Abstract
本发明提供了一种半导体用键合银合金丝及其制造方法,通过向含钯的银质线材中引入一定量的氢气,并结合合金技术和伸线技术来改善银合金线的材料性能,提升线材抗硫化、氧化能力,提高在N2气氛下的球焊时的结合面积和结合强度,从而提高线材的导电能力和可靠性。
Description
【技术领域】
本发明涉及集成电路材料领域,具体涉及一种半导体用键合银合金丝及其制造方法。
【背景技术】
键合丝(bonding wire)是连接芯片与外部封装基板(substrate)和/或多层线路板(PCB)的主要连接方式。键合丝发展趋势从应用方向上主要是线径细微化,高车间寿命(floor life)以及高线轴长度的产品,从化学成分上,主要有铜线(包括裸铜线、镀钯铜线、闪金镀钯铜线)在半导体领域大幅度取代金线,而银线和银合金线在LED以及部分IC封装应用上取代金线。相对于金线,银合金线主要的优势是产品成本低,线材软度与金线类同,打线时对IC损伤小,而其主要的问题是线材表面容易硫化、氧化从而影响打线性能以及高温高湿可靠性(PCT,HAST)问题。虽然纯银线的电阻率小于铜线(1.63*10-8ohm.m,Ag:1.68*10-8ohm.m,Cu),而加入某些合金元素(例如Pd)后,其电阻率会大幅度增加到3-5*10-8ohm.m(取决于Pd的添加量)。
目前,银合金线的成球过程需要采用Forming gas(比如5%H2+95%N2)或者纯N2气做保护,而处于成本原因,更多的企业希望采用纯氮气来生产,因此由于成球FAB表面的氧化等问题,造成在FAB与IC铝焊点(Pad)焊后,其结合面比率偏低。(焊接结合区域的面积与总体接触面积之比,并不是所有接触面内都能发生预期的焊接作用,通常大于80%才合格),随后的IMC形成和生长特性上,以及金属间化合物(IMC)的覆盖率上(coverage)等因素会影响最终的净界面电阻率。结合面比率越低,IMC越厚,IMC coverage越低则净界面电阻率越高。降低了线材的导电性能,增加了可靠性风险。
焊接结合面比率与许多因素相关,最主要的是线材本身的特性,表面氧化度,FAB表面和IC焊点表面的清洁度。通过采用焊前plasma处理,去除IC焊点表面杂物等手段能有效提高结合面比率。然而这种方法比较费时而昂贵。
由于银及其银合金线表面容易硫化,氧化等特点,直接造成其车间寿命(floorlife)偏短。在N2气氛下,其在球焊过程中容易出现脱球,球焊点焊接不牢,焊点导电性能下降,可靠性低等问题,在使用过程中必须采用Forming gas(比如5%H2+95%N2)增加了焊接过程的成本和安全生产的难度。
为克服以上问题,市面上出现了表面镀金的银线来改善抗硫化问题以及提高成球性能(FAB)。台湾乐金在中国申请的专利CN103184362A公开了这种方法,然而该方法采用镀金工艺,增加了产品成本。
【发明内容】
本发明所要解决的技术问题是提供一种半导体用高可靠性键合银合金丝及其制造方法,通过向线材中引入一定量的氢气,并结合合金技术和伸线技术来改善银合金线的材料性能,提升线材抗硫化、氧化能力,提高在N2气氛下的球焊时的结合面积和结合强度,从而提高线材的导电能力和可靠性。
本发明的一个技术方案如下:
一种半导体用键合银合金丝,按重量比计算该合金中含有:
Pd 2~8%
H 5~10ppm
Ag 余量;
其中所述Ag的纯度大于或等于99.99%。
上述半导体用键合银合金丝中,还含有第一添加物,所述第一添加物是选自Ca、Y、La、Ce、Mg或Bi中的至少一种;所述Ca、Y、La、Ce、Mg或Bi单独在合金丝中重量比计算的添加量为20~100ppm。(即,在添加Ca、Y、La、Ce、Mg或Bi中的某一种或两种以上时,每一种添加物在合金丝中的添加量范围均在20~100ppm之间,而不是所有的“第一添加物”的添加量在20~100ppm之间。下同。)
上述半导体用键合银合金丝中,还含有第二添加物,所述第二添加物是选自Fe、Cu或Au中的至少一种;所述Fe或Cu单独在合金丝中重量比计算的添加量为20~60ppm,在有添加Au时,Au在合金丝中重量比计算的添加量为20~3000ppm。
上述半导体用键合银合金丝中,所述合金丝的直径为18~50微米。
本发明还提供了一种前述半导体用键合银合金丝的制造方法,包含以下步骤:
熔铸:按预先确定的比例将除H以外的原材料经过预合金、母合金和拉伸处理,获得线材原料(直径1~8mm);
拉丝:将线材原料经多次拉丝,并在多次拉丝的过程中对线材进行退火处理,获得直径在18-50微米之间的键合丝;
Forming Gas退火:拉丝完成后,对线材采用Forming Gas退火(即氮氢混合气氛退火)处理;最后一次退火结束后,将键合丝置入乙醇水溶液中冷却至室温,即得。
上述制造方法中,所述乙醇水溶液的质量百分浓度为10~20%。
上述制造方法中,所述Forming Gas退火的工艺条件为,退火温度500-650℃,退火炉有效长度为600mm,退火速度为50-100m/min。
本发明的银合金键合丝与现有技术相比,具有以下明显优点和实际效果:
1.本发明所采用的Pd合金,不仅能增加产品键合后的稳定性,更能够通过Pd含量的调控,调节后续吸氢过程的吸氢效率;
2.该含氢键合银丝在氢含量为5-10ppm时,在氮气条件下能获得优良的、比同类常规的键合银丝更好的键合性能和可靠性;
3.该发明的吸氢过程简单,参数容易控制;
4.线材中含有的改进机械性能的Ca、Y、La、Ce、Mg、Bi中的一种和多种的组合以及改善球均匀变形特性的Fe、Cu、Au中的一种和多种的组合的元素的加入对氢的吸入过程没有明显干扰;反之亦然。

注:表中除带*的Pd的单位为重量%,其它元素的单位为ppm(重量)。
选取4N银(纯度为99.99%)原材料,进行如下处理:
熔铸:在银原料中加入上述表1的各种金属、非金属添加剂,经过预合金,母合金和定向连续拉工艺,获得直径为1~8mm的线材原料;
拉丝:将线材原料通过多次拉丝,即粗拉、中粗拉、细拉、微拉等过程,并在多次拉丝的过程中对线材进行退火处理,获得直径在18-50微米之间的键合丝;
Forming Gas退火:拉丝完成后,对线材采用Forming Gas退火,线材完成第一阶段的吸氢;在退火结束后,线材经过浓度为10%-20%(重量)的乙醇水溶液(18-25℃)冷却到室温,线材完成第二阶段的吸氢。最终得到直径为25um左右的银合金键合丝。
所得产品的BL、EL值以及打线后的压缩球圆形度如下表2所示。

变形球的圆度分析方法如下:在用于评价的IC芯片上对每个合金成分50次键合,测量每个球在方向1(垂直于超声波作用的方向)和方向2(超声波作用的方向)的长度,这两者之差作为评价基础。
表中,Δ表示两者之差大于1.5um,小于2um;○表示两者之差大于1.0um,小于1.5um;◎示两者之差大于0.5um,小于1.0um。
EL、BL拉伸测试的测试方法和测试设备如下:
试样长度:254mm,测试速度:25.4mm/min;
读数精度:断裂负荷:0.01g,延伸率:0.01%;
设备:instron3343。
经测试发现,当线材为纯银线时(表1中未示出该种情况),即使是通过上述forming gas退火吸氢和乙醇水溶液(18-25℃)冷却吸氢都无法得到很好的吸氢效果,得到的最终线材的含氢量都低于仪器检测限(1ppm)。然而当在银线材中加入的Pd含量在2-8%时,合理调节吸氢工序参数,能十分方便地使线材内的含氢量能达到5-10ppm。
本发明进一步发现,当氢含量低于5ppm时,线材的抗氧化,硫化能力下降,更重要的是在N2气氛下所形成的焊点的结合面积和强度下降,造成可靠性隐患;当氢含量超过10ppm,线材的机械性能会受到不良影响,线变脆的风险增加。
试验发现在线材含Pd量在2-8%Pd时,比较容易通过控制吸氢过程来调节线材的含氢量在5-10ppm之间,该线材与IC和LED焊面所形成的第一焊点界面的初始IMC覆盖率高,IMC生长速率慢,可靠性高。
为了获得良好的生产,打线性能,本发明还发现在线材中加入重量20-100ppm的Ca、Y、La、Ce、Mg和/或Bi,能有效地增加线材的机械强度,提升生产和拉弧线(looping)时的效率和稳定性。
本发明还发现在线材中加入20-60ppm之间的Fe和/或Cu、和/或20-3000ppm之间的Au能提升球焊接时变形球的圆度(squashed ball roundness),从而满足细间距焊接的要求。需要指明的是在上述的浓度范围内,这些元素的存在对氢的吸收和在线材中的储存没有任何不良的影响。
试验例
以下的试验中,第一组以配方6为基础,考察退火气氛和冷却介质对产品性能的影响。第二组则考察组分和退火、冷却条件的综合影响。对比的对象是实施例6、对比例1(除了不含有Pd外,其它与配方6完全一致)和对比例2(除了Pd含量不同之外,其它与配方6完全一致)。
在整个拉线工序中有2-3次退火,在线材变成细微线即线材已经拉到指定的直径后采用Forming gas退火。本试验主要是针对这一最后阶段的退火(即,吸氢过程I),在第一组试验中,常规测试采用退火的气氛是纯N2,而对比试验是采用Forming gas(比如5%H2+95%N2),退火的其它条件为:退火温度500-650℃,退火炉有效长度600mm,退火速度50-100m/min。
在第二个吸氢阶段(即,吸氢过程II),从管式退火炉出来的线材经过一段冷却介质(20%乙醇水溶液)的处理完成,由于乙醇在高温线材的表面发生裂解而即时生成的氢气被线材当场吸收。
线材氢含量评估
按照上述方法得到的线材,利用IGA方法,采用LECO800series仪器能够测定线材中氢的含量。表3就是各类线材的氢含量测试汇总,试验可见线材的吸氢量与线材含Pd量关系密切。

由于Y号样品(对比例2)的氢含量超过了10ppm,线材出现线脆现象,在打线的looping过程中性能变差。因此有关Y号样品的其它性能在本发明不做详细说明。
FAB形貌评估
利用K&S maxum ultra对上述银合金线对评价芯片(Al焊盘)在氮气保护下进行打线操作,图1所示是在氮气保护下得到的表3中第6.1组(1a)、6.2组(1b)、6.3组(1c)以及第X组(1d,对比例1,即下述的“X号样品”)的FAB对照图,由此可见,含氢量高的线材,得到的FAB的球形度较高,偏心度较小。
球焊点焊接面积评估(IMC Coverage)
利用K&S maxum ultra对上述银合金线对评价芯片(Al焊盘)在氮气保护下进行打线操作。然后对焊点进行腐蚀,观察焊接点的显微照相如图2所示,图2中为X号样品(图中A,不含氢样品,N2氛围,65%)与6.3号样品(图中B,6.3号样品,N2氛围,85%)在焊后焊接面积的显微照相对照图(相关面积由软件计算得出)。
图3所示为X号样品(A)与6.3号样品(B)在焊后球焊点的纵剖面显微照相对照图。由图可见,(A)中有明显的微空隙a,而(B)没有明显的微空隙,从而为良好的可靠性奠定了基础。
下表4所列是上述不同组别的吸氢线材的焊后焊接面比例:

球焊点剪切力评估
针对每一种氢含量的线材,在特备的IC芯片上进行一百次键合,并通过Dage公司的万能结合试验仪器(BT4000)对每一个压缩球进行剪切力的测定,测定结果如下表5。
可靠性测试
针对每一种氢含量的线材,在特备的IC芯片上进行5次键合,并完成塑性环氧树脂密封,完成初始状态下的电阻测试,将5个样品放在130℃,相对湿度为85%的条件下,进行168个小时的HAST测试,测试完的产品用直流四端子法,在恒定电流的情况下,考察电压的变化,从而了解焊点界面电阻的变化,测定结果如下表5。

针对球焊点剪切力:Δ表示剪切力大于10gf,小于15gf;○表示剪切力大于15gf,小于18gf,◎表示剪切力大于18gf。
针对球焊点HAST可靠性:电阻的增量除以初始电阻为:Δ为大于50%;○为大于20%但小于50%;◎为小于20%。
以上所述实施例仅表达了本发明的几种实施方式,其描述较为具体和详细,但并不能因此而理解为对本发明专利范围的限制。应当指出的是,对于本领域的普通技术人员来说,在不脱离本发明构思的前提下,还可以做出若干变形和改进,这些都属于本发明的保护范围。因此,本发明专利的保护范围应以所附权利要求为准。
Claims (7)
1.一种半导体用键合银合金丝,其特征在于,按重量比计算该合金中含有:
Pd 2~8%
H 5~10ppm
Ag 余量;
其中所述Ag的纯度大于或等于99.99%。
2.根据权利要求1所述的半导体用键合银合金丝,其特征在于,该合金中还含有第一添加物,所述第一添加物是选自Ca、Y、La、Ce、Mg或Bi中的至少一种;所述Ca、Y、La、Ce、Mg或Bi重量比计算的添加量为20~100ppm。
3.根据权利要求2所述的半导体用键合银合金丝,其特征在于,该合金中还含有第二添加物,所述第二添加物是选自Fe、Cu或Au中的至少一种;所述Fe或Cu重量比计算的添加量为20~60ppm,Au重量比计算的添加量为20~3000ppm。
4.根据权利要求1所述的半导体用键合银合金丝,其特征在于,所述合金丝的直径为18~50微米。
5.权利要求1-3中任一项所述半导体用键合银合金丝的制造方法,其特征在于,包含以下步骤:
熔铸:按预先确定的比例将除H以外的原材料经过预合金、母合金和拉伸处理,获得线材原料;
拉丝:将线材原料经多次拉丝,并在多次拉丝过程中对线材进行退火处理,获得直径在18-50微米之间的键合丝;
氮氢混合气氛退火:拉丝完成后,对线材采用氮氢混合气氛退火处理;最后一次退火结束后,将键合丝置入乙醇水溶液中冷却至室温,即得。
6.根据权利要求5所述半导体用键合银合金丝的制造方法,其特征在于,所述乙醇水溶液的质量百分浓度为10~20%。
7.根据权利要求5所述半导体用键合银合金丝的制造方法,其特征在于,所述氮氢混合气氛退火的工艺条件为:退火温度500-650℃,退火炉有效长度为600mm,退火速度为50-100m/min。
