振動の減衰特性に優れた縦枠部及びマスク保持装置を提供する。 透明な略板状のマスクを略鉛直方向に保持するマスク保持部に含まれる縦枠部又は当該縦枠部を有するマスク保持装置である。縦枠部は、第1材料で製造された第1層と、第1材料とは異なる第2材料で製造された第2層と、第1層と第2層との間に配置された弾性層と、とが積層されている。第1材料は、金属材料、セラミックス、金属マトリックス複合材料及び繊維強化樹脂のいずれかであり、第2材料は、金属材料、セラミックス、金属マトリックス複合材料、繊維強化樹脂及び石英ガラスのいずれかである。

Description

縦枠部、マスク保持装置及びマスク保持方法
 本発明は、縦枠部、マスク保持装置及びマスク保持方法に関する。
 特許文献1には、周縁に平面又は曲面の面取部が形成された透明な略板状のマスクを略鉛直方向に保持するフレームであって、略水平に延設された略棒状の下枠部と、下枠部から上向きに突出するように、略鉛直に延設された棒状の第1縦枠部及び第2縦枠部と、を有する略枠状のフレームと、第1縦枠部に設けられ、マスクの第1端面部と当接する第1ツメ部と、第2縦枠部に設けられ、マスクの第2端面部と当接する第2ツメ部と、を有するツメ部と、を備えたマスク保持装置が開示されている。このマスク保持装置では、第1ツメ部がマスクの第1端面部と当接し、第2ツメ部がマスクの第2端面部と当接することでフレームがマスクを保持する。

 従来、特許文献1に記載の発明のようなマスク保持装置の縦枠部は、金属マトリックス複合材料で製造されることが一般的であった。縦枠部は、細長い板状の部品を用いて製造されている。
 縦枠部により鉛直方向に沿って保持されたマスクは、カメラを用いて検査が行われる。しかしながら、金属マトリックス複合材料を用いた細長い板状の部品は、振動が発生したときになかなか減衰しないという問題がある。振動が減衰しなければ、マスクが板厚(奥行)方向に長時間振動することになり、検査等を行う時にカメラの焦点が合わず鮮明な画像が撮影できない。
 本発明はこのような事情に鑑みてなされたもので、振動の減衰特性に優れた縦枠部及びマスク保持装置を提供することを目的とする。
 上記課題を解決するために、本発明に係る縦枠部は、例えば、透明な略板状のマスクを略鉛直方向に保持するマスク保持部に含まれる縦枠部であって、第1材料で製造された第1層と、前記第1材料とは異なる第2材料で製造された第2層と、前記第1層と前記第2層との間に配置された弾性層と、とが積層されており、前記第1材料は、金属材料、セラミックス、金属マトリックス複合材料及び繊維強化樹脂のいずれかであり、前記第2材料は、金属材料、セラミックス、金属マトリックス複合材料、繊維強化樹脂及び石英ガラスのいずれかであることを特徴とする。
 また、上記課題を解決するために、本発明に係るマスク保持装置は、例えば、枠状のフレームと、略鉛直に延設された棒状の第1縦枠部及び第2縦枠部であって、前記フレームに左右方向に移動可能に設けられた第1縦枠部及び第2縦枠部と、を有し、透明な板状のマスクを略鉛直方向に保持するマスク保持部を備えたマスク保持装置であって、前記第1縦枠部及び前記第2縦枠部は、第1材料で製造された第1層と、前記第1材料とは異なる第2材料で製造された第2層と、前記第1層と前記第2層との間に配置された弾性層と、とが積層されており、前記第1材料は、金属材料、セラミックス、金属マトリックス複合材料及び繊維強化樹脂のいずれかであり、前記第2材料は、金属材料、セラミックス、金属マトリックス複合材料、繊維強化樹脂及び石英ガラスのいずれかであることを特徴とする。
 本発明に係る縦枠部及びマスク保持装置によれば、マスク保持部の縦枠部は、金属材料、セラミックス、金属マトリックス複合材料及び繊維強化樹脂のいずれかである第1材料で製造された第1層と、第1材料とは異なる第2材料であって、金属材料、セラミックス、金属マトリックス複合材料、繊維強化樹脂及び石英ガラスのいずれかである第2材料で製造された第2層と、第1層と第2層との間に配置された弾性層と、とが積層されている。これにより、振動の減衰特性に優れた縦枠部とすることができる。これにより、縦枠部により保持されたマスクの検査等を行う時にマスクの板厚方向(カメラの焦点方向)の振動を追いかけるようにカメラの焦点位置を移動させる必要がなく、鮮明な画像が撮影でき、検査性能が向上する。
 前記弾性層は、弾性接着剤が硬化した層であり、厚さが略0.1mm以上かつ略0.2mm以下であってもよい。これにより、第1層と第2層とを接着しつつ、第1層と第2層との間に弾性層を設けることができる。
 前記第1材料はアルミニウムであり、前記第2材料はファインセラミックスであってもよい。これにより、第1材料を加工性に優れた材料とし、第2材料を剛性が高く変形し難い材料とすることができる。また、前記第1層には、前記マスクの端面と当接するツメ部が設けられる凹部が形成されていてもよい。これは、第1材料を加工性に優れた材料とすることで可能となる。
 前記フレームは、前記第1縦枠部及び前記第2縦枠部の背面に当接する横枠部であって、上下動可能に設けられた横枠部を有してもよい。これにより、マスクの上端エッジが開放状態である従来の形態に対して上端エッジの振動を抑制することができ、より精度の高い検査を行うことができる。なお、前記横枠部は、前記第1層と、前記弾性層と、前記第2層とが順に積層されていることが好ましい。
 上記課題を解決するために、本発明に係るマスク保持装置は、例えば、枠状のフレームと、略鉛直に延設された棒状の第1縦枠部及び第2縦枠部であって、前記フレームに左右方向に移動可能に設けられた第1縦枠部及び第2縦枠部と、を有し、透明な板状のマスクを略鉛直方向に保持するマスク保持部を備えたマスク保持装置であって、前記第1縦枠部及び前記第2縦枠部には、それぞれ、超音波を用いて測距を行う第1超音波センサ及び第2超音波センサが下端近傍に設けられており、前記第1超音波センサは、前記第2縦枠部に向けて略水平に超音波を送信し、前記第2超音波センサは、前記第1縦枠部に向けて略水平に超音波を送信することを特徴とする。
 また、上記課題を解決するために、本発明に係るマスク保持方法は、例えば、透明な板状のマスクを略鉛直方向に保持するステップであって、上下の端面の左右方向中央部をアームで保持するステップと、略水平に延設された略棒状の下枠部と、前記下枠部から上向きに突出するように、略鉛直に延設された棒状の第1縦枠部及び第2縦枠部と、を有するマスク保持部に、前記アームで保持された前記マスクを近づけるステップと、前記第1縦枠部に設けられた第1超音波センサ及び前記第2縦枠部に設けられた第2超音波センサから略水平に超音波を送信して測距を行って前記マスク保持部に対する前記マスクの位置を測定するステップと、を含むことを特徴とする。
 従来、マスクの位置を測定する超音波センサはマスク保持部に設けられておらず、別の装置に設けられていたため、マスクの位置測定が容易ではなかった。また、マスクの位置を測定せずに済むように、マスクを正確に搬入する必要があった。
 本発明に係るマスク保持装置及びマスク保持方法によれば、縦枠部に超音波センサを設けることで、単純な構成とすることができる。例えば、マスクを精度よく搬入できない装置を用いてマスクをマスク保持装置に搬入する場合に、マスクを把持する直前でマスクの位置を測定することでマスクを正しい位置に搬入することができる。
 前記第1縦枠部に設けられ、前記マスクの第1端面部と当接する第1ツメ部と、前記第2縦枠部に設けられ、前記マスクの第2端面部と当接する第2ツメ部と、を有するツメ部を備え、前記第1ツメ部及び前記第2ツメ部は、鉛直方向に沿って複数設けられており、前記第1超音波センサは、前記第1縦枠部の下端と、複数の前記第1ツメ部のうちの最も下側に設けられた第3ツメ部との間に設けられており、前記第2超音波センサは、前記第2縦枠部の下端と、複数の前記第2ツメ部のうちの最も下側に設けられた第4ツメ部との間に設けられていてもよい。言い換えれば、超音波センサを縦枠部の下端近傍に設けてもよい。これにより、マスク搬入時にマスクが揺動することによる位置ずれの影響を受けにくくなる。
 前記マスクの周縁には、平面又は曲面の面取部が形成されており、前記第1超音波センサ及び前記第2超音波センサは、前記マスクの前記面取部が形成されていない端面に向けて超音波を照射してもよい。これは、縦枠部に超音波センサを設けることにより可能になる。これにより、正確な距離を測定することができる。
 本発明によれば、振動の減衰特性に優れたフレームを提供することができる。

 以下、本発明の実施形態を、図面を参照して詳細に説明する。本発明は、マスクMを略鉛直方向に保持するマスク保持装置及びマスク保持装置が有する縦枠部であり、マスクMを検査するマスク検査機等の内部に設けられる。
 マスクMは、石英ガラス等により形成された透明な略板状の部材であり、例えば有機ELや液晶表示装置の表示装置用の基板を製造するために用いられる露光用マスクである。マスクMは、一辺が1m程度の大型な略矩形形状の基板上に、1個または複数個のイメージデバイス用転写パターンが形成されるものである。また、マスクMには、マスクエッジが欠けないようにするため、周縁に面取り部が形成されている。
 <第1の実施の形態>
 図1は、第1の実施の形態に係るマスク保持装置1の概略を示す斜視図である。本明細書においては、フレーム11の長手方向に略沿った方向をx方向と定義し、鉛直方向をy方向とし、x方向及びy方向と直交する方向をz方向と定義する。
 マスク保持装置1は、ステージ(図示せず)に載置されており、主として、マスク保持部10と、フレーム保持部20と、超音波センサ30と、を有する。
 マスク保持部10は、主として、フレーム11と、フレーム11に設けられた縦枠部12、13と、マスクMを把持するツメ部14と、を有する。ツメ部14は縦枠部12、13等に設けられている。
 フレーム11は、鉛直に保持されるマスクMの外周を囲むように、略枠状に形成される。フレーム11は、マスクMの表面m1(パターンが形成される面)がxy平面と平行となるようにマスクMを保持する。
 フレーム11には、主として、縦枠部12、13が設けられている。縦枠部12、13は、略鉛直に延設された棒状の部材である。異なる大きさのマスクMに対応するため、縦枠部12、13は、水平方向(x方向)に移動可能である。縦枠部12、13については、後に詳述する。
 ツメ部14は、縦枠部12、13及び第2ブロック21b(後に詳述)のそれぞれに設けられている。ツメ部14は、マスクMと当接する当接位置と、マスクMと当接しない退避位置との間で移動可能である。縦枠部12、13に設けられたツメ部14は、当接位置と退避位置との間で、先端が略水平方向(x方向)に移動する。第2ブロック21bに設けられたツメ部14は、当接位置と退避位置との間で、先端が略鉛直方向(y方向)に移動する。
 図2は、ツメ部14が当接位置にあるときの概略を示す図であり、図1のA-A断面図である。図2において、点線は、ツメ部14が退避位置にある状態を示し、実線は、ツメ部14が当接位置にある状態を示す。
 ツメ部14は、主として、先端部141と、直動ガイド143とを有する。先端部141は、マスクMと当接する略矩形形状の部品であり、ポリエーテルエーテルケトン樹脂(PEEK)等の耐熱性、機械的強度に優れた樹脂で形成される。先端部141の先端には、y方向から見て斜めに切断された当接面142を有する。当接面142は、マスクMの面取り部c1と左端面m3との間の角l1に当接する。
 直動ガイド143は、主として、レール143aと、駆動部143bと、を有する。
レール143aは、縦枠部13(図2では図示省略)に固定されている。駆動部143bは、先端部141の後ろ側(図2における右側)に固定されており、レール143aに沿って移動可能である。このように、ツメ部14(すなわち、先端部141)は、図2矢印で示すように、退避位置と当接位置との間で移動可能である。
 ツメ部14が当接位置にあるときは、ツメ部14は、図2における左向き(+x方向)の力をマスクMに付勢する。その結果、当接面142が角l1を斜め前方から押圧し、マスクMの裏面m2がフレーム11に当接することで、マスクMがフレーム11に保持される。
 図1の説明に戻る。マスク保持部10の下側には、フレーム保持部20が設けられる。フレーム保持部20は、ステージ(図示せず)に載置されており、マスクMの下辺の高さ方向(y方向)の位置を変更する調整機構21を有する。調整機構21は、x方向に沿って複数個形成される。調整機構21は、上面がxz平面に対して傾いている第1ブロック21aと、下面がxz平面に対して傾いている第2ブロック21bとを有し、第1ブロック21aと第2ブロック21bとの相対的な位置関係を変えることで高さの調整を行なう。調整機構21はすでに公知であるため、詳細な説明は省略する。
 超音波センサ30は、超音波を用いて測距を行うセンサである。超音波センサ30は、縦枠部12に設けられた超音波センサ31と、縦枠部13に設けられた超音波センサ32とを有する。例えば、超音波センサ31、32は、直径が10mm程度の小型のセンサであり、40mm程度の距離にある物体を高精度に測定可能である。
 超音波センサ31は、縦枠部13に向けて略水平に、すなわち-x方向に向けて超音波を送信する。超音波センサ32は、縦枠部12に向けて略水平に、すなわち+x方向に向けて超音波を送信する。超音波センサ30は既に公知であるため、詳細な説明は省略する。
 超音波センサ31、32は、それぞれ、縦枠部12、13の下端近傍に設けられている。例えば、超音波センサ31は、縦枠部12の下端と、縦枠部12に鉛直方向に沿って設けられた複数のツメ部14のうちの最も下側に設けられたツメ部14との間に設けられている。また、例えば、超音波センサ31は、縦枠部13の下端と、縦枠部13に設けられた複数のツメ部14のうちの最も下側に設けられたツメ部14との間に設けられている。
 超音波センサ31、32は、マスクMの面取り部c1、c2(図2参照)が形成されていない端面(例えば、左端面m3)に向けて超音波を照射する。超音波センサ31、32は、それぞれ、超音波を発信すると共にマスクMの端面で反射して戻ってきた超音波を受信し、発信から受信までの時間を計測することでマスクMの端面までの距離を測定する。これは、縦枠部12、13に超音波センサ31、32を設けることにより可能となる。
 ここで、縦枠部12、13の構造について説明する。縦枠部12と縦枠部13とは、同様の構成を有するため、縦枠部12を用いて説明を行い、縦枠部13の説明を省略する。
 図3は、縦枠部12の概略を示す断面図である。縦枠部12は、第1層121と、第2層122と、第1層121と第2層122との間に配置された弾性層123とを有する。第1層121と、第2層122と、弾性層123とは積層されている。第1層121は、+z方向を向く表面121aを有し、表面121aには、凹部121bが形成されている。凹部121bには、ツメ部14が設けられる。
 第1層121は第1材料で形成されており、第2層122は第2材料で形成されている。第1材料は、金属材料、セラミックス、金属マトリックス複合材料及び繊維強化樹脂のいずれかであり、第2材料は、金属材料、セラミックス、金属マトリックス複合材料、繊維強化樹脂及び石英ガラスのいずれかである。
 金属材料とは、例えば、鉄、鉄合金、アルミニウム、非鉄合金である。ここで、鉄合金とは、例えば、ステンレス鋼、低熱膨張合金(インバー、スーパーインバー等)、クロムモリブデン鋼である。また、非鉄合金とは、例えば、銅合金(ベリリウム銅)、アルミニウム合金(ジュラルミン等)、マグネシウム合金、チタン合金である。セラミックスとは、例えば、ファインセラミックス(酸化アルミニウム(アルミナ)、コージライト、炭化ケイ素、フェライト、窒化アルミニウム等)、二酸化ジルコニウム(ジルコニア)である。
 金属マトリックス複合材料及び繊維強化樹脂は、複合材料の一種である。金属マトリックス複合材料は、金属を母材(マトリックス)とする複合材料である。母材となる金属は、例えば、アルミニウム、金属シリコン、銅、マグネシウム、真鍮である。また、金属マトリックス複合材料においてマトリックスに組み合わせる強化材は、例えば、繊維(カーボン等)、セラミックス(炭化ケイ素、アルミナ、ホウ酸アルミ、窒化アルミ等)である。
 繊維強化樹脂は、樹脂を母材とする複合材料であり、強化剤に繊維を用いる。母材となる樹脂は、例えば、エポキシ樹脂、不飽和ポリエステル樹脂等の熱硬化性樹脂、メタクリル酸メチル等の熱可塑性樹脂である。繊維強化樹脂は、例えば、強化剤が炭素繊維である炭素繊維強化プラスチック、強化剤がガラス繊維であるガラス繊維強化プラスチック、強化剤がアラミド繊維であるアラミド繊維強化プラスチックである。
 本実施の形態は、第1層121はアルミニウムで形成されており、第2層122はファインセラミックス(例えば、アルミナ焼結体)で形成されている。
 第1層121は、加工性に優れた材料を用いて形成されていることが好ましい。したがって、第1層121は金属材料を用いて形成されていればよく、アルミニウムに限定されない。ただし、軽量化のためには第1層121にアルミニウムを用いることが好ましい。
 第2層122は、第1層121を補強する意味を有するため、剛性が高く変形し難い材料、すなわち縦弾性係数(ヤング率)が高い材料を用いることが望ましい。そのため、本実施の形態では、ファインセラミックスを用いて第2層122を形成する。
 本実施の形態では、剛性を確保するため、第1層121の厚さt1及び第2層122の厚さt2をそれぞれ略10mm程度とする。ただし、厚さt1、t2はこれに限られない。
 弾性層123は、柔軟で弾性変形が可能な材料で形成されている。本実施の形態では、弾性接着剤を用いて弾性層123が成形されており、弾性接着剤が硬化した層が弾性層123となる。弾性接着剤は、塗布時には動粘性を有する液体状ないしペースト状であり、硬化するとゴム状の弾性体となる。弾性接着剤としては、例えば、フッ素系、シリコン系(シリコン樹脂、変性シリコン樹脂等)、ウレタン系(ウレタン樹脂、シリル化ウレタン樹脂等)の接着剤を使用することができる。本実施の形態では、シリコン系の弾性接着剤を用いる。弾性接着剤を用いることで、第1層121と第2層122とを接着をしつつ、第1層121と第2層122との間に弾性層を設けることができる。
 なお、弾性層123に用いる弾性接着剤は、硬化後のショアA硬度が30以上かつ60以下のものであることが好ましい。なお、ショアA硬度は、ISO 7619-1:2010に従って測定される。
 第1層121と第2層122との間に弾性層123を配置することで、縦枠部12に板厚方向の力が局所的に加わったとしても、振動を弾性接着剤により緩和することができる。また、温度等による寸法の変化が第1層121と第2層122とで異なったとしても、その差異を差異が生じた弾性層123で吸収し、第1層121と第2層122との接着状態を安定して維持することができる。
 振動を緩和するためには弾性層123の厚さが厚い方が好ましいが、弾性層123が厚くなると縦枠部12の剛性が低下する。したがって、これらのバランスをとるために、弾性層123の厚さt3を略0.1mm以上かつ略0.2mm以下でとすることが好ましい。
 縦枠部12、13の振動特性について、図4を用いて説明する。図4(A)は縦枠部12の振動特性を示すグラフであり、図4(B)は金属マトリックス複合材料(メタルマトリックスセラミックス、MMC)で製造した従来の縦枠部の振動特性を示すグラフである。縦枠部12及び従来の縦枠部は、略同一の寸法であり、長さが略1400mm、幅が略200mm、厚さが略20mmである。図4のグラフは、縦枠部12及び従来の縦枠部の両端をそれぞれ固定し、中央に加速度センサを取付けてその反対側からハンマーで打撃を加えたときに、加速度センサで得られた測定結果である。図4の縦軸は、縦枠部、すなわち保持されるマスクMの板厚方向(z方向)の振動の振幅である。
 図4の横軸は時間であり、図4(A)は1マスが0.1秒であり、図4(B)は1マスが0.5秒である。縦枠部12は、略0.5秒で振動が略0になるまで減衰するのに対し、従来の縦枠部は、振動が略0になるまでに3秒~4秒程度継続している。このように、第1層121と第2層122との間に弾性層123を配置した縦枠部12は、すぐに振動が減衰する。なお、縦枠部12の共振周波数は26Hz、従来の縦枠部の共振周波数は36Hzであり、いずれも剛性が高いことが確認できた。
 図5は、マスク保持装置1の電気的な構成を示すブロック図である。マスク保持装置1は、主として、制御部51、記憶部52、入力部53、出力部54を含んで構成される。
 制御部51は、演算装置であるCPU(Central Processing Unit)等のプログラム制御デバイスであり、記憶部52に格納されたプログラムにしたがって動作する。制御部51の詳しい動作の内容については、後に詳述する。
 記憶部52は、不揮発性メモリ、揮発性メモリ等であり、制御部51によって実行されるプログラム等を保持するとともに、制御部51のワークメモリとして動作する。入力部53は、キーボードやマウス等の入力デバイスを含む。出力部54は、ディスプレイ等である。
 次に、制御部51が行う処理の流れについて説明する。図6は、マスクMを略鉛直方向に保持する処理の流れを示すフローチャートである。図7は、マスクMを略鉛直方向に保持する様子を模式的に示す図である。なお、処理を始める前には、縦枠部12、13は最も離れた位置にあり、調整機構22の第2ブロック21bは下端に位置し、ツメ部14は待機位置にある。
 (ステップS1)
 まず、マスク保持装置1とは異なる装置(例えば、搬送装置)は、当該搬送装置が有するアーム101でマスクMを略鉛直方向に保持する。この時、アーム101は、マスクMの上下の端面(±y側の端面)の左右方向(x方向)中央部を保持する。
 (ステップS2)
 次に、搬送装置は、アーム101を-z方向に移動させてマスクMをマスク保持装置1の内部へと挿入し、マスク保持部10にマスクMを近づける。これにより、フレーム11(図7では図示省略)の手前側(+z側)にマスクMが配置される。
 (ステップS3)
 次に、制御部51は、超音波センサ31、32から略水平に超音波を送信して測距を行い、マスク保持部10に対するマスクMの位置を測定する。このように、マスクMをツメ部14で把持する直前にマスクMの位置を測定する。
 (ステップS4)
 次に、制御部51は、ステップS3における超音波センサ31、32の測定結果に基づいて、図示しない駆動部を用いて、ツメ部14でマスクMが把持可能な位置まで縦枠部12、13を移動させる。また、制御部51は、調整機構22(図7では図示省略)及び図示しない駆動部を制御して第2ブロック21b(図7では図示省略)を上方(+y方向)に移動させ、第2ブロック21bとマスクMの下端面とを当接させる。
 (ステップS5)
 次に、制御部51は、ツメ部14を待機位置から当接位置へと移動させる。このときには、全てのツメ部14を同時に移動させる。これにより、マスク保持部10がマスクMを保持する。
 本実施の形態によれば、第1層121と第2層122との間に弾性層123を配置することで、振動の減衰特性に優れた縦枠部12、13とすることができる。縦枠部12、13においては外力による振動が瞬時に減衰するため、検査等を行う時にマスクMのz方向の振動を追いかけるようにカメラの焦点位置を移動させる必要がなく、鮮明な画像が撮影でき、検査性能が向上する。
 また、本実施の形態では、縦枠部12、13に超音波センサ31、32を設けることで、単純な構成とすることができる。アーム101でマスクMの上下の端面の左右方向中央部を保持する形態の搬送装置等を用いてマスクMを搬入する場合には、マスクMの傾き等によりマスクMの正しい搬入位置に対してマスクMの位置がずれることが多々ある。このような場合に、超音波センサ31、32でマスクMの位置を測定する工程を入れることで、搬入されたマスクMの位置が修正可能であり、マスク保持部10がマスクMを正しく保持することができる。
 また、本実施の形態では、超音波センサ31、32を縦枠部12、13の下端近傍、例えば、縦枠部12、13の下端と、縦枠部12、13に設けられたツメ部14のうちの最も下側に設けられたツメ部14との間に超音波センサ31、32を設けることで、マスクMの傾きの影響を受けにくくすることができる。
 図7に示すように、アーム101は、下端が保持されており、把持するマスクMが下端を中心に揺動しやすい形状となっている(図7の点線矢印参照)。マスクMが揺動すると、マスクMの上端近傍の位置ずれが大きくなる。そのため、超音波センサ31、32を縦枠部12、13の下端近傍に設け、測距時の距離の変化を小さくし、測定精度を高くしている。
 なお、本実施の形態では、金属材料を用いて第1層121を形成(第1材料が金属材料)し、ファインセラミックスを用いて第2層122を形成(第2材料がファインセラミックス)したが、第1材料、第2材料はこれに限られない。第1材料は、金属材料、セラミックス、金属マトリックス複合材料及び繊維強化樹脂のいずれかであり、第2材料は、金属材料、セラミックス、金属マトリックス複合材料、繊維強化樹脂及び石英ガラスのいずれかであればよい。
 ただし、第1材料を加工性に優れた材料とし、第2材料を剛性が高く変形し難い材料とするためには、第1材料と第2材料との組み合わせを以下のようにすることが望ましい。例えば、第1材料を金属(アルミニウム、鉄等)とし、第2材料を石英ガラス又は繊維強化樹脂としてもよいし、第1材料を繊維強化樹脂(例えば、炭素繊維強化プラスチック)とし、第2材料をファインセラミックスとしてもよいし、第1材料を金属マトリックス複合材料とし、第2材料を金属(アルミニウム、鉄等)としてもよいし、第1材料及び第2材料を金属マトリックス複合材料としてもよい。
 また、本実施の形態では、弾性接着剤を用いて弾性層123が成形されていたが、弾性層123の形態はこれに限られない。例えば、弾性層が、ゴム等の弾性体と、弾性体の両面に設けられた接着部とを含む構成であってもよい。この場合の接着部は、弾性接着剤であってもなくてもよい。また、弾性体は、ISO 7619-1:2010に従って測定されるショアA硬度が30以上かつ60以下であることが好ましい。
 また、本実施の形態では、縦枠部12、13に超音波センサ31、32を設けたが、超音波センサ31、32は必須ではない。また、超音波センサ31、32は、層状の構成である縦枠部12、13に設けることは必須ではなく、従来の構成の縦枠部に設けてもよい。
 <第2の実施の形態>
 本発明の第1の実施の形態は、縦枠部12、13及び第2ブロック21bに設けられたツメ部14を用いてマスクMを保持したが、ツメ部14が設けられる位置はこれに限られない。
 本発明の第2の実施の形態は、マスク保持部が横枠部を有し、横枠部にもツメ部を設ける形態である。以下、第2の実施の形態にかかるマスク保持装置2について説明する。第1の実施の形態と同一の部分については、同一の符号を付し、説明を省略する。
 図8は、マスク保持装置2の概略を示す斜視図である。マスク保持装置2は、主として、マスク保持部10Aと、フレーム保持部20(図9では図示省略)と、超音波センサ30と、を有する。
 マスク保持部10Aは、主として、フレーム11(図9では図示省略)と、縦枠部12、13と、ツメ部14と、横枠部15とを有する。横枠部15は、フレーム11に設けられており、図示しない駆動部により上下動可能である。
 また、横枠部15は、縦枠部12、13の背面(-z側の面)に当接可能である。横枠部15の表面(+z側の面)及び縦枠部12、13の背面は、一方に磁石が設けられており、他方に磁性体が設けられている。横枠部15を縦枠部12、13から離して上下動させ、横枠部15が所望の位置に配置されたときに横枠部15を縦枠部12、13に近づけることにより、横枠部15が縦枠部12、13の背面に当接する。
 横枠部15にはツメ部14が設けられている。横枠部15を縦枠部12、13の背面に当接させた後で、縦枠部12、13、横枠部15及び第2ブロック21bに設けられたツメ部14を用いてマスクMを保持する。
 図9は、横枠部15の概略を示す断面図である。横枠部15は、縦枠部12と同様に、第1材料で形成された第1層151と、第2材料で形成された第2層152と、第1層151と第2層152との間に配置された弾性層153とを有する。第1層151と、第2層152と、弾性層153とは積層されている。なお、第1層151には、ツメ部14を設けるための凹部等が形成されていてもよい。
 本実施の形態では、例えば、アルミニウムを用いて第1層151が形成されており、ファインセラミックスを用いて第2層152が形成されており、弾性接着剤を用いて弾性層153が成形されている。また、例えば、第1層151及び第2層152の厚さはそれぞれ略10mm程度であり、弾性層の153の厚さは略0.1mm以上かつ略0.2mm以下である。このように、第1層151と第2層152との間に弾性層153を配置することで、横枠部15に板厚方向の力が局所的に加わったとしても、振動が緩和され、振動がすぐに減速する。
 本実施の形態によれば、横枠部15を設けることで、マスクMをより強固に保持すると共に、マスクMのz方向の振動をさらに減らすことができる。例えば、横枠部15が設けられていない場合には、マスクMの上端エッジが開放状態であり振動が発生するが、横枠部15を設けることで上端エッジの振動を抑制することができる。したがって、マスクMの鮮明な画像に基づいて精度の高い検査を行うことができる。
 本実施の形態によれば、横枠部15を第1層151と第2層152との間に弾性層153を配置する構成とすることで、振動の減衰特性に優れた横枠部15とすることができる。そのため、横枠部を従来の構成(例えば、金属マトリックス複合材料で形成)を用いて形成する場合に比べて鮮明な画像が撮影でき、検査性能が向上する。
 なお、本実施の形態では、第1層151と第2層152との間に弾性層153が配置された層状の横枠部15を用いたが、横枠部の構成はこれに限られない。例えば、横枠部が、従来の構成の縦枠部と同様、金属マトリックス複合材料等で形成された板状の部材であってもよい。
 以上、この発明の実施形態を、図面を参照して詳述してきたが、具体的な構成はこの実施形態に限られるものではなく、この発明の要旨を逸脱しない範囲の設計変更等も含まれる。
 この発明の実施の形態では、周縁に平面の面取部(いわゆるC面)が形成された透明な略板状のマスクMを用いて説明したが、マスクMの形態はこれに限られない。例えば、周縁に曲面の面取部(いわゆるR面)が形成されたマスクを用いることもできる。また、例えば、周縁の面取りの大きさが表側と裏側とで異なるマスクを用いることもできる。
 本発明において、「略」とは、厳密に同一である場合のみでなく、同一性を失わない程度の誤差や変形を含む概念である。例えば、略立方体形状とは、厳密に立方体形状の場合に限られない。また、例えば、単に鉛直、一致等と表現する場合において、厳密に鉛直、一致等の場合のみでなく、略鉛直、略一致等の場合を含むものとする。また、本発明において「近傍」とは、例えばAの近傍であるときに、Aの近くであって、Aを含んでもいても含んでいなくてもよいことを示す概念である。

Claims (12)

  1.  透明な略板状のマスクを略鉛直方向に保持するマスク保持部に含まれる縦枠部であって、
     第1材料で製造された第1層と、前記第1材料とは異なる第2材料で製造された第2層と、前記第1層と前記第2層との間に配置された弾性層と、とが積層されており、
     前記第1材料は、金属材料、セラミックス、金属マトリックス複合材料及び繊維強化樹脂のいずれかであり、
     前記第2材料は、金属材料、セラミックス、金属マトリックス複合材料、繊維強化樹脂及び石英ガラスのいずれかである
     ことを特徴とする縦枠部。
  2.  前記弾性層は、弾性接着剤が硬化した層であり、厚さが略0.1mm以上かつ略0.2mm以下である
     ことを特徴とする請求項1に記載の縦枠部。
  3.  前記第1材料はアルミニウムであり、前記第2材料はファインセラミックスである
     ことを特徴とする請求項1又は2に記載の縦枠部。
  4.  枠状のフレームと、略鉛直に延設された棒状の第1縦枠部及び第2縦枠部であって、前記フレームに左右方向に移動可能に設けられた第1縦枠部及び第2縦枠部と、を有し、透明な板状のマスクを略鉛直方向に保持するマスク保持部を備えたマスク保持装置であって、
     前記第1縦枠部及び前記第2縦枠部は、第1材料で製造された第1層と、前記第1材料とは異なる第2材料で製造された第2層と、前記第1層と前記第2層との間に配置された弾性層と、とが積層されており、
     前記第1材料は、金属材料、セラミックス、金属マトリックス複合材料及び繊維強化樹脂のいずれかであり、
     前記第2材料は、金属材料、セラミックス、金属マトリックス複合材料、繊維強化樹脂及び石英ガラスのいずれかである
     ことを特徴とするマスク保持装置。
  5.  前記フレームは、前記第1縦枠部及び前記第2縦枠部の背面に当接する横枠部であって、上下動可能に設けられた横枠部を有する
     ことを特徴とする請求項4に記載のマスク保持装置。
  6.  前記横枠部は、前記第1層と、前記弾性層と、前記第2層とが順に積層されている
     ことを特徴とする請求項5に記載のマスク保持装置。
  7.  前記弾性層は、弾性接着剤が硬化した層であり、厚さが略0.1mm以上かつ略0.2mm以下である
     ことを特徴とする請求項4から6のいずれか一項に記載のマスク保持装置。
  8.  前記第1層には、前記マスクの端面と当接するツメ部が設けられる凹部が形成されており、
     前記第1材料はアルミニウムであり、前記第2材料はファインセラミックスである
     ことを特徴とする請求項4又は6に記載のマスク保持装置。
  9.  枠状のフレームと、略鉛直に延設された棒状の第1縦枠部及び第2縦枠部であって、前記フレームに左右方向に移動可能に設けられた第1縦枠部及び第2縦枠部と、を有し、透明な板状のマスクを略鉛直方向に保持するマスク保持部を備えたマスク保持装置であって、
     前記第1縦枠部及び前記第2縦枠部には、それぞれ、超音波を用いて測距を行う第1超音波センサ及び第2超音波センサが下端近傍に設けられており、
     前記第1超音波センサは、前記第2縦枠部に向けて略水平に超音波を送信し、
     前記第2超音波センサは、前記第1縦枠部に向けて略水平に超音波を送信する
     ことを特徴とするマスク保持装置。
  10.  前記第1縦枠部に設けられ、前記マスクの第1端面部と当接する第1ツメ部と、前記第2縦枠部に設けられ、前記マスクの第2端面部と当接する第2ツメ部と、を有するツメ部を備え、
     前記第1ツメ部及び前記第2ツメ部は、鉛直方向に沿って複数設けられており、
     前記第1超音波センサは、前記第1縦枠部の下端と、複数の前記第1ツメ部のうちの最も下側に設けられた第3ツメ部との間に設けられており、
     前記第2超音波センサは、前記第2縦枠部の下端と、複数の前記第2ツメ部のうちの最も下側に設けられた第4ツメ部との間に設けられている
     ことを特徴とする請求項9に記載のマスク保持装置。
  11.  前記マスクの周縁には、平面又は曲面の面取部が形成されており、
     前記第1超音波センサ及び前記第2超音波センサは、前記マスクの前記面取部が形成されていない端面に向けて超音波を照射する
     ことを特徴とする請求項9又は10に記載のマスク保持装置。
  12.  透明な板状のマスクを略鉛直方向に保持するステップであって、上下の端面の左右方向中央部をアームで保持するステップと、
     略水平に延設された略棒状の下枠部と、前記下枠部から上向きに突出するように、略鉛直に延設された棒状の第1縦枠部及び第2縦枠部と、を有するマスク保持部に、前記アームで保持された前記マスクを近づけるステップと、
     前記第1縦枠部に設けられた第1超音波センサ及び前記第2縦枠部に設けられた第2超音波センサから略水平に超音波を送信して測距を行って前記マスク保持部に対する前記マスクの位置を測定するステップと、
     を含むことを特徴とするマスク保持方法。
