유기발광 표시장치 및 그 제조방법
본 발명은 유기발광 표시장치 및 그 제조방법에 관한 것이다.
박막 트랜지스터(thin film transistor)는 유리 기판이나 플라스틱 기판 상에 제조될 수 있기 때문에, 액정 표시 장치(Liquid Crystal Display Device) 또는 유기 발광 장치(Organic Light Emitting Device) 등과 같은 표시 장치의 스위칭 소자 또는 구동 소자로 널리 이용되고 있다.
유기발광소자(Organic Light Emitting Device)는 전자(electron)를 주입하는 음극(cathode)과 정공(hole)을 주입하는 양극(anode) 사이에 발광층이 형성된 구조를 가지며, 음극에서 발생된 전자 및 양극에서 발생된 정공이 발광층 내부로 주입되면 주입된 전자 및 정공이 결합하여 액시톤(exciton)이 생성되고, 생성된 액시톤이 여기 상태(excited state)에서 기저 상태(ground state)로 떨어지면서 발광을 일으키는 소자이다.
유기 발광 표시장치가 대면적으로 형성되는 경우에는, 음극(Cathode)의 크기 또한 큰 면적으로 형성될 수 있다. 이때, 대면적의 음극(Cathode)이 이용되는 경우에는 발광 소자(Light Emitting Diode; LED)와의 거리에 따라 발광이 저하되는 현상이 발생할 수 있으며, 음극에 흐르는 전류의 균일도가 낮아지는 현상이 발생하여 화상의 품질이 저하될 수 있다.
또한, 음극(Cathode) 상에서 침투하는 수분이나 산소에 의해서 음극(Cathode)이 산화될 수 있는데, 음극(Cathode)이 산화되는 경우에는 발광 소자의 효율이 저하되고 소비 전력이 증가할 수 있으며, 화상의 품질 역시 저하되는 현상이 발생할 수 있다.
본 발명은 전술한 문제를 극복하기 위하여 고안된 것으로서, 음극 상에 보조 전극층을 구비함으로써, 대면적으로 구비된 음극의 전류 균일도를 높이고, 수분 또는 산소가 침투하는 것을 방지하며 전력 소비량을 개선한 유기발광 표시장치 및 그 제조 방법을 제공하는 것을 목적으로 한다.
본 발명은 상기 목적을 달성하기 위해서, 기판; 및 상기 기판 상에 구비되는 표시 영역을 포함하고, 상기 표시 영역은 유기 발광층 상에 구비되는 캐소드 전극 및 보조 전극층을 포함하며, 상기 보조 전극층은, 상기 캐소드 전극 상에 구비되는 제1 티타늄 질화막(TiN); 및 상기 제1 티타늄 질화막(TiN) 상에 구비되는 제2 티타늄 산화막(TiO)을 포함하는 유기발광 표시장치를 제공한다.
본 발명은, 상기 보조 전극층은 상기 제2 티타늄 산화막(TiO) 상에 구비되는 제3 티타늄 질화막(TiN)을 추가로 포함하는 유기발광 표시장치를 제공한다.

상기 구성에 의한 본 발명에 따르면 다음과 같은 효과가 있다.
본 발명에 따르면, 유기 발광층을 이루는 음극 상에 보조 전극층이 형성됨으로써, 상기 음극이 큰 면적으로 형성되는 경우에 있어서, 상기 음극에 흐르는 전류가 균일하게 흐르도록 할 수 있다.
본 발명에 따르면, 음극 상에 보조 전극층이 형성됨으로써, 상기 보조 전극층에 의해 상기 음극 내부로 수분 또는 공기가 침투하는 것을 방지할 수 있다. 따라서, 상기 음극이 산화되는 것을 방지하여, 유기 발광층의 수명을 개선하고 상기 음극이 산화되어 소비 전력이 증가하는 문제를 방지할 수 있다.
본 발명에 따르면, 음극 상에 보조 전극층을 형성할 수 있고, 상기 보조 전극층이 제1 층, 제2 층 및 제3 층으로 구비됨으로써, 상기 보조 전극층은 전파장 대역의 광(Light)을 흡수할 수 있어서, 유기 발광 표시 장치가 별도의 편광판을 구비하지 않을 수 있다. 따라서, 유기 발광 소자로부터 발광된 빛이 편광판을 투과할 필요가 없기 때문에, 낮은 세기로도 일정 밝기 이상의 빛을 구현할 수 있다. 결국, 유기 발광 소자의 소비 전력을 낮출 수 있다.
본 발명의 효과는 이상에서 언급한 효과에 제한되지 않으며, 언급되지 않은 다른 효과는 아래의 기재로부터 당업자에게 명확하게 이해될 수 있을 것이다.

도 1은 본 발명의 일 실시예에 따른 유기발광 표시장치의 개략적인 단면도이다.
도 1에서 알 수 있듯이, 본 발명의 일 실시예에 따른 유기발광 표시장치는 기판(100), 회로소자층(200), 유기소자층(300) 및 봉지층(400)을 포함하여 이루어진다.
상기 기판(100)은 유리 또는 플라스틱으로 이루어질 수 있다. 특히, 상기 기판(100)은 플렉서블 특성을 갖는 투명 플라스틱, 예를 들어, 폴리이미드로 이루어질 수 있다. 폴리이미드가 상기 기판(100)으로 사용되는 경우, 상기 기판(100) 상에서 고온 증착 공정이 이루어짐을 고려할 때, 고온에서 견딜 수 있는 내열성 폴리이미드가 사용될 수 있다.
상기 회로소자층(200)은 상기 기판(100) 상에 구비될 수 있다. 상기 회로소자층(200)에는 화소를 구동하기 위한 각종 배선 및 소자, 예를 들어, 박막 트랜지스터에 게이트 신호를 전달하는 게이트 라인, 데이터 신호를 전달하기 위한 데이터 라인, 박막 트랜지스터를 구동하기 위한 고전원 라인, 상기 유기소자층(300)을 구동하기 위한 다양한 종류의 박막 트랜지스터 및 박막 트랜지스터의 구성요소 사이를 절연하기 위한 절연막이 존재할 수 있다. 상기 회로소자층(200)에 포함되는 구성은 당업계의 지식에 따라 다양하게 변화할 수 있다.
상기 유기소자층(300)은 상기 회로소자층(200)으로부터 신호를 인가받아 빛을 발광할 수 있다. 상기 유기소자층(300)으로부터 발광된 빛은 상기 유기소자층(300)의 상면 또는 하면으로 진행할 수 있다.
상기 봉지층(400)은 상기 유기소자층(300) 상에 구비될 수 있다. 상기 봉지층(400)은 상기 유기소자층(300)에 구비되면서 동시에, 상기 유기소자층(300)의 일단 및 타단, 예를 들어, 도면상의 좌측 끝 및 우측 끝에도 구비될 수 있으며, 상기 회로소자층(200)의 상기 일단 및 타단에도 구비될 수 있다. 상기 봉지층(400)은 상기 회로소자층(200) 및 상기 유기소자층(300)을 감싸는 형태로 구비되어, 상기 회로소자층(200) 및 상기 유기소자층(300) 내부로 수분 또는 공기가 침투하는 것을 방지할 수 있다.
도 2는 본 발명의 일 실시예에 따른 유기발광 표시장치의 단면도이다. 이때, 도 2는 도 1의 회로소자층 및 유기소자층을 더 자세하게 도시한 단면도에 해당한다.
도 2에서 알 수 있듯이, 본 발명의 일 실시예에 따른 유기발광 표시장치는 기판(100), 회로소자층(200), 유기소자층(300) 및 봉지층(400)을 포함하여 이루어진다.
상기 회로소자층(200)은 버퍼층(210), 액티브층(220), 게이트 전극(240), 소스 전극(261) 및 드레인 전극(262)을 포함하는 박막 트랜지스터(TR), 게이트 절연막(230), 층간 절연막(250) 및 평탄화층(270)을 포함하여 이루어진다.
상기 버퍼층(210)은 상기 기판(100) 상에 구비될 수 있다. 상기 버퍼층(210)은 상기 액티브층(220) 내부로 수분 또는 산소가 유입되는 것을 방지할 수 있다. 상기 버퍼층(210)은 실리콘 산화물(SiO) 또는 실리콘 질화물(SiN)의 단일막 또는 다층막으로 형성될 수 있다.
박막 트랜지스터(TR)는 상기 기판(100) 또는 상기 버퍼층(210) 상에 형성될 수 있다. 상기 박막 트랜지스터(TR)는 액티브층(220), 게이트 전극(240), 소스 전극(261) 및 드레인 전극(262)을 포함하여 이루어질 수 있다.
한편, 본 발명의 일 실시예에 따른 상기 박막 트랜지스터(TR)는 상기 게이트 전극(240)이 상기 액티브층(220) 위에 구비된 탑 게이트(Top Gate) 구조에 대해서만 도시하였으나, 이에 제한되는 것은 아니고, 상기 박막 트랜지스터(TR)는 상기 게이트 전극(240)이 상기 액티브층(220)의 아래에 구비된 바텀 게이트(Bottom Gate) 구조인 것일 수 있고 나아가, 상기 액티브층(220)의 위, 아래에 상기 게이트 전극(240)이 구비된 더블 게이트(Double Gate) 구조인 것일 수도 있다.
액티브층(220)은 상기 기판(100) 또는 상기 버퍼층(210) 상에 형성될 수 있다. 상기 액티브층(220)은 실리콘계(Si) 반도체 물질 또는 산화물계(Oxide) 반도체 물질로 형성될 수 있다. 상기 버퍼층(210)과 상기 액티브층(220) 사이에는 상기 액티브층(220)으로 입사되는 외부광을 차단하기 위한 차광층이 추가로 형성될 수 있다.
게이트 절연막(230)은 상기 액티브층(220) 상에 형성될 수 있다.
상기 게이트 절연막(230)은 실리콘 질화막 (SiNx) 또는 실리콘 산화막(SiOx)을 포함할 수 있으나, 이에 제한되는 것은 아니다. 상기 게이트 절연막(230)은 단일막 구조를 가질 수도 있고, 다층막 구조를 가질 수도 있다
게이트 전극(240)은 상기 게이트 절연막(230) 상에 형성될 수 있다.
상기 게이트 전극(240)은 알루미늄(Al)이나 알루미늄 합금과 같은 알루미늄 계열의 금속, 은(Ag)이나 은 합금과 같은 은 계열의 금속, 구리(Cu)나 구리 합금과 같은 구리 계열의 금속, 몰리브덴(Mo)이나 몰리브덴 합금과 같은 몰리브덴 계열의 금속, 크롬(Cr), 탄탈륨(Ta), 네오듐(Nd) 및 티타늄(Ti) 중 적어도 하나를 포함할 수 있다. 상기 게이트 전극(240)은 서로 상이한 적어도 두 개의 도체막을 포함하는 다층막 구조를 가질 수도 있다.
층간 절연막(250)은 상기 게이트 전극(240) 상에 형성된다.
상기 층간 절연막(250)은 상기 게이트 전극(240)과 상기 소스 전극(261) 사이를 절연시키고 나아가, 상기 게이트 전극(240)과 상기 드레인 전극(262) 사이를 절연시킨다. 상기 층간 절연막(250)은 무기 절연물 및/또는 유기 절연물을 포함하는 단일 층 또는 복수의 층으로 이루어질 수 있다.
상기 층간 절연막(250)에는 콘택홀이 구비되어 있다. 그에 따라, 상기 콘택홀에 의해서 상기 액티브층(220)의 일측, 예로서 좌측이 노출되고, 상기 액티브층(220)의 타측, 예로서 우측이 노출될 수 있다.
소스 전극(261) 및 드레인 전극(262)은 상기 층간 절연막(250) 상에 형성될 수 있다.
상기 소스 전극(261)은 상기 액티브층(220)의 일측과 전기적으로 연결되고, 상기 드레인 전극(262)은 상기 액티브층(220)의 타측과 전기적으로 연결된다.
구체적으로, 상기 소스 전극(261)은 상기 층간 절연막(250)에 구비된 콘택홀을 통해서 상기 액티브층(220)의 일측과 연결되고, 상기 드레인 전극(262)은 상기 층간 절연막(250)에 구비된 콘택홀을 통해서 상기 액티브층(220)의 타측과 연결된다.
평탄화층(270)은 상기 소스 전극(261) 및 드레인 전극(262) 상에 구비되어 있다. 상기 평탄화층(270)에는 콘택홀이 구비되어 있어서, 상기 소스 전극(261)이 노출된다. 다만, 경우에 따라서, 상기 드레인 전극(262)이 노출될 수도 있다.
상기 유기소자층(300)은 상기 평탄화층(270) 상에 구비될 수 있다. 상기 유기소자층(300)은 제1 전극(310), 뱅크층(320), 유기발광층(330), 제2 전극(340) 및 보호 전극층(350)을 포함하여 이루어진다. 이때, 상기 유기소자층(300) 중 상기 제1 전극(310), 상기 유기발광층(330), 상기 제2 전극(340) 및 상기 보조 전극층(350)은 발광 영역(EA)에 중첩할 수 있으며, 상기 뱅크층(320)은 상기 회로 영역(CA)에 중첩할 수 있다.
상기 제1 전극(310)은 상기 평탄화층(270) 상에 형성되어 있고, 상기 평탄화층(270)에 구비된 콘택홀을 통해서 상기 회로소자층(200)에 구비된 박막 트랜지스터의 상기 드레인 전극(262)과 연결될 수 있다. 다만, 경우에 따라서, 상기 제1 전극(310)은 상기 회로소자층(200)에 구비된 박막 트랜지스터의 상기 소스 전극과 연결될 수도 있다. 상기 제1 전극(310)은 애노드(Anode)로 기능할 수 있다.
상기 뱅크층(320)은 상기 제1 전극(310)의 가장자리를 가리도록 구비되어 발광 영역을 정의한다. 따라서, 상기 뱅크층(320)에 의해 가려지지 않고 노출된 상기 제1 전극(310)의 상면 영역이 발광 영역이 된다. 상기 뱅크층(320)은 아크릴 수지(acryl resin), 에폭시 수지(epoxy resin), 페놀 수지(phenolic resin), 폴리아미드 수지 (polyamide resin), 폴리이미드 수지(polyimide resin) 등의 유기막으로 형성될 수 있다.
상기 유기발광층(330)은 상기 제1 전극(310) 상에 구비될 수 있다. 상기 유기발광층(330)은 화소 별로 패턴 형성된 적색, 녹색, 및 청색 발광층을 포함하여 이루어질 수도 있고, 모든 화소에서 연결된 백색 발광층으로 이루어질 수도 있다. 상기 유기발광층(330)이 백색 발광층으로 이루어진 경우, 상기 유기발광층(330)은 예로서 청색 발광층을 포함하는 제1 스택, 예로서 황녹색 발광층을 포함하는 제2 스택, 및 상기 제1 스택과 제2 스택 사이에 구비된 전하 생성층을 포함하여 이루어질 수 있지만, 반드시 그에 한정되는 것은 아니다.
상기 제2 전극(340)은 상기 유기발광층(330) 상에 구비되어 있다. 상기 제2 전극(340)은 캐소드로 기능할 수 있다. 상기 제2 전극(340)은 패턴 형성되지 않고, 상기 기판(100) 전면에 형성될 수 있다. 따라서, 상기 제2 전극(340)은 상기 발광 영역(EA) 및 상기 회로 영역(CA)과 중첩할 수 있다. 상기 제2 전극(340)은 공통 전극이라고 할 수도 있다.
상기 제2 전극(340)은 금속 또는 금속 산화물의 단일막 또는 다층막으로 형성될 수 있다. 상기 제2 전극(340)은, 예를 들어, 은(Ag), 마그네슘(Mg) 및 은(Ag)과 마그네슘(Mg)의 합금 중 어느 하나를 포함할 수 있다.
상기 보조 전극층(350)은 상기 제2 전극(340) 상에 구비될 수 있다. 구체적으로, 상기 보조 전극층(350)은 상기 제2 전극(340)의 상면에 구비되어 접할 수 있다. 상기 보조 전극층(350)은 패턴 형성되지 않고, 상기 기판(100) 또는 상기 제2 전극(340) 전면에 형성될 수 있다. 따라서, 상기 보조 전극층(350)은 상기 발광 영역(EA) 및 상기 회로 영역(CA)과 중첩할 수 있다.
상기 보조 전극층(350)은 금속 물질 및 무기 물질을 포함하는 다층막 구조로 형성될 수 있다.
상기 보조 전극층(350)은 외부로부터 상기 제2 전극(340)으로 수분 또는 산소가 유입되는 것을 차단할 수 있어서, 상기 제2 전극(340)이 산화되는 것을 방지할 수 있다. 결국, 상기 보조 전극층(350)은 상기 제2 전극(340)이 산화되는 것을 방지함으로써, 본 발명의 일 실시예에 따른 유기발광 표시장치 내에 구비된 화소의 불량이 발생하는 것을 방지할 수 있고, 발광 소자의 효율이 저하되는 것을 방지할 수 있으며, 발광 소자의 소비 전력이 낭비되는 것을 방지할 수 있다.
상기 보조 전극층(350)은 상기 제2 전극(340)에 흐르는 전류의 균일도가 저하되는 것을 방지할 수 있다. 따라서, 상기 제2 전극(340)이 큰 면적으로 형성되더라도, 상기 보조 전극층(350)에 의해서 상기 제2 전극(340)에 흐르는 전류의 세기가 균일하도록 유지할 수 있어서 화상의 품질이 저하되는 것

상기 봉지층(400)은 상기 보조 전극층(350) 상에 구비될 수 있다. 상기 봉지층(400)은 2개의 무기막층 사이에 1개의 유기막층이 구비될 수 있으나 이에 제한되는 것은 아니고, 당업계의 지식에 따라 다양한 형태로 형성될 수 있다. 상기 봉지층(400)은 상기 기판(100) 상에 구비된 상기 회로소자층(200) 및 상기 유기소자층(300) 내부로 수분 또는 산소가 유입되는 것을 방지할 수 있다.
도 3은 본 발명의 일 실시예에 따른 유기소자층의 단면도로 유기소자층을 자세하게 설명하기 위한 도면이다. 따라서, 도 3에서는 도 2의 구성에 부여한 도면부호와 동일한 구성에 동일한 부호를 부여하였다. 이때, 도 3은 도 2의 X 영역을 확대한 도면에 해당한다. 아래에서는 도 2에서 설명한 내용과 동일한 내용의 설명은 생략하도록 한다.
도 3에서 알 수 있듯이, 상기 유기소자층(300)은 제1 전극(310), 유기발광층(330), 제2 전극(340) 및 제1 층(351), 제2 층(352) 및 제3 층(353)을 포함하는 보조 전극층(350)을 포함하여 이루어진다.
상기 보조 전극층(350)은 상기 제2 전극(340) 상에 구비되며, 제1 층(351), 제2 층(352) 및 제3 층(353)을 포함하는 다층막 구조로 이루어질 수 있다.
상기 제1 층(351)은 상기 제2 전극(340) 상에 구비될 수 있다. 구체적으로, 상기 제1 층(351)은 상기 제2 전극(340)의 상면에 접하도록 구비될 수 있다.
상기 제1 층(351)은 티타늄(Ti)을 함유하는 물질 및 텅스텐(W)을 함유하는 물질 중 어느 하나를 포함하여 이루어질 수 있다. 이때, 상기 제1 층(351)이 티타늄(Ti)을 함유하는 물질을 포함하는 경우에, 상기 제1 층(351)은 티타늄 질화물(Titanium Nitride; TiN)을 포함하여 이루어질 수 있다.
상기 제2 층(352)은 상기 제1 층(351) 상에 구비될 수 있다.
상기 제2 층(352)은 상기 제1 층(351)과 다른 물질을 포함하여 이루어질 수 있다. 상기 제2 층(352)은 티타늄(Ti), 텅스텐(W) 및 실리콘(Si) 중 어느 하나를 함유하는 물질을 포함하여 이루어질 수 있다.
상기 제2 층(352)이 티타늄(Ti)을 함유하는 물질을 포함하는 경우에는 상기 제2 층(352)은 티타늄 산화물(Titanium Oxide; TiO)을 포함하여 이루어질 수 있고, 상기 제2 층(352)이 텅스텐(W)을 포함하여 이루어지는 경우에는 상기 제2 층(352)은 텅스텐 산화물(Tungsten Oxide; WO)을 포함하여 이루어질 수 있으며, 상기 제2 층(352)이 실리콘(Si)을 함유하는 경우에는 상기 제2 층(352)은 실리콘 산화물(Silicon Oxide; SiO), 실리콘 질화물(Silicon Nitride; SiN) 및 실리콘 질산화물(Silicon Oxynitride; SiON) 중 어느 하나를 포함하여 이루어질 수 있다.
상기 제2 층(352)은 상기 제1 층(351)과 다른 물질을 포함하여 이루어지기 때문에, 상기 제1 층(351)이 티타늄 질화물(TiN)을 포함하여 이루어지는 경우에는 상기 제2 층(352)은 티타늄 산화물(TiO), 실리콘 산화물(SiO), 실리콘 질화물(SiN) 및 실리콘 질산화물(SiON) 중 어느 하나를 포함하여 이루어질 수 있다.
다른 실시예로, 상기 제1 층(351)이 텅스텐(W)을 포함하여 이루어지는 경우에는 상기 제2 층(352)은 텅스텐 산화물(WO), 실리콘 산화물(SiO), 실리콘 질화물(SiN) 및 실리콘 질산화물(SiON) 중 어느 하나를 포함하여 이루어질 수 있다.
상기 제3 층(353)은 상기 제2 층(352) 상에 구비될 수 있다. 상기 제3 층(353)은 상기 제1 층(351)과 동일한 물질을 포함하여 이루어질 수 있고 상기 제2 층(352)과는 다른 물질을 포함하여 이루어질 수 있다. 이 경우, 상기 제3 층(353)은 티타늄(Ti)을 함유하는 물질 및 텅스텐(W)을 함유하는 물질 중 어느 하나를 포함하여 이루어질 수 있다. 이때, 상기 제1 층(351)이 티타늄(Ti)을 함유하는 물질을 포함하는 경우에, 상기 제1 층(351)은 티타늄 질화물(Titanium Nitride; TiN)을 포함하여 이루어질 수 있다.

다른 실시예로, 상기 제1 층(351) 및 상기 제3 층(353)이 텅스텐(W)을 포함하여 이루어지는 경우, 상기 제2 층(352)은 텅스텐 산화물(WO), 실리콘 산화물(SiO), 실리콘 질화물(SiN) 및 실리콘 질산화물(SiON) 중 어느 하나를 포함하여 이루어질 수 있다. 결과적으로, 상기 제1 층(351) 내지 상기 제3 층(353)을 포함하여 이루어지는 상기 보조 전극층(350)은 텅스텐(W)/텅스텐 산화물(WO)/텅스텐(W), 텅스텐(W)/실리콘 산화물(SiO)/텅스텐(W), 텅스텐(W)/실리콘 질화물(SiN)/텅스텐(W) 및 텅스텐(W)/실리콘 질산화물(SiON)/텅스텐(W)의 3층 구조 중 어느 하나를 포함하여 이루어질 수 있다. 상기 보조 전극층(350)이 이와 같이 형성되는 경우에는 유기발광 표시장치의 외부로부터 유입돠는 광을 상기 보조 전극층(350)이 효과적으로 흡수할 수 있어서, 유기발광 표시장치의 성능이 광에 의해 열화되는 것을 방지할 수 있다.
상기 보조 전극층(350)이 상기 제1 층(351), 상기 제2 층(352) 및 상기 제3 층(353)을 포함하여 이루어짐으로써, 외부로부터 유입되는 전 파장대 영역의 빛을 흡수할 상기 보조 전극층(350)이 흡수할 수 있다.
따라서, 본 발명의 일 실시예에 따른 유기발광 표시장치는 외부 광을 제거하기 위한 별도의 편광판을 구비하지 않을 수 있다. 상기 편광판은 외부 광을 차단해주는 역할을 하지만 동시에, 상기 유기발광층(도 2의 300 참조)으로부터 발광된 광도 차단될 수 있어서 광 투과도가 낮아지는 문제가 있다. 따라서, 이러한 문제를 보상하기 위해, 상기 유기발광층(도 2의 300 참조)으로부터 나오는 빛의 세기를 강하게 하기 위해서, 높은 전력을 사용하여야 하는데, 이 경우 소비 전력이 높아지는 문제가 발생할 수 있다.
아래에서는 상기 보조 전극층(350)을 형성하는 방법에 대해서, 상기 제1 층(351), 상기 제2 층(352) 및 상기 제3 층(353)이, 예를 들어, 각각 티타늄 질화물(TiN)/티타늄 산화물(TiO)/티타늄 질화물(TiN) 또는 텅스텐(W)/텅스텐 산화물(WO)/텅스텐(W)을 포함하여 이루어지는 경우를 위주로 설명하도록 한다. 한편, 이에 제한되는 것은 아니며, 상기 제1 층, 상기 제2 층 및 상기 제3 층이 다른 물질을 포함하여 이루어지는 경우에도 적용될 수 있다.
상기 제1 층(351), 상기 제2 층(352) 및 상기 제3 층(353)은 각각 원자층 증착법(Atomic Layer Deposition; ALD), 화학 기상 증착법(Chemical Vaporizaiton Deposition; CVD), 플라즈마 강화 원자층 증착법(Plasma Enhanced Atomic Layer Deposition; PEALD) 또는 플라즈마 강화 화학 기상 증착법(Plasma Enhanced Chemical Vaporization Deposition; PECVD)을 이용하여 형성될 수 있다.
상기 제1 층(351), 상기 제2 층(352) 및 상기 제3 층(353)이, 예를 들어, 원자층 증착법(ALD)을 이용하여 형성되는 경우에는, 상기 제1 층(351), 상기 제2 층(352) 및 상기 제3 층(353)은 각각 소스 가스를 분사한 후에 리액턴트 가스를 분사하는 단계를 하나의 사이클로 반복 수행하여 형성될 수 있다. 나아가, 상기 리액턴트 가스를 분사하는 단계에서 플라즈마를 형성하는 경우에는 상기 제1 층(351), 상기 제2 층(352) 및 상기 제3 층(353)은 플라즈마 강화 원자층 증착법(PEALD)으로 형성될 수도 있다.
일 예로, 상기 소스 가스가 티타늄(Ti)을 함유하는 물질을 포함하고, 상기 리액턴트 가스가 질소(N) 또는 산소(O)를 함유하는 물질을 포함하는 경우에는, 상기 원자층 증착법(ALD)에 의해서 티타늄 질화물(TiN) 또는 티타늄 산화물(TiO)을 포함하는 층을 형성할 수 있다. 따라서, 상기 제1 층(351) 및 상기 제3 층(353)을 형성하는 경우에, 상기 소스 가스는 티타늄(Ti)을 함유하는 물질을 포함하고, 상기 리액턴트 가스는 질소(N)을 함유하는 물질을 포함하여 상기 원자층 증착법(ALD)을 이용하는 경우에는 상기 제1 층(351) 및 상기 제3 층(353)은 티타늄 질화물(TiN)을 포함하여 이루어질 수 있으며, 상기 제2 층(352)을 형성하는 경우에, 상기 소스 가스는 티타늄(Ti)을 함유하는 물질을 포함하고, 상기 리액턴트 가스는 산소(O)를 함유하는 물질을 포함하여 상기 원자층 증착법(ALD)을 이용하는 경우에는 상기 제2 층(352)은 티타늄 산화물(TiO)을 포함하여 이루어질 수 있다.
다른 예로, 상기 소스 가스가 텅스텐(W)을 함유하는 물질을 포함하고, 상기 리액턴트 가스가 수소(H2) 또는 산소(O)를 함유하는 물질을 포함하는 경우에는, 상기 원자층 증착법(ALD)에 의해서 텅스텐(W) 또는 텅스텐 산화물(WO)을 포함하는 층을 형성할 수 있다. 따라서, 상기 제1 층(351) 및 상기 제3 층(353)을 형성하는 경우에, 상기 소스 가스는 텅스텐(W)을 함유하는 물질을 포함하고, 상기 리액턴트 가스는 수소(H2)를 함유하는 물질을 포함하여 상기 원자층 증착법(ALD)을 이용하는 경우에는 상기 제1 층(351) 및 상기 제3 층(353)은 텅스텐(W)을 포함하여 이루어질 수 있으며, 상기 제2 층(352)을 형성하는 경우에, 상기 소스 가스는 텅스텐(W)을 함유하는 물질을 포함하고, 상기 리액턴트 가스는 산소(O)를 함유하는 물질을 포함하여 상기 원자층 증착법(ALD)을 이용하는 경우에는 상기 제2 층(352)은 텅스텐 산화물(WO)을 포함하여 이루어질 수 있다.
상기 제1 층(351), 상기 제2 층(352) 및 상기 제3 층(353)이, 예를 들어, 화학 기상 증착법(CVD)을 이용하여 형성되는 경우에는, 상기 제1 층(351), 상기 제2 층(352) 및 상기 제3 층(353)은 각각 소스 가스를 분사하고 동시에 리액턴트 가스를 분사하여 형성될 수 있다. 나아가, 상기 소스 가스 및 상기 리액턴트 가스를 분사하는 단계에서 플라즈마를 형성하는 경우에는 상기 제1 층(351), 상기 제2 층(352) 및 상기 제3 층(353)은 플라즈마 강화 화학 기상 증착법(PECVD)으로 형성될 수도 있다.
일 예로, 상기 소스 가스가 티타늄(Ti)을 함유하는 물질을 포함하고, 상기 리액턴트 가스가 질소(N) 또는 산소(O)를 함유하는 물질을 포함하는 경우에는, 상기 화학 기상 증착법(CVD)에 의해서 티타늄 질화물(TiN) 또는 티타늄 산화물(TiO)을 포함하는 층을 형성할 수 있다. 따라서, 상기 제1 층(351) 및 상기 제3 층(353)을 형성하는 경우에, 상기 소스 가스는 티타늄(Ti)을 함유하는 물질을 포함하고, 상기 리액턴트 가스는 질소(N)을 함유하는 물질을 포함하여 상기 화학 기상 증착법(CVD)을 이용하는 경우에는 상기 제1 층(351) 및 상기 제3 층(353)은 티타늄 질화물(TiN)을 포함하여 이루어질 수 있으며, 상기 제2 층(352)을 형성하는 경우에, 상기 소스 가스는 티타늄(Ti)을 함유하는 물질을 포함하고, 상기 리액턴트 가스는 산소(O)를 함유하는 물질을 포함하여 상기 화학 기상 증착법(CVD)을 이용하는 경우에는 상기 제2 층(352)은 티타늄 산화물(TiO)을 포함하여 이루어질 수 있다.
다른 예로, 상기 소스 가스가 텅스텐(W)을 함유하는 물질을 포함하고, 상기 리액턴트 가스가 수소(H2) 또는 산소(O)를 함유하는 물질을 포함하는 경우에는, 상기 화학 기상 증착법(CVD)에 의해서 텅스텐(W) 또는 텅스텐 산화물(WO)을 포함하는 층을 형성할 수 있다. 따라서, 상기 제1 층(351) 및 상기 제3 층(353)을 형성하는 경우에, 상기 소스 가스는 텅스텐(W)을 함유하는 물질을 포함하고, 상기 리액턴트 가스는 수소(H2)를 함유하는 물질을 포함하여 상기 화학 기상 증착법(CVD)을 이용하는 경우에는 상기 제1 층(351) 및 상기 제3 층(353)은 텅스텐(W)을 포함하여 이루어질 수 있으며, 상기 제2 층(352)을 형성하는 경우에, 상기 소스 가스는 텅스텐(W)을 함유하는 물질을 포함하고, 상기 리액턴트 가스는 산소(O)를 함유하는 물질을 포함하여 상기 화학 기상 증착법(CVD)을 이용하는 경우에는 상기 제2 층(352)은 텅스텐 산화물(WO)을 포함하여 이루어질 수 있다.
본 발명의 일 실시예에 따르면, 상기 보조 전극층(350)이 상기 제2 전극(340) 상에 구비됨으로써, 별도의 편광판을 구비하지 않을 수 있다. 따라서, 유기발광 표시장치의 소비 전력이 지나치게 높아지지 않도록 조절될 수 있다.
아래에서는 본 발명에 따른 보조 전극층을 형성하기 위한 기판처리장치에 대해서 도 4 내지 도 7를 참조하여 설명하도록 한다.
도 4 및 도 5을 참고하면, 상기 기판처리장치(1)는 기판(20)에 대한 처리공정을 수행하는 것이다. 예컨대, 상기 기판처리장치(1)는 상기 기판(20)에 박막을 증착하는 증착 공정을 수행할 수 있다. 예컨대, 상기 기판처리장치(1)는 CVD(Chemical Vapor Depostion), ALD(Atomic Layer Deposition) 등과 같은 증착공정을 수행할 수 있다. 상기 기판처리장치(1)는 안치대(2), 제3 전극(3), 제4 전극(4), 제1 주입부(5), 제2 주입부(6), 제1 분사부(7), 및 제2 분사부(8)를 포함한다.
도 4를 참고하면, 상기 안치대(2)는 상기 기판(20)을 지지하는 것이다. 상기 안치대(2)에는 상기 기판(20)이 안치될 수 있다. 상기 안치대(2)는 상기 제4 전극(4)의 하측에 배치할 수 있다. 이 경우, 상기 기판(20)은 상기 안치대(2)의 상면에 안치될 수 있다. 상기 기판(20)은 반도체 기판, 웨이퍼(Wafer) 등일 수 있다. 상기 안치대(2)는 복수개의 기판(20)을 지지할 수도 있다.
상기 안치대(2)는 챔버(50)에 결합될 수 있다. 상기 챔버(50)는 상기 처리공정이 이루어지는 처리공간을 제공하는 것이다. 상기 안치대(2)는 상기 챔버(50)의 내부에 배치될 수 있다. 상기 안치대(2)는 상기 챔버(50)에 회전 가능하게 결합될 수도 있다. 이 경우, 상기 안치대(2)는 회전력을 제공하는 회전부에 연결될 수 있다. 상기 회전부는 상기 안치대(2)를 회전시킴으로써, 상기 안치대(2)에 지지된 기판(20)을 회전시킬 수 있다.
도 4을 참고하면, 상기 제3 전극(3)은 상기 안치대(2)의 상측에 위치하는 것이다. 상기 제3 전극(3)은 상기 제4 전극(4)의 상측에 위치할 수 있다. 상기 제3 전극(3)은 상기 제4 전극(4)으로부터 상측으로 소정 거리 이격되도록 배치될 수 있다. 상기 제3 전극(3)은 상기 챔버(50)의 내부에 배치될 수 있다. 상기 제3 전극(3)은 상기 챔버(50)의 상부에 위치하도록 상기 챔버(50)에 결합될 수 있다. 상기 제3 전극(3)은 전체적으로 사각판형으로 형성될 수 있으나, 이에 한정되지 않으며 원반형 등 다른 형태로 형성될 수도 있다.
도 4을 참고하면, 상기 제4 전극(4)은 상기 제3 전극(3)과 상기 안치대(3)의 사이에 위치하는 것이다. 상기 제4 전극(4)은 상기 제3 전극(3)의 하측에 위치함과 아울러 상기 안치대(3)의 상측에 위치할 수 있다. 상기 제4 전극(4)은 상기 안치대(3)로부터 상측으로 소정 거리 이격되도록 배치될 수 있다. 상기 제4 전극(4)은 상기 챔버(50)의 내부에 배치될 수 있다. 상기 제4 전극(4)은 전체적으로 사각판형으로 형성될 수 있으나, 이에 한정되지 않으며 원반형 등 다른 형태로 형성될 수도 있다.
상기 제4 전극(4)과 상기 제3 전극(3)은 플라즈마를 발생시키는데 이용될 수 있다. 상기 제4 전극(4)과 상기 제3 전극(3) 중에서 어느 하나에는 RF(Radio Frequency) 전력이 인가되고, 나머지 하나는 접지(Ground)가 될 수 있다. 이에 따라, 상기 제4 전극(4) 및 상기 제3 전극(3) 간에 걸리는 전기장에 의해 방전이 이루져서 플라즈마를 발생시킬 수 있다. 상기 제4 전극(4)에 RF 전력이 인가되고, 상기 제3 전극(3)이 접지될 수 있다. 상기 제4 전극(4)이 접지되고, 상기 제3 전극(3)에 RF 전력이 인가될 수도 있다.
상기 제4 전극(4)에는 개구(41)가 형성될 수 있다. 상기 개구(41)는 상기 제4 전극(4)을 관통하도록 형성될 수 있다. 상기 개구(41)는 상기 제4 전극(4)의 상면 및 하면을 관통하도록 형성될 수 있다. 상기 개구(41)는 전체적으로 원통 형태로 형성될 수 있으나, 이에 한정되지 않으며 직방체 형태 등 다른 형태로 형성될 수도 있다.

도 4 내지 도 6을 참고하면, 상기 제2 주입부(6)는 제2 가스를 주입하는 것이다. 이때, 상기 제2 가스는 상기 기판(20)에 대한 처리공정을 수행하기 위한 가스일 수 있다. 상기 제2 가스는 상기 기판(20)에 대한 처리공정을 수행하기 위한 가스, 및 플라즈마를 발생시키기 위한 가스가 혼합된 혼합가스일 수도 있다. 상기 제2 가스 및 상기 제1 가스는 서로 상이한 성분으로 이루어질 수 있다.
상기 제2 주입부(6)는 상기 제2 분사부(8)에 상기 제2 가스를 주입할 수 있다. 상기 제2 분사부(8)에 주입된 제2 가스는, 상기 기판(20)의 전면(全面)을 향해 분사되도록 상기 제2 분사부(8)를 따라 유동한 후에 상기 제3 전극(3)을 통해 상기 안치대(2) 쪽으로 분사될 수 있다. 상기 제2 주입부(6)는 상기 챔버(50)에 결합될 수 있다. 상기 제2 주입부(6)가 주입한 제2 가스 및 상기 제1 주입부(5)가 주입한 제1 가스는, 상기 안치대(2)에 지지된 기판(20) 쪽으로 분사됨으로써 상기 기판(20)에 대한 처리공정을 수행하는데 이용될 수 있다. 따라서, 상기 제1 가스와 상기 제2 가스는 가스분사부가 분리되어 분사될 수 있다.
상기 제2 주입부(6)와 상기 제1 주입부(5)는 각각 상기 제3 전극(3)에 대해 같은 쪽에 배치될 수 있다. 상기 제2 주입부(6)와 상기 제1 주입부(5)는 상기 제2 분사부(8)와 상기 제1 분사부(7) 각각에 상기 제2 가스와 상기 제1 가스를 주입할 수 있다.
다음, 도 5에 도시된 바와 같이 실시예는, 상기 제2 주입부(6)가 상기 제3 전극(3)의 일측(3a) 쪽에 배치됨과 아울러 상기 제1 주입부(5)가 상기 제3 전극(3)의 일측(3a) 쪽에 배치될 수 있다. 즉, 실시예는 상기 제2 주입부(6)와 상기 제1 주입부(5)가 상기 제3 전극(3)에 대해 같은 쪽에 배치될 수 있다.
상기 제2 주입부(6)가 상기 제2 분사부(8)에 주입한 상기 제2 가스는, 상기 제3 전극(3)의 일측(3a)에서 타측(3c)을 향해 유동하게된다. 이에 따라, 상기 기판(20)의 일측(21)에서부터 타측(22)까지 상기 제2 가스가 분사된다. 도 5에서 점선 화살표는 상기 제2 가스를 나타낸 것이다.
상기 제1 주입부(5)가 상기 제1 분사부(7)에 주입한 상기 제1 가스는, 상기 제3 전극(3)의 일측(3a)에서 타측(3c)을 향해 유동하게된다. 이에 따라, 상기 기판(20)의 일측(21)에서 타측(22)을 향할수록, 상기 기판(20)을 향해 분사된다. 도 5에서 실선 화살표는 상기 제1 가스를 나타낸 것이다.

예컨대, 상기 제2 주입부(6)와 상기 제1 주입부(5)가 모두 상기 제3 전극(3)의 타측(3c) 쪽에 배치될 수도 있다.
예컨대, 도 7에 도시된 바와 같이 상기 제2 주입부(6)와 상기 제1 주입부(5)는 모두 상기 제3 전극(3)의 상측(3b) 쪽에서 상기 제3 전극(3)의 중앙 부분을 통해 상기 제2 가스와 상기 제1 가스를 주입하도록 배치될 수도 있다.

상기 제1 분사공(72)은 상기 제1 가스를 상기 안치대(2) 쪽으로 분사하는 것이다. 상기 제1 분사공(72)은 상기 제1 분사부재(71)에 연결될 수 있다. 이에 따라, 상기 제1 분사부재(71)를 따라 유동하는 제1 가스는, 상기 제1 분사공(72)을 통해 상기 안치대(2) 쪽으로 분사될 수 있다 상기 제1 분사공(72)은 일단이 상기 제1 분사부재(71)에 연결됨과 아울러 타단이 상기 제3 전극(3)을 관통하도록 형성될 수 있다. 상기 제1 분사부재(71)가 상기 제1 축 방향(X축 방향)에 대해 평행하게 형성된 경우, 상기 제1 분사공(72)은 상기 상하방향(Z축 방향)에 대해 평행하게 형성될 수 있다.
상기 제1 분사부(7)는 상기 제1 분사공(72)을 복수개 포함할 수 있다. 상기 제1 분사공(72)들은 상기 제1 축 방향(X축 방향)을 따라 서로 이격되도록 배치될 수 있다. 이에 따라, 상기 제1 분사공(72)은 상기 안치대(2)에 지지된 기판(20)의 서로 다른 부분에 상기 제1 가스를 분사할 수 있다. 상기 제1 분사공(72)들은 각각 상기 제1 분사부재(71)의 서로 다른 부분에 연결될 수 있다. 이에 따라, 상기 제1 가스는 상기 제1 분사부재(71)를 따라 상기 제1 축 방향(X축 방향)으로 유동하면서 상기 제1 분사공(72)들을 통해 상기 안치대(2) 쪽으로 분사될 수 있다.

상기 제1 분사부재(71)들은 상기 제2 축 방향(Y축 방향)을 따라 서로 이격된 위치에 배치될 수 있다. 상기 제2 축 방향(Y축 방향)과 상기 제1 축 방향(X축 방향)은 하나의 평면 상에서 서로 수직하게 배치된 축 방향이다. 상기 제1 분사부재(71)들 각각에는 상기 제1 분사공(72)들이 복수개 연결될 수 있다. 이에 따라, 상기 제1 분사부재(71)들은 상기 제1 분사공(72)들을 통해 상기 안치대(2) 쪽으로 상기 제1 가스를 분사할 수 있다. 따라서, 본 발명에 따른 기판처리장치(1)는 상기 제1 축 방향(X축 방향)을 기준으로 하여 상기 기판(20)을 향해 전체적으로 상기 제1 가스를 분사할 수 있을 뿐만 아니라 상기 제2 축 방향(Y축 방향)을 기준으로 하여 상기 기판(20)을 향해 전체적으로 상기 제1 가스를 분사할 수 있다. 이에 따라, 본 발명에 따른 기판처리장치(1)는 상기 안치대(2)에 안치된 기판(20)의 전면(全面)을 향해 상기 제1 가스를 분사할 수 있도록 구현된다. 상기 제1 분사공(72)들은 상기 돌출전극(31)을 관통하도록 형성될 수 있다. 이 경우, 상기 제1 가스는 상기 제1 분사공(72)들을 통해 상기 개구(41)를 향해 분사된 후에, 상기 개구(41)를 통해 상기 안치대(2) 쪽으로 유동할 수 있다.

상기 제2 분사부(8)는 제2 분사공(82)을 포함할 수 있다.
상기 제2 분사공(82)은 상기 제2 가스를 상기 안치대(2) 쪽으로 분사하는 것이다. 상기 제2 분사공(82)은 상기 제2 분사부재(81)에 연결될 수 있다. 이에 따라, 상기 제2 분사부재(81)를 따라 유동하는 제2 가스는, 상기 제2 분사공(82)을 통해 상기 안치대(2) 쪽으로 분사될 수 있다 상기 제2 분사공(82)은 일단이 상기 제2 분사부재(81)에 연결됨과 아울러 타단이 상기 제3 전극(3)을 관통하도록 형성될 수 있다. 상기 제2 분사부재(81)가 상기 제1 축 방향(X축 방향)에 대해 평행하게 형성된 경우, 상기 제2 분사공(82)은 상기 상하방향(Z축 방향)에 대해 평행하게 형성될 수 있다.
상기 제2 분사부(8)는 상기 제2 분사공(82)을 복수개 포함할 수 있다. 상기 제2 분사공(82)들은 상기 제1 축 방향(X축 방향)을 따라 서로 이격되도록 배치될 수 있다. 이에 따라, 상기 제2 분사공(82)은 상기 안치대(2)에 지지된 기판(20)의 서로 다른 부분에 상기 제2 가스를 분사할 수 있다. 상기 제2 분사공(82)들은 각각 상기 제2 분사부재(81)의 서로 다른 부분에 연결될 수 있다. 이에 따라, 상기 제2 가스는 상기 제2 분사부재(81)를 따라 상기 제1 축 방향(X축 방향)으로 유동하면서 상기 제2 분사공(82)들을 통해 상기 안치대(2) 쪽으로 분사될 수 있다. 도 5에 도시된 바와 같이, 상기 제2 분사공(82) 및 상기 제1 분사공(72)은 상기 제1 축 방향(X축 방향)을 기준으로 하여 교대로 복수개씩 배치될 수 있다.
상기 제2 분사공(82)이 복수개 구비됨에 따라, 상기 제2 분사부(8)는 상기 제1 축 방향(X축 방향)을 기준으로 하여 상기 기판(20)을 향해 전체적으로 상기 제2 가스를 분사하도록 구현될 수 있다. 상기 제1 축 방향(X축 방향)에 대해 수직한 제2 축 방향(Y축 방향)을 기준으로 하여 상기 기판(20)을 향해 전체적으로 상기 제2 가스를 분사하기 위해, 상기 제2 분사부(8)는 상기 제2 분사부재(81)를 복수개 포함할 수 있다.
상기 제2 분사부재(81)들은 상기 제2 축 방향(Y축 방향)을 따라 서로 이격된 위치에 배치될 수 있다. 상기 제2 분사부재(81)들 각각에는 상기 제2 분사공(82)들이 복수개 연결될 수 있다. 이에 따라, 상기 제2 분사부재(81)들은 상기 제2 분사공(82)들을 통해 상기 안치대(2) 쪽으로 상기 제2 가스를 분사할 수 있다. 따라서, 본 발명에 따른 기판처리장치(1)는 상기 제1 축 방향(X축 방향)을 기준으로 하여 상기 기판(20)을 향해 전체적으로 상기 제2 가스를 분사할 수 있을 뿐만 아니라 상기 제2 축 방향(Y축 방향)을 기준으로 하여 상기 기판(20)을 향해 전체적으로 상기 제2 가스를 분사할 수 있다. 이에 따라, 본 발명에 따른 기판처리장치(1)는 상기 안치대(2)에 안치된 기판(20)의 전면(全面)을 향해 상기 제2 가스를 분사할 수 있도록 구현된다. 상기 제2 분사공(82)들은 상기 제4 전극(4)의 상측에 배치될 수 있다. 이 경우, 상기 제2 가스는 상기 제2 분사공(82)들을 통해 상기 제3 전극(3)과 상기 제4 전극(4)의 사이로 분사된 후에, 상기 개구(41)를 통해 상기 안치대(2) 쪽으로 유동할 수 있다.

    상기 표시 영역은 유기 발광층 상에 구비되는 캐소드 전극 및 보조 전극층을 포함하며,
    상기 보조 전극층은,
    상기 캐소드 전극 상에 구비되는 제1 티타늄 질화막(TiN); 및
    상기 제1 티타늄 질화막(TiN) 상에 구비되는 제2 티타늄 산화막(TiO)을 포함하는 유기발광 표시 장치.
  2. 제1 항에 있어서,
    상기 보조 전극층은 상기 제2 티타늄 산화막(TiO) 상에 구비되는 제3 티타늄 질화막(TiN)을 추가로 포함하는 유기발광 표시장치.
  3. 제1 항에 있어서,
    상기 보조 전극층 상에 구비되는 봉지층을 추가로 포함하는 유기발광 표시 장치.
  4. 제1 항에 있어서,

    상기 보조 전극층을 형성하는 단계는 상기 제2 티타늄 산화막(TiO) 상에 제3 티타늄 질화막(TiN)을 형성하는 단계를 추가로 포함하는 유기발광 표시장치의 제조방법.
  8. 제6 항에 있어서,
    상기 보조 전극층을 형성하는 단계 이후에 봉지층을 형성하는 단계를 추가로 포함하는 유기발광 표시장치의 제조방법.
  9. 제5 항에 있어서,
    상기 제1 티타늄 질화막(TiN) 및 상기 제2 티타늄 산화막(TiO)을 형성하는 단계는,
    상기 기판 상에 티타늄(Ti)을 함유한 소스 가스를 분사하는 단계; 및
    질소(N) 또는 산소(O)를 함유하는 리액턴트 가스를 분사하는 단계를 포함하는 유기발광 표시장치의 제조방법.
  10. 제7 항에 있어서,

  18. 제17 항에 있어서,
    상기 보조 전극층을 형성하는 단계는 상기 제2 텅스텐 산화막(WO) 상에 제3 텅스텐막(W)을 형성하는 단계를 추가로 포함하는 유기발광 표시장치의 제조방법.
  19. 제17 항에 있어서,
    상기 보조 전극층을 형성하는 단계 이후에 봉지층을 형성하는 단계를 추가로 포함하는 유기발광 표시장치의 제조방법.
  20. 제17 항에 있어서,
    상기 제1 텅스텐막(W) 및 상기 제2 텅스텐 산화막(WO)을 형성하는 단계는,
    상기 기판 상에 텅스텐(W)을 함유한 소스 가스를 분사하는 단계; 및
    수소(H2) 또는 산소(O)를 함유하는 리액턴트 가스를 분사하는 단계를 포함하는 유기발광 표시장치의 제조방법.
  21. 제18 항에 있어서,
    상기 제1 텅스텐막(W), 상기 제2 텅스텐 산화막(WO) 및 상기 제3 텅스텐막(W)을 형성하는 단계는,
    상기 기판 상에 텅스텐(W)을 함유한 소스 가스를 분사하는 단계; 및
    수소(H2) 또는 산소(O)를 함유하는 리액턴트 가스를 분사하는 단계를 포함하는 유기발광 표시장치의 제조방법.
  22. 제17 항에 있어서,
    상기 제1 텅스텐막(W) 및 상기 제2 텅스텐 산화막(WO)을 형성하는 단계는,
    상기 기판 상에 텅스텐(W)을 함유한 소스 가스 및 수소(H2) 또는 산소(O)를 함유하는 리액턴트 가스를 분사하는 단계를 포함하는 유기발광 표시장치의 제조방법.
  23. 제18 항에 있어서,
    상기 제1 텅스텐막(W), 상기 제2 텅스텐 산화막(WO) 및 상기 제3 텅스텐막(W)을 형성하는 단계는,
    상기 기판 상에 텅스텐(W)을 함유한 소스 가스 및 수소(H2) 또는 산소(O)를 함유하는 리액턴트 가스를 분사하는 단계를 포함하는 유기발광 표시장치의 제조방법.
  24. 제20 항 내지 제23 항 중 어느 한 하나의 항에 있어서,
    상기 수소(H2) 또는 산소(O)를 함유하는 리액턴트 가스를 분사하는 단계는 플라즈마를 포함하는 유기발광 표시장치의 제조방법.
