Abstract
一种可应用于半导体封装导线用的复合金属线及其制造方法,首先将金、银、铜等原料,置入于真空熔炉进行熔炼制造,并加入不同成份比例微量金属元素调配,并抽制复合金属线材。将复合金属线材由第一粗伸线机、第二粗伸线机及第一细伸线机拉伸形成预定线径的母线材。接着,将母线材进行电镀处理,于该母线材表面形成金层。将已电镀完成的母线材经第一细伸线机、极细伸线机、超极细伸线机将母线材拉伸至预定线径。最后,再将母线材进行表面清洗及热处理,使复合金属线的物理性质如断裂荷重(Breaking Load)及延展性(Elongation)为预定的所需范围。
Description
技术领域
本发明有关一种金属线材,尤指一种复合金属线及其制造方法。
背景技术
在半导体封装技术中如集成电路(IC)、发光二极管(LED)及表面声波(SAW),都是将芯片固晶在电路基板后,再通过打金线加工作业,使芯片与该基板表面上的电路呈电性连结,以作为芯片与电路之间的信号及电流传递。因此,金线及打金线的技术,在半导体封装上扮演着极重要的角色。
依半导体封装型态不同,金线的规格、线径与搭配的焊线机台制作参数也有所不同,而金线材料的主要特性参数如断裂荷重(Breaking Load)、延展性(Elongation)、弯曲度(loop)及熔点等的物理特性,与使用的材料有直接关系。因为制造金线所使用的材料好坏,将影响到打金线技术及封装完成后半导体的使用寿命及半导体使用上的稳定性。因此在选用材料时,大都采用延展性佳及稳定性佳的材料来制作半导体封装时所需的金线。
目前在半导体封装的打金线技术上最常使用的金线包括有两种,一种是纯金的金线及另一种为铝硅混合的铝硅线。由于纯金制造成的金线具有较佳的物理性质如延展性及导电性,因此广泛被运用在半导体封装,作为芯片与基板上电路电性连结的导线。但是,利用纯金打线制成的半导体封装,易造成封装后的半导体成本增加。因此,如何调配及制造一种与纯金线功效相同,且又能大幅度降低封装成本,乃是本发明所要解决的问题。
发明内容
有鉴于此,本发明的主要目的,在于提供一种将金线所使用的原料重新调配制作成与纯金制成的金线具有同等功效,且可大幅度降低制作成本的封装导线用的复合金属线。
为达到上述目的,本发明封装导线用的复合金属线的制造方法,包括
a)、先备有金、银、铜原料;
b)、将该原料置入于真空熔炉进行熔炼,并在真空熔炉中加入不同成份比例微量金属元素,以制成复合金属合金,并经复合金属合金抽拉成复合金属线材;
c)、将复合金属线材进行该线径的第一次拉伸至预定线径;
d)、于该复合金属线材表面上至少电镀一层金属层;
e)、在电镀后,将进行复合金属线材的线径的第二次拉伸至预定线径。
换言之,首先,先备有金、银、铜原料,将该金、银、铜的原料置入于真空熔炉进行熔炼制造,并在真空熔炉中加入不同成份比例微量金属元素的铍(Be)及铝(Al)混合调配。由真空熔炉炼制造出复合金属合金,将该复合金属合金经由抽制为复合金属线材。将复合金属线材由第一粗伸线机拉伸后,再经第二粗伸线机及第一细伸线机拉伸形成一预定线径的母线材。
将母线材进行电镀处理,在电镀时,将母线材进行表面处理,依客户需求若要镀镍时,于该母线材表面上镀上一层镍层,在镀镍完成后,清洗镍层的表面,再于该镍层的表面上镀上一层金层,清洗金层表面,将金层表面烘干。若母线材表面不需镀镍层,直接于该母线材表面上电镀一层金层后,清洗金层表面,再烘干金层表面。
在电镀处理后,将已电镀完成的母线材经第一细伸线机、极细伸线机、超极细伸线机将母线材拉伸至预定线径的复合金属线材。再将母线材表面清洗及热处理,使复合金属线的物理性质如断裂荷重(Breaking Load)及延展性(Elongation)为预定的所需范围。
本发明封装导线用的复合金属线,包括:
母线材;
金层,披覆于该母线材的表面上。
本发明封装导线用的复合金属线,包括:
母线材;
镍层,披覆于该母线材表面上;及
金层,披覆于该镍层的表面上。
本发明封装导线用的复合金属线及其制造方法,将金线所使用的原料重新调配制作成复合金属线,与纯金制成的金线具有同等功效,大幅度地降低制作成本。

有关本发明的技术内容及详细说明,现配合附图说明如下:
请参阅图1、图2,分别是本发明的复合金属线材制造流程图及图1的局部流程示意图。如图1、图2所示:本发明的复合金属线制造方法,首先,如步骤100,先备有原料,该原料的组成物包括:重量百分比90.00~99.99%的银(Ag)、重量百分比0.0001~9.9997%的金(Au)、重量百分比0.0001~9.9997%的铜(Cu)组成。
步骤102,进行熔炼制造,将该金、银、铜的原料置入于真空熔炉(如步骤102a)进行熔炼制造,并在真空熔炉中加入不同成份比例微量金属元素铍(Be)及铝(Al)混合调配(如步骤102b),如重量百分比0.0001~9.9997%的铍(Be)元素及重量百分比0.0001~9.9997%的Al元素。再由真空熔炉炼制出复合金属合金(Aut、Agw、Cux、Bey、Alz),如步骤102c。再将该复合金属合金经由连续铸造(抽拉)出预定线径为4~8mm的复合金属线材(如步骤102d)。再通过卷收机将复合金属线材进行卷取(如步骤102e),再进行复合金属线材的成份分析,确定是否为所要的成份(如步骤102f)。
步骤104,在复合金属线材铸造完成后,进行该线径的第一次拉伸,使线径为4~8mm的复合金属线材经第一粗伸线机拉伸至预定线径为3mm或3mm以下的复合金属线材(如步骤104a),将线径为3mm或3mm以下的复合金属线材经第二粗伸线机拉伸至预定线径为1.00mm或1.00mm以下的复合金属线材(如步骤104b),最后将线径1.00mm或1.00mm以下的复合金属线材经第一细伸线机拉伸至预定线径为0.50mm或0.50mm以下的复合金属线材(如步骤104c),并以0.50mm或0.50mm以下的复合金属线材作为母线材。
步骤106,将母线材进行电镀处理,在电镀时(如图3所示),将母线材进行表面处理(如步骤106a),在进入步骤106b中判断是否要镀镍(依客户需求),若判断要镀镍时,即于该母线材表面上镀上一层镍层(如步骤106c),在镀镍完成后,将进行镍层的表面清洗(如步骤106e),于该镍层的表面上镀上一层0.10~3.00μm金层,用以防止母线材表面氧化及耐腐蚀的用途(如步骤106f)。在电镀后将金层表面进行清洗(如步骤106g),再将金层表面烘干(如步骤106h)。若在步骤106b中判断不要镀镍材时,直接进入步骤106f中直接于该母线材表面上电镀一层0.10~3.00μm的金层,在电镀后将金层表面进行清洗(如步骤106g),再将金层表面烘干(如步骤106h)。
步骤108,在电镀处理后,进行第二次拉伸,将已电镀完成的母线材经第一细伸线机(步骤108a)、极细伸线机(步骤108b)、超极细伸线机(步骤108c)将母线材拉伸至预定线径(如0.0508mm或0.0254mm)的复合金属线。
步骤109,表面清洗,将复合金属线表面清洗。
步骤110,母线材在第二次拉伸完成后,将进行热处理,使复合金属线的物理性质如断裂荷重(Breaking Load)及延展性(Elongation)为预定的所需范围。

该母线材1由重量百分比90.00~99.99%的银(Ag)、重量百分比0.0001~9.9997%的金(Au)、重量百分比0.0001~9.9997%的铜(Cu)等主要组成物所组成。在该主要的组成物中加入重量百分比0.0001~9.9997%的铍(Be)元素及重量百分比0.0001~9.9997%的铝(Al)元素的微量金属。
该金层2,是通过电镀处理使金披覆在该母线材1的表面上,以形成金层2。
借由该母线材1与金层2所形成的复合金属线,可作为IC、LED及SAW封装导线用。
请参阅图5,是本发明的另一复合金属线材的断面剖视示意图。如图5所示:本图5与图4的不同之处,在于母线材1与金层2之间电镀一层镍层3。使母线材1表面上披覆一层镍层3,再于镍层3表面上披覆一层金层2。借由该母线1、镍层3及金层2所组成的复合金属线,可作为IC、LED及SAW封装导线用。
实施例1
请参阅图1、图2,分别是本发明的复合金属线材制造流程图及图1的局部流程示意图。如图1、图2所示:本发明的复合金属线制造方法,首先,如步骤100,先备有原料,该原料的组成物包括:重量百分比98.659%的银(Ag)、重量百分比0.50%的金(Au)、重量百分比0.84%的铜(Cu)组成。
步骤102,进行熔炼制造,将该金、银、铜的原料置入于真空熔炉(如步骤102a)进行熔炼制造,并在真空熔炉中加入不同成份比例微量金属元素铍(Be)及铝(Al)混合调配(如步骤102b),如重量百分比0.0008%的铍(Be)元素及重量百分比0.0002%的Al元素。再由真空熔炉炼制出复合金属合金(Aut、Agw、Cux、Bey、Alz),如步骤102c。再将该复合金属合金经由连续铸造(抽拉)出预定线径为6mm的复合金属线材(如步骤102d)。再通过卷收机将复合金属线材进行卷取(如步骤102e),再进行复合金属线材的成份分析,确定是否为所要的成份(如步骤102f)。
步骤104,在复合金属线材铸造完成后,进行该线径的第一次拉伸,使线径为6mm的复合金属线材经第一粗伸线机拉伸至预定线径为3mm的复合金属线材(如步骤104a),将线径为3mm的复合金属线材经第二粗伸线机拉伸至预定线径为1.00mm的复合金属线材(如步骤104b),最后将线径1.00mm的复合金属线材经第一细伸线机拉伸至预定线径为0.50mm的复合金属线材(如步骤104c),并以0.50mm的复合金属线材作为母线材。
步骤106,将母线材进行电镀处理,在电镀时(如图3所示),将母线材进行表面处理(如步骤106a),在进入步骤106b中判断是否要镀镍(依客户需求),若判断要镀镍时,即于该母线材表面上镀上一层镍层(如步骤106c),在镀镍完成后,将进行镍层的表面清洗(如步骤106e),于该镍层的表面上镀上一层0.80μm的金层,用以防止母线材表面氧化及耐腐蚀的用途(如步骤106f)。在电镀后将金层表面进行清洗(如步骤106g),再将金层表面烘干(如步骤106h)。若在步骤106b中判断不要镀镍材时,直接进入步骤106f中直接于该母线材表面上电镀一层0.80μm的金层,在电镀后将金层表面进行清洗(如步骤106g),再将金层表面烘干(如步骤106h)。
步骤108,在电镀处理后,进行第二次拉伸,将已电镀完成的母线材经第一细伸线机(步骤108a)、极细伸线机(步骤108b)、超极细伸线机(步骤108c)将母线材拉伸至预定线径(如0.0508mm或0.0254mm)的复合金属线。
步骤109,表面清洗,将复合金属线表面清洗。

该母线材1由重量百分比98.659%的银(Ag)、重量百分比0.50%的金(Au)、重量百分比0.84%的铜(Cu)等主要组成物所组成。在该主要的组成物中加入重量百分比0.0008%的铍(Be)元素及重量百分比0.0002%的铝(Al)元素的微量金属。
该金层2,是通过电镀处理使金披覆在该母线材1的表面上,以形成金层2。
借由该母线材1与金层2所形成的复合金属线,可作为IC、LED及SAW封装导线用。
请参阅图5,是本发明的另一复合金属线材的断面剖视示意图。如图5所示:本图5与图4的不同之处,在于母线材1与金层2之间电镀一层镍层3。使母线材1表面上披覆一层镍层3,再于镍层3表面上披覆一层金层2。借由该母线1、镍层3及金层2所组成的复合金属线,可作为IC、LED及SAW封装导线用。

步骤102,进行熔炼制造,将该金、银、铜的原料置入于真空熔炉(如步骤102a)进行熔炼制造,并在真空熔炉中加入不同成份比例微量金属元素铍(Be)及铝(Al)混合调配(如步骤102b),如重量百分比0.0001%的铍(Be)元素及重量百分比0.0001%的Al元素。再由真空熔炉炼制出复合金属合金(Aut、Agw、Cux、Bey、Alz),如步骤102c。再将该复合金属合金经由连续铸造(抽拉)出预定线径为8mm的复合金属线材(如步骤102d)。再通过卷收机将复合金属线材进行卷取(如步骤102e),再进行复合金属线材的成份分析,确定是否为所要的成份(如步骤102f)。
步骤104,在复合金属线材铸造完成后,进行该线径的第一次拉伸,使线径为8mm的复合金属线材经第一粗伸线机拉伸至预定线径为2mm的复合金属线材(如步骤104a),将线径为2mm的复合金属线材经第二粗伸线机拉伸至预定线径为0.90mm的复合金属线材(如步骤104b),最后将线径0.90mm的复合金属线材经第一细伸线机拉伸至预定线径为0.45mm的复合金属线材(如步骤104c),并以0.45mm的复合金属线材作为母线材。
步骤106,将母线材进行电镀处理,在电镀时(如图3所示),将母线材进行表面处理(如步骤106a),在进入步骤106b中判断是否要镀镍(依客户需求),若判断要镀镍时,即于该母线材表面上镀上一层镍层(如步骤106c),在镀镍完成后,将进行镍层的表面清洗(如步骤106e),于该镍层的表面上镀上一层1.50μm的金层,用以防止母线材表面氧化及耐腐蚀的用途(如步骤106f)。在电镀后将金层表面进行清洗(如步骤106g),再将金层表面烘干(如步骤106h)。若在步骤106b中判断不要镀镍材时,直接进入步骤106f中直接于该母线材表面上电镀一层1.50μm的金层,在电镀后将金层表面进行清洗(如步骤106g),再将金层表面烘干(如步骤106h)。
步骤108,在电镀处理后,进行第二次拉伸,将已电镀完成的母线材经第一细伸线机(步骤108a)、极细伸线机(步骤108b)、超极细伸线机(步骤108c)将母线材拉伸至预定线径(如0.0508mm或0.0254mm)的复合金属线。
步骤109,表面清洗,将复合金属线表面清洗。
步骤110,母线材在第二次拉伸完成后,将进行热处理,使复合金属线的物理性质如断裂荷重(Breaking Load)及延展性(Elongation)为预定的所需范围。
请参阅图4,为本发明的复合金属线材的断面剖视示意图。如图4所示:依据上述所制造完成的复合金属线材,包括:母线材1及金层2组成。其中,
该母线材1由重量百分比90.00%的银(Ag)、重量百分比9.9997%的金(Au)、重量百分比0.0001%的铜(Cu)等主要组成物所组成。在该主要的组成物中加入重量百分比0.0001%的铍(Be)元素及重量百分比0.0001%的铝(Al)元素的微量金属。
该金层2,是通过电镀处理使金披覆在该母线材1的表面上,以形成金层2。
借由该母线材1与金层2所形成的复合金属线,可作为IC、LED及SAW封装导线用。
实施例6
请参阅图1、图2,分别是本发明的复合金属线材制造流程图及图1的局部流程示意图。如图1、图2所示:本发明的复合金属线制造方法,首先,如步骤100,先备有原料,该原料的组成物包括:重量百分比90.00%的银(Ag)、重量百分比0.0001%的金(Au)、重量百分比0.0001%的铜(Cu)组成。
步骤102,进行熔炼制造,将该金、银、铜的原料置入于真空熔炉(如步骤102a)进行熔炼制造,并在真空熔炉中加入不同成份比例微量金属元素铍(Be)及铝(Al)混合调配(如步骤102b),如重量百分比0.0001%的铍(Be)元素及重量百分比9.9997%的Al元素。再由真空熔炉炼制出复合金属合金(Aut、Agw、Cux、Bey、Alz),如步骤102c。再将该复合金属合金经由连续铸造(抽拉)出预定线径为6mm的复合金属线材(如步骤102d)。再通过卷收机将复合金属线材进行卷取(如步骤102e),再进行复合金属线材的成份分析,确定是否为所要的成份(如步骤102f)。
步骤104,在复合金属线材铸造完成后,进行该线径的第一次拉伸,使线径为6mm的复合金属线材经第一粗伸线机拉伸至预定线径为3mm的复合金属线材(如步骤104a),将线径为3mm的复合金属线材经第二粗伸线机拉伸至预定线径为0.90mm的复合金属线材(如步骤104b),最后将线径0.90mm的复合金属线材经第一细伸线机拉伸至预定线径为0.45mm的复合金属线材(如步骤104c),并以0.45mm的复合金属线材作为母线材。
步骤106,将母线材进行电镀处理,在电镀时(如图3所示),将母线材进行表面处理(如步骤106a),在进入步骤106b中判断是否要镀镍(依客户需求),若判断要镀镍时,即于该母线材表面上镀上一层镍层(如步骤106c),在镀镍完成后,将进行镍层的表面清洗(如步骤106e),于该镍层的表面上镀上一层1.50μm的金层,用以防止母线材表面氧化及耐腐蚀的用途(如步骤106f)。在电镀后将金层表面进行清洗(如步骤106g),再将金层表面烘干(如步骤106h)。若在步骤106b中判断不要镀镍材时,直接进入步骤106f中直接于该母线材表面上电镀一层1.50μm的金层,在电镀后将金层表面进行清洗(如步骤106g),再将金层表面烘干(如步骤106h)。
步骤108,在电镀处理后,进行第二次拉伸,将已电镀完成的母线材经第一细伸线机(步骤108a)、极细伸线机(步骤108b)、超极细伸线机(步骤108c)将母线材拉伸至预定线径(如0.0508mm或0.0254mm)的复合金属线。
步骤109,表面清洗,将复合金属线表面清洗。
步骤110,母线材在第二次拉伸完成后,将进行热处理,使复合金属线的物理性质如断裂荷重(Breaking Load)及延展性(Elongation)为预定的所需范围。

该金层2,是通过电镀处理使金披覆在该母线材1的表面上,以形成金层2。
借由该母线材1与金层2所形成的复合金属线,可作为IC、LED及SAW封装导线用。
实施例7
请参阅图1、图2,分别是本发明的复合金属线材制造流程图及图1的局部流程示意图。如图1、图2所示:本发明的复合金属线制造方法,首先,如步骤100,先备有原料,该原料的组成物包括:重量百分比90.00%的银(Ag)、重量百分比0.0001%的金(Au)、重量百分比9.9997%的铜(Cu)组成。
步骤102,进行熔炼制造,将该金、银、铜的原料置入于真空熔炉(如步骤102a)进行熔炼制造,并在真空熔炉中加入不同成份比例微量金属元素铍(Be)及铝(Al)混合调配(如步骤102b),如重量百分比0.0001%的铍(Be)元素及重量百分比0.0001%的Al元素。再由真空熔炉炼制出复合金属合金(Aut、Agw、Cux、Bey、Alz),如步骤102c。再将该复合金属合金经由连续铸造(抽拉)出预定线径为6mm的复合金属线材(如步骤102d)。再通过卷收机将复合金属线材进行卷取(如步骤102e),再进行复合金属线材的成份分析,确定是否为所要的成份(如步骤102f)。
步骤104,在复合金属线材铸造完成后,进行该线径的第一次拉伸,使线径为6mm的复合金属线材经第一粗伸线机拉伸至预定线径为2mm的复合金属线材(如步骤104a),将线径为2mm的复合金属线材经第二粗伸线机拉伸至预定线径为0.90mm的复合金属线材(如步骤104b),最后将线径0.90mm的复合金属线材经第一细伸线机拉伸至预定线径为0.45mm的复合金属线材(如步骤104c),并以0.45mm的复合金属线材作为母线材。

步骤108,在电镀处理后,进行第二次拉伸,将已电镀完成的母线材经第一细伸线机(步骤108a)、极细伸线机(步骤108b)、超极细伸线机(步骤108c)将母线材拉伸至预定线径(如0.0508mm或0.0254mm)的复合金属线。
步骤109,表面清洗,将复合金属线表面清洗。

该金层2,是通过电镀处理使金披覆在该母线材1的表面上,以形成金层2。
借由该母线材1与金层2所形成的复合金属线,可作为IC、LED及SAW封装导线用。
上述仅为本发明的较佳实施例而已,并非用来限定本发明实施的范围。即凡依本发明申请专利范围所做的均等变化与修饰,皆为本发明专利范围所涵盖。
Claims (16)
1.一种封装导线用的复合金属线的制造方法,其特征在于,包括:
a)、先备有金、银、铜原料;
b)、将该原料置入于真空熔炉进行熔炼,并在真空熔炉中加入不同成份比例微量金属元素,以制成复合金属合金,并经复合金属合金抽拉成复合金属线材;
c)、将复合金属线材进行该线径的第一次拉伸至预定线径;
d)、于该复合金属线材表面上至少电镀一层金层;
e)、在电镀后,将进行复合金属线材的线径的第二次拉伸至预定线径。
2.根据权利要求1所述的封装导线用的复合金属线的制造方法,其特征在于,所述步骤a的银材料重量百分比为90.00~99.99%。
3.根据权利要求1所述的封装导线用的复合金属线的制造方法,其特征在于,所述步骤a的金材料重量百分比为0.0001~9.9997%。
4.根据权利要求1所述的封装导线用的复合金属线的制造方法,其特征在于,所述步骤a的铜材料重量百分比为0.0001~9.9997%。
5.根据权利要求1所述的封装导线用的复合金属线的制造方法,其特征在于,所述步骤b中的微量金属元素包含有铍元素,重量百分比为0.0001~9.9997%。
6.根据权利要求1所述的封装导线用的复合金属线的制造方法,其特征在于,所述步骤b中的微量金属元素包含有铝元素,重量百分比为0.0001~9.9997%。
7.根据权利要求1所述的封装导线用的复合金属线的制造方法,其特征在于,所述步骤b中的复合金属合金经由连续铸造出预定线径为4~8mm的复合金属线材,再通过卷收机将复合金属线材进行卷取,再进行复合金属线材的成份分析,确定是否为所要的成份。
8.根据权利要求1所述的封装导线用的复合金属线的制造方法,其特征在于,所述步骤c中的将该复合金属线材经第一粗伸线机拉伸为线径3mm或3mm以下的复合金属线材,再将线径为3mm或3mm以下的复合金属线材经第二粗伸线机拉伸为线径1.00mm或1.00mm以下的复合金属线材,最后将线径1.00mm或1.00mm以下的复合金属线材经第一细伸线机拉伸为线径0.50mm或0.50mm以下的复合金属线材。
9.根据权利要求1所述的封装导线用的复合金属线的制造方法,其特征在于,所述步骤d之前,还包括于该复合金属线材表面上镀上一层镍层的步骤。
10.根据权利要求9所述的封装导线用的复合金属线的制造方法,其特征在于,所述金层厚度为0.10~3.00μm。
11.根据权利要求1所述的封装导线用的复合金属线的制造方法,其特征在于,所述步骤e中进行第二次拉伸,将复合金属线材依序经第一细伸线机、极细伸线机、超极细伸线机拉伸至预定线径的复合金属线材。
12.根据权利要求1所述的封装导线用的复合金属线的制造方法,其特征在于,所述步骤e后将进行表面清洗及热处理。
13.一种封装导线用的复合金属线,其特征在于,包括:
母线材,主要由重量百分比90.00~99.99%的银、重量百分比0.0001~9.9997%的金、重量百分比0.0001~9.9997%的铜的组成物所组成,所述组成物中加入重量百分比0.0001~9.9997%的铍元素及重量百分比0.0001~9.9997%的铝元素的微量金属;
金层,披覆于该母线材的表面上。
14.根据权利要求13所述的封装导线用的复合金属线,其特征在于,所述金层厚度为0.10~3.00μm。
15.一种封装导线用的复合金属线,其特征在于,包括:
母线材,主要由重量百分比90.00~99.99%的银、 重量百分比0.0001~9.9997%的金、重量百分比0.0001~9.9997%的铜的组成物所组成,所述组成物中加入重量百分比0.0001~9.9997%的铍元素及重量百分比0.0001~9.9997%的铝元素的微量金属;
镍层,披覆于该母线材表面上;及
金层,披覆于该镍层的表面上。
16.根据权利要求15所述的封装导线用的复合金属线制成品,其特征在于,所述金层厚度为0.10~3.00μm。
