中(参考图1的S12)。
虽然向硅晶圆中离子注入的元素没有特别限定,但例如能够设为氦或氢。
作为向硅晶圆中离子注入的元素,能够适宜地使用上述元素。
接着,对于进行了离子注入的硅晶圆,利用低温PL法由CiCs复合物的发光强度测定碳浓度(参考图1的S13)。
图1的S13的碳浓度的测定中,优选在距硅晶圆的表面为2μm以下的范围的区域进行测定。
通过测定这样的区域的碳浓度,能够高灵敏度地测量作为成像元件的光电二极管区域的表层1~2μm的碳浓度,能够筛选出成像元件特性良好的晶圆。另外,测定碳浓度的区域只要为距晶圆的表面为2μm以下的范围即可,能够将其下限设为0μm(硅晶圆的表面)。
优选:在图1的S12的离子注入后,以200℃以下的温度进行恢复热处理,然后进行图1的S13的碳浓度的测定。
如此,通过在离子注入后以200℃以下的温度进行恢复热处理,能够更有效地提高CiCs复合物的发光强度。另外,恢复热处理例如能够以50℃以上且200℃以下的温度进行。
根据在上文中说明的本发明的碳浓度评价方法,能够提高表层的CiCs复合物的发光强度,因此能够高灵敏度地测定作为成像元件的光电二极管区域的表层1~2μm的碳浓度,由此能够筛选出成像元件特性良好的晶圆。此外,由于即使在工艺的中途阶段也可测定表层的碳浓度,因此能够容易地掌握各种工艺的碳浓度的污染状况。
实施例
以下,示出本发明的实施例及比较例对本发明进行更具体的说明,但是本发明并不受其限定。
[实施例1]
向外延层中的C浓度发生了变化的n型的硅外延晶圆中离子注入注入量为1×1011cm-2的He后,利用低温PL法测定CiCs复合物的发光强度。
另外,He的原子量为4,上述注入量在1.1×1011×[注入元素原子量]-0.73=3.99×1010<注入量(cm-2)<4.3×1011×[注入元素原子量]-0.73=1.56×1011的范围内。
此外,以与上述相同的条件进行离子注入后,进一步施加150℃/60分钟的热处理,利用低温PL法测定CiCs复合物的发光强度。
接着,利用SIMS测定这些硅外延晶圆的外延层的碳浓度。
然后,根据由这些测定结果得到的CiCs复合物的发光强度与碳浓度的关系制作碳浓度的校准曲线(参考图2)。
该碳浓度表示在离子注入条件下从表层到1μm左右的碳浓度,已知可测定小于0.002ppma的碳浓度(参考图2)。此外,施加热处理时,CiCs复合物的发光强度稍稍变高(参考图2)。因此确认到,通过施加热处理,碳浓度的检测灵敏度会进一步提高。
[比较例1]
向外延层中的C浓度发生了变化的n型硅外延晶圆中离子注入注入量为1×1011cm-2的O后,利用低温PL法测定CiCs复合物的发光强度。
接着,利用SIMS测定这些硅外延晶圆的外延层的碳浓度。
然后,根据由这些测定结果得到的CiCs复合物的发光强度与碳浓度的关系制作碳浓度的校准曲线(参考图2)。
该碳浓度表示在离子注入条件下从表层到1μm左右的碳浓度。已知与实施例1的离子注入了He的情况相比,CiCs复合物的发光强度减小,碳浓度的检测灵敏度变差,无法测定小于0.02ppma的外延层的表层的碳浓度(参考图2)。
此时,为了得到能够测定小于0.002ppma的碳浓度的校准曲线,由于O的原子量为15.99,因此需要将注入量设为1.45×1010(=1.1×1011×[注入元素原子量]-0.73)cm-2<注入量<5.68×1010(=4.3×1011×[注入元素原子量]-0.73)cm-2。
(实施例2、比较例2、比较例3)
对于本发明中的He离子注入的剂量(注入量)的范围,由于He的原子量为4,因此为4×1010cm-2<剂量(注入量)<1.6×1011cm-2。
在此,以与实施例1相同的方式,对n/n-EPW(外延晶圆)实施剂量为3×1010(比较例2)、5×1010(实施例2)、5×1011(比较例3)cm-2的He离子注入后,测定低温PL法中的CiCs复合物的发光强度。
其结果,若将剂量为1×1011cm-2时(实施例1)的CiCs复合物的发光强度设为1,则剂量为3×1010cm-2时的CiCs复合物的发光强度为0.6;剂量为5×1010cm-2时的CiCs复合物的发光强度为0.98;剂量为5×1011cm-2时的CiCs复合物的发光强度为0.4。
以上的结果表明,在本发明的剂量(注入量)的范围内,CiCs复合物的发光强度得以提高。
剂量低时CiCs复合物的发光强度降低的理由在于,与测定区域中的碳形成CiCs复合物所需的点缺陷量不足。此外,剂量过高时CiCs复合物的发光强度降低的理由在于,通过注入而导入的点缺陷量过量,CiCs复合物与点缺陷进行反应从而导致CiCs复合物浓度降低。
另外,本发明并不限定于上述实施方案。上述实施方案为例示,具有与本发明的权利要求书中记载的技术构思实质相同的构成、并发挥同样的作用效果的技术方案均包含在本发明的保护范围内。
Claims (5)
1.一种碳浓度评价方法,其中,向硅晶圆中注入规定的元素的离子,然后利用低温PL法由CiCs复合物的发光强度测定碳浓度,所述碳浓度评价方法的特征在于,
以1.1×1011×[注入元素原子量]-0.73<注入量(cm-2)<4.3×1011×[注入元素原子量]-0.73的注入条件进行所述离子的注入,并评价碳浓度。
2.根据权利要求1所述的碳浓度评价方法,其特征在于,在所述离子注入后,以200℃以下的温度进行恢复热处理,然后利用低温PL法由CiCs复合物的发光强度测定碳浓度。
3.根据权利要求1所述的碳浓度评价方法,其特征在于,向所述硅晶圆中离子注入的元素为氦或氢。
4.根据权利要求2所述的碳浓度评价方法,其特征在于,向所述硅晶圆中离子注入的元素为氦或氢。
5.根据权利要求1~4中任一项所述的碳浓度评价方法,其特征在于,所述碳浓度在距所述硅晶圆的表面为2μm以下的范围的区域进行测定。
