Abstract
ファブリペロー干渉フィルタは、固定ミラー部を含む固定層と、空隙を介して固定ミラー部と向かい合っている可動ミラー部を含む可動層と、を備える。可動ミラー部は、光透過領域に対応している第1部分と、固定ミラー部と可動ミラー部とが向かい合っている方向から見た場合に第1部分を包囲している第2部分と、を含む。第1部分が配置されており且つ光透過領域に対応している領域の面積は、第2部分が配置されており且つ光透過領域を包囲している環状の領域の面積よりも大きい。第1部分の外縁と空隙の外縁との距離は、空隙の厚さよりも大きい。
Description
本開示は、ファブリペロー干渉フィルタに関する。
固定ミラー部を含む固定層と、空隙を介して固定ミラー部と向かい合っている可動ミラー部を含む可動層と、を備えるファブリペロー干渉フィルタであって、静電気力によって固定ミラー部と可動ミラー部との距離が調整されるものが知られている(例えば、特許文献1参照)。
上述したようなファブリペロー干渉フィルタでは、所望の波長を有する光を透過させるための光透過領域を如何に広くし得るかが重要となる場合がある。しかし、単にファブリペロー干渉フィルタを大型化しただけでは、ノイズ光も透過させてしまい、SN比が劣化するおそれがある。
そこで、本開示は、所望の波長を有する光を透過させるための光透過領域を適切に確保することができるファブリペロー干渉フィルタを提供することを目的とする。
本開示の一側面のファブリペロー干渉フィルタは、[1]「固定ミラー部を含む固定層と、空隙を介して前記固定ミラー部と向かい合っている可動ミラー部を含む可動層と、を備え、前記可動ミラー部は、光透過領域に対応している第1部分と、前記固定ミラー部と前記可動ミラー部とが向かい合っている方向から見た場合に前記第1部分を包囲している第2部分と、を含み、前記可動ミラー部は、静電気力によって前記第2部分の少なくとも一部が変形することで前記光透過領域において前記固定ミラー部と前記第1部分との距離が調整されるように構成されており、前記方向から見た場合に前記第1部分が配置されており且つ前記光透過領域に対応している領域の面積は、前記方向から見た場合に前記第2部分が配置されており且つ前記光透過領域を包囲している環状の領域の面積よりも大きく、前記方向から見た場合における前記第1部分の外縁と前記空隙の外縁との距離は、前記方向における前記空隙の厚さよりも大きい、ファブリペロー干渉フィルタ」である。
上記ファブリペロー干渉フィルタでは、固定ミラー部と可動ミラー部とが向かい合っている方向から見た場合に、第1部分が配置されており且つ光透過領域に対応している領域の面積が、静電気力によって変形する第2部分が配置されており且つ光透過領域を包囲している環状の領域の面積よりも大きい。これにより、所望の波長を有する光を透過させるための光透過領域を十分な広さで確保することができる。また、上記ファブリペロー干渉フィルタでは、固定ミラー部と可動ミラー部とが向かい合っている方向から見た場合における第1部分の外縁と空隙の外縁との距離が、固定ミラー部と可動ミラー部とが向かい合っている方向における空隙の厚さよりも大きい。これにより、静電気力によって変形する第2部分を十分な幅で確保することができるため、固定ミラー部に対する第1部分の平行度を向上させて、ノイズ光の透過を抑制することができる。よって、上記ファブリペロー干渉フィルタによれば、所望の波長を有する光を透過させるための光透過領域を適切に確保することができる。
本開示の一側面のファブリペロー干渉フィルタは、[2]「前記光透過領域に対応している開口が形成された遮光層を更に備える、上記[1]に記載のファブリペロー干渉フィルタ」であってもよい。当該ファブリペロー干渉フィルタによれば、静電気力によって変形する第2部分を透過した光が出射されるのを抑制することができる。
本開示の一側面のファブリペロー干渉フィルタは、[3]「前記第2部分は、前記方向から見た場合に前記第1部分を包囲している内側部分と、前記方向から見た場合に前記内側部分を包囲している外側部分と、を含み、前記内側部分には、前記方向から見た場合に前記第1部分を包囲している複数の溝、及び、前記方向における両側に開口している複数の貫通孔の少なくとも一方が形成されている、上記[1]又は[2]に記載のファブリペロー干渉フィルタ」であってもよい。当該ファブリペロー干渉フィルタによれば、第2部分を変形しやすくすることができ、固定ミラー部に対する第1部分の平行度をより一層向上させることができる。
本開示の一側面のファブリペロー干渉フィルタは、[4]「前記方向から見た場合における前記外側部分の幅は、前記方向から見た場合における前記内側部分の幅よりも大きい、上記[3]に記載のファブリペロー干渉フィルタ」であってもよい。当該ファブリペロー干渉フィルタによれば、第2部分を変形しやすくすることができ、固定ミラー部に対する第1部分の平行度をより一層向上させることができる。
本開示の一側面のファブリペロー干渉フィルタは、[5]「前記方向から見た場合における前記外側部分の幅は、前記方向における前記空隙の前記厚さよりも大きい、上記[3]又は[4]に記載のファブリペロー干渉フィルタ」であってもよい。当該ファブリペロー干渉フィルタによれば、第2部分を変形しやすくすることができ、固定ミラー部に対する第1部分の平行度をより一層向上させることができる。
本開示の一側面のファブリペロー干渉フィルタは、[6]「前記方向から見た場合における前記空隙の面積は、前記方向から見た場合における前記固定層の面積の1/2倍よりも大きく、且つ前記方向から見た場合における前記可動層の面積の1/2倍よりも大きい、上記[1]~[5]のいずれか一つに記載のファブリペロー干渉フィルタ」であってもよい。当該ファブリペロー干渉フィルタによれば、ファブリペロー干渉フィルタの大型化を抑制しつつ、所望の波長を有する光を透過させるための光透過領域を十分な広さで確保することができる。
本開示の一側面のファブリペロー干渉フィルタは、[7]「第1端子と、第2端子と、を更に備え、前記固定層は、前記第1端子と電気的に接続された固定電極を更に含み、前記可動層は、前記第2端子と電気的に接続された可動電極を更に含み、前記方向から見た場合における前記空隙の前記外縁と前記第1端子の外縁との距離、及び、前記方向から見た場合における前記空隙の前記外縁と前記第2端子の外縁との距離の少なくとも一方は、前記方向から見た場合における前記第1部分の前記外縁と前記空隙の前記外縁との前記距離よりも大きい、上記[1]~[6]のいずれか一つに記載のファブリペロー干渉フィルタ」であってもよい。当該ファブリペロー干渉フィルタによれば、空隙の外縁と第1端子の外縁との距離が第1部分の外縁と空隙の外縁との距離よりも大きい場合には、第1端子に外力が作用した際に当該外力が可動ミラー部に及びにくくなり、空隙の外縁と第2端子の外縁との距離が第1部分の外縁と空隙の外縁との距離よりも大きい場合には、第2端子に外力が作用した際に当該外力が可動ミラー部に及びにくくなるため、空隙を介して固定ミラー部と向かい合っている可動ミラー部が損傷するのを抑制することができる。
本開示の一側面のファブリペロー干渉フィルタは、[8]「前記方向から見た場合に、前記第1部分の前記外縁及び前記空隙の前記外縁は、同一の中心を有する円形状を呈している、上記[1]~[7]のいずれか一つに記載のファブリペロー干渉フィルタ」であってもよい。当該ファブリペロー干渉フィルタによれば、所望の波長を有する光を透過させるための光透過領域をより適切に確保することができる。
本開示によれば、所望の波長を有する光を透過させるための光透過領域を適切に確保することができるファブリペロー干渉フィルタを提供することが可能となる。
以下、本開示の実施形態について、図面を参照して詳細に説明する。なお、各図において同一又は相当部分には同一符号を付し、重複する説明を省略する。

図1及び図2に示されるように、ファブリペロー干渉フィルタ1は、光透過領域1aを有している。一例として、ファブリペロー干渉フィルタ1は、直線Lを中心線とする正方形板状を呈しており、光透過領域1aは、直線Lを中心線とする円柱状を呈している。ファブリペロー干渉フィルタ1は、固定ミラー部11及び可動ミラー部12を含んでいる。可動ミラー部12は、方向αにおいて空隙Sを介して固定ミラー部11と向かい合っている。
ファブリペロー干渉フィルタ1は、基板21を備えている。基板21における一方の側の表面21aには、反射防止層31、第1積層体(固定層)32、中間層33及び第2積層体(可動層)34がこの順序で積層されている。基板21の形状は、例えば、直線Lを中心線とする正方形板状である。基板21の材料は、例えば、シリコン、石英、ガラス等である。基板21の材料がシリコンである場合、反射防止層31及び中間層33のそれぞれの材料は、例えば、酸化シリコン等である。中間層33の厚さは、例えば、設計中心波長の1/2の整数倍である。中間層33は、枠状に形成されており、第1積層体32と第2積層体34との間において空隙Sを画定している。本実施形態では、空隙Sの形状は、直線Lを中心線とする円柱状である。なお、中間層33の厚さは、必要に応じて、設計中心波長の1/2の整数倍よりも大きくされてもよい。
第1積層体32は、固定ミラー部11を含んでいる。固定ミラー部11は、第1積層体32のうち、方向αから見た場合に空隙Sと重なっている部分である。固定ミラー部11は、反射防止層31を介して基板21に支持されている。一例として、第1積層体32は、複数のポリシリコン層と複数の窒化シリコン層とが一層ずつ交互に積層されることで構成されている。固定ミラー部11を構成する各層の光学厚さは、例えば、設計中心波長の1/4の整数倍である。なお、窒化シリコン層の代わりに酸化シリコン層が用いられてもよい。
第2積層体34は、可動ミラー部12を含んでいる。可動ミラー部12は、第2積層体34のうち、方向αから見た場合に空隙Sと重なっている部分である。可動ミラー部12は、反射防止層31、第1積層体32及び中間層33を介して基板21に支持されている。一例として、第2積層体34は、複数のポリシリコン層と複数の窒化シリコン層とが一層ずつ交互に積層されることで構成されている。可動ミラー部12を構成する各層の光学厚さは、例えば、設計中心波長の1/4の整数倍である。なお、窒化シリコン層の代わりに酸化シリコン層が用いられてもよい。
固定ミラー部11には、固定電極13及び補償電極14が形成されている。つまり、第1積層体32は、固定電極13及び補償電極14を含んでいる。固定電極13は、方向αから見た場合に光透過領域1aを包囲している。方向αから見た場合における固定電極13の形状は、例えば、円環状である。補償電極14は、光透過領域1aに対応している。方向αから見た場合における補償電極14の形状は、例えば、円形状であり、方向αから見た場合における光透過領域1aの形状と略同一である。一例として、固定電極13及び補償電極14のそれぞれは、第1積層体32を構成する同一のポリシリコン層の一部分に不純物をドープして当該一部分を低抵抗化することで形成されている。
可動ミラー部12には、可動電極15が形成されている。つまり、第2積層体34は、可動電極15を含んでいる。可動電極15は、方向αにおいて空隙Sを介して固定電極13及び補償電極14と向かい合っている。方向αから見た場合における補償電極14の形状は、例えば、円形状である。一例として、可動電極15は、第2積層体34を構成するポリシリコン層の一部分に不純物をドープして当該一部分を低抵抗化することで形成されている。
ファブリペロー干渉フィルタ1は、一対の第1端子16及び一対の第2端子17を備えている。一対の第1端子16及び一対の第2端子17は、方向αから見た場合に第1端子16及び第2端子17が対角線上に位置するように、基板21の角部に配置されている。各第1端子16は、第2積層体34における基板21とは反対側の表面34aから第1積層体32における基板21とは反対側の表面32aに至る凹部内に配置されている。各第1端子16は、配線13aを介して固定電極13と電気的に接続されている。各第2端子17は、第2積層体34の表面34aから中間層33に至る凹部内に配置されている。各第2端子17は、配線14aを介して補償電極14と電気的に接続されていると共に、配線15aを介して可動電極15と電気的に接続されている。
第1積層体32には、一対のトレンチ18aが形成されている。各トレンチ18aは、配線14aのうち各第2端子17から方向αに沿って延在している部分を包囲している。各トレンチ18aは、固定電極13と配線14aとを電気的に絶縁している。第1積層体32には、複数のトレンチ18bが形成されている。複数のトレンチ18bは、固定電極13の内側において補償電極14を包囲している。複数のトレンチ18は、例えば、同心円状に並んでいる。複数のトレンチ18bは、固定電極13と補償電極14とを電気的に絶縁している。第2積層体34には、一対のトレンチ19が形成されている。各トレンチ19は、各第1端子16を包囲している。各トレンチ19は、各第1端子16と可動電極15とを電気的に絶縁している。各トレンチ18a,18b,19内の領域は、絶縁材料であってもよいし、空隙であってもよい。
基板21における他方の側の表面21bには、反射防止層41、第3積層体42、中間層43及び第4積層体44がこの順序で積層されている。反射防止層41及び中間層43は、それぞれ、反射防止層31及び中間層33と同様の構成を有している。第3積層体42及び第4積層体44は、それぞれ、基板21を基準として第1積層体32及び第2積層体34と対称の積層構造を有している。反射防止層41、第3積層体42、中間層43及び第4積層体44は、基板21の反りを抑制する機能を有している。
第3積層体42、中間層43及び第4積層体44には、開口40aが形成されている。開口40aは、光透過領域1aに対応している。方向αから見た場合における開口40aの形状は、例えば、円形状であり、方向αから見た場合における光透過領域1aの形状と略同一である。開口40aは、基板21とは反対側に開口している。開口40aの底面は、反射防止層41に至っている。第4積層体44における基板21とは反対側の表面には、遮光層45が積層されている。遮光層45には、開口45aが形成されている。開口45aは、光透過領域1aに対応している。遮光層45の材料は、例えば、アルミニウム等である。遮光層45における基板21とは反対側の表面、及び開口45a,40aの内面には、保護層46が形成されている。保護層46の材料は、例えば、酸化アルミニウム等である。なお、保護層46の厚さを100nm以下(好ましくは、30nm程度)にすることで、保護層46による光学的な影響を無視することができる。

可動ミラー部12は、第1部分121及び第2部分122を含んでいる。第1部分121は、光透過領域1aに対応している。方向αから見た場合における第1部分121の形状は、例えば、円形状であり、方向αから見た場合における光透過領域1aの形状と略同一である。第2部分122は、方向αから見た場合に第1部分121を包囲している。方向αから見た場合における第2部分122の形状は、例えば、円環状である。本実施形態では、方向αから見た場合に、第2部分122の全体が遮光層45の開口45aの外側に位置している。
第2部分122は、内側部分122a及び外側部分122bを含んでいる。内側部分122aは、方向αから見た場合に第1部分121を包囲している。方向αから見た場合における内側部分122aの形状は、例えば、円環状である。外側部分122bは、方向αから見た場合に内側部分122aを包囲している。方向αから見た場合における外側部分122bの形状は、例えば、円環状である。
可動ミラー部12は、静電気力によって第2部分122の少なくとも一部が変形することで光透過領域1aにおいて固定ミラー部11と第1部分121との距離が調整されるように構成されている。具体的には、第2部分122の内側部分122aには、図3に示されるように、複数の溝35及び複数の貫通孔36が形成されている。複数の溝35は、方向αから見た場合に第1部分121を包囲している。複数の溝35は、例えば、同心円状に並んでおり、方向αにおいて複数のトレンチ18と向かい合っている。各溝35は、空隙Sとは反対側に開口しており、第1積層体32を構成する複数のポリシリコン層及び複数の窒化シリコン層が空隙S側に部分的に落ち込むことで形成されている。一例として、各溝35の幅は0.1~100μmであり、隣り合う溝35の間の距離は1~250μmである。なお、各溝35は、連続的に延在するものに限定されず、断続的に延在するものであってもよい。また、隣り合う溝35は、一部において繋がっていてもよい。
各貫通孔36は、方向αにおける両側に開口している。すなわち、各貫通孔36は、空隙S側及びその反対側に開口している。複数の貫通孔36の少なくとも一部は、隣り合う溝35の間に位置している。方向αから見た場合における各貫通孔36の形状は、例えば、円形状である。一例として、各貫通孔36の直径は1~10μmであり、隣り合う貫通孔36の間の距離は10~100μmである。なお、複数の貫通孔36は、内側部分122aだけでなく、可動ミラー部12の全体に形成されている(図1及び図2では図示省略)。複数の貫通孔36は、可動ミラー部12の機能に実質的に影響を与えない程度に、均一に分散して形成されている。複数の貫通孔36は、エッチングによって中間層33の一部を除去することで空隙Sを形成する際に用いられたものである。

ファブリペロー干渉フィルタ1では、第1端子16及び第2端子17を介して固定電極13及び可動電極15に電圧が印加されることで固定電極13と可動電極15との間に電位差が発生すると、当該電位差に応じた静電気力が固定電極13と可動電極15との間に発生する。これにより、可動ミラー部12が第2部分122において変形して第1部分121が固定ミラー部11に引き付けられ、光透過領域1aにおいて固定ミラー部11と第1部分121との距離が調整される。このとき、方向αにおいて第1部分121と向かい合っている補償電極14が可動電極15と同電位であるため、光透過領域1aにおいて可動ミラー部12の第1部分121が平坦に保たれる。
このように、ファブリペロー干渉フィルタ1では、固定ミラー部11と可動ミラー部12の第1部分121との距離が可変とされている。ここで、ファブリペロー干渉フィルタ1の光透過領域1aを透過する光の波長は、固定ミラー部11と可動ミラー部12の第1部分121との距離に依存する。したがって、固定電極13及び可動電極15に印加する電圧(固定電極13と可動電極15との間に発生する電位差)を調整することで、ファブリペロー干渉フィルタ1を透過する光の波長を選択することができる。なお、光は、可動ミラー部12側から開口40a側に光透過領域1aを透過してもよいし、開口40a側から可動ミラー部12側に光透過領域1aを透過してもよい。

図1に示されるように、方向αから見た場合に第1部分121が配置されており且つ光透過領域1aに対応している領域の面積は、方向αから見た場合に第2部分122が配置されており且つ光透過領域1aを包囲している環状の領域の面積よりも大きい。方向αから見た場合における空隙Sの面積は、方向αから見た場合における第1積層体32の面積の1/2倍よりも大きく、且つ方向αから見た場合における第2積層体34の面積の1/2倍よりも大きい。本実施形態では、「方向αから見た場合に第1部分121が配置されており且つ光透過領域1aに対応している領域の面積」は、「第1部分121」及び「第1部分121に形成された複数の貫通孔36」の合計の面積である。また、「方向αから見た場合に第2部分122が配置されており且つ光透過領域1aを包囲している環状の領域の面積」は、「第2部分122」及び「第2部分122に形成された複数の貫通孔36」の合計の面積である。なお、方向αから見た場合に複数の第2部分122が第1部分121を包囲している場合には、「方向αから見た場合に第2部分122が配置されており且つ光透過領域1aを包囲している環状の領域の面積」は、「複数の第2部分122」及び「隣り合う第2部分122の間の領域(空隙)」の合計の面積である。「方向αから見た場合に第2部分122が配置されており且つ光透過領域1aを包囲している環状の領域の面積」は、「方向αから見た場合に第2部分122に外接する円の面積」から「方向αから見た場合に第1部分121が配置されており且つ光透過領域1aに対応している領域の面積」を引いた値でもある。
図1及び図2に示されるように、方向αから見た場合における第1部分121の外縁121Eと空隙Sの外縁S1との距離Aは、方向αにおける空隙Sの厚さTよりも大きい。方向αから見た場合における外側部分122bの幅Cは、方向αから見た場合における内側部分122aの幅Bよりも大きい。方向αから見た場合における外側部分122bの幅Cは、方向αにおける空隙Sの厚さTよりも大きい。
距離Aは、直線Lを含む断面での「第1部分121の外縁121Eと空隙Sの外縁S1との距離」であり、直線Lを含む任意の断面において当該距離が一定でない場合には、そのうちの最小値を意味する。厚さTは、固定電極13及び可動電極15に電圧が印可されていない状態での「固定ミラー部11における空隙S側の表面と可動ミラー部12の第1部分121における空隙S側の表面との距離」である。厚さTは、例えば可動ミラー部12に応力やゆがみが生じていない場合には、中間層33の厚さに等しいが、例えば可動ミラー部12に応力やゆがみが生じている場合には、中間層33の厚さよりも大きくなるか、或いは小さくなる。幅Bは、直線Lを含む断面での「内側部分122aの幅」であり、直線Lを含む任意の断面において当該幅が一定でない場合には、そのうちの最大値を意味する。幅Cは、直線Lを含む断面での「外側部分122bの幅」であり、直線Lを含む任意の断面において当該幅が一定でない場合には、そのうちの最小値を意味する。
本実施形態では、方向αから見た場合に、第1部分121の外縁121E及び空隙Sの外縁S1は、同一の中心を有する円形状を呈している。したがって、直線Lを含む任意の断面において、距離Aは、略一定であり、厚さTよりも大きい。同様に、直線Lを含む任意の断面において、幅Cは、略一定であり、厚さTよりも大きい。なお、本実施形態では、方向αから見た場合における空隙Sの外縁S1は、方向αから見た場合における第2部分122の外縁122Eに一致している。
図1に示されるように、方向αから見た場合における空隙Sの外縁S1と第1端子16の外縁との距離D1は、方向αから見た場合における第1部分121の外縁121Eと空隙Sの外縁S1との距離Aよりも大きい。方向αから見た場合における空隙Sの外縁S1と第2端子17の外縁との距離D2は、方向αから見た場合における第1部分121の外縁121Eと空隙Sの外縁S1との距離Aよりも大きい。距離D1は、方向αから見た場合における空隙Sの外縁S1と第1端子16の外縁との最短距離である。距離D2は、方向αから見た場合における空隙Sの外縁S1と第2端子17の外縁との最短距離である。
一例としての各部の寸法は、次のとおりである。基板21の一辺の長さは1~50mmである。光透過領域1aの直径、第1部分121の外縁121Eの直径、及び開口40aの直径は、それぞれ、0.3~45mmである。空隙Sの外縁S1の直径、及び第2部分122の外縁122Eの直径は、それぞれ、0.5~48mmである。空隙Sの厚さTは、数十nm~数十μmである。

ファブリペロー干渉フィルタ1では、方向αから見た場合に、第1部分121が配置されており且つ光透過領域1aに対応している領域の面積が、静電気力によって変形する第2部分122が配置されており且つ光透過領域1aを包囲している環状の領域の面積よりも大きい。これにより、所望の波長を有する光を透過させるための光透過領域1aを十分な広さで確保することができる。第1部分121を透過した光は信号光となるのに対して、静電気力によって変形する第2部分122を透過した光はノイズ光となるため、この構成は、SN比に優れた信号を取得する上で極めて有効である。また、ファブリペロー干渉フィルタ1では、方向αから見た場合における第1部分121の外縁121Eと空隙Sの外縁S1との距離Aが、方向αにおける空隙Sの厚さTよりも大きい。これにより、静電気力によって変形する第2部分122を十分な幅で確保することができるため、固定ミラー部11に対する第1部分121の平行度を向上させて、ノイズ光の透過を抑制することができる。よって、ファブリペロー干渉フィルタ1によれば、所望の波長を有する光を透過させるための光透過領域1aを適切に確保することができる。
「方向αから見た場合における第1部分121の外縁121Eと空隙Sの外縁S1との距離Aが、方向αにおける空隙Sの厚さTよりも大きい」という構成は、第2部分122の少なくとも一部を僅かに変形させるだけで方向αに沿って第1部分121を十分に移動させることができ、また、第2部分122の少なくとも一部を変形させるために要する電力を小さくすることができるため、「方向αから見た場合に第1部分121が配置されており且つ光透過領域1aに対応している領域の面積が、方向αから見た場合に第2部分122が配置されており且つ光透過領域1aを包囲している環状の領域の面積よりも大きい」という構成を有するファブリペロー干渉フィルタ1において極めて有効である。なお、「方向αから見た場合に第1部分121が配置されており且つ光透過領域1aに対応している領域の面積が、方向αから見た場合に第2部分122が配置されており且つ光透過領域1aを包囲している環状の領域の面積よりも大きい」という構成を有するファブリペロー干渉フィルタ1は、大気圧環境下だけでなく、例えば104Pa~10-6Paという減圧環境下でも使用される場合がある。
ファブリペロー干渉フィルタ1では、光透過領域1aに対応している開口45aが形成された遮光層45が、方向αにおいて第2部分122と向かい合っている。これにより、静電気力によって変形する第2部分122を透過した光が出射されるのを抑制することができるため、第1部分121を透過した信号光についてSN比をより一層向上させることができる。
ファブリペロー干渉フィルタ1では、第2部分122の内側部分122aに、複数の溝35及び複数の貫通孔36が形成されている。これにより、第2部分122を変形しやすくすることができ、固定ミラー部11に対する第1部分121の平行度をより一層向上させることができる。
ファブリペロー干渉フィルタ1では、方向αから見た場合における外側部分122bの幅Cが、方向αから見た場合における内側部分122aの幅Bよりも大きい。これにより、第2部分122を変形しやすくすることができ、固定ミラー部11に対する第1部分121の平行度をより一層向上させることができる。
ファブリペロー干渉フィルタ1では、方向αから見た場合における外側部分122bの幅Cが、方向αにおける空隙Sの厚さTよりも大きい。これにより、第2部分122を変形しやすくすることができ、固定ミラー部11に対する第1部分121の平行度をより一層向上させることができる。
ファブリペロー干渉フィルタ1では、方向αから見た場合における空隙Sの面積が、方向αから見た場合における第1積層体32の面積の1/2倍よりも大きく、且つ方向αから見た場合における第2積層体34の面積の1/2倍よりも大きい。これにより、方向αから見た場合にファブリペロー干渉フィルタ1の面積に対して空隙Sの面積が大きくなり、且つ方向αから見た場合に空隙Sの面積に対して光透過領域1aの面積が大きくなるため、ファブリペロー干渉フィルタ1の大型化を抑制しつつ、所望の波長を有する光を透過させるための光透過領域1aを十分な広さで確保することができる。
ファブリペロー干渉フィルタ1では、方向αから見た場合における空隙Sの外縁S1と第1端子16の外縁との距離D1が、方向αから見た場合における第1部分121の外縁121Eと空隙Sの外縁S1との距離Aよりも大きく、方向αから見た場合における空隙Sの外縁S1と第2端子17の外縁との距離D2が、方向αから見た場合における第1部分121の外縁121Eと空隙Sの外縁S1との距離Aよりも大きい。これにより、第1端子16及び第2端子17のそれぞれに外力が作用した場合に当該外力が可動ミラー部12に及びにくくなるため、空隙Sを介して固定ミラー部11と向かい合っている可動ミラー部12が損傷するのを抑制することができる。
ファブリペロー干渉フィルタ1では、方向αから見た場合に、第1部分121の外縁121E及び空隙Sの外縁S1が、同一の中心を有する円形状を呈している。これにより、所望の波長を有する光を透過させるための光透過領域1aをより適切に確保することができる。また、光透過領域1aを包囲する第2部分122の全域において(すなわち、直線Lを含む任意の断面において)光透過領域1aの外縁から空隙Sの外縁S1までの距離が空隙Sの厚さTよりも大きくなり、第2部分122の全域において静電気力によって変形する第2部分122を十分な幅で確保することができるため、固定ミラー部11に対する第1部分121の平行度をより一層向上させることができ、第1部分121を透過した信号光についてSN比をより一層向上させることができる。

本開示は、上述した実施形態に限定されない。例えば、可動ミラー部12は、静電気力によって第2部分122の少なくとも一部が変形することで光透過領域1aにおいて固定ミラー部11と第1部分121との距離が調整されるように構成されていればよい。一例として、第2部分122の内側部分122aに、複数の溝35が形成されており、複数の貫通孔36が形成されていなくてもよい。或いは、第2部分122の内側部分122aに、複数の貫通孔36が形成されており、複数の溝35が形成されていなくてもよい。内側部分122aに複数の溝35及び複数の貫通孔36の少なくとも一方が形成されていれば、第2部分122を変形しやすくすることができ、固定ミラー部11に対する第1部分121の平行度をより一層向上させることができる。
上記実施形態では、空隙Sの外縁S1と第1端子16の外縁との距離D1、及び、空隙Sの外縁S1と第2端子17の外縁との距離D2の両方が、第1部分121の外縁121Eと空隙Sの外縁S1との距離Aよりも大きかったが、距離D1又は距離D2が距離Aよりも大きくてもよい。距離D1が距離Aよりも大きい場合には、第1端子16に外力が作用した際に当該外力が可動ミラー部12に及びにくくなる。距離D2が距離Aよりも大きい場合には、第2端子17に外力が作用した際に当該外力が可動ミラー部12に及びにくくなる。したがって、いずれの場合にも、空隙Sを介して固定ミラー部11と向かい合っている可動ミラー部12が損傷するのを抑制することができる。
可動ミラー部12は、第1部分121において第2積層体34に相当する層にミラー層(例えば、金属膜等)が配置されることで構成されていてもよい。その場合、第2部分122には、可動ミラー部12を構成するミラー層が配置されていなくてもよい。固定ミラー部11は、第1積層体32に相当する層のうち方向αにおいて第1部分121と向かい合う部分にミラー層(例えば、金属膜等)が配置されることで構成されていてもよい。その場合、第1積層体32に相当する層のうち方向αにおいて第2部分122と向かい合う部分には、固定ミラー部11を構成するミラー層が配置されていなくてもよい。ただし、上述したメンブレンタイプのファブリペロー干渉フィルタ1(すなわち、基板21に複数の膜が成膜されることで構成されたファブリペロー干渉フィルタ1)には、製造工程を比較的簡略化することができ、製造コストも安く、量産性が高いというメリットがある。
上記施形態では、方向αから見た場合に、第2部分122の全体が遮光層45の開口45aの外側に位置していたが、第2部分122の内縁部分が遮光層45の開口45aの内側に位置していてもよい。

- 固定ミラー部を含む固定層と、
空隙を介して前記固定ミラー部と向かい合っている可動ミラー部を含む可動層と、を備え、
前記可動ミラー部は、
光透過領域に対応している第1部分と、
前記固定ミラー部と前記可動ミラー部とが向かい合っている方向から見た場合に前記第1部分を包囲している第2部分と、を含み、
前記可動ミラー部は、静電気力によって前記第2部分の少なくとも一部が変形することで前記光透過領域において前記固定ミラー部と前記第1部分との距離が調整されるように構成されており、
前記方向から見た場合に前記第1部分が配置されており且つ前記光透過領域に対応している領域の面積は、前記方向から見た場合に前記第2部分が配置されており且つ前記光透過領域を包囲している環状の領域の面積よりも大きく、
前記方向から見た場合における前記第1部分の外縁と前記空隙の外縁との距離は、前記方向における前記空隙の厚さよりも大きい、ファブリペロー干渉フィルタ。 - 前記光透過領域に対応している開口が形成された遮光層を更に備える、請求項1に記載のファブリペロー干渉フィルタ。

前記内側部分には、前記方向から見た場合に前記第1部分を包囲している複数の溝、及び、前記方向における両側に開口している複数の貫通孔の少なくとも一方が形成されている、請求項1又は2に記載のファブリペロー干渉フィルタ。 - 前記方向から見た場合における前記外側部分の幅は、前記方向から見た場合における前記内側部分の幅よりも大きい、請求項3に記載のファブリペロー干渉フィルタ。
- 前記方向から見た場合における前記外側部分の幅は、前記方向における前記空隙の前記厚さよりも大きい、請求項3又は4に記載のファブリペロー干渉フィルタ。
- 前記方向から見た場合における前記空隙の面積は、前記方向から見た場合における前記固定層の面積の1/2倍よりも大きく、且つ前記方向から見た場合における前記可動層の面積の1/2倍よりも大きい、請求項1~5のいずれか一項に記載のファブリペロー干渉フィルタ。

前記方向から見た場合における前記空隙の前記外縁と前記第1端子の外縁との距離、及び、前記方向から見た場合における前記空隙の前記外縁と前記第2端子の外縁との距離の少なくとも一方は、前記方向から見た場合における前記第1部分の前記外縁と前記空隙の前記外縁との前記距離よりも大きい、請求項1~6のいずれか一項に記載のファブリペロー干渉フィルタ。 - 前記方向から見た場合に、前記第1部分の前記外縁及び前記空隙の前記外縁は、同一の中心を有する円形状を呈している、請求項1~7のいずれか一項に記載のファブリペロー干渉フィルタ。
