背景技术
图像传感器是可以将光信号转换成电信号的半导体器件。图像传感器可以被分类成诸如电荷耦合器件(CCD)图像传感器和互补金属氧化物硅(CMOS)图像传感器(CIS)等的类别。
在图像传感器的制造过程中,可利用离子注入在衬底中形成光电二极管。为了在不增大芯片尺寸的情况下增加像素的数量,可减小光电二极管的尺寸。这会减小接收光的部分的面积。因此,会降低图像质量。
因为堆叠高度不会象接收光的部分的面积那样减小得那么多,所以,入射到接收光的部分的光子的数量也会由于被称作艾里斑(Airy disk)的光衍射而降低。
为了解决这种局限性,可利用非晶硅(Si)来形成光电二极管。另外,可利用诸如晶片到晶片的接合(Wafer-to-wafer bonding)等方法在硅(Si)衬底中形成读出电路,并在读出电路上和/或之上形成光电二极管(称作三维(3D)图像传感器)。光电二极管可通过金属互连而与读出电路相连。
根据相关技术,将光电二极管电连接至读出电路可能是困难的。也就是说,可在读出电路上和/或之上形成金属互连,并且可进行晶片到晶片的接合,使得金属互连可接触到光电二极管。因此,金属互连之间的接触可能是困难的,并且金属互连与光电二极管之间的欧姆接触可能是困难的。
在进行晶片到晶片的接合之后,可进行蚀刻工艺,并且可分离用于每个单位像素的光电二极管。光电二极管的界面可被损坏,并且可能发生不饱和键等。这可能会成为暗电流源。
由于转移晶体管的两侧的源极和漏极二者均可用N型杂质来重掺杂,因此,可能发生电荷共享现象。当发生电荷共享现象时,会降低输出图像的灵敏度,并且会产生图像错误。另外,由于光电荷不易在光电二极管与读出电路之间运动,因此,会产生暗电流并且/或者会降低饱和度和灵敏度。
发明内容
实施例涉及能够去除光电二极管的界面中的诸如不饱和键等的损坏、同时提高填充因子的图像传感器及其制造方法。实施例涉及能够防止发生电荷共享、同时提高填充因子的图像传感器及其制造方法。
实施例涉及通过在光电二极管和读出电路之间为光电荷提供相对快速的运动路径而能够最小化暗电流源并能够防止饱和度和灵敏度降低的图像传感器及其制造方法。
根据实施例,一种图像传感器可包括下列部件中的至少一个:在第一衬底上和/或之上的读出电路和金属互连;包括第一传导型的传导层和第二传导型的传导层并电连接至所述金属互连的图像感测装置;形成在所述图像感测装置的像素界面中的第二传导型的界面层。
根据实施例,一种制造图像传感器的方法可包括下列步骤中的至少一个:在第一衬底上和/或之上形成金属互连和读出电路;形成包括第一传导型的传导层和第二传导型的传导层的图像感测装置;将所述金属互连电连接至所述图像感测装置;在所述图像感测装置的像素界面中形成第二传导型的界面层。

参考示例性图5,可接合第一衬底100和第二衬底200。根据实施例,光电二极管210可接触到金属互连150。根据实施例,通过增加可以通过等离子体的激活而接合的表面的表面能量,第一衬底100和第二衬底200可彼此接合在一起。根据实施例,可利用设置在接合表面上和/或之上的电介质或金属层来进行接合。这可最大化接合力。
参考示例性图6,通过对第二衬底200进行热处理,可将氢离子注入层207a改变成氢气层。
参考示例性图7,根据实施例,然后可去除第二衬底200的一部分。根据实施例,光电二极管210可保持在氢气层下。根据实施例,因此可暴露光电二极管210。根据实施例,例如,可利用诸如刀片等的切割设备去除第二衬底200。

根据实施例,如示例性图9所示,第二传导型的界面层220可以形成在光电二极管210的侧表面和上表面上和/或之上。替选地,第二传导型的界面层220可以形成在光电二极管210的侧表面上和/或之上。
根据实施例,图像传感器可实现垂直型光电二极管,并可具有耦合到垂直型光电二极管的界面中的不饱和键的P型界面层。因此,可去除损坏,并可最小化暗电流。
根据实施例,在执行了分离用于每个单位像素的光电二极管的蚀刻工艺后,在光电二极管210上和/或之上可形成BSG层,该BSG层可以为含硼的硅酸盐玻璃。因此,产生在可由于对光电二极管210的蚀刻而损坏的硅界面中的不饱和键可被扩散到硼原子(P+杂质)中。这可将硅界面转化成P+态,这可去除损坏并最小化暗电流。
根据实施例,可执行形成上电极和滤色器的工艺。
示例性图10是根据实施例的图像传感器的截面图。参考示例性图10,图像传感器可包括第一衬底100之上的读出电路120和金属互连150。根据实施例,图像传感器可包括图像感测装置210,该图像感测装置210可包括第一传导型的传导层214和第二传导型的传导层216,并且可电连接至金属互连150。根据实施例,可在图像感测装置210的像素界面中形成第二传导型的界面层220。根据实施例,图像感测装置210可以不限于光电二极管。根据实施例,图像感测装置210可以是光电二极管、光栅或其组合。根据实施例,图像传感器可包括电结区140,电结区140可以形成在第一衬底100中。
根据实施例,示例性图10中示出的器件可实现示例性图1至图9中所示的实施例的各种技术特性。根据实施例,通过在光电二极管210的界面上和/或之上形成P型界面层,可去除光电二极管210的界面中的损坏,并可降低暗电流,同时提高填充因子。根据实施例,P型界面层可被耦合到不饱和键。
根据实施例,在转移晶体管(Tx)的两侧中的源极和漏极之间可存在电位差。根据实施例,可完全转储光电荷。根据实施例,在光电二极管210和读出电路120之间可形成电荷连接区。这可提供光电荷的比较快速的运动路径。根据实施例,可最小化暗电流源,并可防止饱和度降低和灵敏度降低。
与示例性图1至图9所示的实施例不同,可在电结区140的一侧上和/或之上形成侧向分开的第一传导型的连接区148。替选地,根据实施例,可在P0/N-/P-结140上和/或之上形成可用于欧姆接触的N+连接区148。形成N+连接区148和M1C接触部151a的工艺可提供泄漏源。这可能是因为器件可利用施加至P0/N-/P-结140的反向偏置来工作。因此,在Si表面上和/或之上可产生电场(EF)。可在接触形成工艺工程中在电场内产生的晶体缺陷可成为泄漏源。
根据实施例,如果N+连接区148形成在P0/N-/P-结140的表面上和/或之上,可由于N+/P0结148/145而产生电场。该电场可成为泄漏源。
根据实施例,可提供这样的布局,其中可在没有掺杂P0层、但包括N+连接区148并可连接至N-结143的有源区中形成第一接触塞151a。
根据实施例,可不在硅表面上和/或之上产生电场。这可有助于降低3D集成CIS的暗电流。
尽管关于互补金属氧化物半导体(CMOS)图像传感器而描述了实施例,但实施例并不限于CIS。根据实施例,可使用要求光电二极管的图像传感器。
对于本领域的技术人员明显和显然的是,可对所述实施例进行各种修改和改变。因此,只要这些明显和显然的修改和改变在所附权利要求及其等价物的范围之内,则所公开的实施例旨在涵盖这些明显和显然的修改和改变。
Claims (20)
1.一种器件,包括:
在第一衬底之上的读出电路和金属互连;
图像感测装置,该图像感测装置包括第一传导型的传导层和第二传导型的传导层,并电连接至所述金属互连;以及
形成在所述图像感测装置的像素界面中的第二传导型的界面层。
2.根据权利要求1所述的器件,其中,所述第二传导型的界面层形成在所述图像感测装置的侧表面和上表面之上。
3.根据权利要求1所述的器件,其中,所述第二传导型的界面层形成在所述图像感测装置的侧表面之上。
4.根据权利要求1所述的器件,其中,所述第二传导型的界面层包括含硼的硅酸盐玻璃(BSG)界面层。
5.根据权利要求1所述的器件,其中,所述读出电路包括在所述第一衬底中的电结区。
6.根据权利要求5所述的器件,其中,所述电结区包括:
在所述第一衬底中的第一传导型的离子注入区;以及
在所述第一传导型的离子注入区之上的第二传导型的离子注入区。
7.根据权利要求6所述的器件,包括在所述电结区之上电连接至所述金属互连的第一传导型的连接区。
8.根据权利要求6所述的器件,其中,所述电结区包括PNP结。
9.根据权利要求6所述的器件,包括第一传导型的连接区,所述第一传导型的连接区与所述电结区间隔开并电连接至所述金属互连。
10.根据权利要求1所述的器件,其中,所述读出电路包括晶体管,并且其中在所述晶体管两侧的源极和漏极之间存在电位差。
11.根据权利要求10所述的器件,其中,所述晶体管包括转移晶体管,并且其中所述晶体管的源极具有比浮动扩散区的离子注入浓度低的离子注入浓度。
12.一种方法,包括:
在第一衬底之上形成金属互连和读出电路;
在所述第一衬底之上形成包括第一传导型的传导层和第二传导型的传导层的图像感测装置;
将所述金属互连电连接至所述图像感测装置;以及
在所述图像感测装置的像素界面中形成第二传导型的界面层。
13.根据权利要求12所述的方法,包括:在所述图像感测装置的侧表面和上表面之上形成所述第二传导型的界面层。
14.根据权利要求12所述的方法,包括:在所述图像感测装置的侧表面之上形成所述第二传导型的界面层。
15.根据权利要求12所述的方法,其中,形成所述读出电路包括:在所述第一衬底中形成电结区。
16.根据权利要求15所述的方法,其中,形成所述电结区包括:
在所述第一衬底中形成第一传导型的离子注入区;以及
在所述第一传导型的离子注入区之上形成第二传导型的离子注入区。
17.根据权利要求16所述的方法,包括:在所述电结区之上形成连接至所述金属互连的第一传导型的连接区。
18.根据权利要求17所述的方法,其中,所述第一传导型的连接区是在执行了对所述金属互连的接触蚀刻之后形成的。
19.根据权利要求16所述的方法,包括:形成第一传导型的连接区,所述第一传导型的连接区与所述电结区间隔开并电连接至所述金属互连。
20.根据权利要求19所述的方法,其中,所述第一传导型的连接区与装置隔离区接触,并连接至所述电结区。
