背景技术
尽管某些伴随的问题,半导体处理使用光致抗蚀剂,包括使用电子束抗蚀剂是普遍的。这些问题包括去除或剥除抗蚀剂遇到的困难。一些光致抗蚀剂被高度注入,例如,离子剂量超过1015原子/平方厘米,且注入能量高于20keV,和差不多40keV或更高。这些经注入的抗蚀剂不能通过常规的衬底处理工艺完全去除,并且甚至在某些情况下不能部分去除。
根据注入能量的等级和掺杂物的类型(硼、砷等),许多光致抗蚀剂和它们的残余物通过SPM(硫酸双氧水混合物)、SOM(硫酸臭氧混合物)剥除或者,替代地,通过有机溶剂剥除;然而,这些技术不能对所有的抗蚀剂给出令人满意的结果或根本不能去除残余物。
美国公布的专利申请No.2009/0281016描述了包括硫酸和过碘酸的组成物,以及他们在剥除注入了离子的光致抗蚀剂中的使用。在某些实施方式中,该组成物可包括水,但其含量优选在最低限度。虽然提到了更宽的工艺温度范围,实际上混合物在温度为60到90℃的范围使用,符合由于爆炸或过度热释放的危险,过碘酸和强无机酸的混合物不应该加热到混合物脱水的温度的常规观念。
发明内容
本发明人已经惊奇地发现高卤酸的水溶液可以与浓硫酸或甚至发烟硫酸安全地混合,且可在工艺温度为110℃至145°C的范围内使用,而没有组成物的分解或爆炸。
因此,本发明的一个方案是一种剥离光致抗蚀剂的方法,该方法包括用硫酸和高卤酸的混合物处理光致抗蚀剂,该混合物被加热到110℃至145℃的温度范围内。
与本发明的方法相关联的另一个令人惊奇的发现是,与现有技术所描述的相比,硫酸和高卤酸的混合物在上述温度使用时,其能够在远远较短的处理时间内剥离甚至是高掺杂的抗蚀剂层,这些时间是15分钟或更少,优选为十分钟或更少,更优选为五分钟或更少,最优选为四分钟或更少。优选处理时间的范围是从30秒到15分钟,优选一至十分钟,更优选为一到五分钟,最优选90秒到4分钟。
本发明的另一种方案是硫酸和高卤酸的稳定混合物,其中该混合物的温度是在110℃至145℃的范围内。
本发明的又一种方案是一种制备用于剥离光致抗蚀剂的组成物的方法,其包括使高卤酸溶解于水以形成高卤酸的水溶液,使该高卤酸的水溶液与硫酸结合形成处理液体,并且加热该处理液体至温度处于110℃至145℃的范围内。

添加强氧化剂(H5IO6,HClO4等)到96%(或更浓缩的100%,发烟硫酸)的硫酸,作为超强酸的、无机的、氧化的、稳定的溶剂发挥作用。
令人惊奇地发现高卤酸可以与浓硫酸甚至发烟硫酸安全地混合,而没有爆炸或过量热量的释放,即使是在预期水将从混合物中释放的温度下也如此。水的存在通常被认为是减弱比如HClO4或H5IO6等的爆炸性质。先前已认为为避免爆炸/分解,加热如此浓缩的混合物是不可取的,这与上述的美国所公开的专利申请No.2009/0281016中进行的实验一致。
高卤酸优选为可以采取HIO4或H5IO6的形式的高碘酸。高碘酸是强氧化剂。在稀溶液中,高碘酸以离子H+和IO4-存在。当其越来越浓时,就形成原高碘酸,H5IO6。这也可获得结晶固体。进一步加热生成五氧化二碘(I2O5)和氧(根据方程式I)。

这里所用的术语高碘酸既包括HIO4也包括H5IO6。
原料中,硫酸以不同浓度出售或用于商业用途,其包括工业级(78%至93%)和其他等级(96%、98-99%、和100%)。杂质包括金属,如铁、铜、锌、砷、铅、汞、硒、亚硫酸(SO2),硝酸盐和氯化物。
然而,生产高纯度硫酸用于半导体产业。例如,美国专利6,740,302(Hostalek等)教导用含量低于10ppm的SO2生产硫酸的过程。市售半导体级硫酸包括来自Honeywell(霍尼韦尔)的PURANAL。
可获得50%的高碘酸溶液,或纯度为99.99%的高碘酸溶液。高碘酸也可以呈白色结晶固体的形式。在本发明中,45-65wt%高碘酸(根据H5IO6计算)的水溶液是优选的。
试剂级别高碘酸比半导体级别H2SO4具有更高程度的杂质。例如,99.99%的H5IO6有0.01%的其他卤素,0.003%的Fe和百万分之几(ppm)的金属杂质,其可以包括3ppm Al、3ppm Cu、3ppm Li、3ppmK、3ppm Na、3ppm Ca、3ppm Au、3ppm Mg、3PPM Zn、3ppmCr、3ppm Pb、3ppm Ni和3ppm Ag。
硫酸和高卤酸的相对比例优选在1/100至1/5的范围,该比率是高卤酸与硫酸的重量与重量的比,根据H5IO6和H2SO4算得。
能够获得H2SO4和H5IO6的稳定混合物的调节因素可能起因于H5IO6是一种强氧化剂,其中的杂质因此完全地被氧化的事实。当与高纯度的硫酸结合时,不存在显著数量的能够形成诱导不稳定性的氧化还原电对(如Fe++/Fe+++)的材料(例如,160ppt或更少的Fe)。因此,两种酸的混合物在110℃至145℃的升高的温度范围内意外地稳定。

氧化剂(高卤酸)的摩尔浓度是相当低的,因此,考虑用臭氧再氧化,以回收剥离组成物。
此外,可进一步对混合物修改,以使其具有改进的性能,如减少金属腐蚀。更进一步地,对水含量的控制可以减少金属腐蚀。

可以用浓硫酸与高卤酸的水溶液混合以形成初始混合物,并加热该初始混合物到在110℃至145℃的范围内的温度,从而制得该处理混合物。
在使用中,将高碘酸溶解在水中形成约60wt%的高碘酸,且将所得的水溶液加入重量百分比约96%的浓硫酸中。将所得的混合物加热到范围在110℃至145℃之间的相应的工艺温度。更具体地,将约15升的硫酸装入在SP 305中的混合罐系统,然后加入约2.5升的在DI(去离子水)中的约60wt%的H5IO6。将工艺温度升高到110℃然后到130℃,没有观察到分解。提供该液体至已安装工件(半导体晶片)的旋转卡盘上,例如以范围在0.5至5.0升/分钟的流率,优选为1.0至3.0升/分钟的流率,和最优选1.5升/分钟的流率,通过喷嘴将该液体喷涂到已安装工件(半导体晶片)的旋转卡盘上。优选地,在用于半导体晶片的单晶片湿法处理的装置中执行该方法。
在加热处理液体到145℃时没有分解发生,而且性能保持不变。然而,在150℃发生强烈的放气。虽然这个的原因尚未确定,但是认为是水从晶格损失的结果,即,是高卤酸分解的结果。
在混合物中也可包含另外的氧化剂。这些氧化剂可以包括气体输入的氧或臭氧。可以添加氧化剂,如高锰酸盐、硝酸盐、铈的系统(例如硝酸铵铈)、高氯酸盐、次氯酸盐、四氧化锇和/或它们的酸。
当使用根据本发明所述的处理流体,在范围处于110℃到145℃之间的温度下,在300毫米直径的半导体晶片上的停留时间优选为30秒至15分钟,优选1至10分钟,更优选1到5分钟,最优选90秒到4分钟,并且因此比上述的美国公开的专利申请No.2009/0281016描述的时间短得多。
实验
在单晶片处理器Lam SP 305上进行了测试。
首先,该工具用硫酸手动冲洗、清空并用15升的重量百分比为96%的硫酸填充。固体H5IO6与去离子水混合至60%的重量百分比浓度(2.5升),并加入到硫酸中。混合物达到约60-70℃的温度并进一步加热到110℃。样品(pieces)在该温度下处理。对其他测试,工艺温度设定为130℃。钨和氮化钛的蚀刻率也被确定。
在第二次试验中,这个混合物被去除,且系统重新填充15升96%的硫酸和15升60%的高碘酸。当在系统中有6升的死体积(=水)剩余,这种混合物与所计算的百分比更加对应。用这个配方的蚀刻率表现了更优越的性能。
在145℃开始起泡(根据方程式I认为是O2形成的),但没有形成黄色沉淀或变色,至此,该混合物是适合处理的。由于环流问题该混合物在150℃不再适合处理。
晶片具有具备以下特征的光致抗蚀剂层:
a)1×1014原子/平方厘米As,25keV的注入能量
b)1×1015原子/平方厘米BF3,40keV的注入能量
LAM SP 305测试的结果列在表1中。根据混合物组分计算浓度(在括号中),由此假定游离的水与游离的SO3(源自发烟硫酸)充分反应形成H2SO4。下表中的浓度反映了计算所得的浓度并且没有反映可能发生的任何离解。

还使用测试试样进行了筛选试验。对用烧杯的试验,为了建立可比较的混合物,将50%的在去离子水中的H5IO6溶液与96%的H2SO4以1:5的比例结合。具体来说,在烧杯中,将100毫升的96%的硫酸中加入到20毫升50%的H5IO6。由于溶解导致温度增加,随后将测试试样浸入溶液2分钟。两分钟被认为是用于在单晶片处理器中预测性能的适当的检查间隔。对以下类型的晶片试验进行:砷(As)注入剂量3x1015,30kev注入能量。
试样测试的处理条件列于表2中。

用以下类型的晶片也进行了实验:砷掺杂3x1015个原子/平方厘米,30kev注入能量。处理条件如表3所示。

使用扫描电子显微镜(SEM)对结果进行评价。结果列于表4。

结果表明,在25keV和1×1014原子/平方厘米的As注入的样品在120℃维持120秒将光致抗蚀剂清除,且在25keV和1×1014原子/平方厘米的As注入的样品在130℃维持60秒将光致抗蚀剂清除。
40keV,4×1015原子/平方厘米的BF3样品通过在110℃维持360秒将光致抗蚀剂清除,在130℃维持300秒将光致抗蚀剂清除。在40keV的4×1015原子/平方厘米的BF3样品在145℃维持240秒不能将光致抗蚀剂清除,其中,去除光致抗蚀剂的失败可能是由于在150℃化学品的分解,因为观察到了放气。
图1示出证明剥除的有效性及完整性的电子显微照片,其中,该处理几乎没有留下残余物。
在氮化钛层和钨层上体现的刻蚀速率表明,水的浓度越低,腐蚀越慢(在混合-无水介质中水的浓度)。
水的减少限制腐蚀。关于处理时间,超过约四分钟的时间不利于腐蚀。
SEM和显微镜照片还表明,在单晶片处理器中普遍存在的高的温度和剪切流率(约1.5升/分钟)大大有助于将由剥离溶液脱离的硬壳和碎片从晶片去除。
因为不是所有的碎片会被溶解,因此混合物可以通过过滤器回收和去除杂质/残留物。这将预期在批量处理过程中提供延长的浴槽寿命。
从美国公开的专利申请No.2009/0281016的实例1-6得到可比较的结果。
比较性实施例1使用其中高碘酸浓度为5-15%的硫酸和高碘酸的混合物,以在温度介于60℃和95℃之间和30-60分钟的反应时间下去除被高密度注入的抗蚀剂,具体取决于注入物的类型、剂量和能量。例如,用4.75wt%和9.1wt%高碘酸在浓硫酸中的溶液对在60℃持续30分钟注入的抗蚀剂(2×1015原子/平方厘米As,20keV)的测试图案进行清洗。该工艺容许少量的水,例如2克高碘酸,1克水,和19克浓硫酸(约96%)。
比较实施例2使用了大批量的10%的高碘酸在浓硫酸中的溶液,其被分开放入22个不同的容器,并加热至80℃。使用2×1015原子/平方厘米As、20keV的晶片,在不同的时间间隔对这些溶液用于清洁的能力进行了测试。
使用掩膜和包括UV 110G正型248nm的抗蚀剂,并结合离子注入,在晶片上实施比较性实施例3。对典型的90nm和略微超过90nm的、下至225nm的宽度和400nm的节距的抗蚀剂线进行了评估。在重注入(例如,4×1015原子/平方厘米BF2+和3.5×1015原子/平方厘米As)的情况下,大量的抗蚀剂残余物重新沉淀在晶片上。
比较性实施例4需要添加高锰酸钾到5%高碘酸-浓硫酸的混合物中以加快反应。添加的KMnO4的浓度为49、220和1000ppm,并且测试样品在20keV以1x1016原子/平方厘米注入。
比较性实施例5是为了确定高碘酸和KMnO4是否构成晶片污染风险。空白的硅晶片在(a)5%高碘酸-浓硫酸混合物或(b)在(a)中加入并形成220ppm的KMnO4的配方中,在90℃下处理30分钟。然后将晶片在水或水性清洗液中清洗,并用全反射X射线荧光光谱法(TXRF)检测。
比较性实例6为以使用专有掩膜显影的一批晶片进行的一系列的实验,其中晶片包括正型248nm抗蚀剂和结合的离子注入物(在15keV的3x1014原子/平方厘米的Ge和在15keV的3.5x1015原子/平方厘米的As)。如下所述,将晶片浸入配方A-C,在60℃持续30分钟,冲洗,并获得光学显微照片。配方A:1wt%过硫酸铵,99wt%SPM(硫酸/过氧化氢的混合物),具有4:1的v/v比。配方B:5wt%过硫酸铵,95wt%的SPM,具有4:1的v/v比。配方C:15wt%过硫酸铵,85wt%的SPM,具有4:1的v/v比。

可以看出,在较低的温度范围内的比较技术中有不完全去除、再沉淀、析出和晶片损坏。相反地,本申请的技术的升高的温度实现了以减少的处理时间完全去除抗蚀剂。
应当理解,本文的描述和具体实施方式仅仅是对技术和其中的原理的说明,并且在不脱离本发明实质和范围的情况下,本领域的技术人员可以容易地进行修改和补充,因此也应该理解,本发明实质和范围仅受限于所附的权利要求书范围。
Claims (11)
1.一种处理衬底的方法,其包括:
提供硫酸和高碘酸的混合物至已安装所述衬底的旋转卡盘上,所述混合物温度在110℃到145℃的范围内,使得保持所述混合物与所述衬底接触的时间为从1到5分钟;
其中,根据H5IO6和H2SO4计算,所述硫酸在50-99.5wt.%的范围内,且高碘酸在上述混合物中在0.1-10wt.%的范围内。
2.根据权利要求1所述的方法,其中,根据H5IO6和H2SO4计算,所述硫酸在70-99.5wt.%的范围内,且高碘酸在上述混合物中在0.2-2wt.%的范围内。
3.根据权利要求1所述的方法,其中,所述衬底是在用于单晶片湿法处理的装置中的半导体晶片。
4.根据权利要求3所述的方法,其中,所述半导体晶片包括注入了离子的光致抗蚀剂。
5.根据权利要求4所述的方法,其中,所述半导体晶片包括注入了砷离子的光致抗蚀剂。
6.根据权利要求4所述的方法,其中,所述半导体晶片包括注入了硼离子的光致抗蚀剂。
7.根据权利要求1所述的方法,其中,保持所述混合物与所述衬底接触的所述时间为四分钟或少于四分钟。
8.根据权利要求1所述的方法,其中,水浓度为0.5至高达2wt.%。
9.一种用于处理衬底的组成物,其包括:
硫酸和高碘酸的稳定混合物,其中,所述混合物的温度在110℃到145℃的范围内;
其中,根据H5IO6和H2SO4计算,所述硫酸在50-99.5wt.%的范围内,且高碘酸在上述混合物中在0.1-10wt.%的范围内。
10.根据权利要求9所述的组成物,其中,所述硫酸和高碘酸以1/100到1/5的相对比例存在于所述混合物中,该相对比例以高碘酸与硫酸的重量与重量的比表示,根据H5IO6和H2SO4算得。
11.根据权利要求10所述的组成物,其中,所述硫酸和高碘酸以1/10的相对比例存在于上述混合物中,该相对比例以高碘酸与硫酸的重量与重量的比表示,根据H5IO6和H2SO4算得。
