发明详述
在使用电极组件进行许多RF小时(利用射频功率产生等离子体的以小时计的时间)之后,已用硅电极组件表现出刻蚀速率的下降和刻蚀均匀性的偏移。这种刻蚀性能的下降是由于电极组件硅表面形貌的改变以及电极组件硅表面的污染,两者都是电介质刻蚀过程的结果。
可以对已用电极组件的硅表面进行抛光以便从其上除去黑硅和其它金属污染。通过使用酸性溶液擦拭可以从这些电极组件的硅表面上有效除去金属污染而不会使硅表面变色,这降低了电极组件的结合材料被破坏的危险。因此,通过清洗电极组件可以使工艺窗口的刻蚀速率和刻蚀均匀性恢复到可接受的水平。
电介质刻蚀系统(例如Lam 2300 Exelan和Lam ExelanHPT)可以包含含有出气口的硅喷头状(showerhead)电极组件。如共有美国专利No.6,376,385中所公开的(这里通过引用将其并入本文):(可以在其中进行半导体衬底如单个晶片的处理的)等离子体反应腔的电极组件可以包括支承元件如石墨背衬环或元件,电极如均匀厚度的圆盘形式的硅喷头状电极,以及支承元件和电极之间的弹性体接头。该弹性体接头容许支承元件和电极之间的移动以便补偿电极组件的温度循环所导致的热膨胀。该弹性体接头可包括导电和/或导热的填充物,并且该弹性体可以是在高温下稳定的催化剂固化的聚合物。例如,该弹性体结合材料可包含硅聚合物和铝合金粉末填充物。为了避免酸性溶液与电极组件的结合材料的接触(该接触会损坏该结合材料),优选用酸性溶液擦拭已用电极组件的硅表面。
另外,电极组件可包含围绕内电极并可选通过电介质材料环与其隔开的外电极环或元件。该外电极元件可用于扩展电极以便处理更大的晶片,例如300mm的晶片。外电极元件的硅表面可包含平坦的表面和斜的外边缘。与内电极相似,外电极元件优选配备有背衬元件,例如,该外部环可包含电接地的环,外电极元件与该环弹性体结合。内电极和/或外电极元件的背衬元件可具有用于在电容耦合等离子体加工工具中进行安装的安装孔。内电极和外电极元件优选都包含单晶硅,以使电极组件的污染物最少化。外电极元件可包含多个以环形布局排列的单晶硅片段(例如六个片段),每个片段都与背衬元件结合(例如弹性体结合)。此外,环形布局中的相邻片段可以重叠,相邻片段之间存在间隙或者接头。
用于电介质刻蚀工具中的硅电极组件在使用该电极组件运行许多RF小时之后劣化,这部分是由于黑硅的形成。“黑硅”可以形成于等离子体暴露的硅表面上,这是由于该表面在等离子体加工操作期间被淀积在该表面上的污染物微掩蔽。受黑硅形成影响的具体等离子体加工条件包括如在低K通路(vias)刻蚀期间所采用的适当RF功率下的高氮以及低的氧和CxFy浓度。微掩蔽的表面区域的尺度可以是约10nm到约10微米。尽管不希望受任何具体理论限制,但认为硅电极(或者其它硅部件)的等离子体暴露表面上发生黑硅形成是等离子体加工操作期间硅电极上的非邻近(non-contiguous)聚合物淀积的结果。
在刻蚀半导体衬底上的电介质材料(例如氧化硅或低k电介质材料层)的主要刻蚀步骤期间,非邻近的聚合物淀积可以形成在等离子体暴露的表面上,例如硅上电极的底表面。聚合物淀积一般形成三维、岛状生成物(formation),其选择性地保护下面的表面不被刻蚀。一旦形成针状生成物,这时聚合物淀积会优先在针尖上形成,从而在后续衬底的主要刻蚀步骤期间促进微掩蔽机制和黑硅的扩展。(一个或多个)微掩蔽的表面区域的不均匀、各向异性刻蚀导致在表面上形成紧密间隔的针状或棒状的部件。这些部件会阻止光从硅表面的这些改性区域上反射,这会使这些区域具有黑色外观。这些针状微部件紧密间隔,并且一般可具有约10nm(0.01μm)至约50000nm(50μm)的长度(在一些情况中可以具有长达约1mm或者甚至更长的长度),并且一般具有约10nm至约50μm的宽度。
受黑硅影响的电极组件的硅表面可以通过抛光恢复。在抛光之前,可以对电极组件进行预清洗以便去除外来杂质。这种预清洗可以包括CO2雪喷射,其包括将干冰的小片(例如通过将液态CO2经喷嘴膨胀至大气压产生,由此形成CO2的软片)流导向待处理的表面,使得这些小片撞击衬底上的尺寸小于1微米的小微粒污染物,然后通过升华气化将这些污染物从表面上剥离。然后,一般使这些污染物和CO2气体通过过滤器,例如高效微粒空气(HEPA)过滤器,在其中收集污染物并将气体释放。适宜的造雪装置的实例是可购自Vatran Systems公司(Chula Vista,CA)的Snow Gun-IITM。在抛光之前,可以用丙酮和/或者异丙醇清洗电极组件。例如,可以将电极组件浸入丙酮持续30分钟然后进行擦拭以除去有机污渍或者沉淀物。
抛光包括使用适当粗糙度等级数的砂轮在车床上研磨电极组件的表面,并使用另一个砂轮将电极组件表面抛光至需要的光洁度(例如8微英寸)。优选地,在恒定流动的水中抛光硅表面,以便除去污物并保持电极组件湿润。当添加水时,在抛光期间会产生料浆,需要将该料浆从电极组件表面上清洗掉。可以首先使用ErgoSCRUBTM和ScrubDISK抛光电极组件。抛光程序(即所用抛光纸的选择和顺序)取决于电极组件的硅表面的损伤程度。
如果在硅电极组件上观察到严重的点蚀或损伤,则抛光可以用例如140或160粒度的金刚石抛光盘开始,直到获得均匀的平坦表面。随后的抛光可以采用例如220、280、360、800、和/或1350粒度的金刚石抛光盘。如果在硅电极组件上观察到较小的点蚀或损伤,则抛光可以用例如280粒度的金刚石抛光盘开始,直到获得均匀的平坦表面。接随后的抛光可以采用例如360、800、和/或1350粒度的金刚石抛光盘。
在抛光期间,将电极组件附着在转速优选为约40-160rpm的旋转台上。在抛光期间优选施加均匀但不强的力,因为强的力可能对电极组件的硅表面或结合区域造成损伤。因此,抛光过程会耗费大量时间,取决于电极组件上的点蚀或损伤的程度。在抛光期间,优选维持外电极环或元件的形状和角度(例如,平坦表面和斜的外边缘之间的界面)。为了使陷入电极组件的出气口内部和接头中的颗粒最少,在更换抛光盘时,可使用去离子水枪从出气口和接头中除去抛光期间产生的颗粒,并且可以使用UltraSOLVScrubPADs从抛光盘上除去颗粒。
在抛光之后,优选用去离子水冲洗电极组件并吹干。可以用例如Surfscan系统测量电极组件的表面粗糙度。电极组件的表面粗糙度优选为约8微英寸或更小。
优选将电极组件浸入80℃的去离子水中1小时,以便使可能陷入电极组件的出气口和接头中的颗粒松动。可以在约60℃的去离子水中超声清洗电极组件30分钟以便从电极组件表面上除去颗粒。在超声清洗期间可将电极组件在超声槽中上下移动,以帮助除去陷入的颗粒。
可以使用氮气/去离子水枪在低于或等于50psi的压力下清洗电极组件,包括电极组件的出气口和接头或者安装孔。由于已用电极组件的石墨表面可能具有疏松的表面结构,因此可能需要特殊的操纵来避免对电极组件的石墨背衬元件造成损伤或冲击。可以使用洁净室专用纸、尼龙丝、或者白线来检查从例如电极组件的出气口和接头的颗粒去除品质。可以用氮气枪在低于或者等于50psi的压力下对电极组件进行干燥。
通过使用包含氢氟酸、硝酸、醋酸和去离子水的酸性溶液清洗硅表面,可以从电极组件(优选抛光过的电极组件)的硅表面上除去金属污染物,例如Al、Ca、Cr、Cu、Fe、K、Li、Mg、Mo、Na、Ni和Ti,而不会使硅表面变色。使用含氢氟酸,硝酸,醋酸和去离子水的酸性溶液进行清洗不会引起硅表面形貌损伤,例如点蚀或者表面粗糙,或者硅表面颜色改变,这种颜色改变反映了表面不清洁以及氧化状态的改变。
对于酸性溶液中的氢氟酸和硝酸组分,氢氟酸和硝酸的溶液与电极组件的硅表面之间的化学反应如下:

由于氢氟酸低的反应常数k1:1.3×10-3mol/L,氢氟酸的溶解速率低。使用含氢氟酸的溶液处理之后,红外光谱分析可以揭示硅电极的硅表面被Si-H(单氢),Si-H2(双氢),和Si-H3(三氢)所覆盖。
尽管不希望受理论限制,但认为在通过氢氟酸和硝酸的酸性溶液对硅进行刻蚀时,发生一种电化学反应,其中硅被硝酸氧化,然后氧化的硅被氢氟酸溶解。在具有低浓度氢氟酸的酸性溶液中,刻蚀过程在0-50℃温度下的活化能是4kcal/mol。这个单一的低数值是扩散控制过程的特征,低浓度下不同硅材料的刻蚀速率基本相同的事实说明了这一点。相反,在具有高浓度氢氟酸的酸性溶液中,观察到两种不同的活化能。在高温下活化能是10-14kcal/mol,在低温下活化能是约20kcal/mol。这些值是表面控制过程的特征,其中硅的掺杂剂浓度、硅的晶体取向以及硅的缺陷在刻蚀过程起作用。
因此在清洗电极组件的硅表面期间,该酸性溶液优选包含低浓度的氢氟酸,以便避免刻蚀速率对掺杂剂浓度、晶体取向的依赖。与各向异性(单方向)硅刻蚀相反,该酸性溶液优选对硅进行各向同性刻蚀(无方向性,即刻蚀速率在所有方向均相对恒定)。尽管氢氟酸可以通过与金属杂质形成络合离子除去一些金属杂质,但氢氟酸不能有效去除例如Cu。而硝酸作为一种强氧化剂,可以与杂质例如Al、Ca、Cr、Cu、Fe、K、Li、Mg、Mo、Na、Ni、Ti、Zn以及它们的组合反应形成易于被除去的离子。硝酸优选以不会引起清洗的硅表面颜色改变的量存在。
因此,氢氟酸和硝酸的酸性溶液可以获得高的硅电极去污效率,以便满足0.1微米和更小的小刻蚀特征尺寸的电介质刻蚀处理的需要。然而,由于硝酸是一种强氧化剂,当被污染的硅表面暴露在氢氟酸和硝酸的溶液中时,硝酸不但氧化金属污染物而且与硅反应,从而引起硅表面的颜色改变,包括绿色、蓝色、褐色和紫色。实验表明,即使对于用去离子水冲洗的已抛光硅电极组件,用氢氟酸和硝酸的溶液擦拭硅表面也会引起硅表面的颜色从明亮的均匀颜色变成淡绿色、淡蓝色、淡褐色或者淡紫色,这取决于硅表面上存在的金属污染物。
为了控制氧化速率并提供缓冲溶液以维持恒定的pH值,加入醋酸来避免硅表面的颜色变化,同时维持高的去污效率和表面清洁度。然而,由于高浓度的醋酸可能使硅表面反应变慢并降低清洗效率,因此硅表面可能呈现出颜色变化。此外,醋酸可能与污染物例如金属离子形成络合离子。因此,该酸性溶液可以包含0.25-1体积%的氢氟酸,10-40体积%的硝酸和10-20体积%的醋酸。
为了降低电极组件的结合材料被酸性溶液化学侵蚀的危险,优选通过擦拭,而不是将电极组件浸入酸性溶液中,来使电极组件的硅表面与酸性溶液接触从而除去金属污染物。因此通过仅使电极组件的硅表面与酸性溶液接触并借助在清洗硅表面时容许电极组件的硅表面被朝下支承的夹具,从而避免了酸性溶液与背衬元件或结合区域的意外接触。使电极组件的硅表面被朝下支承,则施用到硅表面上的过量酸性溶液从硅表面上滴落之后可以被收集,而不会流到背衬元件或结合区域上。如果背衬元件和结合区域接触了酸性溶液,则优选立即用去离子水对其进行清洗。另外,在用酸性溶液进行清洗之前,优选用掩蔽材料和/或耐化学胶带进行覆盖来保护暴露的电极组件的结合材料。
避免酸性溶液与背衬元件或者结合区域意外接触的另外措施包括在使用压缩氮气进行擦拭后干燥电极组件,从背衬元件向下吹硅表面,从而将任何残留的溶液从硅表面上吹掉。擦拭后,通过用去离子水冲洗电极组件将溶液从电极组件上除去。类似地,通过用去离子水冲洗背衬元件然后用去离子水冲洗硅表面,可进一步减小用去离子水冲洗期间残留的酸性溶液对结合材料的潜在侵蚀。将电极组件支承在夹具中并使硅表面朝下,可以从背衬元件往下至硅表面并且通过气孔(如果存在时)冲洗电极组件。
尺寸与待清洗的电极组件匹配的夹具有坚实的基座,以及三个或更多个支承元件,这些支承元件将电极组件抬起高于工作台表面,从而允许电极组件的表面朝下被清洗。如图1A中所示,显示了清洗期间用于支承电极组件的夹具,而图1B显示了图1A的放大区域,每个支承元件的顶部优选具有放置电极组件的台阶,该台阶防止电极组件从支承元件上滑落。支承元件和基座优选涂覆有化学抗性的材料或者由该材料制成,例如化学耐酸的Teflon(聚四氟乙烯)。
金属污染物清洗的程序可包括通过用丙酮和/或异丙醇擦拭电极组件的预清洗,和使用去离子水冲洗随后使用酸性溶液擦拭电极组件的硅表面,使用去离子水冲洗电极组件并用氮气吹干,再次用酸性溶液擦拭硅表面,使用去离子水冲洗电极组件,在离子水中超声清洗电极组件60分钟,使用用去离子水冲洗电极组件并用氮气吹干,和在120℃下烘烤电极组件2小时。
在恢复之前和恢复之后优选对电极组件进行检查,以便确保恢复的电极组件满足产品规格。检查可以包括测量,例如尺寸(如厚度)、表面粗糙度(Ra,例如16微英寸或更小,优选8微英寸或更小)、表面清洁度(感应耦合等离子体质谱分析)、通过例如QIII+表面颗粒探测器(Pentagon Technologies,Livermore,CA)测量的表面颗粒计数、表面形貌(例如通过扫描电子显微镜法(SEM))以及黑硅点蚀坑和刻蚀深度的测量。此外,优选对恢复后的电极组件的等离子体刻蚀腔性能进行测试,以确保恢复的电极组件表现出可接受的刻蚀速率和刻蚀均匀性。

实施例
提供清洗硅电极组件表面的下列方法进行举例说明,而并非进行限制。
在所测试的酸性溶液中,以49%氢氟酸浓度的水溶液形式将氢氟酸加入到该溶液中,以70%硝酸浓度的水溶液形式将硝酸加入到该溶液中,将非稀释形式、即100%浓度的醋酸加入醋酸。
实施例1
通过抛光并使用含1%氢氟酸、30%硝酸和15%醋酸的溶液擦拭硅电极表面来清洗电极组件,没有引起硅表面颜色改变、点蚀或损伤。该溶液具有65/秒的硅刻蚀速率。
实施例2
通过抛光并使用含1%氢氟酸、40%硝酸和15%醋酸的溶液擦拭硅电极表面来清洗电极组件,没有引起硅表面颜色改变、点蚀或损伤。该溶液具有70/秒的硅刻蚀速率。
实施例3
