  • Quantum dots were manufactured according to the embodiments of the present disclosure and the comparative examples described above. Referring to Table 1, comparing Comparative Example 1 with Examples 1 to 12 in Table 1, it can be seen that the emission wavelength of Examples 1 to 12 is blue shifted compared to Comparative Example 1. This is because the quantum dots including Cu, In, Ga, and S containing Ag emit higher energy since the energy level of Ag is located farther from the valence band than the energy level of Cu. In addition, it can be confirmed that the quantum efficiency is excellent, which shows that the quantum efficiency is further increased by Ag passivating the internal defects existing in the core including Cu, In, Ga, and S. These results can be said to be desirable features that can be applied to quantum dots for display use.

본 발명은 양자점, 그 양자점의 제조방법, 그 양자점 조성물 및 전자장치에 관한 것이다.
양자점이란 수 나노미터 크기를 갖는 물질로, 양자 제한 효과에 의해, 벌크(bulk) 상태에서의 물질과는 다른 특성을 나타내는 물질을 말한다. 양자점은 물질이 갖는 고유 밴드갭에 따라 나타낼 수 있는 발광 파장이 상이하다.
양자점은 일반적으로 코어 및 쉘 로 이루어져 있으며, 코어는 양자점의 발광 파장 및 반치폭 등 양자점의 특성을 결정하는 주요 요소이다. 이러한 광특성은 수 나노미터 크기에서 나타나는 특수한 현상으로, 양자 제한 효과에 의해, 벌크(bulk) 상태에서의 물질과는 다른 특성을 나타낸다. 이러한 특징으로 양자점은 동일한 조성에서 입자의 크기에 따라 발광 파장이 조절되어 방출하는 빛의 색상이 달라질 수 있다. 또한 가시광선 영역뿐만 아니라 다양한 파장영역에서 발광이 가능하기 때문에 양자점은 차세대 고휘도 발광 다이오드(light emitting diode, LED), 바이오센서(bio sensor), 레이저, 태양전지 나노소재 등에 활용될 수 있는 소재로 주목받고 있다.
본 개시의 실시예들은 발광효율이 우수한 양자점, 그 양자점의 제조방법, 그 양자점 조성물 및 전자장치를 제공할 수 있다.
본 개시의 실시예들은 Cu, In, Ga 및 S를 포함하는 코어에 Ag를 추가하여 양자효율 및 흡수도를 향상시킬 수 있는 양자점, 그 양자점의 제조방법, 그 양자점 조성물 및 전자장치를 제공할 수 있다.
일 측면에서, 본 개시의 실시예들은 Cu, In, Ga 및 S를 포함하는 코어, 코어 상에 배치되는 쉘을 포함하는 나노구조체 및 코어는 Ag가 추가되고, 코어는 I족 원소에 대한 Ag의 몰 비가 0.01 이상 0.5 이하인 양자점을 제공한다.
코어는 I족 원소에 대한 Ag의 몰 비가 0.1 이상 0.5 이하일 수 있다.
양자점은 발광파장이 500nm 내지 700nm인 양자점일 수 있다.
양자점은 450nm 에서 흡수값이 0.35 이상인 양자점일 수 있다. 예를 들어, 발광파장이 500 이상 580 nm 미만인 양자점의 450nm 에서 흡수값이 0.35 이상이고, 발광파장이 580 이상 700 nm 이하인 양자점의 450nm 에서 흡수값이 0.45 이상일 수 있다.
코어는 전구체 용액을 가열한 후 Ag를 주입하여 제조될 수 있다.
양자점은 코어에 존재하는 내부 결함을 Ag가 패시베이션하는 양자점일 수 있다.

또한, 코어(12)는 I족 원소에 대한 Ag의 몰 비가 0.01 이상 0.5 이하, 바람직하게는 0.1 이상 0.5 이하일 수 있다. 여기서 I족 원소는 코어(12)의 Cu 의 몰수와 Ag의 몰수의 합을 의미한다.
I족 원소에 대한 Ag의 몰 비가 0.5를 초과하게 되면 정제 단계에서 남아있는 은 전구체를 제거하기 어려워지고, 그에 따라 제거되지 않은 Ag가 결함(defect)으로 작용하게 되어 쉘이 효과적으로 쌓이지 않아 양자효율이 감소하게 된다. (후술하는 비교예 2 참조)
또한, I족 원소에 대한 Ag의 몰 비가 0.01 미만이 되면 Cu, In, Ga 및 S를 포함하는 코어에 존재하는 내부 결함을 패시베이션(Passivation)할 수 있는 Ag가 적어져서 양자 효율이 감소하게 된다.(후술하는 비교예 1 참조)
또한, I족 원소에 대한 Ag의 몰 비가 0.1이상 0.5이하인 경우, 정제 단계에서 남아있는 은 전구체를 효과적으로 제거 가능하면서 코어의 결함을 Ag가 충분히 패시베이션(Passivation)하기 때문에 45nm 이하의 반치폭 및 76% 이상의 양자효율을 가질 수 있다.
또한, I족 원소에 대한 Ag의 몰 비가 0.01이상 0.5이하인 경우, 440nm~470nm 발광파장 범위에서 0.35 이상의 흡수값을 가질 수 있다.
또한, 양자점(10)은 발광파장이 500nm 내지 700nm일 수 있으나, 바람직하게는 510nm~680nm, 더 바람직하게는 515nm~650nm 일 수 있으나, 이에 한정되지 않는다.
양자점(10)은 발광파장이 500 이상 580 nm 미만인 양자점의 450nm 에서 흡수값이 0.35 이상이고,발광파장이 580 이상 700 nm 이하인 양자점의 450nm 에서 흡수값이 0.45 이상일 수 있으나, 이에 한정되지 않는다.
또한, 코어(12)는 전구체 용액을 가열한 후 Ag를 주입하여 제조될 수 있으나 이에 한정되지 않는다.
한편, 코어(12)의 직경은 2 nm 이상 10 nm이하일 수 있다.
양자점(10)은 10 nm 와 55 nm 사이의 반치폭(FWHM)을 가지며, 70% 와 99% 사이의 광발광 양자 수율을 나타낼 수 있다.
일 구현예에서, 코어(12) 상에 배치되는 쉘(14)은, I족 원소 또는 II족 원소 또는 III족 원소 중 선택되는 적어도 하나 및 VI족 원소를 포함할 수 있다.
쉘(14)에 사용되는 I족 원소는 IA족 및 IB족을 포함할 수 있으며, Li, Na, K, Rb, Cs, Cu, Ag 및 Au 또는 이들의 조합으로 이루어지는 군에서 선택되는 하나가 사용될 수 있으나 이에 한정되는 것은 아니다.
쉘(14)에 사용되는 II족 원소는 IIA족 및 IIB족을 포함할 수 있으며, II족 원소는 Be, Mg, Ca, Sr, Zn, Cd 및 Hg중 선택된 하나 이상을 포함하고, 또는 이들의 조합으로 이루어지는 군에서 선택되는 하나가 사용될 수 있으나 이에 한정되는 것은 아니다.
쉘(14)에 사용되는 III족 원소는 IIIA족 및 IIIB족을 포함할 수 있으며, In, Ga, Al 및 Tl 또는 이들의 조합으로 이루어지는 군에서 선택되는 하나가 사용될 수 있으나 이에 한정되는 것은 아니다.

쉘(14)은 금속 또는 비금속으로 도핑될 수 있다. 코어(12)/쉘(14)은 쉘(14)의 성막 후에 정제될 수 있다. 코어(12)/쉘(14)은 코어 용액으로부터 침전물을 제거하기 위해 여과될 수 있다.

양자점(10)의 형태는 당 분야에서 일반적으로 사용하는 형태의 것으로 특별히 한정하지 않지만, 보다 구체적으로 구형, 막대형, 피라미드형, 다중 가지형(multi-arm), 또는 입방체(cubic)의 나노 입자, 나노 튜브, 나노와이어, 나노 섬유, 나노 판상 입자 등의 형태의 것을 사용할 수 있다.
양자점(10)은 입자 크기에 따라 방출하는 광의 색상을 조절할 수 있으며, 이에 따라 양자점(10)은 청색, 적색, 녹색 등 다양한 발광 색상을 가질 수 있다.

다른 실시예들에 따른 양자점(10)은 코어(12) 및 제1쉘(14)은 도 1을 참조하여 설명한 코어(12) 및 쉘(14)과 실질적으로 동일할 수 있다. 다시 말해, 도 1에 도시한 코어(12)와 쉘(14)을 포함하는 양자점(10)은 도 2 및 도 3에 도시한 코어/다층쉘 구조의 양자점(10)에도 동일하게 적용할 수 있다.
제2쉘(16)은 제1쉘(14) 상에 제1쉘(14)을 감싸며 적어도 하나의 I족 원소, II족 원소 및 III족 원소 중 선택되는 적어도 하나 및 VI족 원소를 포함한다. 제2쉘(16)에 포함되는 I족 원소는 코어(12)에 포함되는 Ag와 동일할 수도 있지만 동일하지 않을 수도 있다. 제2쉘(16)에 포함되는 III족 원소는 코어(12)에 포함되는 In 및 Ga와 동일할 수도 있지만 동일하지 않을 수도 있다. 또한, 제2쉘(16)에 포함되는 VI족 원소는 코어(12)에 포함되는 S와 동일할 수도 있지만 동일하지 않을 수도 있다.

본 개시의 실시예들에 따른 양자점 제조방법(20)에 있어, 코어 및 제1쉘에 대한 사항은 특별히 달리 설명하지 않는 한 전술한 일 실시예에 따른 양자점(10)에 대해서 설명한 코어(12) 및 쉘(14)에 대한 것과 동일하다.
양자점 제조방법(20)은 가열되어 있는 반응기 내에서 구리 전구체, 은 전구체, 인듐 전구체, 갈륨 전구체, 황 전구체를 이용하여 코어를 제조한 후, 제조된 코어를 쉘이 제조되는 전구체와 함께 고온주입(hot-injection) 방법 및 온도 상승(heating up) 방법으로 수행될 수 있다. 또한, 고온주입(hot-injection) 방법 및 온도 상승(heating up) 방법은 코어 제조 단계(S23) 및 쉘 제조 단계들(S24) 각각의 단계에서 수행될 수도 있다.
전구체 용액 제조 단계(S21)는 구리 전구체, 인듐 전구체, 갈륨 전구체, 황 전구체 및 용매를 제1반응기에 주입하고 반응시켜 전구체 용액을 제조하는 단계이다.
전구체 용액 승온 단계(S22)는 전구체 용액을 가열하는 단계이다.
코어 제조 단계(S23)는 전구체 용액 승온 단계(S22)에서 가열된 전구체 용액에 은 전구체를 주입하고 반응시켜 코어를 제조하는 단계이다.
쉘 제조 단계(S24)는 갈륨 전구체 및 황 전구체를 구비된 제1반응기에 제조된 코어를 주입하고 반응시켜 쉘을 제조하는 단계이다.
전술한 바와 같이, 코어(12) 상에 배치되는 쉘(14)은, I족 원소, II족 원소, 또는 III족 원소 중 선택되는 적어도 하나 및 VI족 원소를 포함할 수 있다. 이 경우 쉘 제조 단계(S24)는 I족 원소, II족 원소 또는 III족 원소 중 선택되는 적어도 하나를 포함하는 전구체 및 VI족 원소를 포함하는 전구체를 구비된 제1반응기에 제조된 코어를 주입하고 반응시켜 쉘을 제조할 수 있다.

전구체 용액 제조 단계(S21)에서 주입되는 용매는 올레일아민(oleylamine), 옥타데센(1-octadecene) 및 트리옥틸아민(trioctylamine) 중에서 선택된 하나 이상일 수 있으나 이에 제한되지 않는다.
전구체 용액 제조 단계(S21)에서 주입되는 구리 전구체, 인듐 전구체, 갈륨 전구체, 황 전구체 각각은 용매와 혼합된 전구체 용액일 수도 있다.
전구체 용액 제조 단계(S21)를 통해 제조된 전구체 용액은 전구체 용액 승온 단계(S22)에서 가열된다.
전구체 용액 승온 단계(S22)를 통해 가열된 전구체 용액은 은 전구체를 주입하고 반응시켜 코어(12)를 제조하는 코어 제조 단계(S23)를 거친다.
코어 제조 단계(S23)는 제1-1단계 및 제1-2단계를 포함할 수 있다.
제1-1단계는 전구체 용액 승온 단계(S22)를 통해 가열된 전구체 용액에 은 전구체를 주입하고 반응시켜 코어 용액을 제조하는 단계일 수 있다.
제1-1단계에서 주입되는 은 전구체는, 예를 들어, 은 아세틸아세토네이트(silver (I) acetylacetonate), 은 클로라이드(silver(I) chloride), 은 브로마이드(silver (I) bromide) 및 은 아이오다이드(silver(I) iodide), 은 아세테이트(silver(I) acetate), 은 나이트레이트(silver(I) nitrate), 은 미리스테이트(silver(I) myristate)로 이루어진 군에서 선택되는 하나 이상일 수 있다.
제1-2단계는 코어 용액에 정제용매를 첨가하여 원심분리하고, 원심분리를 통해 분리된 침전물을 분산용매에 분산시키는 단계일 수 있다.
예를 들어, 제1-2단계는 코어 용액에 메탄올(methanol), 에탄올(ethanol), 아세톤(acetone), 이소프로필알코올(2-propanol) 등의 정제용매를 첨가하여 원심분리한 후, 원심분리를 통해 분리된 침전물을 헥산(hexane), 톨루엔(toluene), 옥타데칸(octadecane), 헵탄(heptane), 올레일아민(oleylamine), 1-옥타데센(1-octadecene) 등의 분산용매에 분산시키는 단계일 수 있다.
제1-2단계를 통해 정제된 코어 용액이 제조될 수 있다.
본 개시의 실시예들에 따른 양자점 제조방법(30)에 있어, 코어 및 쉘에 대한 사항은 특별히 달리 설명하지 않는 한 전술한 일 실시예에 따른 양자점(10)에 대해서 설명한 코어(12) 및 쉘(14)에 대한 것과 동일하다.
쉘 제조 단계(S24)는 제2-1단계 및 제2-2단계를 포함할 수 있다.
제2-1단계는 옥타데센(1-octadecene); 트리옥틸아민(trioctylamine); 또는 올레일아민(oleyamine) 이 구비된 제2반응기에 I족 원소, II족 원소 또는 III족 원소 중 선택되는 적어도 하나를 포함하는 전구체를 주입하는 단계일 수 있다.
제2-2단계는 제1반응기에 정제된 코어 용액과 다른 VI족 원소를 포함하는 VI 전구체를 주입하고 반응시키는 단계일 수 있다.
제2-1단계 및 제2-2단계에서 주입되는 I족, II족 원소, III족 전구체 및 VI족 전구체는, 예를 들어, III족 원소와 화학결합된 아세테이트(acetate), 아세틸아세토네이트(acetylacetone), 산화물, 브롬화물, 염화물, 요오드화물 등의 화합물로 이루어진 군에서 선택되는 하나 일 수 있다.

이하, 도 2에 도시한 코어(12)와 제1,2쉘(14, 16)을 포함하는 양자점(10)와 도 3에 도시한 코어(12)와 세개의 쉘들(14, 16, 18)을 포함하는 양자점(10)은 각 쉘들(14, 16, 18)에 사용되는 전구체들을 이용하여 전술한 쉘(14)을 제조하는 과정을 두번 또는 세번 반복하므로 제조될 수 있다.
양자점(10)의 형태는 당 분야에서 일반적으로 사용하는 형태의 것으로 특별히 한정하지 않지만, 보다 구체적으로 구형, 막대형, 피라미드형, 다중 가지형(multi-arm), 또는 입방체(cubic)의 나노 입자, 나노 튜브, 나노와이어, 나노 섬유, 나노 판상 입자 등의 형태의 것을 사용할 수 있다.
이상 도 4를 참조하여 도 1에 도시한 코어(12)와 쉘(14)을 포함하는 양자점(10)의 제조방법에 대해 설명하였다. 이하, 도 5를 참조하여 도 2에 도시한 코어(12)와 제1,2쉘(14, 16)을 포함하는 양자점(10)의 제조방법에 대해 설명한다. 도 3에 도시한 코어(12)와 세개의 쉘들(14, 16, 18)을 포함하는 양자점(10)은 도 5를 참조하여 설명한 양자점(10)의 제조방법에 최외각쉘(18)을 추가하여 제조할 수 있다.

제2쉘 제조 단계(S35)는 적어도 하나의 I족 원소를 포함하는 I족 전구체 , II족 원소를 포함하는 II족 전구체 및 적어도 하나의 III족 원소를 포함하는 III족 전구체 중에서 선택되는 적어도 하나의 전구체 및 적어도 하나의 VI족 원소를 포함하는 VI족 전구체가 구비된 제2반응기에 제조된 코어/제1쉘을 주입하고 반응시켜 제1쉘을 감싸는 제2쉘을 제조한다.
제2쉘에 포함되는 I족 원소는 Li, Na, K, Rb, Cs, Cu, Ag 및 Au 중에서 선택된 하나 이상을 포함할 수 있으나 이에 제한되지 않는다. II족 원소는 Be, Mg, Ca, Sr, Zn, Cd 및 Hg 중에서 선택되는 하나 이상을 포함할 수 있다.

본 실시예들에 따른 양자점 유기 조성물은 양자점(10), 유기수지, 개시제, 광 확산제를 포함하는 잉크 조성물일 수 있다.

상기 에폭시 수지는 열에 의해서 중합될 수 있는 모노머(monomer) 또는 올리고머(oligomer)로서, 탄소-탄소 불포화 결합 및 탄소-탄소 고리형 결합을 가지는 화합물 등을 포함할 수 있다.

광 증감제의 예로는, 테트라에틸렌글리콜 비스-3-머캡토 프로피오네이트, 펜타에리트리톨 테트라키스-3-머캡토 프로피오네이트, 디펜타에리트리톨 테트라키스-3-머캡토 프로피오네이트 등을 들 수 있다.
상기 개시제의 함량은 상기 감광성 수지 조성물 총량에 대하여 0.1 중량% 내지 10 중량%, 또는 0.1 중량% 내지 8 중량%일 수 있다.  개시제의 함량이 상술한 범위를 만족할 경우, 유기 수지 조성물을 이용한 패턴 형성 공정에서 노광 또는 가열 시 경화가 충분히 일어나 우수한 신뢰성을 얻을 수 있으며, 패턴의 내열성, 내광성 및 내화학성이 우수하고, 해상도 및 밀착성 또한 우수하며, 미반응 개시제로 인한 투과율의 저하를 막을 수 있다.
상기 경화성 수지 조성물은 광확산제를 더 포함할 수 있고, 예를들어, 광확산제는 황산바륨, 탄산칼슘, 황화아연, 이산화티타늄, 지르코니아 또는 이들의 조합을 포함할 수 있다.
이때, 상기 광확산제의 함량은 경화성 수지 조성물 총량에 대해서 0.1 중량% 내지 10 중량%, 또는 0.1 중량% 내지 8 중량%일 수 있다. 광확산제의 함량이 상술한 범위를 만족할 경우, 충분한 광확산 효과를 가지면서 코팅 및 잉크젯팅에 적합한 점도를 가질 수 있다.
일 구현예를 따르면, 양자점(10)의 함량이 양자점 잉크 조성물의 총 함량 100 중량부에 대하여 20 중량부 내지 60 중량부, 예를 들어 25 중량부 내지 50 중량부, 또는 30 중량부 내지 45 중량부일 수 있다. 일 구현예를 따르면, 잉크 조성물은 용매를 포함하지 않을 수 있다. 즉, 잉크 조성물은 무용제형 양자점 잉크 조성물일 수 있다. 일 구현예를 따르면, 잉크 조성물은 25°C 내지 60°C 에서의 점도가 40cPs 이하 일 수 있고, 5cPs 내지 40 cPs일 수 있고, 5cPs 내지 35 cPs일 수 있고, 5cPs 내지 25 cPs일 수 있다. 구현예를 따르면, 잉크 조성물은 25°C에서의 표면장력이 35mN/m 이하 일 수 있고, 10 mN 내지 34mN 일 수 있고, 15mN 내지 34mN 일 수 있고, 20mN 내지 33mN 일 수 있고, 25mN/m 내지 32mN/m 이다. 전술한 점도 및/또는 표면장력 범위를 만족할 때, 잉크조성물은 무용제형의 양자점 잉크 조성물로서 색변환 부재 또는 발광 소자의 발광층 등 다양한 부재를 잉크젯 등의 용액 공정에 적합하게 사용될 수 있다.
또 다른 측면에서, 본 개시의 실시예들은, 양자점 유기 조성물을 포함하는 광학필름을 제공한다.
본 개시의 실시예들에 따른 광학필름을 설명하는데 있어서, 양자점 유기 조성물에 대한 사항은, 특별히 달리 설명하지 않는 한 상술한 본 개시의 실시예들에 따른 양자점 유기 조성물에 대해 설명한 것과 동일하므로, 생략하기로 한다.
광학필름은, 예를 들면, 특정한 파장의 빛을 다른 특정한 파장의 빛으로 변환하는 파장변환필름이거나, 컬러필터일 수 있다. 예를 들면, 본 개시의 실시예들에 따른 광학필름은 발광 다이오드를 포함하는 백라이트에서 방출된 빛의 파장을 변환하는 컬러필터로 사용될 수 있으나, 본 개시의 실시예들에 따른 광학필름이 컬러필터나 파장변환필름으로 제한되는 것은 아니다.

전자장치는, 예를 들어, 표시장치, 조명장치, 태양전지, 휴대 또는 모바일 단말(예: 스마트 폰, 태블릿, PDA, 전자사전, PMP 등), 네비게이션 단말, 게임기, 각종 TV, 각종 컴퓨터 모니터 등을 모두 포함할 수 있으며, 이에 제한되지 않고, 상기 구성물(들)을 포함하기만 하면 그 어떠한 형태의 장치라도 포함될 수 있다.
양자점(10)을 이용한 다양한 전자소자 및 장치에의 응용은 본 기술분야의 통상의 지식을 가진 자가 용이하게 적용할 수 있으므로 이에 대한 자세한 설명은 생략한다.
이하에서는 본 개시에 따른 실시예를 실험예로서 구체적으로 설명하지만, 본 개시가 하기의 실시예로 한정되는 것은 아니다.
아래 실시예들은 도 2을 참조하여 설명한 코어(12)와 제1쉘(14)을 포함하는 양자점(10)의 제조방법을 예시적으로 설명한다.
이때, 제1쉘(14)에 사용되는 II족 원소로 Zn 및 III족 원소로 Ga를, VI족 원소로 S 또는 Se를 예시적으로 설명한다. 다시 말해 CuAgInGaS/ZnS 및 CuAgInGaS/GaS , CuAgInGaS/ZnSe 양자점의 제조예를 예시적으로 설명한다.
전술한 실시예들에서 기술한 원소들을 아래 실시예들과 동일한 방식으로 코어(12) 및 제1쉘(14)을 제조하는 것은 통상의 기술에 해당하므로 구체적인 기술을 생략한다.
[실시예]
1. 비교예 1 CuInGaS/GaS 코어쉘 양자점 제조
(1) 제조예 1-1 (황-올레일아민 전구체 용액 제조)
황(S) 0.305 g (9.5 mmol)과 올레일아민(oleylamine) 9.5 mL (28.5 mmol)를 50 mL 플라스크(flask)에 넣고 실온(RT)에서 30분 동안 감압하고 감압한 상태에서 120°C까지 10 분간 승온한 뒤 1시간 동안 반응하였다. 상기 혼합용액을 질소(N2) 분위기로 만들어 준 뒤 상온으로 감온하여 황(S) 전구체 용액을 제조하였다. 상기 전구체 용액의 황(S) 농도는 1 M 이다.
(2) 제조예 1-2 CuInGaS 코어 제조
1) 환류기가 부착된 50 mL의 3구 둥근 플라스크에 옥타데센(octadecene, ODE) 5 mL, 요오드화 구리 (Copper iodide) 0.019 g, 인듐 클로라이드(Indium chloride) 0.0664 g, 갈륨 아세틸아세토네이트(Gallium acetylacetonate) 0.257 g, 상기 제조예1-1에서 제조한 1 M 황―올레일아민(sulfur-oleylamine, sulfur 0.305 g 및 oleylamine 9.5 mL의 혼합물) 1 mL 및 도데케인티올(dodecanethiol, DDT) 0.5 mL을 넣고 혼합물을 감압하면서 70°C 에서 30분 동안 반응한다.
2) 상기 반응물을 질소(N2) 분위기로 치환한 후 210°C 에서 10분 동안 유지한다.
3) 상기 반응물을 상온으로 냉각하고 에탄올로 정제 한 후 CuInGaS 코어 침전물을 얻고 상기 침전물을 톨루엔에 재분산한다.
(3) 제조예 1-3 CuInGaS/GaS 코어쉘 양자점 제조
1) 환류기가 부착된 50 mL의 3구 둥근 플라스크에 올레일아민(oleylamine) 16 mL, 갈륨 아세틸아세토네이트(Gallium acetylacetonate) 1g을 넣고 감압하면서 120°C 에서 30분 동안 반응한다.
2) 상기 반응물을 질소(N2) 분위기로 치환한 후 톨루엔에 분산된 CuInGaS 코어와 1M 황―올레일아민(sulfur-oleylamine, sulfur 0.305 g 및 oleylamine 9.5 mL의 혼합물) 3.4mL 주입한 후 240℃에서 10분동안 반응한다.
3) 반응이 끝난 혼합물을 상온으로 냉각한 후 에탄올을 첨가하여 원심분리 된 후 톨루엔에 재분산한다.
2. 비교예 2 CuAgInGaS/GaS 코어쉘 양자점 ((Ag mol%)/(Ag+Cu mol%) = 0.55) 제조
(1) 제조예 2-1 (은-아세테이트-올레일아민 전구체 용액 제조)
은 아세테이트(Silver acetate, 0.1 g)와 올레일아민(oleylamine, 10 mL)을 50 mL 플라스크에 넣고 실온(RT)에서 1시간 동안 감압하고 감압한 상태에서 120°C까지 10 분간 승온한 뒤 1시간 동안 반응하였다. 상기 혼합용액을 질소(N2) 분위기로 만들어 준 뒤 상온으로 감온하여 은(Ag) 전구체 용액을 제조하였다.
(2) 제조예 2-2 CuAgInGaS 코어 제조
1) 환류기가 부착된 50 mL의 3구 둥근 플라스크에 옥타데센(octadecene, ODE) 5 mL, 요오드화 구리 (Copper iodide) 0.019 g, 인듐 클로라이드(Indium chloride) 0.0664 g, 갈륨 아세틸아세토네이트(Gallium acetylacetonate) 0.257 g, 상기 제조예1-1에서 제조한 1 M 황―올레일아민(sulfur-oleylamine, sulfur 0.305 g 및 oleylamine 9.5 mL의 혼합물) 1 mL 및 도데케인티올(dodecanethiol, DDT) 0.5 mL을 넣고 혼합물을 감압하면서 70°C 에서 30분 동안 반응한다.
2) 상기 반응물을 질소(N2) 분위기로 치환한 후 180°C 로 승온한 후 상기 제조예 2-1에서 제조한 0.06M 은 아세테이트-올레일아민(silver(I) acetate-oleylamine, silver acetate 0.1g 및 oleylamine 10 mL의 혼합물) 5 mL를 주입한 후 210°C 에서 10분 동안 반응한다.
3) 상기 반응물을 상온으로 냉각하고 에탄올로 정제 한 후 CuAgInGaS 코어 침전물을 얻고 상기 침전물을 톨루엔에 재분산한다.
(3) 제조예 2-3 CuAgInGaS/GaS 코어쉘 양자점 제조
1) 환류기가 부착된 50 mL의 3구 둥근 플라스크에 올레일아민(oleylamine) 16 mL, 갈륨 아세틸아세토네이트(Gallium acetylacetonate) 1g을 넣고 감압하면서 120°C 에서 30분 동안 반응한다.
2) 상기 반응물을 질소(N2) 분위기로 치환한 후 톨루엔에 분산된 CuAgInGaS 코어와 1M 황―올레일아민(sulfur-oleylamine, sulfur 0.305 g 및 oleylamine 9.5 mL의 혼합물) 3.4mL 주입한 후 240℃에서 10분동안 반응한다.
3) 반응이 끝난 혼합물을 상온으로 냉각한 후 에탄올을 첨가하여 원심분리 된 후 톨루엔에 재분산한다.
3. 실시예 1 CuAgInGaS/GaS 코어쉘 양자점 ((Ag mol%)/(Ag+Cu mol%) = 0.01) 제조
상기 비교예 2의 제조예 2-2의 2)에서 아세테이트-올레일아민(silver(I) acetate-oleylamine, silver acetate 0.1g 및 oleylamine 10 mL의 혼합물)을 0.02mL를 주입하는 것을 제외하고 동일한 방법으로 제조한다.
4. 실시예 2 CuAgInGaS/GaS 코어쉘 양자점 ((Ag mol%)/(Ag+Cu mol%) = 0.03) 제조
상기 비교예 2의 제조예 2-2의 2)에서 아세테이트-올레일아민(silver(I) acetate-oleylamine, silver acetate 0.1g 및 oleylamine 10 mL의 혼합물)을 0.05mL를 주입하는 것을 제외하고 동일한 방법으로 제조한다.
5. 실시예 3 CuAgInGaS/GaS 코어쉘 양자점 ((Ag mol%)/(Ag+Cu mol%) = 0.05) 제조
상기 비교예 2의 제조예 2-2의 2)에서 아세테이트-올레일아민(silver(I) acetate-oleylamine, silver acetate 0.1g 및 oleylamine 10 mL의 혼합물)을 0.7mL를 주입하는 것을 제외하고 동일한 방법으로 제조한다.
6. 실시예 4 CuAgInGaS/GaS 코어쉘 양자점 ((Ag mol%)/(Ag+Cu mol%) = 0.07) 제조
상기 비교예 2의 제조예 2-2의 2)에서 아세테이트-올레일아민(silver(I) acetate-oleylamine, silver acetate 0.1g 및 oleylamine 10 mL의 혼합물)을 0.1mL를 주입하는 것을 제외하고 동일한 방법으로 제조한다.
7. 실시예 5 CuAgInGaS/GaS 코어쉘 양자점 ((Ag mol%)/(Ag+Cu mol%) = 0.1) 제조
상기 비교예 2의 제조예 2-2의 2)에서 아세테이트-올레일아민(silver(I) acetate-oleylamine, silver acetate 0.1g 및 oleylamine 10 mL의 혼합물)을 0.14mL를 주입하는 것을 제외하고 동일한 방법으로 제조한다.
8. 실시예 6 CuAgInGaS/GaS 코어쉘 양자점 ((Ag mol%)/(Ag+Cu mol%) = 0.15) 제조
상기 비교예 2의 제조예 2-2의 2)에서 아세테이트-올레일아민(silver(I) acetate-oleylamine, silver acetate 0.1g 및 oleylamine 10 mL의 혼합물)을 0.25mL를 주입하는 것을 제외하고 동일한 방법으로 제조한다.
9. 실시예 7 CuAgInGaS/GaS 코어쉘 양자점 ((Ag mol%)/(Ag+Cu mol%) = 0.2) 제조
상기 비교예 2의 제조예 2-2의 2)에서 아세테이트-올레일아민(silver(I) acetate-oleylamine, silver acetate 0.1g 및 oleylamine 10 mL의 혼합물)을 0.4mL를 주입하는 것을 제외하고 동일한 방법으로 제조한다.
10. 실시예 8 CuAgInGaS/GaS 코어쉘 양자점 ((Ag mol%)/(Ag+Cu mol%) = 0.25) 제조
상기 비교예 2의 제조예 2-2의 2)에서 아세테이트-올레일아민(silver(I) acetate-oleylamine, silver acetate 0.1g 및 oleylamine 10 mL의 혼합물)을 0.6mL를 주입하는 것을 제외하고 동일한 방법으로 제조한다.
11. 실시예 9 CuAgInGaS/GaS 코어쉘 양자점 ((Ag mol%)/(Ag+Cu mol%) = 0.3) 제조
상기 비교예 2의 제조예 2-2의 2)에서 아세테이트-올레일아민(silver(I) acetate-oleylamine, silver acetate 0.1g 및 oleylamine 10 mL의 혼합물)을 0.8mL를 주입하는 것을 제외하고 동일한 방법으로 제조한다.
12. 실시예 10 CuAgInGaS/GaS 코어쉘 양자점 ((Ag mol%)/(Ag+Cu mol%) = 0.35) 제조
상기 비교예 2의 제조예 2-2의 2)에서 아세테이트-올레일아민(silver(I) acetate-oleylamine, silver acetate 0.1g 및 oleylamine 10 mL의 혼합물)을 1mL를 주입하는 것을 제외하고 동일한 방법으로 제조한다.
12. 실시예 11 CuAgInGaS/GaS 코어쉘 양자점 ((Ag mol%)/(Ag+Cu mol%) = 0.4) 제조
상기 비교예 2의 제조예 2-2의 2)에서 아세테이트-올레일아민(silver(I) acetate-oleylamine, silver acetate 0.1g 및 oleylamine 10 mL의 혼합물)을 1.5mL를 주입하는 것을 제외하고 동일한 방법으로 제조한다.
13. 실시예 12 CuAgInGaS/GaS 코어쉘 양자점 ((Ag mol%)/(Ag+Cu mol%) = 0.5) 제조
상기 비교예 2의 제조예 2-2의 2)에서 아세테이트-올레일아민(silver(I) acetate-oleylamine, silver acetate 0.1g 및 oleylamine 10 mL의 혼합물)을 3mL를 주입하는 것을 제외하고 동일한 방법으로 제조한다.
14. 실시예 13 CuAgInGaS/ZnS 코어쉘 양자점 ((Ag mol%)/(Ag+Cu mol%) = 0.01) 제조
(1) 제조예 3-1 (Zn 전구체 용액 제조)
1) 10mL vial에 징크 아세테이트 다이하이드레이트(Zn acetate dihydrate) 18.222g, 올레산 (Oleic acid) 4mL, 옥타데센 (Octadecene) 2mL을 넣고 핫플레이트에 200℃에서 반응하여 제조한다.
(2) 제조예 3-2 CuAgInGaS/ZnS 코어쉘 양자점 제조
1) 환류기가 부착된 50 mL의 3구 둥근 플라스크에 옥타데센(octadecene, ODE) 5 mL, 요오드화 구리 (Copper iodide) 0.019 g, 인듐 클로라이드(Indium chloride) 0.0664 g, 갈륨 아세틸아세토네이트(Gallium acetylacetonate) 0.257 g, 상기 제조예 2-2의 2)에서 아세테이트-올레일아민(silver(I) acetate-oleylamine, silver acetate 0.1g 및 oleylamine 10 mL의 혼합물)을 0.02mL, 상기 제조예 1-1에서 제조한 1 M 황―올레일아민(sulfur-oleylamine, sulfur 0.305 g 및 oleylamine 9.5 mL의 혼합물) 1 mL 및 도데케인티올(dodecanethiol, DDT) 0.5 mL을 넣고 혼합물을 감압하면서 70°C 에서 30분 동안 반응한다.
2) 상기 반응물을 질소(N2) 분위기로 치환한 후 210°C 에서 10분 동안 유지한다.
3) 상기 반응물을 상온으로 냉각하고 실시예 13의 제조예 3-1의 Zn 전구체 용액을 주입한 후 240℃에서 1시간 동안 반응한다.
4) 반응이 끝난 혼합물을 상온으로 냉각한 후 에탄올을 첨가하여 원심분리 된 후 톨루엔에 재분산한다.
15. 실시예 14 CuAgInGaS/ZnS 코어쉘 양자점 ((Ag mol%)/(Ag+Cu mol%) = 0.1) 제조
상기 실시예 13의 제조예 3-2의 1)에서 아세테이트-올레일아민(silver(I) acetate-oleylamine, silver acetate 0.1g 및 oleylamine 10 mL의 혼합물)을 0.14mL를 주입하는 것을 제외하고 동일한 방법으로 제조한다.
16. 실시예 15 CuAgInGaS/ZnS 코어쉘 양자점 ((Ag mol%)/(Ag+Cu mol%) = 0.3) 제조
상기 실시예 13의 제조예 3-2의 1)에서 아세테이트-올레일아민(silver(I) acetate-oleylamine, silver acetate 0.1g 및 oleylamine 10 mL의 혼합물)을 0.8mL를 주입하는 것을 제외하고 동일한 방법으로 제조한다.
17. 실시예 16 CuAgInGaS/ZnS 코어쉘 양자점 ((Ag mol%)/(Ag+Cu mol%) = 0.5) 제조
상기 실시예 13의 제조예 3-2의 1)에서 아세테이트-올레일아민(silver(I) acetate-oleylamine, silver acetate 0.1g 및 oleylamine 10 mL의 혼합물)을 3mL를 주입하는 것을 제외하고 동일한 방법으로 제조한다.
18. 실시예 17 CuAgInGaS/ZnSe 코어쉘 양자점 ((Ag mol%)/(Ag+Cu mol%) = 0.01) 제조
(1) 제조예 4-2 (Selenium 용액 제조)
10mL vial에 Selenium powder 3.166g, 옥타데센 (Octadecene) 5mL을 넣고 핫플레이트에 200℃에서 반응하여 제조한다.
(2) 제조예 4-2 CuAgInGaS/ZnSe 코어쉘 양자점 제조
1) 환류기가 부착된 50 mL의 3구 둥근 플라스크에 옥타데센(octadecene, ODE) 5 mL, 요오드화 구리 (Copper iodide) 0.019 g, 인듐 클로라이드(Indium chloride) 0.0664 g, 갈륨 아세틸아세토네이트(Gallium acetylacetonate) 0.257 g, 상기 제조예 2-2의 2)에서 아세테이트-올레일아민(silver(I) acetate-oleylamine, silver acetate 0.1g 및 oleylamine 10 mL의 혼합물)을 0.02mL, 상기 제조예 1-1에서 제조한 1 M 황―올레일아민(sulfur-oleylamine, sulfur 0.305 g 및 oleylamine 9.5 mL의 혼합물) 1 mL 및 도데케인티올(dodecanethiol, DDT) 0.5 mL을 넣고 혼합물을 감압하면서 70°C 에서 30분 동안 반응한다.
2) 상기 반응물을 질소(N2) 분위기로 치환한 후 210°C 에서 10분 동안 유지한다.
3) 상기 반응물을 상온으로 냉각하고 실시예 13의 제조예 3-1의 Zn 전구체 용액과 실시예 17의 제조예 4-1의 Selenium 용액을 주입한 후 240℃에서 1시간 동안 반응한다.
4) 반응이 끝난 혼합물을 상온으로 냉각한 후 에탄올을 첨가하여 원심분리 된 후 톨루엔에 재분산한다.
19. 실시예 18 CuAgInGaS/ZnSe 코어쉘 양자점 ((Ag mol%)/(Ag+Cu mol%) = 0.1) 제조
상기 실시예 17의 제조예 4-2의 1)에서 아세테이트-올레일아민(silver(I) acetate-oleylamine, silver acetate 0.1g 및 oleylamine 10 mL의 혼합물)을 0.14mL를 주입하는 것을 제외하고 동일한 방법으로 제조한다.
20. 실시예 19 CuAgInGaS/ZnSe 코어쉘 양자점 ((Ag mol%)/(Ag+Cu mol%) = 0.3) 제조
상기 실시예 17의 제조예 4-2의 1)에서 아세테이트-올레일아민(silver(I) acetate-oleylamine, silver acetate 0.1g 및 oleylamine 10 mL의 혼합물)을 0.8mL를 주입하는 것을 제외하고 동일한 방법으로 제조한다.
21. 실시예 20 CuAgInGaS/ZnSe 코어쉘 양자점 ((Ag mol%)/(Ag+Cu mol%) = 0.5) 제조
상기 실시예 17의 제조예 4-2의 1)에서 아세테이트-올레일아민(silver(I) acetate-oleylamine, silver acetate 0.1g 및 oleylamine 10 mL의 혼합물)을 3mL를 주입하는 것을 제외하고 동일한 방법으로 제조한다.
[실험예]
표 1은 비교예 및 실시예에 대해 Otsuka Electronics사의 QE-2000장비로 측정된 결과값이며, 제조된 양자점의 광특성[발광파장 피크 (Emission Peak), 양자 효율 (Quantum Yield), 반치폭 (Full Width at Half Maximum, FWHM)]을 확인한 결과를 나타낸다. 또한 한국 애질런트테크놀로지스사의 7900 ICP-MS를 사용하여 양자점 코어의 전체 구성 원소 대비 Ag 및 Cu의 몰 비를 확인하였으며, SHIMADZU사의 UV-2600을 사용하여 양자점 코어쉘 1mg을 톨루엔 3ml에 희석하고 흡수 스펙트럼을 측정하여 흡광도 그래프를 얻고 흡광도 그래프의 파장 450nm 에서의 흡수값을 확인하였다.
특히, 양자점 디스플레이는 440~470nm 범위의 파장을 갖는 청색 광원을 보편적으로 백라이트로 사용된다. 효율적인 색상 변환을 하기 위해 440~470nm 범위의 파장에서 높은 흡수 성능을 갖는 양자점 물질이 요구된다. 이런 점을 고려하여, 본 실험예는 450nm의 파장에 대한 흡수값을 측정하였다.

본 개시의 실시예들 및 전술한 비교예에 따라 양자점을 제조하였다. 표 1을 참조하여, 표 1의 비교예 1와 실시예 1 내지 12을 비교하면, 비교예 1보다 실시예 1 내지 12이 발광파장이 블루 시프트(blue shift) 되는 것을 알 수 있다. 이것은 Ag의 에너지 준위가 Cu의 에너지 준위보다 가전자대(valence band)로부터 멀리 위치하기 때문에 Ag가 포함된 Cu, In, Ga 및 S를 포함하는 양자점이 더 높은 에너지 방출을 하기 때문이다. 뿐만 아니라, 양자효율이 우수한 것을 확인할 수 있는데 이는, Cu, In, Ga 및 S를 포함하는 코어에 존재하는 내부 결함을 Ag가 패시베이션(Passivation) 함으로써 양자 효율을 더 높인 결과를 보인다. 이러한 결과는 디스플레이 활용에 양자점을 적용할 수 있는 바람직한 특징이라고 할 수 있다.
또한, 본 개시에서 Ag 가 포함됨에 따라 흡수값이 높아질 수 있다. 적색파장 범위 580 nm 이상 660 nm 인 실시예 1 내지 5, 13 내지 15, 17 내지 19 와 비교예 1을 비교해보면 450nm 흡수값이 최소 102% 내지 최대 113% 향상됨을 확인할 수 있고 녹색파장 범위인 510 nm 이상 580 nm 미만인 실시예 6내지 12, 16, 20와 비교예 2를 비교하였을 경우에도 450 nm 흡수값이 최소 129% 내지 최대 170% 까지 흡수도가 높은 것을 확인할 수 있다. 이는 Ag가 Cu보다 높은 흡광계수를 가지는 특징으로 인해 나타나는 결과로 판단된다.
하지만 비교예 2와 실시예 1 내지 12을 비교했을 때, I족 원소에 대한 Ag의 몰 비율이 0.5을 넘어가면 반치폭 증가 및 양자효율이 감소하는 것을 알 수 있다. I족 원소에 대한 Ag의 몰 비율이 0.5 이상에서 정제 단계에서 남아있는 Ag 전구체 제거가 어려우며, 그에 따라 제거되지 않는 Ag가 결함(defect)으로 작용하여 쉘이 효과적으로 합성되지 않는 것으로 판단된다.
전술한 실시예들에서 CuAgInGaS/ZnS 및 CuAgInGaS/GaS , CuAgInGaS/ZnSe 양자점을 대표적으로 설명하였다. 그러나, 단일쉘 뿐만 아니라 제 2쉘 이상을 포함하는 다층쉘로 구성되는 Ag을 포함하는 CuAgInGaS/ZnS 및 CuInGaS, CuAgInGaS/ZnSe 양자점이더라도 전술한 바와 동일한 이유로 발광 효율을 향상시킬 수 있다.
본 개시의 실시예들은 Cu, In, Ga 및 S를 포함하는 코어에 Ag 원소를 추가하여 발광효율이 우수한 양자점, 그 양자점의 제조방법, 그 양자점 유기 조성물 및 전자장치를 제공할 수 있다.
본 개시의 실시예들은 Cu, In, Ga 및 S를 포함하는 코어에 Ag 원소를 추가하여 양자점의 흡수도를 향상시킬 수 있는 양자점, 그 양자점의 제조방법, 그 양자점 유기 조성물 및 전자장치를 제공할 수 있다.
이상의 설명은 본 발명을 예시적으로 설명한 것에 불과한 것으로, 본 발명에 속하는 기술분야에서 통상의 지식을 가지는 자라면 본 발명의 본질적인 특성에서 벗어나지 않는 범위에서 다양한 변형이 가능할 것이다. 따라서, 본 명세서에 개시된 실시예들은 본 발명을 한정하기 위한 것이 아니라 설명하기 위한 것이고, 이러한 실시예에 의하여 본 발명의 사상과 범위가 한정되는 것은 아니다. 본 발명의 보호범위는 아래의 청구범위에 의하여 해석되어야 하며, 그와 동등한 범위 내에 모든 기술은 본 발명의 권리범위에 포함하는 것으로 해석되어야 할 것이다.

본 특허출원은 2023년 6월 8일 한국에 출원한 특허출원번호 제10-2023-0073848호 및 2024년 5월 17일 한국에 출원한 특허출원번호 제10-2024-0064214호에 대해 미국 특허법 119(a)조 (35 U.S.C §119(a))에 따라 우선권을 주장하며, 그 모든 내용은 참고문헌으로 본 특허출원에 병합된다. 아울러, 본 특허출원은 미국 이외의 국가에 대해서도 위와 동일한 이유로 우선권을 주장하며 그 모든 내용은 참고문헌으로 본 특허출원에 병합된다.

Claims (17)

  1. Cu, In, Ga 및 S를 포함하는 코어; 및
    상기 코어 상에 배치되는 쉘을 포함하는 나노구조체; 및
    상기 코어는 Ag가 추가되고,
    상기 코어는 I족 원소에 대한 Ag의 몰 비가 0.01 이상 0.5 이하인 양자점.
  2. 제1항에 있어서,
    상기 코어는 I족 원소에 대한 Ag의 몰 비가 0.1 이상 0.5 이하인 양자점.
  3. 제1항에 있어서,
    발광파장이 500nm 내지 700nm인 양자점.
  4. 제 3항에 있어서,
    발광파장이 500 이상 580 nm 미만인 양자점의 450nm 에서 흡수값이 0.35 이상이고,
    발광파장이 580 이상 700 nm 이하인 양자점의 450nm 에서 흡수값이 0.45 이상인 양자점.
  5. 제1항에 있어서,
    상기 코어는 전구체 용액을 가열한 후 상기 Ag를 주입하여 제조된 양자점.
  6. 제1항에 있어서,
    상기 코어에 존재하는 내부 결함을 상기 Ag가 패시베이션하는 양자점.
  7. 제1항에 있어서,
    상기 코어의 결정 구조에서 Cu가 결함된 위치에 상기 Ag가 배치하는 양자점.
  8. 제1항에 있어서,
    상기 쉘은 I족 원소, II족 원소 또는 III족 원소 중 선택되는 적어도 하나 및 VI족 원소를 포함하고,
    상기 I족 원소는 Li, Na, K, Rb, Cs, Cu, Ag 및 Au 중에서 선택된 하나 이상을 포함하고,
    상기 II족 원소는 Be, Mg, Ca, Sr, Zn, Cd 및 Hg중 선택된 하나 이상을 포함하고,
    상기 III족 원소는 Al, Ga, In 및 Tl 중에서 선택된 하나 이상을 포함하고,
    상기 VI족 원소는 S, Se 및 Te 중에서 선택된 하나 이상을 포함하는 양자점.
  9. 제1항에 있어서,
    상기 쉘은,
    상기 코어 상에 배치되고 I족 원소, II족 원소 및 III족 원소 중에서 선택된 하나 이상 및 VI족 원소를 포함하는 제1쉘; 및
    상기 제1쉘에 배치되고 I족 원소, II족 원소 및 III족 원소 중에서 선택된 적어도 하나 및 VI족 원소를 포함하는 제2쉘을 포함하고,
    상기 I족 원소는 Li, Na, K, Rb, Cs, Cu, Ag 및 Au 중에서 선택된 하나 이상을 포함하고,
    상기 II족 원소는 Be, Mg, Ca, Sr, Zn, Cd 및 Hg중 선택된 하나 이상을 포함하고,
    상기 III족 원소는 Al, Ga, In 및 Tl 중에서 선택된 하나 이상을 포함하고,
    상기 VI족 원소는 S, Se 및 Te 중에서 선택된 하나 이상을 포함하는 양자점.
  10. 제9항에 있어서,

  11. 구리 전구체, 인듐 전구체, 갈륨 전구체, 황 전구체 및 용매를 제1반응기에 주입하고 반응시켜 전구체 용액을 제조하는 전구체 용액 제조 단계;
    상기 전구체 용액을 가열하는 전구체 용액 승온 단계;
    가열된 상기 전구체 용액에 은 전구체를 주입하고 반응시켜 코어를 제조하는 코어 제조 단계; 및
    특정 원소를 포함하는 전구체가 구비된 제2반응기에 상기 코어를 주입하고 반응시켜 쉘을 제조하는 쉘 제조 단계를 포함하고,
    상기 코어는 I족 원소에 대한 Ag의 몰 비가 0.01 이상 0.5 이하인 양자점 제조방법.
  12. 제11항에 있어서,
    상기 쉘은 I족 원소, II족 원소 또는 III족 원소 중 선택되는 적어도 하나 및 VI족 원소를 포함하고,
    상기 I족 원소는 Li, Na, K, Rb, Cs, Cu, Ag 및 Au 중에서 선택된 하나 이상을 포함하고,
    상기 II족 원소는 Be, Mg, Ca, Sr, Zn, Cd 및 Hg 중 선택된 하나 이상을 포함하고,
    상기 III족 원소는 Al, Ga, In 및 Tl 중에서 선택된 하나 이상을 포함하고,
    상기 VI족 원소는 S, Se 및 Te 중에서 선택된 하나 이상을 포함하는 양자점 제조방법.
  13. 제11항에 있어서,
    상기 쉘은,
    상기 코어 상에 배치되고 I족 원소, II족 원소 및 III족 원소 중에서 선택된 하나 이상 및 VI족 원소를 포함하는 제1쉘; 및
    상기 제1쉘에 배치되고 I족 원소, II족 원소 및 III족 원소 중에서 선택된 적어도 하나 및 VI족 원소를 포함하는 제2쉘을 포함하고,
    상기 I족 원소는 Li, Na, K, Rb, Cs, Cu, Ag 및 Au 중에서 선택된 하나 이상을 포함하고,
    상기 II족 원소는 Be, Mg, Ca, Sr, Zn, Cd 및 Hg중 선택된 하나 이상을 포함하고,
    상기 III족 원소는 Al, Ga, In 및 Tl 중에서 선택된 하나 이상을 포함하고,
    상기 VI족 원소는 S, Se 및 Te 중에서 선택된 하나 이상을 포함하는 양자점 제조방법.
  14. 제12항에 있어서,

    상기 디스플레이 장치를 구동하는 제어부;를 포함하는 전자장치.
