Abstract
樹脂材料からなる短冊状の試験片の端から、試験片の長手方向に対して垂直な1本の直線に沿って延びるノッチを形成することと、試験片の長手方向に試験片を引っ張ることを含む引張試験により、試験片が破断するまでの荷重-変位曲線を得ることと、を含む、樹脂材料の破壊靭性を評価する方法。この方法は、半導体用樹脂材料(例えば、ソルダーレジスト、再配線層の絶縁樹脂層)の破壊靭性を高い精度で評価するができる。樹脂材料の破壊靭性値が大きいと、その樹脂材料によって形成された樹脂層におけるクラックの発生が抑制され得る。
Description
本開示は、樹脂材料の破壊靭性を評価する方法、及び硬化性樹脂組成物に関する。
半導体パッケージを構成する樹脂材料は、塑性変形しにくい脆性材料であることが多い。脆性な樹脂材料の破壊靭性は、一般に、ある程度大きな厚さを有する試験片を用いた三点曲げ試験によって評価される。
一方、大きな塑性変形を示す樹脂材料又は金属材料の破壊靭性を評価する方法として、フィルム状の試験片を用いた引張試験を含むEWF法等の方法が適用されることがある(特許文献1、非特許文献1)。EWF法は、予めカミソリ等でノッチを導入したフィルム状の試験片を用いた引張試験により荷重―変位曲線を得ることと、荷重-変位曲線の面積から破壊エネルギーWfを求めることとを含む。破壊エネルギーWfは、下記式のように、亀裂の進展に必要なエネルギーWeと、塑性変形エネルギーWpに分解される。

ここで、weは亀裂の進展に必要な単位面積当たりのエネルギー、wpは単位体積あたりの塑性変形エネルギー、Lはノッチ間距離、tは試験片の厚さ、βは試料及びクラックの形状に依存する係数である。上記式は下記のように変形することができる。

感光性樹脂フィルム等から形成される脆性な樹脂材料の場合、破壊靭性を評価するための三点曲げ試験用の厚い試験片の作製が困難なことがある。しかし、フィルム状の試験片の引張試験による評価方法を脆性材料に適用すると、測定値のバラツキが大きくなる傾向があり、高い精度で破壊靭性を評価することが困難であった。
本開示は、脆性な樹脂材料の破壊靭性を高い精度で評価できる新規な方法に関する。

樹脂材料の破壊靭性を評価する方法の一例は、樹脂材料からなる短冊状の試験片の端から、試験片の長手方向に対して垂直な1本の直線に沿って延びる1本又は2本のノッチを形成することと、試験片の長手方向に試験片を引っ張ることを含む引張試験により、試験片が破断するまでの荷重-変位曲線を得ることとを含む。樹脂材料からなる短冊状の試験片の両端から、試験片の長手方向に対して垂直な1本の直線に沿って延びる2本のノッチが、2本のノッチの先端の間が空くように形成されてもよい。樹脂材料からなる短冊状の試験片の一方の端から、試験片の長手方向に対して垂直な1本の直線に沿って延びる1本のノッチが、ノッチの先端と試験片の他方の端との間が空くように形成されてもよい。1本又は2本のノッチが、レーザーの照射によって形成されてもよい。
図1は、樹脂材料の破壊靭性を評価するための引張試験の方法の例を示す模式図である。図1に示されるように、短冊状の試験片50の長手方向における両端が、1対のつかみ具41,42で把持される。試験片50は、例えば、9~11mmの幅B、及び25~35mmの長さを有する。試験片50は、0.01~0.2mm、又は0.008~0.015mm(8~15μm)の厚さtを有していてもよい。つかみ具41,42間の距離Yは例えば10~30mmである。
試験片50の長手方向における中央部の位置において、試験片50の短手方向における両端E1,E2から、試験片50の長手方向に対して垂直な方向に延びるノッチ5Nが1本ずつ形成されている。2本のノッチ5Nの先端の間の距離であるリガメントLは、5t以上B/3以下、又は3t以上B/3以下であってもよい。
ノッチ5Nを有する試験片50は、例えば、樹脂材料からなるフィルム状の成形体を形成することと、フィルム状の成形体から短冊状の試験片50を切り出すことと、試験片50の長手方向における中央部の位置において、試験片50の両端から、試験片50の長手方向に対して垂直な1本の直線に沿う2本のノッチ5Nを形成することとを含む方法により、準備される。
ノッチ5Nは、例えばレーザーの照射、又は刃物(剃刀等)によって形成することができる。一般に、半導体パッケージ等の電子部品を構成する樹脂層を形成する樹脂材料は脆性材料であるが、脆性材料の試験片であっても、レーザーによれば、微小な亀裂の少ないノッチを特に容易に形成し易い。図2は、ノッチ5Nの先端部分を示す模式図である。ノッチ5Nの先端部分の半径rは、例えば50μm以下、30μm以下、又は10μm以下であってもよい。ノッチ5Nの幅(ノッチの長手方向に垂直な方向における幅)の最大値が、例えば100μm以下、又は50μm以下であってもよく、1μm以上であってもよい。ノッチ5Nの先端部分の半径rの大きさ、及びノッチ5Nの幅の大きさは、レーザーの出力の大きさ等により調整することができる。ただし、刃物等の他の任意の方法によっても、十分に小さい半径rの先端部分を有するノッチが形成され得る。
図3は、樹脂材料の破壊靭性を評価するための引張試験の方法の別の例を示す模式図である。図3の例は、試験片50の短手方向における一方の端E1から、試験片50の長手方向に対して垂直な1本の直線に沿って延びる1本のノッチ5Nが、ノッチ5Nの先端と試験片の短手方向における他方の端E2との間が空くように形成されている点が、図1の例と異なる。1本のノッチ5Nが形成される場合、ノッチ5Nの先端と試験片の端E2との間の距離がリガメントLである。この場合のリガメントLが、5t以上B/3以下、又は3t以上B/3以下であってもよい。
引張試験は、温度25℃、相対湿度50%の環境下で、ノッチ5Nの先端から亀裂が進展して試験片50が破断するまで行われる。引張試験の引張速度は、例えば毎分0.1mm以上100mm以下であってもよく、毎分0.5mm又は0.6mmであってもよい。
引張試験結果から得られた荷重-変位曲線から、試験片の破壊に伴う破壊エネルギーUが算出される。荷重-変位曲線と変位の軸との間の面積が、破壊エネルギーUに相当する。破壊エネルギーU、リガメントL、及び試験片の厚さtから、以下の式:

ここで、一般に、破壊エネルギーUは、以下の式のように、塑性変形エネルギーwpを含む項と、ノッチからの亀裂の進展に必要なエネルギーweを含む項に分解することができる。

電子部品の樹脂層を形成する樹脂材料のような脆性材料は、亀裂の進展の間に実質的に塑性変形しないため、wpの項を無視することができる。したがって、U/Ltはweと実質的に等しく、U/Lt(≒we)の値を破壊靭性値とみなすことにより、樹脂材料の破壊靭性を評価することができる。

電子部品の樹脂層を形成する樹脂材料のような脆性材料は、亀裂の進展の間に実質的に塑性変形しないため、wpの項を無視することができる。したがって、U/Ltはweと実質的に等しく、U/Lt(≒we)の値を破壊靭性値とみなすことにより、樹脂材料の破壊靭性を評価することができる。
複数の試験片について得られた荷重-変位曲線から、破壊エネルギーU、及び単位面積当たりの破壊エネルギーU/Ltの値を求めることにより、より高い精度で樹脂材料の破壊靭性を評価することができる。複数の試験片についての単位面積当たりの破壊エネルギーU/Ltの平均値を、樹脂材料の破壊靭性値とみなしてもよい。複数の試験片のリガメントL(2本のノッチ5Nの先端の間の距離、又は1本のノッチ5Nの先端と試験片の端との間の距離)は、互いに異なっても、実質的に同じであってもよい。複数の試験片におけるリガメントLの最大値と最小値の差が、例えば0mm以上5.0mm以下であってもよい。破壊エネルギーU/Ltの値の平均値を破壊靭性値として求めるための試験片の数は、例えば2以上20以下であってもよい。
樹脂材料の破壊靭性値が大きいと、その樹脂材料によって形成された樹脂層(例えば、ソルダーレジスト、再配線層の絶縁樹脂層)におけるクラックの発生が抑制され得る。係る観点から、樹脂材料の破壊靭性値が0.90kJ/m2以上、1.10kJ/m2以上、1.20kJ/m2以上、1.30kJ/m2以上、1.40kJ/m2以上、1.50kJ/m2以上、1.60kJ/m2以上、1.70kJ/m2以上、1.80kJ/m2以上、1.90kJ/m2以上、又は2.00J/m2以上であってもよく、10kJ/m2以下であってもよい。
本開示に係る方法は、脆性な樹脂材料の破壊靭性を評価するために特に有用である。脆性な樹脂材料の場合、例えば、上記引張試験において試験片が破断した時点の変位がΔであるとき、Δ/Lが0.1以下である。
樹脂材料が、硬化性樹脂組成物(感光性樹脂組成物又は熱硬化性樹脂組成物)の硬化物であってもよい。これらの硬化物である樹脂材料の破壊靭性も、本開示に係る方法によって破壊靭性を高い精度で評価することができる。例えば、感光性樹脂フィルムの硬化によりフィルム状の成形体を形成し、その成形体から切り出された試験片を用いて、樹脂材料の破壊靭性を簡易且つ高い精度で評価することができる。同様の観点から、樹脂材料が、半導体パッケージを構成する樹脂層を形成するために用いられる硬化性樹脂組成物の硬化物であってもよい。半導体パッケージを構成する樹脂層は、例えば、半導体チップに接続された配線を含む再配線層の絶縁樹脂層であってもよい。樹脂材料が、ソルダーレジストを形成するために用いられる硬化性樹脂組成物の硬化物であってもよい。
樹脂材料又は硬化性樹脂組成物が、フィラーを含んでもよい。フィラーを含む樹脂材料の破壊靭性も、本開示に係る方法によって破壊靭性を高い精度で評価することができる。フィラーの例は、シリカ、アルミナ、窒化ホウ素、及び窒化アルミニウムを含む。
樹脂材料又は硬化性樹脂組成物が、フェノール樹脂、ポリベンゾオキサゾール、ポリベンゾオキサゾール前駆体、ポリイミド、及びポリイミド前駆体から選ばれる1種以上のポリマーを含む感光性樹脂組成物であってもよい。この感光性樹脂組成物は、光により酸を発生する化合物を更に含んでもよい。感光性樹脂組成物がポジ型であってもよい。ポリマーを含む感光性樹脂組成物が、熱によりポリマーと架橋する、又は熱により重合する架橋剤を更に含んでもよい。
フェノール樹脂は、フェノール化合物とアルデヒド化合物との重縮合により生成するポリマーである。
フェノール樹脂を生成するためのフェノール化合物は、例えば、フェノール、アルキルフェノール、アルケニルフェノール、アラルキルフェノール、アルコキシカルボニルフェノール、アリールカルボニルフェノール、ハロゲン化フェノール、ポリヒドロキシベンゼン、ビスフェノール、ナフトール、ヒドロキシアルキルフェノール、ヒドロキシアルキルクレゾール、ビスフェノールのモノエチレンオキサイド付加物、ビスフェノールのモノプロピレンオキサイド付加物、カルボキシル基を有するフェノール誘導体、及びこれらの化合物のメチロール化物から選ばれる1種以上であってもよい。
フェノール化合物が、炭素数4~100の不飽和炭化水素基を有する化合物(不飽和炭化水素基含有化合物)との反応により変性されていてもよい。不飽和炭化水素基含有化合物の例としては、炭素数4~100の不飽和炭化水素、カルボキシル基を有するポリブタジエン、エポキシ化ポリブダジエン、リノリルアルコール、オレイルアルコール、及び不飽和脂肪酸及び不飽和脂肪酸エステルが挙げられる。不飽和炭化水素基含有化合物が、炭素数8~30の不飽和脂肪酸と、炭素数1~10の1価から3価のアルコール(例えばグリセリン)とのエステルであってもよい。炭素数8~30の不飽和脂肪酸とグリセリンとのエステルは、植物油として商業的に入手可能である。植物油は乾性油であってもよく、特に桐油、亜麻仁油又はこれらの組み合わせであってもよい。不飽和炭化水素基含有化合物で変性されたフェノール化合物とアルデヒド化合物との重縮合により生成するフェノール樹脂を、多塩基酸無水物との反応により酸変性してもよい。
フェノール化合物と反応させるアルデヒド化合物は、例えば、ホルムアルデヒド、アセトアルデヒド、フルフラール、ベンズアルデヒド、ヒドロキシベンズアルデヒド、メトキシベンズアルデヒド、ヒドロキシフェニルアセトアルデヒド、メトキシフェニルアセトアルデヒド、クロトンアルデヒド、クロロアセトアルデヒド、クロロフェニルアセトアルデヒド、グリセルアルデヒド、グリオキシル酸、グリオキシル酸メチル、グリオキシル酸フェニル、グリオキシル酸ヒドロキシフェニル、ホルミル酢酸、ホルミル酢酸メチル、2-ホルミルプロピオン酸、2-ホルミルプロピオン酸メチル、ピルビン酸、レプリン酸、4-アセチルブチル酸、アセトンジカルボン酸及び3,3’-4,4’-ベンゾフェノンテトラカルボン酸から選ばれる1種以上の化合物であってもよい。
ポリベンゾオキサゾール前駆体は、ジカルボン酸化合物に由来する構成単位と、ヒドロキシ基を有するジアミン化合物に由来する構成単位とを有するポリヒドロキシポリアミドであってもよい。ポリヒドロキシアミドは、例えば、下記式(IA)で表される構成単位を含むポリマーである。このポリヒドロキシアミドは熱により脱水閉環して下記式(IB)で表される構成単位を含むポリベンゾオキサゾールを生成し得る。
式(IA)及び(IB)中、R1が2価の有機基を示し、C1、C2、C3及びC4が炭素原子を示し、X1がC1、C2、C3及びC4を含む4価の有機基を形成する原子群を示し、C1がC2と共有結合で結合し、C3がC4と共有結合と結合し、X1によって形成された有機基が、C1及びC2を含む芳香族基と、C3及びC4を含む芳香族基とをそれぞれ含むか、又は、C1、C2、C3及びC4を含む芳香族基を含む。ポリベンゾオキサゾールの前駆体が、ヒドロキシ基を有しないジアミン化合物に由来する構成単位を含んでもよい。X1の炭素原子数が、例えば6以上40以下であってもよい。R1の炭素原子数が、例えば6以上40以下であってもよい。
式(IA)又は(IB)で表される構成単位を誘導する、ヒドロキシ基を有するジアミン化合物の例は、3,3'-ジアミノ-4,4'-ジヒドロキシビフェニル、4,4'-ジアミノ-3,3'-ジヒドロキシビフェニル、ビス(3-アミノ-4-ヒドロキシフェニル)プロパン、ビス(4-アミノ-3-ヒドロキシフェニル)プロパン、ビス(3-アミノ-4-ヒドロキシフェニル)スルホン、ビス(4-アミノ-3-ヒドロキシフェニル)スルホン、2,2-ビス(3-アミノ-4-ヒドロキシフェニル)-1,1,1,3,3,3-ヘキサフルオロプロパン、及び2,2-ビス(4-アミノ-3-ヒドロキシフェニル)-1,1,1,3,3,3-ヘキサフルオロプロパンを含む。

ポリイミド前駆体は、テトラカルボン酸化合物に由来する構成単位と、ジアミン化合物に由来する構成単位とを有するポリアミド酸又はポリアミド酸エステルであってもよい。ポリアミド酸及びポリアミド酸エステルは、例えば、下記式(IIA)で表される構成単位を含むポリマーである。このポリアミド酸及びポリアミド酸エステルは熱により脱水閉環して下記式(IIB)で表される構成単位を含むポリイミドを生成し得る。
式(IIA)及び(IIB)中、R2が3価の有機基を示し、C1、C2、C3及びC4が炭素原子を示し、X2がC1、C2、C3、C4、及びn個のヒドロキシ基を含む4価の有機基を形成する原子群を示し、C1がC2と共有結合で結合し、C3がC4と共有結合と結合し、X2によって形成された有機基が、C1及びC2を含む芳香族基と、C3及びC4を含む芳香族基とをそれぞれ含むか、又は、C1、C2、C3及びC4を含む芳香族基を含む。m及びnがそれぞれ独立に0以上4以下の整数であり、m+nが1以上である。R3及びR4がそれぞれ独立に水素原子、又は炭素原子数1以上20以下の有機基を示す。

式(IIA’)中、R2、R3、R4及びmは式(IIA)中のR2、R3、R4及びmと同様に定義される。R5は、共有結合、又は2価の有機基を示す。R5が、共有結合、1,1,1,3,3,3-ヘキサフルオロプロパン-2,2-ジイル基、プロパン-2,2-ジイル基、スルホニル基(-S(=O)2-)、又はオキシ基(-O-)であってもよい。

式(21)中、R11、R12及びR13がそれぞれ独立に芳香族環を含む有機基を示し、q及びrがそれぞれ独立に0、1又は2であり、q+rがmであり、mが0以上4以下、又は1以上4以下である。式(22)中、R14、R15及びR16がそれぞれ独立に芳香族環を含む有機基を示し、mが0以上4以下、又は1以上4以下の整数である。式(23)中、R17及びR18がそれぞれ独立に芳香族環を含む有機基を示し、mが0以上4以下、又は1以上4以下の整数である。

ポリベンゾオキサゾール、ポリイミド又はこれらの前駆体が、複素環を有するトリアミン化合物に由来する構成単位を更に含んでもよい。この構成単位により、通常、ポリマーの分岐構造が形成される。トリアミン化合物の複素環は、例えば、ピリジン、ピリミジン、ピリダジン、ピラジン、トリアジン、キノリン、イソキノリン、キナゾリン、シンノリン、キノキサリン、フタラジン、プテリジンであってもよい。トリアミン化合物の具体例は、メラミン、2,4,6-トリアミノピリミジン、及びトリアムテレンを含む。トリアミン化合物に由来する構成単位の割合は、ポリマー中のアミン化合物に由来する構成単位の全量に対して、3モル%以上20モル%であってもよい。
ポリマーの重量平均分子量は、例えば1000以上、2000以上、3000以上、4000以上又は5000以上であってもよく、500000以下、200000以下又は100000以下であってもよい。ここでの重量平均分子量は、ゲルパーミエーションクロマトグラフィー法により求められる、標準ポリスチレン換算値であることができる。
光により酸を発生する化合物は、例えば、o-キノンジアジド化合物、アリールジアゾニウム塩、ジアリールヨードニウム塩、及びトリアリールスルホニウム塩から選ばれる1種以上の化合物であってもよい。光により酸を発生する化合物の含有量は、ポリマー100質量部に対して5~100質量部、又は8~40質量部であってもよい。
架橋剤は、例えば、メチロール基、アルコキシアルキル基(例えばアルコキシメチル基)、エポキシ基及びビニルエーテル基から選ばれる反応性基を有する化合物を含んでもよい。架橋剤が、これら反応性基が結合したベンゼン環を有する化合物、メチロール基で置換された窒素原子、アルコキシメチル基で置換された窒素原子又はこれらの両方を含む、メラミン樹脂及び尿素樹脂を含んでもよい。反応性基が結合したベンゼン環を有する化合物が、ベンゼン環に結合したフェノール性水酸基を更に有してもよい。架橋剤が、2以上のメチロール基、又は2以上のアルコキシメチル基を有する化合物を含んでもよい。架橋剤の含有量は、100重量部に対して、0.1~50重量部、0.1~20重量部、又は0.5~20重量部であってもよい。
ポリベンゾオキサゾール、ポリイミド、及びこれらの前駆体から選ばれる1種以上のポリマーを含む感光性樹脂組成物が、以上例示された成分とは異なるその他の成分を更に含んでもよい。その他の成分の例としては、溶剤、酸触媒又は熱により酸を生成する化合物、エラストマー、溶解促進剤、溶解阻害剤、密着性付与剤、界面活性剤及びレベリング剤が挙げられる。
<検証試験1>
1.試験片の作成
(1)レーザーによるノッチ形成
フィルム状の感光性樹脂組成物の露光及び熱硬化により、厚さ18μmのフィルム状の硬化物を形成した。フィルム状の硬化物から、幅10mm、長さ30mmで、矩形の断面を有する短冊状の試験片を切り出した。試験片の長さ方向における中央の位置において、以下の条件のレーザーで試験片の両端から走査するレーザー照射により、試験片の両端から延びる2本のノッチを形成した。2本のノッチの先端の間の距離(リガメントL)を約2mmとした。レーザー照射のための装置として、GRAVOTECH社製のレーザーマーカー(Laser workstation lw1,Green energy)使用した。同様の方法で、レーザーによって形成されたノッチを有する5本の試験片を作成した。図4は、レーザーによって形成されたノッチの先端部分の例の光学顕微鏡写真である。この例の場合のノッチの幅は最大で約36μmであった。

レーザーを照射されたものと同じフィルム状の硬化物から、幅10mm、長さ30mmの短冊状の試験片を切り出した。試験片の長さ方向における中央の位置において、鋏で試験片を両端から部分的に切断することによって2本のノッチを形成した。2本のノッチの先端の間の距離(リガメントL)を約2mmとした。同様の方法で、鋏によって形成されたノッチを有する5本の試験片を作成した。
2.引張試験
ノッチを有する各試験片の引張試験を以下の条件で行い、ノッチの先端から亀裂が進展して試験片が破断するまでの荷重-変位曲線を得た。引張試験の装置として、株式会社島津製作所製の特形恒温槽付きオートグラフ(AG-1kNXplus)を用いた。

引張試験により得られた荷重-変位曲線の面積から、試験片の破壊に伴う破壊エネルギーUを算出した。破壊エネルギーU、リガメントL、及び試験片の厚さtから、単位面積あたりの破壊エネルギーU/Ltの値を求めた。レーザーによって形成されたノッチを有する試験片に関して、リガメントLに対する、試験片が破断した時点の変位がΔの比Δ/Lは0.1以下であった。
表1は、5本の試験片(N1~N5)の引張試験から得たU/Ltの値と、それらの平均値、標準偏差、及び変動係数を示す。ノッチを鋏で形成した場合よりも、ノッチをレーザーで形成した場合の方が標準偏差、変動係数ともに小さい値となった。すなわち、ノッチをレーザーで形成することは、ばらつきの少ないより高い精度の結果が得るために特に有利であることが確認された。
U/Ltの平均値は、ノッチを鋏で形成した場合よりも、ノッチをレーザーで形成した場合の方が大きかった。これは、鋏で形成されたノッチの場合、ノッチの先端から微小な亀裂が進展し、実質的なリガメントLが短くなったためと考えられる。
<検証試験2>
1.破壊靭性値
フィルム状の感光性樹脂組成物A2、B2、C2およびD2の露光及び熱硬化により、厚さ18μmのフィルム状の硬化物を形成した。各硬化物から、幅10mm、長さ30mmで、矩形の断面を有する短冊状の試験片を切り出した。検証試験1のレーザー加工と同様の条件のレーザー加工により、リガメントLが約1mm、2mm、2.5mm又は3mmとなるように形成されたノッチを有する試験片を5本ずつ作製した。得られた試験片を用いて、検証試験1と同様の条件の引張試験により、単位面積あたりの破壊エネルギーU/Ltの値を求めた。リガメントLの異なる各試験片から得られたU/Ltの全ての値の平均値を、破壊靭性値weとした。いずれの試験片に関しても、リガメントLに対する、試験片が破断した時点の変位がΔの比Δ/Lは0.1以下であった。表2は、各リガメントLの試験片から得られたU/Ltの値の平均値、標準偏差、及び変動係数を示す。

フィルム状の感光性樹脂組成物A2、B2、C2およびD2の露光及び熱硬化により、厚さ18μmのフィルム状の硬化物を形成した。各硬化物から、幅10mm、長さ30mmで、矩形の断面を有する短冊状の試験片を切り出した。検証試験1のレーザー加工と同様の条件のレーザー加工により、リガメントLが約1mm、2mm、2.5mm又は3mmとなるように形成されたノッチを有する試験片を5本ずつ作製した。得られた試験片を用いて、検証試験1と同様の条件の引張試験により、単位面積あたりの破壊エネルギーU/Ltの値を求めた。リガメントLの異なる各試験片から得られたU/Ltの全ての値の平均値を、破壊靭性値weとした。いずれの試験片に関しても、リガメントLに対する、試験片が破断した時点の変位がΔの比Δ/Lは0.1以下であった。表2は、各リガメントLの試験片から得られたU/Ltの値の平均値、標準偏差、及び変動係数を示す。
2.引張強度及び弾性率
破壊靭性値の測定と同じフィルム状の硬化物から、幅10mm、長さ30mmの短冊状の試験片を切り出した。得られた試験片を用いた引張試験(引張速度:毎分1mm、つかみ具間距離:20mm、温度:23℃)を行った。試験片が破断した時点の応力を引張強度とした。横軸を伸び率、縦軸を応力とした曲線における応力10~20MPaの範囲での傾きから、ヤング率を算出した。
破壊靭性値の測定と同じフィルム状の硬化物から、幅10mm、長さ30mmの短冊状の試験片を切り出した。得られた試験片を用いた引張試験(引張速度:毎分1mm、つかみ具間距離:20mm、温度:23℃)を行った。試験片が破断した時点の応力を引張強度とした。横軸を伸び率、縦軸を応力とした曲線における応力10~20MPaの範囲での傾きから、ヤング率を算出した。
3.ガラス転移温度
破壊靭性値の測定と同じフィルム状の硬化物から、幅10mm、長さ30mmの短冊状の試験片を切り出した。試験片の動的粘弾性を、TA instruments製の動的粘弾性測定装置(RSA-G2)を用い、周波数1Hz、昇温速度毎分5℃の条件で、-60~350℃の温度範囲で測定した。tanδが最大値を示す温度をガラス転移温度(Tg)とした。
破壊靭性値の測定と同じフィルム状の硬化物から、幅10mm、長さ30mmの短冊状の試験片を切り出した。試験片の動的粘弾性を、TA instruments製の動的粘弾性測定装置(RSA-G2)を用い、周波数1Hz、昇温速度毎分5℃の条件で、-60~350℃の温度範囲で測定した。tanδが最大値を示す温度をガラス転移温度(Tg)とした。
4.電子部品の評価
銅配線を有するプリント配線板上に、銅配線が露出する開口を有する樹脂層を、各感光性樹脂組成物を用いて形成した。開口内に露出した銅配線とチップとを、はんだボールを介して接続した。次いで、チップと樹脂層の間を埋めるアンダーフィル部を形成し、樹脂層を有する評価用の電子部品を得た。
銅配線を有するプリント配線板上に、銅配線が露出する開口を有する樹脂層を、各感光性樹脂組成物を用いて形成した。開口内に露出した銅配線とチップとを、はんだボールを介して接続した。次いで、チップと樹脂層の間を埋めるアンダーフィル部を形成し、樹脂層を有する評価用の電子部品を得た。
得られた各電子部品を、-65℃の環境下に15分間静置した後、150℃の環境下に15分間静置する、というサイクルを2000サイクル繰り返す信頼性試験に供した。信頼性試験後の電子部品のチップとアンダーフィル部を研磨により除去し、樹脂層を露出させた。樹脂層の表面を、デジタルマイクロスコープ(VHX-5000、株式会社キーエンス製)により観察した。銅配線近傍の4000箇所の位置において、ソルダーレジスト(樹脂層)のクラックの有無を確認した。観察された位置の総数に対する、クラックが観察された箇所の割合をクラックの発生率として算出した。
5.結果
測定結果が表3に示される。本開示の方法によって得られた破壊靭性値が大きいと、クラックの発生率が低下する傾向があることが確認された。

<検証試験3>
1.試験片の作成
(1)剃刀又はレーザーによるノッチ形成
再配線層の絶縁樹脂層を形成するために用いられる感光性樹脂組成物A3、B3及びC3を準備した。各感光性樹脂組成物の露光及び熱硬化により、厚さ10μmのフィルム状の硬化物を形成した。フィルム状の硬化物から、幅10mm、長さ40~50mmで、矩形の断面を有する短冊状の試験片を切り出した。試験片の長さ方向における中央の位置において、片刃の剃刀によって試験片の短手方向における一方の端から延びる1本のノッチを形成した。感光性樹脂組成物C3から形成された硬化物の試験片については、レーザー照射によっても試験片の方端から延びる1本のノッチを形成した。レーザー照射のための装置として、GRAVOTECH社製のレーザーマーカー(Laser workstation lw1,Green energy)使用した。レーザー照射の条件は以下のとおりであった。
マーキング速度:150mm/s
波長:532nm
マーキング周波数:70kHz
マーキングパワー(レーザー出力):30%
形成された各ノッチの長さは1mmであり、ノッチの先端から試験片の端までの距離(リガメントL)は9mmであった。同様の方法で、感光性樹脂組成物の種類が異なる各水準について、剃刀又はレーザーによって形成されたノッチを有する5本以上の試験片を作成した。いずれの試験片においても、ノッチの先端部分の半径rは10μm以下であった。
1.試験片の作成
(1)剃刀又はレーザーによるノッチ形成
再配線層の絶縁樹脂層を形成するために用いられる感光性樹脂組成物A3、B3及びC3を準備した。各感光性樹脂組成物の露光及び熱硬化により、厚さ10μmのフィルム状の硬化物を形成した。フィルム状の硬化物から、幅10mm、長さ40~50mmで、矩形の断面を有する短冊状の試験片を切り出した。試験片の長さ方向における中央の位置において、片刃の剃刀によって試験片の短手方向における一方の端から延びる1本のノッチを形成した。感光性樹脂組成物C3から形成された硬化物の試験片については、レーザー照射によっても試験片の方端から延びる1本のノッチを形成した。レーザー照射のための装置として、GRAVOTECH社製のレーザーマーカー(Laser workstation lw1,Green energy)使用した。レーザー照射の条件は以下のとおりであった。
マーキング速度:150mm/s
波長:532nm
マーキング周波数:70kHz
マーキングパワー(レーザー出力):30%
形成された各ノッチの長さは1mmであり、ノッチの先端から試験片の端までの距離(リガメントL)は9mmであった。同様の方法で、感光性樹脂組成物の種類が異なる各水準について、剃刀又はレーザーによって形成されたノッチを有する5本以上の試験片を作成した。いずれの試験片においても、ノッチの先端部分の半径rは10μm以下であった。
2.破壊靭性値
ノッチを有する各試験片の引張試験を以下の条件で行い、ノッチの先端から亀裂が進展して試験片が破断するまでの荷重-変位曲線を得た。引張試験の装置として、株式会社島津製作所製の特形恒温槽付きオートグラフ(AG-1kNXplus)を用いた。
引張速度:10μm/秒(0.6mm/分)
つかみ具間距離:30mm
温度:23℃
引張試験により得られた荷重-変位曲線の面積から、試験片の破壊に伴う破壊エネルギーUを算出した。破壊エネルギーU、リガメントL、及び試験片の厚さtから、単位面積あたりの破壊エネルギーU/Ltの値を求めた。レーザーによって形成されたノッチを有する試験片に関して、リガメントLに対する、試験片が破断した時点の変位がΔの比Δ/Lは0.1以下であった。各水準の複数の試験片から得られたU/Ltの全ての値の平均値を、破壊靭性値weとした。
ノッチを有する各試験片の引張試験を以下の条件で行い、ノッチの先端から亀裂が進展して試験片が破断するまでの荷重-変位曲線を得た。引張試験の装置として、株式会社島津製作所製の特形恒温槽付きオートグラフ(AG-1kNXplus)を用いた。
引張速度:10μm/秒(0.6mm/分)
つかみ具間距離:30mm
温度:23℃
引張試験により得られた荷重-変位曲線の面積から、試験片の破壊に伴う破壊エネルギーUを算出した。破壊エネルギーU、リガメントL、及び試験片の厚さtから、単位面積あたりの破壊エネルギーU/Ltの値を求めた。レーザーによって形成されたノッチを有する試験片に関して、リガメントLに対する、試験片が破断した時点の変位がΔの比Δ/Lは0.1以下であった。各水準の複数の試験片から得られたU/Ltの全ての値の平均値を、破壊靭性値weとした。
2.引張強度及び弾性率
破壊靭性値の測定と同じフィルム状の硬化物から、幅10mm、長さ30mmの短冊状の試験片を切り出した。得られた試験片を用いた引張試験(引張速度:毎分1mm、つかみ具間距離:20mm、温度:23℃)を行った。試験片が破断した時点の応力を引張強度とした。横軸を伸び率、縦軸を応力とした曲線における応力40~60MPaの範囲での傾きから、ヤング率を算出した。
破壊靭性値の測定と同じフィルム状の硬化物から、幅10mm、長さ30mmの短冊状の試験片を切り出した。得られた試験片を用いた引張試験(引張速度:毎分1mm、つかみ具間距離:20mm、温度:23℃)を行った。試験片が破断した時点の応力を引張強度とした。横軸を伸び率、縦軸を応力とした曲線における応力40~60MPaの範囲での傾きから、ヤング率を算出した。
3.電子部品の評価
感光性樹脂組成物A3、B3又はC3の硬化物である絶縁樹脂層と、銅配線とを含む配線層をガラス基板上に形成した。配線層上に、銅配線と接続された複数の金属パッドを形成し、各金属パッド上にはんだボールを配置して、評価用の電子部品を得た。
得られた各電子部品を、-55℃の環境下に15分間静置した後、125℃の環境下に15分間静置する、というサイクルを200サイクル繰り返す信頼性試験に供した。信頼性試験後の電子部品のはんだボールと金属パッドを研磨により除去し、絶縁樹脂層を露出させた。電子部品において金属パッドの端部近傍の位置の絶縁樹脂層の表面を、走査型電子顕微鏡により観察し、クラックの有無を確認した。観察された位置の総数に対する、クラックが観察された箇所の割合をクラックの発生率として算出した。
5.結果
測定結果が表4に示される。本開示の方法によって得られた破壊靭性値が大きいと、クラックの発生率が低下する傾向があることが確認された。

- 樹脂材料からなる短冊状の試験片の端から、前記試験片の長手方向に対して垂直な1本の直線に沿って延びる1本又は2本のノッチを形成することと、
前記試験片の長手方向に前記試験片を引っ張ることを含む引張試験により、前記試験片が破断するまでの荷重-変位曲線を得ることと、
