マウンターを用いて接続フィルムを配置させることができる電子部品の製造方法を提供する。接続フィルムの個片が複数配置された長尺の第1のフィルムを第1の進行方向から第2の進行方向に鋭角に折り返すエッジ部材を用いて、個片を吸着ノズルで保持し、第1のフィルムから個片を剥離させる剥離工程(A1)と、吸着ノズルを用いて、第1のフィルムから剥離された個片を配線基板に配置する配置工程(B1)とを有する。ここで、エッジ部材は、フィルムの個片を供給するフィーダーの一部であり、マウンターの一部でもある。

Description

電子部品の製造方法
 本技術は、例えばACF(Anisotropic Conductive Adhesive Film)、NCF(Non Conductive Adhesive Film)などの接続フィルムを用いる電子部品の製造方法に関する。本出願は、日本国において2024年5月29日に出願された日本特許出願番号特願2024-086890を基礎として優先権を主張するものであり、この出願は参照されることにより、本出願に援用される。
 従来、表面実装部品(SMD:Surface Mount Device)のプリント基板への実装は、例えば、プリント基板にはんだ印刷し、その上に表面実装部品を搭載し、リフロー工程で表面実装部品とプリント基板とを固着させている。
 表面実装部品の搭載には、主にプリント基板の表面に電子部品を実装するマウンターが用いられる。マウンターは、表面実装機やチップマウンターとも呼ばれ、装着したい部品を吸着してピックアップし、その部品を基板上の所定位置に配置する。
 はんだ印刷は、印刷版に依存し、印刷版の厚み次第でははんだ粒子が必要以上に供給されることにより、ショートやブリッジを引き起こすことがある。このため、従来、はんだ粒子を含む接続フィルムを貼り付ける方法が用いられている(例えば、特許文献1を参照。)。
 しかしながら、はんだ印刷から接続フィルムへの変更は、前述の接続フィルムを貼り付ける仮貼り機を導入しなければならない。このため、マウンターを用いて接続フィルムを配置させることが望まれている。

 本技術は、前述した課題を解決するものであり、マウンターを用いて接続フィルムを配置させることができる電子部品の製造方法を提供する。
 本発明者らは、鋭意研究を進めた結果、下記電子部品の製造方法により上記目的を達成できることを見出し、本技術を完成した。

 本技術に係る電子部品の製造方法は、接続フィルムの個片が複数配置された長尺の第1のフィルムを第1の進行方向から第2の進行方向に鋭角に折り返すエッジ部材を用いて、個片を移載ヘッドで保持し、第1のフィルムから個片を剥離させる剥離工程と、移載ヘッドを用いて、第1のフィルムから剥離された個片を第1の電子部品に配置する配置工程とを有する。すなわち、本技術に係る電子部品としては、例えば、第1の電子部品に接続フィルムの個片が配置された状態で流通する形態、第1の電子部品に接続フィルムの個片を配置し、個片を介して第1の電子部品と第2の電子部品とを接続した状態で流通する形態などを挙げることができる。また、第1の電子部品及び第2の電子部品としては、例えば、後述する表面実装部品、配線基板などを挙げることができる。
 以下、本技術の実施の形態について、図面を参照しながら下記順序にて詳細に説明する。

 <1.第1の実施の形態>
 図1は、第1の実施の形態における電子部品の製造方法を示すフローチャートである。図1に示すように、第1の実施の形態における電子部品の製造方法は、接続フィルムの個片が複数配置された長尺の第1のフィルムを第1の進行方向から第2の進行方向に鋭角に折り返すエッジ部材を用いて、個片を移載ヘッドで保持し、第1のフィルムから個片を剥離させる剥離工程(A1)と、移載ヘッドを用いて、第1のフィルムから剥離された個片を配線基板に配置する配置工程(B1)と、個片上に表面実装部品を搭載する搭載工程(C1)と、個片を介して配線基板と表面実装部品とを電気的に接続させる接続工程(D1)とを有する。ここで、エッジ部材は、フィルムの個片を供給するフィーダーの一部であり、移載ヘッドを用いて個片を剥離する剥離装置としてのマウンターの一部でもある。
 マウンターは、例えば、個片としての電子部品を移載ヘッドで保持してピックアップする機構を有するヘッド部と、ヘッド部をXYZ軸上で移動させる駆動部と、電子部品を供給する供給部と、配線基板や電子部品の位置をカメラで認識する認識部と、配線基板を搬送させる搬送部と、ヘッド部、認識部、及び搬送部を制御する制御部とを備える。マウンターを用いて接続フィルムの個片を搭載する場合、供給部として、フィルムを第1の進行方向から第2の進行方向に鋭角に折り返すエッジ部材を備えるフィーダーを用いることが好ましい。換言すれば、剥離装置は、移載ヘッドと、接続フィルムの個片が複数配置された長尺の第1のフィルムを第1の進行方向から第2の進行方向に鋭角に折り返すエッジ部材と、移載ヘッドを用いて、個片を保持し、第1のフィルムから個片を剥離させる制御部とを備えることが好ましい。
 接続フィルムは、表面実装部品と配線基板とを接続可能であれば、特に限定されるものではなく、NCFなどのバインダーのみであっても、ACFなどのバインダーに導電性粒子を配置したものであってもよい。また、リフロー炉を用いて表面実装部品と配線基板とを接続させる場合、導電性粒子としてはんだ粒子を用いたはんだ接続フィルムであることが好ましい。また、接続フィルムのバインダーは、熱硬化性であっても、熱可塑性であってもよい。
 表面実装部品の具体例としては、コネクタ、IC(Integrated Circuit)やLSI(Large Scale Integration)のパッケージ、LED(Light Emitting Diode)、スイッチなどが挙げられる。例えば、コネクタとしては、短手方向の一方の外側に延びるピン(リードフレーム)が長手方向に複数の並べられた第1の端子列と、短手方向の他方の外側に延びるピン(リードフレーム)が長手方向に複数の並べられた第2の端子列を備えるSMT(Surface Mount type)タイプのものが挙げられる。また、例えば、ICパッケージとしては、矩形の対向する2辺に端子列を備えるSOP(Small Outline Package)、SOJ(Small Outline J-leaded)、矩形の4辺に端子列を備えるQFP(Quad Flat Package)、QFN(Quad Flat No-leaded package)などの表面実装型リードタイプのものが挙げられる。
 配線基板としては、配線が設けられたものであれば特に限定はなく、表面実装部品を搭載できる電極が設けられた、所謂プリント配線板(PWB)として広義に定義できるものであればよく、リジット基板であっても、フレキシブル基板(FPC:Flexible Printed Circuits)であってもよい。基材種類による基板例としては、例えば、ガラス基板、セラミック基板、プラスチック基板などが挙げられる。
 表面実装部品及び配線基板の端子列のピッチの上限は、好ましくは2mm以下、より好ましくは1mm以下、さらに好ましくは0.5mm以下であり、端子列のピッチの下限は、好ましくは0.06mm以上、より好ましくは0.08mm以上、さらに好ましくは0.1mm以上である。
 以下、図2~図8を参照して、前述の剥離工程(A1)、配置工程(B1)、搭載工程(C1)及び接続工程(D1)について、接続フィルム、表面実装部品及び配線基板の具体例として、それぞれはんだ接続フィルム、コネクタ及びプリント配線基板を用いて説明する。
 (はんだ接続フィルム)
 はんだ接続フィルムは、例えば、バインダーと、はんだ粒子と、フラックス化合物とを含有する。はんだ接続フィルムの形状がフィルムであることにより、はんだ粒子の量を均一化することができるだけでなく、取り扱い易いので作業効率を高くすることができる。
 はんだ接続フィルムの厚みの下限は、はんだ粒子の平均粒径に対して好ましくは0.6以上、より好ましくは0.8以上、さらに好ましくは0.9以上である。また、はんだ接続フィルムの厚みの上限は、はんだ粒子の平均粒径に対して好ましくは3.0以下、より好ましくは2.0以下、さらに好ましくは1.5以下である。はんだ接続フィルムの厚みに対するはんだ粒子の平均粒径の比が大きい場合、はんだ接続フィルムの取り扱い性の難易度が高くなる虞がある。ここで、はんだ接続フィルムの厚みとは、バインダー樹脂層のみの厚みであり、粒子径は含まない。
 はんだ接続フィルムの厚みは、1μm以下、好ましくは0.1μm以下を測定できる公知のマイクロメータやデジタルシックネスゲージ(例えば、株式会社ミツトヨ:MDE-25M、最小表示量0.0001mm)を用いて測定することができる。フィルム厚みは、10箇所以上を測定し、平均して求めればよい。ただし、粒子径よりもフィルム厚みが薄い場合には、接触式の厚み測定器は適さないので、レーザー変位計(例えば、株式会社キーエンス、分光干渉変位タイプSI-Tシリーズなど)を用いることが好ましい。
 はんだ接続フィルムのバインダーは、熱硬化性であっても、熱可塑性であってもよいが、リフロー工程による温度制御により溶融・硬化可能な熱硬化性であることが好ましい。以下では、熱硬化性バインダー(絶縁性バインダー)について説明する。
 (熱硬化型バインダー)
 熱硬化性バインダーは、はんだ粒子の融点よりも高い発熱ピーク温度を有することが好ましく、また、はんだ粒子の融点よりも低い最低溶融粘度到達温度を有することが好ましい。これにより、加熱により熱硬化性バインダーを溶融させ、はんだ粒子を端子上に凝集させた後、熱硬化性バインダーを硬化させることができる。ここで、発熱ピーク温度及び最低溶融粘度到達温度は、例えば回転式レオメーター(サーモフィッシャー社製)を用い、測定圧力1N温度範囲30~200℃、昇温速度10℃/分、測定周波数1Hz、測定プレート直径8mmの条件で測定することができる。
 熱硬化型バインダーとしては、(メタ)アクリレート化合物と熱ラジカル重合開始剤とを含む熱ラジカル重合型樹脂組成物、エポキシ化合物と熱カチオン重合開始剤とを含む熱カチオン重合型樹脂組成物、エポキシ化合物と熱アニオン重合開始剤とを含む熱アニオン重合型樹脂組成物などが挙げられる。また、公知の粘着剤組成物を用いてもよい。なお、(メタ)アクリルモノマーとは、アクリルモノマー、及びメタクリルモノマーのいずれも含む意味である。
 以下では、具体例として、固形エポキシ樹脂と、液状エポキシ樹脂と、エポキシ樹脂硬化剤とを含有する熱重合型樹脂組成物を例に挙げて説明する。
 固形エポキシ樹脂は、常温で固形であり、分子内に1つ以上のエポキシ基を有するエポキシ樹脂であれば、特に限定されるものではなく、例えば、ビスフェノールA型エポキシ樹脂、ビフェニル型エポキシ樹脂等であってもよい。これらの中でも、低溶融粘度である結晶性のビスフェノールA型エポキシ樹脂を用いることが好ましい。市場で入手可能な結晶性のビスフェノールA型エポキシ樹脂の具体例としては、ガードナー・ホルト法の粘度が40~55Pである三菱ケミカル(株)の商品名「YL6810」(結晶性BPA型エポキシ樹脂)等を挙げることができる。また、固形エポキシ樹脂は、ビスフェノール類とエピクロルヒドリンより合成されるフェノキシ樹脂であってもよい。フェノキシ樹脂としては、例えば日鉄ケミカル&マテリアル社製「YP-50」等が挙げられる。これにより、フィルム形状を維持することができる。なお、常温とは、JIS Z 8703で規定する20℃±15℃(5℃~35℃)の範囲である。
 液状エポキシ樹脂は、常温で液状であれば、特に限定されるものではなく、例えば、ビスフェノールA型エポキシ樹脂、ビスフェノールF型エポキシ樹脂、水素添加ビスフェノールAグリシジルエーテル等であってもよく、ウレタン変性のエポキシ樹脂であっても構わない。ビスフェノールF型エポキシ樹脂としては、例えば三菱ケミカル社製「YL983U」等が挙げられ、水素添加ビスフェノールAグリシジルエーテルとしては、例えば三菱ケミカル社製「YX8000」等が挙げられる。
 液状エポキシ樹脂の配合量は、固形エポキシ樹脂100質量部に対し、好ましくは160質量部以下、より好ましくは140質量部以下、さらに好ましくは120質量部以下である。液状エポキシ樹脂の配合量が多くなると、フィルム形状を維持することが困難となる。また、液状エポキシ樹脂の配合量が多くなると、熱硬化後の硬化物性が一般的に高架橋密度による高弾性となるため、ストレス緩和能力が小さくなる。
 エポキシ樹脂硬化剤は、熱で硬化が開始する熱硬化剤であれば、特に限定されるものではなく、例えば、アミン、イミダゾール等のアニオン系硬化剤、スルホニウム塩等のカチオン系硬化剤が挙げられる。また、硬化剤は、フィルム化させる際に使用される溶剤に対して耐性が得られるようにマイクロカプセル化されていてもよい。アニオン系硬化剤としては、例えば四国化成社製「2P4MHZ-PW」等のイミダゾール系エポキシ樹脂硬化剤が挙げられる。
 (はんだ粒子)
 はんだ粒子は、例えばJIS Z 3282-1999に規定されている、Sn-Pb系、Pb-Sn-Sb系、Sn-Sb系、Sn-Pb-Bi系、Bi-Sn系、Sn-Cu系、Sn-Pb-Cu系、Sn-In系、Sn-Ag系、Sn-Pb-Ag系、Pb-Ag系などから、電極材料や接続条件などに応じて適宜選択することができる。これらの中でも、はんだ粒子は、Sn-Bi-Cu合金、Sn-Bi-Ag合金、Sn-Bi合金、Sn-Pb-Bi合金、及びSn-In合金からなる群より選択される1種以上であることが好ましい。はんだ粒子の具体例としては、Sn59.9Bi40Cu0.1、Sn30Bi0.5Cu、Sn30Bi、Sn40Bi、Sn50Bi、Sn58Bi、Sn40Bi0.1Cu、Sn43Pb14Bi、Sn20Inなどが挙げられる。これにより、優れた接続信頼性を得ることができる。
 はんだ粒子の融点の下限は、好ましくは110℃以上、より好ましくは120℃以上、さらに好ましくは130℃以上である。はんだ粒子の融点の上限は、250℃以下でもよく、好ましくは200℃以下、より好ましくは180℃以下、さらに好ましくは160℃以下である。また、はんだ粒子は、表面を活性化させる目的でフラックス化合物が直接表面に結合されていても構わない。表面を活性化させることで電極部との金属結合を促進することができる。
 はんだ粒子の平均粒径は、表面実装部品の端子列及び配線基板の端子列における端子間距離(スペース間距離)の最小値の0.5倍以下であることが好ましく、0.3倍以下であることがより好ましく、0.2倍以下であることがさらに好ましい。このようなスペース間距離及びはんだ粒子の平均粒径との関係より、リフロー炉を用いて、表面実装部品の端子列と配線基板の端子列とを接合させることができる。はんだ粒子の平均粒径が表面実装部品の端子列及び配線基板の端子列における端子間距離の最小値の0.5倍より大きくなると、ショートが発生する可能性が高くなる。
 はんだ粒子の平均粒径の下限は、好ましくは0.5μm以上、より好ましくは3μm以上、より好ましくは5μm以上であり、はんだ粒子の平均粒径の上限は、50μm以下であってもよく、30μm以下、好ましくは25μm以下、さらに好ましくは20μm以下である。これにより、良好なはんだ接合状態を得ることができ、高い信頼性を得ることができる。
 平均粒径は、金属顕微鏡、光学顕微鏡、SEM(Scanning Electron Microscope)等の電子顕微鏡などを用いた観察画像において、例えばN=20以上、好ましくはN=50以上、さらに好ましくはN=200以上で測定した粒子の長軸径の平均値であり、粒子が球形の場合は、粒子の直径の平均値である。また、観察画像を公知の画像解析ソフト(「WinROOF」:三谷商事(株)、「A像くん(登録商標)」:旭化成エンジニアリング株式会社など)を用いて計測された測定値、画像型粒度分布測定装置(例として、FPIA-3000(マルバーン社))を用いて測定した測定値(N=1000以上)であってもよい。観察画像や画像型粒度分布測定装置から求めた平均粒径は、粒子の最大長の平均値とすることができる。なお、はんだ接続フィルムを作製する際には、簡易的にレーザー回折・散乱法によって求めた粒度分布における頻度の累積が50%になる粒径(D50)、算術平均径(体積基準であることが好ましい)などのメーカー値を用いてもよい。
 はんだ粒子は、バインダー中に分散されていることが好ましく、はんだ粒子はランダム配置であっても、一定の規則で配置されていてもよい。また、はんだ粒子は、複数個が凝集した凝集体であってもよい。
 はんだ接続フィルムにおけるはんだ粒子の含有量は、表面実装部品及び配線基板の端子列のピッチに基づいて適宜決定することができ、例えば、表面実装部品及び配線基板の端子列のピッチ0.1mm~0.4mmに対して、10体積%~60体積%であることが好ましい。例えばピッチが0.4mmの場合20体積%~58体積%、ピッチが0.35mmの場合20体積%~58体積%、ピッチが0.2mmの場合20体積%~48体積%、ピッチが0.15mmの場合15体積%~48体積%、ピッチが0.1mmの場合10体積%~38体積%であることが好ましい。はんだ粒子の含有量が少なすぎると優れた導通性、放熱性、及び接着性が得られなくなり、含有量が多すぎると異方性が損なわれ易くなり、優れた導通信頼性が得られ難くなる。
 (フラックス化合物)
 フラックス化合物は、電極表面の異物や酸化膜を取り除いたり、電極表面の酸化を防止したり、溶融はんだの表面張力を低下させたりする。フラックス化合物としては、例えば、レブリン酸、マレイン酸、シュウ酸、マロン酸、コハク酸、グルタル酸、アジピン酸、セバシン酸等のカルボン酸が挙げられる。これらの中でも、酸化膜の除去に優れるグルタル酸を用いることが好ましい。
 (他の添加剤)
 はんだ接続フィルムには、上述したバインダー、はんだ粒子及びフラックス化合物に加えて、本技術の効果を損なわない範囲で、従来、接着剤として使われている種々の添加剤を配合することができる。添加剤の粒子径は、はんだ粒子の平均粒子径よりも小さいことが望ましいが、電極間接合を阻害しない大きさであれば特に限定はない。
 前述のはんだ接続フィルムは、例えば、絶縁性バインダー、はんだ粒子及びフラックス化合物を溶剤中で混合し、この混合物を、バーコーターにより、剥離処理フィルム上に所定厚みとなるように塗布した後、乾燥させて溶媒を揮発させることにより得ることができる。また、混合物をバーコーターにより剥離処理フィルム上に塗布した後、加圧により所定厚みとしてもよい。また、はんだ粒子の分散性を高くするために、溶媒を含んだ状態で高シェアをかけることが好ましい。例えば、公知のバッチ式遊星攪拌装置を用いることができる。また、はんだ接続フィルムの残溶剤量は、好ましくは2%以下、より好ましくは1%以下である。
 (コネクタ)
 コネクタは、例えば垂直嵌合タイプの嵌合部を有する主に樹脂成型品であり、樹脂成形物に電極が複数長手方向に突き出ているもの(所謂、ムカデ型のコネクタ)であっても、突き出ていないもの(フリップチップ型のコネクタ)であってよい。コネクタとしては、例えば、短手方向の一方の外側に延びるピン(リードフレーム)が長手方向に複数の並べられた第1の端子列と、短手方向の他方の外側に延びるピン(リードフレーム)が長手方向に複数の並べられた第2の端子列を備えるSMT(Surface Mount type)タイプのものが挙げられる。また、第1の端子列及び第2の端子列の表面は、金メッキされていることが好ましい。
 (プリント配線基板)
 プリント配線基板は、基材上にコネクタの第1の端子列及び第2の端子列に対応する第1の基板端子列及び第2の基板端子列を備える。プリント配線基板は、所謂プリント配線板(PWB)として広義に定義できるものであればよく、リジット基板であっても、フレキシブル基板(FPC:Flexible Printed Circuits)であってもよい。基材種類による基板例としては、例えば、ガラス基板、セラミック基板、プラスチック基板などが挙げられる。また、第1の基板端子列及び第2の基板端子列の表面は、金メッキされていることが好ましい。
 [剥離工程(A1)]
 図2は、第1の実施の形態における剥離工程を説明するための図である。図2に示すように、剥離工程(A1)では、エッジ部材21を備えるフィーダー20を用いて、はんだ接続フィルムの個片10を移載ヘッドとしての吸着ノズル31で保持し、第1のフィルム11から個片10を剥離させる。
 第1のフィルム11は、複数の個片10を支持する支持フィルムである。第1のフィルム11としては、例えば、PET(Poly Ethylene Terephthalate)、OPP(Oriented Polypropylene)、PMP(Poly-4-methylpentene-1)、PTFE(Polytetrafluoroethylene)などが挙げられる。また、第1のフィルム11は、少なくとも個片側の面が例えばシリコーン樹脂により剥離処理されたものを好適に用いることができる。
 第1のフィルム11の厚みは、特に限定されるものではない。第1のフィルム11の厚みの下限は、個片の剥離の観点からは、好ましくは10μm以上、より好ましくは20μm以上、さらに好ましくは25μm以上である。第1のフィルム11の厚みの上限は、厚すぎると過度に個片に圧力がかかりすぎることが懸念されるため、好ましくは200μm以下、より好ましくは100μm以下、さらに好ましくは75μm以下であり、50μm以下としてもよい。
 また、第1のフィルム11の幅も、特に限定されるものではない。第1のフィルム11の幅の下限は、巻き回す観点からは、好ましくは1mm以上、より好ましくは2mm以上、さらに好ましくは4mm以上である。第1のフィルム11の幅の上限は、大きすぎると持ち運びや取り扱いが困難となることが懸念されるため、好ましくは500mm以下、より好ましくは250mm以下、さらに好ましくは120mm以下である。
 フィーダー20は、長尺の第1のフィルム11を第1の進行方向V1から第2の進行方向V2に鋭角に折り返すエッジ部材21と、長尺の第1のフィルム11を第2の進行方向V2から第3の方向V3に搬送する第1のローラ22と、長尺の第1のフィルム11を第3の進行方向V3から第4の方向V4に搬送する第2のローラ23と、長尺の第1のフィルム11の搬送を駆動する駆動ローラ24、25とを備える。
 図3は、エッジ部材の折り返し端部を説明するための図である。エッジ部材21の折り返し端部21Aの厚みTの下限は、好ましくは0.01mm以上、より好ましくは0.05mm以上、さらに好ましくは0.1mm以上である。エッジ部材21の折り返し端部21の厚みTの上限は、好ましくは2.0mm以下、より好ましくは1.0mm以下、さらに好ましくは0.5mm以下である。折り返し端部21の厚みTが小さ過ぎると剛性が不足し、第1のフィルム11から個片10を剥離することが困難となり、折り返し端部21の厚みが大き過ぎると第1のフィルムの折り返し角度が不足し、第1のフィルム11から個片10を剥離するのが困難となる。エッジ部材21の折り返し端部22の断面形状は、第1のフィルム11が第1の進行方向V1から第2の進行方向V2に折り返される際に切断されなければ特に限定されるものではない。
 第1の進行方向V1に対してなす面の延長線と、第2の進行方向V2に対してなす面の延長線とのなす角度、すなわち、長尺の第1のフィルム11が第1の進行方向V1から第2の進行方向V2に折り返す鋭角の折り返し角度αは、90°以下の鋭角であれば個片10の剥離が可能である。また、第1のフィルムの切断が生じない限りにおいてはより鋭い角度に設定することが可能であり、好ましくは40°以下、より好ましくは38°以下、さらに好ましくは35°以下である。折り返し角度αが上記範囲であることにより、個片10を容易に剥離させることができる。折り返し角度αが38°を超えると、個片10の剥離の確実性が低下する傾向にある。なお、折り返し角度αは、エッジ部材21の折り返し端部21Aの断面の角度と同様である。
 エッジ部材21は、第1のフィルムの搬送性を向上させるために、先端部が離型処理されていること、若しくは先端部がシリコーン系材料やフッ素系材料などの付着し難い材質であることが好ましい。また、エッジ部材21の表面には、シリコーン系材料やフッ素系材料などによるコーティングが施されていてもよい。
 吸着ノズル31は、真空吸着させる吸着部32を備え、はんだ接続フィルムの個片10を吸着させる。吸着部32は、所定の開口数を有する多孔材料で形成され、個片10の形状に対応した所定の形状を有することが好ましい。また、個片10の粘着性によって吸着部32に個片10が付着することを防止するために、吸着部32先端部が離型処理されていること、若しくは先端部がシリコーン系材料やフッ素系材料などの付着し難い材質で形成されていることが好ましい。また、吸着部32の表面には、シリコーン系材料やフッ素系材料などによるコーティングが施されていてもよい。
 吸着ノズル31の開口径(開口1つ当たりの直径)は、40μm以上100μm以下であることが好ましい。吸着ノズル31の開口径が小さ過ぎると、個片10の吸着が困難となり、また、吸着ノズル31の開口径が大き過ぎると、吸着できたとしても、個片10に吸着痕が発生するため好ましくない。
 個片10を吸着する際の吸着ノズル31の真空圧は、例えば、-40KPa以上-50Kpa以下であることが好ましい。この真空圧の範囲より低い場合、個片10の脱落が生じることがあり、この真空圧の範囲より高い場合、個片10に吸着痕が発生することがある。
 吸着ノズル31が個片10をピックアップする際、個片10に加える加圧力は、例えば0.01N/mm以上2.8N/mm以下とすることができる。この範囲より低い場合、個片10の脱落が生じることがある。
 個片10が複数配置された長尺の第1のフィルム11は、巻き出しリール41から巻き出され、エッジ部材21で第1の進行方向V1から第2の進行方向V2に鋭角に折り返される。第1のフィルム11が折り返される際、個片10は、吸着ノズル31で保持された状態で第1のフィルム11から剥離され、吸着ノズル31でピックアップされる。個片10が剥離された第1のフィルムは、第1のローラ22で第2の進行方向V2から第3の方向V3に案内され、第2のローラ23で第3の進行方向V3から第4の方向V4に案内され、巻き取りリール42に巻き取られる。
 図4は、第1の実施の形態におけるフィーダーの動作例を説明するための図である。図4に示すように、第1のフィルム11上に配置された個片10は、エッジ部材21で第1の進行方向V1から第2の進行方向V2に鋭角に折り返される際に、第1のフィルム11から剥離され、吸着ノズル31にピックアップされる。
 エッジ部材21が可動する場合、吸着ノズル31で個片10を保持したままエッジ部材21を第1のフィルム11の進行方向V1と逆方向V1Rに可動させ、第1のフィルム11から個片10を剥離させることが好ましい。この場合、第1のローラ22は、エッジ部材21と平行に同一ストロークで動作し、第2のローラ23は、第1のローラ22と略同一の接平面上で固定され、第1のフィルム11の搬送経路をエッジ部材21の可動方向に平行に案内することが好ましい。エッジ部材21及び第1のローラが平行に同一ストロークで動作することにより、エッジ部材21の可動による第1のフィルム11の搬送経路差をキャンセルすることができる。
 動作例として、先ず、フィーダー20は、駆動ローラ24、25により第1のフィルム11を第1の進行方向V1に搬送し、個片10が吸着ノズル31の直下の位置となった場合、搬送を停止して吸着ノズル31により個片10を吸着させ、個片10の位置と姿勢を把持する。次いで、フィーダー20は、エッジ部材21及び第1のローラ22を第1の進行方向V1と逆方向V1Rに後退させて第1のフィルム11から個片10を剥離し、個片10を吸着ノズル31に引き渡す。そして、吸着ノズル31は、個片10をハンドリングして、プリント配線基板51に個片10を貼着するために移動する。続いて、フィーダー20は、エッジ部材21及び第1のローラ22を第1の進行方向V1に前進させた後、駆動ローラ24、25により次の個片10が吸着ノズル31の吸着位置となるまで送り出す。このような動作を繰り返し行うことによって、フィーダー20は、連続して個片10を高速かつ安定して第1のフィルム11から剥離し、貼着相手のプリント配線基板に供給することができる。
 なお、上記動作例における吸着ノズル31による個片10の吸着からプリント配線基板51への個片10の貼付け、更に次の個片10の吸着の為の吸着ノズルの吸着位置への復帰までの、吸着ノズル31の動作範囲の間に、吸着ノズル31並びに吸着ノズル31に吸着された個片10を下側から撮像する、カメラを有する撮像ユニット(不図示)が設けられていてもよい。撮像ユニットは、個片10が吸着ノズル31に吸着され、プリント配線基板51への個片10の貼付け前には、吸着ノズル31に保持された個片を撮影し、撮影された画像を解析することによって、保持された個片10の形状、並びに保持状態を検出する。また、プリント配線基板51への個片10の貼付け後においては、吸着ノズル31の底面を撮像することで、次の吸着動作が確実に行えるかを確認することができる。いずれの場合においても、検出結果を元に、保持状態の補正や場合によっては個片10の破棄、吸着ノズル31の清掃を促す警報などの動作を行えるようにしてあってもよい。
 また、図4に示すフィーダーにおいて、駆動ローラ24、25、第1のローラ22、第2のローラ34のいずれか、あるいはすべてを、ギアを有するスプロケットに替え、第1のフィルム11の幅方向両端には嵌め合い孔を設け、第一のフィルム11をスプロケットとかみ合わせて搬送するように構成されていてもよい。
 また、第1のローラ22及び第2のローラ23を備えない場合、エッジ部材21を前後に駆動させた際にその駆動ストロークの分だけ、第1のフィルム11の通過する搬送経路長に差が生じるが、エッジ部材21が個片10の剥離のために後退するのに同期させて、搬送経路差分だけ駆動ローラ24、25によって第1のフィルム11を送り出すことによって、第1のフィルム11の張力を保つことができる。また、エッジ部材21が後退した場合、フィルム搬送の経路が短くなるため、エッジ部材21の前進に同期させて駆動ローラ24、25によって第1のフィルム11を供給すればよい。
 また、剥離工程(A1)の一連の動作において、第1のフィルム11の進行方向に係る張力は、第1のフィルム11の厚み並びに材質にもよるが、例えば240g以下であることが好ましい。第1のフィルム11のテンション荷重が、上記範囲を超えると、第1のフィルム11の伸びや切断に繋がり易くなる。また、第1のフィルム11の伸びによって個片10の伸びによる変形や位置ずれが生じることがあり、場合によっては吸着前に個片10が第1のフィルムから剥離してしまうことも考えられる。第1のフィルム11のテンション荷重の下限としては、例えば120g以上であることが好ましい。
 [配置工程(B1)]
 図5は、吸着ノズルを用いて個片をプリント配線基板の所定位置に位置合わせした状態を模式的に示す斜視図であり、図6は、吸着ノズルを用いて個片をプリント配線基板の所定位置に配置させた状態を模式的に示す斜視図である。図5及び図6に示すように、配置工程(B1)では、吸着ノズル31を用いて、第1のフィルム11から剥離された個片10をプリント配線基板51に配置する。具体的には、コネクタの第1の端子列及び第2の端子列に対応するプリント配線基板51上の第1の基板端子列及び第2の基板端子列に個片10を配置する。なお、個片10をプリント配線基板51に配置する際にも加圧力が必要だが、この際の加圧力も例えば0.01N/mm以上1.0N/mm以下とすることができる。
 [搭載工程(C1)]
 図7は、吸着ノズルを用いてコネクタを個片の直上に移動させた状態を模式的に示す斜視図であり、図8は、吸着ノズルを用いてコネクタを個片上に配置させた状態を模式的に示す斜視図である。図7及び図8に示すように、搭載工程(C1)では、吸着ノズル33を用いて個片10上にコネクタ52を搭載する。具体的には、プリント配線基板51の第1及び第2の基板端子列とコネクタ52の第1及び第2の端子列とを位置合わせし、個片10上にコネクタ52を搭載する。吸着ノズル33は、真空吸着させる吸着部34を備え、コネクタ52を吸着させる。吸着部34は、所定の開口数を有する多孔材料で形成され、コネクタ52の形状に対応した所定の形状を有することが好ましい。
 [接続工程(D1)]
 図9は、プリント配線基板及びコネクタをリフロー炉にて加熱した状態を模式的に示す斜視図である。図9に示すように、接続工程(D1)では、例えばリフロー炉60を用いてプリント配線基板51とコネクタ52とを電気的に接続させる。リフロー炉60は、例えばはんだ粒子の融点以上に設定され、プリント配線基板51の第1及び第2の基板端子列とコネクタ52の第1及び第2の端子列とをはんだにより接合させるとともに、プリント配線基板51とコネクタ52とをはんだ接続フィルムのバインダーにより接着させる。
 リフロー炉としては、大気圧リフロー、真空リフロー、大気圧オーブン、オートクレーブ(加圧オーブン)などが挙げられ、これらの中でも、接合部に内包する気泡を排除することができる真空リフロー、オートクレーブなどを用いることが好ましい。リフロー炉は、機械的な加圧をせずに無荷重で加熱接合させることができるため、プリント配線基板51及びコネクタ52のダメージを抑制することができる。ここで、無荷重とは、機械的な加圧がない状態をいう。
 リフロー炉におけるピーク温度(最高到達温度)の下限は、はんだ粒子が溶融する温度以上であって、はんだ接続フィルムが硬化を始める温度以上であれば良く、好ましくは150℃以上、より好ましくは180℃以上、さらに好ましくは200℃以上である。また、リフロー炉におけるピーク温度の上限は、300℃以下、より好ましくは290℃以下、さらに好ましくは280℃以下である。これにより、プリント配線基板51の第1及び第2の基板端子列とコネクタ52の第1及び第2の端子列とがはんだ接合される。また、端子内のはんだ接合箇所以外は、熱硬化性バインダーにより接着される。ここで、はんだ接合とは、対向した電子部品のそれぞれの端子(電極)を、はんだを溶融させて繋ぐことをいう。
 前述の第1の実施の形態における電子部品の製造方法によれば、マウンターを用いて接続フィルムを電子部品に配置させることができ、接続フィルムを貼り付ける仮貼り機の導入コストを削減することができる。
 前述の第1の実施の形態では、移載ヘッドとして吸着ノズル31を用いて説明したが、変形例として、吸着機能を有さないヘッド部に置き換えてもよい。この場合、ヘッド部が個片10を保持する方法として、個片10の粘着性によるものとすることができる。また、プリント配線基板51への個片10の貼付けも、個片10の粘着性によるものとすることができる。ヘッド部の個片10の保持部は、例えばシリコーン樹脂製であってもよい。この時、第1フィルム11に対する個片10の接着力は、ヘッド部に設けられた保持部に対する個片10の接着力より低いことが好ましい。また、ヘッド部へ個片10を保持させる際、またはプリント配線基板51へ個片10を貼付ける際には、個片10を支持している第1のフィルム11やプリント配線基板51を加熱や冷却することで、剥離力を調整するようにしてもよい。加熱や冷却の手段として、例えば第1のフィルム11に対するものとしては、エッジ部下方からのブロワーによるものが挙げられ、また、第1のフィルム11に対する加熱手段としてエッジ部に内蔵されたヒーターによるものとしてもよい。
 <2.第2の実施の形態>
 図10は、第2の実施の形態における電子部品の製造方法を示すフローチャートである。図10に示すように、第2の実施の形態における電子部品の製造方法は、接続フィルムの個片及び第2のフィルムが複数配置された長尺の第1のフィルムを第1の進行方向から第2の進行方向に鋭角に折り返すエッジ部材を用いて、個片を吸着ノズルで保持し、第1のフィルムから個片及び第2のフィルムを剥離させる剥離工程(A2)と、吸着ノズルを用いて、第1のフィルムから剥離された個片及び第2のフィルムを配線基板に配置する配置工程(B2)と、第2のフィルムを個片から剥離し、個片上に表面実装部品を搭載する搭載工程(C21、C22)と、個片を介して配線基板と表面実装部品とを電気的に接続させる接続工程(D2)とを有する。ここで、エッジ部材は、フィルムの個片を供給するフィーダーの一部であり、マウンターの一部でもある。また、マウンター、接続フィルム、配線基板、表面実装部品などは、第1の実施の形態と同様であるため、これらの説明を省略する。
 第2の実施の形態では、接続フィルムの個片が第1のフィルムと第2のフィルムに挟まれており、第1のフィルムから個片及び第2のフィルムを剥離させるものである。第2のフィルムは、予め個片毎に設けられてもよく、剥離工程(A2)前に長尺の第2のフィルムを個片毎に切断したものであってもよい。
 以下、図11及び図12を参照して、前述の剥離工程(A2)、配置工程(B2)、搭載工程(C21、C22)及び接続工程(D2)について、接続フィルム、表面実装部品及び配線基板の具体例として、それぞれはんだ接続フィルム、コネクタ及びプリント配線基板を用いて説明する。なお、第1の実施の形態と同様の構成には、同一の符号を付し、その説明を省略する。
 [剥離工程(A2)]
 図11は、第2の実施の形態における剥離工程を説明するための図である。図11に示すように、剥離工程(A1)では、エッジ部材21を備えるフィーダー20を用いて、はんだ接続フィルムの個片10及び第2のフィルム12を吸着ノズル31で保持し、第1のフィルム11から個片10及び第2のフィルム12を剥離させる。
 第2のフィルム12は、第1のフィルム11と同様の材料であり、第2のフィルム12の厚みも同様の範囲である。個片10と第2のフィルム12との接着力は、個片10と第1のフィルム11との接着力よりも大きいことが好ましい。これにより、吸着ノズル31を用いて第1のフィルム11から個片10及び第2のフィルム12を容易に剥離し、ピックアップすることができる。
 図12は、第2の実施の形態におけるフィーダーの動作例を説明するための図である。動作例として、先ず、フィーダー20は、駆動ローラ24、25により第1のフィルム11を第1の進行方向V1に搬送し、個片10及び第2のフィルム12が吸着ノズル31の直下の位置となった場合、搬送を停止して吸着ノズル31により個片10及び第2のフィルム12を吸着させ、個片10の位置と姿勢を把持する。次いで、フィーダー20は、エッジ部材21及び第1のローラ22を第1の進行方向V1と逆方向V1Rに後退させて第1のフィルム11から個片10及び第2のフィルム12を剥離し、個片10及び第2のフィルム12を吸着ノズル31に引き渡す。そして、吸着ノズル31は、個片10及び第2のフィルム12をハンドリングして、プリント配線基板に個片10及び第2のフィルム12を貼着するために移動する。続いて、フィーダー20は、エッジ部材21及び第1のローラ22を第1の進行方向V1に前進させた後、駆動ローラ24、25により次の個片10及び第2のフィルム12が吸着ノズル31の吸着位置となるまで送り出す。このような動作を繰り返し行うことによって、フィーダー20は、連続して個片10及び第2のフィルム12を高速かつ安定して第1のフィルム11から剥離し、貼着相手のプリント配線基板に供給することができる。
 [配置工程(B2)、搭載工程(C21、C22)及び接続工程(D2)]
 配置工程(B2)では、吸着ノズル31を用いて、第1のフィルム11から剥離された個片10及び第2のフィルム12をプリント配線基板51に配置する。具体的には、コネクタの第1の端子列及び第2の端子列に対応する第1の基板端子列及び第2の基板端子列に個片10及び第2のフィルム12を配置する。
 搭載工程(C21、C22)では、第2のフィルム12を個片10から剥離した後、吸着ノズル33を用いて個片10上にコネクタ52を搭載する。接続工程(D2)は、第1の実施の形態における接続工程(D1)と同様である。
 前述の第2の実施の形態における電子部品の製造方法によれば、マウンターを用いて接続フィルムを電子部品に配置させることができ、接続フィルムを貼り付ける仮貼り機の導入コストを削減することができる。また、配置工程(B2)後において、電子部品に配置された接続フィルムの個片が第2のフィルムで覆われるため、電子部品に接続フィルムの個片が配置された状態で流通する形態において非常に有用である。
 <3.第3の実施の形態>
 図13は、第3の実施の形態における電子部品の製造方法を示すフローチャートである。図13に示すように、第3の実施の形態における電子部品の製造方法は、吸着ノズルを用いて表面実装部品をピックアップし、接続フィルムの個片が複数配置された長尺の第1のフィルムを第1の進行方向から第2の進行方向に鋭角に折り返すエッジ部材を用いて、個片を表面実装部品で保持し、第1のフィルムから個片を剥離させる剥離工程(A31、A32)と、吸着ノズルに吸着された表面実装部品、及び表面実装部品に転着された個片を配線基板に搭載する搭載工程(C3)と、個片を介して配線基板と表面実装部品とを電気的に接続させる接続工程(D2)とを有する。ここで、エッジ部材は、フィルムの個片を供給するフィーダーの一部であり、マウンターの一部でもある。また、マウンター、接続フィルム、配線基板、表面実装部品などは、第1の実施の形態と同様であるため、これらの説明を省略する。
 第3の実施の形態では、先ず、吸着ノズルで表面実装部品を吸着し、エッジ部材を用いて吸着ノズルに吸着された表面実装部品で個片を保持し、第1のフィルムから個片を剥離させるものである。
 以下、図14及び図15を参照して、前述の剥離工程(A3)、搭載工程(C3)及び接続工程(D3)について、接続フィルム、表面実装部品及び配線基板の具体例として、それぞれはんだ接続フィルム、コネクタ及びプリント配線基板を用いて説明する。なお、第1の実施の形態と同様の構成には、同一の符号を付し、その説明を省略する。
 [剥離工程(A3)]
 図14は、第3の実施の形態における剥離工程を説明するための図である。図14に示すように、剥離工程(A3)では、エッジ部材21を備えるフィーダー20を用いて、はんだ接続フィルムの個片10を吸着ノズル33に吸着されたコネクタ52で保持し、第1のフィルム11から個片10を剥離させる。吸着ノズル33は、第1の実施の形態における搭載工程(C1)で使用したものと同様のものを使用することができる。
 個片10とコネクタ52との接着力は、個片10と第1のフィルム11との接着力よりも大きいことが好ましい。これにより、吸着ノズル33を用いて第1のフィルム11から個片10及びコネクタ52を容易に剥離し、ピックアップすることができる。
 図15は、第3の実施の形態におけるフィーダーの動作例を説明するための図である。動作例として、先ず、吸着ノズル33によりコネクタ52を吸着させ、コネクタ52を吸着させた状態の吸着ノズル33を個片10の転着位置に移動させる。コネクタ52の個片10が転着される面には、第1の端子列と第2の端子列とが備えられている。
 フィーダー20は、駆動ローラ24、25により第1のフィルム11を第1の進行方向V1に搬送し、個片10が吸着ノズル33の直下の位置となった場合、搬送を停止して吸着ノズル31に吸着されたコネクタ52により個片10の位置と姿勢を把持する。次いで、フィーダー20は、エッジ部材21及び第1のローラ22を第1の進行方向V1と逆方向V1Rに後退させて第1のフィルム11から個片10を剥離し、個片10をコネクタ52に引き渡す。そして、吸着ノズル33は、個片10が転着されたコネクタ52をハンドリングして、プリント配線基板51に搭載するために移動する。続いて、フィーダー20は、エッジ部材21及び第1のローラ22を第1の進行方向V1に前進させた後、駆動ローラ24、25により次の個片10が転着位置となるまで送り出す。このような動作を繰り返し行うことによって、フィーダー20は、連続して個片10を高速かつ安定して第1のフィルム11から剥離し、貼着相手のプリント配線基板に供給することができる。
 [搭載工程(C3)及び接続工程(D3)]
 搭載工程(C3)では、吸着ノズル33を用いて個片10が転着されたコネクタ52を搭載する。接続工程(D3)は、第1の実施の形態における接続工程(D3)と同様である。
 前述の第3の実施の形態における電子部品の製造方法によれば、マウンターを用いて接続フィルムを電子部品に配置させることができ、接続フィルムを貼り付ける仮貼り機の導入コストを削減することができる。また、第3の実施の形態における電子部品の製造方法によれば、吸着ノズルで表面実装部品を吸着し、エッジ部材を用いて吸着ノズルに吸着された表面実装部品で個片を保持し、第1のフィルムから個片を剥離させるため、接続フィルム用マウンター及び表面実装部品用マウンターの2台を設置する必要がなくなり、工程数を削減することができる。
 <4.他の実施の形態>
 図16は、個片の形状の第1例を示す平面図であり、図17は、個片の形状の第2例を示す平面図である。接続フィルムの個片は、特に限定されるものではなく、例えば実装する電子部品に応じた形態とすることができる。例えば、個片の形状は、図16及び図17に示すように、コネクタの第1の端子列及び第2の端子列に対応させて、それぞれ略長方形の第1の個片10A及び第2の個片10Bとしてもよい。また、第1の個片10A及び第2の個片10Bは、その長辺の方向が第1のフィルムの長手方向となるように形成されても、その短辺の方向が第1のフィルムの長手方向になるように形成されてもよい。これにより、リフローにおいて、セルフアライメント効果によるはんだ粒子の第1の端子列と第2の端子列との間の移動を制限することができる。
 また、コネクタの第1の端子列及び第2の端子列に対応させて、それぞれ略長方形の第1の個片10A及び第2の個片10Bとした場合、第1の個片10A及び第2の個片10Bの両者を1つの吸着ノズルで第1のフィルムから剥離するようにしてもよい。また、個片は、コネクタの第1の端子列及び第2の端子列に対応させて、それぞれ導電粒子を含有する第1の領域及び第2の領域を有し、第1の領域と第2の領域との間に導電粒子を含有しない領域を有していてもよい。
 また、個片の形状は、例えば特開2020-198422号公報に記載されているように、水平2辺及び垂直1辺のコの字型、水平2辺及び垂直2辺のロの字型、L字型、Uの字型、Cの字型などであってもよい。また、個片が導電粒子を含有する場合、特許第6187665号公報に記載されているように、導電粒子が絶縁性樹脂に埋め込まれていてもよい。また、個片は、導電粒子がランダム又は規則的に配置されていてもよく、導電粒子がフィルム厚方向の位置に揃っていてもよい。また、個片がはんだ粒子を含有する場合、特許第6898413号公報に記載されているように、常温で固形であり、温度190℃、荷重2.16kgの条件で測定されたメルトフローレートが10g/10min以上である熱可塑性樹脂さ配合されていてもよい。また、個片は、特許第7032367号公報に記載されているように、最低溶融粘度が100Pa・s未満であってもよい。
 また、個片は、2層以上の構成であってもよく、導電粒子やはんだ粒子を含む層と含まない層の2層以上の構成であってもよい。また、個片は、導電粒子を含む層同士の2層以上の構成であってもよく、導電粒子を含まない層同士の2層以上の構成であってもよい。
 個片の厚みは、特に限定されるものではなく、個片の厚みの下限は、好ましくは1μm以上、より好ましくは3μm以上、さらに好ましくは4μm以上であり、個片の厚みの上限は、好ましくは100μm以下、より好ましくは80μm以下、さらに好ましくは50μm以下である。
 個片の厚みは、公知のマイクロメータやデジタルシックネスゲージ(例えば、最小表示量0.0001mm)を用いて測定することができる。ただし、導電粒子の粒子径よりも個片の厚みが薄い場合には、接触式の厚み測定器は適さないので、レーザー変位計(例えば、分光干渉変位タイプなど)を用いることが好ましい。ここで、個片の厚みとは、バインダー樹脂層のみの厚みであり、導電粒子の粒子径は含まない。
 また、前述の第1~第3の実施の形態では、接続工程(D1、D2、D3)において、リフロー炉を用い配線基板と表面実装部品とを電気的に接続させることとしたが、これに限られるものではなく、例えば、熱圧着ツールにて表面実装部品側から押圧する熱圧着であってもよい。
 本実施例では、はんだ接続フィルムの一形態としてはんだ粒子を含有する異方性導電フィルムを作製した。そして、例えば、図16に示すように、異方性導電フィルムを用いて長尺の支持フィルムに略長方形の第1の個片及び第2の個片を作製し、支持フィルムからの個片の剥離について検証した。
 [異方性導電フィルムの作製]
 フェノキシ樹脂(YP-50、日鉄ケミカル&マテリアル(株))を45質量部、水素添加ビスフェノールAグリシジルエーテル(YX8000、三菱ケミカル(株))を10質量部、結晶性ビスフェノールA型エポキシ樹脂(YL6810、三菱ケミカル(株))を45質量部、イミダゾール系エポキシ樹脂硬化剤(2P4MHZ-PW(2-フェニル-4-メチル-5-ヒドロキシメチルイミダゾール)、四国化成工業(株))を10質量部、及びグルタル酸(1,3-プロパンジカルボン酸、東京化成(株))を8質量部配合し、バインダーを作製した。バインダー118質量部に対し、平均粒子径20μmのはんだ粒子(Sn59.9Bi40Cu0.1)を所定量配合し、厚み40μmの異方性導電フィルムを作製した。
 [個片の作製]
 異方性導電フィルムをカット、除去し、例えば、図16に示すように、厚み40μmの支持フィルム上に略長方形(幅0.5mm、長さ5.0mm)の第1の個片及び第2の個片を、その長辺の方向が支持フィルムの長手方向となるように形成した。
 [個片剥離の評価試験1]
 例えば、図16に示すように、略長方形の第1の個片及び第2の個片が複数配置された長尺の支持フィルムを準備し、支持フィルムから剥離され、使用可能な個片をカウントした。そして、個片の剥離を試みた回数に対する使用可能な個片のカウント割合により評価した。A~Cの評価基準は下記の通りとした。
A:カウント割合が90%以上
B:カウント割合が60%以上90%未満
C:カウント割合が60%未満
 <検証例1>
 例えば、図2~図4に示すように、吸着ノズル31で個片10を保持したままエッジ部材21を第1のフィルム11の進行方向V1と逆方向V1Rに可動させ、第1のフィルム11から個片10の剥離を試みた。エッジ部材は、折り返し端部の厚みTが0.5mm、折り返し角度αが25°であるものを使用した。吸着ノズルの開口径、吸着ノズルの真空圧、吸着ノズルによる個片10への加圧力(、第1のフィルムのテンション荷重、及びエッジ部材のプレート滑りは、下記条件で行った。表1に示すように検証例1における個片剥離の評価はAであった。
吸着ノズルの開口径:70μm
吸着ノズルの表面処理:フッ素樹脂によるコーティング
吸着ノズルの真空圧:-45KPa
吸着ノズルによる個片への加圧力:0.4N/mm
第1のフィルムのテンション荷重:160g
エッジ部材の表面処理:フッ素樹脂による全面コーティング
 <検証例2>
 折り返し端部の厚みが0.1mmであるエッジ部材を使用した以外は検証例1と同様に第1のフィルム11から個片10の剥離を試みた。表1に示すように検証例2における個片剥離の評価はAであった。
 <検証例3>
 折り返し端部の厚みが0.01mmであるエッジ部材を使用した以外は検証例1と同様に第1のフィルム11から個片10の剥離を試みた。表1に示すように検証例3における個片剥離の評価はBであった。
 <検証例4>
 市販カッターのL刃(厚み0.5mm)をエッジ部材として使用した以外は検証例1と同様に第1のフィルム11から個片10の剥離を試みた。表1に示すように検証例4における個片剥離の評価はCであった。
 <検証例5>
 検証例1において、吸着ノズル31で個片10を保持せず、エッジ部材21のみを第1のフィルム11の進行方向V1と逆方向V1Rに可動させ、第1のフィルム11から個片10の剥離を試みた。表1に示すように検証例1における個片剥離の評価はCであった。
 検証例4では、カッター刃が支持フィルムに食い込み、切断されることがあった。検証例5では、吸着ノズルで個片を保持しないため、支持フィルムから個片を剥離させることができなかった。検証例1~3では、それぞれ折り返し端部の厚みが0.5mm、0.1mm、0.01mmであるエッジ部材を使用し、吸着ノズルで個片を保持したため、支持フィルムから個片を剥離させることができた。特に検証例1、2では、エッジ端部の剛性が高いため、高い頻度で支持フィルムから個片を剥離させることができた。
 [個片剥離並びに配置の評価試験]
 例えば、図3に示すように、第1のフィルム11の進行方向V1及び進行方向V2のそれぞれに沿う面の角度(折り返し角度α)を変えて、第1のフィルム11からの個片の吸着ノズルによる剥離性を検証した。剥離性は、第1のフィルム11上に設けられた5つの個片10に対し、吸着ノズル31による剥離の成功回数(剥離の成功回数/5)、及び剥離が成功した個片10の基板への配置の成功回数(配置の成功回数/剥離の成功回数)をカウントした。なお、所定の折り返し角度αとなるエッジ部材を使用し、剥離並びに配置の際に加える加圧力を0.4N/mmとした以外は、前述の個片剥離の評価試験1と同様の条件で試験を行った。
 <検証例6>
 例えば、図2~図4に示すように、吸着ノズル31で個片10を保持したままエッジ部材21を第1のフィルム11の進行方向V1と逆方向V1Rに可動させ、第1のフィルム11から個片10の剥離を試みた。この時、吸着ノズル31による個片10の吸着時において、第1のフィルム11の進行方向V1に沿う面と進行方向V2に沿う面とのなす角度αが25°となるような端部形状としたエッジ部材を使用した。エッジ部材の端部厚みは0.5mmとした。また、第1のフィルムの厚みを50μmとした。表2に示すように検証例6における剥離の成功回数は5/5、配置の成功回数は5/5であった。
 <検証例7>
 折り返し角度αが30°となるエッジ部材を使用した以外は、検証例6と同様に第1のフィルム11から個片10の剥離を試みた。表2に示すように検証例7における剥離の成功回数は2/5、配置の成功回数は2/2であった。
 <検証例8>
 折り返し角度αが38°となるエッジ部材を使用した以外は、検証例6と同様に第1のフィルム11から個片10の剥離を試みた。表2に示すように検証例8における剥離の成功回数は0/5であった。
 <検証例9>
 第1のフィルム11の厚みを25μmとした以外は、検証例6と同様に第1のフィルム11から個片10の剥離を試みた。表2に示すように検証例9における剥離の成功回数は5/5、配置の成功回数は5/5であった。
 <検証例10>
 折り返し角度αが30°となるエッジ部材を使用した以外は、検証例9と同様に第1のフィルム11から個片10の剥離を試みた。表2に示すように検証例10における剥離の成功回数は5/5、配置の成功回数は5/5であった。
 <検証例11>
 折り返し角度αが38°となるエッジ部材を使用した以外は、検証例9と同様に第1のフィルム11から個片10の剥離を試みた。表2に示すように検証例11における剥離の成功回数は2/5、配置の成功回数は2/2であった。

 
 検証例6、9のように折り返し角度αが25°となるエッジ部材を使用した場合、第1のフィルムの厚みによらず、個片を第1のフィルムから確実に剥離し、基板に配置することも確実に可能であった。検証例7、8、10、11のように折り返し角度αが30°以上となるエッジ部材を使用した場合、第1のフィルムの厚みによって個片の剥離の成功回数に差が生じた。特に、検証例8のように第1のフィルムの厚みが50μmであり、折り返し角度αが38°となるエッジ部材を使用した場合、個片の剥離が困難であった。個片剥離の評価2により、第1のフィルムの厚みが小さいほど、エッジ部材の折り返し角度αの許容範囲が広いことが分かった。
 [個片剥離並びに配置の評価試験2]
 例えば、図2~図4に示すように、個片10の第1の剥離フィルム11からの剥離時並びに基板51への配置時に、吸着ノズル31によって個片10にかかる剥離時並びに基板へ配置時の加圧力を変化させることで、第1のフィルム11からの個片10の吸着ノズル31による剥離性並びに基板への配置性を検証した。剥離性並びに配置性は、第1のフィルム11上に設けられた2つの個片10に対し、吸着ノズル31による剥離の成功回数(剥離の成功回数/2)、及び剥離が成功した個片10の基板への配置の成功回数(配置の成功回数/剥離の成功回数)をカウントした。なお、折り返し角度αを30°としたことと、第1のフィルムの厚みを25μmとしたこと以外は、前述の個片剥離の評価試験1と同様の条件で試験を行った。なお、加圧力は剥離時並びに基板への配置時で同じものとした。
 <検証例12>
 吸着ノズル31で個片10を保持したままエッジ部材21を第1のフィルム11の進行方向V1と逆方向V1Rに可動させ、第1のフィルム11からの個片10の剥離を試みた。この時の吸着ノズル31による個片10の吸着時において、個片10にかかる加圧力を0.4N/mmとし、真空圧を-43.6KPaとした。表3に示すように検証例12における剥離の成功回数は2/2、配置の成功回数は2/2であった。
 <検証例13>
 加圧力を0.8N/mm、真空圧を-44.4KPaとしたこと以外は、検証例12と同様に第1のフィルム11から個片10の剥離と配置を試みた。表3に示すように検証例13における剥離の成功回数は2/2、配置の成功回数は1/2であった。
 <検証例14>
 加圧力を1.0N/mm、真空圧を-44.6KPaとしたこと以外は、検証例12と同様に第1のフィルム11から個片10の剥離と配置を試みた。表3に示すように検証例14における剥離の成功回数は2/2、配置の成功回数は0/2であった。
 <検証例15>
 加圧力を2.8N/mm、真空圧を-46.8KPaとしたこと以外は、検証例12と同様に第1のフィルム11から個片10の剥離と配置を試みた。表3に示すように検証例15における剥離の成功回数は2/2、配置の成功回数は0/2であった。

 
 検証例12~15に示すように第1の剥離フィルムからの個片10の剥離は、0.4~2.8N/mmのいずれの加圧力であっても可能であった。一方で、個片10を基板に配置する際には、個片10に加わる加圧力は、剥離時において0.8N/mm以下であることが好ましいことが分かった。

Claims (11)

  1.  接続フィルムの個片が複数配置された長尺の第1のフィルムを第1の進行方向から第2の進行方向に鋭角に折り返すエッジ部材を用いて、前記個片を移載ヘッドで保持し、前記第1のフィルムから個片を剥離させる剥離工程と、
     前記移載ヘッドを用いて、前記第1のフィルムから剥離された個片を第1の電子部品に配置する配置工程と
     を有する電子部品の製造方法。
  2.  前記個片上に第2の電子部品を搭載する搭載工程をさらに有する請求項1記載の電子部品の製造方法。
  3.  各個片上に第2のフィルムが配置されており、
     前記配置工程では、前記移載ヘッドを用いて、前記個片及び前記第2のフィルムを第1の電子部品に搭載する請求項1記載の電子部品の製造方法。
  4.  前記第2のフィルムを前記個片から剥離し、前記個片上に第2の電子部品を搭載する搭載工程をさらに有する請求項3記載の電子部品の製造方法。
  5.  前記剥離工程では、前記個片を前記移載ヘッドで保持された第2の電子部品で保持し、前記第1のフィルムから個片を剥離させ、
     前記配置工程では、前記移載ヘッドを用いて、前記個片及び前記第2の電子部品を第1の電子部品に搭載する請求項1記載の電子部品の製造方法。
  6.  前記剥離工程では、前記移載ヘッドで前記個片を保持したままエッジ部材を前記第1のフィルムの進行方向と逆方向に可動させ、前記第1のフィルムから個片を剥離させる請求項1乃至5のいずれか1項に記載の電子部品の製造方法。
  7.  前記第1の電子部品が、配線基板であり
     前記第2の電子部品が、表面実装部品である請求項2、4又は5のいずれか1項に記載の電子部品の製造方法。
  8.  前記個片を介して前記第1の電子部品と前記第2の電子部品とを電気的に接続させる接続工程をさらに有する請求項2、4又は5のいずれか1項に記載の電子部品の製造方法。
  9.  移載ヘッドと、
     接続フィルムの個片が複数配置された長尺の第1のフィルムを第1の進行方向から第2の進行方向に鋭角に折り返すエッジ部材と、
     前記移載ヘッドを用いて、前記個片を保持し、前記第1のフィルムから個片を剥離させる制御部と
     を備える剥離装置。
  10.  前記エッジ部材の折り返し端部の厚みが、0.01mm以上0.5mm以下である請求項9記載の剥離装置。
  11.  前記鋭角の角度が、38°以下である請求項9又は10記載の剥離装置。
