Description

熱硬化性樹脂組成物、硬化物、及びフレキシブルプリント基板
 本開示は、熱硬化性樹脂組成物、熱硬化性樹脂組成物用セット、硬化物、フィルム、フレキシブルプリント基板、及び電子部品に関する。
 フレキシブルプリント基板は、各種ディスプレイ、スマートフォン等の電子機器に広く用いられている。フレキシブルプリント基板は、一般的に、配線間の電気絶縁性の確保、配線の腐食防止等のための保護膜を有する。保護膜は、例えば、熱硬化性樹脂組成物を用いて形成することができる。保護膜には、優れた絶縁信頼性及び柔軟性が求められる。
 例えば特許文献1には、(A)少なくとも1つの酸無水物基及び/又はカルボキシ基を有する樹脂、(B)ハイドロタルサイト及びシリカを含む無機フィラー及び(C)エポキシ樹脂、を含有する熱硬化性樹脂組成物が記載されている。

 電子機器には、高性能化、小型化、及び薄型化が求められている。これらを実現するために、フレキシブルプリント基板にも高い性能が期待され、保護膜にはより優れた絶縁信頼性及び柔軟性が望まれている。
 そこで、本開示は、優れた絶縁信頼性を有し、反りが抑えられたフレキシブルプリント基板を得ることができる熱硬化性樹脂組成物を提供する。また、本開示は、前記熱硬化性樹脂組成物を得るための第1剤及び第2剤を含むセット、並びに、前記熱硬化性樹脂組成物又は前記セットを用いて得られる硬化物及びフィルムを提供する。さらに、本開示は、優れた絶縁信頼性を有し、反りが抑えられたフレキシブルプリント基板及び電子部品を提供する。
 本発明の実施形態を以下に挙げる。本発明は以下の実施形態に限定されない。
 一実施形態は、(A)酸無水物基及びカルボキシ基からなる群より選ばれる少なくとも1種の基を有する樹脂、(B)Zr、Mg、及びAlを含むイオントラップ剤、(C)無機フィラー、及び(D)エポキシ樹脂を含有する、熱硬化性樹脂組成物に関する。
 他の一実施形態は、上記熱硬化性樹脂組成物を得るために用いられ、前記樹脂を含有する第1剤と、前記3官能のアミン型エポキシ樹脂を含有する第2剤とを含む、熱硬化性樹脂組成物用セットに関する。
 他の一実施形態は、上記熱硬化性樹脂組成物又は上記熱硬化性樹脂組成物用セットを用いて得られる、硬化物に関する。
 他の一実施形態は、上記熱硬化性樹脂組成物又は上記熱硬化性樹脂組成物用セットを用いて得られる、フィルムに関する。

 本開示によれば、優れた絶縁信頼性を有し、反りが抑えられたフレキシブルプリント基板を得ることができる熱硬化性樹脂組成物が提供される。また、本開示によれば、前記熱硬化性樹脂組成物を得るための第1剤及び第2剤を含むセットが、並びに、前記熱硬化性樹脂組成物又は前記熱硬化性樹脂組成物用セットを用いて得られる硬化物及びフィルムが提供される。さらに、本開示によれば、優れた絶縁信頼性を有し、反りが抑えられたフレキシブルプリント基板及び電子部品が提供される。

 本開示において、各成分には、該当する物質が複数種含まれていてもよい。組成物中に各成分に該当する物質が複数種存在する場合、各成分の含有率又は含有量は、特に断らない限り、組成物中に存在する当該複数種の物質の合計の含有率又は含有量を意味する。
 本開示において、樹脂又はポリマー中の各構造には、該当する構造が複数種含まれていてもよい。樹脂又はポリマー中に各構造に該当する構造が複数種存在する場合、各構造の含有率又は含有量は、特に断らない限り、樹脂又はポリマー中に存在する当該複数種の構造の合計の含有率又は含有量を意味する。
 本開示において、各成分に該当する粒子には、複数種の粒子が含まれていてもよい。組成物中に各成分に該当する粒子が複数種存在する場合、各成分の粒子径は、特に断らない限り、組成物中に存在する当該複数種の粒子の混合物についての値を意味する。
 本開示において「層」には、連続する層と不連続な層とが含まれる。「層」の厚さは、均一であっても不均一であってもよい。「層」の面方向の外縁及び厚さ方向の外縁は、それぞれ、明確である場合と不明確である場合があり得る。「膜」についても同様である。
 本開示において実施形態を図面を参照して説明する場合、当該実施形態の構成は図面に示された構成に限定されない。また、各図における部材の大きさは概念的なものであり、部材間の大きさの相対的な関係は図面に示した関係に限定されない。
<熱硬化性樹脂組成物>
 いくつかの実施形態において、熱硬化性樹脂組成物は、(A)酸無水物基及びカルボキシ基からなる群より選ばれる少なくとも1種の基を有する樹脂(本開示において、単に「(A)樹脂」という場合がある。)、(B)Zr、Mg、及びAlを含むイオントラップ剤(本開示において、単に「(B)イオントラップ剤」という場合がある。)、(C)無機フィラー、及び(D)エポキシ樹脂を含有する。熱硬化性樹脂組成物は、任意の成分を更に含有してよい。

 (A)樹脂は、酸無水物基及びカルボキシ基からなる群より選ばれる少なくとも1種の基(本開示において、「酸無水物基又はカルボキシ基」という場合がある。)を有する樹脂である。本開示において、酸無水物基は、カルボン酸無水物基であってよい。(A)樹脂としては、例えば、フェノール樹脂、アクリル樹脂、ポリウレタン、ポリブタジエン、水添加ポリブタジエン、ポリエステル、ポリカーボネート、ポリエーテル、ポリスルホン、ポリテトラフルオロ樹脂、ポリシリコーン、メラミン樹脂、ポリアミド、ポリアミドイミド、ポリイミド等の樹脂であって、主鎖、側鎖、又は主鎖と側鎖の両方に酸無水物基又はカルボキシ基を有する樹脂が挙げられる。熱硬化性樹脂組成物は、酸無水物基又はカルボキシ基を有する樹脂を1種単独で、又は、2種類以上を組み合わせて含有してもよい。
 いくつかの実施形態において、熱硬化性樹脂組成物は、酸無水物基又はカルボキシ基を有するポリアミドイミドを含有する。ポリアミドイミドは、アミド結合(アミド基)及びイミド結合(イミド基)を含む樹脂である。熱硬化性樹脂組成物が酸無水物基又はカルボキシ基を有するポリアミドイミドを含有する場合、優れた絶縁性及び耐熱性を有し、洗浄剤に対する優れた耐性を有する硬化物を得ることができる。本開示において、洗浄剤に対する耐性を「耐洗浄剤性」という場合がある。ポリアミドイミドは、酸無水物基又はカルボキシ基を、分子鎖の末端に有してよい。
 いくつかの実施形態において、ポリアミドイミドはウレタン結合を含んでよい。ウレタン結合を含むポリアミドイミドは、例えば、ポリオールとポリイソシアネートとを反応させて、ウレタン結合を有するポリイソシアネート(本開示において、「ポリイソシアネートA」という場合がある。)を得て、これをトリカルボン酸化合物と反応させる方法により合成できる。ポリアミドイミドは、柔軟性向上の観点から、分子内にポリウレタン構造を含むことができる。ポリオールは、1種を単独で又は2種以上を組み合わせて使用することができる。ポリイソシアネートは、1種を単独で又は2種以上を組み合わせて使用することができる。
(ポリオール)
 ポリオールとしては、例えば、脂環式ジオール、脂肪族ジオール、下記式(P1)で表されるジオール化合物等のジオールが挙げられる。ジオールは、高い絶縁信頼性を維持しながら、優れた屈曲性を有する硬化物を得る観点から、脂環式ジオールを含んでよい。ジオールは、反りが十分に抑制され、優れた可とう性を有する硬化物を得る観点から、脂肪族ジオールを含んでよい。本開示において、反りが抑制されるという特性を「低反り性」という場合がある。
 脂環式ジオールは、脂環式炭化水素基を有する2価の有機基を有するジオールであり、脂環式炭化水素基の炭素数は、例えば5~10である。脂環式ジオールとして、例えば、1,2-シクロペンタンジメタノール、1,3-シクロペンタンジメタノール、ビス(ヒドロキシメチル)トリシクロ[5.2.1.0]デカン等の5員環ジオール;及び、1,2-シクロヘキサンジオール、1,3-シクロヘキサンジオール、1,4-シクロヘキサンジオール、1,2-シクロヘキサンジメタノール、1,3-シクロヘキサンジメタノール、1,4-シクロヘキサンジメタノール、2,2-ビス(4-ヒドロキシシクロヘキシル)-プロパン等の6員環ジオール等が挙げられる。
 脂肪族ジオールは、脂肪族炭化水素基を有する2価の有機基(但し、該2価の有機基は、脂環式炭化水素基を有しない。)を有するジオールであり、脂肪族炭化水素基の炭素数は、例えば1~18である。脂肪族炭化水素基は、直鎖状又は分岐状であってよい。脂肪族ジオールとして、例えば、エチレングリコール、プロピレングリコール、ジエチレングリコール、1,4-ブタンジオール、ネオペンチルグリコール、1,6-ヘキサングリコール等が挙げられる。
 ジオールは、例えば、下記式(P1)で表されるジオール化合物であってよい。
 式中、Rpは、炭素数5~10の脂環式炭化水素基を有する2価の有機基、又は、炭素数1~18の脂肪族炭化水素基を有する2価の有機基(但し、該2価の有機基は、脂環式炭化水素基を有しない。)を示し、nは1~30の数を示す。Rpは互いに同一でも異なっていてもよい。脂肪族炭化水素基を有する2価の有機基は、例えば、直鎖状又は分岐状のアルキレン基である。nは、平均単位数である。
 式(P1)で表されるジオール化合物は、例えば、Rpとして、脂環式炭化水素基を有する2価の有機基を有するジオールに由来する構造と、脂肪族炭化水素基を有する2価の有機基を有するジオールに由来する構造とを含む共重合カーボネートジオールであり得る。
 この共重合カーボネートジオールでは、脂環式炭化水素基を有する2価の有機基を有するジオールに由来する構造に対する、脂肪族炭化水素基を有する2価の有機基を有するジオールに由来する構造のモル比は、優れた絶縁信頼性及び耐折性を得る観点から、例えば0.1以上、0.3以上、又は0.5以上である。同様の観点から、モル比は、例えば2以下、1以下、又は0.5以下である。モル比は、例えば0.1~2、0.3~1、0.1~0.5、又は0.5~1である。nは、例えば10~30、15~28、又は20~25である。
 例えば、脂環式炭化水素基を有する2価の有機基を有するジオールは1,4-シクロヘキサンジメタノールであり、脂肪族炭化水素基を有する2価の有機基を有するジオールは1,6-ヘキサンジオールであってよい。言い換えると、式(P1)で表されるジオール化合物は、1,4-シクロヘキサンジメタノールと1,6-ヘキサンジオールとを用いた共重合体である共重合カーボネートジオールであってよい。1,4-シクロヘキサンジメタノールと1,6-ヘキサンジオールとのモル比が3/1である共重合カーボネートジオールは、UBE社製の「UM-90(3/1)」として;1,4-シクロヘキサンジメタノールと1,6-ヘキサンジオールとのモル比が1/1である共重合カーボネートジオールは、UBE社製の「UM-90(1/1)」として;1,4-シクロヘキサンジメタノールと1,6-ヘキサンジオールとのモル比が1/3である共重合カーボネートジオールは、UBE社製の「UM-90(1/3)」として、商業的にそれぞれ入手可能である。
 式(P1)で表されるジオール化合物は、例えば、Rpが、脂肪族炭化水素基を有する2価の有機基を有するジオールに由来する構造を含むカーボネートジオールであり得る。このカーボネートジオールでは、nは、例えば2~10、3~8、又は4~6である。
 例えば、脂肪族炭化水素基を有する2価の有機基を有するジオールは1,6-ヘキサンジオールであってよい。言い換えると、式(P1)で表されるジオール化合物は、1,6-ヘキサンジオールを用いた重合体であるカーボネートジオールであってよい。式(P1)で表され、Rpが脂肪族炭化水素基を有する2価の有機基であるジオール化合物としては、例えば、α,ω-ポリ(ヘキサメチレンカーボネート)ジオール及びα,ω-ポリ(3-メチル-ペンタメチレンカーボネート)ジオールが挙げられる。市販品としては、株式会社ダイセル製のPLACCEL CD-205、205PL、205HL、210、210PL、210HL、220、220PL、220HL;旭化成株式会社製のPCDL T-5651、T-5652、T-6001、T-6002、G-3452、PCDX-55;UBE株式会社製のUH-50、100、200、300、UHC-50-100、200等が挙げられる。
 式(P1)で表されるジオール化合物の数平均分子量は、例えば300以上、500以上、又は700以上である。数平均分子量は、例えば4,000以下、3,000以下、又は2,000以下である。数平均分子量は、例えば300~4,000、500~3,000、又は700~2,000である。本開示において、数平均分子量は、ゲルパーミエーションクロマトグラフィー(GPC)によって測定し、標準ポリスチレンの検量線を用いて換算した値である。数平均分子量の測定方法の詳細は、実施例に示す。
 ポリアミドイミドにおいて、脂環式炭化水素基を有する2価の有機基を有するジオールに由来する構造に対する、脂肪族炭化水素基を有する2価の有機基を有するジオールに由来する構造のモル比は、優れた絶縁信頼性及び耐折性を得る観点から、例えば0.1以上、0.3以上、又は0.4以上である。同様の観点から、モル比は、例えば2以下、1以下、又は0.6以下である。モル比は、例えば0.1~2、0.3~1、又は0.4~0.6である。
 ガラス転移温度の向上、弾性率の向上等の特性が付与されやすく、優れた絶縁信頼性が得られるという観点から、脂環式ジオールに由来する構造の比率は、ポリアミドイミドの質量を基準として、例えば、0.1質量%以上、3質量%以上、又は5質量%以上であってよい。ポリアミドイミドの結晶性の向上が抑えられ、溶媒への良好な溶解性が得られやすいという観点から、脂環式ジオールに由来する構造の比率は、ポリアミドイミドの質量を基準として、例えば、30質量%以下、25質量%以下、又は20質量%以下であってよい。脂環式ジオールに由来する構造の比率は、ポリアミドイミドの質量を基準として、例えば、0.1~30質量%、3~25質量%、又は5~20質量%であってよい。比率の計算において、「脂環式ジオールに由来する構造」は、脂環式ジオールから2つのヒドロキシ基を除いた部分を意味する。例えば、脂環式ジオールが1,4-シクロヘキサンジメタノールである場合、1,4-シクロヘキサンジメタノールから2つのヒドロキシ基を除いた部分を「脂環式ジオールに由来する構造」とみなし、比率を計算する。
 ジオールは、例えば、ポリエーテルジオール、ポリエステルジオール、ポリカプロラクトンジオール、シリコーンジオール等であってもよい。
 ポリオールとして、3つのヒドロキシ基を有するトリオールをジオールと組み合わせて用いることもできる。トリオールとしては、1,2,3-プロパントリオール(グリセリン)、1,2,4-ブタントリオール等が挙げられる。
(ポリイソシアネート)
 ポリイソシアネートとしては、例えば、下記式(P3)で表されるジイソシアネート化合物が挙げられる。
 式中、Xは2価の有機基を示す。
 式(P3)中のXで示される2価の有機基としては、例えば、炭素数1~20のアルキレン基;非置換であるか、又は、メチル基等の炭素数1~5の低級アルキル基、若しくはメトキシ基等の炭素数1~5の低級アルコキシ基で置換されているフェニレン基、ナフチレン基等のアリーレン基;炭素数1~5の低級アルキレン基、オキシ基(-O-)、カルボニル基(-CO-)、又はスルホニル基(-SO2-)を介して前記アリーレン基が2つ結合してなる有機基;前記アリーレン基を介して炭素数1~5の低級アルキレン基が2つ結合してなる有機基などが挙げられる。アルキレン基の炭素数は、例えば、1~18であってよい。Xで示される2価の有機基は、例えば、フェニレン基、キシリレン基、ナフチレン基、ジフェニルメタン-4,4’-ジイル基、及びジフェニルスルホン-4,4’-ジイル基等の芳香環を有する基、並びに、これらが水添されてなる基から選ばれる。
 式(P3)で表されるジイソシアネート化合物としては、例えば、ジフェニルメタン-2,4’-ジイソシアネート、「3,2’-、3,3’-、4,2’-、4,3’-、5,2’-、5,3’-、6,2’-又は6,3’-ジメチルジフェニルメタン-2,4’-ジイソシアネート」、「3,2’-、3,3’-、4,2’-、4,3’-、5,2’-、5,3’-、6,2’-又は6,3’-ジエチルジフェニルメタン-2,4’-ジイソシアネート」、「3,2’-、3,3’-、4,2’-、4,3’-、5,2’-、5,3’-、6,2’-又は6,3’-ジメトキシジフェニルメタン-2,4’-ジイソシアネート」、ジフェニルメタン-4,4’-ジイソシアネート、ジフェニルメタン-3,3’-ジイソシアネート、ジフェニルメタン-3,4’-ジイソシアネート等のジフェニルメタンジイソシアネート化合物;ジフェニルエーテル-4,4’-ジイソシアネート;ベンゾフェノン-4,4’-ジイソシアネート;ジフェニルスルホン-4,4’-ジイソシアネート;トリレン-2,4-ジイソシアネート(2,4-トリレンジイソシアネート);トリレン-2,6-ジイソシアネート(2,6-トリレンジイソシアネート);m-キシリレンジイソシアネート;p-キシリレンジイソシアネート;1,5-ナフタレンジイソシアネート;4,4’-[2,2-ビス(4-フェノキシフェニル)プロパン]ジイソシアネート等の芳香族イソシアネートが挙げられる。
 式(P3)で表されるジイソシアネート化合物としては、例えば、ヘキサメチレンジイソシアネート、2,2,4-トリメチルヘキサメチレンジイソシアネート、イソホロンジイソシアネート、4,4’-ジシクロヘキシルメタンジイソシアネート、トランスシクロヘキサン-1,4-ジイソシアネート、リジンジイソシアネート、芳香族イソシアネートの水添物等の脂肪族又は脂環式イソシアネート等が挙げられる。
 式(P3)で表されるジイソシアネート化合物は、経日変化を避けるためにイソシアネート基がブロック剤で安定化されていてもよい。ブロック剤としては、例えば、ヒドロキシアクリレート、メタノール等を代表とするアルコール;フェノール;及びオキシムが挙げられるが、特に制限はない。
 ポリイソシアネートとして、式(P3)で表されるジイソシアネート化合物と共に、三官能以上のポリイソシアネートを用いてもよい。
(反応方法等)
 ポリオールとポリイソシアネートとの反応は、有機溶媒、例えば非含窒素系極性溶媒の存在下で、これらを加熱縮合させることにより行うことができる。有機溶媒は、1種を単独で又は2種以上を組み合わせて使用することができる。
 非含窒素系極性溶媒は、例えば、ジエチレングリコールジメチルエーテル、ジエチレングリコールジエチルエーテル、トリエチレングリコールジメチルエーテル、トリエチレングリコールジエチルエーテル等のエーテル系溶媒;ジメチルスルホキシド、ジエチルスルホキシド、ジメチルスルホン、スルホラン等の含硫黄系溶媒;γ-ブチロラクトン、酢酸セロソルブ等のエステル系溶媒;シクロヘキサノン、メチルエチルケトン等のケトン系溶媒;及び、トルエン、キシレン等の芳香族炭化水素系溶媒から選ばれる。
 生成する樹脂を溶解できる溶媒を選択して使用することができる。合成後、そのまま熱硬化性樹脂組成物の溶媒として好適なものを選択して使用することができる。高沸点であり、かつ、効率良く均一系で反応を行うことができ、フレキシブル配線板等への保護膜形成時の印刷作業に好適であるという観点から、溶媒は、γ-ブチロラクトンであってよい。
 反応温度は、反応の長時間化を抑える観点から、例えば、70℃以上、75℃以上、又は80℃以上である。反応温度は、反応中にゲル化することを防止する観点から、例えば、210℃以下、190℃以下、又は180℃以下である。反応時間は、反応容器の容量、採用される反応条件等により適宜選択することができる。
 反応温度は、反応の長時間化を抑える観点から、例えば、70℃以上、75℃以上、又は80℃以上である。反応温度は、反応中にゲル化することを防止する観点から、例えば、210℃以下、190℃以下、又は180℃以下である。反応時間は、反応容器の容量、採用される反応条件により適宜選択することができる。
 必要に応じて、三級アミン類、アルカリ金属、アルカリ土類金属、スズ、亜鉛、チタニウム、コバルト等の金属又は半金属化合物等の触媒存在下で反応を行ってもよい。
 ポリオールとポリイソシアネートとを反応させる際の配合割合は、例えば、生成するポリイソシアネートAの数平均分子量、及び、生成するポリイソシアネートAを、末端にイソシアネート基を有するものとすることを考慮して、適宜調整すればよい。
 末端にイソシアネート基を有するポリイソシアネートAを合成するために、イソシアネート基数とヒドロキシ基数との比率(イソシアネート基数/ヒドロキシ基数)が、例えば1.01以上2.0以下となるように、ポリオールとポリイソシアネートの配合割合を調整できる。
 ポリイソシアネートAは、ウレタン結合を含む化合物であり、例えば、下記式(P2)で表される構造を含む。
 式中、Rpは、炭素数5~10の脂環式炭化水素基を有する2価の有機基、又は、炭素数1~18の脂肪族炭化水素基を有する2価の有機基(但し、該2価の有機基は、脂環式炭化水素基を有しない。)を示し、Xは、2価の有機基を示し、nは1~30の数を示す。Rpは互いに同一でも異なっていてもよい。*は、他の構造との結合位置を示す。式(P1)におけるRp及びXの説明を式(P2)のRp及びXに適用できる。
 ポリイソシアネートAの数平均分子量は、例えば、500以上、1,000以上、又は1,500以上である。ポリイソシアネートAの数平均分子量は、例えば、30,000以下、25,000以下、又は20,000以下である。ポリイソシアネートAの数平均分子量は、例えば、500~30,000、1,000~25,000、又は1,500~20,000である。
(トリカルボン酸化合物)
 トリカルボン酸化合物は、酸無水物基を有する3価のポリカルボン酸及びその誘導体であってよい。誘導体は、例えばエステルである。トリカルボン酸化合物として、例えば、下記式(P4)又は(P5)で表される化合物を挙げることができる。
 式(P4)中、Rは、水素原子、炭素数1~10のアルキル基又はフェニル基を示す。
 式(P5)中、Rは、水素原子、炭素数1~10のアルキル基又はフェニル基を示し、Yは、-CH2-、-CO-、-SO2-、又は-O-を示す。
 トリカルボン酸化合物の具体例として、トリメリット酸無水物、ベンゼントリカルボン酸無水物、ナフタレントリカルボン酸無水物、3,4,4’-ベンゾフェノントリカルボン酸無水物、3,4,4’-ビフェニルエーテルトリカルボン酸無水物、3,4,4’-ビフェニルトリカルボン酸無水物、2,3,2’-ビフェニルトリカルボン酸無水物、3,4,4’-ビフェニルメタントリカルボン酸無水物、又は3,4,4’-ビフェニルスルホントリカルボン酸無水物等が挙げられる。
 トリカルボン酸化合物と共に、2価のポリカルボン酸又はその誘導体であるジカルボン酸化合物、4価のポリカルボン酸又はその誘導体等であるテトラカルボン酸化合物を用いてもよい。
(反応方法等)
 ポリイソシアネートAとトリカルボン酸化合物との反応には、上述の有機溶媒を使用できる。反応に使用する溶媒は、例えば、ポリオールとポリイソシアネートとの反応に使用した有機溶媒と同じ有機溶媒であってよい。
 溶媒反応時の粘度の上昇を抑え、ポリアミドイミドの合成を良好に行う観点から、溶媒の使用量は、例えば、ポリアミドイミドの合成に用いられる原材料の合計の質量を基準として、0.8倍(質量比)以上である。反応速度の低下を抑える観点から、溶媒の使用量は、例えば、5.0倍(質量比)以下である。
 反応温度は、反応の長時間化を抑える観点から、例えば、70℃以上、75℃以上、又は80℃以上である。反応温度は、反応中にゲル化することを防止する観点から、例えば、210℃以下、190℃以下、又は180℃以下である。反応時間は、反応容器の容量、採用される反応条件等により適宜選択することができる。
 ポリイソシアネートAを、これ以外のポリイソシアネート(本開示において、「ポリイソシアネートB」という場合がある。)とともに、トリカルボン酸化合物と反応させてポリアミドイミドを得てもよい。ポリイソシアネートBとしては、ポリイソシアネートA以外のイソシアネートであれば、特に限定されず、例えば、式(P3)で表されるジイソシアネート化合物、3価以上のポリイソシアネート等が挙げられる。ポリイソシアネートA及びポリイソシアネートBは、それぞれ、1種を単独で又は2種類以上を組み合わせて使用することができる。
 ポリイソシアネートBを併用する場合、ポリイソシアネートBの合計の質量を基準として、50~100質量%が芳香族ポリイソシアネートであってよい。芳香族ポリイソシアネートは、溶解性、機械特性、及びコスト面等のバランスの観点から、例えば、4,4’-ジフェニルメタンジイソシアネート及びトリレンジイソシアネートより選ばれる少なくとも1種を含む。
 ポリイソシアネートBを併用する場合、ポリイソシアネートA/ポリイソシアネートBのモル比は、例えば、0.1/0.9~0.9/0.1、0.2/0.8~0.8/0.2、又は0.3/0.7~0.7/0.3である。モル比が前記範囲にあると、硬化物と配線付き基板等の被着体との良好な密着性が得られやすい。
 ポリイソシアネートAと共にアミン化合物を併用することもできる。アミン化合物としては、式(P3)で表されるジイソシアネート化合物におけるイソシアネート基をアミノ基に転換した化合物が挙げられる。イソシアネート基のアミノ基への転換は、公知の方法により行うことができる。
 ポリイソシアネートAとトリカルボン酸化合物との反応において、ポリアミドイミドの数平均分子量を大きくする観点から、使用されるイソシアネート中のイソシアネート基の総数に対する、使用される酸無水物又はカルボン酸中の酸無水物基とカルボキシ基の総数の比(酸無水物基とカルボキシ基の総数/イソシアネート基の総数)は、例えば、0.6以上、0.7以上、又は0.8以上である。同様の観点から、カルボキシ基と酸無水物基の総数の比は、例えば、1.4以下、1.3以下、又は1.2以下である。カルボキシ基と酸無水物基の総数の比は、例えば、0.6~1.4、0.7~1.3、又は0.8~1.2である。
 ポリアミドイミドの数平均分子量は、耐候性又は耐洗浄剤性の低下を防ぐという観点から、例えば、5,000以上、6,000以上、又は7,000以上である。数平均分子量は、溶媒へ良好に溶解し、合成中に不溶化し難いという観点から、例えば、65,000以下、60,000以下、50,000以下、又は25,000以下である。ポリアミドイミドの数平均分子量は、例えば、5,000~60,000、6,000~50,000、又は7,000~25,000である。
 ポリアミドイミドの重量平均分子量は、耐候性又は耐溶剤性の低下を防ぐという観点から、例えば、10,000以上、20,000以上、又は30,000以上である。数平均分子量は、溶媒へ良好に溶解し、合成中に不溶化し難いという観点から、例えば、65,000以下、60,000以下、又は50,000以下である。ポリアミドイミドの重量平均分子量は、例えば、10,000~65,000、20,000~60,000、又は30,000~50,000である。
 本開示において、数平均分子量及び重量平均分子量は、ゲルパーミエーションクロマトグラフィー(GPC)によって測定し、標準ポリスチレンの検量線を用いて換算した値である。数平均分子量及び重量平均分子量の測定方法の詳細は、実施例に示す。
 ポリアミドイミドの酸価は、硬化を十分なものとし、良好な耐候性、耐屈曲性等を得る観点から、例えば、5mgKOH/g以上、7mgKOH/g以上、又は10mgKOH/g以上である。ポリアミドイミドの酸価は、良好な低反り性、熱硬化性、及び絶縁信頼性を得る観点から、例えば、30mgKOH/g以下、20mgKOH/g以下、又は15mgKOH/g以下である。ポリアミドイミドの酸価は、例えば、5~30mgKOH/g、7~20mgKOH/g、又は10~15mgKOH/gである。酸価は、中和滴定法により測定することができる。酸価の測定方法の詳細は、実施例に示す。
 以上の製造方法により得られるポリアミドイミドは、例えば、分子鎖の末端にカルボキシ基又は酸無水物基を有することができる。ポリアミドイミドがウレタン結合を有し、分子鎖の末端にカルボキシ基又は酸無水物基を有すると、柔軟性と絶縁信頼性とを向上させることができる。
 熱硬化性樹脂組成物が含有する(A)樹脂は酸無水物基又はカルボキシ基を有するポリアミドイミドに限定されない。いくつかの実施形態において、熱硬化性樹脂組成物は、酸無水物基又はカルボキシ基を有するポリウレタンを含有する。ポリウレタンは、柔軟性向上の観点から、分子内にエステル結合を含むことができる。ポリウレタンは、フルオレン構造を含んでよく、カルド構造を含んでよい。いくつかの実施形態において、熱硬化性樹脂組成物は、酸無水物基又はカルボキシ基を有するポリイミドを含有する。ポリイミドは、柔軟性向上の観点から、分子内にカーボネート構造を含むことができる。ポリイミドは、フルオレン構造を含んでよく、カルド構造を含んでよい。
[(B)イオントラップ剤]
 (B)イオントラップ剤は、Zr、Mg、及びAlを含むイオントラップ剤である。(B)イオントラップ剤は、イオンを捕捉する機能を有すればよく、陽イオンと陰イオンとを捕捉する機能を有することが好ましい。捕捉対象であるイオンとして、例えば、ナトリウムイオン、カリウムイオン、カルシウムイオン、マグネシウムイオン、銅イオン、錫イオン、銀イオン等の陽イオン、及び、塩素イオン、フッ素イオン、臭素イオン等の陰イオンが挙げられる。熱硬化性樹脂組成物は、(B)イオントラップ剤を含むことにより、配線の腐食の原因となる陰イオンと、配線由来の陽イオンとを効率よく捕捉できるために、マイグレーションの発生を防止し、フレキシブルプリント基板の絶縁信頼性を向上させることができる。
 (B)イオントラップ剤は、Zr、Mg、及びAlを含有する粒子の形状を有してよい。Zr、Mg、及びAlを含有する粒子の平均粒子径は、例えば、100~1,000nm、200~800nm、又は300~700nmである。含有率が前記範囲であると、良好な絶縁信頼性と反りの防止の効果とが得られやすい。特に平均粒子径が300nm以上であると、(B)イオントラップ剤を熱硬化性樹脂組成物中に良好に分散させやすい傾向がある。分散状態が良好であると、熱硬化性樹脂組成物の硬化による収縮を防止し、フレキシブルプリント基板の反りを抑えることができる。平均粒子径が1,000nm以下であると、硬化物中に(B)イオントラップ剤の微細な粒子を分散させて存在させることができるため、イオンが効率よく捕捉されやすい傾向がある。本開示において、(B)イオントラップ剤の平均粒子径は、SEM(走査型電子顕微鏡)を用いて測定できる。例えば、(B)イオントラップ剤のSEM画像から任意の50個を選び、各粒子の最大粒子径を測定する。得られた測定値(50個)の算術平均値を、(B)イオントラップ剤の平均粒子径とする。
 (B)イオントラップ剤として、例えば、IXEPLAS-A1(東亜合成株式会社)、IXEPLAS-A2(東亜合成株式会社)等の市販品を使用することができる。
 (B)イオントラップ剤の含有率は、(A)樹脂を基準として、例えば、1~60質量%、2~50質量%、又は5~40質量%である。含有率が前記範囲であると、良好な絶縁信頼性と反りの防止の効果とが得られやすい。特に含有率が40質量%以下であると、後述する耐洗浄剤性が向上する傾向がある。その理由として、含有率が40質量%以下であると熱硬化性樹脂組成物の硬化が十分に進行し、硬化物と被着体との良好な密着性が得られやすいためであると推測される。但し、本発明はこの理由によって限定されない。良好な絶縁信頼性、反りの防止、及び耐洗浄剤性を得る観点から、(B)イオントラップ剤の含有率は、(A)樹脂を基準として、例えば、5~30質量%、6~20質量%、又は7~15質量%であってよい。
[(C)無機フィラー]
 (C)無機フィラーの例としては、例えば、シリカ(SiO2)、アルミナ(Al2O3)、チタニア(TiO2)、酸化タンタル(Ta2O5)、ジルコニア(ZrO2)、窒化ケイ素(Si3N4)、チタン酸バリウム(BaO・TiO2)、炭酸バリウム(BaCO3)、チタン酸鉛(PbO・TiO2)、チタン酸ジルコン酸鉛(PZT)、チタン酸ジルコン酸ランタン鉛(PLZT)、酸化ガリウム(Ga2O3)、スピネル(MgO・Al2O3)、ムライト(3Al2O3・2SiO2)、コーディエライト(2MgO・2Al2O3/5SiO2)、タルク(3MgO・4SiO2・H2O)、チタン酸アルミニウム(TiO2-Al2O3)、イットリア含有ジルコニア(Y2O3-ZrO2)、ケイ酸バリウム(BaO・8SiO2)、窒化ホウ素(BN)、炭酸カルシウム(CaCO3)、硫酸カルシウム(CaSO4)、酸化亜鉛(ZnO)、チタン酸マグネシウム(MgO・TiO2)、硫酸バリウム(BaSO4)、カーボン(C)、ハイドロタルサイト(Mg4Al2(OH)12CO3・3H2O)等を使用することができ、これらの1種又は2種以上を使用することもできる。本開示において、(C)無機フィラーは、「Zr、Mg、及びAlを含有する粒子」以外の粒子である。
 熱硬化性樹脂組成物が(C)無機フィラーを含有することにより、チキソトロピー係数の向上、製膜性、保護膜の耐候性、印刷性等の少なくともいずれかが向上する傾向がある。熱硬化性樹脂組成物は、硬化物の強度向上の観点から、シリカフィラーを含むことが好ましい。シリカフィラーは、入手が容易であり、目的に応じて適切な粒子径、形状、表面状態等の特性を有するフィラーを選択して熱硬化性樹脂組成物に適用することが可能である。さらに、シリカフィラーは、環境規制上の制約が少ないという点においても好ましいフィラーである。
 (C)無機フィラーの平均粒子径は、例えば、0.001~50μm、0.01~10μm、又は0.1~1μmである。平均粒子径が50μm以下であると、製膜方法に応じた適度なチキソトロピー性を有する熱硬化性樹脂組成物が得られやすい。(C)無機フィラーの最大粒子径は、例えば、100μm以下、60μm、又は40μm以下である。最大粒子径が100μm以下であると、フィルムの良好な外観及び密着性が得られやすい。本開示において、(C)無機フィラーの平均粒子径は、レーザー回折散乱法(体積基準)によるメディアン径(D50)をいう。
 (C)無機フィラーの含有率は、(A)樹脂を基準として、例えば、1~60質量%、2~50質量%、又は5~20質量%である。含有率が1質量%以上であると、熱硬化性樹脂組成物の粘度及びチキソトロピー性が小さくなる傾向があり、製膜時に熱硬化性樹脂組成物の流れ出しを防止し、所期の膜厚を有する硬化物が得られやすい。含有率が100質量%以下であると、熱硬化性樹脂組成物の粘度及びチキソトロピー性が大きくなる傾向があり、特に印刷によって硬化物を作製する場合に硬化物にボイド及びピンホールが発生することを防止しやすい。
 (B)イオントラップ剤がZr、Mg、及びAlを含有する粒子である場合は、(B)イオントラップ剤も無機フィラーとして機能し得る。この場合、(B)イオントラップ剤と(C)無機フィラーの合計の含有率は、(A)樹脂を基準として、例えば、2~70質量%、4~60質量%、又は10~50質量%である。
[(D)エポキシ樹脂]
 熱硬化性樹脂組成物は、(D)エポキシ樹脂を含有する。例えば、熱硬化性樹脂組成物は、3官能のアミン型エポキシ樹脂を含有してよい。熱硬化性樹脂組成物は、4官能のアミン型エポキシ樹脂を更に含有してよい。熱硬化性樹脂組成物は、アミン型エポキシ樹脂以外のエポキシ樹脂(本開示において「非アミン型エポキシ樹脂」という場合がある。)を更に含有してよい。本開示において、3官能のアミン型エポキシ樹脂は、分子内に二級アミン構造、三級アミン構造、又はこれらの両方を含み、3つのエポキシ基を有する化合物であり、4官能のアミン型エポキシ樹脂は、分子内に二級アミン構造、三級アミン構造、又はこれらの両方を含み、4つのエポキシ基を有する化合物である。非アミン型エポキシ樹脂は、分子内に二級アミン構造及び三級アミン構造のいずれも含まず、1つ以上のエポキシ基を有する化合物である。3官能のアミン型エポキシ樹脂、4官能のアミン型エポキシ樹脂、及び非アミン型エポキシ樹脂は、それぞれ、熱硬化性樹脂組成物に、1種単独で含有されても、又は、2種以上を組み合わせて含有されてもよい。
(3官能のアミン型エポキシ樹脂)
 3官能のアミン型エポキシ樹脂は、例えば、モノグリシジルアミノ基、ジグリシジルアミノ基、又はこれらの両方を有してよい。3官能のアミン型エポキシ樹脂は、グリシジルオキシ基を更に有してもよい。3官能のアミン型エポキシ樹脂は、例えば、下記式(E1)で表されるエポキシ樹脂を含む。

 R1の例として、上記式(P3)で表されるジイソシアネート化合物のXの説明において例示した基が挙げられる。R1は、例えば、非置換であるか、又は、メチル基等の炭素数1~5の低級アルキル基、若しくは、メトキシ基等の炭素数1~5の低級アルコキシ基で置換されているフェニレン基、ナフチレン基等のアリーレン基であってよく;非置換であるか、又は、メチル基等の炭素数1~5の低級アルキル基で置換されているフェニレン基であってよく;非置換のフェニレン基又はメチルフェニレン基であってよい。
 熱硬化性樹脂組成物が3官能のアミン型エポキシ樹脂を含有することにより、優れた耐洗浄剤性を有するフレキシブルプリント基板及び電子部品を得ることができる。その理由は、例えば、以下のように推測される。但し、本発明は以下によって限定されるものではない。
 熱硬化性樹脂組成物が3官能のアミン型エポキシ樹脂を含有すると、保護膜等の硬化物と、配線付き基板等の保護対象との密着性が向上する。特に、保護対象がポリイミドフィルム、ポリアミドイミドフィルム、ポリアミドフィルム等のイミド結合、アミド結合、又はイミド結合とアミド結合とを含むフィルムを含む場合、アミン構造とフィルムに含まれるイミド結合又はアミド結合との極性が高い類似の部位同士による分子間相互作用が大きくなり、密着力がより向上すると考えられる。また、熱硬化性樹脂組成物が3官能のアミン型エポキシ樹脂を含有することにより、反りの発生が抑えられたフィルムを得ることができる傾向がある。エポキシ樹脂1分子中のエポキシ基数が多いほど、該エポキシ樹脂を架橋点として密になり、保護膜等の硬化物に反りが生じやすい。エポキシ樹脂1分子中のエポキシ基数が少ない方が密になりにくく、収縮が抑えられ、硬化物の反りが小さくなると考えられる。一方、アミン型エポキシ樹脂が2官能基以下であると、硬化物にエポキシ樹脂に起因する網目構造を導入することができない。3官能のアミン型エポキシ樹脂によれば、硬化物に網目構造を導入でき、かつ、密になることを防止しやすい。
 これらの理由により、硬化物と保護対象との界面への洗浄剤の染み込みが抑制され、配線間の洗浄剤による短絡、金属析出によるマイグレーションに起因する短絡等を防止できると考えられる。
 3官能のアミン型エポキシ樹脂のエポキシ当量は、例えば、70~120g/eq、80~115g/eq、又は90~110g/eqである。エポキシ当量が120g/eq以下であると、質量当たりのエポキシ基数が十分となり保護対象との密着性が向上する傾向がある。特に、3官能のアミン型エポキシ樹脂がモノグリシジルアミノ基、ジグリシジルアミノ基、又はこれらの両方を有する場合、アミン構造による密着性の向上効果も得られやすい。エポキシ当量が70g/eq以上であると、架橋点が密になることを防止しやすい傾向がある。エポキシ当量は、例えば、JIS K7236:2001に従い測定することができる。
 3官能のアミン型エポキシ樹脂の市販品として、例えば、株式会社ADEKA製の「EP-3950E」、「EP-3950S」、「EP-3950L」;住友化学株式会社製の「スミエポキシELM-100」、「スミエポキシELM-100H」;三菱ケミカル株式会社製の「jER630」、「jER630LSD」等が挙げられる。
 3官能のアミン型エポキシ樹脂の含有率は、例えば、(A)樹脂の質量を基準として、1~15質量%、2~12質量%、又は3~10質量%である。含有率が前記の範囲内であると、より良好な耐洗浄剤性が得られやすい。特に優れた耐洗浄剤性を得る観点から、3官能のアミン型エポキシ樹脂の含有率は、3~8質量%、又は3~5質量%であってよい。
(4官能のアミン型エポキシ樹脂)
 4官能のアミン型エポキシ樹脂は、例えば、モノグリシジルアミノ基、ジグリシジルアミノ基、又は、これらの両方を有してよい。4官能のアミン型エポキシ樹脂は、グリシジルオキシ基を更に有してもよい。4官能のアミン型エポキシ樹脂は、例えば、下記式(E2)で表されるエポキシ樹脂を含む。

 R2の例として、上記式(P3)で表されるジイソシアネート化合物のXの説明において例示した基が挙げられる。R2は、例えば、炭素数1~20のアルキレン基;非置換であるか、又は、メチル基等の炭素数1~5の低級アルキル基、若しくは、メトキシ基等の炭素数1~5の低級アルコキシ基で置換されているフェニレン基、ナフチレン基等のアリーレン基;或いは、炭素数1~5の低級アルキレン基、オキシ基(-O-)、カルボニル基(-CO-)、又はスルホニル基(-SO2-)を介して前記アリーレン基が2つ結合してなる有機基であってよい。炭素数1~20のアルキレン基は、直鎖状、分岐状、又は環状アルキレン基であってよく、環状アルキレン基であってよく、シクロヘキシレン基であってよい。前記アリーレン基は、非置換であるアリーレン基であってよく、非置換のフェニレン基であってよい。前記有機基は、炭素数1~5の低級アルキレン基を介してフェニレン基が2つ結合してなる有機基であってよく、ジフェニルメタンジイル基(*-Ph-CH2-Ph-*(Phはフェニレン基))であってよい。
 4官能のアミン型エポキシ樹脂のエポキシ当量は、例えば、90~140g/eq、100~135g/eq、又は110~130g/eqである。エポキシ当量が140g/eq以下であると、質量当たりのエポキシ基数が十分となり保護対象との密着性が向上する傾向がある。特に、4官能のアミン型エポキシ樹脂がモノグリシジルアミノ基、ジグリシジルアミノ基、又はこれらの両方を有する場合、アミン構造による密着性の向上効果も得られやすい。エポキシ当量が90g/eq以上であると、架橋点が密になることを防止しやすい傾向がある。
 4官能のアミン型エポキシ樹脂の市販品として、例えば、日鉄ケミカル&マテリアル株式会社製の「YH-434」、「YH-434L」;住友化学株式会社製の「スミエポキシELM-434」、「スミエポキシELM-434L」、「スミエポキシELM-434VL」;三菱ケミカル株式会社製の「jER604」;三菱ガス化学株式会社製の「TETRAD-X」、「TETRAD-C」;小西化学工業株式会社製の「TG3DAS」等が挙げられる。
 熱硬化性樹脂組成物が4官能のアミン型エポキシ樹脂を更に含有する場合、4官能のアミン型エポキシ樹脂の含有率は、(A)樹脂の質量を基準として、例えば、1~15質量%、2~10質量%、5~10質量%、又は3~8質量%である。含有率が前記の範囲内であると、より良好な耐洗浄剤性が得られやすい。
 熱硬化性樹脂組成物が4官能のアミン型エポキシ樹脂を含有する場合、3官能のアミン型エポキシ樹脂と4官能のアミン型エポキシ樹脂との合計の含有率は、例えば、(A)樹脂の質量を基準として、4~28質量%、5~20質量%、又は6~13質量%である。
 より優れた耐洗浄剤性が得られる傾向があるという観点から、エポキシ樹脂中の3官能のアミン型エポキシ樹脂の含有率は、3官能のアミン型エポキシ樹脂と4官能のアミン型エポキシ樹脂との合計の質量を基準として、例えば、20~60質量%、25~50質量%、又は30~40質量%である。
(任意のエポキシ樹脂)
 熱硬化性樹脂組成物は、1、2、又は5官能以上のアミン型エポキシ樹脂、非アミン型エポキシ樹脂等のエポキシ樹脂を更に含有してよい。2官能のアミン型エポキシ樹脂として、例えば、日本化薬株式会社製の「GAN」、「GOT」;株式会社ADEKA製の「EP-3980」等が挙げられる。非アミン型エポキシ樹脂として、例えば、ビスフェノールA型エポキシ樹脂(三菱ケミカル株式会社製の「エピコート828」等)、ビスフェノールF型エポキシ樹脂(新日鉄化学株式会社製の「YDF-170」等)、フェノールノボラック型エポキシ樹脂(三菱ケミカル株式会社製の「エピコート152、154」;日本化薬株式会社製の「EPPN-201」;ダウケミカル社製の「DEN-438」等)、o-クレゾールノボラック型エポキシ樹脂(日本化薬株式会社製の「EOCN-125S,103S,104S」等)、複素環含有エポキシ樹脂(チバ・スペシャルティ・ケミカルズ株式会社製の「アラルダイトPT810」等)、脂環式エポキシ樹脂(UCC社製の「ERL4234,4299,4221,4206」等)、ジシクロペンタジエン骨格を有するエポキシ樹脂(DIC株式会社製の「HP-7200」、「HP-7200H」)、多官能エポキシ樹脂(三菱ケミカル株式会社製の「Epon1031S」;チバ・スペシャルティ・ケミカルズ株式会社製の「アラルダイト0163」;ナガセケムテックス株式会社製の「デナコールEX-611,EX-614,EX-614B,EX-622,EX-512,EX-521,EX-421,EX-411,EX-321」;株式会社ダイセル製の「PB4700」、「EHPE3150」;信越化学工業株式会社製の「KR470」;株式会社レゾナック製の「BATG」;三菱ケミカル株式会社製の「jER157S70等)などが挙げられる。
 熱硬化性樹脂組成物は、任意のエポキシ樹脂として、例えば、多官能エポキシ樹脂を含有してよく、3官能の非アミン型エポキシ樹脂、又は、4官能以上の非アミン型エポキシ樹脂を含有してよい。
 熱硬化性樹脂組成物が非アミン型エポキシ樹脂を更に含有する場合、非アミン型エポキシ樹脂の含有率は、(A)樹脂の質量を基準として、例えば、1~20質量%、又は5~18質量%である。含有率が前記の範囲内であると、より良好な耐洗浄剤性が得られやすい。別の実施形態によれば、熱硬化性樹脂組成物は、非アミン型エポキシ樹脂を含有しないか、又は、含有率が5質量%未満、3質量%未満、又は1質量%未満であってよい。
 より優れた耐洗浄剤性が得られる傾向があるという観点から、エポキシ樹脂中の3官能のアミン型エポキシ樹脂の含有率は、エポキシ樹脂の合計の質量を基準として、例えば、20~60質量%、25~50質量%、又は30~40質量%である。
 熱硬化性樹脂組成物に含まれるエポキシ樹脂の合計の含有率は、(A)樹脂の質量を基準として、例えば、4~28質量%、5~20質量%、又は6~13質量%である。含有率が前記の範囲内であると、良好な絶縁信頼性、低反り性及び耐候性を有するフレキシブルプリント基板及び電子部品が得られやすい。エポキシ樹脂中に3官能のアミン型エポキシ樹脂を含有すると、熱硬化性樹脂組成物に含まれるエポキシ樹脂の合計の含有率を低くすることができる傾向がある。それによって、熱硬化性樹脂組成物へのエポキシ樹脂由来の不純物の混入を抑えることができ、フレキシブルプリント基板の絶縁信頼性を向上させることができる。エポキシ樹脂由来の不純物としては、例えば、エポキシ樹脂の原料である塩素化合物に起因する塩素が挙げられる。
 例えば、熱硬化性樹脂組成物は、(A)樹脂の質量を基準として1~15質量%の3官能のアミン型エポキシ樹脂を含有する。例えば、熱硬化性樹脂組成物は、(A)樹脂の質量を基準として1~5質量%の3官能のアミン型エポキシ樹脂と、(A)樹脂の質量を基準として5~10質量%の4官能のアミン型エポキシ樹脂とを含有する。
[有機溶媒]
 熱硬化性樹脂組成物は、有機溶媒を更に含有してもよい。有機溶媒の例として、N-メチル-2-ピロリドン(NMP)、N-エチル-2-ピロリドン(NEP)、γ-ブチロラクトン(GBL)、3-メトキシ-N,N-ジメチルプロパンアミド(MPA)、N,N’-ジメチルホルムアミド、N,N’-ジメチルプロピレン尿素〔1,3-ジメチル-3,4,5,6-テトラヒドロピリミジン-2(1H)-オン〕、ジメチルスルホキシド、ジエチレングリコールジメチルエーテル、トリエチレングリコールジメチルエーテル、スルホラン等の極性溶媒;キシレン、トルエン等の芳香族炭化水素系溶媒;メチルエチルケトン、メチルイソブチルケトン等のケトン系溶媒などが挙げられる。有機溶媒は、N-メチル-2-ピロリドン(NMP)、N-エチル-2-ピロリドン(NEP)、γ-ブチロラクトン(GBL)、及び3-メトキシ-N,N-ジメチルプロパンアミド(MPA)からなる群より選ばれる少なくとも1種を含むことが好ましく、N-エチル-2-ピロリドン(NEP)、γ-ブチロラクトン(GBL)、及び3-メトキシ-N,N-ジメチルプロパンアミド(MPA)からなる群より選ばれる少なくとも1種を含むことがより好ましい。
 有機溶媒は、ポリオールとポリイソシアネートとの反応に使用できる有機溶媒の例として挙げた有機溶媒を用いることもできる。有機溶媒は、例えば、ポリイソシアネートAとトリカルボン酸化合物との反応に使用した有機溶媒と同じ有機溶媒であってよい。有機溶媒は、特に消泡性、レベリング性等の印刷性と熱硬化性樹脂組成物の配線間の流れ出し(ブリード)を抑制する観点から、γ-ブチロラクトンであってよい。
 有機溶媒の含有率は、熱硬化性樹脂組成物の用途に応じて適宜、定めることができる。例えば、スクリーン印刷法によって塗布する場合、熱硬化性樹脂組成物の全質量を基準として、例えば、20~100質量%、30~90質量%、又は40~80質量%である。
[任意の成分]
 熱硬化性樹脂組成物は、必要に応じて、(A)樹脂以外の樹脂;消泡剤、レベリング剤等の界面活性剤;有機フィラー;染料又は顔料等の着色剤;熱安定剤、酸化防止剤、難燃剤、滑剤などを更に含有してもよい。
 熱硬化性樹脂組成物が消泡剤、レベリング剤等の界面活性剤を含有する場合、製膜時の作業性及び硬化前後の膜特性が向上する傾向がある。界面活性剤の含有率は、(A)樹脂の質量を基準として、例えば、0.1~5質量%、又は、0.5~3質量%である。
[製造方法]
 熱硬化性樹脂組成物の製造方法は特に限定されない。例えば、(A)樹脂と、3官能のアミン型エポキシ樹脂と、必要に応じて有機溶媒、消泡剤等の任意の成分とを、通常の塗料、インキ、ペーストの製造に用いられるロール練り、ミキサ混合等の混合方法により混合する方法を適用できる。混合容器内へは、各成分を順に加えることができる。又は、後述する熱硬化性樹脂組成物用セットを使用し、混合容器内へは、第1剤と第2剤と加えてもよい。
<熱硬化性樹脂組成物用セット>
 いくつかの実施形態において、熱硬化性樹脂組成物用セットは、熱硬化性樹脂組成物を得るために用いられ、(A)樹脂を含有する第1剤と、(D)エポキシ樹脂を含有する第2剤とを含む。熱硬化性樹脂組成物用セットを用いることにより、各成分を安定的に保存することができる。第1剤、第2剤、又はこれらの両方が、無機フィラー、イオントラップ剤、又は有機溶媒、消泡剤等の任意の成分を含有してよい。熱硬化性樹脂組成物用セットは、第1剤と第2剤とからなる2つの剤のセットであっても、又は、(A)~(D)の成分、有機溶媒、充填材、消泡剤等より選ばれる少なくとも1種の成分を含有する1つ以上の剤を更に含む、3つ以上の剤のセットであってもよい。
<熱硬化性樹脂組成物の硬化物>
 いくつかの実施形態において、硬化物は、前記実施形態の熱硬化性樹脂組成物又は前記実施形態の熱硬化性樹脂組成物用セットを用いて得ることができる。硬化物の例として、硬化膜、フィルム、シート等が挙げられる。硬化膜、フィルム、シート等の硬化物は、保護膜であってよい。硬化物は、例えば、熱硬化性樹脂組成物を基材に塗布し、塗布膜を得た後、塗布膜を熱硬化させることにより得られる。熱硬化前に塗布膜を乾燥させてもよい。硬化物は、例えば、フレキシブルプリント基板の保護膜であってよく;銅箔と、前記銅箔に接するポリイミド基材とを有するフレキシブルプリント基板の保護膜であってよい。
 塗布方法としては、例えば、スピンコーティング法;キャスト法;浸漬法;ディスペンス法、凸版印刷、凹版印刷、オフセット印刷、平版印刷、凸版反転オフセット印刷、スクリーン印刷、グラビア印刷等の印刷法が挙げられる。熱硬化の際の加熱温度は、例えば、60~200℃、80~180℃、又は100~150℃である。加熱時間は、例えば、10~150分、又は30~120分である。
<フレキシブルプリント基板及び電子部品>
 いくつかの実施形態において、フレキシブルプリント基板は、フレキシブルプリント配線板であってよく、フレキシブルプリント配線板は、例えば、配線パターンが形成された基材、前記配線パターンの少なくとも一部を覆う保護膜、及び、前記配線パターンの少なくとも一部を覆うめっき層を少なくとも含む。いくつかの実施形態において、フレキシブルプリント基板は、フレキシブルプリント配線板と、半導体装置等の電子部品を更に含むフレキシブル回路板であってよい。フレキシブルプリント基板は、保護膜が前記実施形態の硬化物であることで、優れた耐洗浄剤性を有する。
 基材としては、ポリイミドフィルム、エポキシ接着剤層付きポリイミドフィルム等が挙げられる。基材の厚みは、例えば10~200μm、又は、20~100μmである。
 配線パターンは、銅を含む材料で形成されていてよい。配線パターンの配線幅は、例えば、5~200μm、又は、10~100μmである。めっき層は、Sn、Ni、又はAuを含む材料で形成されていてよい。
 フレキシブルプリント配線板の製造方法は、例えば、配線パターンが形成された基材を準備すること、前記配線パターンの少なくとも一部を覆うように前記実施形態の熱硬化性樹脂組成物を印刷すること、印刷された熱硬化性樹脂組成物を硬化して保護膜を形成すること、前記配線パターンの少なくとも一部を覆うようにめっき層を形成することを含む。
 熱硬化の条件は、銅配線の酸化を防ぎ、かつ、保護膜として好適な低反り性及び柔軟性を得る観点から、例えば、80~180℃、90~160℃、又は120~150℃である。加熱時間は、銅配線の酸化を防ぎ、かつ、保護膜として好適な低反り性及び柔軟性を得る観点から、例えば、30~120分、又は、50~90分である。
 いくつかの実施形態において、前記実施形態の熱硬化性樹脂組成物は、電子部品用のオーバーコート材、液状封止材、層間絶縁膜、表面保護膜、ソルダレジスト層、接着層などを形成するための材料として好適に用いられる。電子部品としては、COF(Chip On Film)、TAB(Tape Automated Bonding)、CF(Chip On Film)等のフレキシブルプリント基板の他に、例えば、集積回路、トランジスタ、ダイオード等の半導体素子、半導体素子と半導体パッケージを含む半導体装置、モジュール、リジッドプリント基板、液晶ディスプレイ、有機ELディスプレイ等のディスプレイなどが挙げられる。
 本発明の実施形態の例を以下に挙げる。本発明は以下の実施形態に限定されない。
(1) (A)酸無水物基及びカルボキシ基からなる群より選ばれる少なくとも1種の基を有する樹脂、(B)Zr、Mg、及びAlを含むイオントラップ剤、(C)無機フィラー、及び(D)エポキシ樹脂を含有する、熱硬化性樹脂組成物。
(2) 前記(B)イオントラップ剤の含有率が、前記(A)樹脂を基準として1~60質量%である、上記(1)に記載の熱硬化性樹脂組成物。
(3) 前記(B)イオントラップ剤及び(C)無機フィラーの合計の含有率が、前記(A)樹脂を基準として10~70質量%である、上記(1)又は(2)に記載の熱硬化性樹脂組成物。
(4) 前記(A)樹脂が、酸無水物基及びカルボキシ基からなる群より選ばれる少なくとも1種の基を有するポリアミドイミドを含む、上記(1)~(3)のいずれかに記載の熱硬化性樹脂組成物。
(5) 前記ポリアミドイミドが、上述の式(P1)で表されるポリカーボネートジオールに由来する構造を含む、上記(4)に記載の熱硬化性樹脂組成物。
(6) 前記ポリアミドイミドが、上述の式(P2)で表される構造を含む、上記(4)又は(5)に記載の熱硬化性樹脂組成物。
(7) ポリイミド基材と、前記ポリイミド基材に接する銅箔とを有するフレキシブルプリント基板の保護膜用である、上記(1)~(6)のいずれかに記載の熱硬化性樹脂組成物。
(8) 上記(1)~(7)のいずれかに記載の熱硬化性樹脂組成物を得るために用いられ、
 前記樹脂を含有する第1剤と、前記3官能のアミン型エポキシ樹脂を含有する第2剤とを含む、熱硬化性樹脂組成物用セット。
(9) 上記(1)~(7)のいずれかに記載の熱硬化性樹脂組成物又は上記(8)に記載の熱硬化性樹脂組成物用セットを用いて得られる、硬化物。
(10) 上記(1)~(7)のいずれかに記載の熱硬化性樹脂組成物又は上記(8)に記載の熱硬化性樹脂組成物用セットを用いて得られる、フィルム。
(11) 上記(1)~(7)のいずれかに記載の熱硬化性樹脂組成物又は上記(8)に記載の熱硬化性樹脂組成物用セットを用いて得られる、フレキシブルプリント基板。
(12) 上記(1)~(7)のいずれかに記載の熱硬化性樹脂組成物又は上記(8)に記載の熱硬化性樹脂組成物用セットを用いて得られる、電子部品。
 本願の開示は、2023年7月14日に出願された特願2023-116166号に記載の主題と関連しており、その全ての開示内容は参照によりここに援用される。
 本発明の実施形態について実施例により具体的に説明する。本発明の実施形態は以下の実施例に限定されない。
<(A)樹脂の合成>
 撹拌装置、温度計、及びコンデンサーを備えた反応容器に、上述の式(P1)で表されるポリカーボネートジオール(1)(Rpが1,4-シクロヘキサンジメタノールに由来する構造と1,6-ヘキサンジオールに由来する構造とを1:1のモル比で含み、平均値nが4~6の範囲である。)33.63g(0.04mol)と、上述の式(P1)で表されるポリカーボネートジオール(2)(Rpが1,4-シクロヘキサンジメタノールに由来する構造と1,6-ヘキサンジオールに由来する構造とを3:1のモル比で含み、平均値nが4~6の範囲である。)111.83g(0.12mol)と、上述の式(P1)で表されるポリカーボネートジオール(3)(Rpが1,6-ヘキサンジオールに由来する構造であり、平均値nが21.5~23.5の範囲である。)76.74g(0.04mol)を加えた。更に、反応容器に4,4’-ジフェニルメタンジイソシアネート59.37g(0.24mol)と、トリレンジイソシアネート混合物(1)(2、4-トリレンジイソシアネートと2,6-トリレンジイソシアネートの質量比80:20の混合物)27.56g(0.16mol)と、γ-ブチロラクトン206.40gを加えて撹拌し、混合物を得た。混合物を150℃に昇温して全ての原料を溶解させ、4時間反応させて、ウレタン結合を有するポリイソシアネートを生成させた。
 次いで、得られた反応液の温度を70℃まで下げ、無水トリメリット酸55.76g(0.29mol)を加え完全に溶解させた後、4,4’-ジフェニルメタンジイソシアネート13.86g(0.06mol)とトリレンジイソシアネート混合物(1)6.45g(0.04mol)とγ-ブチロラクトン170.51gを加えて撹拌し、混合物を得た。混合物を120℃に昇温して全ての原料を溶解させ、1時間反応させた。
 得られた反応液の温度を調整しながら、160℃で5時間、135℃で1時間、120℃で1時間反応させた。続いて、2-ブタノンオキシム5.36g(0.06mol)とγ-ブチロラクトン142.27gを加え、反応を終了させた。ウレタン結合を有するポリアミドイミド含有液(固形分含有量40.5質量%、以下「ワニス」という。)が得られた。
 ポリアミドイミドの数平均分子量(Mn)は6,900、重量平均分子量(Mw)は46,500、分散度(Mw/Mn)は6.72、酸価は11mgKOH/gであった。
 ポリアミドイミドの数平均分子量及び重量平均分子量のGPC測定条件、並びに酸価の測定方法を以下に示す。

 送液ポンプ:株式会社島津製作所製「LC-20AD」
 オートサンプラ:株式会社島津製作所製「SIL-20A HT」
 カラムオーブン:株式会社島津製作所製「CTO-20A」
 UV検出器  :株式会社島津製作所製「SPD-M20A」
 カラム  :株式会社日立ハイテク製Gelpack「GLーA160-S」および「GL-A150-S」を直列に接続した。
 カラムサイズ:内径7.8mm、長さ300mm(GL-A160-S、GL-A150-S)
 溶離液  :テトラヒドロフラン(THF)
 試料濃度 :樹脂10mg/THF2.5mg
 注入量  :20μL
 流量   :1mL/分
 カラム温度:40℃
 分子量標準物質:標準ポリスチレン(東ソー株式会社製「PStQuick B、PStQuick C、PStQuick D)
(酸価)
 ポリアミドイミド1gを共栓フラスコに精密に量り採り、N-メチルピロリドン100gを加えて溶解させた。得られた溶液に、数滴のチモールブルー試液を指示薬として加え、30秒間持続する褐色を呈するまで0.1mol/L水酸化カリウム水溶液で滴定し、滴定曲線上の変曲点を終点とした。滴定装置としてアズワン株式会社製「ビュレット25mL」を用いた。
 酸価は、滴定に要した0.1mol/L水酸化カリウム水溶液の液量から、下式により算出した。

  F:0.1mol/L水酸化カリウム水溶液の力価
<熱硬化性樹脂組成物の調製>
[実施例1]
 ポリアミドイミドワニス、イオントラップ剤、無機フィラー、エポキシ樹脂、消泡剤、及び溶媒を自公転ミキサ(株式会社シンキー製「AR-250」)に加えた。回転数2,000rpm、回転時間3分の条件で混練し、熱硬化性樹脂組成物を得た。表1に各成分の含有量(質量部)を示す。表1中のポリアミドイミドの含有量は固形分含有量である。
[実施例2~4及び比較例1~5]
 表1に示す成分及び含有量に変更した以外は実施例1と同様にして、熱硬化性樹脂組成物を得た。
 実施例及び比較例で使用した成分を以下に記す。
(A)樹脂:合成例で得たポリアミドイミド
(B)イオントラップ剤
 IXEPLAS-A1:Zr、Mg、及びAlを含有する粒子(平均粒子径500nm、東亜合成株式会社製)
 IXE100:Zr系粒子(平均粒子径0.2~0.5μm、東亜合成株式会社製)
 HT-1-NC:ハイドロタルサイト粉末(平均粒子径0.6μm堺化学工業株式会社製)
(C)無機フィラー:シリカフィラー(平均粒子径0.3μm、SC1500-SXJ/アドマテックス株式会社製)
(D)エポキシ樹脂
 YH-434L:4官能アミン変性エポキシ樹脂(N,N,N',N’-テトラグリシジル-4,4’-ジアミノジフェニルメタン、エポキシ当量117g/eq、日鉄ケミカル&マテリアル株式会社製)
 EP-3950S:3官能アミン変性エポキシ樹脂(N,N-ビス(2,3-エポキシプロピル)-4-(2,3-エポキシプロポキシ)アニリン、エポキシ当量95g/eq、株式会社ADEKA製)
消泡剤:アクリル系消泡剤(ディスパロンLF-1983、楠本化成株式会社製)
溶媒:γ-ブチロラクトン
<評価>
 以下の方法により、熱硬化性樹脂組成物を用いてフレキシブル銅張り積層板を作製し、絶縁信頼性、低反り性、及び耐洗浄剤性を評価した。評価結果を表1に示す。
[絶縁信頼性]
(フレキシブル銅張り積層板の作製)
 ポリイミドフィルム(厚さ38μm)と、銅箔(スパッタ銅、厚さ8μm)及び銅箔上に形成されたSnめっき層(厚さ0.2~0.3μm)を有する櫛形の銅配線(配線パターン)とを備えたフレキシブル銅張り積層板(銅配線幅/銅配線間幅=10.0μm/10.0μm)を準備した。この積層板に、熱硬化性樹脂組成物を、下記条件でスクリーン印刷により塗布した(乾燥膜厚10μm、縦3.5mm、横5.0mm)。塗布した熱硬化性樹脂組成物を23±3℃で10分と、その後の140℃で30分の加熱により硬化させて、保護膜を形成した。保護膜を形成した積層板を試験片とした。図1及び図2に試験片の模式図を示す。図2は、図1の破線内の拡大図である。(印刷条件)
 印刷機:ニューロング精密工業株式会社製「LS-34GX」
 メッシュ版:株式会社ムラカミ製「3D250メッシュ版」
 印刷速度:80mm/sec
(HAST(High Accelerated Stress Test)試験)
 試験片に、温度130℃、相対湿度85%の雰囲気下において電圧60Vを印加し、印加開始から配線間に短絡が生じるまでの時間を測定した。抵抗値が1.0×106Ω未満となった時点を配線間に短絡が生じた時とした。評価基準は次のとおりである。
(評価基準)
A:印加開始から配線間に短絡が生じるまでの時間が100時間以上
B:印加開始から配線間に短絡が生じるまでの時間が100時間未満
[低反り性]
(フレキシブル銅張り積層板の作製)
 ポリイミドフィルム(厚さ38μm)と、銅箔(スパッタ銅、厚さ8μm)及び銅箔上に形成されたSnめっき層(厚さ0.2~0.3μm)を有する櫛形の銅配線(配線パターン)とを備えたフレキシブル銅張り積層板(縦48mm、横35mm)を準備した。この積層板に、熱硬化性樹脂組成物を、下記条件でスクリーン印刷により塗布した(乾燥膜厚10μm、縦40.2mm、横22.9mm)。塗布した熱硬化性樹脂組成物を80℃で3分と、その後の140℃で30分の加熱により硬化させて、保護膜を形成した。保護膜を形成した積層板を試験片とした。(印刷条件)
 印刷機:ニューロング精密工業株式会社製「LS-34GX」
 メッシュ版:株式会社ムラカミ製「SUS200メッシュ版」
 印刷速度:80mm/sec
(低反り性の評価)
 硬化後、試験片を室温(25℃)で24時間にわたり静置した。試験片を保護膜の面を下にして定盤上に置き、定盤からフレキシブル銅張り配線板の反りの頂点までの距離(mm)を測定し、その値を反り高さとした。評価基準は次のとおりである。
(評価基準)
A:反りの高さが6mm未満
B:反りの高さが6mm以上
[耐洗浄剤性]
(フレキシブル銅張り積層板の作製)
 ポリイミドフィルム(厚さ38μm)と、銅箔(スパッタ銅、厚さ8μm)及び銅箔上に形成されたSnめっき層(厚さ0.2~0.3μm)を有する櫛形の銅配線(配線パターン)とを備えたフレキシブル銅張り積層板(銅配線幅/銅配線間幅=10.0μm/10.0μm)を準備した。この積層板に、熱硬化性樹脂組成物を、下記条件でスクリーン印刷により塗布した(乾燥膜厚10μm、縦3.5mm、横5.0mm)。塗布した熱硬化性樹脂組成物を120℃で3分と、その後の120℃で1時間の加熱により硬化させて、保護膜を形成した。保護膜を形成した積層板を試験片とした。図1及び図2に試験片の模式図を示す。図2は、図1の破線内の拡大図である。図1及び図2中、1はポリイミドフィルム、2は配線パターン、3は保護膜、100は試験片である。

 印刷機:ニューロング精密工業株式会社製「LS-34GX」
 メッシュ版:株式会社ムラカミ製「3D250メッシュ版」
 印刷速度:80mm/sec
(耐洗浄剤性の評価)
 中空円筒形のプラスチック(内径7mm)を、円筒側面の一方の端部が保護膜側の面に接するように、シリコーン接着剤(セメダイン株式会社製「セメダインスーパーX2」)を用いて試験片に貼り付けた。中空円筒形のプラスチック内部にガラスクリーナー(Johnson製「WindexSC」(水、アルコール、アルカノールアミン、界面活性剤などを含有する。))1mLを加え、円筒側面のもう一方の端部に、シリコーン接着剤を用いてカバーフィルム(PETフィルム)を貼り付けた。図3及び図4に、ガラスクリーナーに接触させた試験片の模式図を示す。図3は平面図、図4は斜視図である。図3及び図4中、1はポリイミドフィルム、2は配線パターン、3は保護膜、11は中空円筒形のプラスチック、12はガラスクリーナー、13はカバーフィルム、100は試験片である。
 試験片に、温度23℃、相対湿度60%の雰囲気下において電圧80Vを印加し、印加開始から配線間に短絡が生じるまでの時間を測定した。抵抗値が1.0×106Ω未満となった時点を配線間に短絡が生じた時とした。評価基準は次のとおりである。

A:印加開始から配線間に短絡が生じるまでの時間が40時間以上
B:印加開始から配線間に短絡が生じるまでの時間が40時間未満

Claims (12)

  1.  (A)酸無水物基及びカルボキシ基からなる群より選ばれる少なくとも1種の基を有する樹脂、(B)Zr、Mg、及びAlを含むイオントラップ剤、(C)無機フィラー、及び(D)エポキシ樹脂を含有する、熱硬化性樹脂組成物。
  2.  前記(B)イオントラップ剤の含有率が、前記(A)樹脂を基準として1~60質量%である、請求項1に記載の熱硬化性樹脂組成物。
  3.  前記(B)イオントラップ剤及び(C)無機フィラーの合計の含有率が、前記(A)樹脂を基準として10~70質量%である、請求項1又は2に記載の熱硬化性樹脂組成物。
  4.  前記(A)樹脂が、酸無水物基及びカルボキシ基からなる群より選ばれる少なくとも1種の基を有するポリアミドイミドを含む、請求項1~3のいずれかに記載の熱硬化性樹脂組成物。
  5.  前記ポリアミドイミドが、下記式(P1)で表されるポリカーボネートジオールに由来する構造を含む、請求項4に記載の熱硬化性樹脂組成物。
    (式中、Rpは、炭素数5~10の脂環式炭化水素基を有する2価の有機基、又は、炭素数1~18の脂肪族炭化水素基を有する2価の有機基(但し、該2価の有機基は、脂環式炭化水素基を有しない。)を示し、nは1~30の数を示す。Rpは互いに同一でも異なっていてもよい。)
  6.  前記ポリアミドイミドが、下記式(P2)で表される構造を含む、請求項4又は5に記載の熱硬化性樹脂組成物。
    (式中、Rpは、炭素数5~10の脂環式炭化水素基を有する2価の有機基、又は、炭素数1~18の脂肪族炭化水素基を有する2価の有機基(但し、該2価の有機基は、脂環式炭化水素基を有しない。)を示し、Xは、2価の有機基を示し、nは1~30の数を示す。Rpは互いに同一でも異なっていてもよい。*は他の構造との結合位置を示す。)
  7.  ポリイミド基材と、前記ポリイミド基材に接する銅箔とを有するフレキシブルプリント基板の保護膜用である、請求項1~6のいずれかに記載の熱硬化性樹脂組成物。
  8.  請求項1~7のいずれかに記載の熱硬化性樹脂組成物を得るために用いられ、
     前記樹脂を含有する第1剤と、前記3官能のアミン型エポキシ樹脂を含有する第2剤とを含む、熱硬化性樹脂組成物用セット。
  9.  請求項1~7のいずれかに記載の熱硬化性樹脂組成物又は請求項8に記載の熱硬化性樹脂組成物用セットを用いて得られる、硬化物。
  10.  請求項1~7のいずれかに記載の熱硬化性樹脂組成物又は請求項8に記載の熱硬化性樹脂組成物用セットを用いて得られる、フィルム。
  11.  請求項1~7のいずれかに記載の熱硬化性樹脂組成物又は請求項8に記載の熱硬化性樹脂組成物用セットを用いて得られる、フレキシブルプリント基板。
  12.  請求項1~7のいずれかに記載の熱硬化性樹脂組成物又は請求項8に記載の熱硬化性樹脂組成物用セットを用いて得られる、電子部品。
