Abstract
本发明提供一种具有石墨烯的器件及其制备方法,具有石墨烯的器件的制备方法包括如下步骤:1)提供一基底;2)于基底的表面形成石墨烯;3)于石墨烯远离基底的表面生长量子点。本发明的具有石墨烯的器件的制备方法通过分子束外延工艺生长量子点,通过调节分子束外延工艺的生长条件,可以有效的控制在石墨烯表面外延生长的量子点的形貌特征;生长过程稳定可控,重复性强,适合作为石墨烯表面功能化量子点的普适方法。

技术领域
本发明属于微电子技术领域,特别是涉及一种具有石墨烯的器件及其制备方法。
背景技术
石墨烯是一种由碳原子以sp2杂化轨道组成的六角形蜂窝状二维纳米结构材料,具有优异的光电和力学特性,在能源、材料和生物医学等多个领域有着重要的应用前景。但是石墨烯表面光滑没有悬挂键,不利于有效的气体吸附,此外石墨烯优异的电学性质导致石墨烯本身电流很大,不利于光探测器件响应度的提升,因此有必要通过石墨烯表面功能化的方式增强石墨烯的气体吸附和光响应能力,以提高基于石墨烯的气体探测和光探测器件的性能。
发明内容
鉴于以上所述现有技术的缺点,本发明的目的在于提供一种具有石墨烯的器件及其制备方法用于解决现有技术中由于石墨烯气体吸附能力较差及光响应能力较差的问题。
为实现上述目的及其他相关目的,本发明提供一种具有石墨烯的器件的制备方法,所述具有石墨烯的器件的制备方法包括如下步骤:
1)提供一基底;
2)于所述基底的表面形成石墨烯;
3)于所述石墨烯远离所述基底的表面生长量子点。
可选地,步骤1)中提供的所述基底包括锗基底。
可选地,步骤2)中,于所述基底的表面生长所述石墨烯的工艺包括化学气相沉积工艺。
可选地,步骤2)与步骤3)之间还包括对步骤2)所得结构进行预除气的步骤。
可选地,步骤2)所得结构置于分子束外延生长腔内进行预除气,预除气温度为150℃~250℃,预除气时间为0.5小时~1.5小时。
可选地,步骤3)中,采用分子束外延工艺于所述石墨烯远离所述基底的表面生长锗量子点。
可选地,生长所述锗量子点的生长温度为250℃~500℃,生长所述锗量子点的生长时间为100秒~900秒;生长所述锗量子点的过程中,锗源的电源为5kV~10kV,锗源的电流为100mA~200mA,锗源的束流为0.005nm/s~0.015nm/s。
可选地,生长所述锗量子点之前,升温至所述生长温度的升温速率为25℃/min~35℃/min。
可选地,步骤3)中,采用分子束外延工艺于所述石墨烯远离所述基底的表面生长砷化铟量子点。
可选地,生长所述砷化铟量子点包括如下步骤:
3-1)将所述基底加热至预定温度;
3-2)打开铟源进行第一次生长;
3-3)打开砷源进行第二次生长。
可选地,步骤3-1)中,将所述基底加热至所述预定温度后稳定150秒~250秒,所述预定温度为400℃~600℃;步骤3-2)中,所述铟源顶部的温度为800℃~900℃,所述铟源底部的温度为700℃~800℃,所述第一次生长的时间为5秒~15秒;步骤3-3)中,所述砷源顶部的温度为900℃~1100℃,所述砷源底部的温度为300℃~400℃,所述第二次生长的时间为250秒~350秒。
本发明还提供一种具有石墨烯的器件,所述具有石墨烯的器件包括:
基底;
石墨烯,位于所述基底的表面;
量子点,位于所述石墨烯的远离所述基底的表面。
可选地,所述量子点包括锗量子点或砷化铟量子点。
可选地,所述量子点的密度为1个/平方微米~100个/平方微米,所述量子点的直径为50nm~150nm,所述量子点的高度为20nm~50nm。
如上所述,本发明的一种具有石墨烯的器件及其制备方法,具有以下有益效果:
本发明通过在石墨烯的表面生长量子点,可以大大提高具有石墨烯的器件在气体传感及光探测等领域的性能,极大的拓展了具有石墨烯器件的应用价值;
本发明通过在石墨烯的表面生长锗量子点,可以有效增加气体的吸附位点,进而极大的增强石墨烯气体传感器对于特定气体的响应及选择性;
本发明通过在石墨烯的表面生长砷化铟量子点,可以成倍增加石墨烯光探测器的响应,同时可以探测到10μm的中红外波段,扩展了探测器的波段范围;
本发明的具有石墨烯的器件的制备方法通过分子束外延工艺生长量子点,通过调节分子束外延工艺的生长条件,可以有效的控制在石墨烯表面外延生长的量子点的形貌特征;生长过程稳定可控,重复性强,适合作为石墨烯表面功能化量子点的普适方法。

实施例一
请参阅图1,本发明提供一种具有石墨烯的器件的制备方法,所述具有石墨烯的器件的制备方法包括如下步骤:
1)提供一基底;
2)于所述基底的表面形成石墨烯;
3)于所述石墨烯远离所述基底的表面生长量子点。
在步骤1)中,请参阅图1中的S1步骤及图2,提供一基底10。
作为示例,所述基底10可以包括但不仅限于锗(Ge)基底;优选地,本实施例中,所述基底10包括N型锗基底。
在步骤2)中,请参阅图1中的S2步骤及图3,于所述基底10的上表面形成石墨烯11。
作为示例,可以采用但不仅限于化学气相沉积(CVD)工艺于所述基底10的上表面生长所述石墨烯11。
作为示例,所述石墨烯11可以包括单原子层石墨烯。当然,在其他示例中,所述石墨烯11也可以为多原子层石墨烯。石墨烯作为一种二维材料具有良好导电性以及非常高的载流子迁移率,适合作为沟道材料用于进行光电探测。
作为示例,步骤2)之后还包括将步骤2)所得结构进行预除气的步骤,将步骤2)所得结构进行预除气可以去除步骤2)所得结构表面残留的气体,并对步骤2)所得结构进行清洗。
作为示例,步骤2)所得结构置于分子束外延生长腔内进行预除气,预除气温度为150℃~250℃,预除气时间为0.5小时~1.5小时;优选地,所述预除气温度为200℃,预除气时间为1小时。
在步骤3)中,请参阅图1中的S3步骤及图4及图5,于所述石墨烯11远离所述基底10的表面生长量子点。
在一示例中,所述石墨烯11远离所述基底10的表面生长的所述量子点为锗(Ge)量子点,具体的,可以采用分子束外延工艺于所述石墨烯11远离所述基底10的表面生长锗量子点12。
作为示例,生长所述锗量子点12的生长温度可以为250℃~500℃,生长所述锗量子点12的生长时间可以为100秒~900秒;锗源的电压可以为5kV~10kV,锗源的电流可以为100mA~200mA,锗源的束流可以为0.005nm/s~0.015nm/s;优选地,本实施例中,所述锗源的电源为8kV,所述锗源的电流为150mA,所述锗源的束流为0.01nm/s。
需要说明的是,在达到所述锗量子点12的生长温度之前,在加热过程中,所述石墨烯11所处环境所在的温度升温至所述生长温度的升温速率为25℃/min~35℃/min,优选地,所述升温速率为30℃/min。
在采用分子束外延工艺于所述石墨烯11远离所述基底10的表面生长所述锗量子点12的过程中,将分子束外延工艺的条件设置为上述条件即可得到所需形貌特征的量子点。所述锗量子点12的密度可以为1个/平方微米~100个/平方微米,所述锗量子点12的直径可以为50nm~150nm,所述锗量子点12的高度可以为20nm~50nm;优选地,本实施例中,所述锗量子点12的密度为50个/平方微米。
在另一示例中,所述石墨烯11远离所述基底10的表面生长的所述量子点为砷化铟(InAs)量子点13,具体的,可以采用分子束外延工艺于所述石墨烯11远离所述基底10的表面生长所述砷化铟量子点13。
作为示例,生长所述砷化铟量子点13包括如下步骤:
3-1)将所述基底10加热至预定温度;
3-2)打开铟源进行第一次生长;
3-3)打开砷源进行第二次生长。
即生长所述砷化铟量子点13的具体方法为:首先将所述基底10加热至所述预定温度,先稳定一段时间,然后首先打开铟源进行第一次生长后关闭铟源,之后再打开砷源进行第二次生长。
作为示例,步骤3-1)中,将所述基底10加热至所述预定温度后稳定150秒~250秒,所述预定温度为400℃~600℃;优选地,本实施例中,将所述基底10加热至所述预定温度后稳定200秒;所述基底10以25℃/min~35℃/min,优选地,本实施例中,所述基底10以30℃/min的升温速率升至上述所需温度。
作为示例,步骤3-2)中,放置所述铟源的铟源炉的顶部的温度为800℃~900℃,放置所述铟源的铟源炉的底部的温度为700℃~800℃,所述第一次生长的时间为5秒~15秒;优选地,本实施例中,放置所述铟源的铟源炉的顶部的温度为850℃,放置所述铟源的铟源炉的底部的温度为750℃;所述铟源炉的升温速率可以为5℃/min~15℃/min,优选地,本实施例中,所述铟源炉以10℃/min的升温速率升至上述所需温度。
作为示例,步骤3-3)中,放置所述砷源的砷源炉的顶部的温度为900℃~1100℃,放置所述砷源的砷源炉的底部的温度为300℃~400℃,所述第二次生长的时间为250秒~350秒;优选地,本实施例中,放置所述砷源的砷源炉的顶部的温度为1000℃,放置所述砷源的砷源炉的底部的温度为350℃,所述第二次生长的时间为300秒;所述砷源炉的升温速率可以为5℃/min~15℃/min,优选地,本实施例中,所述砷源炉以10℃/min的升温速率升至上述所需温度。

实施例二
请结合图2至图5继续参阅图4及图5,本发明还提供一种具有石墨烯的器件,所述具有石墨烯的器件包括:
基底10;
石墨烯11,所述石墨烯11位于所述基底10的表面;
量子点,所述量子点位于所述石墨烯11的远离所述基底10的表面。
作为示例,所述基底10可以包括但不仅限于锗(Ge)基底;优选地,本实施例中,所述基底10包括N型锗基底。
作为示例,所述石墨烯11可以包括单原子层石墨烯。当然,在其他示例中,所述石墨烯11也可以为多原子层石墨烯。石墨烯作为一种二维材料具有良好导电性以及非常高的载流子迁移率,适合作为沟道材料用于进行光电探测。

综上所述,本发明具有石墨烯的器件及其制备方法,所述具有石墨烯的器件的制备方法包括如下步骤:1)提供一基底;2)于所述基底的表面形成石墨烯;3)于所述石墨烯远离所述基底的表面生长量子点。本发明通过在石墨烯的表面生长量子点,可以大大提高具有石墨烯的器件在气体传感及光探测等领域的性能,极大的拓展了具有石墨烯器件的应用价值;本发明通过在石墨烯的表面生长锗量子点,可以有效增加气体的吸附位点,进而极大的增强石墨烯气体传感器对于特定气体的响应及选择性;本发明通过在石墨烯的表面生长砷化铟量子点,可以成倍增加石墨烯光探测器的响应,同时可以探测到10μm的中红外波段,扩展了探测器的波段范围;本发明的具有石墨烯的器件的制备方法通过分子束外延工艺生长量子点,通过调节分子束外延工艺的生长条件,可以有效的控制在石墨烯表面外延生长的量子点的形貌特征;生长过程稳定可控,重复性强,适合作为石墨烯表面功能化量子点的普适方法。

Claims (14)
1.一种具有石墨烯的器件的制备方法,其特征在于,所述具有石墨烯的器件的制备方法包括如下步骤:
1)提供一基底;
2)于所述基底的表面形成石墨烯;
3)于所述石墨烯远离所述基底的表面生长量子点。
2.根据权利要求1所述的具有石墨烯的器件的制备方法,其特征在于,步骤1)中提供的所述基底包括锗基底。
3.根据权利要求1所述的具有石墨烯的器件的制备方法,其特征在于,步骤2)中,于所述基底的表面生长所述石墨烯的工艺包括化学气相沉积工艺。
4.根据权利要求1所述的具有石墨烯的器件的制备方法,其特征在于,步骤2)与步骤3)之间还包括对步骤2)所得结构进行预除气的步骤。
5.根据权利要求4所述的具有石墨烯的器件的制备方法,其特征在于,步骤2)所得结构置于分子束外延生长腔内进行预除气,预除气温度为150℃~250℃,预除气时间为0.5小时~1.5小时。
6.根据权利要求1所述的具有石墨烯的器件的制备方法,其特征在于,步骤3)中,采用分子束外延工艺于所述石墨烯远离所述基底的表面生长锗量子点。
7.根据权利要求6所述的具有石墨烯的器件的制备方法,其特征在于,生长所述锗量子点的生长温度为250℃~500℃,生长所述锗量子点的生长时间为100秒~900秒;生长所述锗量子点的过程中,锗源的电源为5kV~10kV,锗源的电流为100mA~200mA,锗源的束流为0.005nm/s~0.015nm/s。
8.根据权利要求7所述的具有石墨烯的器件的制备方法,其特征在于,生长所述锗量子点之前,升温至所述生长温度的升温速率为25℃/min~35℃/min。
9.根据权利要求1所述的具有石墨烯的器件的制备方法,其特征在于,步骤3)中,采用分子束外延工艺于所述石墨烯远离所述基底的表面生长砷化铟量子点。
10.根据权利要求9所述的具有石墨烯的器件的制备方法,其特征在于,生长所述砷化铟量子点包括如下步骤:
3-1)将所述基底加热至预定温度;
3-2)打开铟源进行第一次生长;
3-3)打开砷源进行第二次生长。
11.根据权利要求10所述的具有石墨烯的器件的制备方法,其特征在于,步骤3-1)中,将所述基底加热至所述预定温度后稳定150秒~250秒,所述预定温度为400℃~600℃;步骤3-2)中,所述铟源顶部的温度为800℃~900℃,所述铟源底部的温度为700℃~800℃,所述第一次生长的时间为5秒~15秒;步骤3-3)中,所述砷源顶部的温度为900℃~1100℃,所述砷源底部的温度为300℃~400℃,所述第二次生长的时间为250秒~350秒。
12.一种具有石墨烯的器件,其特征在于,所述具有石墨烯的器件包括:
基底;
石墨烯,位于所述基底的表面;
量子点,位于所述石墨烯的远离所述基底的表面。
13.根据权利要求12所述的具有石墨烯的器件,其特征在于,所述量子点包括锗量子点或砷化铟量子点。
14.根据权利要求12所述的具有石墨烯的器件,其特征在于,所述量子点的密度为1个/平方微米~100个/平方微米,所述量子点的直径为50nm~150nm,所述量子点的高度为20nm~50nm。
