Description
本発明は、接着剤用組成物及びフィルム状接着剤、並びに、フィルム状接着剤を用いた半導体パッケージ及びその製造方法に関する。
近年、半導体チップを多段に積層したスタックドMCP(Multi Chip Package)が普及しており、携帯電話、携帯オーディオ機器用のメモリパッケージとして搭載されている。また、携帯電話等の多機能化に伴い、パッケージの高密度化・高集積化も推し進められている。これに伴い、半導体チップの多段積層化が進行している。
このようなメモリパッケージの製造過程における配線基板と半導体チップとの接着や半導体チップ間の接着には、熱硬化性のフィルム状接着剤(ダイアタッチフィルム、ダイボンドフィルム)が使用されている。チップの多段積層化に伴い、ダイアタッチフィルムはより薄型状に形成することが求められている。また、ウェハ配線ルールの微細化に伴い、半導体素子表面には熱が発生しやすくなっている。それゆえ、熱をパッケージ外部へ逃がすために、ダイアタッチフィルムには熱伝導性の充填材が配合され、高熱伝導性を実現している。
いわゆるダイアタッチフィルム用途を意図した熱硬化性のフィルム状接着剤の材料として、例えば、重量平均分子量が10000未満の硬化性樹脂と、硬化剤と、ユークリプタイトと、を組み合わせた組成が知られている(例えば特許文献1)。
半導体パッケージは、基板(半導体、ガラス)、リードフレーム(金属)、回路、接着層、封止層など様々な材質の部材により構成されている。このため、各部材の熱膨張率の違いから、半導体パッケージに反りが生じる場合がある。半導体パッケージが小型化、薄型化するのに伴い、その傾向は強まっている。また、積層数の多い、多段化パッケージでは、一段の半導体パッケージと比較して反りの影響は大きい。半導体パッケージに反りが生じると、外部端子と実装基板との接続不良、内部構造中でのクラックの発生、ワイヤの破断など、組立時及び使用時に様々な問題が生じうる。
半導体パッケージを構成する材料の中でも、樹脂を含む材料は、その熱膨張率が、金属材料に対して相対的に大きいため、低熱膨張率化するために様々な検討がなされている。例えば、特許文献1は、低熱膨張化させる手段として無機充填材を採用した場合の問題点を指摘し、特定の重量平均分子量の硬化性樹脂と、硬化剤と、充填材としてユークリプトを用いた組成により、熱膨張率を低減できることを記載している。しかし、上述の特許文献1に記載の組成物は、特殊な無機充填材を用いるという点で製造上の制約がある。
一方で、樹脂を含む材料を、接着剤又は封止剤として使用する場合、被着物に対して十分な接着性を示すことが要求される。従来、無機充填材を多く含有させることにより、接着力が低下することは知られており、無機充填材を用いた手法により、反りの低減と優れた接着力とを両立させることは困難であった。
半導体パッケージを構成する材料の中でも、樹脂を含む材料は、その熱膨張率が、金属材料に対して相対的に大きいため、低熱膨張率化するために様々な検討がなされている。例えば、特許文献1は、低熱膨張化させる手段として無機充填材を採用した場合の問題点を指摘し、特定の重量平均分子量の硬化性樹脂と、硬化剤と、充填材としてユークリプトを用いた組成により、熱膨張率を低減できることを記載している。しかし、上述の特許文献1に記載の組成物は、特殊な無機充填材を用いるという点で製造上の制約がある。
一方で、樹脂を含む材料を、接着剤又は封止剤として使用する場合、被着物に対して十分な接着性を示すことが要求される。従来、無機充填材を多く含有させることにより、接着力が低下することは知られており、無機充填材を用いた手法により、反りの低減と優れた接着力とを両立させることは困難であった。
本発明は、反りを効果的に抑制でき、被着体との間で優れた接着力を示すフィルム状接着剤、及び、このフィルム状接着剤の調製に好適な接着剤用組成物を提供することを課題とする。また本発明は、上記フィルム状接着剤を用いた半導体パッケージ及びその製造方法を提供することを課題とする。
本発明者らは上記課題に鑑み鋭意検討を重ねた結果、エポキシ樹脂、エポキシ樹脂硬化剤、及び高分子成分を含有させた接着剤用組成物を用いてフィルム状接着剤を調製するに当たり、エポキシ樹脂として、縮合環骨格を有するエポキシ樹脂を採用し、これにポリロタキサン化合物を特定量で含有させることにより、上記課題を解決できることを見出した。
本発明は上記知見に基づきさらに検討を重ねて完成されるに至ったものである。

[接着剤用組成物]
本発明の接着剤用組成物は、本発明のフィルム状接着剤の形成に好適な組成物である。
本発明の接着剤用組成物は、縮合環構造を有するエポキシ樹脂(A)、エポキシ樹脂硬化剤(B)、ポリロタキサン化合物(C)、高分子成分(D)を含有する。また、エポキシ樹脂(A)及び高分子成分(D)の各含有量の合計100質量部に対して、ポリロタキサン化合物(C)の含有量は5~15質量部に制御される。本発明の接着剤用組成物は、さらに、無機充填材(E)を含有していてもよい。
本発明の接着剤用組成物は、被着体との積層体において、反りを生じにくく、また、被着体への接着力に優れる。
本発明の接着剤用組成物は、本発明のフィルム状接着剤の形成に好適な組成物である。
本発明の接着剤用組成物は、縮合環構造を有するエポキシ樹脂(A)、エポキシ樹脂硬化剤(B)、ポリロタキサン化合物(C)、高分子成分(D)を含有する。また、エポキシ樹脂(A)及び高分子成分(D)の各含有量の合計100質量部に対して、ポリロタキサン化合物(C)の含有量は5~15質量部に制御される。本発明の接着剤用組成物は、さらに、無機充填材(E)を含有していてもよい。
本発明の接着剤用組成物は、被着体との積層体において、反りを生じにくく、また、被着体への接着力に優れる。
以下、接着剤用組成物に含まれる各成分について説明する。
<縮合環構造を有するエポキシ樹脂(A)>
上記縮合環構造を有するエポキシ樹脂(A)(以下、単にエポキシ樹脂(A)ともいう)は、エポキシ基を持つ熱硬化型の樹脂であり、その分子中に縮合環構造を有する。この縮合環構造を構成する環の数は2~7が好ましく、2~5がより好ましく、2~4がさらに好ましく、2又は3がさらに好ましく、2が特に好ましい。また、縮合環構造を構成する各環は橋かけ構造を有してもよい。縮合環構造を構成する各環の環員数は、5員環及び/又は6員環が好ましい(例えばジシクロペンタジエン構造は、5員環と6員環との縮合環であり、6員環が橋かけ構造を有する)。
エポキシ樹脂(A)が有する縮合環構造としては、ジシクロペンタジエン構造、フルオレン構造(好ましくはフルオレンビスフェノール構造)、ナフタレン構造(好ましくはナフトール構造、ナフタレンジオール構造を含む)等が挙げられる。なかでもジシクロペンタジエン構造、及びナフタレン構造が好ましい。すなわち、エポキシ樹脂(A)はジシクロペンタジエン型エポキシ樹脂、及び/又はナフタレン型エポキシ樹脂を含むことが好ましく、ジシクロペンタジエン型エポキシ樹脂を含むことがより好ましい。
上記縮合環構造を有するエポキシ樹脂(A)(以下、単にエポキシ樹脂(A)ともいう)は、エポキシ基を持つ熱硬化型の樹脂であり、その分子中に縮合環構造を有する。この縮合環構造を構成する環の数は2~7が好ましく、2~5がより好ましく、2~4がさらに好ましく、2又は3がさらに好ましく、2が特に好ましい。また、縮合環構造を構成する各環は橋かけ構造を有してもよい。縮合環構造を構成する各環の環員数は、5員環及び/又は6員環が好ましい(例えばジシクロペンタジエン構造は、5員環と6員環との縮合環であり、6員環が橋かけ構造を有する)。
エポキシ樹脂(A)が有する縮合環構造としては、ジシクロペンタジエン構造、フルオレン構造(好ましくはフルオレンビスフェノール構造)、ナフタレン構造(好ましくはナフトール構造、ナフタレンジオール構造を含む)等が挙げられる。なかでもジシクロペンタジエン構造、及びナフタレン構造が好ましい。すなわち、エポキシ樹脂(A)はジシクロペンタジエン型エポキシ樹脂、及び/又はナフタレン型エポキシ樹脂を含むことが好ましく、ジシクロペンタジエン型エポキシ樹脂を含むことがより好ましい。
エポキシ樹脂(A)のエポキシ当量は500g/eq以下であることが好ましい。エポキシ樹脂(A)は液体、固体又は半固体のいずれであってもよい。本発明において液体とは、軟化点が25℃未満であることをいい、固体とは、軟化点が60℃以上であることをいい、半固体とは、軟化点が上記液体の軟化点と固体の軟化点との間(25℃以上60℃未満)にあることをいう。本発明で使用するエポキシ樹脂(A)としては、好適な温度範囲(例えば60~120℃)で低溶融粘度に到達することができるフィルム状接着剤を得る観点から、軟化点が100℃以下であることが好ましい。なお、本発明において、軟化点とは、軟化点試験(環球式)法(測定条件:JIS-K7234:1986に準拠)により測定した値である。
本発明で使用するエポキシ樹脂(A)において、熱硬化体の架橋密度を高める観点から、エポキシ当量は150~450g/eqであることが好ましい。なお、本発明において、エポキシ当量とは、1グラム当量のエポキシ基を含む樹脂のグラム数(g/eq)をいう。
エポキシ樹脂(A)の重量平均分子量は、通常、10000未満が好ましく、5000以下がより好ましい。下限値に特に制限はないが、300以上が実際的である。
重量平均分子量は、GPC(Gel Permeation Chromatography)分析による値である(以下、特に断らない場合には他の樹脂についても同様)。
エポキシ樹脂(A)の重量平均分子量は、通常、10000未満が好ましく、5000以下がより好ましい。下限値に特に制限はないが、300以上が実際的である。
重量平均分子量は、GPC(Gel Permeation Chromatography)分析による値である(以下、特に断らない場合には他の樹脂についても同様)。
エポキシ樹脂(A)の含有量は、エポキシ樹脂(A)及び高分子成分(D)の総含有量100質量部中、20~70質量部が好ましく、30~60質量部がより好ましく、40~60質量部がさらに好ましい。
<エポキシ樹脂硬化剤(B)>
上記エポキシ樹脂硬化剤(B)としては、アミン類、酸無水物類、多価フェノール類等の任意の硬化剤を用いることができる。本発明では、低溶融粘度で、かつ、ある温度を超える高温で硬化性を発揮し、速硬化性を有し、さらに、室温での長期保存が可能な保存安定性の高いフィルム状接着剤とする観点から、潜在性硬化剤を用いることが好ましい。
潜在性硬化剤としては、ジシアンジアミド化合物、イミダゾール化合物、硬化触媒複合系多価フェノール化合物、ヒドラジド化合物、三弗化ホウ素-アミン錯体、アミンイミド化合物、ポリアミン塩、及びこれらの変性物やマイクロカプセル型のものを挙げることができる。これらは1種を単独で用いても、もしくは2種以上を組み合わせて用いてもよい。より優れた潜在性(室温での安定性に優れ、かつ、加熱により硬化性を発揮する性質)を有し、硬化速度がより速い観点から、イミダゾール化合物を用いることがより好ましい。
上記エポキシ樹脂硬化剤(B)としては、アミン類、酸無水物類、多価フェノール類等の任意の硬化剤を用いることができる。本発明では、低溶融粘度で、かつ、ある温度を超える高温で硬化性を発揮し、速硬化性を有し、さらに、室温での長期保存が可能な保存安定性の高いフィルム状接着剤とする観点から、潜在性硬化剤を用いることが好ましい。
潜在性硬化剤としては、ジシアンジアミド化合物、イミダゾール化合物、硬化触媒複合系多価フェノール化合物、ヒドラジド化合物、三弗化ホウ素-アミン錯体、アミンイミド化合物、ポリアミン塩、及びこれらの変性物やマイクロカプセル型のものを挙げることができる。これらは1種を単独で用いても、もしくは2種以上を組み合わせて用いてもよい。より優れた潜在性(室温での安定性に優れ、かつ、加熱により硬化性を発揮する性質)を有し、硬化速度がより速い観点から、イミダゾール化合物を用いることがより好ましい。
接着剤用組成物中のエポキシ樹脂硬化剤(B)の含有量は、硬化剤の種類、反応形態に応じて適宜に設定すればよい。例えば、エポキシ樹脂(A)100質量部に対して0.5~100質量部とすることができ、1~80質量部としてもよく、2~50質量部としてもよく、4~20質量部とすることも好ましい。また、エポキシ樹脂硬化剤(B)としてイミダゾール化合物を用いる場合には、エポキシ樹脂(A)100質量部に対してイミダゾール化合物を0.5~10質量部とすることが好ましく、2~9質量部とすることがより好ましい。エポキシ樹脂硬化剤(B)の含有量を上記好ましい下限値以上とすることにより硬化時間をより短くすることができ、他方、上記好ましい上限値以下とすることにより、過剰の硬化剤のフィルム状接着剤中への残留を抑えることができる。結果、残留硬化剤の水分の吸着が抑えられ、半導体装置の信頼性の向上を図ることができる。
<ポリロタキサン化合物(C)>
ポリロタキサン化合物は、環状分子の開口部が直鎖状分子によって串刺し状に包接された擬ポリロタキサンの両端に末端封鎖基を有する高分子化合物である。
本発明に用いるポリロタキサン化合物は、1種でも2種以上でもよい。

- 直鎖状分子 -
ポリロタキサン化合物を形成する直鎖状分子は、環状分子の開口部に串刺し状に包接され得るものであれば、特に限定されない。
このような直鎖状分子としては、例えば、ポリビニルアルコール、ポリオレフィン系樹脂、ポリエステル樹脂、ポリ塩化ビニル樹脂、ポリスチレン系樹脂、アクリル系樹脂、ポリカーボネート樹脂、ポリウレタン樹脂、ポリジエン類、ポリアルキレングリコール、ポリイミド、メラミン樹脂、エポキシ樹脂等が挙げられる。具体的には、特開2016-58138号公報段落[0030]及び特開2015-203037号公報の段落[0026]に記載された各直鎖状分子が挙げられ、これらの記載は本明細書に組み込まれる。
中でも、ポリエチレングリコール、ポリイソプレン、ポリイソブチレン、ポリブタジエン、ポリプロピレングリコール、ポリテトラヒドロフラン、ポリジメチルシロキサン、ポリエチレン、ポリプロピレン、ポリビニルアルコール及びポリビニルメチルエーテルから選ばれるものが好ましく、ポリエチレングリコールがより好ましい。
直鎖状分子の重量平均分子量は、特に限定されないが、例えば、好ましくは1000以上、より好ましくは3000~100000、更に好ましくは6000~50000である。
ポリロタキサン化合物を形成する直鎖状分子は、環状分子の開口部に串刺し状に包接され得るものであれば、特に限定されない。
このような直鎖状分子としては、例えば、ポリビニルアルコール、ポリオレフィン系樹脂、ポリエステル樹脂、ポリ塩化ビニル樹脂、ポリスチレン系樹脂、アクリル系樹脂、ポリカーボネート樹脂、ポリウレタン樹脂、ポリジエン類、ポリアルキレングリコール、ポリイミド、メラミン樹脂、エポキシ樹脂等が挙げられる。具体的には、特開2016-58138号公報段落[0030]及び特開2015-203037号公報の段落[0026]に記載された各直鎖状分子が挙げられ、これらの記載は本明細書に組み込まれる。
中でも、ポリエチレングリコール、ポリイソプレン、ポリイソブチレン、ポリブタジエン、ポリプロピレングリコール、ポリテトラヒドロフラン、ポリジメチルシロキサン、ポリエチレン、ポリプロピレン、ポリビニルアルコール及びポリビニルメチルエーテルから選ばれるものが好ましく、ポリエチレングリコールがより好ましい。
直鎖状分子の重量平均分子量は、特に限定されないが、例えば、好ましくは1000以上、より好ましくは3000~100000、更に好ましくは6000~50000である。
-環状分子-
ポリロタキサン化合物を形成する環状分子は、その分子構造が環状になっており、その中央に上記直鎖状分子が貫通する開口部を有する分子である。このような環状分子としては、特に限定されず、例えば、シクロデキストリン、クラウンエーテル、クリプタンド、大環状アミン、カリックスアレーン、シクロファン等が挙げられる。中でも、水酸基を有している点で、シクロデキストリン(α-シクロデキストリン、β-シクロデキストリン又はγ-シクロデキストリン)が好ましい。
環状分子は、官能基を有していてもよく、このような官能基としては、水酸基、メルカプト基、炭素-炭素不飽和基、アミノ基、ニトリル基、カルボキシル基、ジアゾ基、アルデヒド基、エステル基等である。炭素-炭素不飽和基としては、例えば、ビニル基、アクリロイル基、メタアクリロイル基、アセチレン基等が挙げられる。
ポリロタキサン化合物を形成する環状分子は、その分子構造が環状になっており、その中央に上記直鎖状分子が貫通する開口部を有する分子である。このような環状分子としては、特に限定されず、例えば、シクロデキストリン、クラウンエーテル、クリプタンド、大環状アミン、カリックスアレーン、シクロファン等が挙げられる。中でも、水酸基を有している点で、シクロデキストリン(α-シクロデキストリン、β-シクロデキストリン又はγ-シクロデキストリン)が好ましい。
環状分子は、官能基を有していてもよく、このような官能基としては、水酸基、メルカプト基、炭素-炭素不飽和基、アミノ基、ニトリル基、カルボキシル基、ジアゾ基、アルデヒド基、エステル基等である。炭素-炭素不飽和基としては、例えば、ビニル基、アクリロイル基、メタアクリロイル基、アセチレン基等が挙げられる。
-末端封鎖基-
ポリロタキサン化合物を形成する末端封鎖基は、上記直鎖状分子に結合することによって、上記環状分子の直鎖状分子からの脱離を防止できる基であれば特に限定されない。このような基としては、例えば、メチル基、エチル基、ブチル基、tert-ブチル基、tert-ブトキシカルボニル基、ベンジルオキシカルボニル基、アセチル基、アダマンチル基、2,4-ジニトロフェニル基、トリチル基、ダンシル基、2,4,6-トリニトロフェニル基、トリイソプロピルシリル基、ナフタレン由来の基又はアントラセン由来の基などが挙げられる。中でも、アダマンチル基が好ましい。
直鎖状分子への末端封鎖基の導入方法は、特に限定されず、例えば、直鎖状分子の末端官能基と反応しうる基と上記末端封鎖基とを有する化合物と、直鎖状分子の末端官能基とを常法により反応(結合)させる方法が挙げられる。
ポリロタキサン化合物を形成する末端封鎖基は、上記直鎖状分子に結合することによって、上記環状分子の直鎖状分子からの脱離を防止できる基であれば特に限定されない。このような基としては、例えば、メチル基、エチル基、ブチル基、tert-ブチル基、tert-ブトキシカルボニル基、ベンジルオキシカルボニル基、アセチル基、アダマンチル基、2,4-ジニトロフェニル基、トリチル基、ダンシル基、2,4,6-トリニトロフェニル基、トリイソプロピルシリル基、ナフタレン由来の基又はアントラセン由来の基などが挙げられる。中でも、アダマンチル基が好ましい。
直鎖状分子への末端封鎖基の導入方法は、特に限定されず、例えば、直鎖状分子の末端官能基と反応しうる基と上記末端封鎖基とを有する化合物と、直鎖状分子の末端官能基とを常法により反応(結合)させる方法が挙げられる。
ポリロタキサン化合物は、上記直鎖状分子、環状分子及び末端封鎖基により形成されるものであればよく、直鎖状分子、環状分子及び末端封鎖基の組み合わせについても特に限定されない。好ましくは、直鎖状分子としてポリエチレングリコールと、環状分子としてシクロデキストリンと、末端封鎖基としてアダマンチル基との組み合わせが好ましい。
ポリロタキサン化合物は、合成してもよく、市販品を使用してもよい。
合成する場合、その合成方法は特に限定されず、例えば、国際公開第2005/080469A1号、国際公開第2005-108464A1号又は特許文献2の段落[0042]に記載の各公報に記載の方法を参考にできる。ポリロタキサン化合物の市販品としては、例えば、「セルム(登録商標) スーパーポリマー」シリーズ(アドバンスト・ソフトマテリアルズ社製)が挙げられる。
合成する場合、その合成方法は特に限定されず、例えば、国際公開第2005/080469A1号、国際公開第2005-108464A1号又は特許文献2の段落[0042]に記載の各公報に記載の方法を参考にできる。ポリロタキサン化合物の市販品としては、例えば、「セルム(登録商標) スーパーポリマー」シリーズ(アドバンスト・ソフトマテリアルズ社製)が挙げられる。
ポリロタキサン化合物(C)の含有量は、エポキシ樹脂(A)及び高分子成分(D)の各含有量の合計100質量部に対して、5~15質量部が好ましく、5~12質量部がより好ましく、5~10質量部がさらに好ましい。
<高分子成分(D)>
上記高分子成分(D)としては、フィルム状接着剤を形成した際に、常温(25℃)でのフィルムタック性(少しの温度変化でもフィルム状態が変化しやすい性質)を抑制し、十分な接着性および造膜性(フィルム形成性)を付与する成分であればよい。天然ゴム、ブチルゴム、イソプレンゴム、クロロプレンゴム、エチレン-酢酸ビニル共重合体、エチレン-(メタ)アクリル酸共重合体、エチレン-(メタ)アクリル酸エステル共重合体、ポリブタジエン樹脂、ポリカーボネート樹脂、熱可塑性ポリイミド樹脂、6-ナイロンや6,6-ナイロン等のポリアミド樹脂、フェノキシ樹脂、(メタ)アクリル樹脂、ポリエチレンテレフタレート及びポリブチレンテレフタレート等のポリエステル樹脂、ポリアミドイミド樹脂、フッ素樹脂、ポリウレタン樹脂等が挙げられる。これらの高分子成分(D)は単独で用いてもよく、また2種以上を組み合わせて用いてもよい。高分子成分(D)としては、フェノキシ樹脂、(メタ)アクリル樹脂、及びポリウレタン樹脂が好ましく、フェノキシ樹脂がより好ましい。
上記高分子成分(D)としては、フィルム状接着剤を形成した際に、常温(25℃)でのフィルムタック性(少しの温度変化でもフィルム状態が変化しやすい性質)を抑制し、十分な接着性および造膜性(フィルム形成性)を付与する成分であればよい。天然ゴム、ブチルゴム、イソプレンゴム、クロロプレンゴム、エチレン-酢酸ビニル共重合体、エチレン-(メタ)アクリル酸共重合体、エチレン-(メタ)アクリル酸エステル共重合体、ポリブタジエン樹脂、ポリカーボネート樹脂、熱可塑性ポリイミド樹脂、6-ナイロンや6,6-ナイロン等のポリアミド樹脂、フェノキシ樹脂、(メタ)アクリル樹脂、ポリエチレンテレフタレート及びポリブチレンテレフタレート等のポリエステル樹脂、ポリアミドイミド樹脂、フッ素樹脂、ポリウレタン樹脂等が挙げられる。これらの高分子成分(D)は単独で用いてもよく、また2種以上を組み合わせて用いてもよい。高分子成分(D)としては、フェノキシ樹脂、(メタ)アクリル樹脂、及びポリウレタン樹脂が好ましく、フェノキシ樹脂がより好ましい。
高分子成分(D)の重量平均分子量は、10000以上である。上限値に特に制限はないが、5000000以下が実際的である。
上記高分子成分(D)の重量平均分子量は、GPC〔ゲル浸透クロマトグラフィー(Gel Permeation Chromatography)〕によるポリスチレン換算で求めた値である。以降、具体的な高分子成分(D)の重量平均分子量の値も同義である。
また、上記高分子成分(D)のガラス転移温度(Tg)は、100℃未満が好ましく、90℃未満がより好ましい。下限は、0℃以上が好ましく、10℃以上がより好ましい。
上記高分子成分(D)のガラス転移温度は、昇温速度0.1℃/分でDSCにより測定されたガラス転移温度である。以降、具体的な高分子成分(D)のガラス転移温度の値も同義である。
なお、本発明においてエポキシ樹脂(A)と高分子成分(D)のうちフェノキシ樹脂等のエポキシ基を有し得る樹脂とは、エポキシ当量が500g/eq以下である樹脂がエポキ樹脂(A)に、該当しないものが成分(D)に、それぞれ分類される。
上記高分子成分(D)の重量平均分子量は、GPC〔ゲル浸透クロマトグラフィー(Gel Permeation Chromatography)〕によるポリスチレン換算で求めた値である。以降、具体的な高分子成分(D)の重量平均分子量の値も同義である。
また、上記高分子成分(D)のガラス転移温度(Tg)は、100℃未満が好ましく、90℃未満がより好ましい。下限は、0℃以上が好ましく、10℃以上がより好ましい。
上記高分子成分(D)のガラス転移温度は、昇温速度0.1℃/分でDSCにより測定されたガラス転移温度である。以降、具体的な高分子成分(D)のガラス転移温度の値も同義である。
なお、本発明においてエポキシ樹脂(A)と高分子成分(D)のうちフェノキシ樹脂等のエポキシ基を有し得る樹脂とは、エポキシ当量が500g/eq以下である樹脂がエポキ樹脂(A)に、該当しないものが成分(D)に、それぞれ分類される。
(フェノキシ樹脂)
フェノキシ樹脂に特に制限はなく、フィルム状接着剤のフィルム成分として公知のフェノキシ樹脂を広く用いることができる。
フェノキシ樹脂は常法により得ることができる。例えば、フェノキシ樹脂は、ビスフェノールもしくはビフェノール化合物とエピクロルヒドリンのようなエピハロヒドリンとの反応、液状エポキシ樹脂とビスフェノールもしくはビフェノール化合物との反応で得ることができる。
フェノキシ樹脂に特に制限はなく、フィルム状接着剤のフィルム成分として公知のフェノキシ樹脂を広く用いることができる。
フェノキシ樹脂は常法により得ることができる。例えば、フェノキシ樹脂は、ビスフェノールもしくはビフェノール化合物とエピクロルヒドリンのようなエピハロヒドリンとの反応、液状エポキシ樹脂とビスフェノールもしくはビフェノール化合物との反応で得ることができる。
フェノキシ樹脂の重量平均分子量は、10000以上が好ましく、10000~100000がより好ましい。
また、フェノキシ樹脂中に僅かに残存するエポキシ基の量は、エポキシ当量で、5000g/eq以上が好ましい。
また、フェノキシ樹脂中に僅かに残存するエポキシ基の量は、エポキシ当量で、5000g/eq以上が好ましい。
フェノキシ樹脂のガラス転移温度(Tg)は、100℃未満が好ましく、90℃未満がより好ましい。下限は、0℃以上が好ましく、10℃以上がより好ましい。
((メタ)アクリル樹脂)
(メタ)アクリル樹脂に特に制限はなく、フィルム状接着剤のフィルム成分として公知の(メタ)アクリル共重合体からなる樹脂を広く用いることができる。
上記(メタ)アクリル樹脂としては、ポリ(メタ)アクリル酸エステル系あるいはその誘導体が挙げられる。例えば、2-ヒドロキシエチルアクリレート、2-ヒドロキシエチルメタクリレート、2-ヒドロキシプロピルアクリレート、2-ヒドロキシプロピルメタクリレート、アクリル酸、メタクリル酸、イタコン酸、グリシジルメタクリレート、グリシジルアクリレートなどをモノマー成分とする共重合体が挙げられる。
また、環状骨格を有する(メタ)アクリル酸エステル:例えば、(メタ)アクリル酸シクロアルキルエステル、(メタ)アクリル酸ベンジルエステル、イソボルニル(メタ)アクリレート、ジシクロペンタニル(メタ)アクリレート、ジシクロペンテニル(メタ)アクリレート、ジシクロペンテニルオキシエチル(メタ)アクリレート、イミド(メタ)アクリレートなどをモノマーとして用いた共重合体も好ましい。
また、アルキル基の炭素数が1~18である(メタ)アクリル酸アルキルエステル:例えば、(メタ)アクリル酸メチル、(メタ)アクリル酸エチル、(メタ)アクリル酸プロピル及び(メタ)アクリル酸ブチル、等もモノマー成分として好ましい。
また酢酸ビニル、(メタ)アクリロニトリル、スチレン等と共重合されていてもよい。
(メタ)アクリル樹脂は水酸基を有している方が、エポキシ樹脂との相溶性の点で好ましい。

また、環状骨格を有する(メタ)アクリル酸エステル:例えば、(メタ)アクリル酸シクロアルキルエステル、(メタ)アクリル酸ベンジルエステル、イソボルニル(メタ)アクリレート、ジシクロペンタニル(メタ)アクリレート、ジシクロペンテニル(メタ)アクリレート、ジシクロペンテニルオキシエチル(メタ)アクリレート、イミド(メタ)アクリレートなどをモノマーとして用いた共重合体も好ましい。
また、アルキル基の炭素数が1~18である(メタ)アクリル酸アルキルエステル:例えば、(メタ)アクリル酸メチル、(メタ)アクリル酸エチル、(メタ)アクリル酸プロピル及び(メタ)アクリル酸ブチル、等もモノマー成分として好ましい。
また酢酸ビニル、(メタ)アクリロニトリル、スチレン等と共重合されていてもよい。
(メタ)アクリル樹脂は水酸基を有している方が、エポキシ樹脂との相溶性の点で好ましい。
(メタ)アクリル共重合体の重量平均分子量は10000~2000000であることが好ましく、100000~1500000であることがより好ましい。上記重量平均分子量を上記好ましい範囲内とすることにより、タック性を低減でき、溶融粘度の上昇も抑制することができる。
(メタ)アクリル共重合体のガラス転移温度は、好ましくは-35℃~50℃、より好ましくは-10℃~50℃、さらに好ましくは0℃~40℃、特に好ましくは0℃~30℃の範囲にある。上記ガラス転移温度を上記好ましい範囲内とすることにより、タック性を低減でき、半導体ウェハとフィルム状接着剤との間等におけるボイドの発生を抑制することができる。
(メタ)アクリル共重合体のガラス転移温度は、好ましくは-35℃~50℃、より好ましくは-10℃~50℃、さらに好ましくは0℃~40℃、特に好ましくは0℃~30℃の範囲にある。上記ガラス転移温度を上記好ましい範囲内とすることにより、タック性を低減でき、半導体ウェハとフィルム状接着剤との間等におけるボイドの発生を抑制することができる。
(ポリウレタン樹脂)
ポリウレタン樹脂は、主鎖中にウレタン(カルバミド酸エステル)結合を持つ重合体である。ポリウレタン樹脂は、ポリオール由来の構成単位と、ポリイソシアネート由来の構成単位とを有し、さらにポリカルボン酸由来の構成単位を有していてもよい。ポリウレタン樹脂は、1種を単独で又は2種以上を組み合わせて用いてもよい。
ポリウレタン樹脂のTgは通常は100℃以下であり、60℃以下が好ましく、50℃以下がより好ましく、45℃以下であることも好ましい。
ポリウレタン樹脂は、主鎖中にウレタン(カルバミド酸エステル)結合を持つ重合体である。ポリウレタン樹脂は、ポリオール由来の構成単位と、ポリイソシアネート由来の構成単位とを有し、さらにポリカルボン酸由来の構成単位を有していてもよい。ポリウレタン樹脂は、1種を単独で又は2種以上を組み合わせて用いてもよい。
ポリウレタン樹脂のTgは通常は100℃以下であり、60℃以下が好ましく、50℃以下がより好ましく、45℃以下であることも好ましい。
ポリウレタン樹脂の重量平均分子量は特に制限されず、通常は5000~500000の範囲内にあるものが用いられる。
ポリウレタン樹脂は、常法により合成でき、また、市場から入手することもできる。ポリウレタン樹脂として適用できる市販品として、ダイナレオVA-9320M、ダイナレオVA-9310MF、ダイナレオVA-9303MF(いずれもトーヨーケム社製)などを挙げることができる。
高分子成分(D)の含有量は、エポキシ樹脂(A)及び高分子成分(D)の各含有量の合計100質量部中、20~70質量部が好ましく、30~60質量部がより好ましく、40~60質量部がさらに好ましい。高分子成分(D)の含有量は、エポキシ樹脂(A)及び高分子成分(D)の各含有量の合計100質量部中、30~80質量部とでき、40~70質量部としてもよく、40~60質量部としてもよい。含有量をこのような範囲とすることで、硬化前のフィルム状接着剤の剛性と柔軟性を調整することができる。フィルム状態が良好(フィルムタック性が低減)となり、フィルム脆弱性も抑制することができる。
<無機充填材(E)>
無機充填材(E)は、通常、接着剤用組成物に使用される無機充填材を特に制限なく用いることができる。
無機充填材(E)としては、例えば、シリカ、クレー、石膏、炭酸カルシウム、硫酸バリウム、アルミナ(酸化アルミニウム)、酸化ベリリウム、酸化マグネシウム、炭化ケイ素、窒化ケイ素、窒化アルミニウム、窒化ホウ素等のセラミック類、アルミニウム、銅、銀、金、ニッケル、クロム、鉛、錫、亜鉛、パラジウム、半田等の金属、又は合金類、カーボンナノチューブ、カーボンナノファイバー、グラフェン等のカーボン類等の種々の無機粉末が挙げられる。
無機充填材(E)は、通常、接着剤用組成物に使用される無機充填材を特に制限なく用いることができる。
無機充填材(E)としては、例えば、シリカ、クレー、石膏、炭酸カルシウム、硫酸バリウム、アルミナ(酸化アルミニウム)、酸化ベリリウム、酸化マグネシウム、炭化ケイ素、窒化ケイ素、窒化アルミニウム、窒化ホウ素等のセラミック類、アルミニウム、銅、銀、金、ニッケル、クロム、鉛、錫、亜鉛、パラジウム、半田等の金属、又は合金類、カーボンナノチューブ、カーボンナノファイバー、グラフェン等のカーボン類等の種々の無機粉末が挙げられる。
無機充填材(E)の平均粒径(d50)は特に限定されないが、フィルム状接着剤の薄型化の観点から、0.01~6.0μmが好ましく、0.01~5.0μmが好ましく、0.1~3.5μmがより好ましく、0.1~1.0μmがさらに好ましい。平均粒径(d50)とは、いわゆるメジアン径であり、レーザー回折・散乱法により粒度分布を測定し、累積分布において粒子の全体積を100%としたときに50%累積となるときの粒径を意味する。
無機充填材のモース硬度は特に限定されないが、2以上であることが好ましく、2~9であることがより好ましい。モース硬度は、モース硬度計により測定することができる。
上記無機充填材(E)は、熱伝導性を有する無機充填材(熱伝導率が12W/m・K以上の無機充填材)を含む態様でもよいし、熱伝導性を有さない無機充填材(熱伝導率が12W/m・K未満の無機充填材)を含む態様でもよい。
熱伝導性を有する無機充填材(E)は、熱伝導性材料からなる粒子又は熱伝導性材料で表面被覆されてなる粒子であって、これらの熱伝導性材料の熱伝導率が12W/m・K以上であることが好ましく、30W/m・K以上であることがより好ましい。
上記熱伝導性材料の熱伝導率が上記好ましい下限値以上であると、目的の熱伝導率を得るために配合する無機充填材(E)の量を低減することができ、ダイアタッチフィルムの溶融粘度の上昇が抑制されて、基板に圧着する際に基板の凹凸部への埋め込み性をより向上させることができる。結果、ボイドの発生をより確実に抑制できる。
本発明において、上記熱伝導性材料の熱伝導率は、25℃における熱伝導率を意味し、各材料の文献値を用いることができる。文献に記載がない場合にも、例えば、セラミックスであればJIS R 1611:2010により測定される値、金属であれば、JIS H 7801:2005により測定される値を代用することができる。
熱伝導性を有する無機充填材(E)は、熱伝導性材料からなる粒子又は熱伝導性材料で表面被覆されてなる粒子であって、これらの熱伝導性材料の熱伝導率が12W/m・K以上であることが好ましく、30W/m・K以上であることがより好ましい。
上記熱伝導性材料の熱伝導率が上記好ましい下限値以上であると、目的の熱伝導率を得るために配合する無機充填材(E)の量を低減することができ、ダイアタッチフィルムの溶融粘度の上昇が抑制されて、基板に圧着する際に基板の凹凸部への埋め込み性をより向上させることができる。結果、ボイドの発生をより確実に抑制できる。
本発明において、上記熱伝導性材料の熱伝導率は、25℃における熱伝導率を意味し、各材料の文献値を用いることができる。文献に記載がない場合にも、例えば、セラミックスであればJIS R 1611:2010により測定される値、金属であれば、JIS H 7801:2005により測定される値を代用することができる。
熱伝導性を有する無機充填材(E)としては、例えば、熱伝導性のセラミックスがあげられ、アルミナ粒子(熱伝導率:36W/m・K)、窒化アルミニウム粒子(熱伝導率:150~290W/m・K)、窒化ホウ素粒子(熱伝導率:60W/m・K)、酸化亜鉛粒子(熱伝導率:54W/m・K)、窒化ケイ素粒子(熱伝導率:27W/m・K)、炭化ケイ素粒子(熱伝導率:200W/m・K)及び酸化マグネシウム粒子(熱伝導率:59W/m・K)が好ましく挙げられる。
特にアルミナ粒子は高熱伝導率を有し、分散性、入手容易性の点で好ましい。また、窒化アルミニウム粒子や窒化ホウ素粒子は、アルミナ粒子よりもさらに高い熱伝導率を有する観点で好ましい。本発明では、なかでもアルミナ粒子と窒化アルミニウム粒子が好ましい。
また、熱伝導性を有する無機充填材(E)として、セラミックより高い熱伝導性を有する金属粒子、もしくは金属で表面被覆された粒子も挙げられる。例えば、銀(熱伝導率:429W/m・K)、ニッケル(熱伝導率:91W/m・K)及び金(熱伝導率:329W/m・K)等の単一金属フィラーや、これら金属により表面被覆された、アクリルやシリコーン樹脂等の高分子粒子が好ましく挙げられる。
本発明では、無機充填材(E)として、シリカを使用することが好ましい。
特にアルミナ粒子は高熱伝導率を有し、分散性、入手容易性の点で好ましい。また、窒化アルミニウム粒子や窒化ホウ素粒子は、アルミナ粒子よりもさらに高い熱伝導率を有する観点で好ましい。本発明では、なかでもアルミナ粒子と窒化アルミニウム粒子が好ましい。
また、熱伝導性を有する無機充填材(E)として、セラミックより高い熱伝導性を有する金属粒子、もしくは金属で表面被覆された粒子も挙げられる。例えば、銀(熱伝導率:429W/m・K)、ニッケル(熱伝導率:91W/m・K)及び金(熱伝導率:329W/m・K)等の単一金属フィラーや、これら金属により表面被覆された、アクリルやシリコーン樹脂等の高分子粒子が好ましく挙げられる。
本発明では、無機充填材(E)として、シリカを使用することが好ましい。
無機充填材(E)は、表面処理や表面改質されていてもよく、このような表面処理や表面改質に用いる表面処理剤としては、シランカップリング剤やリン酸もしくはリン酸化合物、界面活性剤が挙げられ、本明細書において記載する事項以外は、例えば、国際公開第2018/203527号における熱伝導フィラーの項又は国際公開第2017/158994号の窒化アルミニウム充填材の項における、シランカップリング剤、リン酸もしくはリン酸化合物及び界面活性剤の記載を適用することができる。
無機充填材(E)を、エポキシ樹脂(A)、エポキシ樹脂硬化剤(B)、ポリロタキサン化合物(C)及び高分子成分(D)等の樹脂成分に配合する方法としては、粉体状の無機充填材と必要に応じてシランカップリング剤、リン酸もしくはリン酸化合物や界面活性剤とを直接配合する方法(インテグラルブレンド法)、もしくはシランカップリング剤、リン酸もしくはリン酸化合物や界面活性剤等の表面処理剤で処理された無機充填材を有機溶剤に分散させたスラリー状無機充填材を配合する方法を使用することができる。
また、シランカップリング剤により無機充填材(E)を処理する方法としては特に限定されず、溶媒中で無機充填材(E)とシランカップリング剤を混合する湿式法、気相中で無機充填材(E)とシランカップリング剤とを混合する乾式法、上記インテグラルブレンド法などが挙げられる。

特に、窒化アルミニウム粒子は、高熱伝導化に貢献するものの、加水分解によりアンモニウムイオンを生成しやすいため、吸湿率が小さいフェノール樹脂と併用することや、表面改質により加水分解が抑制されていることが好ましい。窒化アルミニウムの表面改質方法としては、表面層に酸化アルミニウムの酸化物層を設け耐水性を向上させ、リン酸もしくはリン酸化合物による表面処理を行い樹脂との親和性を向上させる方法が特に好ましい。
シランカップリング剤は、ケイ素原子にアルコキシ基、アリールオキシ基のような加水分解性基が少なくとも1つ結合したものであり、これに加えて、アルキル基、アルケニル基、アリール基が結合してもよい。アルキル基は、アミノ基、アルコキシ基、エポキシ基、(メタ)アクリロイルオキシ基が置換したものが好ましく、アミノ基(好ましくはフェニルアミノ基)、アルコキシ基(好ましくはグリシジルオキシ基)、(メタ)アクリロイルオキシ基が置換したものがより好ましい。
シランカップリング剤は、例えば、2-(3,4-エポキシシクロへキシル)エチルトリメトキシシラン、3-グリシジルオキシプロピルトリメトキシシラン、3-グリシジルオキシプロピルトリエトキシシラン、3-グリシジルオキシプロピルメチルジメトキシシラン、3-グリシジルオキシプロピルメチルジエトキシシラン、ジメチルジメトキシシラン、ジメチルジエトキシシラン、メチルトリメトキシシラン、メチルトリエトキシシラン、フェニルトリメトキシシラン、フェニルトリエトキシシラン、N-フェニル-3-アミノプロピルトリメトキシシラン、3-メタクリロイルオキシプロピルメチルジメトキシシラン、3-メタクリロイルオキシプロピルトリメトキシシラン、3-メタクリロイルオキシプロピルメチルジエトキシシラン、3-メタクリロイルオキシプロピルトリエトキシシランなどが挙げられる。
シランカップリング剤は、例えば、2-(3,4-エポキシシクロへキシル)エチルトリメトキシシラン、3-グリシジルオキシプロピルトリメトキシシラン、3-グリシジルオキシプロピルトリエトキシシラン、3-グリシジルオキシプロピルメチルジメトキシシラン、3-グリシジルオキシプロピルメチルジエトキシシラン、ジメチルジメトキシシラン、ジメチルジエトキシシラン、メチルトリメトキシシラン、メチルトリエトキシシラン、フェニルトリメトキシシラン、フェニルトリエトキシシラン、N-フェニル-3-アミノプロピルトリメトキシシラン、3-メタクリロイルオキシプロピルメチルジメトキシシラン、3-メタクリロイルオキシプロピルトリメトキシシラン、3-メタクリロイルオキシプロピルメチルジエトキシシラン、3-メタクリロイルオキシプロピルトリエトキシシランなどが挙げられる。
シランカップリング剤や界面活性剤は、無機充填材(E)100質量部に対し、0.1~25.0質量部含有させるのが好ましく、0.1~10.0質量部含有させるのがより好ましく、0.1~2.0質量部含有させるのがさらに好ましい。
シランカップリング剤や界面活性剤の含有量を上記好ましい範囲とすることにより、無機充填材(E)の凝集を抑制しながら、過剰なシランカップリング剤や界面活性剤の半導体組立加熱工程(例えばリフロー工程)における揮発による接着界面での剥離を抑制することができ、ボイドの発生を抑制することができる。
シランカップリング剤や界面活性剤の含有量を上記好ましい範囲とすることにより、無機充填材(E)の凝集を抑制しながら、過剰なシランカップリング剤や界面活性剤の半導体組立加熱工程(例えばリフロー工程)における揮発による接着界面での剥離を抑制することができ、ボイドの発生を抑制することができる。
無機充填材(E)の形状は、フレーク状、針状、フィラメント状、球状、鱗片状のものが挙げられるが、高充填化及び流動性の観点から球状粒子が好ましい。
本発明の接着剤用組成物が無機充填材(E)を含有する場合、エポキシ樹脂(A)及び高分子成分(D)の各含有量の合計100質量部に対する無機充填材(E)の含有量は、45質量部以下であることが好ましい。上記範囲であると、無機充填剤(E)を含有させても接着力が大きく低下することがない。
本発明の接着剤用組成物が無機充填材(E)を含有する場合、エポキシ樹脂(A)及び高分子成分(D)の各含有量の合計100質量部に対する無機充填材(E)の含有量、10~45質量部が好ましく、20~45質量部がより好ましく、30~40質量部がさらに好ましい。
本発明の接着剤用組成物が無機充填材(E)を含有する場合、エポキシ樹脂(A)及び高分子成分(D)の各含有量の合計100質量部に対する無機充填材(E)の含有量、10~45質量部が好ましく、20~45質量部がより好ましく、30~40質量部がさらに好ましい。
<その他の成分>
本発明の接着剤用組成物は、エポキシ樹脂(A)、エポキシ樹脂硬化剤(B)、ポリロタキサン化合物(C)、高分子成分(D)、無機充填材(E)の他に、本発明の効果を損なわない範囲で、有機溶媒(メチルエチルケトン等)、イオントラップ剤(イオン捕捉剤)、硬化触媒、粘度調整剤、酸化防止剤、難燃剤、着色剤等をさらに含有していてもよい。例えば、国際公開第2017/158994号のその他の添加物を含むことができる。
本発明の接着剤用組成物は、エポキシ樹脂(A)、エポキシ樹脂硬化剤(B)、ポリロタキサン化合物(C)、高分子成分(D)、無機充填材(E)の他に、本発明の効果を損なわない範囲で、有機溶媒(メチルエチルケトン等)、イオントラップ剤(イオン捕捉剤)、硬化触媒、粘度調整剤、酸化防止剤、難燃剤、着色剤等をさらに含有していてもよい。例えば、国際公開第2017/158994号のその他の添加物を含むことができる。
本発明の接着剤用組成物中に占める、エポキシ樹脂(A)、エポキシ樹脂硬化剤(B)、ポリロタキサン化合物(C)、及び高分子成分(D)の各含有量の合計の割合は、例えば、60質量%以上とすることができ、70質量%以上が好ましく、80質量%以上がさらに好ましく、90質量%以上とすることもできる。また、当該割合は100質量%でもよく、95質量%以下とすることもできる。本発明の接着剤用組成物が、無機充填材(E)を含有する場合についても同様に、エポキシ樹脂(A)、エポキシ樹脂硬化剤(B)、ポリロタキサン化合物(C)、高分子成分(D)、及び無機充填材(E)の各含有量の合計の割合は、例えば、60質量%以上とすることができ、70質量%以上が好ましく、80質量%以上がさらに好ましく、90質量%以上とすることもできる。また、当該割合は100質量%でもよく、98質量%以下とすることもできる。
本発明の接着剤用組成物は、本発明のフィルム状接着剤を得るために好適に用いることができる。ただし、フィルム状接着剤に限定されず、例えば、液状ないしペースト状の接着剤を得るためにも好適に用いることができる。

本発明の接着剤用組成物は、上記各成分を、エポキシ樹脂(A)が事実上、硬化しない温度において混合することにより得ることができる。混合の順は特に限定されない。エポキシ樹脂(A)、ポリロタキサン化合物(C)、高分子成分(D)等の樹脂成分を必要に応じて溶媒と共に混合し、その後、エポキシ樹脂硬化剤(B)、を混合してもよい。ここで、ポリロタキサン化合物(C)は、エポキシ樹脂(A)及び高分子成分(D)とは別に混合してもよく、例えば、エポキシ樹脂(A)及び高分子成分(D)を必要に応じて溶媒と共に混合し、その後、エポキシ樹脂硬化剤(B)とポリロタキサン化合物(C)を混合してもよい。いずれの場合においても、エポキシ樹脂硬化剤(B)の存在下での混合を、エポキシ樹脂(A)が事実上、硬化しない温度で行えばよく、エポキシ樹脂硬化剤(B)の非存在下での樹脂成分の混合はより高い温度で行ってもよい。
また、無基充填材(E)を用いる場合には、無機充填材(E)の混合の順は得に限定されないが、エポキシ樹脂硬化剤(B)と同じ時期に混合することができる。

本発明の接着剤用組成物は、エポキシ樹脂(A)の硬化を抑制する観点から、使用前(フィルム状接着剤とする前)には10℃以下の温度条件下で保管されることが好ましい。
[フィルム状接着剤]
本発明のフィルム状接着剤は、本発明の接着剤用組成物より得られてなるフィルム状の接着剤である。したがって、本発明のフィルム状接着剤は、上述の、エポキシ樹脂(A)、エポキシ樹脂硬化剤(B)、ポリロタキサン化合物(C)、及び高分子成分(D)を含有してなる。本発明のフィルム状接着剤は、さらに無機充填材(E)を含有していてもよく、その他、本発明の接着剤用組成物においてその他の添加物として記載する添加物のうち、有機溶媒以外の添加物を含有していてもよい。
本発明のフィルム状接着剤は、本発明の接着剤用組成物より得られてなるフィルム状の接着剤である。したがって、本発明のフィルム状接着剤は、上述の、エポキシ樹脂(A)、エポキシ樹脂硬化剤(B)、ポリロタキサン化合物(C)、及び高分子成分(D)を含有してなる。本発明のフィルム状接着剤は、さらに無機充填材(E)を含有していてもよく、その他、本発明の接着剤用組成物においてその他の添加物として記載する添加物のうち、有機溶媒以外の添加物を含有していてもよい。
より具体的には、本発明のフィルム状接着剤は次の通り特定されるものである。
エポキシ樹脂(A)、エポキシ樹脂硬化剤(B)、ポリロタキサン化合物(C)、及び高分子成分(D)を含有し、
前記エポキシ樹脂(A)及び前記高分子成分(D)の各含有量の合計100質量部に対して、前記ポリロタキサン化合物(C)を5~15質量部含有するフィルム状接着剤。
エポキシ樹脂(A)、エポキシ樹脂硬化剤(B)、ポリロタキサン化合物(C)、及び高分子成分(D)を含有し、
前記エポキシ樹脂(A)及び前記高分子成分(D)の各含有量の合計100質量部に対して、前記ポリロタキサン化合物(C)を5~15質量部含有するフィルム状接着剤。
有機溶媒を含有する接着剤用組成物を用いて本発明のフィルム状接着剤を形成する場合は、溶媒は通常、乾燥により接着剤用組成物から除去される。したがって、本発明のフィルム状接着剤中の溶媒の含有量は1000ppm(ppmは質量基準)以下であり、通常は0.1~1000ppmである。
ここで、本発明において「フィルム」とは、厚み200μm以下の薄膜を意味する。形状、大きさ等は、特に制限されず、使用態様にあわせて適宜調整することができる。
本発明のフィルム状接着剤は硬化前の状態、すなわちBステージの状態にある。

本発明において、硬化前のフィルム状接着剤とは、エポキシ樹脂(A)が熱硬化する前の状態にあるものをいう。熱硬化前のフィルム状接着剤とは、具体的には、フィルム状接着剤を調製後、25℃以上の温度条件に72時間以上曝されておらず、かつ、30℃を越える温度条件に曝されていないフィルム状接着剤を意味する。一方、硬化後のフィルム状接着剤とは、エポキシ樹脂(A)が熱硬化した状態にあるものをいう。なお、上記の説明は、本発明の接着剤用組成物の特性を明確にするためのものであり、本発明のフィルム状接着剤が、25℃以上の温度条件に72時間以上曝されておらず、かつ、30℃を越える温度条件に曝されていないものに限定されるものではない。
本発明のフィルム状接着剤は、半導体製造工程においてダイアタッチフィルムとして好適に用いることができる。
本発明のフィルム状接着剤は、本発明の接着剤用組成物(ワニス)を調製し、この組成物を、離型処理された基材フィルム上に塗布し、必要に応じて乾燥させて形成することができる。接着剤用組成物は、通常は有機溶媒を含有する。
離型処理された基材フィルムとしては、得られるフィルム状接着剤のカバーフィルムとして機能するものであればよく、公知のものを適宜採用することができる。例えば、離型処理されたポリプロピレン(PP)、離型処理されたポリエチレン(PE)、離型処理されたポリエチレンテレフタレート(PET)が挙げられる。
塗工方法としては、公知の方法を適宜採用することができ、例えば、ロールナイフコーター、グラビアコーター、ダイコーター、リバースコーター等を用いた方法が挙げられる。
乾燥は、エポキシ樹脂(A)を硬化せずに、接着剤用組成物から有機溶媒を除去してフィルム状接着剤とできればよく、例えば、80~150℃の温度で1~20分保持することにより行うことができる。
離型処理された基材フィルムとしては、得られるフィルム状接着剤のカバーフィルムとして機能するものであればよく、公知のものを適宜採用することができる。例えば、離型処理されたポリプロピレン(PP)、離型処理されたポリエチレン(PE)、離型処理されたポリエチレンテレフタレート(PET)が挙げられる。
塗工方法としては、公知の方法を適宜採用することができ、例えば、ロールナイフコーター、グラビアコーター、ダイコーター、リバースコーター等を用いた方法が挙げられる。
乾燥は、エポキシ樹脂(A)を硬化せずに、接着剤用組成物から有機溶媒を除去してフィルム状接着剤とできればよく、例えば、80~150℃の温度で1~20分保持することにより行うことができる。
本発明のフィルム状接着剤は、本発明のフィルム状接着剤単独で構成されていてもよく、フィルム状接着剤の少なくとも一方の面に上述の離型処理された基材フィルムが貼り合わされてなる形態であってもよい。さらに、ダイシングフィルムと一体として、ダイシング・ダイアタッチフィルムの形態としてもよい。また、本発明のフィルム状接着剤は、フィルムを適当な大きさに切り出した形態であってもよく、フィルムをロール状に巻いてなる形態であってもよい。
本発明のフィルム状接着剤は、エポキシ樹脂(A)の硬化を抑制する観点から、使用前(硬化前)には10℃以下の温度条件下で保管されることが好ましい。
[半導体パッケージ及びその製造方法]
次いで、図面を参照しながら本発明の半導体パッケージ及びその製造方法の好適な実施形態について詳細に説明する。なお、以下の説明及び図面中、同一又は相当する要素には同一の符号を付し、重複する説明は省略する。図1~図7は、本発明の半導体パッケージの製造方法の各工程の好適な一実施形態を示す概略縦断面図である。
次いで、図面を参照しながら本発明の半導体パッケージ及びその製造方法の好適な実施形態について詳細に説明する。なお、以下の説明及び図面中、同一又は相当する要素には同一の符号を付し、重複する説明は省略する。図1~図7は、本発明の半導体パッケージの製造方法の各工程の好適な一実施形態を示す概略縦断面図である。
本発明の半導体パッケージの製造方法においては、先ず、第1の工程として、図1に示すように、表面に少なくとも1つの半導体回路が形成された半導体ウェハ1の裏面(すなわち、半導体ウェハ1の半導体回路が形成されていない面)に、本発明のフィルム状接着剤2(ダイアタッチフィルム2)を熱圧着して接着剤層(フィルム状接着剤2)を設け、次いで、この接着剤層(フィルム状接着剤2)を介して、ダイシングフィルム3(ダイシングテープ3)を設ける。図1では、フィルム状接着剤2をダイシングフィルム3よりも小さく示しているが、両フィルムの大きさ(面積)は、目的に応じて適宜に設定される。熱圧着の条件は、エポキシ樹脂(A)が事実上熱硬化しない温度で行う。例えば、70℃程度で、圧力0.3MPa程度の条件が挙げられる。
半導体ウェハ1としては、表面に少なくとも1つの半導体回路が形成された半導体ウェハを適宜用いることができ、例えば、シリコンウェハ、SiCウェハ、GaAsウェハ、GaNウェハが挙げられる。本発明のフィルム状接着剤(ダイアタッチフィルム)を半導体ウェハ1の裏面に設けるには、例えば、ロールラミネーター、マニュアルラミネーターのような公知の装置を適宜用いることができる。
上記においては、ダイアタッチフィルムとダイシングフィルムとを別々に貼り付けているが、本発明のフィルム状接着剤がダイシング・ダイアタッチフィルムの形態である場合には、フィルム状接着剤とダイシングフィルムとを一体に貼り付けることができる。
半導体ウェハ1としては、表面に少なくとも1つの半導体回路が形成された半導体ウェハを適宜用いることができ、例えば、シリコンウェハ、SiCウェハ、GaAsウェハ、GaNウェハが挙げられる。本発明のフィルム状接着剤(ダイアタッチフィルム)を半導体ウェハ1の裏面に設けるには、例えば、ロールラミネーター、マニュアルラミネーターのような公知の装置を適宜用いることができる。
上記においては、ダイアタッチフィルムとダイシングフィルムとを別々に貼り付けているが、本発明のフィルム状接着剤がダイシング・ダイアタッチフィルムの形態である場合には、フィルム状接着剤とダイシングフィルムとを一体に貼り付けることができる。
次いで、第2の工程として、図2に示すように、半導体ウェハ1と接着剤層(ダイアタッチフィルム2)とを一体にダイシングすることにより、ダイシングフィルム3上に、半導体ウェハが個片化された半導体チップ4と、フィルム状接着剤2が個片化されたフィルム状接着剤片2とを備える接着剤層付き半導体チップ5を得る。ダイシング装置は特に制限されず、通常のダイシング装置を適宜に用いることができる。
次いで、第3の工程として、接着剤層付き半導体チップ5をダイシングフィルム3から剥離する。この際、必要によりダイシングフィルムをエネルギー線で硬化して粘着力を低減してもよい。剥離は、接着剤層付き半導体チップ5をピックアップすることにより行うことができる。次いで、図3に示すように、接着剤層付き半導体チップ5と配線基板6とをフィルム状接着剤片2を介して熱圧着し、配線基板6に接着剤層付き半導体チップ5を実装する。配線基板6としては、表面に半導体回路が形成された基板を適宜用いることができ、例えば、プリント回路基板(PCB)、各種リードフレーム、及び、基板表面に抵抗素子やコンデンサー等の電子部品が搭載された基板が挙げられる。
このような配線基板6に接着剤層付き半導体チップ5を実装する方法としては特に制限されず、従来の熱圧着による実装方法を適宜に採用することができる。

次いで、第4の工程として、フィルム状接着剤片2を熱硬化させる。熱硬化の温度としては、フィルム状接着剤片2の熱硬化開始温度以上であれば特に制限がなく、使用するエポキシ樹脂(A)及びエポキシ樹脂硬化剤(B)の種類により適宜に調整される。例えば、100~180℃が好ましく、より短時間で硬化させる観点からは140~180℃がより好ましい。温度が高すぎると、硬化過程中にフィルム状接着剤片2中の成分が揮発して発泡しやすくなる傾向にある。この熱硬化処理の時間は、加熱温度に応じて適宜に設定すればよく、例えば、10~120分間とすることができる。
本発明の半導体パッケージの製造方法では、図4に示すように、配線基板6と接着剤層付き半導体チップ5とをボンディングワイヤー7を介して接続することが好ましい。このような接続方法としては特に制限されず、従来公知の方法、例えば、ワイヤーボンディング方式の方法、TAB(Tape Automated Bonding)方式の方法等を適宜採用することができる。
また、搭載された半導体チップ4の表面に、別の半導体チップ4を熱圧着、熱硬化し、再度ワイヤーボンディング方式により配線基板6と接続することにより、複数個積層することもできる。例えば、図5に示すように半導体チップをずらして積層する方法、もしくは図6に示すように2層目以降のフィルム状接着剤片2を厚くすることで、ボンディングワイヤー7を埋め込みながら積層する方法等がある。
本発明の半導体パッケージの製造方法では、図7に示すように、封止樹脂8により配線基板6と接着剤層付き半導体チップ5とを封止することが好ましく、このようにして半導体パッケージ9を得ることができる。封止樹脂8としては特に制限されず、半導体パッケージの製造に用いることができる適宜公知の封止樹脂を用いることができる。また、封止樹脂8による封止方法としても特に制限されず、通常行われている方法を採用することができる。
本発明の半導体パッケージは、上述の半導体パッケージの製造法により製造され、半導体チップと配線基板、又は半導体チップ間の少なくとも1か所が、本発明のフィルム状接着剤の熱硬化体により接着されている。本発明の半導体パッケージは、本発明のフィルム状接着剤の熱硬化体を含む、ワイヤーボンディング方式の半導体パッケージであることが好ましい。
本発明の半導体パッケージは、上述の半導体パッケージの製造法により製造され、半導体チップと配線基板、又は半導体チップ間の少なくとも1か所が、本発明のフィルム状接着剤の熱硬化体により接着されている。本発明の半導体パッケージは、本発明のフィルム状接着剤の熱硬化体を含む、ワイヤーボンディング方式の半導体パッケージであることが好ましい。
以下、実施例及び比較例に基づいて本発明をより具体的に説明するが、本発明は以下の実施例に限定されるものではない。
実施例及び比較例において、室温とは25℃を意味し、MEKはメチルエチルケトン、PETはポリエチレンテレフタレートである。「%」、「部」は、特に断りのない限り質量基準である。

[実施例1]
1000mLのセパラブルフラスコ中において、エポキシ樹脂としてHP-7200(ジシクロペンタジエン型エポキシ樹脂、DIC社製)50質量部、高分子成分としてYP-50(フェノキシ樹脂、Tg84℃、日鉄ケミカル&マテリアル社製)50質量部及びMEK30質量部を、温度110℃で2時間、加熱攪拌し、樹脂ワニスを得た。
さらに、この樹脂ワニスを800mLのプラネタリーミキサーに移し、ポリロタキサン化合物としてSH2400P(商品名、直鎖状分子:ポリエチレングリコール(重量平均分子量20000)、環状分子:シクロデキストリン、末端封鎖基:アダマンチル基、ASM社製)を10質量部、エポキシ樹脂硬化剤として2PHZ-PW(商品名、イミダゾール型硬化剤、四国化成製)2質量部を加えて、室温で1時間攪拌混合した後、真空脱泡して混合ワニスを得た。
次いで、得られた混合ワニスを、厚み20μmの離型処理されたPETフィルム上に塗布して、130℃で10分間加熱乾燥し、縦300mm、横200mm、フィルム状接着剤の厚み5μmの剥離フィルム付フィルム状接着剤を得た。
1000mLのセパラブルフラスコ中において、エポキシ樹脂としてHP-7200(ジシクロペンタジエン型エポキシ樹脂、DIC社製)50質量部、高分子成分としてYP-50(フェノキシ樹脂、Tg84℃、日鉄ケミカル&マテリアル社製)50質量部及びMEK30質量部を、温度110℃で2時間、加熱攪拌し、樹脂ワニスを得た。
さらに、この樹脂ワニスを800mLのプラネタリーミキサーに移し、ポリロタキサン化合物としてSH2400P(商品名、直鎖状分子:ポリエチレングリコール(重量平均分子量20000)、環状分子:シクロデキストリン、末端封鎖基:アダマンチル基、ASM社製)を10質量部、エポキシ樹脂硬化剤として2PHZ-PW(商品名、イミダゾール型硬化剤、四国化成製)2質量部を加えて、室温で1時間攪拌混合した後、真空脱泡して混合ワニスを得た。
次いで、得られた混合ワニスを、厚み20μmの離型処理されたPETフィルム上に塗布して、130℃で10分間加熱乾燥し、縦300mm、横200mm、フィルム状接着剤の厚み5μmの剥離フィルム付フィルム状接着剤を得た。
[実施例2]
実施例1において、ポリロタキサン化合物の使用量を5質量部としたこと以外は、実施例1と同様にして剥離フィルム付フィルム状接着剤を得た。

上記で得られた実施例及び比較例のフィルム状接着剤について、反り及び接着力の測定を行った。

<反り測定>
得られた剥離フィルム付フィルム状接着剤を、マニュアルラミネーター(商品名:FM-114、テクノビジョン社製)を用いて、温度60℃、圧力0.3MPaの条件で、縦100mm、横100mm、厚さ0.05mmのガラス板に張り付け、剥離フィルムをフィルム状接着剤から剥離して、試験体を得た。得られた試験体を、恒温槽にて180℃で1時間保持し、フィルム状接着剤を熱硬化した。その後、その試験体を恒温槽より取り出し、室温まで冷却したのちに、試験体の反りを測定した。
反りの測定は、試験体を、フィルム状接着剤が張り付けてある面を上にして定盤に設置し、定盤表面から試験体の反り上がった端部までの高さを、ものさしを用いて測定することにより行った。試験体を上記のように設置すると、試験体の面中央付近が定盤に接触した状態で、定盤上方(試験体のフィルム状接着剤が張り付けてある面)側に、試験体の4辺が反り上がる。反りの測定箇所は、試験体の4辺の内、最も反りの大きな辺の反対側の辺とした。同じ測定を3枚の試験体で行いその平均値を求めた。
得られた剥離フィルム付フィルム状接着剤を、マニュアルラミネーター(商品名:FM-114、テクノビジョン社製)を用いて、温度60℃、圧力0.3MPaの条件で、縦100mm、横100mm、厚さ0.05mmのガラス板に張り付け、剥離フィルムをフィルム状接着剤から剥離して、試験体を得た。得られた試験体を、恒温槽にて180℃で1時間保持し、フィルム状接着剤を熱硬化した。その後、その試験体を恒温槽より取り出し、室温まで冷却したのちに、試験体の反りを測定した。
反りの測定は、試験体を、フィルム状接着剤が張り付けてある面を上にして定盤に設置し、定盤表面から試験体の反り上がった端部までの高さを、ものさしを用いて測定することにより行った。試験体を上記のように設置すると、試験体の面中央付近が定盤に接触した状態で、定盤上方(試験体のフィルム状接着剤が張り付けてある面)側に、試験体の4辺が反り上がる。反りの測定箇所は、試験体の4辺の内、最も反りの大きな辺の反対側の辺とした。同じ測定を3枚の試験体で行いその平均値を求めた。
<接着力の測定>
各実施例及び比較例において得られた剥離フィルム付フィルム状接着剤を、先ず、マニュアルラミネーター(商品名:FM-114、テクノビジョン社製)を用いて、温度70℃、圧力0.3MPaの条件で、ダミーシリコンウェハ(8インチサイズ、厚さ0.35mm)の一方の面に接着させた。その後、フィルム状接着剤から剥離フィルムを剥離した後、同マニュアルラミネーターを用いて、室温、圧力0.3MPaの条件で、フィルム状接着剤の前記ダミーシリコンウェハとは反対側の面上にダイシングテープ(商品名:K-13、古河電気工業(株)製)及びダイシングフレーム(商品名:DTF2-8-1H001、DISCO社製)を接着させた。次いで、2軸のダイシングブレード(Z1:NBC-ZH2050(27HEDD)、DISCO社製/Z2:NBC-ZH127F-SE(BC)、DISCO社製)が設置されたダイシング装置(商品名:DFD-6340、DISCO社製)を用いて2mm×2mmのサイズの正方形になるようにダミーシリコンウェハ側からダイシングを実施して、ダイシングフィルム上に、個片化されたフィルム状接着剤(接着剤層)付きのダミーチップ(半導体チップ)を得た。
次いで、ダイボンダー(商品名:DB-800、(株)日立ハイテクノロジーズ製)にて前記フィルム状接着剤付ダミーチップをダイシングテープからピックアップし、130℃、圧力0.1MPa(荷重400gf)、時間0.5秒の条件において前記フィルム状接着剤付きダミーチップのフィルム状接着剤側と、リードフレーム基板(42Alloy系、凸版印刷(株)製)の実装面側とを貼り合わせるように、熱圧着し、さらに乾燥機中において温度180℃で1時間加熱することにより、フィルム状接着剤を熱硬化させた。
基板上に接着したフィルム状接着剤付きダミーチップについて、万能型ボンドテスター(商品名:シリーズ4000PXY、ノードソンアドバンストテクノロジー社製)を用いて、接着したチップのリードフレーム基板に対するせん断剥離力(接着力)を測定した。測定時の条件は、ステージ温度260℃、ヘッド高さ25μm、速度0.5mm/secとした。
各実施例及び比較例において得られた剥離フィルム付フィルム状接着剤を、先ず、マニュアルラミネーター(商品名:FM-114、テクノビジョン社製)を用いて、温度70℃、圧力0.3MPaの条件で、ダミーシリコンウェハ(8インチサイズ、厚さ0.35mm)の一方の面に接着させた。その後、フィルム状接着剤から剥離フィルムを剥離した後、同マニュアルラミネーターを用いて、室温、圧力0.3MPaの条件で、フィルム状接着剤の前記ダミーシリコンウェハとは反対側の面上にダイシングテープ(商品名:K-13、古河電気工業(株)製)及びダイシングフレーム(商品名:DTF2-8-1H001、DISCO社製)を接着させた。次いで、2軸のダイシングブレード(Z1:NBC-ZH2050(27HEDD)、DISCO社製/Z2:NBC-ZH127F-SE(BC)、DISCO社製)が設置されたダイシング装置(商品名:DFD-6340、DISCO社製)を用いて2mm×2mmのサイズの正方形になるようにダミーシリコンウェハ側からダイシングを実施して、ダイシングフィルム上に、個片化されたフィルム状接着剤(接着剤層)付きのダミーチップ(半導体チップ)を得た。
次いで、ダイボンダー(商品名:DB-800、(株)日立ハイテクノロジーズ製)にて前記フィルム状接着剤付ダミーチップをダイシングテープからピックアップし、130℃、圧力0.1MPa(荷重400gf)、時間0.5秒の条件において前記フィルム状接着剤付きダミーチップのフィルム状接着剤側と、リードフレーム基板(42Alloy系、凸版印刷(株)製)の実装面側とを貼り合わせるように、熱圧着し、さらに乾燥機中において温度180℃で1時間加熱することにより、フィルム状接着剤を熱硬化させた。
基板上に接着したフィルム状接着剤付きダミーチップについて、万能型ボンドテスター(商品名:シリーズ4000PXY、ノードソンアドバンストテクノロジー社製)を用いて、接着したチップのリードフレーム基板に対するせん断剥離力(接着力)を測定した。測定時の条件は、ステージ温度260℃、ヘッド高さ25μm、速度0.5mm/secとした。
上記の各試験結果を下表に示す。

上記表において、「エポキシ樹脂」、「高分子成分」、「無機充填材」、「ポリロタキサン化合物」及び「エポキシ樹脂硬化剤」欄に記載の数値の単位は、いずれも、「質量部」である。
上記表において、「エポキシ樹脂」、「高分子成分」、「無機充填材」、「ポリロタキサン化合物」及び「エポキシ樹脂硬化剤」欄に記載の数値の単位は、いずれも、「質量部」である。
比較例1~5の接着剤用組成物は、ポリロタキサン化合物を含有しないか、その含有量が本発明で規定するよりも少ない。これらの接着剤用組成物を用いて形成されたフィルム状接着剤は、8mm以上の反りを生じる結果となった。
比較例6及び7の接着剤用組成物は、ポリロタキサン化合物の含有量が本発明で規定するよりも多い。これらの接着剤用組成物を用いて形成されたフィルム状接着剤は、接着力が18MPa以下であり、接着力に劣る結果となった。
比較例8の接着剤用組成物は、縮合環構造を有するエポキシ樹脂を用いていない。この接着剤用組成物を用いて形成されたフィルム状接着剤は、接着力が15MPaであり、接着力に劣る結果となった。
これに対して、本発明の規定を満たす実施例1~7の接着剤用組成物を用いて形成されたフィルム状接着剤は、反りが0~0.5mmであり、せん断接着力も58MPa以上であった。本発明の接着剤用組成物を用いれば、被着体との接着力を大きく損なわずに、反りの低減されたパッケージを形成できることがわかる。さらに、無機充填材を含有させても、十分に高い接着力を維持できることがわかる。
比較例6及び7の接着剤用組成物は、ポリロタキサン化合物の含有量が本発明で規定するよりも多い。これらの接着剤用組成物を用いて形成されたフィルム状接着剤は、接着力が18MPa以下であり、接着力に劣る結果となった。
比較例8の接着剤用組成物は、縮合環構造を有するエポキシ樹脂を用いていない。この接着剤用組成物を用いて形成されたフィルム状接着剤は、接着力が15MPaであり、接着力に劣る結果となった。
これに対して、本発明の規定を満たす実施例1~7の接着剤用組成物を用いて形成されたフィルム状接着剤は、反りが0~0.5mmであり、せん断接着力も58MPa以上であった。本発明の接着剤用組成物を用いれば、被着体との接着力を大きく損なわずに、反りの低減されたパッケージを形成できることがわかる。さらに、無機充填材を含有させても、十分に高い接着力を維持できることがわかる。
本発明をその実施態様とともに説明したが、我々は特に指定しない限り我々の発明を説明のどの細部においても限定しようとするものではなく、添付の請求の範囲に示した発明の精神と範囲に反することなく幅広く解釈されるべきであると考える。
本願は、2022年4月28日に日本国で特許出願された特願2022-075368に基づく優先権を主張するものであり、これはここに参照してその内容を本明細書の記載の一部として取り込む。

Claims (9)
- 縮合環構造を有するエポキシ樹脂(A)、エポキシ樹脂硬化剤(B)、ポリロタキサン化合物(C)、及び高分子成分(D)を含有する接着剤用組成物であって、
前記エポキシ樹脂(A)及び前記高分子成分(D)の各含有量の合計100質量部に対して、前記ポリロタキサン化合物(C)を5~15質量部含有する接着剤用組成物。 - 前記エポキシ樹脂(A)が、ジシクロペンタジエン型エポキシ樹脂を含む、請求項1に記載の接着剤用組成物。
- 前記高分子成分(D)が、フェノキシ樹脂を含む、請求項1又は2に記載の接着剤用組成物。
- 無機充填材(E)を含有する、請求項1~3のいずれか1項に記載の接着剤用組成物。
- 請求項1~4のいずれか1項に記載の接着剤用組成物により得られてなるフィルム状接着剤。
- 厚みが1~80μmの範囲である、請求項5に記載のフィルム状接着剤。
- 表面に半導体回路が形成された半導体ウェハの裏面に、請求項5又は請求項6に記載のフィルム状接着剤を熱圧着して接着剤層を設け、この接着剤層を介してダイシングフィルムを設ける第1の工程と、
前記半導体ウェハと前記接着剤層とを一体にダイシングすることにより、前記ダイシングフィルム上に、フィルム状接着剤片と半導体チップとを備える接着剤層付き半導体チップを得る第2の工程と、
前記接着剤層付き半導体チップを前記ダイシングフィルムから剥離して前記接着剤層付き半導体チップと配線基板とを前記接着剤層を介して熱圧着する第3の工程と、
前記接着剤層を熱硬化する第4の工程と、
を含む、半導体パッケージの製造方法。 - 請求項7に記載の製造方法により得られる、半導体パッケージ。
- 請求項5又は6に記載のフィルム状接着剤の熱硬化体を含む、ワイヤーボンディング方式半導体パッケージ。
