Abstract
산화그래핀-금속 복합체는, 표면상에 부분적으로 형성된 산소작용기를 포함하는 산화그래핀 층; 및 상기 산화그래핀 층의 표면상에 결합되는 하나 이상의 금속 입자를 포함할 수 있다. 상기 금속 입자는, 상기 산화그래핀 층에서 상기 산소작용기가 결합되지 않은 부분에 결합되어 상기 복합체를 형성하며, 상기 복합체의 전도대 에너지 준위와 가전자대 에너지 준위 사이에 상기 상기 복합체의 페르미 에너지가 위치하는 물질로 이루어질 수 있다. 상기 산화그래핀-금속 복합체는 금속 종류에 따라 발광 파장의 조절이 가능한 발광원으로 활용될 수 있으며, 이러한 새로운 발광원은 발광 효율이 우수하여 박막으로 제조하여 플렉서블 및 투명 발광소자로 활용 가능하며, 공정 비용이 저렴하고 공정이 간단하여 비용 절감과 대량생산이 가능한 이점이 있다.
Description
실시예들은 산화그래핀-금속 복합체와 이를 포함하는 발광 소자, 상기 발광 소자의 제조 방법 및 산화그래핀-금속 복합체를 이용한 광 발생 방법에 관한 것이다. 보다 상세하게는, 실시예들은 산화그래핀에 금속 나노입자를 증착하여 산화그래핀-금속 복합체를 제조함으로써 혼성 오비탈에 의해 밴드갭 조절이 가능한 발광원을 구현하는 기술에 대한 것이다.
양자점(quantum dot: QD) 발광소자는 전자와 양공을 엑시톤(exciton)의 보어 반경(bohr radius) 보다 작은 차원에 제한시켜 이들의 양자화된 에너지 준위에서 발생하는 광학적 특성을 이용하는 소자이다. 예를 들어, 공개특허공보 제10-2021-0000074호는 양자점 발광층이 양자점과 정공보조층 물질보다 높은 HOMO (Highest Occupied Molecular Orbital) 레벨을 갖는 유기물질을 포함하도록 한 양자점 발광다이오드, 그 제조 방법 및 양자점 발광표시장치를 개시한다.
한편, 양자점을 이용한 발광소자에서 셀렌화 카드뮴(CdSe) 나노크리스탈(nanocrystal)을 인듐 주석 산화물(Indium Tin Oxide: ITO) 전극과 p-파라페닐렌비닐렌(p-paraphenylene vinylene; PPV) 및 ITO/PPV, 마그네슘(Mg) 층 사이에 형성함으로써, 셀렌화 카드뮴(CdSe) 양자점의 발광다이오드(Light Emitting Diode: LED) 특성 및 나노크리스탈의 크기에 따라 양자 구속 효과(quantum size effect)가 조절되도록 하고, 이에 따라 빛의 파장이 조절이 가능하다는 것이 연구를 통해 확인되었다.
최근에는, 엑시톤의 효율적인 발광 재결합(radiative recombination)과 양자점 간의 에너지 전도(energy transfer)를 낮추고 효율적인 전하 주입(charge injection)이 가능한 양자점을 제조하기 위하여 크리스탈 엔지니어링(crystal engineering)과 조성물 엔지니어링(composition engineering), 표면과 리간드(ligand) 결합 특성 변화에 대한 연구가 활발히 이루어지고 있다.
하지만, 양자점을 이용하는 이러한 종래의 발광원은 유해물질로 규정된 카드뮴(Cd) 기반의 양자점을 사용하므로 실생활에 사용되는 발광 소자에 적용되기 힘든 문제가 있다. 카드뮴(Cd) 대신 인화인듐(InP)/아연셀레늄황 합금(ZnSeS)을 양자점으로 사용하는 연구가 있으나, 이러한 물질은 카드뮴(Cd)에 비해 낮은 발광효율(Quantum Yield; QY)을 갖는 단점이 있다. 또한 청색 양자점 발광원을 제공함에 있어 카드뮴(Cd) 외의 물질은 낮은 발광효율을 가지므로 실소자로의 적용에 어려움이 있다.
또한 증착 공정을 통해 대면적에 균일한 형성이 가능한 박막 발광원인 유기물발광다이오드(Organic Light Emitting Diode; OLED) 소자와 다르게, 양자점 발광소자는 균일도와 불순물(impurity) 조절이 어려운 수용액 기반의 스핀코팅(spincoating) 혹은 스프레이 코팅(spray coating) 공정을 사용하기 때문에 대면적 디스플레이로 활용함에 어려움이 있다. 최근에 이를 해결하기 위하여 잉크젯 프린팅(inkjet printing)을 통한 양자점 공정에 관한 연구가 이루어졌지만, 이에 사용되는 물질은 셀렌화 카드뮴(CdSe)/황화카드뮴(CdS)/황화아연(ZnS)으로서 유해물질인 카드뮴(Cd)을 포함하고 있는 단점이 있다.
전술한 종래 기술의 문제점을 해결하기 위한 본 발명의 일 측면에 따르면, 발광 효율이 좋으며, 균일도가 높은 공정이 가능하여 대면적 발광소자에 적용이 가능하고, 카드뮴(Cd)과 같은 유해물질을 사용하지 않는 새로운 양자점 발광원의 구현에 사용될 수 있는 산화그래핀-금속 복합체와 이를 포함하는 발광 소자, 상기 발광 소자의 제조 방법 및 산화그래핀-금속 복합체를 이용한 광 발생 방법을 제공할 수 있다.
본 발명의 일 측면에 따른 산화그래핀-금속 복합체는, 표면상에 부분적으로 형성된 산소작용기를 포함하는 산화그래핀 층; 및 상기 산화그래핀 층의 표면상에 결합되는 하나 이상의 금속 입자를 포함한다.
이때 상기 금속 입자는, 상기 산화그래핀 층에서 상기 산소작용기가 결합되지 않은 부분에 결합되어 상기 복합체를 형성하며, 상기 복합체의 전도대 에너지 준위와 가전자대 에너지 준위 사이에 상기 복합체의 페르미 에너지가 위치하는 물질로 이루어진다. 상기 금속 입자는 산화그래핀과 결합하여 혼성오비탈을 형성할 수 있다.
일 실시예에서, 상기 산화그래핀 층의 표면은 그래핀 양자점에 상응하는 제1 영역 및 상기 산소작용기에 의해 절연되는 제2 영역을 포함하고, 상기 급속 입자는, 상기 제1 영역상에서 상기 그래핀 양자점과 결합된 나노파티클을 포함한다.
일 실시예에서, 상기 금속 입자는 상기 산화그래핀 층의 상기 그래핀 양자점과 결합하여 혼성 오비탈을 형성할 수 있는 금속 물질로 이루어진다.
일 실시예에서, 상기 복합체는 적외선 대역, 가시광선 대역 또는 자외선 대역 중 어느 하나에 상응하는 밴드갭을 갖는다.
일 실시예에서, 상기 금속 입자는 백금(Pt), 크롬(Cr), 몰리브덴(Mo), 팔라듐(Pd), 텅스텐(W) 및 이들의 합금을 포함하는 그룹으로부터 선택된 하나 이상의 물질로 이루어진다.
일 실시예에서, 상기 금속 입자의 크기는 1 내지 10 nm이다.
일 실시예에서, 상기 산화그래핀 층은 하나 또는 복수 개의 나노시트를 포함한다.
본 발명의 일 측면에 따른 발광 소자는, 전술한 실시예들에 따른 산화그래핀-금속 복합체; 및 상기 복합체에 의한 광 발생을 위하여 상기 복합체의 밴드갭에 상응하는 에너지를 상기 복합체에 인가하도록 구성된 제어부를 포함한다.
일 실시예에 따른 발광 소자는, 상기 금속 입자의 종류에 기초하여 상기 복합체에 의해 광이 발생되는 주파수가 결정된다.
일 실시예에서, 상기 제어부는, 상기 복합체의 여기를 위한 펌핑광을 상기 복합체에 조사하도록 구성된 광원을 포함한다.
일 실시예에서, 상기 제어부는, 상기 복합체에 전류를 인가하기 위해 상기 복합체에 전기적으로 연결된 하나 이상의 전극을 포함한다.
본 발명의 일 측면에 따른 발광 소자의 제조 방법은, 표면상에 부분적으로 형성된 산소작용기를 포함하는 산화그래핀 층을 형성하는 단계; 및 상기 산화그래핀 층의 표면상에 하나 이상의 금속 입자를 결합시킴으로써 산화그래핀-금속 복합체를 형성하는 단계를 포함한다.
일 실시예에서, 상기 산화그래핀-금속 복합체를 형성하는 단계는, 전자빔 증착에 의해 상기 산화그래핀 층 상에 상기 금속 입자를 증착시키는 단계를 포함한다.
일 실시예에서, 상기 산화그래핀-금속 복합체를 형성하는 단계는, 상기 금속 입자가 분산된 용액을 상기 산화그래핀 층 상에 스핀 코팅하는 단계를 포함한다.
일 실시예에 따른 발광 소자의 제조 방법은, 상기 산화그래핀 층을 형성하는 단계 전에, 상기 기판 상에 전자 주입을 위한 전극층을 형성하는 단계를 더 포함한다.

본 발명의 일 측면에 따른 산화그래핀-금속 복합체를 이용한 광 발생 방법은, 표면상에 부분적으로 결합된 산소작용기를 포함하는 산화그래핀 층, 및 상기 산화그래핀 층에서 상기 산소작용기가 결합되지 않은 부분에 결합되는 하나 이상의 금속 입자를 포함하는 산화그래핀-금속 복합체를 준비하는 단계; 및 상기 복합체에 상기 복합체의 여기를 위한 에너지를 인가하는 단계를 포함한다. 이때, 상기 금속 입자는 상기 복합체의 전도대 에너지 준위와 가전자대 에너지 준위 사이에 상기 복합체의 페르미 에너지가 위치하는 물질로 이루어진다.
일 실시예에서, 상기 에너지를 인가하는 단계는, 자외선 이하의 파장 대역을 갖는 펌핑광을 상기 복합체에 인가하는 단계를 포함한다.
일 실시예에서, 상기 에너지를 인가하는 단계는, 전극을 통해 상기 복합체에 전류를 인가하는 단계를 포함한다.
본 발명의 일 측면에 따른 산화그래핀-금속 복합체는, 산화그래핀에 산소 작용기(oxygen functional group)가 붙어 산화된 부분 외에 산화되지 않은 그래핀 양자점에 금속 입자(예컨대, 나노파티클)을 증착하면 형성되는 혼성 오비탈에 의해 밴드갭 조절이 가능한 발광원으로 동작할 수 있다.
본 발명의 일 측면에 따른 산화그래핀-금속 복합체를 이용한 발광 소자는, 우수한 발광효율에 의해 얇은 박막으로 제조하여도 발광원으로 사용이 가능하여 투명 디스플레이로 활용이 가능한 이점이 있다.
또한, 본 발명의 일 측면에 따른 산화그래핀-금속 복합체를 이용한 발광 소자는 휘어짐과 구부러짐에 강하고, 박막으로 제조가 가능하여 기판에 구애를 받지 않아 플렉서블(flexible) 디스플레이 발광원으로의 활용이 가능한 이점이 있다.
또한, 본 발명의 일 측면에 따른 산화그래핀-금속 복합체를 이용한 발광 소자는 박막 형성과 금속 입자의 흡착 공정이 간단하며, 공정에 필요한 재료 및 공정 시설 비용이 저렴하고, 간단한 공정을 통해 제조가 가능하여 공정 비용의 절감과 대량생산의 용이성이 높은 이점이 있다.
또한, 본 발명의 일 측면에 따른 산화그래핀-금속 복합체를 이용한 발광 소자는 간단한 스핀코팅 공정을 통해 산화그래핀-금속 복합체 형성이 가능하며, 산화그래핀 박막 위에 물리적 기상 증착법(Physical Vapor Deposition: PVD)을 통한 금속 입자의 흡착이 가능하므로, 대면적에 균일한 박막 발광원의 제조가 용이하여 대면적 디스플레이로 활용이 가능한 이점이 있다.
또한, 본 발명의 일 측면에 따른 산화그래핀-금속 복합체를 이용한 발광 소자는 대기 노출 시 산화되지 않아 화학적 안정성 및 기계적 안정성이 우수한 산화그래핀을 사용하므로, 발광원을 보호하는 별도의 보완층의 형성이 필요하지 않아 기존의 발광원에 비해 공정 비용의 절감이 가능한 이점이 있다.
나아가, 본 발명의 일 측면에 따른 산화그래핀-금속 복합체를 이용한 발광 소자는, 금속 물질에 따라 형성되는 혼성 오비탈이 상이하기 때문에, 금속 종류의 선택을 통해 밴드갭 조절이 가능하고, 색순도가 높아 원하는 발광 파장대역(예컨대, 자외선에서 적외선까지)을 갖는 튜너블(tunable) 발광원 제작이 가능하여 디스플레이 발광소자에 유리하게 활용될 수 있는 이점이 있다.

본 명세서에서 층이 다른 층 또는 기판 "상"에 있다고 언급되는 경우에 그것은 다른 층 또는 기판상에 직접 형성될 수 있거나, 그들 사이에 제3의 층이 개재될 수도 있다. 또한, 본 명세서에서 위쪽, 상(부), 상면 등의 방향적인 표현은 그 기준에 따라 아래쪽, 하(부), 하면 등의 의미로 이해될 수 있다. 즉, 공간적인 방향의 표현은 상대적인 방향으로 이해되어야 하며 절대적인 방향을 의미하는 것으로 한정 해석되어서는 안 된다.
도 1은 일 실시예에 따른 산화그래핀-금속 복합체를 포함하는 발광 소자의 제조 방법의 각 단계를 나타내는 순서도이다.
도 1을 참조하면, 본 실시예에 따른 발광 소자의 제조 방법에서는 산화그래핀 층을 형성하고(S11), 산화그래핀 층 상에서 산화되지 않은 그래핀 양자점 상에 금속 입자(예컨대, 나노파티클)를 결합시킴으로써 산화그래핀-금속 복합체를 형성할 수 있다(S12).
산화그래핀 층은 얇은 박막의 형태를 가질 수 있다. 이러한 박막의 형태로 사용되는 산화그래핀은 유연성이 뛰어난 시트 형태의 산화그래핀이 바람직하며, 예를 들어 나노시트로 구성될 수 있다.
금속 입자는, 증착 등의 방법으로 산화그래핀 층 상의 그래핀 양자점과 결합되어, 금속 입자들을 산화그래핀 층들이 감싸고 있는 구조로 이루어진 복합체를 형성된다. 실시예들에 따른 산화그래핀-금속 복합체는, 산화그래핀 층의 그래핀 양자점과 금속 입자가 결합으로 연결된 안정된 형태를 갖는다. 또한 금속 입자는, 이러한 복합체의 전도대(conduction band) 에너지 준위와 가전자대(valence band) 에너지 준위 사이에 상기 복합체의 페르미 에너지(Fermi energy)가 위치하는 물질로 이루어진다. 즉, 금속 입자는 산화그래핀과 결합하여 혼성오비탈을 형성하며, 전술한 에너지 준위 특성을 갖는 복합체가 형성되는 금속 물질로 이루어진다.
즉, 금속 입자는 그래핀 양자점과의 결합을 통하여 혼성 오비탈을 형성할 수 있는 금속으로 이루어질 수 있으며, 예를 들어, 전이금속 중 6족 원소인 크롬(Cr), 몰리브덴(Mo), 텅스텐(W) 등이나, 또는 백금군(Pt 그룹)에 속하는 백금(Pt), 팔라듐(Pd) 등으로 이루어질 수 있다. 또 다른 실시예에서, 금속 입자는 아래에 예시한 것과 같은 다른 종류의 전이금속으로 이루어질 수도 있다.

도 2는 산화그래핀 나노시트상의 산소작용기로 인해 형성되는 절연부분과 절연부분을 나타내는 개략도이며, 도 3은 도 2에 도시된 산화그래핀 나노시트상에 일 실시예에 따른 산화그래핀-금속 복합체가 형성된 형태를 나타내는 개략도이다.
도 2를 참조하면, 부분적으로 산화된 산화그래핀 층(1)은 그래핀 양자점이 노출된 전도 부분에 해당하는 제1 영역(11)과, 산소작용기에 의해 절연되는 제2 영역(12)을 포함한다. 제1 영역(11)은 그래핀이 절연 부분에 의해 고립된 형태를 가져 양자점으로서 동작한다. 이때, 제1 영역(11)상에 금속 입자(20)를 증착 등을 통해 결합하게 되면, 산화그래핀과 금속의 혼성 오비탈이 형성되어 HOMO(Highest Occupied Molecular Orbital)-LUMO(Lowest Unoccupied Molecular Orbital) 갭(gap)이 감소하게 된다.
이와 같이 형성된 산화그래핀-금속 복합체(1')는 혼성 오비탈의 형성에 의하여 그래핀 양자점의 양자 구속 효과를 조절할 수 있으며, 자외선 조사 또는 전계의 인가를 통해 펌핑될 수 있다. 자외선 펌핑을 통해 여기(excitation)된 산화그래핀-금속 복합체(1')는 엑시톤(exiton)을 형성하고 재결합(recombination)에 의해 전도대와 가전자대의 갭에 해당하는 빛을 발광하게 된다. 또한 전계가 인가된 산화그래핀-금속 복합체(1')는 전자와 양공이 산화그래핀-금속 복합체(1') 내에서 재결합하면서 발광이 이루어진다.
예를 들어, 산화그래핀-금속 복합체(1')는 HOMO-LUMO 갭의 크기에 따라 도 4에 도시된 것과 같이 펌핑광(31)을 인가받아 자외선 대역의 빛(32)을 발생시키거나, 또는 도 5에 도시된 것과 같이 펌핑광(41)을 인가받아 가시광선 및/또는 적외선 대역의 빛(42)을 발생시킬 수 있다.
따라서, 산화그래핀 층(1)에 결합되는 금속 입자(20)의 금속 물질을 선택함으로써 원하는 파장 대역에서 빛을 발생시키는 발광 소자를 구현할 수 있다. 상기 산화그래핀-금속 복합체(1')를 이용한 발광 소자에 의하면, 다양한 금속 물질을 이용하여 가시광선, 적외선 및 자외선 파장 대역에서 원하는 발광을 얻을 수 있으므로, 종래의 양자점 발광원 기술이 가졌던 한계인 물질 제약으로부터 벗어날 수 있다.
상기 산화그래핀-금속 복합체(1')에서는 산화그래핀과 금속의 결합을 통하여 에너지 밴드 갭이 줄어드는 발광 파장대역의 적색편이(red shift)가 발생하므로, 산화그래핀 층(1)은 그래핀 양자점에 해당하는 제1 영역(11)의 지름이 수십 nm 정도가 되도록 산화될 수 있다. 이 경우 그래핀 양자점의 밴드갭이 자외선 내지 청색의 파장 대역에 해당하여 디스플레이 장치의 발광 소자로 유리하게 활용될 수 있다. 또한, 제1 영역(11)에 결합되는 금속 입자(20)는 그래핀 양자점과의 결합이 원활하게 일어나도록 1 내지 10 nm의 지름을 가질 수 있다.
다시 도 1을 참조하면, 일 실시예에 따른 발광 소자의 제조 방법에서는 산화그래핀-금속 복합체 상에 추가적인 산화그래핀 층(또는, 보호층으로도 지칭함)을 형성할 수도 있다(S13). 이러한 추가적인 산화그래핀 층은 하부의 산화그래핀-금속 복합체 상의 금속 입자와 결합하여 발광층을 형성하는 동시에, 산화그래핀-금속 복합체를 외부 입자로부터 보호하는 역할을 할 수 있다.
일 실시예에서는, 산화그래핀-금속 복합체를 형성하기 위한 산화그래핀 층(예컨대, 그래핀 나노시트) 자체가 단일층 또는 복수 개의 층으로 이루어질 수도 있다.
또한 일 실시예에서는, 산화그래핀-금속 복합체 상에 산화그래핀-금속 복합체의 전계 발광을 위한 전극층을 더 형성할 수도 있다(S14).
본 발명의 몇몇 측면에 따라 도 1에 도시된 단계 S11 내지 S14를 더 상세히 설명하면 다음과 같다.
산화그래핀 층은 수용액 형태의 산화그래핀을 이용하여 기판상에 층으로 형성될 수 있다(S11). 예를 들어, 산화그래핀 층은 산화그래핀 수용액을 기판 상에 스핀 코팅을 통해 증착한 후 건조하는 방법으로 형성될 수 있다. 이때 기판(미도시)은 수용액 형태의 산화그래핀이 스핀코팅을 통해 박막으로 형성되기 쉬운 친수성 기판일 수 있다. 예를 들어, 기판 친수성인 산화실리콘(SiO2)으로 구성된 석영(Quartz) 기판일 수 있으나, 기판의 재질은 석영에 한정되지 않으며 다른 물질로 이루어진 기판도 사용이 가능하다.
산화그래핀-금속 복합체는, 전술한 것과 같이 형성된 산화그래핀 층 위에 물리적 기상 증착법(Physical Vapor Deposition; PVD) 또는 수용액 형태의 금속 입자를 스핀 코팅하는 방법에 의해 형성될 수 있다(S12). 높은 균일도를 가진 금속 입자의 흡착을 위해서는 PVD가 이용될 수 있다. 산화그래핀 층 상에 결합된 금속 입자는 발광 기능을 하는 산화그래핀-금속 복합체를 형성한다.
산화그래핀-금속 복합체 상에 추가적인 산화그래핀 층을 형성하는 단계(S13)는, 산화그래핀-금속 복합체 상에 수용액 형태의 산화그래핀을 스핀코팅을 통해 증착하고 건조하는 방법으로 시행될 수 있다.
일 실시예에서는, 전술한 단계 S11 내지 S13를 복수 회 반복함으로써 기판 상에 산화그래핀-금속 복합체가 1층 이상 적층된 적층 구조를 형성함으로써, 높은 발광효율을 가진 다층 구조의 박막 발광 발광층을 가지는 산화그래핀-금속 복합체 발광 소자를 제조할 수도 있다.
산화그래핀-금속 복합체에 전자를 주입하기 위한 전극층은 금속 또는 다른 적당한 도전 물질로 이루어질 수 있다(S14). 이때 전극층은 금속 등 통상적으로 사용하는 전극 물질로 이루어질 수 있다.
일 실시예에서, 전극층은 산화그래핀-금속 복합체로의 원활한 전자 주입을 위하여 산화그래핀보다 낮은 일함수(work function)를 갖는 물질로 이루어질 수 있다. 예를 들어, 전극층은 알루미늄(Al)으로 이루어질 수 있다.
또 다른 실시예에서, 전극층은 산화그래핀-금속 복합체로의 원활한 양공의 주입과 산화그래핀-금속 복합체 발광층에서 전자와의 재결합을 유도하기 위하여 산화그래핀 보다 높은 일함수를 갖는 물질로 이루어질 수도 있다. 예를 들어, 전극층은 윗면을 통해 효율적인 발광의 방출이 가능한 투명 전극인 인듐주석산화물(Indium Tin Oxide: ITO)로 이루어질 수도 있다.
이상에서 설명한 실시예들에 따라 제조된 산화그래핀-금속 복합체 및 발광 소자는, 제조 과정이 간단하며 종래의 발광원에 비해 제조에 필요한 물질이 적어 공정 비용이 저렴한 이점이 있다.
또한, 일 실시예에 따른 산화그래핀-금속 복합체에서는 산화그래핀 상에 위치하는 산소작용기가 절연체의 역할을 하여 양자점 간의 엑시톤 전도를 방지할 수 있어 높은 발광 효율을 갖는다. 따라서, 산화그래핀-금속 복합체를 얇은 박막으로 구성하여 투명 발광 소자에 활용이 가능하다.
또한, 산화그래핀은 상온 및 고온(예컨대, 180 ℃에서도 산화 및 환원이 되지 않는 안정된 물질로, 이를 포함하는 산화그래핀-금속 복합체를 이용한 발광 소자는 발광층에 대한 추가적인 보호층이 필요하지 않아 공정 비용이 절감되는 이점이 있다.
실시예들에 따른 산화그래핀-금속 복합체에서 산화그래핀 층은 수용액을 이용한 스핀 코팅 등을 통하여 대면적으로 형성될 수 있고, 금속 입자는 PVD 등의 방법에 의해 매우 균일한 크기로 산화그래핀 층에 결합시킬 수 있다. 따라서, 실시예들에 따른 산화그래핀-금속 복합체는 높은 균일도의 대면적 디스플레이 발광 소자의 구현에 유리하다.
또한 산화그래핀은 구부림에 강한 기계적 안정성이 높아, 산화그래핀-금속 복합체를 이용한 발광 소자는 플렉서블(flexible) 발광 소자로 활용이 가능한 이점이 있다.
이하에서는, 본 발명의 몇몇 실시예에 따라 산화그래핀-금속 복합체 및 발광 소자의 제조 방법을 더욱 상세히 설명한다. 그러나, 본 발명이 다음 실시예에 의해 한정되는 것은 아니다.
제 1 실시예
본 발명의 제1 실시예에 따라, 물리적 기상 증착법(PVD)을 통하여 산화그래핀-금속 복합체를 제조할 수 있다.
일 실시예에서는, 산화그래핀-금속 복합체를 형성할 기판이 친수성 표면을 가지도록 자외선-오존 처리(UV-Ozone treatment) 기기에서 일정 시간(예컨대, 10분) 기판의 표면 처리를 수행할 수 있다. 그러나, 상기 단계는 생략될 수도 있다.
본 발명자들은, 스핀코터(spincoater) 기기를 이용하여 기판을 1500 rpm으로 회전시키며 도 2에 도시된 것과 같이 적절히 산화되어 절연부분과 전도부분을 가진 산화그래핀을 수용액 형태로 1 내지 5 방울 떨어뜨려 박막 형태의 산화그래핀 층을 형성하였다. 형성된 산화그래핀 층은 증착 이후 상온 내지 80 도에서 5분 동안 건조되었다.
다음으로, 절연부분에 의해 고립된 양자점을 가진 산화그래핀 층 위에 전자빔 증착 장치(E-beam Evaporator)를 이용하여 크롬(Cr) 나노파티클을 증착하였다. 이때 크롬(Cr) 박막이 완전히 형성되기 전에 증착을 중단함으로써, 도 3에 도시된 것과 같이 나노파티클 형태의 크롬(Cr) 입자가 산화그래핀과 결합된 형태를 형성하였다. 구체적으로는, 0.1 내지 0.5 A/s의 증착 속도로 0.5 내지 2.0 nm 두께로 금속을 증착하였다.
본 실시예에 따른 과정을 통해 산화그래핀-금속 복합체를 형성할 경우, 도 4에 도시된 것과 같이 산화그래핀-금속 복합체가 상대적으로 짧은 파장 대역(예컨대, 자외선 대역)의 발광 특성을 갖도록 할 수 있다.
그 다음으로, 산화그래핀-금속 복합체 박막을 1500 rpm의 속도로 회전시키며 수용액 형태의 산화그래핀을 1 내지 5 방울 떨어뜨려 산화그래핀-금속 복합체 박막 상에 위치하는 또 다른 산화그래핀 층을 형성하였다. 이와 같이 형성된 산화그래핀 층은 상온 내지 80 도의 온도에서 5분 동안 건조되었다.
또한, 이상과 같은 산화그래핀-금속 복합체의 과정을 여러 단계 반복 진행함으로써, 적층 구조의 발광원을 가진 산화그래핀-금속 복합체 박막을 형성할 수도 있다.
제 1 실시예에 따른 실험예
본 발명자들은, 본 발명의 제1 실시예에 따라 제조된 산화그래핀-금속 복합체의 광발광(Photoluminescence; PL) 특성을 측정하였으며, 그 결과를 도 6a 내지 6c에 나타내었다.
사용한 실험 장비는 150 W의 출력을 가진 제논(Xe) 램프를 사용하는 JASCO사의 FP-8300 이며, 여기 파장(excitation wavelength)은 350 nm, 광 방출은 400 내지 750 nm의 범위에서 측정하였다.
도 6a는 산화그래핀 층의 자외선 발광 스펙트럼을 나타내며, 도 6b는 산화그래핀 층에 1 nm 크기의 크롬(Cr) 나노파티클이 결합된 복합체의 자외선 발광 스펙트럼을 나타내고, 도 6c는 산화그래핀 층에 2 nm 크기의 크롬(Cr) 나노파티클이 결합된 복합체의 자외선 발광 스펙트럼을 나타낸다.
도시되는 바와 같이, 순수한 산화그래핀 층은 파장 525 nm 부근에서 넓은 피크(peak)를 가지나, 크롬(Cr) 입자가 흡착됨에 따라 피크(peak)의 높낮이가 변함을 확인할 수 있고, 이를 통해 발광 특성이 바뀌는 것을 확인할 수 있다. 또한, 크롬(Cr)을 더 두껍게 쌓을수록 더 큰 크기의 나노파티클이 산화그래핀에 결합되는데, 크롬(Cr) 나노파티클의 크기가 커질수록 전이금속에 의한 혼성 오비탈 형성 효과가 강해져서 발광 피크가 520 nm 부근에서 좁고 강하게 나타나는 것을 확인할 수 있다.
이를 통하여, 산화그래핀 층에 대한 금속 나노파티클 흡착을 통해 발광 특성의 변화를 발생시킬 수 있으며, 산화그래핀에 결합되는 전이금속의 크기 변화를 통해 발광 피크의 폭을 조절함으로써 발광 스펙트럼을 세밀하게 조절하는 것이 가능함을 확인할 수 있다.
도 7a 내지 7c는 각각 도 6a 내지 6c에 도시된 산화그래핀 또는 산화그래핀-금속 복합체의 발광을 355 nm의 파장을 가진 자외선 레이저를 통해 관찰한 결과를 나타내는 사진으로서, 사진을 통해 산화그래핀에 대한 크롬(Cr) 입자의 흡착에 따른 발광 파장대역의 적색 편이를 확실하게 관찰할 수 있다.
제 2 실시예
본 발명의 제2 실시예에 따라, 스핀코팅을 통해 산화그래핀-금속 복합체를 제조할 수 있다.
일 실시예에서는, 산화그래핀-금속 복합체가 형성될 기판이 친수성 표면을 가지도록 표면 처리를 수행할 수 있으며, 이는 제1 실시예와 관련하여 전술한 것과 동일하므로 자세한 설명은 생략한다.
본 발명자들은, 일정 크기(예컨대, 3 nm)의 나노파티클 형태인 백금(Pt)이 고르게 퍼져있는 수용액을 이소프로필알코올(Iso Propyl Alcohol; IPA)과 혼합한 수용액 형태의 조성물을 준비하였다. 스핀코팅을 통한 백금(Pt)의 흡착 비율을 늘리기 위해 조성물에서 백금(Pt) : IPA 는 1 : 0.5 비율로 혼합될 수 있다. 예를 들어, 백금(Pt) 나노파티클 크기가 3 nm이며, 농도가 1,000 ppm인 수용액을 5 ml에 2.5 ml의 IPA를 넣고 병을 흔들어 섞어 IPA와 혼합된 백금(Pt) 나노파티클 수용액을 준비할 수 있다. 그러나, 백금(Pt) 및 IPA의 혼합 비율은 이에 한정되지 않는다.
다음으로, 스핀코터(spincoater) 기기를 이용하여 기판을 1500 rpm으로 회전시키며 도 2에 도시된 것과 같이 적절히 산화되어 절연부분과 전도부분을 가진 산화그래핀을 수용액 형태로 1 내지 5 방울 떨어뜨려 박막 형태의 산화그래핀 층을 형성하였다. 형성된 산화그래핀 층은 증착 이후 상온 내지 80 도에서 5분 동안 건조되었다.
다음으로, 절연부분에 의해 고립된 양자점을 가진 산화그래핀 박막을 1500 rpm 회전시키며 백금(Pt)-IPA 수용액을 1 내지 5 방울 떨어뜨려, 도 3에 도시된 것과 같이 같이 산화그래핀 층 상에 존재하는 그래핀 양자점과 백금(Pt) 나노파티클의 결합을 형성하였다.
다음으로, 산화그래핀-금속 복합체 박막을 1500 rpm의 속도로 회전시키며 수용액 형태의 산화그래핀을 1 내지 5 방울 떨어뜨려 산화그래핀-금속 복합체 박막 상에 위치하는 또 다른 산화그래핀 층을 형성하였다. 이와 같이 형성된 산화그래핀 층은 상온 내지 80 도의 온도에서 5분 동안 건조되었다.
또한, 이상과 같은 산화그래핀-금속 복합체의 과정을 여러 단계 반복 진행함으로써, 적층 구조의 발광원을 가진 산화그래핀-금속 복합체 박막을 형성할 수도 있다.
제 2 실시예에 따른 실험예
본 발명자들은, 본 발명의 제2 실시예에 따라 제조된 산화그래핀-금속 복합체의 PL 특성을 측정하였으며, 그 결과를 도 8a 및 8b에 나타내었다. 사용한 실험 장비는 제1 실시예에서와 동일하므로 자세한 설명은 생략한다.
도 8a는 산화그래핀 층의 자외선 발광 스펙트럼을 나타내며, 도 8b는 산화그래핀 층에 3 nm 크기의 백금(Pt) 나노파티클이 결합된 복합체의 자외선 발광 스펙트럼을 나타낸다.
도시되는 바와 같이, 순수한 산화그래핀 층은 파장 525 nm 부근에서 넓은 피크(peak)를 가지나, 백금(Pt) 입자가 스핀코팅 됨에 따라 광발광 피크가 700 nm로 변하는 것을 확인할 수 있다. 백금(Pt) 흡착에 따른 산화그래핀의 발광 특성 변화를 감안할 때 산화그래핀-백금(Pt) 복합체는 적색 발광원에 적합함을 확인할 수 있다.
도 9a 및 9b는 각각 도 8a 및 8b에 도시된 산화그래핀 또는 산화그래핀-금속 복합체의 발광을 355 nm의 파장을 가진 자외선 레이저를 통해 관찰한 결과를 나타내는 사진으로서, 사진을 통해 산화그래핀에 대한 백금(Pt) 입자의 흡착에 따른 발광 파장대역의 적색 편이를 확실하게 관찰할 수 있다.
전이금속의 종류에 따른 발광 파장 대역
실시예에 따른 산화그래핀-금속 복합체는, 산화그래핀 층에 결합될 전이금속의 선택을 통해 청색, 녹색, 적색 광을 발생시키도록 구성될 수 있다.
도 10은 다양한 발광 색상에 상응하여 산화그래핀-금속 복합체를 구성하는 금속 종류에 대한 HOMO-LUMO 갭을 계산한 결과를 나타내는 그래프이다. 도 10을 참조하면, 청색 발광 파장대역(2.48 내지 3.26 eV)을 가진 산화그래핀을 사용하는 경우, 이에 결합될 전이금속을 백금(Pt), 크롬(Cr), 몰리브덴(Mo), 팔라듐(Pd), 텅스텐(W) 중에서 선택하는 것에 따라 녹색 발광(1.98 내지 2.48 eV) 파장대역과 적색 발광(1.59 내지 1.98 eV) 파장대역을 가지는 산화그래핀-복합체 발광원 제조가 가능함을 확인할 수 있다.
또한 본 발명자들은, 제일원리 계산 방법인 밀도범함수 이론(Density Functional Theory)을 사용하여 전이금속에 따른 산화그래핀-금속 복합체의 발광 스펙트럼 변화를 계산하였다. 도 11에 도시된 것과 같이 같이 총 27개의 원자로 이루어진 GQD-27, 55개의 원자로 이루어진 GQD-55, 67개의 원자로 이루어진 GQD-67의 그래핀 양자점의 할로우 사이트(hollow site)에 크롬(Cr), 몰리브덴(Mo) 및 텅스텐(W) 원자를, 브릿지 사이트(bridge site)에 백금(Pt) 및 팔라듐(Pd) 원자를 결합시킨 결과에 대해 광학 특성 변화를 계산하였다.
도 12a 내지 12f는 27, 55 및 67개의 원자로 이루어진 그래핀 양자점과 이에 5가지의 전이금속이 결합을 이룰 때 발생하는 HOMO-LUMO 갭의 변화를 보여준다. 발광 빛은 HOMO와 LUMO 사이의 에너지 갭에 해당하는 방출에 인해 발생한다. 예를 들어, GQD-27에 텅스텐(W)을 결합시키면 HOMO-LUMO 갭의 2.37 eV의 감소를, 몰리브덴(Mo)을 결합시키면 1.95 eV의 감소를, 크롬(Cr)을 결합시키면 1.74 eV의 감소를, 백금(Pt)을 결합시키면 1.18 eV의 감소를, 팔라듐(Pd)을 결합시키면 0.55 eV 감소를 확인하였다.
이상과 같은 원리를 이용하면, 청색 발광 파장대역을 가지는 산화그래핀 양자점을 사용하는 경우(HOMO-LUMO 갭 2.48 내지 3.26 eV), 백금(Pt)에 의한 복합체 형성 시 1.3 내지 2.08 eV 정도로 적색 발광원이 구성되며, 팔라듐(Pd) 사용 시 1.93 내지 2.71 eV 정도로 녹색 발광원이 구성될 것으로 예상할 수 있다.
또한 흡수 스펙트럼 계산 결과인 도 12a 내지 12f를 통해 전이금속이 결합된 GQD-27의 경우 청색 파장대역, GQD-55의 경우 녹색 파장대역, GQD-66의 경우 적색 파장대역에서 주요 피크가 발생함을 확인할 수 있다. 이를 통하여 실시예들에 따른 산화그래핀-금속 복합체를 통해 전이금속 선택에 따라 청색, 녹색, 적색 등 원하는 발광 파장대역을 구현하는 것이 가능하다.
발광 소자 및 광 발생 방법
본 발명의 실시예들에 따른 발광 소자는, 전술한 실시예들에 따른 산화그래핀-금속 복합체와, 상기 복합체에 의한 광 발생을 위하여 상기 복합체의 밴드갭에 상응하는 에너지를 상기 복합체에 인가하도록 구성된 제어부를 포함하여 구성된다.
도 13은 일 실시예에 따른 발광 소자를 이용한 광 발생 방법의 각 단계를 나타내는 순서도이다.
도 13을 참조하면, 발광 소자를 이용한 광 발생 방법은, 전술한 실시예들에 의한 제조 방법을 통하여 산화그래핀-금속 복합체를 형성하는 단계(S21), 형성된 산화그래핀-금속 복합체에 여기를 위한 광 에너지 및/또는 전기 에너지를 인가하는 단계(S22), 및 여기된 엑시톤 또는 전자-정공의 재결합에 의해 혼성 오비탈을 포함하는 산화그래핀의 밴드갭에 해당하는 광이 발생되는 단계(S23)을 포함할 수 있다.
도 14는 자외선 펌핑을 통해 동작하는 일 실시예에 따른 발광 소자의 개념도이다.
도 14를 참조하면, 본 실시예에 따른 발광 소자(2)는 실시예들에 따라 제조된 산화그래핀-금속 복합체(200) 및 상기 산화그래핀-금속 복합체(200)에 광 발생을 위한 에너지를 인가하기 위한 제어부로서의 광원(3)을 포함한다. 일 실시예에서, 산화그래핀-금속 복합체(200)는 기판(100) 상에 위치할 수 있다.
산화그래핀-금속 복합체(200)는 광원(3)이 제공하는 펌핑광(30)을 이용하여 광(40)을 발생시키도록 구성된다. 예컨대, 가시광선(1.59 내지 3.26 eV) 및 적외선의 발광 파장대역을 가지는 산화그래핀-금속 복합체(200)를 여기시키기 위해서는, 일 실시예에서 광원(3)은 자외선 이하의 파장대역을 갖는 펌핑광(30)을 조사하도록 구성될 수 있다. 자외선 펌핑을 통해 여기된 산화그래핀-금속 복합체(200)는 엑시톤을 형성하고, 재결합에 의해 전도대와 가전자대의 갭에 해당하는 빛(40)을 발생시키게 된다.
도 15는 전계 발광 소자로 동작하는 또 다른 실시예에 따른 발광 소자의 개념도이다.
도 15를 참조하면, 본 실시예에 따른 발광 소자(2)는 실시예들에 따라 제조된 산화그래핀-금속 복합체(200) 및 상기 산화그래핀-금속 복합체(200)에 광 발생을 위한 전기 에너지를 인가하기 위한 제어부로서의 전원(4)을 포함한다. 일 실시예에서, 산화그래핀-금속 복합체(200)는 기판(100) 상에 위치할 수 있다. 또한, 산화그래핀-금속 복합체(200)는 전류(즉, 전자 및 양공)의 주입을 위한 한 쌍의 전극(150, 250)과 각각 전기적으로 접촉할 수 있다.
본 실시예에서 산화그래핀-금속 복합체(200)는 전자와 양공의 주입을 통한 전계 발광 방식으로 동작한다. 산화그래핀-금속 복합체(200)의 전계 발광을 위해 전극(150, 250)을 통해 전자와 양공을 주입하여야 하며, 전자와 양공이 산화그래핀-금속 복합체(200) 내에서 재결합하도록 전극(150, 250)은 적절한 일함수를 가진 금속 등 도전 물질로 이루어질 수 있다. 효율적인 발광이 가능하도록, 일 실시예에서 하부 전극(150) 및/또는 상부 전극(250)은 투명 전극으로 구성될 수 있다.
일 실시예에서, 전원(4)은 산화그래핀-금속 복합체(200)가 연소되지 않는 수준이면서 산화그래핀-금속 복합체(200)의 전계 발광이 이루어질 수 있을 정도의 전압을 전극(150, 250) 사이에 인가할 수 있다. 예를 들어, 가시광선(1.59 내지 3.26 eV)의 발광 파장대역을 가진 산화그래핀-금속 복합체(200)의 경우, 전원(4)이 인가하는 전압은 4 내지 5V일 수 있다.
일 실시예에서, 전극(150, 250) 중 전자를 주입하는 음극(cathode)은 일함수를 고려하여 알루미늄(Al)으로 이루어질 수 있다. 이 경우 알루미늄(Al)은 투명하지 않으므로, 소자 표면에 노출되지 않는 하부 전극(150)을 음극으로 구성하여 알루미늄(Al) 전극으로 구성할 수 있다. 이때 양극(anode)은 산화그래핀-금속 복합체(200)에 양공의 주입이 가능하며, 발광된 빛이 효율적으로 방출될 수 있도록 ITO 등 투명 전극일 수 있으며, 상부 전극(250)이 이에 해당된다. 그러나 실시예들에 따른 발광 소자에서 상부 및 하부 전극의 역할이나 각 전극의 구성 물질은 이에 한정되는 것은 아니다.
도 16 내지 18은 일 실시예에 따라 식각을 통한 패터닝(patterning) 방식으로 발광 소자를 제조하는 방법의 각 단계를 나타내는 단면도이다.
본 실시예는 전계 발광 방식으로 동작하는 발광 소자를 제조하기 위한 방법에 해당된다. 도 16을 참조하면, 먼저 기판(100) 위에 전자(또는, 양공) 주입을 위한 전극(150)을 형성하고, 전극(150) 위에 전술한 제1 실시예 또는 제2 실시예에 따라 적층을 통해 형성된 산화그래핀-금속 복합체 박막(200)을 형성할 수 있다(200).
다음으로, 산화그래핀-금속 복합체 박막(200) 위에 스핀 코팅 등을 통해 포토레지스트(Photoresist; PR)(300)를 도포한 후, 노광(exposure)과 현상(develop)을 통해 PR(300) 패턴을 형성할 수 있다.
다음으로, 도 17에 도시된 것과 같이 PR(300) 패턴이 형성되지 않은 부분의 산화그래핀-금속 복합체 박막(200) 및 전극(150)을 제거할 수 있다. PR(300)의 제거는 이온 식각(Reactive Ion Etching; RIE)을 통해 수행될 수 있으나, 이에 한정되는 것은 아니다.
다음으로, 도 18에 도시된 것과 같이 패터닝된 산화그래핀-금속 복합체 박막(200) 위에 양공(또는, 전자) 주입이 가능한 전극(250)을 형성할 수 있다. 예를 들어, 전극(250)은 투명 전극으로 이루어질 수 있으나, 이에 한정되는 것은 아니다. 이상과 같이 구성된 발광 소자는, 전극(150, 250)을 통한 전압 인가에 의하여 전계 발광 방식으로 동작할 수 있다.
이상에서 살펴본 본 발명은 도면에 도시된 실시예들을 참고로 하여 설명하였으나 이는 예시적인 것에 불과하며 당해 분야에서 통상의 지식을 가진 자라면 이로부터 다양한 변형 및 실시예의 변형이 가능하다는 점을 이해할 것이다. 그러나, 이와 같은 변형은 본 발명의 기술적 보호범위 내에 있다고 보아야 한다. 따라서, 본 발명의 진정한 기술적 보호범위는 첨부된 청구범위의 기술적 사상에 의해서 정해져야 할 것이다.
실시예들은 산화그래핀-금속 복합체와 이를 포함하는 발광 소자, 상기 발광 소자의 제조 방법 및 산화그래핀-금속 복합체를 이용한 광 발생 방법에 관한 것이다. 보다 상세하게는, 실시예들은 산화그래핀에 금속 나노입자를 증착하여 산화그래핀-금속 복합체를 제조함으로써 혼성 오비탈에 의해 밴드갭 조절이 가능한 발광원을 구현하는 기술에 대한 것이다.
Claims (21)
- 산화그래핀-금속 복합체로서,표면상에 부분적으로 형성된 산소작용기를 포함하는 산화그래핀 층; 및상기 산화그래핀 층의 표면상에 결합되는 하나 이상의 금속 입자를 포함하되,상기 금속 입자는,상기 산화그래핀 층에서 상기 산소작용기가 결합되지 않은 부분에 결합되어 상기 복합체를 형성하며,상기 복합체의 전도대 에너지 준위와 가전자대 에너지 준위 사이에 상기 복합체의 페르미 에너지가 위치하는 물질로 이루어지는 산화그래핀-금속 복합체.
- 제1항에 있어서,상기 산화그래핀 층의 표면은 그래핀 양자점에 상응하는 제1 영역 및 상기 산소작용기에 의해 절연되는 제2 영역을 포함하고,상기 급속 입자는, 상기 제1 영역상에서 상기 그래핀 양자점과 결합된 나노파티클을 포함하는 산화그래핀-금속 복합체.
- 제2항에 있어서,상기 금속 입자는 상기 산화그래핀 층의 상기 그래핀 양자점과 결합하여 혼성 오비탈을 형성할 수 있는 금속 물질로 이루어지는 산화그래핀-금속 복합체.
- 제3항에 있어서,상기 복합체는 적외선 대역, 가시광선 대역 또는 자외선 대역 중 어느 하나에 상응하는 밴드갭을 갖는 산화그래핀-금속 복합체.
- 제3항에 있어서,상기 금속 입자는 백금(Pt), 크롬(Cr), 몰리브덴(Mo), 팔라듐(Pd), 텅스텐(W) 및 이들의 합금을 포함하는 그룹으로부터 선택된 하나 이상의 물질로 이루어지는 산화그래핀-금속 복합체.
- 제3항에 있어서,상기 금속 입자의 크기는 1 내지 10 nm 인 산화그래핀-금속 복합체.
- 제1항에 있어서,상기 산화그래핀 층은 하나 또는 복수 개의 나노시트를 포함하는 산화그래핀-금속 복합체.
- 제1항 내지 제7항 중 어느 한 항에 따른 산화그래핀-금속 복합체; 및상기 복합체에 의한 광 발생을 위하여 상기 복합체의 밴드갭에 상응하는 에너지를 상기 복합체에 인가하도록 구성된 제어부를 포함하는 발광 소자.
- 제8항에 있어서,상기 금속 입자의 종류에 기초하여 상기 복합체에 의해 광이 발생되는 주파수가 결정되는 발광 소자.
- 제8항에 있어서,상기 제어부는, 상기 복합체의 여기를 위한 펌핑광을 상기 복합체에 조사하도록 구성된 광원을 포함하는 발광 소자.
- 제8항에 있어서,상기 제어부는, 상기 복합체에 전류를 인가하기 위해 상기 복합체에 전기적으로 연결된 하나 이상의 전극을 포함하는 발광 소자.
- 표면상에 부분적으로 형성된 산소작용기를 포함하는 산화그래핀 층을 형성하는 단계; 및상기 산화그래핀 층의 표면상에 하나 이상의 금속 입자를 결합시킴으로써 산화그래핀-금속 복합체를 형성하는 단계를 포함하되,상기 금속 입자는,상기 산화그래핀 층에서 상기 산소작용기가 결합되지 않은 부분에 결합되어 상기 복합체를 형성하며,상기 복합체의 전도대 에너지 준위와 가전자대 에너지 준위 사이에 상기 복합체의 페르미 에너지가 위치하는 물질로 이루어지는 발광 소자의 제조 방법.
- 제12항에 있어서,상기 산화그래핀-금속 복합체를 형성하는 단계는, 전자빔 증착에 의해 상기 산화그래핀 층 상에 상기 금속 입자를 증착시키는 단계를 포함하는 발광 소자의 제조 방법.
- 제12항에 있어서,상기 산화그래핀-금속 복합체를 형성하는 단계는, 상기 금속 입자가 분산된 용액을 상기 산화그래핀 층 상에 스핀 코팅하는 단계를 포함하는 발광 소자의 제조 방법.
- 제12항에 있어서,상기 산화그래핀 층을 형성하는 단계 전에, 상기 기판 상에 전자 주입을 위한 전극층을 형성하는 단계를 더 포함하는 발광 소자의 제조 방법.
- 제12항에 있어서,상기 산화그래핀-금속 복합체 상에 보호층을 형성하는 단계를 더 포함하는 발광 소자의 제조 방법.
- 제16항에 있어서,상기 보호층은 산화그래핀으로 이루어지는 발광 소자의 제조 방법.
- 제16항에 있어서,상기 보호층 상에 도전 물질로 이루어진 전극층을 형성하는 단계를 더 포함하는 발광 소자의 제조 방법.
- 표면상에 부분적으로 결합된 산소작용기를 포함하는 산화그래핀 층, 및 상기 산화그래핀 층에서 상기 산소작용기가 결합되지 않은 부분에 결합되는 하나 이상의 금속 입자를 포함하는 산화그래핀-금속 복합체를 준비하는 단계; 및상기 복합체에 상기 복합체의 여기를 위한 에너지를 인가하는 단계를 포함하며,상기 금속 입자는 상기 복합체의 전도대 에너지 준위와 가전자대 에너지 준위 사이에 상기 복합체의 페르미 에너지가 위치하는 물질로 이루어지는 산화그래핀-금속 복합체를 이용한 광 발생 방법.
- 제19항에 있어서,상기 에너지를 인가하는 단계는, 자외선 이하의 파장 대역을 갖는 펌핑광을 상기 복합체에 인가하는 단계를 포함하는 산화그래핀-금속 복합체를 이용한 광 발생 방법.
- 제19항에 있어서,상기 에너지를 인가하는 단계는, 전극을 통해 상기 복합체에 전류를 인가하는 단계를 포함하는 산화그래핀-금속 복합체를 이용한 광 발생 방법.
