Abstract
본 발명의 실시예에 따른 반도체 소자의 전극 형성 방법은 루테늄 함유 전구체를 분사하는 단계를 포함하는 루테늄층 형성 사이클을 n회 실시하여 기판 상에 루테늄층을 형성하는 단계, 금속 함유 전구체를 분사하는 단계를 포함하는 금속층 형성 사이클을 m회 실시하여, 루테늄층 상에 금속층을 형성하는 단계를 포함하고, 루테늄층 형성 사이클과 금속층 형성 사이클을 순차적으로 실시하거나, 루테늄층 형성 사이클과 금속층 형성 사이클을 순차적으로 2회 이상 반복하여 실시한다. 따라서 본 발명의 실시예들에 의하면, 루테늄층과 구리층을 포함하는 전극을 형성하는데 있어서, 루테늄층과 구리층 간의 접착력을 향상시킬 수 있다. 이에, 구리층이 루테늄층으로부터 박리 또는 분리되는 것을 억제 또는 방지할 수 있다. 이에 따라, 전극의 비저항을 낮출 수 있고, 전기 전도성을 향상시킬 수 있다.
Description
본 발명은 전극 형성 방법에 관한 것으로, 전기적 특성을 향상시킬 수 있는 전극 형성 방법에 관한 것이다.
캐패시터의 전극을 형성하는데 있어서, 전기 전도성이 우수한 루테늄(Ru)을 증착하여 형성한다. 그런데, 루테늄은 매우 고가의 재료이기 때문에, 비용적인 측면에서 루테늄층만을 증착하여 전극을 형성하는 것에 한계가 있다. 이에, 루테늄층을 얇게 증착한 후, 루테늄층 상에 상대적으로 값이 저렴한 구리층을 증착하여 전극을 형성한다.
한편, 구리층은 루테늄층과의 접착성이 좋지 않다. 이에, 구리층이 루테늄층으로부터 박리되는 문제가 있으며, 이에 따라 전극의 전기적 특성이 저하되는 문제가 있다.

본 발명은 루테늄층과 구리층을 포함하는 전극을 형성하는데 있어서, 구리층이 박리되는 것을 억제 또는 방지할 수 있는 전극 형성 방법을 제공한다.
본 발명의 실시예는 기판 상에 전극을 형성하는 방법으로서, 루테늄 함유 전구체를 분사하는 단계를 포함하는 루테늄층 형성 사이클을 n회 실시하여 기판 상에 루테늄층을 형성하는 단계; 금속 함유 전구체를 분사하는 단계를 포함하는 금속층 형성 사이클을 m회 실시하여, 상기 루테늄층 상에 금속층을 형성하는 단계;를 포함하고, 상기 루테늄층 형성 사이클과 상기 금속층 형성 사이클을 순차적으로 실시하거나, 상기 루테늄층 형성 사이클과 상기 금속층 형성 사이클을 순차적으로 2회 이상 반복하여 실시할 수 있다.
상기 루테늄층 형성 사이클과 상기 금속층 형성 사이클을 순차적으로 2회 이상 반복하여 실시한 후에, 상기 금속층 상에 구리층을 형성하는 단계;를 포함하고, 상기 구리층을 형성하는 단계를 n회 실시할 수 있다.

본 발명의 실시예는 기판 상에 전극을 형성하는 방법으로서, 금속 함유 전구체를 분사하는 단계를 포함하는 금속층 형성 사이클을 m회 실시하여 기판 상에 금속층을 형성하는 단계; 루테늄 함유 전구체를 분사하는 단계를 포함하는 루테늄층 형성 사이클을 n회 실시하여, 상기 금속층 상에 루테늄층을 형성하는 단계;를 포함하고, 상기 금속층 형성 사이클과 상기 루테늄층 형성 사이클을 순차적으로 실시하거나, 상기 금속층 형성 사이클과 상기 루테늄층 형성 사이클을 순차적으로 2회 이상 반복하여 실시할 수 있다.
상기 금속층 형성 사이클과 상기 루테늄층 형성 사이클을 순차적으로 2회 이상 반복하여 실시한 후에, 상기 루테늄층 상에 구리층을 형성하는 단계;를 포함하고, 상기 구리층을 형성하는 단계를 n회 실시할 수 있다.

본 발명의 실시예는 기판 상에 전극을 형성하는 방법으로서, 루테늄 함유 전구체와 금속 함유 전구체를 분사하는 단계를 포함하는 사이클을 실시하여, 기판 상에 루테늄 및 금속을 함유하는 혼합층을 형성하는 단계;를 포함하고, 상기 사이클을 1회 이상 반복하여 실시할 수 있다.
상기 사이클을 2회 이상 반복하여 실시한 후에, 상기 혼합층 상에 구리층을 형성하는 단계;를 포함하고, 상기 구리층을 형성하는 단계를 n회 실시할 수 있다.
상기 사이클은 루테늄 및 금속을 함유하는 혼합층을 수소 플라즈마에 노출시키는 단계를 포함할 수 있다.

본 발명의 실시예들에 의하면, 루테늄층과 구리층을 포함하는 전극을 형성하는데 있어서, 루테늄층과 구리층 간의 접착력을 향상시킬 수 있다. 따라서, 구리층이 루테늄층으로부터 박리 또는 분리되는 것을 억제 또는 방지할 수 있다. 이에 따라, 전극의 비저항을 낮출 수 있고, 전기 전도성을 향상시킬 수 있다.

이하, 첨부된 도면을 참조하여 본 발명의 실시예를 더욱 상세히 설명하기로 한다. 그러나 본 발명은 이하에서 개시되는 실시예에 한정되는 것이 아니라 서로 다른 다양한 형태로 구현될 것이며, 단지 본 실시예들은 본 발명의 개시가 완전하도록 하며, 통상의 지식을 가진자에게 발명의 범주를 완전하게 알려주기 위해 제공되는 것이다. 본 발명의 실시예를 설명하기 위하여 도면은 과장될 수 있고, 도면상의 동일한 부호는 동일한 구성요소를 지칭한다.
본 발명은 반도체 소자의 전극 형성 방법에 관한 것이다. 보다 구체적으로, 본 발명은 루테늄층과 구리층을 포함하는 전극을 형성하는데 있어서, 루테늄층과 구리층 간의 접착력을 향상시킬 수 있는 반도체 소자의 전극 형성 방법에 관한 것이다.
도 1은 본 발명의 실시예들에 따른 방법으로 형성된 전극을 포함하는 반도체 소자를 개념적으로 나타낸 도면이다. 도 2는 기판 상에 본 발명의 제1실시예에 따른 하부 전극이 형성된 상태를 도시한 도면이다.
반도체 소자는 예를 들어 캐패시터(capacitor)일 수 있다. 이러한 캐패시터는 도 1에 도시된 바와 같이, 기판(S), 기판(S) 상에 형성된 하부 전극(100), 하부 전극(100) 상에 형성된 유전체층(200) 및 유전체층(200) 상에 형성된 상부 전극(300)을 포함할 수 있다.
기판(S)은 웨이퍼(wafer) 또는 유리(glass)일 수 있다. 그리고, 기판(S)이 웨이퍼인 경우, 상기 기판(S)은 Si 웨이퍼, GaAs 웨이퍼 및 SiGe 웨이퍼 중 어느 하나 일 수 있다. 물론, 기판(S)으로 사용되는 웨이퍼는 상술한 바와 같은 종류의 웨이퍼 외에 다양한 웨이퍼가 사용될 수 있다.
유전체층(200)은 금속 산화물을 포함하는 유전체 재료로 형성될 수 있다. 보다 구체적인 예로 유전체층(200)은 ZrO2, Al2O3, TiO2, TaO2 및 HfO2 중 어느 하나로 형성될 수 있다.
하부 전극(100) 및 상부 전극(300) 중 적어도 하나는 실시예들에 따른 방법으로 형성되며, 구리(Cu)층(130) 및 구리층(130)의 하측에 형성된 하지층을 포함할 수 있다.
그리고, 하지층은 루테늄(Ru)층 및 루테늄(Ru) 외의 다른 금속을 포함하는 금속층 중 적어도 하나일 있다. 또한, 하지층은 루테늄(Ru) 및 루테늄(Ru) 외의 다른 금속을 포함하는 혼합층일 수 있다.
이하, 도 2를 참조하여 제1실시예에 따른 하부 전극(100)에 대해 설명한다. 도 2를 참조하면, 하부 전극(100)은 기판(S) 상에 형성된 루테늄층(110), 루테늄층(110) 상에 형성된 구리층(130) 및 루테늄층(110)과 구리층(130) 사이에 형성된 금속층(120)을 포함할 수 있다. 여기서, 금속층(120)은 텅스텐(W), 이리듐(Ir), 오스뮴(Os), 로듐(Rh), 백금(Pt), 은(Ag), 레늄(Re) 및 팔라듐(Pd) 중 적어도 어느 하나의 층일 수 있다. 즉, 금속층(120)은 텅스텐층, 이리듐층, 오스뮴층, 로듐층, 백금층, 은층, 레늄층 및 팔라듐층 중 적어도 어느 하나일 수 있다.
이하에서는 금속층(120)이 텅스텐층인 경우를 예를 들어 설명한다. 그리고 설명의 편의를 위하여 텅스텐층의 도면부호를 금속층과 동일하게 '120' 기재하여 설명한다.
도 2를 참조하면, 하부 전극(100)은 기판(S) 상에 형성된 루테늄층(110), 루테늄층(110) 상에 형성된 구리층(130) 및 루테늄층(110)과 구리층(130) 사이에 형성된 텅스텐층(120)을 포함할 수 있다.
루테늄(Ru)은 전기 전도도가 우수한 재료이다. 그러나, 루테늄은 매우 고가의 재료이기 때문에, 비용적인 측면에서 루테늄층을 두껍게 형성하기 어렵다. 이에, 루테늄층을 얇게 형성한 후, 상기 루테늄층 상에 구리층을 적층하여 전극을 형성하고 있다. 그런데, 구리층은 루테늄층과의 접착성이 좋지 않다. 즉, 구리층과 루테늄층과의 접착력이 약하다. 이에, 구리층이 루테늄층으로부터 박리되는 또는 분리되는 문제가 있으며, 이로 인해 전극의 저항이 증가하고 전기 전도도가 감소하게 된다.
따라서, 제1실시예에서는 루테늄층(110)과 구리층(130) 간의 접착력을 향상시키기 위하여, 도 2와 같이 루테늄층(110)과 구리층(130) 사이에 텅스텐층(120)을 형성한다. 즉, 제1실시예에 따른 하부 전극(100)은 루테늄층(110), 루테늄층(110) 상에 형성된 구리층(130) 및 루테늄층(110)과 구리층(130) 사이에 형성된 텅스텐층(120)을 포함한다.
이하, 도 2, 도 3의 (a) 내지 (c), 도 4의 (a) 내지 (c), 도 5를 참조하여, 본 발명의 제1실시예에 따른 방법으로 기판 상에 하부 전극을 형성하는 방법을 설명한다.
도 3의 (a) 내지 (c)는 본 발명의 제1실시예에 따른 하부 전극에 있어서, 루테늄층의 형성 방법을 순서대로 나타낸 공정도이다. 도 4의 (a) 내지 (c)는 본 발명의 제1실시예에 따른 하부 전극에 있어서, 텅스텐층의 형성 방법을 순서대로 나타낸 공정도이다. 도 5는 본 발명의 제1실시예에 따른 하부 전극에 있어서, 구리층의 형성 방법을 나타낸 도면이다.
먼저, 기판(S) 상에 루테늄층(110)을 형성한다. 이때, 예를 들어 원자층 증착(Atomic Layer Deposition) 방법으로 루테늄층(110)을 형성할 수 있다. 도 3의 (a) 내지 (c)를 참조하면, 루테늄층(110)을 형성하는 단계는, 기판(S)을 향해 루테늄(Ru)을 함유하는 전구체(precursor)를 분사하여 기판(S) 상에 루테늄층(110)을 증착하는 단계(루테늄 함유 전구체 분사 단계) 및 상기 루테늄층(110)을 수소 플라즈마에 노출시키는 단계(수소 플라즈마 노출 단계)를 포함할 수 있다.
또한, '루테늄 함유 전구체 분사 단계 - 수소 플라즈마 노출 단계'를 하나의 사이클(이하, 루테늄층 형성 사이클(CYRu))로 할 수 있다. 즉, 루테늄층(110)을 형성하는 단계는 루테늄층 형성 사이클(CYRu)을 포함하며, 상기 루테늄층 형성 사이클(CYRu)은 루테늄 함유 전구체를 분사하는 단계 및 루테늄층(110)을 수소 플라즈마에 노출시키는 단계를 포함할 수 있다.
또한, 루테늄층(110)을 형성하는 단계는 루테늄 함유 전구체 분사 단계와 수소 플라즈마 노출 단계 사이에서 퍼지가스를 분사하는 단계(1차 퍼지 단계) 및 수소 플라즈마 노출 단계 이후에 퍼지가스를 분사하는 단계(2차 퍼지 단계) 중 적어도 하나를 더 포함할 수 있다. 여기서, 퍼지가스로 아르곤(Ar) 가스를 사용할 수 있다. 이러한 경우, '루테늄 함유 전구체 분사 단계 - 1차 퍼지 단계 - 수소 플라즈마 노출 단계 - 2차 퍼지 단계'를 하나의 사이클(루테늄층 형성 사이클(CYRu))로 할 수 있다. 즉, 루테늄층(110)을 형성하는 단계는 루테늄층 형성 사이클(CYRu)을 포함하며, 상기 루테늄층 형성 사이클(CYRu)은 루테늄 함유 전구체 분사 단계, 1차 퍼지 단계, 수소 플라즈마 노출 단계 및 2차 퍼지 단계를 포함할 수 있다. 이때 루테늄층 형성 사이클(CYRu)에서 1차 퍼지 단계 및 2차 퍼지 단계 중 적어도 어느 하나는 생략될 수도 있다.
그리고, 상술한 바와 같은 루테늄층 형성 사이클(CYRu)을 n회(n: 1, 2, 3, …)실시할 수 있다. 즉, 루테늄층(110)을 형성하는 단계는 1회(n=1) 또는 2회 이상 (n ≥ 2)의 루테늄층 형성 사이클(CYRu)을 포함할 수 있다. 여기서, 2회 이상이라는 것은 복수회를 의미할 수 있다.
이하에서는 루테늄층 형성 사이클(CYRu)에 대해 보다 구체적으로 설명한다.
루테늄 함유 전구체(precursor)를 분사하는 단계에서는, 도 3의 (a)와 같이 루테늄(Ru)을 함유 또는 포함하는 전구체를 기판(S)을 향해 분사한다. 즉, 기판(S)이 장입되어 있는 챔버의 내부로 루테늄을 함유하는 전구체를 분사한다. 여기서, 루테늄(Ru)을 함유하는 전구체 원료는 예를 들어 에틸사이클로펜타디에닐 루테늄((EtCp)2Ru)(Bis(ethylcyclopentadienyl)ruthenium)를 사용할 수 있다. 물론, 루테늄(Ru)을 함유하는 전구체 원료는 상술한 재료에 한정되지 않고, 루테늄(Ru)을 함유하는 다양한 전구체 원료를 사용할 수 있다.
루테늄(Ru)을 함유하는 전구체를 기판(S)을 향해 분사하면, 전구체가 기판(S)의 일면 상에 증착 또는 흡착되어 도 3의 (a)와 같이 루테늄을 함유하는 막 또는 층(layer)인 루테늄층(110)이 증착된다.
전구체를 분사하는 단계가 종료되면, 기판(S)이 장입되어 있는 챔버로 퍼지가스를 분사하여 1차 퍼지한다. 이때 퍼지가스는 예를 들어 아르곤(Ar) 가스를 사용할 수 있다.
1차 퍼지가 종료되면, 도 3의 (b)와 같이 루테늄층(110)을 수소 플라즈마에 노출시킨다. 즉, 루테늄층(110)이 형성된 기판(S)이 장입되어 있는 챔버의 내부에 수소 플라즈마를 발생시켜, 루테늄층(110)을 수소 플라즈마에 노출시킨다. 이를 위해, 챔버의 내부에서 기판(S)이 안착되어 있는 서셉터 및 챔버의 내부로 가스를 분사하는 분사부 중 적어도 하나에 RF(Radio Frequency) 전원을 인가한다. 또한, 플라즈마 발생용 가스로 수소(H2)를 포함하는 가스를 사용한다. 보다 구체적으로 플라즈마 발생용 가스는 수소(H2) 가스일 수 있다. 상술한 바와 같이 RF 전원을 인가하고 수소(H2)를 포함하는 가스를 분사하면, 챔버의 내부에 수소(H2)를 포함하는 플라즈마 즉, 수소 플라즈마가 발생될 수 있다. 이에, 루테늄층(110)이 형성된 기판(S)이 수소 플라즈마에 노출된다.
수소 플라즈마 노출 단계는 상술한 바와 같이 수소 플라즈마를 발생시켜 루테늄층(110)을 수소 플라즈마에 노출시키는 단계이다. 이에, 수소 플라즈마 노출 단계는 수소 플라즈마 발생 단계로 명명될 수 있다.
루테늄 함유 전구체에는 루테늄층(110)의 비저항을 높이는 불순물이 함유될 수 있다. 예를 들어 루테늄 함유 전구체에는 루테늄(Ru) 외에 C(탄소) 및 O(산소) 중 적어도 하나의 리간드(ligand)가 함유될 수 있다. 이에, 루테늄 함유 전구체를 분사하여 증착된 루테늄층(110)에는 C(탄소) 및 O(산소) 중 적어도 하나의 리간드(ligand)가 함유 또는 포함될 있고, 이러한 리간드는 루테늄층(110)의 비저항을 증가시키는 불순물로 작용한다. 따라서, 루테늄층(110)에 포함된 불순물을 제거하는 것이 바람직하다.
따라서 실시예에서는 루테늄 함유 전구체를 분사하여 루테늄층(110)을 증착한 후에, 상기 루테늄층(110)을 수소 플라즈마에 노출시켜 불순물을 제거한다. 루테늄층(110)을 수소 플라즈마에 노출시키면, 루테늄층(110)에 포함된 불순물과 수소가 반응한다. 이에, 루테늄층(110)에 포함되어 있는 C(탄소) 및 O(산소) 중 적어도 하나의 불순물이 수소와 반응하여 기체가 되면서 상기 루테늄층(110)으로부터 빠져나간다. 이에 루테늄층(110)에 포함된 C(탄소) 및 O(산소) 중 적어도 하나의 불순물의 함량이 감소한다. 이로 인해, 루테늄층(110)의 비저항을 낮출 수 있다.
이후, 기판(S)이 장입되어 있는 챔버로 퍼지가스를 분사하여 2차 퍼지한다. 이때 퍼지가스는 1차 퍼지에서 사용하는 가스와 동일한 가스를 사용할 수 있으며 예를 들어 아르곤(Ar) 가스를 사용할 수 있다.
상술한 바와 같은 루테늄 함유 전구체 분사 단계, 1차 퍼지 단계, 수소 플라즈마 노출 단계, 2차 퍼지 단계를 포함하는 공정을 하나의 루테늄층 형성 사이클(CYRu)로 할 수 있다. 즉, 루테늄층(110)의 형성을 위한 사이클(CYRu)은, '루테늄 함유 전구체 분사 단계 - 1차 퍼지 단계 - 수소 플라즈마 노출 단계 - 2차 퍼지 단계'를 포함할 수 있다. 그리고, 루테늄층 형성 사이클(CYRu)을 복수회 연속으로 실시하여 목표하는 두께의 루테늄층(110)을 형성할 수 있다. 이때, 루테늄층 형성 사이클(CYRu)을 복수회 실시하는 경우, 도 3의 (c)같이 기판(S) 상에 복수개의 루테늄층(110)이 적층되어 도 2와 같이 하나의 루테늄층(110)을 형성할 수 있다.
도 3의 (c)에서는 복수의 루테늄층 형성 사이클(CYRu)에 의해 형성되는 루테늄층(110)을 구분하기 위하여, 복수의 루테늄층(110)을 구분하여 나타내었지만, 적층된 복수의 루테늄층(110)은 일체형일 수 있다.
다음으로, 루테늄층(110) 상에 텅스텐층(120)을 형성한다. 이때, 예를 들어 원자층 증착(Atomic Layer Deposition) 방법으로 텅스텐층(120)을 형성할 수 있다. 도 4의 (a) 내지 (c)를 참조하면, 텅스텐층(120)을 형성하는 단계는, 기판(S)을 향해 텅스텐(W)을 함유하는 전구체(precursor)를 분사하여 루테늄층(110) 상에 텅스텐층(120)을 형성하는 단계(텅스텐 함유 전구체 분사 단계) 및 상기 텅스텐층(120)을 수소 플라즈마에 노출시키는 단계(수소 플라즈마 노출 단계)를 포함할 수 있다.
또한, '텅스텐 함유 전구체 분사 단계 - 수소 플라즈마 노출 단계'를 하나의 사이클(이하, 텅스텐층 형성 사이클(CYW))로 할 수 있다. 즉, 텅스텐층(120)을 형성하는 단계는 텅스텐층 형성 사이클(CYW)을 포함하며, 상기 텅스텐층 형성 사이클(CYW)은 텅스텐 함유 전구체를 분사하는 단계 및 텅스텐층(120)을 수소 플라즈마에 노출시키는 단계를 포함할 수 있다.
그리고, 텅스텐층(120)을 형성하는 단계는 텅스텐 함유 전구체 분사 단계와 수소 플라즈마 노출 단계 사이에서 퍼지가스를 분사하는 단계(1차 퍼지 단계) 및 수소 플라즈마 노출 단계 이후에 퍼지가스를 분사하는 단계(2차 퍼지 단계) 중 적어도 하나를 더 포함할 수 있다. 그리고, '텅스텐 함유 전구체 분사 단계 - 1차 퍼지 단계 - 수소 플라즈마 노출 단계 - 2차 퍼지 단계'를 하나의 사이클(텅스텐층 형성 사이클(CYW))로 할 수 있다. 즉, 텅스텐층(120)을 형성하는 단계는 텅스텐층 형성 사이클(CYW)을 포함하며, 상기 텅스텐층 형성 사이클(CYW)은 텅스텐 함유 전구체 분사 단계, 1차 퍼지 단계, 수소 플라즈마 노출 단계 및 2차 퍼지 단계를 포함할 수 있다. 이때 텅스텐층 형성 사이클(CYW)에서 1차 퍼지 단계 및 2차 퍼지 단계 중 적어도 어느 하나는 생략될 수도 있다.
그리고, 상술한 바와 같은 텅스텐층 형성 사이클(CYW)을 m회(m: 1, 2, 3, …)실시할 수 있다. 즉, 텅스텐층(120)을 형성하는 단계는 1회(m=1) 또는 2회 이상 (m ≥ 2)의 텅스텐층 형성 사이클(CYW)을 포함할 수 있다. 여기서, 2회 이상이라는 것은 복수회를 의미할 수 있다.
이하에서는 텅스텐층 형성 사이클(CYW)에 대해 보다 구체적으로 설명한다. 이때 루테늄층 형성 사이클(CYRu)에서 설명한 내용과 중복되는 설명은 생략하거나 간략히 설명한다.
텅스텐 함유 전구체(precursor)를 분사하는 단계에서는, 도 4의 (a)와 같이 텅스텐(W)을 함유 또는 포함하는 전구체를 루테늄층(110)을 향해 분사한다. 즉, 기판(S)이 장입되어 있는 챔버의 내부로 텅스텐을 함유하는 전구체를 분사한다. 여기서, 텅스텐(W)을 함유하는 전구체 원료는 예를 들어 육불화 텅스텐(Tungsten hexafluoride; WF6)를 사용할 수 있다. 물론, 텅스텐(W)을 함유하는 전구체 원료는 상술한 예에 한정되지 않으며, 텅스텐(W)을 함유하는 다양한 전구체 원료가 사용될 수 있다. 텅스텐(W)을 함유하는 전구체를 분사하면, 전구체가 루테늄층(110) 상에 증착 또는 흡착되어 도 4의 (a)와 같이 텅스텐을 함유하는 막 또는 층(layer)인 텅스텐층(120)이 증착된다.
텅스텐 함유 전구체를 분사하는 단계가 종료되면 기판(S)이 장입되어 있는 챔버로 퍼지가스를 분사하여 1차 퍼지한다. 이때, 루테늄층 형성 사이클(CYRu)에서 사용하는 퍼지가스와 동일한 가스를 사용할 수 있으며, 예를 들어 아르곤(Ar) 가스를 퍼지가스로 사용할 수 있다.
1차 퍼지가 종료되면, 도 4의 (b)와 같이 텅스텐층(120)을 수소 플라즈마에 노출시킨다. 수소 플라즈마는 루테늄층 형성 사이클(CYRu)에서 설명한 방법과 동일한 방법으로 발생시키므로, 이에 대한 설명은 생략한다.
텅스텐 함유 전구체에는 비저항을 증가시키는 불순물 예를 들어 C(탄소) 및 O(산소) 중 적어도 하나의 불순물이 함유될 수 있다. 이에, 텅스텐 함유 전구체를 분사하여 형성한 텅스텐층(120)에는 예를 들어 C(탄소) 및 O(산소) 중 적어도 불순물이 함유 또는 포함될 수 있고, 이러한 불순물은 텅스텐층(120)의 비저항을 증가시키는 불순물로 작용한다. 따라서, 텅스텐층(120)에 포함된 불순물을 제거하는 것이 바람직하다.
이에, 실시예에서는 텅스텐 함유 전구체를 분사하여 텅스텐층(120)을 증착한 후에, 상기 텅스텐층(120)을 수소 플라즈마에 노출시켜 불순물을 제거한다. 텅스텐층(120)을 수소 플라즈마에 노출시키면, 텅스텐층(120)에 포함된 불순물과 수소가 반응한다. 즉, 텅스텐층(120)에 포함되어 있는 C(탄소) 및 O(산소) 중 적어도 하나의 불순물이 수소와 반응하여 기체가 되면서 상기 텅스텐층(120)으로부터 빠져나간다. 이에 텅스텐층(120)에 포함된 C(탄소) 및 O(산소) 중 적어도 하나의 불순물의 함량이 감소한다. 이로 인해, 텅스텐층(120)의 비저항을 낮출 수 있다.
이후, 기판(S)이 장입되어 있는 챔버로 퍼지가스 예를 들어 아르곤(Ar) 가스를 분사하여 2차 퍼지한다.
상술한 바와 같은 텅스텐 함유 전구체 분사 단계, 1차 퍼지 단계, 수소 플라즈마 노출 단계, 2차 퍼지 단계를 포함하는 공정을 하나의 텅스텐층 형성 사이클(CYW)로 할 수 있다. 즉, 텅스텐층(120)의 형성을 위한 사이클(CYW)은, '텅스텐 함유 전구체 분사 단계 - 1차 퍼지 단계 - 수소 플라즈마 노출 단계 - 2차 퍼지 단계'를 포함할 수 있다. 그리고, 텅스텐층 형성 사이클(CYW)을 1회 또는 2회 이상 연속으로 실시하여 목표하는 두께의 텅스텐층(120)을 형성할 수 있다.
도 4의 (c)에서는 복수의 텅스텐층 형성 사이클(CYW)에 의해 형성되는 텅스텐층(120)을 구분하기 위하여, 복수의 텅스텐층(120)을 구분하여 나타내었지만, 적층된 복수의 텅스텐층(120)은 일체형일 수 있다.
상기에서는 루테늄층(110) 및 텅스텐층(120)을 형성하는 단계가 루테늄층(110) 및 텅스텐층(120)을 수소 플라즈마에 노출시키는 단계를 포함하는 것으로 설명하였다. 하지만, 루테늄층(110) 및 텅스텐층(120)을 형성하는 단계는 수소 플라즈마 노출 단계를 포함하지 않을 수 있다. 즉, 루테늄층(110) 및 텅스텐층(120)을 형성하는데 있어서, 상기 루테늄층(110) 및 텅스텐층(120)을 수소 플라즈마에 노출시키는 단계를 생략할 수 있다.
다음으로, 텅스텐층(120) 상에 구리층(130)을 형성한다. 이때, 예를 들어 화학 기상 증착(Chemical Vapor Deposition; CVD)방법으로 구리층(130)을 형성할 수 있다. 이에 대해 보다 구체적인 예를 들어 설명하면, 루테늄층(110) 및 텅스텐층(120)이 형성된 기판(S)이 장입되어 있는 챔버로 구리(Cu)를 함유하는 전구체 원료를 분사한다(구리 함유 전구체 분사 단계). 이때 기판(S)의 온도는 예를 들어 150℃ 내지 300℃가 되도록 조절하는 것이 바람직하다. 그리고, 구리(Cu)를 함유하는 전구체 원료는 예를 들어 hfac(hexafluoroacetylacetonate) Cu(I) DMB (3,3-dimethyl-1-butene)를 사용할 수 있다. 물론 구리(Cu)를 함유하는 전구체 원료는 상술한 예에 한정되지 않고, 구리(Cu)를 함유하는 다양한 전구체 원료가 사용될 수 있다. 상술한 바와 같이 구리층을 형성하는 단계는 n회(n: 1, 2, 3, …)실시할 수 있다. 즉, 구리층을 형성하는 단계는 1회(n=1) 또는 2회 이상 (n ≥ 2) 실시할 수 있다. 여기서, 2회 이상이라는 것은 복수회를 의미할 수 있다.
이와 같이 구리층(130)은 텅스텐층(120) 상에 증착되어 형성된다. 즉, 구리층(130)을 형성하기 전에 루테늄층(110) 상에 텅스텐층(120)을 형성하고, 텅스텐층(120) 상에 구리층(130)을 형성한다. 다른 말로 설명하면, 루테늄층(110) 상에 구리층(130)을 바로 형성하지 않고, 루테늄층(110) 상에 텅스텐층(120)을 형성한 후에, 텅스텐층(120) 상에 구리층(130)을 형성한다. 이에, 구리층(130)은 루테늄층(110)과 직접 접촉되지 않으며, 텅스텐층(120)과 접촉된다. 구리는 루테늄에 비해 텅스텐과의 결합력이 높다. 이에, 루테늄층(110) 상에 구리층(130)을 바로 형성할 때에 비해, 텅스텐층(120) 상에 구리층(130)을 형성하는 경우 구리층(130)이 하지층인 텅스텐층(120)과 접착되는 접착력이 증가한다. 따라서, 구리층(130)이 하지층으로부터 박리 또는 분리되는 것을 억제하거나 방지할 수 있다. 즉, 구리층(130)이 텅스텐층(120)으로부터 박리 또는 분리되는 것을 억제하거나 방지할 수 있다. 이로 인해, 루테늄층(110), 텅스텐층(120) 및 구리층(130)이 적층되어 형성된 하부 전극(100)의 전기적 특성을 향상시킬 수 있다. 즉, 하부 전극(100)의 저항을 낮출 수 있고, 전기 전도도를 향상시킬 수 있다.
상술한 제1실시예에서는 미리 설정된 횟수만큼 루테늄층 형성 사이클(CYRu)을 연속으로 실시하여 루테늄층(110)을 형성하고, 이후 미리 설정된 횟수만큼 텅스텐층 형성 사이클(CYW)을 연속으로 실시하여 텅스텐층(120)을 형성하는 것을 설명하였다. 이에 하부 전극(100)은 도 2에 도시된 바와 같이, 복수회의 루테늄층 형성 사이클(CYRu)을 실시하여 형성된 하나의 루테늄층(110), 복수회의 텅스텐층 형성 사이클(CYW)을 실시하여 형성된 하나의 텅스텐층(120) 및 상기 텅스텐층(120) 상에 형성된 구리층(130)을 포함하는 구조이다.
하지만 이에 한정되지 않고, 루테늄층 형성 사이클(CYRu)과 텅스텐층 형성 사이클(CYW)을 교대로 복수회 실시할 수 있다. 즉, '루테늄층 형성 사이클(CYRu), 텅스텐층 형성 사이클(CYW), 루테늄층 형성 사이클(CYRu), 텅스텐층 형성 사이클(CYW), 루테늄층 형성 사이클(CYRu), 텅스텐층 형성 사이클(CYW), … , 텅스텐층 형성 사이클(CYW)'을 실시할 수 있다. 이에, 하부 전극(100)은 복수개의 루테늄층(110)과 복수개의 텅스텐층(120), 최상부의 텅스텐층(120)의 상부에 형성된 구리층(130)을 포함하고, 루테늄층(110)과 텅스텐층(120)이 교대로 적층되는 구조로 마련될 수 있다.
도 6은 기판 상에 본 발명의 제2실시예에 따른 하부 전극이 형성된 상태를 도시한 도면이다.
상술한 제1실시예에서는 루테늄층(110)과 구리층(130) 사이에 텅스텐층(120)이 형성되는 하부 전극(100)을 예를 들어 설명하였다. 하지만 이에 한정되지 않고, 텅스텐층(120)은 도 6에 도시된 제2실시예와 같이 루테늄층(110)의 하측에 형성될 수 있다. 즉, 텅스텐층(120)을 먼저 형성한 후, 상기 텅스텐층(120) 상에 루테늄층(110)을 형성하며, 루테늄층(110) 상에 구리층(130)을 형성할 수 있다. 다시 말해, 제2실시예에 따른 하부 전극(100)은 기판(S) 상에 형성된 텅스텐층(120), 텅스텐층(120) 상에 형성된 루테늄층(110) 및 루테늄층(110) 상에 형성된 구리층(130)을 포함할 수 있다.
텅스텐층(120), 루테늄층(110) 및 구리층(130)을 형성하는 방법은, 각 층의 형성 순서만 다를 뿐 앞에서 설명한 제1실시예에서 설명한 방법과 유사 또는 동일할 수 있다. 또한, 구리층(130)을 형성하는 방법은 앞에서 설명한 구리층(130)의 형성 방법과 유사 또는 동일할 수 있다. 따라서, 이하에서 제2실시예에 따른 하부 전극(100)을 형성하는 방법에 대해 설명하는데 있어서, 제1실시예에서 설명한 내용과 중복되는 내용은 생략하거나, 간략히 설명한다.
먼저, 기판(S)을 향해 텅스텐(W) 함유 전구체를 분사하여, 상기 기판(S) 상에 텅스텐층(120)을 증착한다. 다음으로, 수소 플라즈마를 발생시켜 텅스텐층(120)을 상기 수소 플라즈마에 노출시킨다. 이에 텅스텐층(120)에 함유된 불순물을 제거할 수 있다. 그리고, 텅스텐(W) 함유 전구체를 분사하는 단계 및 텅스텐층(120)을 수소 플라즈마에 노출시키는 단계를 포함하는 텅스텐층 형성 사이클(CYW)을 복수회 실시하여 기판(S) 상에 목적하는 두께의 텅스텐층(120)을 형성할 수 있다. 여기서, 텅스텐층(120)을 형성하는 단계에서, 텅스텐층(120)을 수소 플라즈마에 노출시키는 단계는 생략될 수 있다.
다음으로, 텅스텐층(120)을 향해 루테늄(Ru) 함유 전구체를 분사하여, 상기 텅스텐층(120) 상에 루테늄층(110)을 증착한다. 이후, 수소 플라즈마를 발생시켜 루테늄층(110)을 상기 수소 플라즈마에 노출시킨다. 이에 루테늄층(110)에 함유된 불순물을 제거할 수 있다. 그리고, 루테늄(Ru) 함유 전구체를 분사하는 단계 및 루테늄층(110)을 수소 플라즈마에 노출시키는 단계를 포함하는 루테늄층(110) 형성 사이클(CYRu)을 복수회 실시하여 텅스텐층(120) 상에 목적하는 두께의 루테늄층(110)을 형성할 수 있다.
그리고, 루테늄층(110) 상에 구리층(130)을 형성한다.
루테늄층(110)을 형성하는 단계는 앞에서 설명한 바와 같이 루테늄(Ru) 함유 전구체를 분사하는 단계 및 루테늄층(110)을 수소 플라즈마에 노출시키는 단계를 포함한다. 이때, 루테늄층(110)이 수소 플라즈마에 노출되면, 텅스텐층(120)에 함유되어 있는 텅스텐 원자의 일부가 루테늄층(110)으로 확산 또는 이동할 수 있다. 즉, 수소 플라즈마에 의해, 루테늄층(110)에 함유된 불순물이 제거될 뿐만 아니라, 텅스텐층(120)에 함유되어 있는 텅스텐 원자의 일부가 루테늄층(110)으로 확산 또는 이동할 수 있다. 따라서, 제2실시예에 따른 루테늄층(110)에는 루테늄(Ru) 외에 텅스텐(W)이 더 함유될 수 있다. 다른 말로 설명하면, 루테늄층(110)에 텅스텐(W)이 도핑될 수 있다. 이렇게 텅스텐(W)이 도핑된 루테늄층(110)은 루테늄(Ru) 외에 텅스텐(W)이 함유되어 있으므로, 이러한 루테늄층(110)은 텅스텐을 함유하는 루테늄층인 것으로 정의될 수 있다.
이처럼, 루테늄 및 텅스텐이 함유된 루테늄층(110) 상에 구리층(130)을 형성함으로써, 구리층(130)이 하지층인 루테늄층(110)으로부터 박리 또는 분리되는 것을 억제하거나 방지할 수 있다. 즉, 텅스텐이 도핑되지 않은 루테늄층(110) 상에 구리층(130)을 바로 형성하는 경우에 비해, 제2실시예와 같이 텅스텐이 도핑된 루테늄층(110) 상에 구리층(130)을 형성하는 경우에 구리층(130)이 하지층과 접착되는 접착력이 증가한다. 이는, 루테늄에 비해 구리와 결합력이 높은 텅스텐이 루테늄층(110)에 도핑 또는 함유되어 있기 때문이다. 이에 따라 하지층인 루테늄층(110)으로부터 구리층(130)이 박리 또는 분리되는 것을 억제하거나 방지할 수 있다. 따라서, 텅스텐층(120), 루테늄층(110) 및 구리층(130)이 적층되어 형성된 하부 전극(100)의 전기적 특성을 향상시킬 수 있다.
상술한 제2실시예에서는 미리 설정된 횟수만큼 텅스텐층 형성 사이클(CYW)을 연속으로 실시하여 텅스텐층(120)을 형성하고, 이후 미리 설정된 횟수만큼 루테늄층 형성 사이클(CYRu)을 연속으로 실시하여 루테늄층(110)을 형성하는 것을 설명하였다. 이에 하부 전극(100)은 도 6에 도시된 바와 같이, 복수회의 텅스텐층 형성 사이클(CYW)을 실시하여 형성된 하나의 텅스텐층(120), 복수회의 루테늄층 형성 사이클(CYRu)을 실시하여 형성된 하나의 루테늄층(110) 및 상기 루테늄층(110) 상에 형성된 구리층(130)을 포함하는 구조이다.
하지만 이에 한정되지 않고, 텅스텐층 형성 사이클(CYW)과 루테늄층 형성 사이클(CYRu)을 교대로 복수회 실시할 수 있다. 즉, '텅스텐층 형성 사이클(CYW), 루테늄층 형성 사이클(CYRu), 텅스텐층 형성 사이클(CYW), 루테늄층 형성 사이클(CYRu), 텅스텐층 형성 사이클(CYW), 루테늄층 형성 사이클(CYRu), …, 루테늄층 형성 사이클(CYRu)'을 실시할 수 있다. 이에, 하부 전극(100)은 복수개의 텅스텐층(120)과 복수개의 루테늄층(110), 최상부의 루테늄층(110)의 상부에 형성된 구리층(130)을 포함하고, 텅스텐층(120)과 루테늄층(110)이 교대로 적층되는 구조로 마련될 수 있다.
상술한 제1 및 제2실시예에서는 루테늄층 형성 사이클(CYRu) 및 텅스텐층 형성 사이클(CYW) 각각이 수소 플라즈마 노출 단계를 포함하는 것을 설명하였다. 하지만 이에 한정되지 않고, 루테늄층 형성 사이클(CYRu) 및 텅스텐층 형성 사이클(CYW) 각각은 수소 플라즈마 노출 단계를 포함하지 않고, 수소 플라즈마 노출 단계를 별도로 실시할 수 있다.
즉, 제1 및 제2실시예에서 루테늄층 형성 사이클(CYRu)은 '루테늄 함유 전구체 분사 단계 - 퍼지 단계'를 포함하고, 텅스텐층 형성 사이클(CYW)은 '텅스텐 함유 전구체 분사 단계 - 퍼지 단계'를 포함하며, 이들 두 사이클은 수소 플라즈마 노출 단계를 포함하지 않을 수 있다. 그리고, 제1실시예에서는 루테늄층 형성 사이클(CYRu)과 텅스텐층 형성 사이클(CYW) 사이에 수소 플라즈마를 발생시켜 루테늄층을 수소 플라즈마에 노출시키고, 텅스텐층 형성 사이클(CYW)을 종료한 후에 수소 플라즈마를 발생시켜 텅스텐층을 수소 플라즈마에 노출시킬 수 있다.
물론 이에 한정되지 않고, 루테늄층 형성 사이클(CYRu) 및 텅스텐층 형성 사이클(CYW) 각각이 수소 플라즈마 노출 단계를 포함하고, 수소 플라즈마 노출 단계를 별도로 더 실시할 수 있다. 즉, 제1 및 제2실시예에서 루테늄층 형성 사이클(CYRu)은 '루테늄 함유 전구체 분사 단계 - 1차 퍼지 단계 - 플라즈마 노출 단계 - 2차 퍼지 단계'를 포함하고, 텅스텐층 형성 사이클(CYW)은 '텅스텐 함유 전구체 분사 단계 - 1차 퍼지 단계 - 플라즈마 노출 단계 - 2차 퍼지 단계'를 포함한다. 그리고 제1실시예의 경우 루테늄층 형성 사이클(CYRu)과 텅스텐층 형성 사이클(CYW) 사이에 루테늄층을 수소 플라즈마에 노출시키는 단계, 텅스텐층 형성 사이클(CYW)을 종료한 후에 텅스텐층을 수소 플라즈마에 노출시키는 단계를 포함할 수 있다. 또한, 제2실시예의 경우, 텅스텐층 형성 사이클(CYW)과 루테늄층 형성 사이클(CYRu) 사이에 텅스텐층을 수소 플라즈마에 노출시키는 단계, 루테늄층 형성 사이클(CYRu)을 종료한 후에 루테늄층을 수소 플라즈마에 노출시키는 단계를 포함할 수 있다.
상술한 제1 및 제2실시예에서는 금속층이 텅스텐층인 것을 예를 들어 설명하였다. 하지만, 금속층은 이리듐층, 오스뮴층, 로듐층, 백금층, 은층, 레늄층 및 팔라듐층 중 어느 하나일 수 있다. 이를 위해, 이리듐(Ir), 오스뮴(Os), 로듐(Rh), 백금(Pt), 은(Ag), 레늄(Re) 및 팔라듐(Pd) 중 어느 하나의 금속을 포함하는 전구체를 분사하여, 금속층을 형성할 수 있다.
도 7은 기판 상에 본 발명의 제3실시예에 따른 하부 전극이 형성된 상태를 도시한 도면이다.
상술한 제1 및 제2실시예에서는 구리층(130)의 하측에 2 개의 서로 다른 층 즉, 루테늄층(110)과 텅스텐층(120)을 적층한 하부 전극(100)에 대해 설명하였다. 하지만 이에 한정되지 않고, 구리층(130)의 하측에 하나의 하지층이 형성될 수 있고, 상기 하나의 하지층은 루테늄(Ru) 및 텅스텐(W)을 함유하는 층(이하, 혼합층(140))일 수 있다. 즉, 제3실시예에 따른 하부 전극(100)은, 기판(S) 상에 형성되며 루테늄(Ru) 및 텅스텐(W)을 함유하는 혼합층(140) 및 혼합층(140) 상에 형성된 구리층(130)을 포함할 수 있다.
혼합층(140)을 형성하는 방법은, 전구체 분사 단계에서 루테늄(Ru) 및 텅스텐(W)을 함유하는 전구체를 함께 분사하는 것 외에, 제1 및 제2실시예에서 설명한 루테늄층(110)의 형성 방법 및 텅스텐층(120)의 형성 방법과 유사 또는 동일할 수 있다. 또한, 구리층(130)을 형성하는 방법은 제1 및 제2실시예에서 설명한 방법과 유사 또는 동일할 수 있다. 따라서, 이하에서 제3실시예에 따른 하부 전극(100)을 형성하는 방법에 대해 설명하는데 있어서, 제1 및 제2실시예에서 설명한 내용과 중복되는 내용은 생략하거나, 간략히 설명한다.
먼저, 기판(S)을 향해 루테늄(Ru) 함유 전구체 및 텅스텐(W) 함유 전구체를 분사한다. 이때, 루테늄 함유 전구체 및 텅스텐 함유 전구체를 개별적으로 마련하여 분사하거나, 루테늄 함유 전구체와 텅스텐 함유 전구체를 혼합하여 분사할 수 있다. 기판(S)으로 루테늄 함유 전구체 및 텅스텐 함유 전구체가 분사되면, 기판(S) 상에 루테늄 및 텅스텐을 함유하는 층인 혼합층(140)이 증착된다. 다음으로, 수소 플라즈마를 발생시켜 혼합층(140)을 상기 수소 플라즈마에 노출시킨다. 이에 혼합층(140)에 함유된 불순물을 제거할 수 있다. 그리고, 루테늄 함유 전구체 및 텅스텐 함유 전구체를 분사하는 단계 및 혼합층(140)을 수소 플라즈마에 노출시키는 단계를 포함하는 혼합층 형성 사이클(CYm)을 복수회 실시하여 기판(S) 상에 목적하는 두께의 혼합층(140)을 형성할 수 있다. 이처럼 혼합층(140)은 루테늄 및 텅스텐을 함유하므로, 혼합층은 텅스텐 및 루테늄 함유층인 것으로 정의될 수 있다.
이후, 혼합층(140) 상에 구리층(130)을 형성한다. 이처럼 구리층(130)은 루테늄 및 텅스텐을 함유하는 혼합층(140) 상에 증착되어 형성된다. 이에 구리층(130)이 하지층인 혼합층(140)으로부터 박리 또는 분리되는 것을 억제하거나 방지할 수 있다. 즉, 텅스텐이 함유되지 않은 루테늄층(110) 상에 구리층(130)을 바로 형성하는 경우에 비해, 제3실시예와 같이 루테늄 외에 텅스텐이 더 함유된 혼합층(140) 상에 구리층(130)을 형성하는 경우 구리층(130)이 하지층과 접착되는 접착력이 증가한다. 이에 따라 하지층인 혼합층(140)으로부터 구리층(130)이 박리 또는 분리되는 것을 억제하거나 방지할 수 있다. 따라서, 혼합층(140) 및 구리층(130)이 적층되어 형성된 하부 전극(100)의 전기적 특성을 향상시킬 수 있다.
상술한 제3실시예에서는 혼합층 형성 사이클(CYm)이 수소 플라즈마 노출 단계를 포함하는 것을 설명하였다. 하지만 이에 한정되지 않고, 혼합층 형성 사이클(CYm)이 수소 플라즈마 노출 단계를 포함하지 않고, 수소 플라즈마 노출 단계를 별도로 실시할 수 있다. 즉, 혼합층 형성 사이클(CYm)은 '루테늄 함유 전구체 및 텅스텐 함유 전구체 분사 단계 - 퍼지 단계'를 포함하고, 혼합층 형성 사이클(CYm)을 종료한 후에 수소 플라즈마를 발생시켜 혼합층을 수소 플라즈마에 노출시킬 수 있다.
물론, 이에 한정되지 않고, 혼합층 형성 사이클(CYm)이 수소 플라즈마 노출 단계를 포함하고, 혼합층 형성 사이클(CYm)을 종료한 후에 수소 플라즈마를 발생시켜 혼합층을 다시 한번 수소 플라즈마에 노출시킬 수도 있다.
상기에서는 실시예들에 따른 방법으로 반도체 소자 또는 캐패시터의 하부 전극(100)을 형성하는 것을 설명하였다. 하지만 이에 한정되지 않고 실시예들에 따른 전극 형성 방법으로 반도체 소자 또는 캐패시터의 상부 전극(300)을 형성하거나, 하부 전극(100) 및 상부 전극(300)을 모두 형성할 수 있다. 또한, 반도체 소자의 구성 중, 상부 전극(300) 및 하부 전극(100) 외에 다른 다양한 전극 또는 도전막을 형성하는데 있어서 실시예들에서 따른 전극 형성 방법을 적용할 수 있다.
이와 같이 실시예들에서는 루테늄층(110)과 구리층(130)을 포함하는 전극을 형성하는데 있어서, 루테늄층(110)과 구리층(130) 사이에 텅스텐층(120)을 형성하거나, 텅스텐이 도핑된 루테늄층(110) 또는 루테늄과 텅스텐이 함유된 혼합층(140)을 형성한 후 그 상부에 구리층(130)을 형성한다. 이에, 구리층(130)과 하지층 간의 접착력을 향상시킬 수 있다. 따라서, 구리층(130)이 하지층으로부터 박리 또는 분리되는 것을 억제 또는 방지할 수 있고, 이로 인해 전극의 전기적 특성이 향상되는 효과가 있다.
본 발명의 실시예들에 의하면, 루테늄층과 구리층을 포함하는 전극을 형성하는데 있어서, 루테늄층과 구리층 간의 접착력을 향상시킬 수 있다. 따라서, 구리층이 루테늄층으로부터 박리 또는 분리되는 것을 억제 또는 방지할 수 있다. 이에 따라, 전극의 비저항을 낮출 수 있고, 전기 전도성을 향상시킬 수 있다.

- 기판 상에 전극을 형성하는 방법으로서,루테늄 함유 전구체를 분사하는 단계를 포함하는 루테늄층 형성 사이클을 n회 실시하여 기판 상에 루테늄층을 형성하는 단계;금속 함유 전구체를 분사하는 단계를 포함하는 금속층 형성 사이클을 m회 실시하여, 상기 루테늄층 상에 금속층을 형성하는 단계;를 포함하고,상기 루테늄층 형성 사이클과 상기 금속층 형성 사이클을 순차적으로 실시하거나, 상기 루테늄층 형성 사이클과 상기 금속층 형성 사이클을 순차적으로 2회 이상 반복하여 실시하는 전극 형성 방법.
- 청구항 1에 있어서,상기 루테늄층 형성 사이클과 상기 금속층 형성 사이클을 순차적으로 2회 이상 반복하여 실시한 후에, 상기 금속층 상에 구리층을 형성하는 단계;를 포함하고,상기 구리층을 형성하는 단계를 n회 실시하는 전극 형성 방법.
- 청구항 1에 있어서,상기 루테늄층 형성 사이클은 루테늄층을 수소 플라즈마에 노출시키는 단계를 포함하는 전극 형성 방법.
- 청구항 1에 있어서,상기 루테늄층 형성 사이클과 금속층 형성 사이클 사이에 실시하며, 상기 루테늄층을 수소 플라즈마에 노출시키는 단계를 포함하는 전극 형성 방법.
- 청구항 1에 있어서,상기 금속층 형성 사이클은 금속층을 수소 플라즈마에 노출시키는 단계를 포함하는 전극 형성 방법.
- 청구항 1에 있어서,상기 금속층 형성 사이클을 종료한 후에 실시하며, 상기 금속층을 수소 플라즈마에 노출시키는 단계를 포함하는 전극 형성 방법.
- 기판 상에 전극을 형성하는 방법으로서,금속 함유 전구체를 분사하는 단계를 포함하는 금속층 형성 사이클을 m회 실시하여 기판 상에 금속층을 형성하는 단계;루테늄 함유 전구체를 분사하는 단계를 포함하는 루테늄층 형성 사이클을 n회 실시하여, 상기 금속층 상에 루테늄층을 형성하는 단계;를 포함하고,상기 금속층 형성 사이클과 상기 루테늄층 형성 사이클을 순차적으로 실시하거나, 상기 금속층 형성 사이클과 상기 루테늄층 형성 사이클을 순차적으로 2회 이상 반복하여 실시하는 전극 형성 방법.
- 청구항 7에 있어서,상기 금속층 형성 사이클과 상기 루테늄층 형성 사이클을 순차적으로 2회 이상 반복하여 실시한 후에, 상기 루테늄층 상에 구리층을 형성하는 단계;를 포함하고,상기 구리층을 형성하는 단계를 n회 실시하는 전극 형성 방법.
- 청구항 7에 있어서,상기 금속층 형성 사이클은 금속층을 수소 플라즈마에 노출시키는 단계를 포함하는 전극 형성 방법.
- 청구항 7에 있어서,상기 금속층 형성 사이클과 상기 루테늄층 형성 사이클 사이에 실시하며, 금속층을 수소 플라즈마에 노출시키는 단계를 포함하는 전극 형성 방법.
- 청구항 7에 있어서,상기 루테늄층 형성 사이클은 루테늄층을 수소 플라즈마에 노출시키는 단계를 포함하는 전극 형성 방법.
- 청구항 7에 있어서,상기 루테늄층 형성 사이클을 종료한 후에 실시하며, 상기 루테늄층을 수소 플라즈마에 노출시키는 단계를 포함하는 전극 형성 방법.
- 기판 상에 전극을 형성하는 방법으로서,루테늄 함유 전구체와 금속 함유 전구체를 분사하는 단계를 포함하는 사이클을 실시하여, 기판 상에 루테늄 및 금속을 함유하는 혼합층을 형성하는 단계;를 포함하고,상기 사이클을 1회 이상 반복하여 실시하는 전극 형성 방법.
- 청구항 13에 있어서,상기 사이클을 2회 이상 반복하여 실시한 후에, 상기 혼합층 상에 구리층을 형성하는 단계;를 포함하고,상기 구리층을 형성하는 단계를 n회 실시하는 전극 형성 방법.
- 청구항 13에 있어서,상기 사이클은 루테늄 및 금속을 함유하는 혼합층을 수소 플라즈마에 노출시키는 단계를 포함하는 전극 형성 방법.
- 청구항 13에 있어서,상기 사이클을 종료한 후에 실시하며, 상기 루테늄 및 금속을 함유하는 혼합층을 수소 플라즈마에 노출시키는 단계를 포함하는 전극 형성 방법.
- 청구항 1 내지 청구항 16 중 어느 한 항에 있어서,상기 금속 함유 전구체는, 텅스텐, 이리듐, 오스뮴, 로듐, 백금, 은, 레늄 및 팔라듐 중 적어도 하나의 금속을 포함하는 전극 형성 방법.
